Description
技术领域
本发明涉及一种用于化学-机械抛光的抛光垫。
背景技术
机械-化学抛光(″CMP″)方法用在微电子器件制造中以在半导体晶片、场发射显示器及许多其它微电子基板上形成平整表面。例如,半导体器件的制造通常涉及各种加工层的形成、那些层部分的选择性移除或图案化、及在半导体基板表面上沉积额外的加工层以形成半导体晶片。该加工层可包含,例如,绝缘层、栅氧化层、导电层及金属或玻璃层等。通常期望在晶片加工的某些步骤中,为了沉积后继层,该加工层的最上层表面为平坦的,即,平整的。CMP用于平坦化加工层,其中诸如导电或绝缘材料的沉积材料被抛光以平坦化该晶片而用于后继加工步骤。
在典型CMP方法中,晶片倒置安装于CMP工具中的载体上。力将该载体及该晶片向下推向抛光垫。在CMP工具的抛光台上,在旋转的抛光垫上旋转该载体及该晶片。在抛光过程中,通常在旋转晶片及旋转抛光垫之间引入抛光组合物(亦称为抛光浆料)。该抛光组合物通常含有与部分最上层晶片层相互作用或溶解部分最上层晶片层的化学物及在物理上移除部分该层的磨料。可以相同方向或相反方向旋转该晶片及该抛光垫,无论哪种对于进行的特定抛光过程都是期望的。载体亦可在抛光台上横过抛光垫振荡。
在化学-机械抛光过程中所用的抛光垫是使用软及硬垫材料制造的,其包括聚合物浸渍的织物、多微孔膜、多孔聚合物泡沫、非多孔聚合物片及烧结的热塑性颗粒。包含浸渍到聚酯无纺织物中的聚氨酯树脂的垫为聚合物浸渍的织物抛光垫的说明。多微孔抛光垫包含涂覆于基底材料上的多微孔氨基甲酸酯膜,其常为浸渍的织物垫。这些抛光垫为闭孔多孔膜。多孔聚合物泡沫抛光垫含有闭孔结构,其在所有三维上随机及均匀地分布。非多孔聚合物片抛光垫包含由不具传送浆料颗粒的固有能力的固体聚合物片制得的抛光表面(参见,例如,美国专利5,489,233)。这些固体抛光垫据称用插入该垫表面的大和/或小凹槽外部改性,以提供在化学-机械抛光过程中用于浆料通过的通道。该非多孔聚合物抛光垫公开在美国专利6,203,407中,其中该抛光垫的抛光表面包括凹槽,该凹槽以据称改善在化学-机械抛光中的选择性的方式来定向。亦以类似方式,美国专利6,022,268、6,217,434及6,287,185公开了不具有吸收或传送浆料颗粒的固有能力的亲水性抛光垫。据称该抛光表面具有随机表面构形,其包含:具有10μm或更小尺寸且通过使该抛光表面凝固而形成的微观粗糙(microaspersities)和具有25μm或更大尺寸且通过切割而形成的宏观缺陷(或宏观结构)。包括多孔开孔结构的烧结的抛光垫可自热塑性聚合物树脂来制备。例如,美国专利6,062,968及6,126,532公开了通过烧结热塑性树脂制造的具有开孔的多微孔基板的抛光垫。所得抛光垫优选具有介于25与50%之间的空隙体积及0.7至0.9g/cm3的密度。类似地,美国专利6,017,265、6,106,754及6,231,434公开了具有均匀、连续互连的孔结构的抛光垫,其通过在超过689.5kPa(100psi)的高压下在具有所要最终垫尺寸的模具中烧结热塑性聚合物而产生。
除凹槽图案外,抛光垫可具有其它表面特征以向该抛光垫的表面提供纹理。例如,美国专利5,609,517公开了一种复合抛光垫,其包括支持层、节点及上层,均具有不同的硬度。美国专利5,944,583公开了一种具有交替可压缩性的圆环的复合抛光垫。美国专利6,168,508公开了一种具有第一抛光区及第二抛光区的抛光垫,该第一抛光区具有物理属性(例如,硬度、比重、可压缩性、磨损性、高度等)的第一值且该第二抛光区具有该物理属性的第二值。美国专利6,287,185公开了一种具有通过热成型工艺产生的表面构形的抛光垫。在压力或应力下加热该抛光垫的表面导致形成表面特征。美国专利申请公开2003/0060151 A1公开了一种具有连续空隙体积的隔离区域的抛光垫,其通过非多孔基质而分离。
具有多微孔泡沫结构的抛光垫是本领域中通常已知的。例如,美国专利4,138,228公开了一种多微孔及亲水的抛光物品。美国专利4,239,567公开了一种用于抛光硅晶片的平整的微孔聚氨酯抛光垫。美国专利6,120,353公开了一种使用具有低于9%的可压缩性及150孔/cm2或更高的高孔密度的类绒面泡沫聚氨酯抛光垫的抛光方法。EP 1108 500 A1公开了一种具有平均直径小于1000μm的闭孔及密度0.4至1.1g/ml的微橡胶A型硬度为至少80的抛光垫。
