Abstract
本发明提供即使因尺寸效应、介电常数也难以降低、并且容易兼具绝缘电阻和高介电常数的、比介电常数的温度变化少的新型电介质陶瓷组合物和将该电介质陶瓷组合物用作电介质层的叠层陶瓷电容器等电子部件。为一种形成了电介质粒子2a的电介质陶瓷组合物。电介质粒子2a具有由六方晶体钛酸钡构成的核22a和形成在核22a的外周的由立方晶体或正方晶体钛酸钡构成的壳24a。
Description
技术领域
本发明涉及新型电介质陶瓷组合物和将该电介质陶瓷组合物用作电介质层的叠层陶瓷电容器等电子部件。
背景技术
用于电容器等电子部件中的电介质材料之一有钛酸钡。该钛酸钡通常具有正方晶体或立方晶体结构。目前,通过钛酸钡的微粉化使其为薄层、多层,进行电容器等的电容扩大。
但是,随着钛酸钡微细化,材料本身的介电常数降低的称为尺寸效应的现象愈发显著,对今后的电子部件开发构成严重问题。
即,因为在正方晶体钛酸钡中,尺寸效应导致介电常数降低,所以如目前所述的薄层·多层化可能无法进行电容扩大,需要开发出没有尺寸效应或影响小的电介质材料。
作为上述电介质材料,着眼于例如六方晶体钛酸钡。但是,在钛酸钡的结晶结构中,六方晶体结构为准稳定相,通常只可以存在于1460℃以上。因此,为了在室温下得到六方晶体钛酸钡,需要从1460℃以上的高温开始骤冷。
因此,例如在非专利文献1中,公开了使用BaCO3、TiO2及Mn3O4作为起始原料,对其进行热处理。由此能够降低向六方晶体的相变温度,所以从1460℃以下的温度开始骤冷,得到Mn固溶的六方晶体钛酸钡。
但是,将通过非专利文献1所示的方法得到的六方晶体钛酸钡实际用作电容器的电介质层时,构成电介质层的粒径变大,所以难以用于叠层电容器。
需要说明的是,本发明人等提出通过在六方晶体钛酸钡内添加La等,使介电常数提高。但是,添加了La等的六方晶体钛酸钡在绝缘电阻降低的同时,比介电常数因氛围温度而发生较大变动,所以不适合直接用作电容器等电子部件。

发明内容
本发明是鉴于上述实际情况完成的,其目的在于提供即使因尺寸效应介电常数也难以降低、并且容易同时实现高绝缘电阻和介电常数、绝缘电阻和比介电常数的温度变化小的新型电介质陶瓷组合物和将该电介质陶瓷组合物用作电介质层的叠层陶瓷电容器等电子部件。
为了达到上述目的,本发明的电介质陶瓷组合物是形成了电介质粒子的电介质陶瓷组合物,其中,
上述电介质粒子具有:
由六方晶体钛酸钡构成的核、和
形成在上述核的外周的由立方晶体或正方晶体钛酸钡构成的壳。
本发明的电介质陶瓷组合物不只是六方晶体钛酸钡单独的电介质粒子,具有由核和壳构成的电介质粒子,所述核由六方晶体钛酸钡构成,所述壳由立方晶体或正方晶体钛酸钡构成。考虑到该电介质粒子的核由六方晶体钛酸钡构成,可以期待即使尺寸效应也难以使介电常数降低。
另外,本发明人等确认了通过采用将由六方晶体钛酸钡构成的核用由立方晶体或正方晶体钛酸钡构成的壳覆盖的核壳结构,能够同时实现高绝缘电阻和介电常数。并且,本发明人等确认了通过采用该核壳结构,能够减少绝缘电阻及比介电常数的温度变化。
优选上述六方晶体钛酸钡用通式(Ba1-αM1α)A(Ti1-βM2β)BO3表示,
上述M1的有效离子半径相对于12配位时的Ba2+的有效离子半径为-20%以上+20%以下(±20%以内),
上述M2的有效离子半径相对于6配位时的Ti4+的有效离子半径为-20%以上+20%以下(±20%以内),
上述A、B、α及β满足0.900≤(A/B)≤1.040、0≤α≤0.10、0≤β≤0.2的关系。
优选上述立方晶体或正方晶体钛酸钡与上述六方晶体钛酸钡的晶体结构不同,用上述通式(Ba1-αM1α)A(Ti1-βM2β)BO3表示。
在上述电介质粒子彼此间可以形成晶界,副元素可以扩散至上述晶界和/或上述壳。
本发明的电子部件是具有电介质层的电子部件,其特征在于,
上述电介质层由上述任一项所述的电介质陶瓷组合物构成。

第1实施方式
在本实施方式中,作为电子部件,以图1所示的叠层陶瓷电容器1为例进行说明,但本发明并不限定于电介质层叠层的电容器。另外,本发明并不限于电容器,也可以适用于具有电介质层的其他电子部件。
