Description
本発明はシリコーン樹脂組成物に関する。
近年、半導体デバイスのパワー密度上昇に伴い、デバイスに使用される材料には、より高度な放熱特性が求められている。このような材料としては、サーマルインターフェースマテリアルと呼ばれる一連の材料があり、その使用量は急速に拡大している。サーマルインターフェースマテリアルとは、半導体素子から発生する熱をヒートシンクまたは筐体等に逃がす経路の熱抵抗を緩和するための材料であり、放熱シートのような硬化もしくは半硬化した流動性が無い状態で使用されるものと、グリース、およびギャップフィラーなど流動性を有するペースト状または液状で使用されるものとがある(例えば、特許文献1~3)。
一般に、サーマルインターフェースマテリアルとしては、熱伝導性のフィラーを樹脂に分散した樹脂組成物が使用される。該樹脂組成物に使用される樹脂としては、シリコーン樹脂が広く使用されている。熱伝導性のフィラーの一つとしては六方晶窒化ホウ素粉末が知られており、六方晶窒化ホウ素粉末には熱伝導率が高いこと、誘電率が低いこと、比重が小さいことなどの特徴がある。
特許文献1では、シリコーン樹脂と熱伝導性のフィラー(熱伝導性充填剤)とを含有する放熱シートが開示されている。実施例において具体的には、シリコーン樹脂と六方晶窒化ホウ素とを含み、六方晶窒化ホウ素の充填率が65~85質量%である放熱シートが開示されている。
特許文献2では、シリコーン樹脂(シリコーンオイル)と熱伝導性のフィラー(熱伝導性粒子)とを含む非硬化性のグリースが開示されている。実施例において具体的には、窒化ホウ素の充填率が27質量%であるシリコーングリースが開示されている。
特許文献3では、硬化性のシリコーン樹脂(ケイ素原子に結合しているアルケニル基を有するジオルガノポリシロキサンと、ケイ素原子に結合している水素原子とを有するジオルガノポリシロキサン)と、熱伝導性のフィラーとを含有するギャップフィラーが開示されている。熱伝導性のフィラーとして窒化ホウ素が例示されているが、実施例において窒化ホウ素を使用した例は開示されていない。
流動性を有するペースト状または液状のサーマルインターフェースマテリアル(TIM)を使用して電子部品を製造する際には、TIMをシリンジから吐出させて発熱部材および冷却部材の少なくとも一方に塗布し、その後、塗布面に他方の部材を押し当ててTIMを薄く押しつぶすことが一般的である。この薄膜化した際の膜厚が小さいほど、熱抵抗が小さくなり、TIMの放熱性能の効果が高くなる。そのため、このような用途に使用される樹脂組成物には、簡便に薄く押しつぶすことが出来ることが求められる。
ここで、六方晶窒化ホウ素は一次粒子が平板状であることや粒子表面の官能基が少ないことにより、シリコーン樹脂に六方晶窒化ホウ素を多量に配合すると樹脂組成物の粘度が著しく上昇してしまう傾向にある。特許文献1のような放熱シートの製造にあたっては、シリコーン樹脂組成物を溶媒で希釈して塗工した後、溶媒を揮発させてシート状に成形するため、シリコーン樹脂組成物自体の粘度が高くても使用可能である。しかしながら、ペースト状または液状のTIMにおいては、樹脂組成物の粘度が高くシリンジ吐出性が悪いと、取り扱い性が低下すると共に、簡便に薄く押しつぶすことが困難になり、電子部品の製造が困難になってしまう。
近年、高速大容量通信を可能とする5Gや6Gなどのミリ波帯電磁波の利用が拡大している。このような場面で使われる回路基板では、サーマルインターフェースマテリアルの誘電率が高いと高周波ノイズを発生させる懸念がある。そこで、誘電率の低い六方晶窒化ホウ素をフィラーとして使用したシリコーン樹脂組成物を使用することが有効と考えられる。
しかし、上記のように六方晶窒化ホウ素は一次粒子が平板状であることや粒子表面の官能基が少ないことによりシリコーン樹脂との親和性が低く、シリコーン樹脂組成物の熱伝導率を高めるために六方晶窒化ホウ素の配合量を高めると、シリコーン樹脂組成物の流動性が低下し、シリンジ吐出性が低下して、取り扱い性が低く、簡便に薄く押しつぶすことが困難なものになってしまう。実際に特許文献2では、実施例では窒化ホウ素の割合を27質量%(25容量%程度)として作業性に優れた粘度を有しているとされているが、32質量%(30容量%程度)とした比較例2では測定不可となるほど著しく粘度が高くなってしまっており、シリンジ吐出性も低いことが予想される。
本発明はこのような事情を鑑みてなされたものであり、シリコーン樹脂と六方晶窒化ホウ素フィラーとを含み、熱伝導性とシリンジ吐出性の高いシリコーン樹脂組成物を得ることを課題とする。
上記の課題を解決するために、本発明者らは鋭意研究を行った。その結果、特定の六方晶窒化ホウ素フィラーと、六方晶窒化ホウ素フィラー以外の特定の粒径を有する熱伝導性フィラーとを特定の割合で併用することにより、六方晶窒化ホウ素フィラーを単独で使用した場合と比べて熱伝導率を向上させつつ、高い吐出性とすることが出来ることを見出し、本発明を完成させるに至った。
すなわち本発明のシリコーン樹脂組成物は、シリコーン樹脂と、六方晶窒化ホウ素フィラーと、熱伝導性フィラーとを含み、前記六方晶窒化ホウ素フィラーにおける水銀圧入法により測定される細孔の体積基準メディアン径が0.5~4.0μmであり、前記熱伝導性フィラーのD50が0.01~0.8μmであり、前記六方晶窒化ホウ素フィラーの充填率が30容量%以上であり、前記六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の充填率が50容量%以上である。
前記六方晶窒化ホウ素フィラーのD90は、好ましくは250μm以下である。
前記六方晶窒化ホウ素フィラーと、前記熱伝導性フィラーとの容量比は、好ましくは2:1~10:1である。
前記熱伝導性フィラーは、好ましくはシリカフィラーである。
本発明の一形態として、前記シリコーン樹脂組成物の硬化体が挙げられる。また、本発明の一形態として、シリンジに充填されている前記シリコーン樹脂組成物が挙げられる。
前記六方晶窒化ホウ素フィラーと、前記熱伝導性フィラーとの容量比は、好ましくは2:1~10:1である。
前記熱伝導性フィラーは、好ましくはシリカフィラーである。
本発明の一形態として、前記シリコーン樹脂組成物の硬化体が挙げられる。また、本発明の一形態として、シリンジに充填されている前記シリコーン樹脂組成物が挙げられる。
さらに、発熱部材と、冷却部材と、前記発熱部材および前記冷却部材に接触するように配置された前記シリコーン樹脂組成物またはその硬化体とを備える電子部品が、本発明の一形態として挙げられる。
さらにまた、発熱部材と、冷却部材とを備える電子部品の製造方法として、前記シリンジに充填されている前記シリコーン樹脂組成物をシリンジから吐出して前記発熱部材および前記冷却部材の少なくとも一方に塗布したのち、前記発熱部材と前記冷却部材とを前記シリコーン樹脂組成物を介して押圧する工程を含む、電子部品の製造方法が本発明の一形態として挙げられる。
本発明によれば、六方晶窒化ホウ素フィラーを高充填として熱伝導率を高めつつ、高い吐出性を有するシリコーン樹脂組成物を得ることができる。前記シリコーン樹脂組成物をサーマルインターフェースマテリアルとして使用することで、例えば低い誘電率と高い熱伝導率とが求められる電子部品を効率よく製造することができる。
本発明のシリコーン樹脂組成物(以下、「本組成物」ともいう。)は、シリコーン樹脂と、六方晶窒化ホウ素フィラーと、熱伝導性フィラーとを含む。以下、各成分について説明する。
<シリコーン樹脂>
シリコーン樹脂としては特に限定されず、公知のものを特に制限なく使用することが出来る。シリコーン樹脂としては、例えば、ポリオルガノシロキサンが挙げられる。前記ポリオルガノシロキサンとしては、例えば、アルケニル基を有するポリオルガノシロキサン、ヒドロシリル基を有するポリオルガノシロキサン、およびジアルキルポリオルガノシロキサンが挙げられる。前記ポリオルガノシロキサンは、複数の種類のものを併用してもよい。