虽然若干上述抛光垫适用于其所要目的,但仍需要其它提供有效的平坦化作用(尤其是在基板的化学-机械抛光中)的抛光垫。此外,需要具有令人满意的特载诸如抛光效率、横跨该抛光垫及在该抛光垫内的浆料流、对腐蚀性蚀刻剂的抵抗性、和/或抛光均匀性的抛光垫。最后,需要可使用相对低成本方法来制造及在使用前很少需要或不需要调节的抛光垫。
本发明提供这种抛光垫。从本文所提供的本发明描述,本发明的这些及其它优点、以及额外的发明特征将会变得显而易见。
发明内容
本发明提供一种包括多孔聚合材料的用于化学-机械抛光的抛光垫,该多孔聚合材料包括具有第一空隙体积的第一区域及具有第二空隙体积的第二相邻区域,其中该第一空隙体积及该第二空隙体积为非零,该第一空隙体积小于该第二空隙体积,该第一区域及该第二区域具有相同的聚合物组成(formulation),且在该第一及该第二区域之间的过渡区(transition)不包含结构上明显(distinct)的边界。本发明进一步提供一种包括聚合材料的抛光垫,该聚合材料包括第一非多孔区域及与该第一非多孔区域相邻的第二多孔区域,其中该第二区域具有50μm或更小的平均孔径,该第一区域及该第二区域具有相同的聚合物组成,且在该第一区域与该第二区域之间的过渡区不包含结构上不同(distinct)的边界。本发明进一步提供一种包括聚合材料的抛光垫,该聚合材料包括(a)光学透射区域、(b)第一多孔区域及任选地(c)第二多孔区域,其中选自该光学透射区域、第一多孔区域及第二多孔区域(如果存在)中的至少两个区域具有相同的聚合物组成且具有不包含结构上明显边界的过渡区。
本发明进一步提供一种抛光基板的方法,其包括(a)提供待抛光的基板,(b)使该基板与包括本发明的抛光垫及抛光组合物的抛光系统接触,及(c)以该抛光系统来磨光至少一部分该基板以抛光该基板。
本发明亦提供一种制造本发明的抛光垫的方法,其包括(i)提供包括聚合物树脂及具有第一空隙体积的抛光垫材料,(ii)以具有所要形状或图案的二级(secondary)材料覆盖该抛光垫材料的一个或多个部分,(iii)在高压下使该抛光垫材料经受超临界气体,(iv)通过使该抛光垫材料经受高于该抛光垫材料的玻璃化转变温度(Tg)的温度使该抛光垫材料未覆盖部分发泡,及(v)移除该二级材料以暴露该覆盖部分,其中该抛光垫材料的未覆盖部分具有大于该第一空隙体积的第二空隙体积。
具体实施方式
本发明涉及一种包括聚合材料的用于化学-机械抛光的抛光垫,该聚合材料包括两个或多个相邻区域,其中该区域具有相同的聚合物组成且在该区域之间的过渡区不包含结构上明显的边界。
在第一实施方式中,该第一及第二区域为多孔的。该聚合材料包括具有第一空隙体积的第一区域及具有第二空隙体积的第二相邻区域。该第一空隙体积及该第二空隙体积各为非零(即,大于零)。该第一空隙体积小于该第二空隙体积。该抛光垫的第一及第二区域可具有任何适合的非零空隙体积。例如,该第一及该第二区域的空隙体积可为各个区域体积的5%至80%(例如,10%至75%或15%至70%)。优选地,该第一区域的空隙体积为该第一区域体积的5%至50%(例如,10%至40%)。优选地,该第二区域的空隙体积为该第二区域体积的20%至80%(例如,25%至75%)。

该第一或该第二区域通常具有0.5g/cm3或更大(例如,0.7g/cm3或更大,或甚至0.9g/cm3或更大)的密度及25%或更少(例如,15%或更少,或甚至5%或更少)的空隙体积。通常该第一或该第二区域具有105微孔(cell)/cm3或更大(例如,106微孔/cm3或更大)的微孔密度。该微孔密度可通过使用图像分析软件程序诸如Optimas成像软件及ImagePro成像软件(均来自MediaCybernetics)或Clemex Vision成像软件(来自Clemex Technologies)来分析第一或第二区域的横截面图像(例如,SEM图像)而测定。
该第一及该第二区域通常将具有不同的可压缩性。该第一及该第二区域之可压缩性至少部分地取决于空隙体积、平均孔径、孔径分布及孔密度。
