Description
본 발명은 페로브스카이트 탠덤 태양전지에 관한 것이다. 보다 구체적으로, 본 발명은 보호층을 포함하는 페로브스카이트 탠덤 태양전지에 관한 것이다.
태양광 전지는 반도체 성질을 이용해 햇빛을 전기에너지로 변환시킬 수 있다. 태양광 전지를 만드는 방식은 크게 결정형과 박막형 두 가지가 있는데, 주로 많이 쓰는 방식이 결정형이다. 결정형은 광변환효율이 높다는 장점이 있지만 원재료로 쓰이는 폴리실리콘의 가격이 비싸고 설치 장소도 제한적이라는 단점이 있다.
세계시장의 90% 이상이 결정질 실리콘 태양전지이며, 결정질 실리콘 태양전지는 밴드갭보다 훨씬 높은 에너지를 갖는 광자가 입사될 때 발생하는 열화 손실과 밴드갭보다 낮은 에너지를 갖는 포톤의 투과 손실로 인해 낮은 한계치를 갖는다.
결정질 실리콘 태양전지는 대표적인 단일접합 태양전지이며, Shockley-Quieisser 이론 한계 효율은 약 33%이며, Auger recombination, Band gap narrowing, Free carrier absorption 등의 물리적 해석을 고려한 실리콘 태양전지의 이론 효율은 약 29.5%이다. 이미 실리콘 태양전지는 이론적 한계에 근접하였기 때문에 태양광 스펙트럼을 효율적으로 활용하는 다중 접합 태양전지, 즉 탠덤 태양전지가 주목받고 있다.
탠덤 태양전지(Tandem Solar Cell)는 서로 다른 밴드갭을 가지는 흡수층을 포함하는 단일접합 태양전지를 연결하여 하나의 태양전지를 구성한다. 구체적으로 2-단자(2-Terminal) 탠덤 태양전지는 상부셀과 하부셀이 전기적으로 직렬로 연결되어 하나의 태양전지로 구동되며, 이와 같은 특성 때문에 모노리식 탠덤 태양전지 라고도 불린다. 2-단자 태양전지는 하부셀 위에 상부셀이 직접적으로 적층되어 소자가 구동할 때 추가적인 전기적 연결 없이 구동이 가능한 장점이 있다. 4-단자 탠덤 태양전지와 달리 2-단자 태양전지는 상·하부셀이 직렬로 연결되기 때문에 리콤비네이션층(Recombination layer)이 필요하다.
한편 실리콘 셀 제조과정에서 생산라인은 파티클(Particle) 발생 이슈는 고려하지 않기 때문에 제조시설에 집진 또는 상하 기류 형성과 같이 파티클 저감을 위한 시설 및 대책을 마련하지 않는다. 통상 증착 챔버 내부에서 발생하는 파티클에 대해서도 실리콘 셀의 효율에는 영향을 미치지 않기 때문에 큰 고려를 하지 않는다.
그러나 2-단자 태양전지에서 리콤비네이션층이 형성되는 경우 무기 박막 물질을 나노 미터 두께까지 형성해야 하며, 리콤비네이션층 하부 실리콘 셀에 파티클이 존재하는 경우 다양한 불량을 야기할 수 있다.
따라서 실리콘 형성 시의 파티클에 의한 불량을 방지하고 및 안정성을 향상시킨 탠덤 태양전지의 개발이 시급한 실정이다.
본 발명의 배경기술로 대한민국 공개특허공보 제10-2019-0129370호에서 탠덤 태양전지 및 이의 제조방법을 개시하나, 하부 실리콘 셀의 파티클에 의한 리콤비네이션층 또는 정공수송층의 불량을 방지할 수 있는 구조는 개시되지 않는다.
본 발명의 목적은 페로브스카이트 탠덤 태양전지에 있어서, 하부셀의 파티클에 의하여 리콤비네이션층 또는 정공수송층의 불량을 방지할 수 있는 유기 평탄층이 구비된 탠덤 태양전지를 제공하는 것이다. 유기 평탄층이 구비된 탠덤 태양전지는 하부셀 박막의 전기적 특성을 유지하여 셀 효율 저하를 방지함으로써 태양전지 생산 수율을 크게 향상시킬 수 있다.
본 발명의 다른 목적은 투명 전도성을 가지는 평탄화막을 배치하여 광 투과율이 향상되고 실리콘 셀의 파티클에 의한 리콤비네이션층 또는 정공수송층의 오염이 방지되어 광전 효율이 향상되고, 내구성이 향상된 태양전지를 제공하는데 있다.
본 발명의 또 다른 목적은 유기 평탄화층이 구비된 페로브스카이트 탠덤 태양전지의 제조방법을 제공하는 것이다.
본 발명의 상기 및 기타의 목적들은 하기 설명되는 본 발명에 의하여 모두 달성될 수 있다.
1. 본 발명의 하나의 관점은 페로브스카이트 탠덤 태양전지에 관한 것이다.
상기 페로브스카이트 탠덤 태양전지는 페로브스카이트층을 포함하는 상부셀; 및
실리콘층을 포함하는 하부셀;을 포함하고, 상기 상부셀과 하부셀 사이에 유기 평탄화층이 개재되고, 상기 유기 평탄화층은 내부에 파티클을 구속한다.
2. 상기 1 구체예에서, 상기 유기 평탄화층은 수분 저항성이 있으며, 상기 하부셀 및 상부셀의 에지영역 전체를 감쌀 수 있다.
3. 상기 1 또는 2 구체예에서, 상기 페로브스카이트 탠덤 태양전지는 2-단자(2-Terminal) 또는 4-단자(4-Terminal) 구조일 수 있다.
4. 본 발명의 다른 관점은 리콤비네이션층을 보호하는 페로브스카이트 탠덤 태양전지에 관한 것이다.