シリコーン樹脂としては特に限定されず、公知のものを特に制限なく使用することが出来る。シリコーン樹脂としては、例えば、ポリオルガノシロキサンが挙げられる。前記ポリオルガノシロキサンとしては、例えば、アルケニル基を有するポリオルガノシロキサン、ヒドロシリル基を有するポリオルガノシロキサン、およびジアルキルポリオルガノシロキサンが挙げられる。前記ポリオルガノシロキサンは、複数の種類のものを併用してもよい。
前記アルケニル基を有するポリオルガノシロキサンとしては、例えば、平均組成式Rx
eRy
fSiO[4-(e+f)]/2で表されるポリオルガノシロキサンが挙げられる。該ポリオルガノシロキサンは、1種を用いてもよく、2種以上を用いてもよい。
Rxは、アルケニル基である。アルケニル基は、炭素数が2~8の基であることが好ましく、例えば、ビニル基、アリル基、1-ブテニル基、および1-ヘキセニル基が挙げられ、好ましくはビニル基である。前記ポリオルガノシロキサン1分子中のアルケニル基の数は、好ましくは1個以上、より好ましくは2個以上である。また、アルケニル基は、分子鎖末端のケイ素原子に結合していても、分子鎖途中のケイ素原子に結合していても、両者に結合していてもよい。アルケニル基は、以下のように本組成物を硬化する場合の硬化速度、および生成する硬化体の物性等の点から、少なくとも分子鎖末端のケイ素原子、特に分子鎖両末端のケイ素原子に結合していることが好ましい。
Ryは、脂肪族不飽和結合を含まない置換または非置換の1価炭化水素基である。Ryの炭素数は、好ましくは1~12、より好ましくは1~10である。Ryとしては、例えば、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、ヘキシル基、オクチル基、デシル基、およびドデシル基等のアルキル基;シクロペンチル基、シクロヘキシル基、およびシクロブチル基等のシクロアルキル基;フェニル基、トリル基、キシリル基、およびナフチル基等のアリール基;ベンジル基、フェニルエチル基、およびフェニルプロピル基等のアラルキル基;これらの水素原子の一部または全部を塩素、フッ素、および臭素等のハロゲン原子、またはシアノ基等で置換した基が挙げられる。
前記ハロゲン原子またはシアノ基等で置換した基としては、例えば、クロロメチル基、トリフルオロプロピル基、クロロフェニル基、ブロモフェニル基、ジブロモフェニル基、テトラクロロフェニル基、フルオロフェニル基、およびジフルオロフェニル基等のハロゲン化炭化水素基、ならびにα-シアノエチル基、β-シアノプロピル基、およびγ-シアノプロピル基等のシアノアルキル基が挙げられる。
これらの中でも、Ryは、好ましくはアルキル基またはアリール基であり、より好ましくはメチル基またはフェニル基である。
前記ハロゲン原子またはシアノ基等で置換した基としては、例えば、クロロメチル基、トリフルオロプロピル基、クロロフェニル基、ブロモフェニル基、ジブロモフェニル基、テトラクロロフェニル基、フルオロフェニル基、およびジフルオロフェニル基等のハロゲン化炭化水素基、ならびにα-シアノエチル基、β-シアノプロピル基、およびγ-シアノプロピル基等のシアノアルキル基が挙げられる。
これらの中でも、Ryは、好ましくはアルキル基またはアリール基であり、より好ましくはメチル基またはフェニル基である。
eおよびfは、0<e<3、0<f<3、かつ1<e+f<3を満足する正数であり、例えば、ポリオルガノシロキサンの粘度が0.01~10Pa・sとなるように適宜調節してもよい。eおよびfは、好ましくは0.0005≦e≦1、1.5≦f<2.4、かつ1.5<e+f<2.5を満足する数であり、より好ましくは0.001≦e≦0.5、1.8≦f≦2.1、かつ1.8<e+f≦2.2を満足する数である。
前記ポリオルガノシロキサンの分子構造は、直鎖状、分岐状、環状あるいは三次元網状のいずれでもよく、前記ポリオルガノシロキサンは、これらの混合物であってもよい。前記ポリオルガノシロキサンの23℃における粘度は、所望の物性を有する組成物を作業性よく得ることができる等の点から、好ましくは0.01~10Pa・sである。
前記ヒドロシリル基を有するポリオルガノシロキサンとしては、例えば、平均組成式Rz
gHhSiO[4-(g+h)]/2で表されるポリオルガノシロキサンが挙げられる。該ポリオルガノシロキサンは、1種を用いてもよく、2種以上を用いてもよい。
Rzは、脂肪族不飽和結合を含まない置換または非置換の1価炭化水素基である。Rzとしては、例えば、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ヘキシル基、シクロヘキシル基、およびオクチル基等のアルキル基;フェニル基、およびトリル基等のアリール基;ベンジル基、およびフェニルエチル基等のアラルキル基;これらの基の水素原子の一部または全部を、フッ素、塩素、および臭素等のハロゲン原子またはシアノ基で置換した基が挙げられる。
前記ハロゲン原子またはシアノ基で置換した基としては、例えば、クロロメチル基、ブロモエチル基、トリフルオロプロピル基、およびシアノエチル基が挙げられる。
Rzは、これらの中でも、合成のし易さやコスト等の点から、好ましくはアルキル基であり、より好ましくはメチル基である。
前記ハロゲン原子またはシアノ基で置換した基としては、例えば、クロロメチル基、ブロモエチル基、トリフルオロプロピル基、およびシアノエチル基が挙げられる。
Rzは、これらの中でも、合成のし易さやコスト等の点から、好ましくはアルキル基であり、より好ましくはメチル基である。
gおよびhは、0.5≦g≦2、0<h≦2、かつ0.5<g+h≦3を満足する数であり、例えば、ポリオルガノシロキサンの粘度が0.01~10Pa・sとなるように適宜調節してもよい。gおよびhは、好ましくは0.6≦g≦1.9、0.01≦h≦1.0、かつ0.6<g+h≦2.8を満足する数である。
前記ジアルキルポリオルガノシロキサンとしては、例えば、平均組成式RaRbSiOで表されるポリオルガノシロキサンが挙げられる。該ポリオルガノシロキサンは、1種を用いてもよく、2種以上を用いてもよい。
RaおよびRbは、それぞれ独立に、脂肪族不飽和結合を含まない置換または非置換の1価炭化水素基であり、炭素数は、好ましくは1~12、より好ましくは1~10である。RaおよびRbは、例えば、前記RyまたはRzで例示した官能基とすることが出来る。
前記ジアルキルポリオルガノシロキサンとしては、例えば、下記式(1)で表される直鎖状のジメチルポリシロキサンが挙げられる。
(式(1)中、iは、前記式(1)で表される化合物の23℃における粘度が0.01~10Pa・sとなるような整数である。前記粘度は、好ましくは0.02Pa・s以上であり、好ましくは5Pa・s以下である。)
なお、前記ジメチルポリシロキサンとしては、前記式(1)中の1つ以上のメチル基が、メチル基以外の1価の炭化水素基で置換された化合物も挙げられる。但し、該置換された化合物は、少なくとも1つの-(Si(CH3)2-O)-の構造を有する。該置換基としては、前記RyまたはRzで例示した官能基が挙げられる。
なお、前記ジメチルポリシロキサンとしては、前記式(1)中の1つ以上のメチル基が、メチル基以外の1価の炭化水素基で置換された化合物も挙げられる。但し、該置換された化合物は、少なくとも1つの-(Si(CH3)2-O)-の構造を有する。該置換基としては、前記RyまたはRzで例示した官能基が挙げられる。
前記アルケニル基を有するポリオルガノシロキサンと前記ヒドロシリル基を有するポリオルガノシロキサンとを、後述するヒドロシリル化触媒存在下で共存させることで、シリコーン樹脂組成物を硬化させることが可能であり、硬化前に所望の箇所に配置し、所望の形状に変形した後に硬化させて、その特性を効果的に発揮させることが出来る。その場合、本組成物は、予め前記アルケニル基を有するポリオルガノシロキサンと前記ヒドロシリル基を有するポリオルガノシロキサンとの双方を含むものであってもよい。
本組成物が、前記アルケニル基を有するポリオルガノシロキサンと前記ヒドロシリル基を有するポリオルガノシロキサンとの双方を含む場合、その含有量は、硬化後に放熱材料として適した物性が得られやすいとの観点から、前記アルケニル基を有するポリオルガノシロキサンのケイ素原子に結合したアルケニル基1個に対して、前記ヒドロシリル基を有するポリオルガノシロキサンのケイ素原子に結合した水素原子が0.1~2.0個、特には0.2~1.5個となる量とすることが好ましい。