陶瓷电容器
如图1所示,作为本发明的一个实施方式的电子部件的叠层陶瓷电容器1具有电介质层2和内部电极层3交替叠层的电容器元件主体10。在电容器元件主体10的两端部,形成在元件主体10的内部交替配置的内部电极层3和彼此导通的一对外部电极4。内部电极层3以各端面在电容器元件主体10对向的2端部的表面交替露出的方式叠层。一对外部电极4形成在电容器元件主体10的两端部,连接在交替配置的内部电极层3的露出端面,构成电容器电路。
电容器元件主体10的外形或尺寸没有特别限定,可以根据用途适当设定,通常,外形大致为长方体形状,尺寸通常可以为长(0.4~5.6mm)×宽(0.2~5.0mm)×高(0.2~1.9mm)左右。
电介质层
图1所示的电介质层2如图2所示包含多个电介质粒子(晶粒)2a和形成在邻接的多个电介质粒子2a间的晶界2b构成。电介质粒子(晶粒)2a由核22a和形成在核22a的外周的壳24a构成,所述核22a由六方晶体钛酸钡构成,所述壳24a由立方晶体或正方晶体钛酸钡构成。
在本实施方式中,电介质粒子2a的核壳结构是指为电介质粒子的中心部的核(核)22a和被覆该核22a的表面的壳(shell)24a的结晶结构不同,但以几乎相同的组成一体化的结构。需要说明的是,几乎相同的组成是指副成分稍微扩散到壳,严格来说核22a和壳24a也可以是稍微不同的组成。
如图3所示,如果通过透射型电子显微镜测定核22a进行电子解析,则观察到六方晶体钛酸钡特有的图案,如果通过透射型电子显微镜测定壳24a进行电子解析,则观察到正方晶体或立方晶体钛酸钡特有的图案。
另外,如果使用X射线衍射装置仅对图2所示的电介质粒子2a的对应于核22a的部分进行X射线衍射(XRD)图案的测定,则如图4所示的实线所示,只呈现六方晶体钛酸钡特有的峰。虽然难以用现有的X射线衍射装置仅测定图2所示的电介质粒子2a的对应于核22a的部分,但容易对电介质层2的一部分进行X射线衍射(XRD)图案的测定。
进行该测定时,在本实施方式中,如图4所示的单点链状线所示,出现六方晶体钛酸钡特有的峰和立方晶体或正方晶体钛酸钡特有的峰。这种情况推测构成本实施方式的电介质层2的电介质粒子具有上述核壳结构。
在本实施方式中,如下所述,以由几乎不含立方晶体或正方晶体钛酸钡的原料粉的六方晶体钛酸钡构成的原料粉为主成分,根据需要添加副成分,进行烧成,由此制造电介质层2。由此,在进行XRD图案的测定时,出现用图4所示的单点链状线表示的二个峰的情况下,推测电介质粒子2a具有上述核壳结构。
在本实施方式的核壳结构中,壳24a不必完全覆盖核22a的整个周围,也可以稍微露出核22a。从上述观点考虑,如图5所示,电介质粒子2a的壳24a中的最大厚度t1大于0、为该电介质粒子2a中的核24a不消失的程度的大小,最小厚度t2可以为0。
在本实施方式的核壳结构中,核22a和壳24a的边界不必明确,只要六方晶体钛酸钡至少存在于电介质粒子2a的中心附近,立方晶体或正方晶体的壳24a存在于表面附近(晶界附近)即可。
需要说明的是,电介质层2中的电介质粒子2a整体的平均粒径D50(单位:μm)是将电容器元件主体10在电介质层2及内部电极层3的叠层方向切断,测定图2所示的剖面中200个以上电介质粒子2a的平均面积,作为圆等效直径算出直径,乘以1.5倍得到的值。在本实施方式中,电介质粒子2a整体的平均粒径D50以电介质层2的厚度为上限,优选为电介质层2的厚度的25%以下,更优选为15%以下。
晶界2b通常以构成电介质材料或内部电极材料的材质的氧化物、另外添加的材质的氧化物、进而在工序中作为杂质混入的材质的氧化物为成分。
在本实施方式中,构成核22a及壳24a的电介质陶瓷组合物的组成没有特别限定,优选由以下所示的组成构成。
即,图2所示的电介质层2中的核22a用通式(Ba1-αM1α)A(Ti1 -βM2β)BO3表示,
上述M1的有效离子半径相对于12配位时的Ba2+的有效离子半径为-20%以上+20%以下(±20%以内),