상기 페로브스카이트 탠덤 태양전지는 실리콘층;
상기 실리콘층 상부에 구비되는 유기 평탄화층;
상기 유기 평탄화층 상부에 구비되는 리콤비네이션층;
상기 리콤비네이션층 상부에 구비되는 정공수송층;
상기 정공수송층 상부에 구비되는 페로브스카이트층; 및
상기 페로브스카이트층 상부에 구비되는 전자수송층;을 포함하고, 상기 유기 평탄화층은 상기 실리콘층의 파티클을 구속하여 리콤비네이션층 및 정공수송층의 오염을 방지한다.
5. 상기 4 구체예에서, 상기 유기 평탄화층은 아크릴계 수지, 에폭시계 수지 및 이들의 혼합물이며, 무기입자를 포함할 수 있다.
6. 상기 4 또는 5 구체예에서, 상기 무기입자는 실리카계, 실록산계 및 이들의 혼합물일 수 있다.
7. 상기 4 내지 6 중 어느 하나의 구체예에서, 상기 파티클은 단일 규소(Si) 입자 또는 규소 산화물(SiOx) 입자일 수 있다.
8. 상기 4 내지 7 중 어느 하나의 구체예에서, 상기 유기 평탄화층의 두께는 약 10㎛ 이상일 수 있다.
9. 상기 4 내지 8 중 어느 하나의 구체예에서, 상기 유기 평탄화층은 파장이 약 380 내지 약 780 ㎚인 광을 약 90% 이상으로 투과시키며, 표면저항이 약 103 내지 약 106Ω/sq.이고, 연필 경도가 약 3H 내지 약 5H일 수 있다.
10. 상기 4 내지 9 중 어느 하나의 구체예에서, 상기 리콤비네이션층 및 정공수송층의 두께는 약 10nm 내지 약 100nm일 수 있다.
11. 본 발명의 또 다른 관점은 투명 전도성 유기 평탄화층을 구비하는 페로브스카이트 탠덤 태양전지에 관한 것이다.
상기 페로브스카이트 탠덤 태양전지는 실리콘층;
상기 실리콘층 상부에 구비되는 전도성 유기 평탄화층;
상기 전도성 유기 평탄화층 상부에 구비되는 정공수송층;
상기 정공수송층 상부에 구비되는 페로브스카이트층; 및
상기 페로브스카이트층 상부에 구비되는 전자수송층;을 포함하고,
상기 전도성 유기 평탄화층은 상기 실리콘층의 파티클을 구속하여 정공수송층의 오염을 방지한다.
12. 상기 11 구체예에서, 상기 전도성 유기 평탄화층은 ITO 입자, 알루미늄이 도핑된 ZnO입자, CNT 및 그래핀 중 1 종 이상을 포함할 수 있다.
13. 상기 11 또는 12 구체예에서, 상기 전도성 유기 평탄화층은 파장이 약 380 내지 약 780 ㎚ 인 광을 약 80% 이상으로 투과시키며, 비저항이 약 10-3 내지 약 10-5Ω·cm이고, 연필 경도가 약 3H 내지 약 5H일 수 있다.
14. 본 발명의 또 다른 관점은 유기 평탄화층을 포함하는 페로브스카이트 탠덤 태양전지 제조방법에 관한 것이다.
정공수송층, 전자수송층이 구비된 페로브스카이트층을 포함하는 상부셀을 제조하는 단계; 및
실리콘층을 포함하는 하부셀을 준비하고, 상기 실리콘층 상부에 유기 평탄화층 조성물을 코팅하고 상부셀을 결합시켜 상부셀과 하부셀 사이에 유기 평탄화층을 개재시키는 단계;를 포함하고,
상기 유기 평탄화층은 내부에 파티클을 구속한다.
15. 상기 14 구체예에서, 상기 유기 평탄화층 조성물은
아크릴계 합성수지, 에폭시계 합성수지 또는 이들의 혼합물 약 30wt% 내지 약 40wt%;
용매 약 30wt% 내지 약 50wt%;
개시제 약 5wt% 내지 약 10wt%;
분산제 약 1wt% 내지 약 10wt%; 및
첨가제 약 1wt% 내지 약 10wt%;를 포함할 수 있다.
본 발명에 따른 탠덤 태양전지는 하부 실리콘층과 상부 페로브스카이트층 사이에 유기 평탄화막이 형성되어 리콤비네이션층 및 정공수송층의 오염 및 훼손을 방지할 수 있기 때문에 2-단자 탠덤 태양전지의 효율을 향상시킬 뿐만 아니라 내구성 또한 향상시킬 수 있다.
유기 평탄화막은 실리콘 셀의 파티클에 의한 페로브스카이트층의 핀홀 및 크랙 발생을 방지하고, 파티클에 의한 작은 돌출부(Hillock) 형성이나 층간 박리(Delamination) 발생을 방지할 수 있다. 또한 기판을 평탄화 시킨 후 상부 층이 적층되는 구조로 제조 수율이 향상되어 탠덤 태양전지의 구조를 안정적으로 유지할 수 있다.

도 1 내지 도 4를 참조하면, 페로브스카이트 탠덤 태양전지는 상부셀 및 하부셀을 포함한다.
상기 상부셀은 페로브스카이트층(500), 정공수송층(400) 및 전자수송층(600)을 포함할 수 있고, 상기 정공수송층(400) 및 전자수송층(600)에는 전극이 구비될 수 있다.
상기 페로브스카이트 탠덤 태양전지가 2-단자 구조이면, 상기 상부셀은 리콤비네이션층(300)을 더 포함할 수 있다.
상기 상부셀이 페로브스카이트층(500)을 포함하며, 상기 페로브스카이트층(500)은 광흡수층을 형성하며, ABX3 로 표시될 수 있다. 여기서, A는 1가의 유기 암모늄 양이온 또는 금속 양이온, B는 2가의 금속 양이온, X는 할로겐 음이온을 의미한다.

상기 하부셀은 실리콘층(100)을 포함한다.
상기 실리콘층(100)은 실리콘 웨이퍼 기반으로 제조될 수 있고, 집진 처리 및 상하 기류 형성 등과 같은 파티클(210) 저감 시설이 보강되지 않는 제조 시설에서 제조된 것일 수 있으며, 상기 실리콘층(100)에서 유래되는 파티클(210)의 이동에 의해 실리콘층(100) 상부에 배치되는 리콤비네이션층(Recombination layer; 300) 및 정공수송층(Hole transport layer; 400)의 불량을 유발할 수 있다.