在第二实施方式中,该聚合材料包括第一区域及与该第一区域相邻的第二区域,其中该第一区域为非多孔的且该第二区域具有50μm或更小的平均孔径。在一些实施方式中,该第二区域优选具有40μm或更小(例如,30μm或更小)的平均孔径。在其它实施方式中,该第二区域优选具有1μm至20μm(例如,1μm至15μm,或1μm至10μm)的平均孔径。
该第二区域可具有如相对于该第一实施方式的抛光垫的第二区域所讨论一样的任何适合的空隙体积、孔径分布或孔密度。优选地,在该第二区域中75%或更多的孔具有的孔径在平均孔径的±20μm或更小(例如,±10μm或更小,±5μm或更小,或±2μm或更小)之内。
该第一及该第二实施方式的抛光垫任选地包括多个第一及第二区域。可将该多个第一及第二区域随机地在横过该抛光垫的表面上定位或以交替的图案定位。例如,该第一及该第二区域可为交替的线、弧、同心圆、XY交叉影线、螺旋或其它通常与凹槽有关所用的图案的形式。希望含具有不同空隙体积的区域的图案化表面的抛光垫与以常规凹槽图案化的抛光垫相比具有增加的抛光垫寿命。

该第一及该第二实施方式的抛光垫包括聚合材料。该聚合材料可包括任何适合的聚合物树脂。该聚合材料优选包括选自以下的聚合物树脂:热塑性弹性体、热塑性聚氨酯、聚烯烃、聚碳酸酯、聚乙烯醇、尼龙、弹性体橡胶、苯乙烯类聚合物、聚芳族化合物(polyaromatics)、氟聚合物、聚酰亚胺、交联聚氨酯、交联聚烯烃、聚醚、聚酯、聚丙烯酸酯、弹性体聚乙烯、聚四氟乙烯、聚对苯二甲酸乙二醇酯、聚酰亚胺、聚芳酰胺、聚亚芳基(polyarylene)、聚苯乙烯、聚甲基丙烯酸甲酯、其共聚物及嵌段共聚物、以及其混合物及共混物。优选,该聚合物树脂为热塑性聚氨酯。
该聚合物树脂通常为预形成的聚合物树脂;然而,该聚合物树脂亦可根据任何适当的方法原位形成,许多该方法是本领域已知的(见,例如,Szycher′s Handbook of Polyurethanes,CRC Press:New York,1999,第3章)。例如,可通过使氨基甲酸酯预聚物诸如异氰酸酯、二异氰酸酯及三异氰酸酯预聚物与含异氰酸酯反应性部分的预聚物反应原位形成热塑性聚氨酯。适合的异氰酸酯反应性部分包含胺类及多元醇类。
聚合物树脂的选择将部分取决于聚合物树脂的流变学。流变学为聚合物熔体的流动行为。对于牛顿流体,粘度为由剪切应力(即,切线应力,σ)与剪切速率(即,速度梯度,dγ/dt)之间的比率限定的常数。然而,对于非牛顿流体,可发生剪切速率增厚(膨胀)或剪切速率减薄(拟塑性)。在剪切速率减薄的情况下,随着剪切速率增加粘度减小。正是这种性质允许聚合物树脂用于熔体制造(例如,挤出、注射模塑)过程中。为鉴别剪切速率减薄的临界区域,必须确定聚合物树脂的流变学。可通过其中在固定压力下迫使熔融的聚合物树脂穿过特定长度的毛细管的毛细管技术来确定该流变学。通过对在不同温度下表观剪切速率对粘度作图,可确定粘度与温度之间的关系。流变学处理指数(Rheology Process Index)(RPI)为鉴别该聚合物树脂临界范围的参数。对于固定剪切速率,RIP为在参考温度下的粘度对在等于20℃的温度变化后的粘度的比率。当该聚合物树脂为热塑性聚氨酯时,当在150l/s的剪切速率及205℃的温度下测量时,RPI优选为2至10(例如,3至8)。
另一聚合物粘度测量为熔体流动指数(MFI),其记录在给定温度及压力下在固定时间量内自毛细管挤出的熔融聚合物的量(以克计)。例如,当该聚合物树脂为热塑性聚氨酯或聚氨酯共聚物(例如,聚碳酸酯硅酮基共聚物、聚氨酯氟基共聚物或聚氨酯硅氧烷链段共聚物)时,经10分钟在210℃的温度及2160g的负载下该MFI优选为20或更小(例如,15或更小)。当该聚合物树脂为弹性体聚烯烃或聚烯烃共聚物(例如,包括乙烯α-烯烃的共聚物诸如弹性体或正常乙烯-丙烯、乙烯-己烯、乙烯-辛烯等,由茂金属基催化剂制造的弹性体乙烯共聚物,或聚丙烯-苯乙烯共聚物)时,经10分钟在210℃的温度及2160g的负载下该MFI优选为5或更小(例如,4或更小)。当该聚合物树脂为尼龙或聚碳酸酯时,经10分钟在210℃的温度及2160g的负载下该MFI优选为8或更小(例如,5或更小)。
