Description

硬化性樹脂組成物、硬化性フィルム、及び積層フィルム
 本開示は、硬化性樹脂組成物、硬化性フィルム、及び積層フィルムに関する。
 近年、プリント配線板における伝送信号の高速化に伴い、信号の高周波化が進んでいる。これに伴い、プリント配線板には、高周波領域での低誘電特性(低誘電率、低誘電正接)の要求が高まっている。また、プリント配線板の回路を被覆する保護層(カバーレイ)、多層プリント配線板における層間接着剤等にも、基材等との接着性を有することに加えて、低誘電特性を有することが求められている。低誘電特性を有する硬化物が得られる樹脂組成物として、例えば、特許文献1にはスチレン系エラストマーを含む接着剤組成物が提案されている。

 上記のエラストマーを用いた接着剤組成物は、誘電特性に優れる硬化物を得易い傾向があるが、層間接着剤等として用いる際に、プリント配線板の回路を硬化物内に充分に埋め込むことが求められる場合がある。
 本開示は上記事情に鑑みてなされたものであり、埋込性に優れる硬化性樹脂組成物、硬化性フィルム、及び積層フィルムを提供することを目的とする。
 上記課題を解決するために、本開示は、以下の硬化性樹脂組成物、硬化性フィルム、及び積層フィルムを提供する。
[1](A)ゴム成分と、(B)エポキシ基を有する化合物と、(C)硬化剤と、(D)硬化促進剤と、(E)フィラーと、を含有し、上記(A)ゴム成分が、無水マレイン酸の変性率が1.8~10.0質量%である変性スチレン系エラストマーを含む、硬化性樹脂組成物。
[2]多層プリント配線板の層間接着剤として用いられる、上記[1]に記載の硬化性樹脂組成物。
[3]上記変性スチレン系エラストマーの重量平均分子量が、20000~120000である、上記[1]又は[2]に記載の硬化性樹脂組成物。

 本開示によれば、埋込性に優れる硬化性樹脂組成物、硬化性フィルム、及び積層フィルムを提供することができる。
 以下、本開示のいくつかの実施形態について詳細に説明する。ただし、本開示は以下の実施形態に限定されるものではない。
 本明細書において、「~」を用いて示された数値範囲は、「~」の前後に記載される数値をそれぞれ最小値及び最大値として含む範囲を示す。本明細書中に段階的に記載されている数値範囲において、ある段階の数値範囲の上限値又は下限値は、他の段階の数値範囲の上限値又は下限値に置き換えてもよい。また、本明細書中に記載されている数値範囲において、その数値範囲の上限値又は下限値は、実施例に示されている値に置き換えてもよい。本明細書において組成物中の各成分の量について言及する場合、組成物中に各成分に該当する物質が複数存在する場合には、特に断らない限り、組成物中に存在する当該複数の物質の合計量を意味する。「A又はB」とは、A及びBのどちらか一方を含んでいればよく、両方とも含んでいてもよい。「固形分」とは、樹脂組成物において、揮発する物質(水、溶剤等)を除いた不揮発分を指す。すなわち、「固形分」とは、後述する樹脂組成物の乾燥において揮発せずに残る溶剤以外の成分を指し、室温(25℃)で液状、水飴状又はワックス状の成分も含む。本明細書において、例えば、「(メタ)アクリル酸」とは、「アクリル酸」及びそれに対応する「メタクリル酸」を意味し、他の類似語についても同様である。
[硬化性樹脂組成物]
 本実施形態に係る硬化性樹脂組成物は、(A)ゴム成分と、(B)エポキシ基を有する化合物と、(C)硬化剤と、(D)硬化促進剤と、(E)フィラーとを含有し、上記(A)ゴム成分が、無水マレイン酸の変性率が1.8~10.0質量%である変性スチレン系エラストマーを含む。
 本実施形態に係る硬化性樹脂組成物は、プリント配線板における電気回路を被覆する保護層(カバーレイ)形成用、多層プリント配線板における層間接着剤等として用いることができる。本実施形態に係る硬化性樹脂組成物によれば、被着体、例えば、プリント配線板の金属部分、基材等のプリント配線板を構成する材料との接着性を有しつつ、ゴム成分として、無水マレイン酸の変性率が1.8~10.0質量%の変性スチレン系エラストマーを用いることで、層間接着剤として用いた場合に、プリント配線板の回路を充分に埋込むことができる。以下、硬化性樹脂組成物中に含まれ得る各成分について説明する。
<(A)ゴム成分>
 (A)ゴム成分は、無水マレイン酸の変性率が1.8~10.0質量%の変性スチレン系エラストマー(以下、「変性スチレン系エラストマー(A1)」という。)を含むことで、他の成分(特に(B)エポキシ基を有する化合物)との相溶性を高め、硬化性樹脂組成物の埋込性を向上することができる。変性スチレン系エラストマー(A1)は、無水マレイン酸に由来する酸無水物基を有することで、硬化物の強度、耐熱性及び接着性が向上し易い傾向がある。
 変性スチレン系エラストマー(A1)は、スチレン系エラストマーに対して、無水マレイン酸を反応させることで作製することができ、無水マレイン酸に基づく酸無水物基を側鎖に有している。スチレン系エラストマーは、スチレン系化合物に由来する構造単位と、共役ジエン化合物に由来する構造単位とを有する共重合体であってよい。