上述M2的有效离子半径相对于6配位时的Ti4+的有效离子半径为-20%以上+20%以下(±20%以内),
上述A、B、α及β满足0.900≤(A/B)≤1.040、0≤α≤0.1、0≤β≤0.2的关系。
在上述通式中,α表示元素M1相对于Ba的取代比例(六方晶系钛酸钡粉末中的M1的含量)。在本实施方式中,图1所示的电容器1被用于温度补偿,要求在广泛的温度范围中,比介电常数等特性的变化小,但并不意味着要求电介质层2的比介电常数本身也那么高。从上述观点考虑,在本实施方式中,优选0≤α<0.003,更优选0≤α≤0.002。如果M1的含量过多,则导致向六方晶体结构的相变温度变高,在原料粉的状态下,有难以得到比表面积大的粉末的倾向。
Ba在六方晶体结构中作为Ba2+占据A位点位置。元素M1也可以在上述范围内取代Ba,存在于A位点位置,A位点也可以只被Ba占据。即,元素M1也可以不含有在六方晶体钛酸钡中。
元素M1如上所述优选相对于12配位时的Ba2+的有效离子半径(1.61pm)具有-20%以上+20%以下(±20%以内)的有效离子半径。通过使M1具有上述有效离子半径,能够容易地取代Ba。
具体而言,作为元素M1,优选为从Dy、Gd、Ho、Y、Er、Yb、La、Ce及Bi中选择的至少1个。元素M1可以根据所希望的特性进行选择,优选为La。
上述式中的β表示元素M2相对于Ti的取代比例(六方晶系钛酸钡粉末中的元素M2的含量),在本实施方式中,优选为0.03≤β≤0.20,更优选为0.05≤β≤0.15。无论元素M2的含量过少还是过多,都会导致向六方晶体结构的相变温度提高,在原料粉的状态下,有无法得到比表面积大的粉末的倾向。
Ti在六方晶体结构中作为Ti4+占据B位点位置,但在本实施方式中,元素M2在上述范围内取代Ti,存在于B位点位置。即,元素M2固溶于钛酸钡。通过使元素M2存在于B位点位置,能够降低钛酸钡中从正方晶体·立方晶体结构向六方晶体结构的相变温度。
元素M2如上所述优选相对于6配位时的Ti4+的有效离子半径具有-20%以上+20%以下(±20%以内)的有效离子半径。通过使元素M2具有上述有效离子半径,能够容易地取代Ti。作为元素M2,具体可以举出Mn、Ga、Cr、Co、Fe、Ir、Ag,优选为Mn。
上述式中的A和B分别表示占据A位点的元素(Ba及M1)的比例和占据B位点的元素(Ti及M2)的比例。在本实施方式中,优选为1.000<A/B≤1.040,更优选为1.006≤A/B≤1.036。
如果A/B过小,则在原料粉制造时,钛酸钡生成时中的反应性变高,相对于温度,容易进行颗粒成长。因此,有难以得到细小粒子、无法得到所希望的比表面积的倾向。相反,如果A/B过大,则原料粉制造时,Ba所占的比例变多,所以有富含Ba的原钛酸钡(Ba2TiO4)作为异相生成的倾向,故不优选。
图2所示的核22a及壳24a的结晶结构不同,但构成它们的电介质陶瓷组合物的组成大致相同。但电介质陶瓷组合物的原料粉中包含的副成分也可以扩散至壳24a及晶界2b。作为副成分,可以使用例如如下所述的成分。需要说明的是,以下给出各种氧化物的组成式,氧(O)量也可以与化学计量组成稍有偏差。
即,作为副成分,使用包含:
选自MgO、CaO及BaO的至少1种碱土类氧化物、
选自Mn3O4、CuO、Cr2O3及Al2O3的至少1种金属氧化物、
选自Y、La、Ce、Pr、Nd、Sm、Gd、Tb、Dy、Ho及Yb的至少1种稀土类元素的氧化物、及
SiO2的玻璃成分。
包含SiO2的玻璃成分被用作烧结助剂,优选使用ZnO-B2O3-SiO2玻璃、B2O3-SiO2玻璃、BaO-CaO-SiO2、SiO2等。上述玻璃成分的添加量在以包含上述通式表示的钛酸钡的主成分为100摩尔份时,以SiO2换算优选为0~5,更优选为0.5~2摩尔份。
玻璃成分以外的副成分的添加量以包含上述通式表示的钛酸钡的主成分为100摩尔份时,以金属元素换算,优选为0~5,更优选为0.1~3摩尔份。