该聚合物树脂的流变学可取决于该聚合物树脂的分子量、多分散性指数(PDI)、长链支化或交联程度、玻璃化转变温度(Tg)及熔融温度(Tm)。当该聚合物树脂为热塑性聚氨酯或热塑性聚氨酯共聚物(例如如上所述)时,平均分子量(Mw)通常为50,000g/mol至300,000g/mol,优选70,000g/mol至150,000g/mol,且PDI为1.1至6,优选为2至4。通常,该热塑性聚氨酯或聚氨酯共聚物具有20℃至110℃的玻璃化转变温度及120℃至250℃的熔融转变温度。当该聚合物树脂为弹性体聚烯烃或聚烯烃共聚物(例如如上所述)时,重均分子量(Mw)通常为50,000g/mol至400,000g/mol,优选为70,000g/mol至300,000g/mol,且PDI为1.1至12,优选为2至10。当该聚合物树脂为尼龙或聚碳酸酯时,重均分子量(Mw)通常为50,000g/mol至150,000g/mol,优选为70,000g/mol至100,000g/mol,且PDI为1.1至5,优选为2至4。
该聚合物树脂优选具有特定的机械性质。例如,当该聚合物树脂为热塑性聚氨酯时,在30℃下挠曲模量(ASTM D790)优选为200MPa(~30,000psi)至1200MPa(~175,000psi)(例如,在30℃下350MPa(~50,000psi)至1000MPa (~150,000psi)),平均可压缩性%为7或更小,平均回弹%为35或更大,和/或肖氏D硬度(ASTM D2240-95)为40至90(例如,50至80)。
该聚合材料任选地进一步包括吸水性聚合物。该吸水性聚合物期望选自无定形、结晶或交联的聚丙烯酰胺、聚丙烯酸、聚乙烯醇、其盐、及其组合。优选地,该等吸水性聚合物选自交联聚丙烯酰胺、交联聚丙烯酸、交联聚乙烯醇、及其混合物。该交联聚合物期望为吸水性的但在通常有机溶剂中不熔融或溶解。相反,该吸水性聚合物与水(例如,抛光组合物的液体载体)接触时膨胀。
该聚合材料任选地含有并入该垫体中的颗粒。优选该颗粒分散在整个聚合材料中。该颗粒可为磨料颗粒、聚合物颗粒、复合颗粒(例如,包胶颗粒)、有机颗粒、无机颗粒、澄清颗粒、及其混合物。
该磨料颗粒可具有任何适合的材料。例如,该磨料颗粒可包括金属氧化物,例如选自以下的金属氧化物:二氧化硅、氧化铝、二氧化铈、氧化锆、氧化铬、氧化铁、及其组合,或碳化硅、氮化硼、钻石、石榴石或陶瓷磨料。该磨料颗粒可为金属氧化物与陶瓷的混合物或无机与有机材料的混合物。该颗粒亦可为聚合物颗粒,其许多描述于美国专利5,314,512中,例如聚苯乙烯颗粒、聚甲基丙烯酸甲酯颗粒、液晶聚合物(LCP,例如来自Ciba Geigy的Vectra聚合物)、聚醚醚酮(PEEK’s)、粒状热塑性聚合物(例如,粒状热塑性聚氨酯)、粒状交联聚合物(例如粒状交联聚氨酯或聚环氧化物)、或其组合。期望地,该聚合物颗粒具有高于该聚合材料的熔点的熔点。该复合颗粒可为任何含有核及外层的适合颗粒。例如,该复合颗粒可含有固体核(例如,金属氧化物、金属、陶瓷或聚合物)及聚合物壳(例如,聚氨酯、尼龙或聚乙烯)。该澄清颗粒可为页硅酸盐(例如,云母诸如氟化云母,及粘土诸如滑石、高岭石、蒙脱石及锂皂石)、玻璃纤维、玻璃珠、钻石颗粒、碳纤维等。
该聚合材料任选地含有并入该垫体中的可溶颗粒。优选地,该可溶颗粒分散于整个聚合材料中。在化学-机械抛光过程中该可溶颗粒部分或完全溶解于该抛光组合物的液体载体中。通常,该可溶颗粒为水溶性颗粒。例如,可溶颗粒可为任何适合的水溶性颗粒,例如选自以下的材料的颗粒:糊精、环糊精、甘露醇、乳糖、羟丙基纤维素、甲基纤维素、淀粉、蛋白质、无定形非交联聚乙烯醇、无定形非交联聚乙烯吡咯烷酮、聚丙烯酸、聚环氧乙烷、水溶性感光树脂、磺化聚异戊二烯及磺化聚异戊二烯共聚物。该可溶颗粒亦可为无机水溶性颗粒,例如选自以下的材料的颗粒:乙酸钾、硝酸钾、碳酸钾、碳酸氢钾、氯化钾、溴化钾、磷酸钾、硝酸镁、碳酸钙及苯甲酸钠。当该可溶颗粒溶解时,可给该抛光垫留下对应于该可溶颗粒尺寸的开孔。