 スチレン系化合物としては、例えば、スチレン、α-メチルスチレン、p-メチルスチレン、及びp-tert-ブチルスチレンが挙げられる。これらの中でも、入手性及び生産性の観点から、スチレン、α-メチルスチレン、及び4-メチルスチレンが好ましく、スチレンがより好ましい。
 共役ジエン化合物としては、例えば、1,3-ブタジエン、2-メチル-1,3-ブタジエン(イソプレン)、1,3-ペンタジエン(ピペリレン)、1-フェニル-1,3-ブタジエン、2,3-ジメチル-1,3-ブタジエン、2-メチル-1,3-ペンタジエン、3,4-ジメチル-1,3-ヘキサジエン、及び4,5-ジエチル-1,3-オクタジエンが挙げられる。これらの中でも、入手性及び生産性の観点から、1,3-ブタジエン及びイソプレンが好ましい。
 スチレン系エラストマーは、共役ジエン化合物に由来する構造単位の少なくとも一部が水添された水添スチレン系エラストマーであってもよい。水添スチレン系エラストマーとしては、例えば、スチレン-ブタジエン-スチレンブロック共重合体の水素添加物(スチレンエチレンブチレンスチレンエラストマー、SEBS)及びスチレン-イソプレン-スチレンブロック共重合体の水素添加物が挙げられる。SEBSの市販品としては、例えば、旭化成株式会社製のタフテック(登録商標)Hシリーズ、株式会社クラレ製のセプトン(登録商標)シリーズ、クレイトンポリマージャパン株式会社製のクレイトン(登録商標)Gポリマーシリーズ等が挙げられる。
 変性スチレン系エラストマー(A1)における無水マレイン酸の変性率は、他の成分との相溶性をより高める観点から、1.8質量%以上、1.9質量%以上、又は2.0質量%以上であってもよい。無水マレイン酸の変性率は、誘電特性を向上する観点から、9.0質量%以下、8.0質量%以下、7.0質量%以下、又は6.0質量%以下であってもよい。上記変性率は、1.8~9.0質量%、1.8~8.0質量%、1.9~7.0質量%、又は2.0~6.0質量%であってもよい。変性率は、変性スチレン系エラストマーの酸価を用いて算出することができる。
 変性スチレン系エラストマー(A1)の酸価は、相溶性をより高める観点から、20~120mgKOH/g、25~100mgKOH/g、30~90mgKOH/g、又は35~80mgKOH/gであってもよい。
 変性スチレン系エラストマー(A1)の重量平均分子量(Mw)は、塗膜性、回路埋込性の観点から、20000~120000、30000~110000、40000~100000、又は50000~80000であってもよい。Mwは、ゲルパーミエーションクロマトグラフィー(GPC)によって求められる標準ポリスチレン換算値を意味する。
 変性スチレン系エラストマー(A1)の含有量は、(A)ゴム成分、(B)エポキシ基を有する化合物及び(C)硬化剤の総量を基準として、10~95質量%であることが好ましく、15~90質量%であることがより好ましく、20~85質量%であることが更に好ましい。(A1)の含有量が10質量%以上であると、埋込性により優れる傾向がある。(A1)の含有量が95質量%以下であると、得られる硬化物が接着性、接続信頼性、及び絶縁信頼性の点で特に優れた特性を有する傾向がある。なお、硬化物における(A1)の含有量は、硬化物の質量を基準として上記範囲内にあってもよい。
 (A)ゴム成分は、無水マレイン酸の変性率が1.8質量%未満の変性スチレン系エラストマー(以下、「変性スチレン系エラストマー(A2)」という。)を更に含んでもよい。変性スチレン系エラストマー(A2)の市販品の例としては、クレイトンポリマージャパン株式会社の「FG1901」、「FG1924」、旭化成株式会社の「タフテックM1911」、「タフテックM1913」、「タフテックM1943」がある。
 (A)ゴム成分は、無水マレイン酸で変性されていない未変性のゴム成分を更に含んでもよい。未変性のゴム成分としては、例えば、アクリルゴム、イソプレンゴム、ブチルゴム、スチレンブタジエンゴム、ブタジエンゴム、スチレンブチレンスチレンゴム、スチレンエチレンプロピレンスチレンゴム、スチレンエチレンブチレンスチレンゴム、アクリロニトリルブタジエンゴム、シリコーンゴム、ウレタンゴム、クロロプレンゴム、エチレンプロピレンゴム、フッ素ゴム、硫化ゴム、エピクロルヒドリンゴム、及び塩素化ブチルゴムが挙げられる。
 アクリルゴムの市販品としては、例えば、日本ゼオン株式会社「Nipol ARシリーズ」、株式会社クラレ「クラリティシリーズ」等が挙げられる。イソプレンゴムの市販品としては、例えば、日本ゼオン株式会社「Nipol IRシリーズ」等が挙げられる。ブタジエンゴムの市販品としては、例えば、日本ゼオン株式会社「Nipol BRシリーズ」等が挙げられる。アクリロニトリルブタジエンゴムの市販品としては、例えば、株式会社ENEOSマテリアル「NBRシリーズ」等が挙げられる。シリコーンゴムの市販品としては、例えば、信越シリコーン株式会社「KMPシリーズ」等が挙げられる。エチレンプロピレンゴムの市販品としては、例えば、株式会社ENEOSマテリアル「EPシリーズ」等が挙げられる。フッ素ゴムの市販品としては、例えば、ダイキン株式会社「ダイエルシリーズ」等が挙げられる。エピクロルヒドリンゴムの市販品としては、例えば、日本ゼオン株式会社「Hydrinシリーズ」等が挙げられる。