需要说明的是,本说明书所述的有效离子半径是基于文献《R.D.Shannon,Acta Crystallogr.,A32,751(1976)》的值。
内部电极层
图1所示的内部电极层3由实质上作为电极起作用的贱金属的导电材料构成。作为用作导电材料的贱金属,优选为Ni或Ni合金。作为Ni合金,优选为选自Mn、Cr、Co、Al、Ru、Rh、Ta、Re、Os、Ir、Pt及W等的1种以上和Ni的合金,合金中的Ni含量优选为95重量%以上。需要说明的是,在Ni或Ni合金中,P、C、Nb、Fe、Cl、B、Li、Na、K、F、S等各种微量成分可以包含0.1重量%以下的程度。在本实施方式中,内部电极层3的厚度被薄层化为优选不足2μm、更优选在1.5μm以下。
外部电极
作为图1所示的外部电极4,通常可以使用Ni、Pd、Ag、Au、Cu、Pt、Rh、Ru、Ir等中的至少1种或它们的合金。通常使用Cu、Cu合金、Ni或Ni合金等、Ag、Ag-Pd合金、In-Ga合金等。外部电极4的厚度只要根据用途适时决定即可,通常优选为10~200μm左右。
叠层陶瓷电容器的造方法
首先,说明制造作为用于形成图1所示的电介质层2的主成分原料粉的六方晶系钛酸钡粉末的方法。最初准备钛酸钡的原料和作为元素M2的Mn的原料。只要根据需要准备元素M1的原料即可。
作为钛酸钡的原料,可以使用钛酸钡(BaTiO3)或构成钛酸钡的氧化物(BaO、TiO2)或其混合物。进而,也可以从通过烧成成为上述氧化物或复合氧化物的各种化合物、例如碳酸盐、草酸盐、硝酸盐、氢氧化物、有机金属化合物等中适当选择,混合使用。具体而言,作为钛酸钡的原料,可以使用BaTiO3,也可以使用BaCO3及TiO2。在本实施方式中,优选使用BaCO3及TiO2。
需要说明的是,作为钛酸钡的原料使用BaTiO3时,可以为具有正方晶体结构的钛酸钡,也可以为具有立方晶体结构的钛酸钡,还可以为具有六方晶体结构的钛酸钡。另外,可以为它们的混合物。
另外,作为M2的原料,可以从M2的化合物、例如氧化物、碳酸盐、草酸盐、硝酸盐、氢氧化物、有机金属化合物等中适当选择,混合使用。元素M1的原料也只需与M2的原料相同即可。
随后将准备的原料以规定的组成比进行秤量,混合,根据需要粉碎,得到原料混合物。作为混合·粉碎的方法,例如可以举出将原料与水等溶剂一同投入球磨机等公知的粉碎容器中,进行混合、粉碎的湿式法。另外,也可以通过使用干式混合机等进行的干式法,进行混合、粉碎。此时,为了提高投入的原料的分散性,优选添加分散剂。作为分散剂,只要使用公知的物质即可。
然后根据需要将得到的原料混合物干燥后进行热处理。另外,热处理中的保持温度只要高于向六方晶体结构的相变温度即可。在本实施方式中,向六方晶体结构的相变温度低于1460℃,并且根据A/B、A位点取代量(α)及B位点取代量(β)等发生变化,所以保持温度也只需对应于此改变即可。为了提高粉末的比表面积,例如优选为1050~1250℃。热处理可以在减压下进行。
通过进行上述热处理,M2固溶于BaTiO3,用M2取代位于B位点的Ti。结果,可以使向六方晶体结构的相变温度低于热处理时的保持温度,所以容易生成六方晶系钛酸钡。另外,包含元素M1时,元素M1固溶于BaTiO3,取代A位点位置的Ba。
经过热处理中的保持时间后,为了维持六方晶体结构,由热处理时的保持温度冷却至室温。具体而言,优选使冷却速度为200℃/小时以上。
由此得到包含即使在室温下也维持六方晶体结构的六方晶体钛酸钡作为主成分的六方晶系钛酸钡粉末。判断得到的粉末是否为六方晶系钛酸钡粉末的方法没有特别限定,但在本实施方式中,通过X射线衍射测定进行判断。
使用由此得到的六方晶系钛酸钡粉末,制造具有电介质层及电极层的电子部件。具体而言,例如如下所述地制造图1所示的叠层陶瓷电容器1。首先,制作包含本实施方式的六方晶系钛酸钡粉末的电介质糊料和内部电极层用糊料,使用刮刀法和/或印刷法等,将上述糊料形成烧成前电介质层和烧成前内部电极层。各原料的添加量只要按烧成后成为上述电介质陶瓷组合物的组成进行决定即可。