在使该颗粒形成抛光基板前,优选将该颗粒与该聚合物树脂共混。并入抛光垫中的颗粒可具有任何适合的尺寸(例如,直径、长度或宽度)或形状(例如,球形、椭圆形)且可以任何适合的量并入该抛光垫中。例如,该颗粒可具有1nm或更大和/或2mm或更小的颗粒尺寸(例如直径、长度、或宽度)(例如,0.5μm至2mm直径)。优选地,该颗粒具有10nm或更大和/或500μm或更小的尺寸(例如,100nm至10μm直径)。该颗粒也可共价结合至该聚合材料。
该聚合材料任选地含有并入该垫体的固体催化剂。优选该固体催化剂分散于整个聚合材料中。该催化剂可为金属、非金属或其组合。优选该催化剂选自具有多氧化态的金属化合物,例如(但不限于)包括Ag、Co、Ce、Cr、Cu、Fe、Mo、Mn、Nb、Ni、Os、Pd、Ru、Sn、Ti及V的金属化合物。
该聚合材料任选地含有螯合剂或氧化剂。优选该螯合剂及氧化剂分散于整个聚合材料中。该螯合剂可为任何适合的螯合剂。例如,该螯合剂可为羧酸、二羧酸、膦酸、聚合螯合剂、其盐等。该氧化剂可为氧化盐或氧化金属络合物,包含铁盐、铝盐、过氧化物、氯酸盐、高氯酸盐、高锰酸盐、过硫酸盐等。
本文所述的抛光垫任选地进一步包括一个或多个开口(aperture)、透明区域或半透明区域(例如,如美国专利5,893,796中所述的窗口)。当该抛光垫与原位CMP处理监控技术联合使用时,需要包含这种开口或半透明区域。该开口可具有任何适合的形状且可与排水道组合使用以在该抛光表面上最小化或消除过量的抛光组合物。该半透明区域或窗口可为任何适合的窗口,其中许多是本领域中已知的。例如,该半透明区域可包括插入该抛光垫的开口中的玻璃或聚合物基塞子,或可包括该抛光垫剩余物中所用相同的聚合材料。
在第三实施方式中,该聚合材料包括(a)光学透射区域,(b)第一多孔区域,及任选地(c)第二多孔区域,其中选自光学透射区域、第一多孔区域及第二多孔区域(如果存在)的至少两个区域具有相同聚合物组成且具有不包含结构上明显边界的过渡区。在一个优选实施方式中,该光学透射区域及该第一多孔区域具有相同的聚合物组成,且在该光学透射区域与该第一多孔区域之间的过渡区不包含结构上明显的边界。在另一优选实施方式中,该聚合材料进一步包括第二多孔区域,该第一及该第二多孔区域具有相同的聚合物组成,且在该第一与该第二区域之间的过渡区不包含结构上明显的边界。该第一区域及该第二区域(当存在时)可具有如上关于该第一及该第二实施方式所讨论一样的任何适合的体积、空隙体积、平均孔径、孔径分布及孔密度。另外,该聚合材料可包括任何上述材料。
该光学透射区域通常在自190nm至10,000nm(例如,190nm至3500nm、200nm至1000nm或200nm至780nm)之间的一个或多个波长处具有10%或更大(例如,20%或更大,或30%或更大)的光透射率。
该光学透射区域的空隙体积将受到对于光学透射率的需要的限制。优选该光学透视区域为基本上非多孔的或具有5%或更少(例如,3%或更少)的空隙体积。类似地,该光学透射区域的平均孔径系受到对于光学透射率的需要的限制。优选该光学透射区域具有0.01μm至1μm的平均孔径。优选该平均孔径为0.05μm至0.9μm(例如,0.1μm至0.8μm)。虽然不愿受缚于任何特定理论,据信大于1μm的孔径将散射入射辐射,然而小于1μm的孔径将散射较少入射辐射,或将根本不散射入射辐射,因此提供具有所要的透明度的光学透射区域。

该光学透射区域可具有任何适合的尺寸(即,长度、宽度及厚度)及任何适合的形状(例如,可为圆形、卵圆形、正方形、矩形、三角形等等)。该光学透射区域可与该抛光垫的抛光表面齐平或可自该抛光垫的抛光表面凹陷。优选该光学透射区域自该抛光垫的表面凹陷。
该光学透射区域任选地进一步包括染料,其使该抛光垫材料能够选择性透射特定波长的光。该染料作用以滤出不需要波长的光(例如,背景光)且因此改善检测的信噪比。该光学透射区域可包括任何适合的染料或可包括染料的组合。适合的染料包含多次甲基染料、二-及三-芳基次甲基染料、二芳基次甲基染料的氮杂类似物、氮杂(18)轮烯染料、天然染料、硝基染料、亚硝基染料、偶氮染料、蒽醌染料、硫染料等。期望地,该染料的透射光谱与用于原位终点检测的光的波长匹配或重迭。例如,当用于终点检测(EPD)系统的光源为产生具有633nm波长的可见光的HeNe激光时,该染料优选地为红色染料,其能够透射具有633nm波长的光。