前記シリコーン樹脂の粘度は、例えば、レオメーター等の回転粘度計により測定できる。
<ヒドロシリル化触媒>
本組成物が、前記アルケニル基を有するポリオルガノシロキサンと前記ヒドロシリル基を有するポリオルガノシロキサンとの双方を含む場合、本組成物は硬化反応に用いられるヒドロシリル化触媒を含んでいてもよい。
本組成物が、前記アルケニル基を有するポリオルガノシロキサンと前記ヒドロシリル基を有するポリオルガノシロキサンとの双方を含む場合、本組成物は硬化反応に用いられるヒドロシリル化触媒を含んでいてもよい。
前記ヒドロシリル化触媒としては、公知のものを特に制限なく使用することが可能であり、例えば、白金、ロジウム、ルテニウム、およびパラジウムなどの白金族金属、ならびに、これらの化合物(白金族金属を含む化合物。以下「白金族金属化合物」ともいう。)が挙げられる。
白金族金属化合物としては、例えば、二塩化白金、二臭化白金、四塩化白金、塩化白金酸、アルコール変性塩化白金酸、Karsteds触媒(白金とビニルシロキサンの錯体)、塩化白金酸ナトリウム、塩化白金酸カリウム、ビスアセチルアセトナト白金、テトラキス(トリフェニルホスフィン)パラジウム、およびクロロトリス(トリフェニルホスフィン)ロジウムが挙げられる。これらは、1種単独で用いてもよく、2種以上を併用してもよい。
前記ヒドロシリル化触媒の含有量は、硬化に必要な量であればよく、所望の硬化速度等に応じて適宜調整すればよいが、白金元素(白金族金属)換算の配合量は、前記アルケニル基を有するポリオルガノシロキサンと前記ヒドロシリル基を有するポリオルガノシロキサンとの合計100質量部に対して、例えば0.0001質量部以上、好ましくは0.001質量部以上であり、例えば1質量部以下、好ましくは0.1質量部以下である。
<反応抑制剤>
本組成物が前記ヒドロシリル化触媒を含む場合、本組成物は、硬化反応を抑制するための反応抑制剤を含んでいてもよい。これにより、本組成物の使用前の硬化反応を抑制して、保存安定性を高めることができる。また、使用時の急激な硬化反応を抑制して、配置作業性を高めることができる。
本組成物が前記ヒドロシリル化触媒を含む場合、本組成物は、硬化反応を抑制するための反応抑制剤を含んでいてもよい。これにより、本組成物の使用前の硬化反応を抑制して、保存安定性を高めることができる。また、使用時の急激な硬化反応を抑制して、配置作業性を高めることができる。
反応抑制剤としては、例えば、アセチレンアルコール;ベンゾトリアゾール、トリフェニルホスフィン、およびマレイン酸ジアリルが挙げられ、好ましくはアセチレンアルコールが挙げられる。
アセチレンアルコールとしては、例えば、1-エチニル-1-シクロヘキサノール、2-メチル-3-ブチン-2-オール、ビス[(1,1-ジメチル-2-プロピン-1-イル)オキシ]ジメチルシラン、およびトリス[(1,1-ジメチル-2-プロピン-1-イル)オキシ]メチルシランが挙げられる。
これらは、1種単独で用いてもよく、2種以上を併用してもよい。
アセチレンアルコールとしては、例えば、1-エチニル-1-シクロヘキサノール、2-メチル-3-ブチン-2-オール、ビス[(1,1-ジメチル-2-プロピン-1-イル)オキシ]ジメチルシラン、およびトリス[(1,1-ジメチル-2-プロピン-1-イル)オキシ]メチルシランが挙げられる。
これらは、1種単独で用いてもよく、2種以上を併用してもよい。
本組成物中における反応抑制剤の含有量は、前記アルケニル基を有するポリオルガノシロキサンと前記ヒドロシリル基を有するポリオルガノシロキサンとの合計100質量部に対して、例えば0.05質量部以上、好ましくは0.1質量部以上であり、例えば10質量部以下、好ましくは1質量部以下である。
<六方晶窒化ホウ素フィラー>
本発明のシリコーン樹脂組成物は、水銀圧入法により測定される細孔の体積基準メディアン径(以下、単に「細孔径」と記載することがある)が0.5~4.0μmである六方晶窒化ホウ素フィラーを含む。これにより、本組成物は高い吐出性と高い熱伝導率を両立することができる。その理由は明らかではないが、本発明者らは以下のように考えている。
本発明のシリコーン樹脂組成物は、水銀圧入法により測定される細孔の体積基準メディアン径(以下、単に「細孔径」と記載することがある)が0.5~4.0μmである六方晶窒化ホウ素フィラーを含む。これにより、本組成物は高い吐出性と高い熱伝導率を両立することができる。その理由は明らかではないが、本発明者らは以下のように考えている。
上述のように、六方晶窒化ホウ素は一次粒子が平板状であることや粒子表面の官能基が少ないことによりシリコーン樹脂との親和性が低く、シリコーン樹脂組成物の熱伝導率を高めるために六方晶窒化ホウ素フィラーの配合量を高めると、シリコーン樹脂組成物の流動性が低下し、シリンジ吐出性が低下してしまう。ここで、六方晶窒化ホウ素フィラーの細孔径を前記下限値以上とし、かつ該六方晶窒化ホウ素フィラーを後述の熱伝導性フィラーと併用することにより、小粒径の熱伝導性フィラーが六方晶窒化ホウ素フィラーの空隙に入り込み、六方晶窒化ホウ素フィラーの空隙に進入するシリコーン樹脂を減らすことができる。その結果、シリコーン樹脂と六方晶窒化ホウ素フィラーとが接触する面積が減少し、六方晶窒化ホウ素フィラーとシリコーン樹脂の親和性の悪さがシリコーン樹脂組成物に物性に与える悪影響が低減され、シリコーン樹脂組成物の吐出性の低下を防ぐことができると推察される。その結果、良好な吐出性を維持したまま、熱伝導性に寄与する六方晶窒化ホウ素フィラーと熱伝導性フィラーとの合計の含有量を増やすことが可能になり、高いシリンジ吐出性と高い熱伝導率を両立できると考えられる。一方で、六方晶窒化ホウ素フィラーの細孔径が前記上限値を超えると、六方晶窒化ホウ素の二次構造が崩壊しやすくなり、熱伝導性フィラーが空隙に入り込んだとしても、熱伝導パスの形成が限定的になり、熱伝導率の向上効果が小さくなってしまうと推察される。
六方晶窒化ホウ素フィラーの前記細孔径は、好ましくは1.0μm以上であり、好ましくは3.0μm以下である。
六方晶窒化ホウ素フィラーのD50は、好ましくは20μm以上、より好ましくは40μm以上である。これにより、本組成物の熱伝導率を高くすることが容易となる。六方晶窒化ホウ素フィラーのD50の上限は、後述の六方晶窒化ホウ素フィラーのD90より小さければ特に限定されないが、例えば80μm以下である。
六方晶窒化ホウ素フィラーのD10は、好ましくは1μm以上、より好ましくは5μm以上である。これにより、本組成物の粘度を低いものとすることが容易となる。六方晶窒化ホウ素フィラーのD10の上限は、前記六方晶窒化ホウ素フィラーのD50より小さければ特に限定されないが、例えば20μm以下である。
六方晶窒化ホウ素フィラーのD90は、好ましくは250μm以下、より好ましくは150μm以下、さらに好ましくは135μm以下である。これにより本組成物を薄く押しつぶすことが容易となる。六方晶窒化ホウ素フィラーのD90の下限は特に限定されず、前記六方晶窒化ホウ素フィラーのD50より大きければ特に限定されないが、例えば80μm以上である。
なお、本発明において、D10、D50およびD90は、レーザー回折散乱法によって測定された体積基準の粒度分布において、それぞれ累積10%、累積50%、および累積90%となったときの粒径である。
六方晶窒化ホウ素フィラーの比表面積は特に限定されないが、好ましくは1.0~10m2/gである。前記比表面積は、より好ましくは2.0m2/g以上、さらに好ましくは4.0m2/g以上であり、より好ましくは9.0m2/g以下、さらに好ましくは8.0m2/g以下である。比表面積が前記範囲にあることにより、本組成物の熱伝導率を向上させることが容易となり、また、六方晶窒化ホウ素フィラーのシリコーン樹脂への分散性が良好になり、本組成物の粘度を低く操作性を良好なものとすることが容易となる。比表面積は、窒素ガス吸着によるBET1点法により測定することができる。