한 구체예에서, 상기 상부셀과 하부셀 사이에 유기 평탄화층(200)이 개재되어 파티클(210)을 내부에 구속할 수 있다.
상기 유기 평탄화층(200)이 구비되어, 상기 실리콘층(100)에서 유래되는 파티클(210)의 이동을 제한하고, 유기 평탄화층(200) 내부에 파티클(210)을 구속하여 상부셀과 하부셀 간의 전기적 특성 저하를 방지할 수 있으며, 셀 생산 수율을 향상시킬 수 있다.
도 2 및 3을 참조하면, 한 구체예에서, 상기 유기 평탄화층(200)은 수분 저항성이 있으며, 상기 하부셀 및 상부셀의 에지영역 전체를 감쌀 수 있다.
상기 유기 평탄화층(200)이 수분 저항성이 있기 때문에 상기 셀 내부로 수분이 침투되는 것을 방지하며, 상기 하부셀 및 상부셀 에지영역을 따라 일정 두께로 감싸도록 형성되어 페로브스카이트 탠덤 태양전지의 전체의 훼손 및 오염을 방지하는 것도 가능하다.
한 구체예에서, 페로브스카이트 탠덤 태양전지는 상기 페로브스카이트 탠덤 태양전지는 2-단자(2-Terminal) 또는 4-단자(4-Terminal) 구조일 수 있다.
구체적으로 상기 유기 평탄화층(200)이 전도성이 있는 경우 페로브스카이트 탠덤 태양전지는 2-단자 구조일 수 있으며, 상기 유기 평탄화층(200)이 전도성이 없는 경우에는 4-단자 구조로 구비될 수 있다.
상기 2-단자 구조인 경우에는 상기 하부셀과 상부셀이 직렬로 연결되기 때문에 하부셀 상부에 터널 정션을 가지는 리콤비네이션층(300)이 구비될 수 있으며, 상부셀 및 하부셀 간의 광 전류 매칭이 이루어질 수 있다.
상기 4-단자 구조인 경우 하부셀과 상부셀에 각각 전극이 배치되는 단자를 형성하여 하부셀과 상부셀을 개별적으로 구동될 수 있으며, 태양전지의 가동률 및 발전량을 조절할 수 있다.
한 구체예에서, 상기 페로브스카이트 탠덤 태양전지는 실리콘층(100) 및 페로브스카이트층(500) 이종접합 태양전지이며, 실리콘층(100) 제조 시 제조 환경에 따라 다수의 파티클(210)이 형성될 수 있으나, 상부셀과 하부셀 사이에 유기 평탄화층(200)이 구비되어 내부에 파티클(210)을 구속함으로써 상부셀과 하부셀의 적층 신뢰성을 향상시킬 수 있으며, 셀의 불량을 방지하여 셀 제조 수율을 향상시킬 수 있다.
본 발명의 다른 관점은 리콤비네이션층(300)을 보호하는 페로브스카이트 탠덤 태양전지에 관한 것이다.
상기 페로브스카이트 탠덤 태양전지는 실리콘층(100), 유기 평탄화층(200), 리콤비네이션층(300), 정공수송층(400), 페로브스카이트층(500) 및 전자수송층(600)을 포함한다.
상기 실리콘층(100)은 실리콘 기판 상에 도전성 반도체층이 형성된 것일 수 있다. 구체적으로 상기 실리콘 기판 일면과 타면에 상이한 에너지 밴드갭을 가지는 도전성 반도체층이 구비되어, P-N 접합면을 형성할 수 있다. 구체적으로 상기 실리콘층(100)은 페로브스카이트층(500)보다 낮은 밴드갭을 가지며 장파장대의 빛을 흡수할 수 있다.
상기 실리콘층(100)은 제조 시 표면에 파티클(210)이 다수 형성될 수 있다. 구체적으로 상기 실리콘층(100)은 제조 시 증착 챔버 내의 이물질을 저감하기 위한 집진 장치 또는 상하 기류 형성 장치 등을 구비하지 않아서 표면에 파티클(210)이 형성될 수 있다.
한 구체예에서, 상기 파티클(210)은 단일 규소(Si) 입자 또는 규소 산화물(SiOx) 입자일 수 있다. 상기 파티클(210)이 단일 규소 입자 또는 규소 산화물인 경우 평균 입자 크기가 수 ㎛에 달하며, 상기 실리콘층(100) 상부에 형성되는 후막의 특성을 저하시킬 수 있고, 특히 나노 두께의 리콤비네이션층(300) 및 정공수송층(400)이 형성되는 경우 리콤비네이션층(300) 및 정공수송층(400)의 물리적 변화 및 훼손을 초래할 수 있다.
상기 유기 평탄화층(200) 상기 실리콘층(100) 상부에 구비된다.
상기 유기 평탄화층(200)은 상기 실리콘층(100)의 파티클(210)을 구속하여 리콤비네이션층(300) 및 정공수송층(400)의 오염을 방지한다.
상기 유기 평탄화층(200)은 내부에 상기 파티클(210)을 가둘 수 있으며, 상기 유기 평탄화층(200)이 구비되어 상기 리콤비네이션층(300) 및 정공수송층(400)에 파티클(210)이 유입되어 핀홀 또는 크랙을 형성하거나, 리콤비네이션층(300) 및 정공수송층(400)에 압축 응력을 형성하여 작은 돌출부(Hillock)를 생성시키거나 층이 박리(Delamination)되는 것을 효과적으로 방지할 수 있다.
상기 유기 평탄화층(200)은 아크릴계 수지, 에폭시계 수지 및 이들의 혼합물이며, 무기입자를 포함할 수 있다.