 硬化性樹脂組成物において、(A)ゴム成分の含有量は、(A)ゴム成分、(B)エポキシ基を有する化合物及び(C)硬化剤の総量を基準として、50~95質量%、65~90質量%、又は60~85質量%であってもよい。(A)ゴム成分の含有量が50質量%以上であると、より他の成分と相溶し易くなる傾向があり、また、得られる硬化物の誘電特性が優れる傾向がある。(A)ゴム成分の含有量が95質量%以下であると、得られる硬化物が接着性、接続信頼性、絶縁信頼性、及び耐熱性の点で特に優れた特性を有する傾向がある。硬化物における(A)ゴム成分の含有量が、硬化物の質量を基準として、上記範囲内にあってもよい。
<(B)エポキシ基を有する化合物>
 (B)エポキシ基を有する化合物は、分子内にエポキシ基を有していれば特に制限されず、例えば一般的なエポキシ樹脂であることができる。エポキシ樹脂としては、単官能、2官能又は多官能(3官能以上)のいずれでもよく、特に制限はないが、硬化性をより得る観点から、2官能又は多官能のエポキシ樹脂を用いてもよい。
 エポキシ樹脂としては、例えば、ビスフェノールA型、ビスフェノールF型、フェノールノボラック型、ナフタレン型、ジシクロペンタジエン型、クレゾールノボラック型等のエポキシ樹脂が挙げられる。低タック性、誘電特性、及び耐熱性の観点から、(B)エポキシ基を有する化合物として、ナフタレン型又はジシクロペンタジエン型のエポキシ樹脂を選択してもよく、ジシクロペンタジエン型のエポキシ樹脂を選択してもよい。これらのエポキシ樹脂は、1種を単独で又は2種以上を組み合わせて用いることができる。
 無水マレイン酸基又はカルボキシ基を有するゴムと、エポキシ基を有する化合物(エポキシ樹脂)との組み合わせにより、硬化物の耐熱性、低透湿度、接着性の点で、特に優れた効果が得られる傾向がある。硬化物の耐熱性が向上すると、例えば、窒素リフローのような加熱工程における硬化物の劣化を抑制することができる。
 (B)エポキシ基を有する化合物の重量平均分子量(Mw)は、例えば、200~2000であってよいが、樹脂組成物の流動性、硬化物の誘電特性の観点から、200~1000であることが好ましく、250~800であることがより好ましく、300~550であることが更に好ましく、350~450であることが特に好ましい。
 (B)エポキシ基を有する化合物の数平均分子量(Mn)は、例えば、100~1000であってよいが、樹脂組成物の流動性、硬化物の誘電特性の観点から、150~500であることが好ましく、200~400であることがより好ましく、250~350であることが更に好ましく、250~300であることが特に好ましい。
 上述したMw及びMnは、ゲルパーミエーションクロマトグラフィー(GPC)によって求められる標準ポリスチレン換算値を意味する。
 (B)エポキシ基を有する化合物のエポキシ当量は、例えば、200~330g/eqであってよいが、樹脂組成物の流動性、硬化物の誘電特性の観点から、220~310g/eq、220~290g/eq、220~270g/eq、又は230~260g/eqであってよい。
 硬化性樹脂組成物は、本開示の効果を著しく損なわない範囲で、(B)エポキシ基を有する化合物以外の他の重合性官能基を有する成分を含んでいてもよい。他の重合性官能基を有する成分の含有量は、硬化物の誘電正接をより低減する観点から、(B)エポキシ基を有する化合物100質量部に対して10質量部未満であることが好ましい。
<(C)硬化剤>
 硬化剤は、それ自体が硬化反応に関与する化合物である。硬化剤としては、例えば、エステル系硬化剤及びフェノール系硬化剤が挙げられる。エステル系硬化剤は、硬化物の耐熱性を向上しつつ、硬化物の誘電正接を低減することができる。
 エステル系硬化剤としては特に制限されないが、耐熱性の向上効果及び誘電正接の低減効果をより得る観点から、フェノールエステル類、ジシクロペンタジエン構造を含有するエステル類、ナフタレン構造を含有するエステル類、チオフェノールエステル類、N-ヒドロキシアミンエステル類、複素環ヒドロキシ化合物のエステル類等の反応活性の高いエステル基を1分子中に1個又は2個以上有する化合物が好ましく用いられる。エステル系硬化剤としては、ナフタレン構造を含有する化合物を用いてもよい。