六方晶窒化ホウ素フィラーは、独立した単粒子からなるものであってもよく、小さい一次粒子が数個凝集した凝集粒子からなるものであってもよい。また、単粒子と凝集粒子との混合物からなるものであってもよい。六方晶窒化ホウ素の一次粒子は板状(扁平)であり、面内の熱伝導性は高いが、厚さ方向の熱伝導性は比較的低いため、シートなどの薄膜に成形したときに熱伝導率の配向性を低減して厚さ方向の熱伝導パスを形成しやすくするために、凝集粒子を含んでいることが好ましい。また、凝集粒子を含む場合は、空隙の形成が安定して行われ、細孔径を制御しやすいものと出来るため、本組成物の製造が容易となる。
六方晶窒化ホウ素フィラーとしては、前記細孔径が0.5~4.0μmであれば、公知のものを特に制限なく利用できる。
六方晶窒化ホウ素フィラーの製造方法も特に限定されず、公知の方法で製造した六方晶窒化ホウ素フィラーを使用することが出来る。六方晶窒化ホウ素を製造する方法としては、例えば、ホウ素酸化物と窒素含有有機化合物の混合粉末を加熱合成するメラミン法、炭化ホウ素を窒素雰囲気中で加熱合成する直接窒化法、含酸素ホウ素化合物とカーボンと含酸素カルシウム化合物との混合粉末を窒素雰囲気下で加熱合成する還元窒化法、および気相合成法が挙げられる。メラミン法としては、例えば特開2022-185586号公報に開示された方法が挙げられ、還元窒化法としては、例えば特開2022-185585号公報、または特開2022-133951号公報に開示された方法が挙げられる。なお、公知の製造方法で得られた六方晶窒化ホウ素粉末および市販の六方晶窒化ホウ素粉末を、篩または分級装置などにより粒度分布を調節して使用することも可能である。
六方晶窒化ホウ素フィラーの製造方法も特に限定されず、公知の方法で製造した六方晶窒化ホウ素フィラーを使用することが出来る。六方晶窒化ホウ素を製造する方法としては、例えば、ホウ素酸化物と窒素含有有機化合物の混合粉末を加熱合成するメラミン法、炭化ホウ素を窒素雰囲気中で加熱合成する直接窒化法、含酸素ホウ素化合物とカーボンと含酸素カルシウム化合物との混合粉末を窒素雰囲気下で加熱合成する還元窒化法、および気相合成法が挙げられる。メラミン法としては、例えば特開2022-185586号公報に開示された方法が挙げられ、還元窒化法としては、例えば特開2022-185585号公報、または特開2022-133951号公報に開示された方法が挙げられる。なお、公知の製造方法で得られた六方晶窒化ホウ素粉末および市販の六方晶窒化ホウ素粉末を、篩または分級装置などにより粒度分布を調節して使用することも可能である。
<熱伝導性フィラー>
本発明のシリコーン樹脂組成物は、D50が0.01~0.8μmである熱伝導性フィラーを含む。

熱伝導性フィラーとしては、六方晶窒化ホウ素フィラー以外の熱伝導率が高いフィラーであれば特に制限なく利用することができ、例えば金属酸化物を使用することができる。金属酸化物としては、例えば、シリカ、アルミナ、チタニア、ジルコニア、およびこれらの複合酸化物を挙げることができ、その目的に応じて選択すればよい。
例えば、誘電率が低いという六方晶窒化ホウ素フィラーの特徴を活かして、高周波な用途である回路基板用途として使用される本組成物を得るとの観点からは、誘電率が低いシリカを使用することが特に好ましい形態として挙げられる。例えば、他の熱伝導性フィラーに比べて比重が小さいという六方晶窒化ホウ素フィラーの特徴を活かして、比重が小さい本組成物を得るとの観点からは、比重が小さいシリカを使用することが特に好ましい形態として挙げられる。例えば、高い熱伝導性を有する本組成物を得るとの観点からは、熱伝導性に優れるアルミナを使用することが好ましい形態として挙げられる。
例えば、誘電率が低いという六方晶窒化ホウ素フィラーの特徴を活かして、高周波な用途である回路基板用途として使用される本組成物を得るとの観点からは、誘電率が低いシリカを使用することが特に好ましい形態として挙げられる。例えば、他の熱伝導性フィラーに比べて比重が小さいという六方晶窒化ホウ素フィラーの特徴を活かして、比重が小さい本組成物を得るとの観点からは、比重が小さいシリカを使用することが特に好ましい形態として挙げられる。例えば、高い熱伝導性を有する本組成物を得るとの観点からは、熱伝導性に優れるアルミナを使用することが好ましい形態として挙げられる。
熱伝導性フィラーのD50は、好ましくは0.05μm以上、より好ましくは0.1μm以上であり、好ましくは0.5μm以下、より好ましくは0.4μm以下である。
前記熱伝導性フィラーのD50(S)と、前記六方晶窒化ホウ素フィラーの前記細孔径(P)との比S/Pは、好ましくは0.01~0.5である。前記比S/Pは、より好ましくは0.02以上であり、より好ましくは0.4以下である。前記比S/Pを前記範囲とすることにより、六方晶窒化ホウ素フィラーの空隙に熱伝導性フィラーが入り込みやすくなる。
前記熱伝導性フィラーのD50(S)と、前記六方晶窒化ホウ素フィラーの前記細孔径(P)との比S/Pは、好ましくは0.01~0.5である。前記比S/Pは、より好ましくは0.02以上であり、より好ましくは0.4以下である。前記比S/Pを前記範囲とすることにより、六方晶窒化ホウ素フィラーの空隙に熱伝導性フィラーが入り込みやすくなる。
前記熱伝導性フィラーの比表面積は特に限定されないが、例えば1~100m2/gである。前記比表面積は、好ましくは5m2/g以上であり、好ましくは60m2/g以下である。熱伝導性フィラーの形状は特に限定されないが、本組成物の流動性を高める観点から、球状であってよい。
前記熱伝導性フィラーの製造方法等は特に限定されず、公知の方法で製造したものを使用することが出来る。一例として、好ましい球形のシリカフィラーとしては、例えば、乾式法および湿式法の合成シリカ、ならびに溶融シリカが挙げられ、市販品としては、例えば、シルフィルNSS-3N、サンシールSS-01、およびサンシールSS-04((株)トクヤマ製)、SO-C1、およびSO-C2((株)アドマテックス製)、ならびにSFP-20M、およびUFP-30(デンカ(株)製)が挙げられる。
前記熱伝導性フィラーは、表面処理剤により表面処理が行われたフィラーであってもよい。前記表面処理剤としては、例えば、シラン化合物、アルミネートカップリング剤、およびチタネートカップリング剤等の公知の処理剤が特に制限なく使用され得る。該表面処理の方法としては、公知の方法を特に制限なく採用できる。
<その他成分>
本組成物は、本発明の効果を阻害しない範囲で、前記シリコーン樹脂、ヒドロシリル化触媒、反応抑制剤、六方晶窒化ホウ素フィラー、および熱伝導性フィラー以外のその他の成分を含んでいてもよい。該その他の成分としては、例えば、硬化促進剤、親和剤、変色防止剤、界面活性剤、分散剤、着色剤、可塑剤、粘度調整剤、および抗菌剤が挙げられる。
本組成物は、本発明の効果を阻害しない範囲で、前記シリコーン樹脂、ヒドロシリル化触媒、反応抑制剤、六方晶窒化ホウ素フィラー、および熱伝導性フィラー以外のその他の成分を含んでいてもよい。該その他の成分としては、例えば、硬化促進剤、親和剤、変色防止剤、界面活性剤、分散剤、着色剤、可塑剤、粘度調整剤、および抗菌剤が挙げられる。
親和剤としては、例えば、シランカップリング剤、アルミネートカップリング剤、チタネートカップリング剤、およびジルコネートカップリング剤が挙げられる。この中でも、シリコーン樹脂との相溶性の観点からシランカップリング剤が好ましく、特に、アルキル系シランカップリング剤または片末端にアルコキシシリル基を有するポリシロキサンが好ましい。
アルキル系シランカップリング剤としては、例えば、ヘキシルトリメトキシシラン、ヘキシルトリエトキシシラン、オクチルトリメトキシシラン、オクチルトリエトキシシラン、デシルトリメトキシシラン、デシルトリエトキシシラン、ドデシルトリメトキシシラン、およびドデシルトリエトキシシランが挙げられる。
片末端にアルコキシシリル基を有するポリシロキサンとしては、好ましくは下記式(2)で表される化合物が挙げられる。