상기 종류의 합성수지를 포함하여 상기 실리콘층(100) 상부에 부착되며, 높은 결합력을 유지할 수 있다. 상기 종류의 합성수지를 이용하는 경우 수분에 대한 저항성이 있어서 실리콘층(100)뿐만 아니라, 유기 평탄화층(200), 리콤비네이션층(300), 정공수송층(400), 페로브스카이트층(500) 및 전자수송층(600) 에지부위를 용이하게 감쌀 수 있기 때문에 태양전지 전체 층을 밀봉하여 태양전지의 내구성을 향상시킬 수 있다.
상기 유기 평탄화층(200)은 장파장의 광을 투과하여 실리콘층(100)에 전달할 수 있다.
한 구체예에서, 상기 무기입자는 실리카계, 실록산계 및 이들의 혼합물일 수 있다.
상기 종류의 무기입자가 포함되어 상기 유기 평탄화층(200)에 유입된 광이 산란할 수 있으며, 태양전지의 효율을 향상시킬 수 있다.
한 구체예에서, 상기 무기입자는 도전성을 가질 수 있으며, 도전성을 가지는 경우 2-단자 탠덤 태양전지를 구성할 수 있다.
상기 유기 평탄화층(200)의 두께는 약 10㎛ 이상이고, 바람직하게는 약 10㎛ 내지 약 100㎛(예를 들면, 10, 20, 30, 40, 50, 60, 70, 80, 90 또는 100㎛) 일 수 있다.
상기 유기 평탄화층(200)의 두께가 상기 범위 내로 형성되어 상기 파티클(210)을 덮어서 내부에 가둘 수 있으며, 응력을 완충시켜 실리콘층(100)과 표면이 균일하게 형성될 수 있으며, 표면 조도를 균일하게 유지할 수 있다. 상기 범위를 초과하는 경우 절연특성이 증가되어 전자의 이동을 방해할 수 있다.
한 구체예에서, 상기 유기 평탄화층(200)은 파장이 약 380 내지 약 780㎚(예를 들면, 380, 390, 400, 410, 420, 430, 440, 450, 460, 470, 480, 490, 500, 510, 520, 530, 540, 550, 560, 570, 580, 590, 600, 610, 620, 630, 640, 650, 660, 670, 680, 690, 700, 710, 720, 730, 740, 750, 760, 770 또는 780㎚) 인 광을 90% 이상(예를 들면, 90, 91, 92, 93, 94, 95, 96, 97, 98, 99 또는 100%)으로 투과시키며, 표면저항이 약 103 내지 약 106Ω/sq.(예를 들면, 104, 105 또는 106 Ω/sq.)이고, 연필 경도가 약 3H 내지 약 5H(예를 들면, 3, 3.1, 3.2, 3.3, 3.4, 3.5, 3.6, 3.7, 3.8, 3.9, 4, 4.1, 4.2, 4.3, 4.4, 4.5, 4.6, 4.7, 4.8, 4.9, 또는 5H)일 수 있다.
상기 유기 평탄화층(200)이 상기 범위의 파장영역의 광을 투과하여 실리콘층(100)에서 높은 효율로 광에너지를 흡수할 수 있다.
상기 유기 평탄화층(200)이 상기 범위의 비저항을 가지기 때문에 높은 전기적 특성을 유지할 수 있으며, 상기 범위의 연필 경도를 나타내어 실리콘층(100) 상부에 견고하게 부착되어 후막 부착 공정에서 변형되지 않아서 본 발명의 효과를 나타낼 수 있다.
상기 리콤비네이션층(300)은 상기 유기 평탄화층(200) 상부에 구비된다.
상기 리콤비네이션층(300)은 탠덤 태양전지의 상부셀과 하부셀을 결합시키는 터널 재결합 접합을 가능하게 하는 전기 광학적 결합구조물이다. 구체적으로 상기 리콤비네이션층(300)은 ITO 또는 IGZO일 수 있다.
상기 리콤비네이션층(300) 약 10nm 내지 약 100 nm(예를 들면, 10, 20, 30, 40, 50, 60, 70, 80, 90 또는 100㎛)일 수 있다.
상기 리콤비네이션층(300) 상기 범위 내로 형성되는 경우 상기 실리콘층(100)의 파티클(210)에 영향을 받으며, 파티클(210)이 리콤비네이션층(300)이 유입되는 경우 전기적 특성이 저하될 수 있기 때문에 상기 범위의 리콤비네이션층(300)은 보호막이 필요하다. 상기 범위의 리콤비네이션층(300)에 유기 평탄화층(200)이 함께 구비되어 파티클(210)의 영향을 배제할 수 있다.
상기 정공수송층(HTL; 400)은 상기 리콤비네이션층(300) 상부에 구비된다. 상기 정공수송층(400)은 정공을 전달할 수 있다. 상기 정공수송층(400)이 상기 페로브스카이트층(500) 상부에 구비되는 것도 가능하다.
상기 정공수송층(400)은 페로브스카이트 태양전지의 통상적인 구조에 따라 배치될 수 있다.
상기 정공수송층(400)은 spiro-OMeTAD 등의 유기물 또는 고분자 물질로 형성될 수 있다. 구체적으로 상기 정공수송층(400)은 무기 또는 유기 정공전달물질을 포함할 수 있으며, 정공전달물질은 NiOx, CuSCN, CuCrO2 및 CuI 중에서 선택된 1종 이상을 포함할 수 있다.
상기 정공수송층(400)의 두께는 약 10nm 내지 약 100 nm(예를 들면, 10, 20, 30, 40, 50, 60, 70, 80, 90 또는 100㎛)일 수 있다.
상기 정공수송층(400)의 두께가 상기 범위 내인 경우 상기 리콤비네이션층(300)과 동일하게 파티클(210)의 유입되면, 전기적 특성이 변화되고 물리적으로 변화되어 훼손되기 때문에 태양전지의 수율뿐만 아니라 광전환 효율이 감소될 수 있기 때문에 상기 두께 범위에서 정공수송층(400) 역시 보호막이 필요하다. 이 때, 상기 유기 평탄화층(200)이 구비되어 정공수송층(400)에서 파티클(210)의 영향을 배제할 수 있다.
상기 페로브스카이트층(500)은 상기 정공수송층(400) 상부에 구비된다.