エステル系硬化剤としては、例えば、「EPICLON HPC8000-65T」、「EPICLON HPC8000-L-65MT」、「EPICLON HPC8150-60T」、「EPICLON HPC8150-62T」、「EPICLON HPC8150-65T」(いずれもDIC株式会社製の商品名)等が挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 フェノール系硬化剤としては特に制限されないが、アルキルフェノール樹脂、フェノールノボラック樹脂、末端にフェノール性水酸基を有する樹脂等が挙げられる。硬化性樹脂組成物の硬化物の耐熱性の向上効果をより得る観点から、フェノール系硬化剤は、例えば、アルキルフェノール樹脂、フェノールノボラック樹脂等であってよく、アルキルフェノール樹脂であってよい。硬化性樹脂組成物の硬化物の耐熱性の向上効果、硬化物の接着性の向上効果をより得る観点から、フェノール系硬化剤は、例えば、末端にフェノール性水酸基を有する樹脂等であってよい。フェノール系硬化剤は、例えば、「PR1501」(株式会社レゾナック製の商品名)、「FTC509」(群栄化学工業株式会社製の商品名)として入手可能である。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 硬化性樹脂組成物において、(B)エポキシ基を有する化合物及び(C)硬化剤の合計の含有量は、(A)ゴム成分、(B)エポキシ基を有する化合物及び(C)硬化剤の総量を基準として、5~50質量%、10~45質量%、又は15~40質量%であってもよい。(B)エポキシ基を有する化合物及び(C)硬化剤の合計の含有量が5質量%以上であると、より十分な硬化が得られ易いと共に、硬化物が接着性、絶縁信頼性、及び耐熱性の点で特に優れた特性を有する傾向がある。(B)エポキシ基を有する化合物及び(C)硬化剤の合計の含有量が50質量%以下であると、より十分な伸縮性が得られ易く、かつゴム成分とよく混ざり合う傾向がある。
<(D)硬化促進剤>
 (D)硬化促進剤は、硬化反応の触媒として機能する化合物である。(D)硬化促進剤は、三級アミン、イミダゾール、有機酸金属塩、リン系化合物、ルイス酸、アミン錯塩、及びホスフィンから選ばれるものであってもよい。これらの中でも、硬化性樹脂組成物のワニスの保存安定性、硬化性、硬化物の誘電特性の観点から、イミダゾールを使用してもよい。(A)ゴム成分が無水マレイン酸で部分的に変性されたゴムを含む場合、これと相溶するイミダゾールを選択してもよい。イミダゾールは、1-ベンジル-2-メチルイミダゾールであってもよい。
 硬化性樹脂組成物において、(D)硬化促進剤の含有量は、(A)ゴム成分、(B)エポキシ基を有する化合物及び(C)硬化剤の合計量100質量部に対して、0.1~10質量部であってもよい。(D)硬化促進剤の含有量が0.1質量部以上であると、より十分な硬化が得られ易い傾向がある。(D)硬化促進剤の含有量が10質量部以下であると、硬化性樹脂組成物のワニス、フィルム等の保存安定性、硬化物の耐熱性、誘電特性が向上する傾向がある。以上の観点から、(D)硬化促進剤の含有量は0.1~7質量部、0.2~5質量部、又は0.3~3質量部であってもよい。
<(E)フィラー>
 硬化性樹脂組成物が(E)フィラーを含有する場合、硬化物の線膨張係数(CTE)を低減することができる傾向がある。
 (E)フィラーとしては、(メタ)アクリロイル基、ビニル基、エポキシ基、及びフェニルアミノ基からなる群より選ばれる少なくとも1種の基を有するフィラーであってよい。これらの基を有することで、フィラー界面での樹脂成分との相溶性、フィラーの分散性、硬化性樹脂組成物の保存安定性、硬化物の線膨張係数、硬化物の接着性の点で、特に優れた特性を有する傾向がある。そのため、硬化性樹脂組成物を、多層プリント配線板の層間接着剤としてより好適に用いることができる。
 (E)フィラーとしては、線膨張係数、接着性の観点から、(メタ)アクリロイル基、ビニル基、エポキシ基、及びフェニルアミノ基からなる群より選ばれる少なくとも1種の基を有するフィラーを含むことが好ましく、ビニル基、エポキシ基、及びフェニルアミノ基からなる群より選ばれる少なくとも1種の基を有するフィラーを含むことがより好ましく、エポキシ基を有するフィラーを含むことが更に好ましい。
 (E)フィラーとしては、線膨張係数、及び、低極性の樹脂基材に対する接着性の観点からは、ビニル基又はエポキシ基を有するフィラーが更に好ましく、同じ観点から、エポキシ基を有するフィラーが特に好ましい。低極性の樹脂基材としては、例えば、液晶ポリマーを挙げることができる。
 (E)フィラーは、表面処理が施されたフィラーであってよい。表面処理フィラーは、フィラーの表面を有機シラン化合物等の表面処理剤で処理することで得ることができる。フィラーの表面を処理することで、フィラー界面での樹脂成分との相溶性、フィラーの分散性、硬化性樹脂組成物の保存安定性、硬化物の線膨張係数、硬化物の接着性の点で、特に優れた特性を有する傾向がある。そのため、(E)フィラーとして表面処理が施されたフィラーを用いることで、硬化性樹脂組成物を、多層プリント配線板の層間接着剤としてより好適に用いることができる。表面処理としては、表面修飾であってよい。