本文所述的抛光垫可具有任何适合的尺寸。通常,该抛光垫在形状上为圆形的(如在旋转抛光工具中所使用的)或作为环形线性带而产生(如在线性抛光工具中所使用的)。
本文所述的抛光垫具有抛光表面,其任选地进一步包括凹槽、沟道、和/或穿孔,其促进抛光组合物横跨该抛光垫表面的横向传送。该凹槽、沟道或穿孔可以为任何适合的图案且可具有任何适合的深度及宽度。该抛光垫可具有两个或多个不同的凹槽图案,例如,如美国专利5,489,233中所述的大凹槽与小凹槽的组合。该凹槽可为倾斜凹槽、同心凹槽、螺旋形或圆形凹槽、XY交叉影线图案的形式,且在连通性上可为连续的或非连续的。优选该抛光垫至少包括由标准垫调节方法所产生的小凹槽。
本发明的抛光垫可使用任何适合的技术制造,其中许多为本领域中已知的。优选该抛光垫通过压缩气注入法制造,该方法包括(i)提供包括聚合物树脂及具有第一空隙体积的抛光垫材料,(ii)在高压下使该抛光垫材料经受超临界气体,及(iii)通过使该抛光垫材料的温度升高至高于该抛光垫材料的玻璃化转变温度(Tg)的温度使该抛光垫材料的一个或多个部分选择性发泡,其中该抛光垫材料所选择的部分具有大于该第一空隙体积的第二空隙体积。
更优选,该抛光垫通过压缩气注入法制造,该方法包括(i)提供包括聚合物树脂及具有第一空隙体积的抛光垫材料,(ii)以具有所要形状或图案的二级材料覆盖该抛光垫材料的一个或多个部分,(iii)在高压下使该抛光垫材料经受超临界气体,(iv)通过使该抛光垫材料经受高于该抛光垫材料的玻璃化转变温度(Tg)的温度使该抛光垫材料未覆盖部分发泡,及(v)移除该二级材料以暴露该覆盖部分,其中该抛光垫材料的未覆盖部分具有大于该第一空隙体积的第二空隙体积。
优选,在室温下将该抛光垫材料置于压力容器内。将超临界气体添加至该容器中,且将该容器加压至足以迫使适当量的气体进入该抛光垫材料的自由体积的程度。根据亨利定律(Henry′s law),溶解于该抛光垫材料的气体量与所施加的压力成正比。所施加的压力将取决于存在于该抛光垫材料中的聚合材料的类型及超临界气体的类型。增加抛光垫材料的温度增加气体扩散进入聚合材料的速率,但也降低可溶解于该抛光垫材料中的气体量。一旦气体在该抛光垫材料中充分地(例如,彻底地)饱和,自该加压容器中移除该抛光垫材料。若需要,可将该抛光垫材料快速加热至软化或熔融态以促进微孔成核及生长。可使用任何适合的技术增加该抛光垫材料的温度。例如,可使该抛光垫材料的所选择的部分经受热、光或超声能。美国专利5,182,307及5,684,055描述该压缩气注入法的这些及另外的特征。
该聚合物树脂可为上述任何聚合物树脂。该超临界气体可为在该聚合材料中具有充分溶解度的任何适合气体。优选该气体为氮、二氧化碳或其组合。更优选,该气体包括,或为,二氧化碳。期望地,在一定条件下,在该聚合材料中该超临界气体具有至少0.1mg/g(例如,1mg/g,或10mg/g)的溶解度。
该温度及压力可为任何适合的温度及压力。最佳温度及压力将取决于所用气体。发泡温度将至少部分取决于抛光垫材料的Tg。通常,发泡温度高于该抛光垫材料的Tg。例如,发泡温度优选在该抛光垫材料的Tg与熔融温度(Tm)之间,虽然也可使用高于该聚合物材料Tm的发泡温度。通常,超临界气体吸收步骤在20℃至300℃(例如,150℃至250℃)的温度及1MPa(~150psi)至40MPa(~6000psi)(例如,5MPa(~800psi)至35MPa(~5000psi),或19MPa(~2800psi)至26MPa(~3800psi))的压力下进行。
该二级材料可包括任何适合的材料。例如,该二级材料可包括聚合材料、金属材料、陶瓷材料或其组合。该二级材料可具有任何适合的形状。在一些实施方式中,该二级材料优选为一个或多个同心圆或XY交叉影线图案的形状。在其它实施方式中,该二级材料优选为具有适合于光学终点检测端口的尺寸的形状。