前記式中、R1は、例えば炭化水素基であり、好ましくは炭素数1以上10以下の炭化水素基である。これら炭化水素基は、ハロゲン原子などで置換されていてもよい。前記炭化水素基としては、具体的には、Rzで例示した基と同様の基が挙げられる。前記炭化水素基としては、好ましくはアルキル基が挙げられ、より好ましくはメチル基およびエチル基が挙げられる。複数のR1は、互いに同一であっても異なっていてもよい。
R2は、例えば炭化水素基であり、好ましくは炭素数1以上20以下の炭化水素基である。これら炭化水素基は、ハロゲン原子などで置換されていてもよい。前記炭化水素基としては、具体的には、Rzで例示した基と同様の基が挙げられる。前記炭化水素基としては、好ましくはアルキル基が挙げられ、より好ましくはn-ブチル基およびメチル基が挙げられる。
R3は、アルコキシシリル基であり、アルコキシシリル基としては、例えば、トリメトキシシリル基、トリエトキシシリル基、トリイソプロポキシシリル基、およびトリフェノキシシリル基などのトリアルコキシシリル基;ジメトキシメチルシリル基、およびジエトキシメチルシリル基などのジメトキシシリル基;メトキシジメチルシリル基、およびエトキシジメチルシリル基などのモノアルコキシシリル基が挙げられる。前記アルコキシシリル基としては、好ましくはトリアルコキシシリル基が挙げられ、より好ましくはトリメトキシシリル基およびトリエトキシシリル基が挙げられる。
kは、例えば0以上100以下の整数である。kは、好ましくは10以上であり、好ましくは50以下である。
jは、例えば0以上10以下の整数である。jは、好ましくは1以上であり、好ましくは8以下、より好ましくは5以下である。
本組成物が親和剤を含む場合、本組成物中における親和剤の含有量は、例えば、本組成物の全量に対して、0.1容量%以上、好ましくは0.3容量%以上であり、例えば25容量%以下、好ましくは20容量%以下である。
<シリコーン樹脂組成物>
本発明のシリコーン樹脂組成物は、シリコーン樹脂と、六方晶窒化ホウ素フィラーと、熱伝導性フィラー(六方晶窒化ホウ素フィラー以外の熱伝導性フィラー)とを含む。六方晶窒化ホウ素フィラーの充填率は30容量%以上であり、六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の充填率(以下単に「フィラー充填率」と記載することがある)は50容量%以上である。これにより、本組成物の熱伝導率を高くすることができる。
本発明における六方晶窒化ホウ素フィラーの充填率とは、本組成物の全量に対する、六方晶窒化ホウ素フィラーの含有割合である。また、六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の充填率とは、本組成物の全量に対する、六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の含有割合である。
本発明のシリコーン樹脂組成物は、シリコーン樹脂と、六方晶窒化ホウ素フィラーと、熱伝導性フィラー(六方晶窒化ホウ素フィラー以外の熱伝導性フィラー)とを含む。六方晶窒化ホウ素フィラーの充填率は30容量%以上であり、六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の充填率(以下単に「フィラー充填率」と記載することがある)は50容量%以上である。これにより、本組成物の熱伝導率を高くすることができる。
本発明における六方晶窒化ホウ素フィラーの充填率とは、本組成物の全量に対する、六方晶窒化ホウ素フィラーの含有割合である。また、六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の充填率とは、本組成物の全量に対する、六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の含有割合である。
前記六方晶窒化ホウ素フィラーの充填率は、好ましくは35容量%以上である。上限は特に限定されないが、吐出性を良好なものとしやすくするために、好ましくは50容量%以下、より好ましくは45容量%以下である。
前記フィラー充填率は、好ましくは52容量%以上、より好ましくは54容量%以上である。前記フィラー充填率は高いほど本組成物の熱伝導率を高くすることができ好ましいが、吐出性とのバランスから、好ましくは65容量%以下、より好ましくは60容量%以下である。
前記六方晶窒化ホウ素フィラーと、前記熱伝導性フィラーとの容量比(六方晶窒化ホウ素フィラー:前記熱伝導性フィラー)は、好ましくは2:1~10:1、より好ましくは2:1~5:1、さらに好ましくは2:1~4:1である。これにより、本組成物の熱伝導率と吐出性のバランスをとることが容易となる。
本発明のシリコーン樹脂組成物においては、六方晶窒化ホウ素フィラーの低誘電率の特性を活かす観点から、誘電率を上昇させる添加剤の含有量を少なくすることが好ましい。例えば、界面活性剤は、誘電率を上昇させることから、本組成物全体に対して4質量%以下とすることが好ましく、1質量%以下とすることがより好ましく、本組成物が界面活性剤を含まないことがさらに好ましい。特にはアニオン性の官能基を有するアニオン型界面活性剤、およびカチオン性の官能基を有するカチオン型界面活性剤は、その官能基が誘電率を上昇させる原因となりやすいので、本組成物全体に対して4質量%以下とすることが好ましく、1質量%以下とすることがより好ましく、本組成物がアニオン型界面活性剤およびカチオン型界面活性剤を含まないことがさらに好ましい。
本発明のシリコーン樹脂組成物を先端吐出部の内径が2mmの吐出容器に充填して、吐出圧0.62MPaで吐出したときの吐出量は、好ましくは10g/分以上である。これにより、吐出性が高く取り扱い性を良いものとするとともに、電子部品の製造時に簡便に薄く均一に押しつぶすことが可能となり、電子部品の製造効率を高めることができる。前記吐出量は、より好ましくは20.0g/分以上である。前記吐出量が大きすぎると、製造時の吐出量のコントロールが難しくなる場合もあるため、好ましくは500g/分以下、より好ましくは400g/分以下である。前記吐出量の測定は、本組成物を先端吐出部の内径が2mmのシリンジに充填して、25℃において吐出圧0.62MPaで吐出することで行われる。
本発明のシリコーン樹脂組成物0.02mLを10mm×10mmのシリコンチップ2枚で挟み、50Nの力を60秒間加えた後に測定した本組成物の厚さ(以下「BLT」と表記することがある)は、好ましくは100μm以下、より好ましくは90μm以下、さらに好ましくは80μm以下である。これにより、本組成物を容易に薄膜状に成形することが可能(薄膜化が可能)であり、熱抵抗を低減することが出来る。従って、放熱部材として使用したときに高い放熱性能を付与し、電子部品の発熱部を効率的に冷却することが可能となる。前記BLTの下限は特に制限されないが、シリコーン樹脂組成物を薄くしようとすると、使用できるフィラーに制限が生じ、高い熱伝導率と高い吐出性との両立が難しくなる場合があるため、好ましくは10μm以上、より好ましくは20μm以上、さらに好ましくは30μm以上である。
本発明のシリコーン樹脂組成物またはその硬化体におけるホットディスク法によって測定される熱伝導率は、好ましくは3.0W/m・K以上、より好ましくは3.5W/m・K以上である。これにより、放熱部材として使用したときに高い放熱性能を付与し、電子部品の発熱部を効率的に冷却することが可能となる。本組成物またはその硬化体の熱伝導率の上限は特になく、高いほど好ましいが、例えば10.0W/m・K以下としてもよい。
本発明のシリコーン樹脂組成物の硬化体のTypeE硬さは、好ましくは20以上90以下である。前記硬化体のTypeE硬さは、より好ましくは30以上であり、より好ましくは80以下である。前記硬さが前記範囲内であることにより、硬化体の柔軟性が適度なものとなり、電子部品の発熱部への追従性が高くなり、より効率的に放熱性能を発揮することができる。
本発明のシリコーン樹脂組成物の硬化体における、10GHzで測定した比誘電率は、好ましくは4.5以下、より好ましくは4.0以下である。これにより、高周波ノイズの発生を抑制することが容易となる。前記比誘電率の下限値は特になく、低いほど好ましいが、例えば3.0以上としてもよい。