 表面処理フィラーとしては、線膨張係数、接着性の観点から、(メタ)アクリロイル基、ビニル基、エポキシ基、及びフェニルアミノ基からなる群より選ばれる少なくとも1種の基を有するフィラーを含むことが好ましく、ビニル基、エポキシ基、及びフェニルアミノ基からなる群より選ばれる少なくとも1種の基を有するフィラーを含むことがより好ましく、エポキシ基を有するフィラーが更に好ましい。
 表面処理フィラーとしては、線膨張係数、及び、低極性の樹脂基材に対する接着性の観点からは、ビニル基又はエポキシ基を有するフィラーが更に好ましく、同じ観点から、エポキシ基を有するフィラーが特に好ましい。低極性の樹脂基材としては、例えば、液晶ポリマーを挙げることができる。
 上述した表面処理フィラーを用いた場合、硬化性樹脂組成物の硬化物は、プリント配線板を構成する材料等との接着性がより向上する傾向にあり、特に、低粗化又は無粗化の表面を有する基材との接着性がより向上する傾向にある。上述した表面処理フィラーを含有する硬化性樹脂組成物の硬化物は、低極性の樹脂基材、例えば、無粗化の液晶ポリマーフィルムに対して良好な接着性を得ることができる傾向にある。
 硬化性樹脂組成物の流動性と硬化物の線膨張係数の低減とを両立する観点から、(E)フィラーの含有量は、硬化性樹脂組成物の固形分全量を基準として30~75質量%、30~70質量%、40~70質量%、又は50~65質量%であってもよい。(E)フィラーの含有量が上記範囲内であると、硬化性樹脂組成物の流動性と硬化物の線膨張係数低減とを両立することができる。
 (E)フィラーの平均粒径は、硬化物の誘電特性、接着性、及びフィルム外観に優れる観点から、0.01μm以上、0.1μm以上、又は0.2μm以上であってもよく、5.0μm以下、4.0μm以下、3.0μm以下、1.0μm以下、又は0.8μm以下であってもよい。(E)フィラーの平均粒径は、レーザー回折・散乱法によって求められる粒度分布における積算頻度50%の粒径を意味する。
 (E)フィラーとしては、線膨張係数をより低減し、弾性率を向上する観点から、無機フィラーを用いてもよい。無機フィラーとしては、例えば、シリカ、アルミナ、チタニア、酸化タンタル、ジルコニア、窒化ケイ素、酸化ガリウム、窒化ホウ素、チタン酸バリウム、炭酸バリウム、炭酸マグネシウム、水酸化アルミニウム、水酸化マグネシウム、チタン酸鉛、チタン酸ジルコン酸鉛、チタン酸ジルコン酸ランタン鉛、スピネル、ムライト、コーディエライト、タルク、チタン酸アルミニウム、イットリア含有ジルコニア、硫酸バリウム、ケイ酸バリウム、炭酸カルシウム、硫酸カルシウム、酸化亜鉛、及びチタン酸マグネシウムからなる群より選ばれる少なくとも1種の無機物を含有するフィラーが挙げられる。無機フィラーは、1種を単独で又は2種以上を組み合わせて用いてよい。これらの中でも、無機フィラーは、分散性、硬化物の耐熱性の観点から、シリカ、アルミナ、チタニア、又は窒化ホウ素のいずれかを含有する無機フィラーであってもよい。無機フィラーは、誘電特性の観点から、シリカを含有する無機フィラーであってもよい。
 (E)フィラーとしては、有機フィラーを用いてもよい。有機フィラーとしては、液晶ポリマー(LCP)、及び、ポリテトラフルオロエチレン(PTFE)等からなるフィラーが挙げられる。有機フィラーは、1種を単独で又は2種以上を組み合わせて用いてよい。また、(E)フィラーは、無機フィラーの1種又は2種以上と、有機フィラーの1種又は2種以上とを組み合わせて用いてもよい。
 (E)フィラーとしては、分散性及び耐熱性の観点から、シリカ、アルミナ、チタニア、又は窒化ホウ素を表面処理した無機フィラーであってよく、シリカ、アルミナ、又は窒化ホウ素を表面処理した無機フィラーであってよい。(E)フィラーは、線膨張係数及び接着性の観点から、シリカを表面処理した表面処理シリカフィラーであってよい。
 無機フィラーに対する表面処理剤としては、線膨張係数、接着性の観点から、エポキシシラン化合物、アミノシラン化合物、(メタ)アクリルシラン化合物、ビニルシラン化合物等の有機シラン化合物を用いてもよい。
 有機シラン化合物としては、例えば、3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、3-(2-アミノエチル)アミノプロピルトリメトキシシラン、3-(2-アミノエチル)アミノプロピルメチルジメトキシシラン、3-フェニルアミノプロピルトリメトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジメトキシシラン、3-グリシドキシプロピルトリエトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、ビニルトリアセトキシシラン、ビニルトリメトキシシラン、ビニルトリエトキシシラン、ビニルトリイソプロポキシシラン、アリルトリメトキシシラン、ジアリルジメチルシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルメチルジメトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、3-メルカプトプロピルトリメトキシシラン、3-メルカプトプロピルメチルジメトキシシラン、3-メルカプトプロピルトリエトキシシラン、N-(1,3-ジメチルブチリデン)-3-アミノプロピルトリエトキシシラン、2-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン、トリス-(トリメトキシシリルプロピル)イソシアヌレート、及び3-イソシアネートプロピルトリエトキシシランが挙げられる。
