本发明涉及扩散炉技术领域,特别是一种磷扩散炉管两端进气装置。它包括两根在炉管内延伸的进气管,每根进气管的两端均连接到气源,每根进气管两端通入的为同一种反应气体,并可通过阀门调节两端的进气比率,一根进气管通入O2,一根进气管通入POCL3,进气管上有均匀分布的出气孔,出气孔的出气方向平行与硅片表面,两根进气管分别通入不同的反应气体。本发明通过从炉口,炉尾同时通进反应气体,达到调整管内气体分布,改善方阻均匀性的目的。

技术领域
本发明涉及扩散炉技术领域,特别是一种磷扩散炉管两端进气装置。
背景技术
现有扩散设备中由于POCl3液体源扩散中,携带磷源的气流N2、反应气体O2直接通过一根进气管从炉尾进入炉管,靠近炉口处气体的浓度将比炉尾出气流低,导致整管方阻片间均匀性较差。
发明内容
本发明所要解决的技术问题是:提高磷扩散后的片内、片间方阻均匀性,达到较好的整管方阻分布。
本发明解决其技术问题所采用的技术方案是:一种磷扩散炉管两端进气装置,包括两根在炉管内延伸的进气管,每根进气管的两端均连接到气源,每根进气管两端通入的为同一种反应气体,并通过阀门调节每根进气管的两端的进气比率,进气管上有均匀分布的出气孔,出气孔的出气方向平行与硅片表面,两根进气管分别通入不同的反应气体。
两根进气管上的出气孔的出气方向相互垂直。
两根进气管的延伸方向与炉管的轴向平行,并且分别位于炉管5点半和7点半方向。
不同的反应气体分别为由N2携带的POCl3,以及O2
本发明的有益效果是:本发明通过从炉口,炉尾同时通进反应气体,达到调整管内气体分布,改善方阻均匀性的目的。

具体实施方式
如图1所示,一种磷扩散炉管两端进气装置,包括两根在炉管1内延伸的进气管2,每根进气管2的两端均连接到气源,每根进气管2两端通入的为同一种反应气体,并通过阀门调节每根进气管的两端的进气比率,进气管2上有均匀分布的出气孔3,出气孔3的出气方向平行与硅片4表面,两根进气管2分别通入不同的反应气体,来防止气体提前反应。两根进气管2上的出气孔3的出气方向相互垂直。两根进气管2的延伸方向与炉管1的轴向平行,并且分别位于炉管15点半和7点半方向。不同的反应气体分别为由N2携带的POCl3,以及O2

Claims (4)

1.一种磷扩散炉管两端进气装置,其特征是:包括两根在炉管(1)内延伸的进气管(2),每根进气管(2)的两端均连接到气源,每根进气管(2)两端通入的为同一种反应气体,并通过阀门调节每根进气管的两端的进气比率,进气管(2)上有均匀分布的出气孔(3),出气孔(3)的出气方向平行与硅片(4)表面,两根进气管(2)分别通入不同的反应气体。
2.根据权利要求1所述的磷扩散炉管两端进气装置,其特征是:所述的两根进气管(2)上的出气孔(3)的出气方向相互垂直。
3.根据权利要求1或2所述的磷扩散炉管两端进气装置,其特征是:所述的两根进气管(2)的延伸方向与炉管(1)的轴向平行,并且分别位于炉管(1)5点半和7点半方向。