接下来,制作烧成前电介质层和烧成前内部电极层叠层的生芯片,在由经脱粘合剂工序、烧成工序、根据需要进行的退火工序形成的烧结体构成的电容器元件主体10上形成外部电极4,制造叠层陶瓷电容器1。
在本实施方式中,烧成时的氛围优选为还原氛围。作为还原氛围中的氛围气体,例如优选将N2和H2的混合气体加湿进行使用。烧成氛围中的氧分压优选为10-3~10-6Pa。通过以规定值以下的氧分压进行还原烧成,作为烧成前电介质层中包含的主成分的六方晶体钛酸钡的粒子的表面被立方晶体化或正方晶体化,进行颗粒成长,成为上述核壳结构。另外,烧成前电介质层中包含的副成分扩散到烧成后的晶界及壳。
通过控制烧成氛围中的氧分压或烧成温度,可以控制构成烧成后的电介质层2的电介质粒子2a的平均粒径或壳24a的厚度等。如图4所示,通过使氧分压(PO2)变化为10-2~10-8的强还原氛围,X射线衍射(XRD)图案从仅观察到六方晶体的峰到也观察到立方晶体或正方晶体的峰。由此通过改变为强还原氛围,确认了立方晶体或正方晶体的壳被控制为较厚的程度。
在本实施方式中,通过采用将由六方晶体钛酸钡构成的核22a用由立方晶体或正方晶体钛酸钡构成的壳24a覆盖的核壳结构,能够同时实现绝缘电阻和高介电常数。并且,通过采用上述核壳结构,能够减少比介电常数的温度变化。
另外,构成本实施方式的叠层陶瓷电容器的电介质层2的电介质陶瓷组合物中的核22a即使在用(Ba1-αM1α)A(Ti1-βM2β)BO3表示的六方晶体钛酸钡内,也是元素M1的取代量为0或少、元素M2的取代量比较多的组成。因此,虽然与元素M2的取代量为0或少、元素M1的取代量多的组成相比,介电常数差,但介电常数的温度变化率小,绝缘电阻的温度变化率也小。因此,本实施方式的叠层陶瓷电容器1优选用作温度补偿用电容器。
第2实施方式
在该第2实施方式中,除了使图2所示的电介质粒子2a中的核22a及壳24a的组成相对于第1实施方式改变之外,与第1实施方式同样地使电介质层2的比介电常数显著提高。
即,在本实施方式中,图2所示的电介质层2中的核22a与第1实施方式同样为用通式(Ba1-αM1α)A(Ti1-βM2β)BO3表示的六方晶体钛酸钡,但该A、B、α及β的范围与第1实施方式不同。需要说明的是,壳24a是与核22a大致相同的组成,但结晶结构不同,由正方晶体或立方晶体钛酸钡构成和副成分可扩散到壳24a及晶界2b的方面与第1实施方式相同。
在上述通式中,本实施方式为了使电介质陶瓷组合物的比介电常数显著提高,如下所述地设定A、B、α及β的范围。
即,0<α≤0.10,优选为0.003≤α≤0.05。如果α小,则M1的含量减少,难以使比介电常数显著提高。相反,如果M1的含量过多,则原料粉制造时,导致向六方晶体结构的相变温度提高,存在无法得到比表面积大的粉末的倾向。
另外,在本实施方式中为0.900≤A/B≤1.040,优选为0.958≤A/B≤1.036。进而为0≤β≤0.2,优选为0.03≤β≤0.20,进一步优选为0.03≤β≤0.10。M2的含量为0或少的组成能够使比介电常数显著提高,但六方晶体结构钛酸钡原料粉制造时,导致向六方晶体结构的相变温度提高,存在难以制造原料粉的倾向。
在本实施方式中,通过采用将由六方晶体钛酸钡构成的核22a用由立方晶体或正方晶体钛酸钡构成的壳24a覆盖的核壳结构,能够同时获得绝缘电阻和高介电常数。并且,通过采用该核壳结构,能够减小比介电常数的温度变化。
另外,构成本实施方式的叠层陶瓷电容器的电介质层2的电介质陶瓷组合物中的核22a即使在用(Ba1-αM1α)A(Ti1-βM2β)BO3表示的六方晶体钛酸钡内,也是元素M1的取代量比较多、元素M2的取代量为0或比较少的组成。因此,与第1实施方式相比,介电常数显著提高,并且介电常数的温度变化率小,绝缘电阻的温度变化率也小。
需要说明的是,本发明不限定于上述实施方式,可以在本发明的范围内进行各种改变。