상기 페로브스카이트층(500)은 상기 페로프스카이트층은 페로브스카이트 화합물이 코팅되어 형성될 수 있으며, 단파장의 광을 흡수하는 광흡수층일 수 있다.
상기 페로브스카이트층(500)은 동일한 페로브스카이트 물질로 구성된 단층이거나, 또는 다른 페로브스카이트 물질로 구성된 층이 다수 적층된 다층 구조일 수도 있으며, 1종의 페로브스카이트 물질로 이루어진 광흡수층 내부에 기둥형상, 판형상, 침상, 와이어 형상, 막대 형성 등의 필라 형상을 가지는 상기 1종의 페로브스카이트 물질과 다른 이종의 페로브스카이트 물질을 포함하는 것도 가능하다.
상기 전자수송층(600)은 상기 페로브스카이트층(500) 상부에 구비된다. 상기 전자수송층(600)이 상기 페로브스카이트층(500) 하부에 구비되는 것도 가능하다.
상기 전자수송층(600)은 페로브스카이트층(500)에서 생성된 전자를 상부에 구비된 전극으로 용이하게 전달되도록 할 수 있다.
상기 전자수송층(600)은 금속 산화물을 포함할 수 있으며, 예를 들면, Ti, Zn, In, Sn, W, Nb, Mo, Mg, Zr, Sr, Yr, La, V, Al, Y, Sc, Sm, Ga, SrTi의 산화물 및 이들의 혼합물 등이 사용될 수 있다. 구체적으로 컴팩트한 구조의 TiO2를 포함하는 것이 바람직하며, SnO2, WO3 및 TiSrO3 등을 포함할 수 있다.
본 발명에 따른 페로브스카이트 탠덤 태양전지는 리콤비네이션층(300)이 구비되는 2-단자 탠덤 태양전지에 있어서, 리콤비네이션층(300) 및 정공수송층(400)이 실리콘층(100)의 파티클(210)에 영향을 받지않도록 유기 평탄화층(200)을 보호막으로 구비하여, 태양전지 제조 수율을 향상시킬 수 있을 뿐만 아니라 각 층의 물리적 변화에 따른 훼손이 방지되어 태양전지의 내구성을 향상시키고, 광 변환 효율 또한 향상시킬 수 있다.
본 발명의 또 다른 관점은 투명 전도성 유기 평탄화층(200)을 구비하는 페로브스카이트 탠덤 태양전지에 관한 것이다.
도 4는 본 발명의 다른 구체예에 따른 페로브스카이트 탠덤 태양전지의 모식도이다.
도 4를 참조하면, 상기 페로브스카이트 탠덤 태양전지는 실리콘층(100), 전도성 유기 평탄화층(700), 정공수송층(400), 페로브스카이트층(500) 및 전자수송층(600)을 포함한다.
상기 실리콘층(100) 상부에 전도성 유기 평탄화층(200)이 배치되고, 상기 전도성 유기 평탄화층(700) 상부에 정공수송층(400)이 형성되며, 상기 정공수송층(400) 상부에 페로브스카이트층(500)이 형성되고, 상기 페로브스카이트층(500) 상부에 전자수송층(600)이 형성된다.
상기 실리콘층(100), 정공수송층(400), 페로브스카이트층(500) 및 전자수송층(600)의 구성은 상술한 페로브스카이트 탠덤 태양전지와 동일한 부재이므로 반복되는 설명은 생략하기로 한다.
상기 전도성 유기 평탄화층(700)은 상기 실리콘층(100)의 파티클(710)을 구속하여 정공수송층(400)의 오염이 방지한다.
상기 전도성 유기 평탄화층(200)은 ITO 입자, 알루미늄이 도핑된 ZnO입자, CNT 및 그래핀 중 1 종 이상을 포함할 수 있다.
상기 종류의 전도성 입자를 포함하여 전도성 유기 평탄화층(700)의 전기적 특성을 향상시킬 수 있다.
상기 전도성 유기 평탄화층(700)은 파장이 약 380 내지 약 780 ㎚(예를 들면, 380, 390, 400, 410, 420, 430, 440, 450, 460, 470, 480, 490, 500, 510, 520, 530, 540, 550, 560, 570, 580, 590, 600, 610, 620, 630, 640, 650, 660, 670, 680, 690, 700, 710, 720, 730, 740, 750, 760, 770 또는 780㎚)인 광을 약 80% 이상(예들 들면, 80, 81, 82, 83, 84, 85, 86, 87, 88, 89, 90, 91, 92, 93, 94, 95, 96, 97, 98, 99 또는 100%)으로 투과시키며, 비저항이 약 10-3 내지 약 10-5Ω·cm(예를 들면, 10-3 , 10-4 또는 10-5 Ω·cm )이고, 연필 경도가 약 2H 내지 약 3H(예를 들면, 2, 2.1, 2.2, 2.3, 2.4, 2.5, 2.6, 2.7, 2.8, 2.9 또는 3H) 일 수 있다.
상기 페로브스카이트 탠덤 태양전지는 상기 범위의 광을 투과하기 때문에 상기 실리콘층(100)에서 높은 효율로 광에너지를 흡수할 수 있으며, 높은 전기적 특성을 유지할 수 있다. 또한 상기 범위의 연필 경도를 나타내어 실리콘층(100) 상부에 견고하게 부착되어 후막 성형 공정에서 변형되지 않는다.
한 구체예에서, 상기 전도성 유기 평탄화층(700)은 두께가 약 10㎛ 이상(예를 들면, 10, 20, 30, 40, 50, 60, 70, 80, 90 또는 100㎛)으로 형성될 수 있으며, 두께 편차가 약 10% 이내(예를 들면, 1, 2, 3, 4, 5, 6, 7, 8, 9, 또는 10%)일 수 있다. 상기 범위에서 파티클(710)을 충분하게 구속할 수 있으며, 후막 형성이 용이하다.
본 발명의 다른 관점에 따른 전도성 유기 평탄화층(200)을 구비하는 페로브스카이트 탠덤 태양전지는 전도성 유기 평탄화층(700)을 구비하여 실리콘층(100)에서 유래되는 파티클(710)에 의한 리콤비네이션층(300) 및 정공수송층(400)의 물리적 변형 및 훼손을 방지할 수 있을 뿐만 아니라 전기적 특성이 향상되어 태양전지 효율이 매우 향상될 수 있다.