本発明のシリコーン樹脂組成物の硬化体の絶縁破壊の強さは、好ましくは20kV/mm以上、より好ましくは25kV/mm以上である。これにより、電子部品を高電圧で使用した場合でも、絶縁破壊を防止しやすくなる。硬化体の絶縁破壊の強さの上限は特になく、高いほど好ましいが、例えば50kV/mm以下であってよい。
<シリコーン樹脂組成物の製造方法>
本発明のシリコーン樹脂組成物は、シリコーン樹脂と、六方晶窒化ホウ素フィラーと、前記熱伝導性フィラーと、必要に応じて前記その他の成分とを混合することで製造することが出来る。混合方法は何ら制限されず一般的な混合機を用いて行うことが出来る。その様な混合機を例示すれば、プラネタリーミキサー、トリミックスなどのニーダー、三本ロールなどのロール混練機、擂潰機、および自転公転式ミキサーが挙げられる。また、乳鉢等で混合を行っても良い。
本発明のシリコーン樹脂組成物は、シリコーン樹脂と、六方晶窒化ホウ素フィラーと、前記熱伝導性フィラーと、必要に応じて前記その他の成分とを混合することで製造することが出来る。混合方法は何ら制限されず一般的な混合機を用いて行うことが出来る。その様な混合機を例示すれば、プラネタリーミキサー、トリミックスなどのニーダー、三本ロールなどのロール混練機、擂潰機、および自転公転式ミキサーが挙げられる。また、乳鉢等で混合を行っても良い。
<シリコーン樹脂組成物の形態>
本発明のシリコーン樹脂組成物は、例えば流動性があるペースト状または液状である。本組成物は、一液型であってもよいし、二液型であってもよい。

本組成物が一液型で、前記アルケニル基を有するポリオルガノシロキサンと、前記ヒドロシリル基を有するポリオルガノシロキサンと、前記ヒドロシリル化触媒とを含む場合、速やかに硬化反応が進行してしまう場合がある。その場合、前記反応抑制剤を配合することで保管温度や作業温度における硬化反応を遅らせて保存安定性や作業性を高めつつ、所望のタイミングで加熱することで硬化反応を進行させるものとしてもよい。
本組成物が二液型である場合は、第一剤と第二剤とに分けて保管し、使用直前にこれらを混合する。この場合、前記第一剤と前記第二剤とが単独では本組成物の要件を満たしていなくても、これらを混合した後に、該混合物が本組成物の要件を満たしていれば、該混合物は本組成物であるといえる。
なお、第一剤と第二剤との混合後のシリコーン樹脂組成物(混合物)における各成分の含有量は、第一剤および第二剤のそれぞれの組成と、第一剤および第二剤の混合量とから算出することができる。
第一剤と第二剤との混合後の六方晶窒化ホウ素フィラーおよび前記熱伝導性フィラーのD10、D50、D90、および細孔径などの物性は、第一剤および第二剤のそれぞれにおける物性と、第一剤および第二剤の混合量とから算出することができる。
なお、第一剤と第二剤との混合後のシリコーン樹脂組成物(混合物)における各成分の含有量は、第一剤および第二剤のそれぞれの組成と、第一剤および第二剤の混合量とから算出することができる。
第一剤と第二剤との混合後の六方晶窒化ホウ素フィラーおよび前記熱伝導性フィラーのD10、D50、D90、および細孔径などの物性は、第一剤および第二剤のそれぞれにおける物性と、第一剤および第二剤の混合量とから算出することができる。
本組成物の物性は、シリコーン樹脂、六方晶窒化ホウ素フィラー、および前記熱伝導性フィラーなどの混合後に評価をすればよい。
二液型の本組成物の場合、シリコーン樹脂組成物(混合物)の物性評価は第一剤と第二剤との混合後に行う。ただし、前記吐出量の評価を混合後に行うことは困難である場合があるので、第一剤の吐出量と第二剤の吐出量とをそれぞれ単独で評価し、第一剤の吐出量と第二剤の吐出量とのいずれもが本組成物における前記範囲内である場合には、該第一剤と第二剤との混合物の吐出量も前記範囲内であるといえる。
二液型の本組成物の場合、シリコーン樹脂組成物(混合物)の物性評価は第一剤と第二剤との混合後に行う。ただし、前記吐出量の評価を混合後に行うことは困難である場合があるので、第一剤の吐出量と第二剤の吐出量とをそれぞれ単独で評価し、第一剤の吐出量と第二剤の吐出量とのいずれもが本組成物における前記範囲内である場合には、該第一剤と第二剤との混合物の吐出量も前記範囲内であるといえる。
また、前記第一剤または前記第二剤が単独で本組成物の要件を満たしていれば、該要件を満たすそれぞれの剤も本組成物といえる。
本組成物が、シリコーン樹脂として、前記アルケニル基を有するポリオルガノシロキサンと、前記ヒドロシリル基を有するポリオルガノシロキサンと、前記ヒドロシリル化触媒とを含む場合、二液型とするには、前記アルケニル基を有するポリオルガノシロキサンと、前記ヒドロシリル基を有するポリオルガノシロキサンと、前記ヒドロシリル化触媒とが、混合前に共存していないことが好ましい。
そのため、例えば、前記第一剤および第二剤を、前記アルケニル基を有するポリオルガノシロキサンを含むが、前記ヒドロシリル基を有するポリオルガノシロキサンを含まない第一剤と、前記ヒドロシリル基を有するポリオルガノシロキサンを含むが、前記アルケニル基を有するポリオルガノシロキサンを含まない第二剤とする。この場合、ヒドロシリル化触媒は、第一剤と第二剤とのどちらか一方に配合してもよいし、双方に配合してもよい。また、前記第一剤および第二剤を、アルケニル基を有するポリオルガノシロキサンとヒドロシリル化触媒とを含むが、ヒドロシリル基を含むポリオルガノシロキサンを含まない第一剤と、アルケニル基を有するポリオルガノシロキサンとヒドロシリル基を有するポリオルガノシロキサンとを含むが、ヒドロシリル化触媒を含まない第二剤としてもよい。
そのため、例えば、前記第一剤および第二剤を、前記アルケニル基を有するポリオルガノシロキサンを含むが、前記ヒドロシリル基を有するポリオルガノシロキサンを含まない第一剤と、前記ヒドロシリル基を有するポリオルガノシロキサンを含むが、前記アルケニル基を有するポリオルガノシロキサンを含まない第二剤とする。この場合、ヒドロシリル化触媒は、第一剤と第二剤とのどちらか一方に配合してもよいし、双方に配合してもよい。また、前記第一剤および第二剤を、アルケニル基を有するポリオルガノシロキサンとヒドロシリル化触媒とを含むが、ヒドロシリル基を含むポリオルガノシロキサンを含まない第一剤と、アルケニル基を有するポリオルガノシロキサンとヒドロシリル基を有するポリオルガノシロキサンとを含むが、ヒドロシリル化触媒を含まない第二剤としてもよい。
本組成物は、シリンジ、チューブ、またはカップなどの容器に充填されていることが好ましい。本組成物が例えばシリンジに充填されていると、電子部品製造時における本組成物を発熱部または冷却部に塗布する操作が行いやすくなる。本組成物が充填されるシリンジは特に限定されないが、操作性良く塗布するとの観点から、先端吐出部の内径が0.1~5.0mm、特には1.0~3.0mmのシリンジであることが好ましい。シリンジ先端に、別途ノズルを装着してもよい。本組成物が二液型の場合は、二本のシリンジに第一剤と第二剤とをそれぞれ充填して、これを二連に配置して同時に押し出す形態としてもよい。その際、シリンジの先端にペーストを混合可能なノズルを装着し、第一剤と第二剤とを押し出しながら二液を混合してもよい。
<シリコーン樹脂組成物の用途>
本発明のシリコーン樹脂組成物の用途は特に制限されないが、好適な用途として、ペースト状または液状のサーマルインターフェースマテリアル、特には電子部品製造時に使用される放熱グリースおよびギャップフィラーが挙げられる。本組成物をサーマルインターフェースマテリアルとして使用することで、発熱部材と、冷却部材と、前記発熱部材および前記冷却部材に接触するように配置された本組成物またはその硬化体とを備える電子部品を得ることができる。前記電子部品は、例えば、本組成物をシリンジから吐出して前記発熱部材および前記冷却部材の少なくとも一方に塗布したのち、前記発熱部材と前記冷却部材とを本組成物を介して押圧する工程を含む製造方法により、製造することができる。これらの用途においては、本組成物が、シリンジから容易に吐出可能であり、薄く押しつぶすことが容易であるとの特徴により電子部品の製造を効率的に行うことが可能である。さらに、本組成物またはその硬化体が高い熱伝導率を有することから、電子部品の発熱部を効率的に冷却することが容易となる。