本文所述的抛光垫可单独使用或任选地可作为多层堆叠抛光垫的一层使用。例如,该抛光垫可与副垫(subpad)组合使用。该副垫可为任何适合的副垫。适合的副垫包含聚氨酯泡沫副垫(例如,来自Rogers Corporation的泡沫副垫)、浸渍的毡副垫、多微孔聚氨酯副垫或烧结的氨基甲酸酯副垫。该副垫通常比本发明的抛光垫软且因此比本发明的抛光垫可压缩更多且具有更低的肖氏硬度值。例如,该副垫可具有35至50的肖氏A硬度。在一些实施方式中,该副垫比抛光垫更硬且可压缩更小,且具有更高的肖氏硬度。该副垫任选地包括凹槽、沟道、中空区段、窗口、开口等。当本发明的抛光垫与副垫组合使用时,通常在该抛光垫与该副垫之间存在中间垫层诸如聚对苯二甲酸乙二醇酯膜,且与该抛光垫及该副垫共同延伸。或者,本发明的抛光垫可作为副垫与常规抛光垫组合使用。
本发明的抛光垫尤其适合与化学-机械抛光(CMP)装置组合使用。通常,该装置包括压板、本发明的抛光垫和载体,当该压板在使用中时,其处于运动中且具有由轨道、线性或圆周运动所产生的速度,本发明的抛光垫当处于运动中时与该压板接触且随压板移动,且该载体保持通过接触用于接触待抛光的基板的该抛光垫的表面且相对该表面移动而抛光的的基板。通过将该基板置于与该抛光垫相接触,且然后抛光垫相对于该基板移动,通常其中间具有抛光组合物,以研磨该基板的至少一部分以抛光该基板,来进行该基板的抛光。该CMP装置可为任何适合的CMP装置,其中许多是本领域中已知的。本发明的抛光垫亦可以与线性抛光工具一起使用。

Claims (71)
1.一种用于化学-机械抛光的抛光垫,其包括包含多孔聚合材料的垫体,该垫体具有至少一个第一区域和与该至少一个第一区域相邻的至少一个第二区域,该垫体包括在所述至少一个第一区域中的具有第一空隙体积的孔及在所述至少一个第二区域中的具有第二空隙体积的孔,其中,所述至少一个第一区域中的孔具有5%~50%的空隙体积,且所述至少一个第二区域中的孔具有20%~80%的空隙体积,并且该至少一个第一区域或该至少一个第二区域包括5%或更多的闭孔,并且其中该第一区域具有50μm或更小的平均孔径,且该第二区域具有1μm至20μm的平均孔径,并且其中:
(a)该第一空隙体积及该第二空隙体积非零,
(b)该第一空隙体积小于该第二空隙体积,
(c)该至少一个第一区域及该至少一个第二区域中的多孔聚合材料具有相同的聚合物组成,且

25.权利要求16的抛光垫,其中所述聚烯烃为交联聚烯烃。
26.权利要求1的抛光垫,其中该多孔聚合材料为热塑性聚氨酯。
27.权利要求26的抛光垫,其中该热塑性聚氨酯具有20或更小的熔体指数、50,000g/mol至300,000g/mol的重均分子量(Mw)及1.1至6的多分散性指数(PDI)。
28.权利要求26的抛光垫,其中该热塑性聚氨酯在150 l/s的剪切速率及205℃的温度下具有2至10的流变学处理指数(RPI)。
29.权利要求26的抛光垫,其中该热塑性聚氨酯在30℃下具有200MPa至1200MPa的挠曲模量。
30.权利要求26的抛光垫,其中该热塑性聚氨酯具有20℃至110℃的玻璃化转变温度及120℃至250℃的熔融转变温度。
31.权利要求16的抛光垫,其中该垫体进一步包括吸水性聚合物。
32.权利要求31的抛光垫,其中该吸水性聚合物选自交联聚丙烯酰胺、交联聚丙烯酸、交联聚乙烯醇及其组合。
33.权利要求16的抛光垫,其中该垫体进一步包括选自以下的颗粒:磨料颗粒、聚合物颗粒、复合颗粒、可溶于液体载体的颗粒及其组合。
34.权利要求33的抛光垫,其中该垫体进一步包括选自以下的磨料颗粒:二氧化硅、氧化铝、二氧化铈及其组合。
35.一种用于CMP的抛光垫,其包括垫体,该垫体包括聚合材料并具有至少一个第一非多孔区域及与该至少一个第一非多孔区域相邻的至少一个第二多孔区域,其中该垫体在该至少一个第二多孔区域中包括具有50μm或更小的平均孔径的孔,该至少一个第一非多孔区域及该至少一个第二多孔区域中的聚合材料具有相同的聚合物组成,且该垫体在该至少一个第一非多孔区域与该至少一个第二多孔区域之间的过渡区不包含结构上明显的边界,其中该垫体具有第三区域,该第三区域包括具有第三空隙体积的孔。
36.权利要求35的抛光垫,其中在该至少一个第二多孔区域中75%或更多的孔具有的孔径分布为平均孔径的±20μm或更小。
37.权利要求35的抛光垫,其中该至少一个第一非多孔区域包括多个第一非多孔区域,并且该至少一个第二多孔区域包括多个第二多孔区域。