본 발명의 또 다른 관점은 유기 평탄화층(200)을 포함하는 페로브스카이트 탠덤 태양전지 제조방법에 관한 것이다.
도 5는 본 발명의 다른 관점에 따른 페로브스카이트 탠덤 태양전지 제조방법의 공정 순서도이다.
도 5를 참조하면, 상기 페로브스카이트 탠덤 태양전지 제조방법은 정공수송층(400), 전자수송층(600)이 구비된 페로브스카이트층(500)을 포함하는 상부셀을 제조하는 단계 및 실리콘층(100)을 포함하는 하부셀을 준비하고, 상기 실리콘층(100) 상부에 유기 평탄화층(200) 조성물을 코팅하고 상부셀을 결합시켜 상부셀과 하부셀 사이에 유기 평탄화층(200)을 개재시키는 단계를 포함한다.
우선 정공수송층(400), 전자수송층(600)이 구비된 페로브스카이트층(500)을 포함하는 상부셀을 제조한다(S100).
한 구체예에서, 상기 상부셀은 리콤비네이션층(300)을 포함할 수 있다. 상기 페로브스카이트 탠덤 태양전지가 2-단자 구조인 경우 상기 하부셀과 상부셀이 직렬로 연결되기 때문에 하부셀 상부에 터널 정션을 가지는 리콤비네이션층(300)이 구비될 수 있다.
이후에 실리콘층(100)을 포함하는 하부셀을 준비하고, 상기 실리콘층(100) 상부에 유기 평탄화층(200) 조성물을 코팅하고 상부셀을 결합하여 상부셀과 하부셀 사이에 유기 평탄화층(200)을 개재시킨다(S200).
상기 유기 평탄화층(200)은 상부셀과 하부셀 사이에 개재된 후 경화되어 일정 이상의 강도를 유지할 수 있기 때문에 태양전지의 물리적 구조를 유지할 수 있으며, 내구성이 향상되어 태양전지의 효율이 향상될 수 있다.
한 구체예에서, 상기 유기 평탄화층(200) 조성물은 아크릴계 합성수지, 에폭시계 합성수지 또는 이들의 혼합물 약 30wt% 내지 약 40wt%(예들 들면, 30, 31, 32, 33, 34, 35, 36, 37, 38, 39, 또는 40wt%), 용매 약 30wt% 내지 약 50wt%(예를 들면, 30, 31, 32, 33, 34, 35, 36, 37, 38, 39, 40, 41, 42, 43, 44, 45, 46, 47, 48, 49, 또는 50wt%), 개시제 약 5wt% 내지 약 10wt%(예를 들면, 5, 6, 7, 8, 9, 또는 10wt%), 분산제 약 1wt% 내지 약 10wt%(예를 들면, 1, 2, 3, 4, 5, 6, 7, 8, 9, 또는 10wt%), 및 첨가제 약 1wt% 내지 약 10wt%(예를 들면, 1, 2, 3, 4, 5, 6, 7, 8, 9, 또는 10wt%)를 포함할 수 있다.
구체적으로 상기 용매는 프로필렌 글리콜 모노메틸 에테르 아세테이트(PGMEA), 프로필렌 글리콜 메틸 에테르(PGME) 및 락트산에틸(ETHYL LACTATE) 중 1종 이상일 수 있다.
상기 개시제는 2,2-dimethoxy2-phenylacetophenone(DMPA), 2-isopropyl thioxanthone(2-ITX) 및 N-methyl di-ethanol amine(MDEA) 중 1 종 이상인 것이 바람직하다.
상기 종류의 조성물이 상기 범위 내로 조성되어 점도가 약 100 내지 약 1,000cp로 조절될 수 있으며, 하부셀 상부에 투명한 유기 평탄화층(200)을 균일하게 코팅하여 약 5㎛ 내지 약 100㎛이고, 두께 편차가 약 10% 이내로 형성할 수 있으며, 파티클(210)이 상부셀로 이동하지 못하도록 가둘 수 있다.
상기 범위 조성물은 경화되어 높은 약 3H 내지 약 5H의 높은 연필 경도를 나타낼 수 있고, 탄성계수를 약 0.5 내지 약 10GPa로 유지할 수 있다.
상기 유기 평탄화층(200)은 스핀 코팅(spin coating), 슬롯 다이 코팅(Slot die coating), 잉크 젯 코팅(Ink jet coating), 블레이드 코팅(blade coating), 바 코팅(bar coating), 스프레이 코팅(spray coating), 그라비아 코팅 등의 코팅 방법으로 코팅을 수행할 수 있으며, 졸-겔 방식을 포함하여 상기 조성물을 하부셀 상부에 도포하여 코팅할 수 있는 것이면 특별하게 제한되지 않는다.
본 발명의 다른 관점에 따른 페로브스카이트 탠덤 태양전지 제조방법은 유기 평탄화층(200) 조성물을 제조하고, 이를 균일한 두께로 코팅하여 유기 평탄화층(200)을 형성할 수 있다. 상기 유기 평탄화층(200)은 내부에 파티클(210)을 구속할 수 있으며 투명하여 광투과율이 높고, 전기적 특성이 우수하며, 표면 경도가 높아서 태양전지 생산 수율이 매우 향상될 수 있다.
이하, 본 발명의 이해를 돕기 위하여 바람직한 실시예를 제시하나, 하기 실시예는 본 발명을 예시하는 것일 뿐 본 발명의 범위가 하기 실시예에 한정되는 것은 아니다.
실시예 1.
플라스틱재 기판에 NiO를 포함하는 PEDOT:PSS용액을 증착하여 정공수송층을 형성하고, 정공수송층 상부에 페로브스카이트 화합물 CH3NH3PbI3를 도포하여 페로브스카이트층을 형성한 후 상기 페로브스카이트층 상부에 NiO를 포함하는 spiro-OMeTAD를 도포하여 전자수송층을 형성한 이후 기판을 제거하고 기판 하부에 100nm 두께로 ITO 를 증착하여 리콤비네이션층을 부착하였다.