<その他の成分>
 硬化性樹脂組成物は、上述した成分の他、必要に応じて、酸化防止剤、黄変防止剤、紫外線吸収剤、可視光吸収剤、着色剤、可塑剤、安定剤、充填剤、難燃剤、レベリング剤等を、本開示の効果を著しく損なわない範囲で更に含んでもよい。
 特に、硬化性樹脂組成物は、酸化防止剤、熱安定剤、光安定剤、及び加水分解防止剤からなる群より選ばれる少なくとも1種の劣化防止剤を含有してもよい。酸化防止剤は、酸化による劣化を抑制する。また、酸化防止剤は、高温下での十分な耐熱性を硬化物に付与する。熱安定剤は、高温下での安定性を硬化物に付与する。光安定剤の例としては、紫外線による劣化を防止する紫外線吸収剤、光を遮断する光遮断剤、有機材料が吸収した光エネルギーを受容して有機材料を安定化する消光機能を有する消光剤が挙げられる。加水分解防止剤は、水分による劣化を抑制する。劣化防止剤は、酸化防止剤、熱安定剤、及び紫外線吸収剤からなる群より選ばれる少なくとも1種であってもよい。劣化防止剤としては、以上例示した成分から1種のみを使用してもよいし、2種以上を併用してもよい。より優れた効果を得るために、2種以上の劣化防止剤を併用してもよい。
 硬化性樹脂組成物は、上述した各成分を有機溶剤に溶解又は分散した樹脂ワニスとして調製してもよい。有機溶剤としては、特に制限はないが、例えば、トルエン、キシレン、メシチレン、クメン、p-シメン等の芳香族炭化水素;テトラヒドロフラン、1,4-ジオキサン等の環状エーテル;アセトン、メチルエチルケトン(MEK)、メチルイソブチルケトン(MIBK)、シクロヘキサノン、4-ヒドロキシ-4-メチル-2-ペンタノン等のケトン;酢酸メチル、酢酸エチル、酢酸ブチル、乳酸メチル、乳酸エチル、γ-ブチロラクトン等のエステル;エチレンカーボネート、プロピレンカーボネート等の炭酸エステル;N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N-メチル-2-ピロリドン等のアミドなどが挙げられる。溶解性及び沸点の観点から、トルエン又はN,N-ジメチルアセトアミドを用いてもよい。これらの有機溶剤は、1種を単独で又は2種以上を組み合わせて使用することができる。樹脂ワニス中の固形分(有機溶剤以外の成分)濃度は、20~80質量%であってもよい。
 上記の樹脂ワニスの混合及び混練は、通常の攪拌機、らいかい機、三本ロール、ボールミル等の分散機を適宜、組み合わせて行うことができる。
[硬化性フィルム及び積層フィルム]
 本実施形態に係る硬化性フィルムは、上述の硬化性樹脂組成物からなる。硬化性フィルムは、例えば、硬化性樹脂組成物を含有する樹脂ワニスを基材フィルムに塗布し、塗膜から溶剤を除去することにより容易に製造することができる。この方法によれば、基材フィルムと、該基材フィルム上に設けられた硬化性フィルムとを備える積層フィルムを得ることができる。
 基材フィルム上の塗膜から、硬化性樹脂組成物が硬化しない程度の温度で、かつ、溶剤が充分に揮散する条件での乾燥によって、溶剤が除去される。具体的には、通常60~180℃で、0.1~90分間加熱することにより塗膜を乾燥する。得られた硬化性フィルムの好ましい残存揮発分は10質量%以下である。この残存揮発分が10質量%以下であると、組立加熱時の溶剤揮発による発泡が原因で硬化物内部にボイドが残存することを抑制し易い。また、加熱時に発生する揮発成分による周辺材料、あるいは部材の汚染を抑制し易い。
 基材フィルムの材質としては、特に制限はなく、例えば、ポリエチレンテレフタレート(PET)、ポリブチレンテレフタレート、ポリエチレンナフタレート等のポリエステル;ポリエチレン、ポリプロピレン等のポリオレフィン;ポリカーボネート、ポリアミド、ポリイミド、ポリアミドイミド、ポリエーテルイミド、ポリエーテルスルフィド、ポリエーテルスルホン、ポリエーテルケトン、ポリフェニレンエーテル、ポリフェニレンスルフィド、ポリアリレート、ポリスルホン、及び液晶ポリマーが挙げられる。これらの中で、柔軟性及び強靭性の観点から、ポリエチレンテレフタレート、ポリブチレンテレフタレート、ポリエチレンナフタレート、ポリプロピレン、ポリカーボネート、ポリアミド、ポリイミド、ポリアミドイミド、ポリフェニレンエーテル、ポリフェニレンスルフィド、ポリアリレート、又はポリスルホンが好ましい。