本発明のシリコーン樹脂組成物の用途は特に制限されないが、好適な用途として、ペースト状または液状のサーマルインターフェースマテリアル、特には電子部品製造時に使用される放熱グリースおよびギャップフィラーが挙げられる。本組成物をサーマルインターフェースマテリアルとして使用することで、発熱部材と、冷却部材と、前記発熱部材および前記冷却部材に接触するように配置された本組成物またはその硬化体とを備える電子部品を得ることができる。前記電子部品は、例えば、本組成物をシリンジから吐出して前記発熱部材および前記冷却部材の少なくとも一方に塗布したのち、前記発熱部材と前記冷却部材とを本組成物を介して押圧する工程を含む製造方法により、製造することができる。これらの用途においては、本組成物が、シリンジから容易に吐出可能であり、薄く押しつぶすことが容易であるとの特徴により電子部品の製造を効率的に行うことが可能である。さらに、本組成物またはその硬化体が高い熱伝導率を有することから、電子部品の発熱部を効率的に冷却することが容易となる。
なお、ギャップフィラーのようにシリコーン樹脂組成物を硬化させて使用する場合、シリコーン樹脂組成物は、アルケニル基を有するポリオルガノシロキサンと、ヒドロシリル基を有するポリオルガノシロキサンと、ヒドロシリル化触媒とを含むことが一般的である。その場合、保管時の硬化を防ぎやすいように、前述のように二液に分けて保管してもよいし、一液型として低温または室温で保管して使用時に加熱して硬化させてもよい。この場合、発熱部材と、冷却部材と、前記発熱部材および前記冷却部材に接触するように配置された本組成物の硬化体とを備える電子部品を得ることができる。このような電子部品は、本組成物をシリンジから吐出して前記発熱部材および前記冷却部材の少なくとも一方に塗布したのち、前記発熱部材と前記冷却部材とを本組成物を介して押圧する工程の後、加熱などにより本組成物を硬化させることで、製造することができる。
以下、本発明をさらに具体的に説明するため実施例を示すが、本発明はこれらの実施例に限定されるものではない。
[測定方法]
実施例および比較例における各種物性は、下記の方法により測定した。

(1)D10、D50、およびD90
50mLスクリュー管瓶にエタノール20gを分散媒として加え、エタノール中に六方晶窒化ホウ素粉末1gを分散させ、これを測定用サンプルとした。このサンプルをレーザー回折・散乱式粒度分布測定装置(日機装(株)製、MT3000)にて、体積基準で粒度分布を測定した。得られた粒度分布から、D10、D50、およびD90を求めた。
50mLスクリュー管瓶にエタノール20gを分散媒として加え、エタノール中に六方晶窒化ホウ素粉末1gを分散させ、これを測定用サンプルとした。このサンプルをレーザー回折・散乱式粒度分布測定装置(日機装(株)製、MT3000)にて、体積基準で粒度分布を測定した。得られた粒度分布から、D10、D50、およびD90を求めた。
(2)細孔径
六方晶窒化ホウ素フィラーの細孔径は、Micromeritics社製オートポアIV9520を用いて、水銀圧入法で測定した。0.0036μm~200μmの細孔分布を求めた際の、横軸に細孔直径、縦軸に積算細孔容積をプロットした積算細孔分布から、体積基準のメディアン径を算出した。
六方晶窒化ホウ素フィラーの細孔径は、Micromeritics社製オートポアIV9520を用いて、水銀圧入法で測定した。0.0036μm~200μmの細孔分布を求めた際の、横軸に細孔直径、縦軸に積算細孔容積をプロットした積算細孔分布から、体積基準のメディアン径を算出した。
(3)シリンジ吐出量
シリコーン樹脂組成物を、武蔵エンジニアリング(株)社製のシリンジ「PSY-30F」(シリンジの試料を保管する胴部の内径は22mm、試料を吐出する先端部分の内径は2mm)に充填した後、25℃の恒温室で6時間静置した。その後、25℃の恒温室内に保持したまま、武蔵エンジニアリング(株)社製ディスペンサーML-5000XIIを用いて、吐出圧0.62MPaでシリンジから樹脂組成物を10秒間吐出し、吐出された樹脂組成物の量から、1分間あたりの吐出量に換算した。
シリコーン樹脂組成物を、武蔵エンジニアリング(株)社製のシリンジ「PSY-30F」(シリンジの試料を保管する胴部の内径は22mm、試料を吐出する先端部分の内径は2mm)に充填した後、25℃の恒温室で6時間静置した。その後、25℃の恒温室内に保持したまま、武蔵エンジニアリング(株)社製ディスペンサーML-5000XIIを用いて、吐出圧0.62MPaでシリンジから樹脂組成物を10秒間吐出し、吐出された樹脂組成物の量から、1分間あたりの吐出量に換算した。
(4)熱伝導率
シリコーン樹脂組成物を30mm×50mm×6mmの金型に充填し、定温乾燥機を用いて120℃で1時間加熱し硬化させた。冷却後に脱型し、厚さ6mmのシートを得た。得られたシートを2等分し、熱伝導率をホットディスク法熱物性測定装置(京都電子工業株式会社製、TPS500)により測定した。
シリコーン樹脂組成物を30mm×50mm×6mmの金型に充填し、定温乾燥機を用いて120℃で1時間加熱し硬化させた。冷却後に脱型し、厚さ6mmのシートを得た。得られたシートを2等分し、熱伝導率をホットディスク法熱物性測定装置(京都電子工業株式会社製、TPS500)により測定した。
(5)BLT
BLTの測定は、シリコーン樹脂組成物0.02mLを10mm×10mmのシリコンチップ2枚で挟み、50Nの力を60秒間加えることで行った。具体的にはシリコンチップ上にシリコーン樹脂組成物を測り取り、その上からもう1枚のシリコンチップを重ねて前記シリコーン樹脂組成物をシリコンチップ2枚で挟み、プッシュプルゲージ(イマダ社製、SVH-1000N)を用いて50Nの力で60秒間押しつぶすことで試料を得た。次いで、前記試料の厚さをマイクロメータ-(ミツトヨ社製、高精度デジマチックマイクロメータ MDH-25MB)により測定した。その後、得られた試料の厚さから、予め測定してあったシリコンチップの厚さを差し引いて、シリコーン樹脂組成物のみの厚さを算出し、これをBLTとした。
BLTの測定は、シリコーン樹脂組成物0.02mLを10mm×10mmのシリコンチップ2枚で挟み、50Nの力を60秒間加えることで行った。具体的にはシリコンチップ上にシリコーン樹脂組成物を測り取り、その上からもう1枚のシリコンチップを重ねて前記シリコーン樹脂組成物をシリコンチップ2枚で挟み、プッシュプルゲージ(イマダ社製、SVH-1000N)を用いて50Nの力で60秒間押しつぶすことで試料を得た。次いで、前記試料の厚さをマイクロメータ-(ミツトヨ社製、高精度デジマチックマイクロメータ MDH-25MB)により測定した。その後、得られた試料の厚さから、予め測定してあったシリコンチップの厚さを差し引いて、シリコーン樹脂組成物のみの厚さを算出し、これをBLTとした。
(6)TypeE硬さ
シリコーン樹脂組成物を30mm×50mm×6mmの金型に充填し、定温乾燥機を用いて120℃で1時間加熱し硬化させた。冷却後に脱型し、厚さ6mmのシートを得た。タイプEデュロメータ(テクロック製、GS-754G)を用いて、JIS K 6253に準拠して、硬さ(タイプE)の測定をした。

(7)比誘電率
シリコーン樹脂組成物を100mm×100mm×0.5mmの金型に充填し、小型熱プレス機(アズワン製、H300-05)を使用して10MPa、120℃で硬化させた。脱型後、硬化シートから、50mm×50mm×0.5mmのシートを切り抜き、誘電特性測定装置(Keysight社製ネットワークアナライザーSteamlineP9377B、Keycom社製TEモード空洞共振器TER-10H)を使用して、10GHz帯での比誘電率を測定した。
シリコーン樹脂組成物を100mm×100mm×0.5mmの金型に充填し、小型熱プレス機(アズワン製、H300-05)を使用して10MPa、120℃で硬化させた。脱型後、硬化シートから、50mm×50mm×0.5mmのシートを切り抜き、誘電特性測定装置(Keysight社製ネットワークアナライザーSteamlineP9377B、Keycom社製TEモード空洞共振器TER-10H)を使用して、10GHz帯での比誘電率を測定した。