실리콘 기판에 광활성층을 형성하여 전극을 부착하여 실리콘층을 제조하였다. 에폭시계 합성수지 30wt%, 프로필렌 글리콜 모노메틸 에테르 아세테이트(PGMEA) 40wt%, 2,2-dimethoxy2-phenylacetophenone 10wt%, 분산제 10wt% 및 첨가제 10wt%의 조성으로 유기 평탄화층 조성물을 제조하고 상기 실리콘층 상부에 스핀 코팅한 이후에 상기 상부셀을 부착하여 상부셀과 하부셀 사이에 유기 평탄화층이 개재되도록 하였다.
상기 유기 평탄화층에 UV 경화 형 Hg lamp를 사용하여 500 내지 3,000mJ/cm2에너지를 조사하고 경화시킨 후 100 내지 250℃에서 열처리하여 페로브스카이트 탠덤 태양전지를 제조하였다.
실시예 2.
실시예 1과 동일한 방법으로 제조하되, ITO 리콤비네이션층을 형성하지 않고, 유기 평탄화층 조성물 100 중량부에 전도성 물질로 ITO 나노입자를 1중량부를 더 첨가하여 전도성 유기 평탄화층을 형성하였다.
비교예 1~3
하부셀의 실리콘 기판은 태양전지용 실리콘 기판 PERC MAiA(비교예 1), PERC T-aSi(비교예 2), nTopCon-mAiA(비교예 3)를 준비한 이후에, 유기 평탄화층을 추가하지 않고 페로브스카이트층을 포함하는 상부셀을 결합하여 탠덤 태양전지를 제조하였다.

실시예 1의 유기 평탄화층이 태양전지에 효율에 영향을 미치는지 확인하기 위하여 유기 평탄화층 조성물을 플라스틱재 기판에 0.1mm로 도포 후 경화하여 물성을 확인하였다. 분광광도계를 이용하여 측정한 결과 유기 평탄화층은 굴절율이 1.47~1.58이고, 가시광선 파장대(380nm 내지780nm)에서 투과율이 90% 이상이며, 광 흡수율이 0.1~0.5%로 투명성을 유지하였으며, 표면저항이 103 내지 106Ω/sq.이였다. 유기 평탄화층은 투명하고 전기적 특성이 우수하여 태양전지 효율을 향상시킬 수 있는 것을 확인하였다.
기계적 물성을 확인한 결과, 비중이 1 내지 1.5이고, 표면의 연필 경도가 5H이며, 탄성계수가 0.5 내지 10GPa인 것으로 확인되어 매우 견고한 층이 형성되어 태양전지 구조적 안정성을 유지할 수 있는 것을 확인하였다.
실시예 2의 전도성 유기 평탄화층의 경우 박막 특성을 확인한 결과, 가시광선 파장대(380nm 내지780nm)에서 80% 이상으로 투과시켜 높은 투과율을 유지할 수 있으며, 비저항이 10-3 내지 10-5Ω·cm로 측정되어 전기적 특성이 향상되고, 연필 경도가 2H 내지 3H로 측정되어 견고한 구조를 유지하면서도 실리콘층에 부착될 수 있는 것을 확인하였다.
파티클 분석
도 6은 실리콘 기판의 파티클을 관찰한 SEM-EDXS 사진이다.
도 6을 참조하면, 종래 탠덤 구조의 태양전지에 사용되는 실리콘 기판의 경우 표면에 다수의 파티클이 형성되었고, 특히 좌측 사진의 비교예 1의 경우 단위 면적 상 규소 기반 파티클의 수가 전체 파티클의 97% 이상을 차지하였으며, 실리콘 기판 제조 시 증착챔버 내에서 집진 장치 또는 상하 기류 형성과 같은 별도의 파티클 제거 장치가 없는 경우 다수의 파티클이 형성되는 것을 확인하였다.
반면에 실시예 1 및 2의 경우 유기 평탄화층에 의해 파티클이 층 내부에 구속되어 리컴비네이션층이나 정공수송층에 물리적 변화나 훼손이 전혀 발생되지 않았다.
도 7은 비교예 1 및 비교예 3의 실리콘 기판의 파티클의 입자 분포를 나타낸 것이다.
도 7을 참조하면, 실리콘층에서 5㎛ 미만의 파티클이 가장 다수로 확인되었으며, 이는 폴리 규소(poly-Si) 형성공정에서 파티클이 다수 발생되는 것을 나타낸다. 따라서 파티클을 충분하게 구속하기 위해서 유기 평탄화층의 두께는 10㎛ 이상인 것이 바람직한 것을 확인하였다.
도 8은 실리콘 기판의 파티클에 형성에 따른 후막의 물리적 변화를 나타낸 모식도이다.
도 8을 참조하면, 실시예에 반해 비교예들은 환경성 파티클에 의한 후막의 핀홀 및 크랙 불량이 발생되어 인장강도가 감소되었으며(도 8(a)), 증착 챔버 내부 실드나 벽면에 오염되어 있는 챔버 내부 불순물 혹은 설비 파트의 불순물로 인하여 적층막의 불량이 발생되는 것을 확인하였고(도 8(b)), 적층막 내의 파티클로 인하여 압축응력(compressive stress)이 유발되고 작은 돌출부(hillock)나 박리 (delamination)가 발생될 수 있는 것을 확인하였다(도 8(c)). 이러한 불량들에 의하여 적층막의 크랙 또는 핀홀이 대기 중의 수분의 침투경로가 되어 패널의 장기 신뢰성을 저하시키며, 핀홀에 의한 상·하부 전극의 콘텍트로 인한 유출 전류가 생성되어 션트(Shunt) 저항 감소, 시리즈(Series) 저항 증가를 유발시키는 것을 확인하였다.