 基材フィルムの厚さは、目的とする柔軟性により適宜変えてよいが、3~250μmであってよい。一般に、厚さが3μm以上であるとフィルム強度が十分であり、250μm以下であると十分な柔軟性が得られる。以上の観点から、厚さは5~200μm、7~150μm、又は10~100μmであってよい。硬化性フィルムとの剥離性向上の観点から、シリコーン系化合物、含フッ素化合物等により離型処理が施された基材フィルムを必要に応じて用いてもよい。
 必要に応じて保護フィルムを硬化性フィルム上に貼り付け、基材フィルム、硬化性フィルム及び保護フィルムからなる3層構造の積層フィルムとしてもよい。
 保護フィルムの材質としては、特に制限はなく、例えば、ポリエチレンテレフタレート、ポリブチレンテレフタレート、ポリエチレンナフタレート等のポリエステル;ポリエチレン、ポリプロピレン等のポリオレフィンなどが挙げられる。これらの中で、柔軟性及び強靭性の観点から、ポリエチレンテレフタレート等のポリエステル;ポリエチレン、ポリプロピレン等のポリオレフィンが好ましい。硬化性フィルムとの剥離性向上の観点から、シリコーン系化合物、含フッ素化合物等により離型処理が施された保護フィルムを必要に応じて用いてもよい。
 保護フィルムの厚さは、目的とする柔軟性により適宜変えてよいが、10~250μmであってよい。一般に、厚さが10μm以上であるとフィルム強度が十分であり、250μm以下であると十分な柔軟性が得られる。以上の観点から、保護フィルムの厚さは10~200μm、15~150μm、又は20~100μmであってよい。
 硬化性フィルムの乾燥後の厚さは、特に限定されないが、通常は5~1000μmであってよい。厚さが5μm以上であると、硬化性フィルム又はその硬化物は十分な強度が得られ易い傾向がある。厚さが1000μm以下であると、乾燥が充分に行えるため硬化性フィルム中の残留溶媒量を低減し易い傾向がある。
 積層フィルムは、例えばロール状に巻き取ることによって容易に保存することができる。または、ロール状のフィルムから好適なサイズに切り出したシート状の積層フィルムを保存することもできる。
 本実施形態に係る硬化性樹脂組成物、硬化性フィルム及び積層フィルムは、プリント配線板における電気回路を被覆する保護層(カバーレイ)形成用、及び、多層プリント配線板における層間接着剤として好適であり、特に層間接着剤として好適である。
[プリント配線板]
 本実施形態におけるプリント配線板は、電気回路(導体回路)を形成する金属部分と樹脂基材とから形成された積層体を構成要素として含むものである。プリント配線板は、例えば、金属張積層体を用いてサブトラクティブ法等の従来公知の方法により製造することができる。本実施形態におけるプリント配線板は、必要に応じて金属部分によって形成された導体回路を、部分的、或いは全面的にカバーレイフィルム又はスクリーン印刷インキ等を用いて被覆した、いわゆるフレキシブル回路板(FPC)、フラットケーブル、テープオートメーティッドボンディング(TAB)用の回路板などを総称している。
 本実施形態のプリント配線板は、プリント配線板として採用され得る任意の積層構成とすることができる。例えば、基材層、接着剤層、金属部分、及び保護層を有するプリント配線板とすることができる。
 さらに、必要に応じて、上記のプリント配線板を、層間接着剤を用いて2つもしくは3つ以上積層した多層プリント配線板の構成とすることもできる。
 本実施形態のプリント配線板において、基材層としては、従来からプリント配線板の基材として使用されている任意の基材が使用可能である。
 本実施形態のプリント配線板において、基材層としては、従来からプリント配線板の基材として使用されている任意の樹脂が使用可能である。基材層の樹脂としては、ポリエステル樹脂、ポリアミド樹脂、ポリイミド樹脂、ポリアミドイミド樹脂、液晶ポリマー、ポリフェニレンスルフィド、シンジオタクチックポリスチレン、ポリオレフィン系樹脂、ポリテトラフルオロエチレン(PTFE)等のフッ素系樹脂(PTFE等)などを例示することができる。
 本実施形態の硬化性樹脂組成物は、プリント配線板の各接着剤層、保護層、層間接着剤に使用することが可能である。特に本実施形態の硬化性樹脂組成物を用いてこれらの層を形成すると、埋込性及び成形性に優れ、硬化性樹脂組成物を用いて形成された層自体が低誘電特性に優れ、且つ、低線膨張係数を実現できる。本実施形態の硬化性樹脂組成物の硬化物は、例えば、基材層、金属部分等のプリント配線板を構成する材料、特に、液晶ポリマー、ポリフェニレンスルフィド、シンジオタクチックポリスチレン、ポリオレフィン系樹脂、PTFE等の低極性基材に対しても、優れた接着性を有する傾向がある。そのため、本実施形態の硬化性樹脂組成物は、多層プリント配線板の層間接着剤として好適である。また、本実施形態の硬化性樹脂組成物は、カバーレイフィルム、積層板、樹脂付き銅箔及びボンディングシートに用いる硬化性樹脂組成物としても好適である。また、本実施形態に係る硬化性樹脂組成物は(A)ゴム成分を含有するため、その硬化物は柔軟性を有することができる。そのため、本実施形態に係る硬化性樹脂組成物は、フレキシブルプリント配線板の保護層形成用及び層間接着剤として好適に用いることができる。