例如,在上述实施方式中,通过控制元件主体10在烧成时的烧成氛围中的氧分压或烧成温度,实现构成烧成后的电介质层2的电介质粒子2a中的核壳结构。但是,也可以对六方晶体钛酸钡的粒子进行煅烧,通过选择该煅烧条件,实现构成烧成后的电介质层2的电介质粒子2a中的核壳结构。
另外,在上述实施方式中,作为本发明的电子部件列举了叠层陶瓷电容器,但作为本发明的电子部件,不限定于叠层陶瓷电容器,只要为由具有上述核壳结构的电介质粒子的电介质陶瓷组合物构成的具有电介质层的部件即可。
实施例
以下进一步基于详细的实施例说明本发明,但本发明并不限定于这些实施例。需要说明的是,在以下的实施例中,如下所述地测定“比介电常数ε”及“绝缘电阻IR”。
(比介电常数ε及绝缘电阻)
在基准温度20℃下,用数字LCR测定仪(横河电机(株)制YHP4274A),在频率为1kHz、输入信号水平(测定电压)为0.5Vrms/μm的条件下,对电容器的试样测定静电电容C。然后,由得到的静电电容、叠层陶瓷电容器的电介质厚度及内部电极彼此的重叠面积,算出比介电常数(无单位)。
然后,使用绝缘电阻计(ADVANTEST公司制R8340A),测定在25℃下对电容器样品施加60秒DC50V后的绝缘电阻IR。
实施例1
首先,准备主成分原料粉及副成分原料粉。作为主成分原料粉,使用通式(Ba1-αM1α)A(Ti1-βM2β)BO3表示的六方晶体钛酸钡粉,a=0、β=0.15、M2=Mn、A/B=1。该六方晶体钛酸钡粉使用BaCO3(比表面积:25m2/g)、TiO2(比表面积:50m2/g)及Mn3O4(比表面积:20m2/g),通过固相合成进行制造。
对得到的六方晶系钛酸钡粉末进行X射线衍射时,可以确认为六方晶系钛酸钡粉末。另外,通过BET法测定比表面积时,得到的六方晶系钛酸钡粉末通过BET法测得的比表面积为5m2/g。
相对于100摩尔份该六方晶体钛酸钡粉,准备以SiO2换算为1摩尔份的ZnO-B2O3-SiO2玻璃和以金属元素换算为1摩尔份的选自Y、Gd及Dy的至少1种稀土类元素的氧化物。在其中添加聚乙烯醇缩丁醛树脂及乙醇类的有机溶剂,用球磨机混合,进行糊料化,得到电介质层用糊料。
然后,将100重量份Ni粒子、40重量份有机载体(将8重量份乙基纤维素溶解在92重量份丁基卡必醇中得到的)和10重量份丁基卡必醇用三辊磨进行混炼,糊料化,得到内部电极层用糊料。
将100重量份Cu粒子、35重量份有机载体(将8重量份乙基纤维素树脂溶解在92重量份丁基卡必醇中得到的)及7重量份丁基卡必醇另行混炼,糊料化,得到外部电极用糊料。
然后,使用上述电介质层用糊料,在PET膜上形成厚度2.5μm的生片,在生片上印刷内部电极层用糊料后,从PET膜上剥离生片。然后,将上述生片和保护用生片(没有印刷内部电极层用糊料的生片)叠层,进行压接,得到生叠层体。具有内部电极的片的叠层数为100层。
然后,将生芯片裁切成规定尺寸,在下述条件下进行脱粘合剂处理、烧成及退火,得到芯片烧结体。脱粘合剂处理条件为保持温度:260℃、氛围:空气中。烧成条件在保持温度:1000℃下进行。氛围气体为加湿后的N2+H2混合气体,氛围气体的氧分压为1×10-8Pa,使其为还原性气体。退火条件在通常的条件进行。
然后,将叠层陶瓷烧成体的端面用喷砂器研磨后,将外部电极用糊料转印到端面,在加湿后的N2+H2氛围中,在900℃下进行烧成,形成外部电极,得到图1所示构成的叠层陶瓷电容器的样品。然后在外部电极表面形成镀Sn膜、镀Ni膜,得到测定用样品。
由此得到的各样品的尺寸为3.2mm×1.6mm×1.6mm,夹在内部电极层中的电介质层数为100,内部电极层的厚度为2μm。对于电介质层,使用X射线衍射装置进行X射线衍射(XRD)图案的测定时,如图4所示的单点链状线所示,与六方晶体钛酸钡特有的峰一同出现立方晶体或正方晶体钛酸钡特有的峰。
另外,如图3所示,如果通过透射型电子显微镜测定核22a进行电子解析,则出现六方晶体钛酸钡特有的图案,如果通过透射型电子显微镜测定壳24a进行电子解析,则可以观察到正方晶体或立方晶体钛酸钡特有的图案。即,可以确认具有核壳结构。