따라서 본 발명에 따른 페로브스카이트 탠덤 태양전지는 상부셀과 하부셀 사이에 유기 평탄화층의 재질, 두께를 조절하여 보호막을 배치하는 경우 유기 평탄화층은 파티클을 효과적으로 구속하여 실리콘층 상부에 배치되는 후막의 물리적 변화나 훼손을 방지할 수 있기 때문에 태양전지의 내구성을 향상시키고, 광 변환 효율을 향상시킬 수 있으며, 탠덤 태양전지 제조 수율 또한 현저하게 향상시킬 수 있다.
이제까지 본 발명에 대하여 실시예들을 중심으로 살펴보았다. 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자는 본 발명이 본 발명의 본질적인 특성에서 벗어나지 않는 범위에서 변형된 형태로 구현될 수 있음을 이해할 수 있을 것이다. 그러므로 개시된 실시예들은 한정적인 관점이 아니라 설명적인 관점에서 고려되어야 한다. 본 발명의 범위는 전술한 설명이 아니라 특허청구범위에 나타나 있으며, 그와 동등한 범위 내에 있는 모든 차이점은 본 발명에 포함된 것으로 해석되어야 할 것이다.
Claims (15)
- 페로브스카이트층을 포함하는 상부셀; 및실리콘층을 포함하는 하부셀;을 포함하고,상기 상부셀과 하부셀 사이에 유기 평탄화층이 개재되고,상기 유기 평탄화층은 내부에 파티클을 구속하는 것인,페로브스카이트 탠덤 태양전지.
- 제1항에 있어서, 상기 유기 평탄화층은 수분 저항성이 있으며, 상기 하부셀 및 상부셀의 에지영역 전체를 감싸는 것인, 페로브스카이트 탠덤 태양전지.
- 제1항 또는 제2항에 있어서, 상기 페로브스카이트 탠덤 태양전지는 2-단자(2-Terminal) 또는 4-단자(4-Terminal) 구조인 것인, 페로브스카이트 탠덤 태양전지.
- 실리콘층;상기 실리콘층 상부에 구비되는 유기 평탄화층;상기 유기 평탄화층 상부에 구비되는 리콤비네이션층;상기 리콤비네이션층 상부에 구비되는 정공수송층;상기 정공수송층 상부에 구비되는 페로브스카이트층; 및상기 페로브스카이트층 상부에 구비되는 전자수송층;을 포함하고,상기 유기 평탄화층은 상기 실리콘층의 파티클을 구속하여 리콤비네이션층 및 정공수송층의 오염을 방지하는 것인,페로브스카이트 탠덤 태양전지.
- 제4항 또는 제5항에 있어서, 상기 유기 평탄화층은 아크릴계 수지, 에폭시계 수지 및 이들의 혼합물이며, 무기입자를 더 포함하는 것인, 페로브스카이트 탠덤 태양전지.
- 제4항 내지 제5항 중 어느 한 항에 있어서, 상기 무기입자는 실리카계, 실록산계 및 이들의 혼합물인 것인, 페로브스카이트 탠덤 태양전지.
- 제4항 내지 제6항 중 어느 한 항에 있어서, 상기 파티클은 단일 규소(Si) 입자 또는 규소 산화물(SiOx) 입자인 것인, 페로브스카이트 탠덤 태양전지.
- 제4항 내지 제6항 중 어느 한 항에 있어서, 상기 유기 평탄화층의 두께는 10㎛ 이상인 것인, 페로브스카이트 탠덤 태양전지.
- 제4항 내지 제7항 중 어느 한 항에 있어서, 상기 유기 평탄화층은 파장이 약 380 내지 약 780㎚인 광을 약 90% 이상으로 투과시키며, 표면저항이 약 103 내지 약 106 Ω/sq.이고, 연필 경도가 약 3H 내지 약 5H인 것인, 페로브스카이트 탠덤 태양전지.
- 제4항 내지 제8항 중 어느 한 항에 있어서, 상기 리콤비네이션층 및 정공수송층의 두께는 약 10nm 내지 약 100 nm인 것인, 페로브스카이트 탠덤 태양전지.
- 실리콘층;상기 실리콘층 상부에 구비되는 전도성 유기 평탄화층;상기 전도성 유기 평탄화층 상부에 구비되는 정공수송층;상기 정공수송층 상부에 구비되는 페로브스카이트층; 및상기 페로브스카이트층 상부에 구비되는 전자수송층;을 포함하고,상기 전도성 유기 평탄화층은 상기 실리콘층의 파티클을 구속하여 정공수송층의 오염을 방지하는 것인,페로브스카이트 탠덤 태양전지.
- 제11항에 있어서, 상기 전도성 유기 평탄화층은 ITO 입자, 알루미늄이 도핑된 ZnO입자, CNT 및 그래핀 중 1 종 이상을 포함하는 것인, 페로브스카이트 탠덤 태양전지.
- 제11항 또는 제12항에 있어서, 상기 전도성 유기 평탄화층은 파장이 약 380 내지 약 780㎚ 인 광을 약 80% 이상으로 투과시키며, 비저항이 약 10-3 내지 10-5Ω·cm이고, 연필 경도가 약 2H 내지 약 3H인 것인, 페로브스카이트 탠덤 태양전지.
- 정공수송층, 전자수송층이 구비된 페로브스카이트층을 포함하는 상부셀을 제조하는 단계; 및실리콘층을 포함하는 하부셀을 준비하고, 상기 실리콘층 상부에 유기 평탄화층 조성물을 코팅하고 상부셀을 결합하여 상부셀과 하부셀 사이에 유기 평탄화층을 개재시키는 단계;를 포함하고,상기 유기 평탄화층은 내부에 파티클을 구속하는 것인,페로브스카이트 탠덤 태양전지 제조방법.
- 제14항에 있어서, 상기 유기 평탄화층 조성물은아크릴계 합성수지, 에폭시계 합성수지 또는 이들의 혼합물 약 30wt% 내지 약 40wt%;용매 약 30wt% 내지 약 50wt%;개시제 약 5wt% 내지 약 10wt%;분산제 약 1wt% 내지 약 10wt%; 및첨가제 약 1wt% 내지 약 10wt%;를 포함하는 것인, 페로브스카이트 탠덤 태양전지 제조방법.