38.权利要求37的抛光垫,其中该第一非多孔区域及该第二多孔区域为交替的。
39.权利要求38的抛光垫,其中该第一非多孔区域及该第二多孔区域为交替的线或同心圆形式。
40.权利要求35的抛光垫,其中该至少一个第一非多孔区域及该至少一个第二多孔区域中的聚合材料包括选自以下的聚合物树脂:热塑性弹性体、聚烯烃、聚碳酸酯、聚乙烯醇、尼龙、弹性体橡胶、聚芳族化合物、氟聚合物、聚酰亚胺、交联聚氨酯、聚醚、聚酯、聚丙烯酸酯、其共聚物、及其混合物。
41.权利要求40的抛光垫,其中所述聚芳族化合物选自聚亚芳基和苯乙烯类聚合物。
42.权利要求41的抛光垫,其中所述苯乙烯类聚合物为聚苯乙烯。
43.权利要求40的抛光垫,其中所述热塑性弹性体为弹性体聚乙烯。
44.权利要求40的抛光垫,其中所述氟聚合物为聚四氟乙烯。
45.权利要求40的抛光垫,其中所述聚酯为聚对苯二甲酸乙二醇酯。
46.权利要求40的抛光垫,其中所述尼龙为聚芳酰胺。
47.权利要求40的抛光垫,其中所述聚丙烯酸酯为聚甲基丙烯酸甲酯。
48.权利要求40的抛光垫,其中所述共聚物为嵌段共聚物。
49.权利要求40的抛光垫,其中所述聚烯烃为交联聚烯烃。
50.权利要求35的抛光垫,其中该聚合材料为热塑性聚氨酯。
51.一种抛光基板的方法,包括:
(a)提供待抛光的基板;
(b)使该基板与包括权利要求1中的抛光垫及抛光组合物的抛光系统接触,及
(c)以该抛光系统研磨该基板的至少一部分以抛光该基板。
52.一种抛光基板的方法,包括:
(a)提供待抛光的基板;
(b)使该基板与包括权利要求35中的抛光垫及抛光组合物的抛光系统接触,及
(c)以该抛光系统研磨光该基板的至少一部分以抛光该基板。
53.一种制造权利要求1的抛光垫的方法,包括:
(i)提供包括聚合物树脂并包括具有第一空隙体积的孔的抛光垫材料,
(ii)在高压下使该抛光垫材料经受超临界气体,及
(iii)通过将该抛光垫材料的温度升高至高于该抛光垫材料的玻璃化转变温度(Tg)的温度以使该抛光垫材料的一个或多个部分选择性地发泡,
其中该抛光垫材料所选择的部分包括具有大于该第一空隙体积的第二空隙体积的孔。
54.权利要求53的方法,其中该气体不含C-H键。
55.权利要求54的方法,其中该气体包括氮、二氧化碳或其组合。
56.权利要求55的方法,其中该气体为二氧化碳,该温度为0℃至该聚合物树脂的熔融温度,且该高压为1MPa至35MPa。
57.权利要求53的方法,其中该聚合物树脂选自热塑性弹性体、热塑性聚氨酯、聚烯烃、聚碳酸酯、聚乙烯醇、尼龙、弹性体橡胶、聚芳族化合物、氟聚合物、聚酰亚胺、交联聚氨酯、聚醚、聚酯、聚丙烯酸酯、其共聚物、及其混合物。
58.权利要求57的方法,其中所述聚芳族化合物选自聚亚芳基和苯乙烯类聚合物。
59.权利要求58的方法,其中所述苯乙烯类聚合物为聚苯乙烯。
60.权利要求57的方法,其中所述热塑性弹性体为弹性体聚乙烯。
61.权利要求57的方法,其中所述氟聚合物为聚四氟乙烯。
62.权利要求57的方法,其中所述聚酯为聚对苯二甲酸乙二醇酯。
63.权利要求57的方法,其中所述尼龙为聚芳酰胺。
64.权利要求57的方法,其中所述聚丙烯酸酯为聚甲基丙烯酸甲酯。
65.权利要求57的方法,其中所述共聚物为嵌段共聚物。
66.权利要求57的方法,其中所述聚烯烃为交联聚烯烃。
67.权利要求53的方法,其中该聚合物树脂为热塑性聚氨酯。
68.权利要求53的方法,其中通过用具有所要形状或图案的二级材料覆盖该抛光垫材料的一个或多个的部分、使该抛光垫材料的未覆盖的所选择的部分发泡及移除该二级材料以暴露该覆盖的部分,来使该抛光垫材料选择性地发泡。
69.权利要求68的方法,其中所述发泡包括用该二级材料覆盖所述抛光垫材料的一个或多个部分和使该抛光垫材料的未覆盖部分发泡,并且该二级材料为一个或多个同心圆的形状。
70.权利要求68的方法,其中所述发泡包括用该二级材料覆盖所述抛光垫材料的一个或多个部分和使该抛光垫材料的未覆盖部分发泡,并且该二级材料为XY交叉影线图案的形状。
71.权利要求68的方法,其中所述发泡包括用该二级材料覆盖所述抛光垫材料的一个或多个部分和使该抛光垫材料的未覆盖部分发泡,并且该二级材料具有适合于光学终点检测端口的尺寸。