进而,对于得到的实施例的电容器样品进行绝缘电阻及比介电常数的评价。结果用图6及图7的虚线ex.1表示。
实施例2
除使烧成时的氧分压为10-4Pa以外,与实施例1同样地制造电容器样品,进行同样的测定。对于电介质层,如果使用X射线衍射装置进行X射线衍射(XRD)图案的测定,则如图4所示的虚线所示,与六方晶体钛酸钡特有的峰一同出现立方晶体或正方晶体钛酸钡特有的峰。但立方晶体或正方晶体钛酸钡特有的峰比实施例1低。由此能够确认可以控制包含立方晶体或正方晶体钛酸钡的图2所示的壳24a的厚度。
比较例1
除使烧成时的氧分压为10-1Pa以外,与实施例1同样地制造电容器样品,进行同样的测定。对于电介质层,如果使用X射线衍射装置进行X射线衍射(XRD)图案的测定,则仅出现六方晶体钛酸钡特有的峰。由此可以确认没有形成图2所示的壳的由六方晶体钛酸钡粒子及晶界形成电介质层。对于得到的比较例的电容器样品,进行绝缘电阻及比介电常数的评价。结果用图6及图7的实线cex.1表示。
比较例2
除了作为主成分原料粉使用正方晶钛酸钡粉以外,与实施例1同样地制造电容器样品,测定比介电常数。结果用图7的虚线cex.2表示。
评价1
如图6及图7所示,确认了与比较例1(cex.1)相比,实施例1(ex.1)中绝缘电阻提高的同时,比介电常数也提高,并且特性相对于温度的变化小。另外,确认了与比较例2(cex.2)相比,实施例(ex.1)中介电常数整体降低,但特性相对于温度的变化大幅降低。
实施例3
作为主成分原料粉,使用通式(Ba1-αM1α)A(Ti1-βM2β)BO3表示的六方晶体钛酸钡粉,a=0.003、β=0、M1=La、A/B=1.04。该六方晶体钛酸钡粉使用BaCO3(比表面积:25m2/g)、TiO2(比表面积:50m2/g)及La(OH)3(比表面积:20m2/g),在减压下通过固相合成进行制造,除此之外,与实施例1同样地制造电容器样品,进行与实施例1同样的测定。
即,对于电介质层,如果使用X射线衍射装置进行X射线衍射(XRD)图案的测定,则如图4所示的单点链状线所示,与六方晶体钛酸钡特有的峰一同出现立方晶体或正方晶体钛酸钡特有的峰。
另外,如图3所示,如果通过透射型电子显微镜测定核22a进行电子解析,则观察到六方晶体钛酸钡特有的图案,如果通过透射型电子显微镜测定壳24a进行电子解析,则可以观察到正方晶或立方晶体的钛酸钡特有的图案。即,能够确认具有核壳结构。
进而,对于得到的实施例的电容器样品,进行绝缘电阻及比介电常数的评价。结果用图8及图9的虚线ex.3表示。
比较例3
除了使烧成时的氧分压为10-1Pa以外,与实施例3同样地制造电容器样品,进行同样的测定。对于电介质层,如果使用X射线衍射装置进行X射线衍射(XRD)图案的测定,则仅出现六方晶体钛酸钡特有的峰。由此可以确认没有形成图2所示的壳的由六方晶体钛酸钡粒子及晶界形成电介质层。对于得到的比较例的电容器样品,进行绝缘电阻及比介电常数的评价。结果用图8及图9的实线cex.3表示。
评价2
如图8及图9所示,可以确认与比较例3(cex.3)相比,实施例3(ex.3)中比介电常数降低,但绝缘电阻提高的同时,并且比介电常数及绝缘电阻两特性相对于温度的变化小。另外,实施例3中,确认了与实施例1相比比介电常数大幅提高。
实施例4
作为元素M1,使用La以外的Dy、Gd、Ho、Y、Er、Yb、Ce及Bi中的任一种,除此之外,与实施例3同样地制造电容器样品,进行同样的测定,能够确认得到与实施例3相同的结果。可认为这是因为上述元素与La同样地相对于12配位时的Ba2+的有效离子半径在±20%以内,与La同样地取代Ba。
实施例5
除了M2=Mn、0<β≤0.2以外,与实施例3同样地制造电容器样品,进行同样的测定,能够确认与实施例3相同的结果。特别是0.03≤β≤0.2、更优选为0.03≤β≤0.1时,能够确认特性提高。
实施例6
M2=Mn以外的Ga、Cr、Co、Fe、Ir、Ag,除此之外,与实施例5同样地制造电容器样品,进行同样的测定,能够确认得到与实施例5同样的结果。可认为这是因为上述元素与Mn同样地相对于6配位时的Ti4+的有效离子半径在±20%以内,与Mn同样地取代Ti。