(8)絶縁破壊の強さ
シリコーン樹脂組成物を100mm×100mm×0.5mmの金型に充填し、小型熱プレス機(アズワン製、H300-05)を使用して10MPa、120℃で硬化させた。脱型後、硬化シート(100mm×100mm×0.5mm)を絶縁油中にある下部電極(円柱状、φ=25mm)と、上部電極(球状、φ=20mm)とで挟み、耐電圧試験機(京南電機社製、YPAD-0225)を使用し、1kV/secの速さで一様に上昇する交流電圧で印可し、絶縁破壊電圧(kV)を測定し、試験片の厚さで割った数値を絶縁破壊の強さ(kV/mm)とした。
シリコーン樹脂組成物を100mm×100mm×0.5mmの金型に充填し、小型熱プレス機(アズワン製、H300-05)を使用して10MPa、120℃で硬化させた。脱型後、硬化シート(100mm×100mm×0.5mm)を絶縁油中にある下部電極(円柱状、φ=25mm)と、上部電極(球状、φ=20mm)とで挟み、耐電圧試験機(京南電機社製、YPAD-0225)を使用し、1kV/secの速さで一様に上昇する交流電圧で印可し、絶縁破壊電圧(kV)を測定し、試験片の厚さで割った数値を絶縁破壊の強さ(kV/mm)とした。

・C2:下記一般式(4)で示されるヒドロシリル基を有するポリオルガノシロキサン(23℃における粘度:0.06Pa・s)
・C3:下記一般式(5)で示されるヒドロシリル基を有するポリオルガノシロキサン(23℃における粘度:0.04Pa・s)
<ヒドロシリル化触媒>
・白金(0)-1,3-ジビニルテトラメチルジシロキサン錯体(白金含有量20質量%)(東京化成工業(株)製)
<反応抑制剤>
・1-エチニル-1-シクロヘキサノール(東京化成工業(株)製)
<親和剤>
・サイラプレーンFM-0815J(JNC(株)製)
・白金(0)-1,3-ジビニルテトラメチルジシロキサン錯体(白金含有量20質量%)(東京化成工業(株)製)
<反応抑制剤>
・1-エチニル-1-シクロヘキサノール(東京化成工業(株)製)
<親和剤>
・サイラプレーンFM-0815J(JNC(株)製)
(実施例1)
シリコーン樹脂C1~C3とヒドロシリル化触媒と反応抑制剤との合計量が36容量部、窒化ホウ素フィラーA1が38容量部、シリカフィラーB2が17容量部、親和剤が9容量部となるように測り取り、自転公転ミキサー(シンキー社製:ARV-310P)にて減圧混練してペースト状のシリコーン樹脂組成物を作製し、得られた樹脂組成物の吐出量、熱伝導率、BLT、硬さ(タイプE)、比誘電率、および絶縁破壊の強さの評価を行った。
なお、シリコーン樹脂C1~C3とヒドロシリル化触媒と反応抑制剤とを、以下「シリコーン樹脂等」ともいう。
また、シリコーン樹脂C1~C3は、質量比C1:C2:C3=56:39:3の割合で配合した。反応抑制剤はシリコーン樹脂の総量100質量部に対して0.4質量部配合した。ヒドロシリル化触媒はシリコーン樹脂の総量100質量部に対して0.04質量部配合した。
得られた樹脂組成物の評価結果を、表2に示す。
シリコーン樹脂C1~C3とヒドロシリル化触媒と反応抑制剤との合計量が36容量部、窒化ホウ素フィラーA1が38容量部、シリカフィラーB2が17容量部、親和剤が9容量部となるように測り取り、自転公転ミキサー(シンキー社製:ARV-310P)にて減圧混練してペースト状のシリコーン樹脂組成物を作製し、得られた樹脂組成物の吐出量、熱伝導率、BLT、硬さ(タイプE)、比誘電率、および絶縁破壊の強さの評価を行った。
なお、シリコーン樹脂C1~C3とヒドロシリル化触媒と反応抑制剤とを、以下「シリコーン樹脂等」ともいう。
また、シリコーン樹脂C1~C3は、質量比C1:C2:C3=56:39:3の割合で配合した。反応抑制剤はシリコーン樹脂の総量100質量部に対して0.4質量部配合した。ヒドロシリル化触媒はシリコーン樹脂の総量100質量部に対して0.04質量部配合した。
得られた樹脂組成物の評価結果を、表2に示す。
(実施例2~4、比較例1~7)
シリコーン樹脂組成物の組成を、表2に記載の通り変更した以外は、実施例1と同様にしてシリコーン樹脂組成物を得て、評価を行った。得られたシリコーン樹脂組成物の評価結果を表2に示す。なお、比較例2、4、6では、混合物がペースト状にならず、シリコーン樹脂組成物の物性評価を行うことができなかった。
シリコーン樹脂組成物の組成を、表2に記載の通り変更した以外は、実施例1と同様にしてシリコーン樹脂組成物を得て、評価を行った。得られたシリコーン樹脂組成物の評価結果を表2に示す。なお、比較例2、4、6では、混合物がペースト状にならず、シリコーン樹脂組成物の物性評価を行うことができなかった。
実施例1~3では、六方晶窒化ホウ素フィラーとして細孔径が0.5~4.0μmであるA1と、D50が0.01~0.8μmのシリカフィラーを使用し、かつフィラー充填率を50容量%以上とすることで、3.0W/m・K以上の高い熱伝導率、かつ10g/分以上の高いシリンジ吐出性を示すシリコーン樹脂組成物を得ることができた。
一方で、比較例1では、D50が0.01~0.8μmのシリカフィラーを含んでいないシリコーン樹脂組成物を作製したが、熱伝導率は低い値であった。さらに、比較例2では、熱伝導率の向上を図り、A1の配合量を比較例1より増加させたが、混合物がペースト状にならず、シリンジ吐出性などを評価することができず、仮に無理やり評価したとしてもシリンジ吐出性は著しく悪いものである。このことから、六方晶窒化ホウ素フィラーのみでは、熱伝導性とシリンジ吐出性が高いシリコーン樹脂組成物を得ることは困難であると言える。
比較例3では、D50が0.01~0.8μmのシリカフィラーを含むが、その配合量が少ないので、得られたシリコーン組成物のシリンジ吐出性は良好ではあったが、熱伝導率は低い値を示した。
シリカフィラーのD50を0.8μm超とした比較例4では、混合物がペースト状にならず、仮に無理やり評価したとしてもシリンジ吐出性は著しく悪いものである。シリカフィラーが六方晶窒化ホウ素フィラーの空隙に入り込むことが困難であったため、本発明の効果が得られなかったと推察される。
六方晶窒化ホウ素フィラーとしてA2を使用した実施例4及び比較例5、6においても、同様の結果であった。
また、六方晶窒化ホウ素フィラーの種類のみが異なる実施例1と比較例7を比べると、細孔径が0.5~4.0μmであるA1を使用した実施例1では熱伝導性とシリンジ吐出性が高いシリコーン樹脂組成物を得られたのに対して、細孔径が4.0μmを超えるA3を使用した比較例7では高い熱伝導率が得られなかった。六方晶窒化ホウ素の二次構造が崩壊しやすく、熱伝導パスの形成が限定的になり、熱伝導率の向上効果が小さくなったと推察される。
Claims (8)
- シリコーン樹脂と、六方晶窒化ホウ素フィラーと、前記六方晶窒化ホウ素フィラー以外の熱伝導性フィラーとを含み、
前記六方晶窒化ホウ素フィラーにおける水銀圧入法により測定される細孔の体積基準メディアン径が0.5~4.0μmであり、
前記熱伝導性フィラーのD50が0.01~0.8μmであり、
前記六方晶窒化ホウ素フィラーの充填率が30容量%以上であり、
前記六方晶窒化ホウ素フィラーと前記熱伝導性フィラーとの合計の充填率が50容量%以上である、

- 前記熱伝導性フィラーが、シリカフィラーである、請求項1記載のシリコーン樹脂組成物。
- 請求項1~4のいずれか一項に記載のシリコーン樹脂組成物の硬化体。
- シリンジに充填されている、請求項1~4のいずれか一項に記載のシリコーン樹脂組成物。
- 発熱部材と、冷却部材と、前記発熱部材および前記冷却部材に接触するように配置された請求項1~4のいずれか一項に記載のシリコーン樹脂組成物またはその硬化体とを備える、電子部品。
- 発熱部材と、冷却部材とを備える電子部品の製造方法であって、
請求項6に記載のシリコーン樹脂組成物をシリンジから吐出して前記発熱部材および前記冷却部材の少なくとも一方に塗布したのち、前記発熱部材と前記冷却部材とを前記シリコーン樹脂組成物を介して押圧する工程を含む、電子部品の製造方法。