实施例7
使A/B为0.900≤A/B<1.04,除此之外,与实施例3同样地制造电容器样品,进行同样的测定,能够确认得到与实施例3同样的结果。
实施例8
作为元素M2,使用Mn以外的Ga、Cr、Co、Fe、Ir、Ag中的任一种,除此之外,与实施例1同样地制造电容器样品,进行同样的测定,能够确认得到与实施例1同样的结果。可认为这是因为上述元素与Mn同样地相对于6配位时的Ti4+的有效离子半径在±20%以内,与Mn同样地取代Ti。
实施例9
M1=La、0<α≤0.1,除此之外,与实施例1同样地制造电容器样品,进行同样的测定,能够确认得到与实施例1同样的结果。特别是0<α≤0.003时,能够确认特性提高。
实施例10
使用M1=La以外的Dy、Gd、Ho、Y、Er、Yb、Ce及Bi中的任一种,除此之外,与实施例9同样地制造电容器样品,进行同样的测定,能够确认得到与实施例9同样的结果。
实施例11
使β为0.15以外,在0.003≤β≤0.2内改变,除此之外,与实施例1同样地制造电容器样品,进行同样的测定,能够确认得到与实施例1同样的结果。
实施例12
使A/B为1.000以外,在0.900≤A/B≤1.04内变化,除此之外,与实施例1同样地制造电容器样品,进行同样的测定,能够确认得到与实施例1同样的结果。
实施例13
不使烧成时的氧分压发生变化,作为添加物加入正方晶体BaTiO3,由此形成正方晶体壳,除此之外,与实施例1同样地制造电容器样品,进行同样的测定。对于电介质层,如果使用X射线衍射装置进行X射线衍射(XRD)图案的测定,则通过改变正方晶体BaTiO3的添加量,如图4所示,与实施例1、实施例2及比较例1同样地立方晶体或正方晶体峰的出现方式发生变化,能够确认可以控制核壳。
Claims (12)
1.一种电介质陶瓷组合物,是形成了电介质粒子的电介质陶瓷组合物,其中,
上述电介质粒子具有:
由六方晶体钛酸钡构成的核、和
形成在上述核的外周的由立方晶体或正方晶体钛酸钡构成的壳。
2.如权利要求1所述的电介质陶瓷组合物,其中,上述六方晶体钛酸钡用通式(Ba1-αM1α)A(Ti1-βM2β)BO3表示,
上述M1的有效离子半径相对于12配位时的Ba2+的有效离子半径为-20%以上+20%以下,
上述M2的有效离子半径相对于6配位时的Ti4+的有效离子半径为-20%以上+20%以下,
上述A、B、α及β满足0.900≤(A/B)≤1.040、0≤α≤0.10、0≤β≤0.2的关系。
3.如权利要求2所述的电介质陶瓷组合物,其中,上述立方晶体或正方晶体钛酸钡与上述六方晶体钛酸钡的晶体结构不同,用上述通式(Ba1-αM1α)A(Ti1-βM2β)BO3表示。
4.如权利要求1所述的电介质陶瓷组合物,其中,在上述电介质粒子彼此间形成有晶界,添加元素扩散至上述晶界和/或上述壳内。
5.如权利要求2所述的电介质陶瓷组合物,其中,在上述电介质粒子彼此间形成有晶界,添加元素扩散至上述晶界和/或上述壳内。
6.如权利要求3所述的电介质陶瓷组合物,其中,在上述电介质粒子彼此间形成有晶界,添加元素扩散至上述晶界和/或上述壳内。
7.一种电子部件,是具有电介质层的电子部件,其特征在于,
上述电介质层由权利要求1所述的电介质陶瓷组合物构成。
8.一种电子部件,是具有电介质层的电子部件,其特征在于,
上述电介质层由权利要求2所述的电介质陶瓷组合物构成。
9.一种电子部件,是具有电介质层的电子部件,其特征在于,
上述电介质层由权利要求3所述的电介质陶瓷组合物构成。
10.一种电子部件,是具有电介质层的电子部件,其特征在于,
上述电介质层由权利要求4所述的电介质陶瓷组合物构成。
11.一种电子部件,是具有电介质层的电子部件,其特征在于,
上述电介质层由权利要求5所述的电介质陶瓷组合物构成。
12.一种电子部件,是具有电介质层的电子部件,其特征在于,
上述电介质层由权利要求6所述的电介质陶瓷组合物构成。