 本実施形態のプリント配線板において、金属部分としては特に限定されないが、配線形成性の観点から、銅であってよい。銅を形成する材料としては、特に制限はなく、例えば銅張積層板及びプリント配線板等に用いられる電解銅箔及び圧延銅箔を使用できる。市販の電解銅箔としては、例えば、F0-WS-18(古河電気工業株式会社製、商品名)、NC-WS-20(古河電気工業株式会社製、商品名)、YGP-12(日本電解株式会社製、商品名)、GTS-18(古河電気工業株式会社製、商品名)、F2-WS-12(古河電気工業株式会社製、商品名)、及びF2-WS-18(古河電気工業株式会社製、商品名)が挙げられる。圧延銅箔としては、例えば、TPC箔(JX金属株式会社製、商品名)、HA箔(JX金属株式会社製、商品名)、HA-V2箔(JX金属株式会社製、商品名)、及びC1100R(三井住友金属鉱山伸銅株式会社製、商品名)が挙げられる。本実施形態の硬化性樹脂組成物の硬化物との接着性の観点から、粗化処理を施している銅箔を使用してもよい。耐折性の観点から、圧延銅箔を用いてもよい。また、金属部分は、粗化処理によって形成された粗化面を有していてもよい。
 本開示について以下の実施例を挙げて更に具体的に説明する。ただし、本開示はこれらの実施例に限定されるものではない。
[硬化性樹脂組成物]
(実施例1~4及び比較例1~3)
 表1に示す各材料を、同表に示す固形分の割合(単位:質量部)で混合し、硬化性樹脂組成物を作製した。硬化性樹脂組成物は、溶剤としてトルエンを加えて、固形分40質量%になるように調製した。各材料の詳細を以下に示す。
(A)ゴム成分
未変性スチレン系エラストマー:SEBSエラストマー(クレイトンポリマージャパン株式会社、商品名「KRATON MD1653 MO」、Mw:65000、無水マレイン酸の変性:無)
変性スチレン系エラストマー(A1):無水マレイン酸変性SEBSエラストマー(合成例1、Mw:69000、無水マレイン酸の変性率:2.1質量%)
変性スチレン系エラストマー(A2):無水マレイン酸変性SEBSエラストマー(クレイトンポリマージャパン株式会社、商品名「KRATON FG1924 GT」、Mw:127000、無水マレイン酸の変性率:1.0質量%)
(合成例1)
 冷却管、窒素導入管、熱電対、及び攪拌機を備えた2Lのフラスコに、キシレン950g、水添スチレン系熱可塑性エラストマー(クレイトンポリマージャパン株式会社、商品名「KRATON MD1653 MO」)100g、及び無水マレイン酸(富士フイルム和光純薬株式会社)17.0gを投入し、80℃で0.5時間攪拌した後、0.5cm3/Lの流量で窒素バブリングを1.0時間行った。次いで、過酸化ベンゾイル(富士フイルム和光純薬株式会社)6.5gを添加し、80℃で窒素バブリングをしながら6.0時間攪拌し、反応を行った。反応液から未反応の無水マレイン酸をイソプロピルアルコールにより3回抽出し、濃縮した。濃縮物を70℃で真空乾燥し、無水コハク酸基を有する変性スチレン系エラストマー(無水マレイン酸変性SEBSエラストマー)を得た。
(酸価)
 変性スチレン系エラストマー(A1)約1g及びキシレン200gを80℃で混合した液に、蒸留水0.5mLを加えた後、還流温度で1時間撹拌し、無水コハク酸基を加水分解した。混合液を80℃まで下げ、少量のフェノールフタレインを添加した後、0.1Mの水酸化カリウム(KOH)含有エタノール溶液を30秒間色が消えなくなるまで滴下した。変性スチレン系エラストマーの量と滴下したKOHの量とから酸価(mgKOH/g)を測定した。変性スチレン系エラストマーの酸価は、無水コハク酸基が加水分解されて生成した2個のカルボキシ基に由来する値である。
(変性率)
 変性スチレン系エラストマー(A1)の無水マレイン酸の変性率は、酸価、KOHの分子量、及び無水マレイン酸の分子量を下記式に導入して算出した。
変性率(質量%)=[酸価(mgKOH/g)/KOHの分子量(mg/mol)]×0.5×無水マレイン酸の分子量(g/mol)×100(%)
(B)エポキシ基を有する化合物
HP7200L:ジシクロペンタジエン型エポキシ樹脂(DIC株式会社製、商品名「EPICLON HP-7200L」、エポキシ当量:247g/eq、Mn:288、Mw:401)
(C)硬化剤
HPC8150-62T:エステル系硬化剤(DIC株式会社製、商品名「EPICLON HPC8150-62T」、ナフタレン構造を含有する活性エステル化合物、固形分62質量%のトルエン溶液)
(D)硬化促進剤
1B2MZ:1-ベンジル-2-メチルイミダゾール(四国化成工業株式会社製、商品名「1B2MZ」)
(E)フィラー
SC2050-MB:エポキシ基修飾シリカフィラー分散液(株式会社アドマテックス製、商品名「SC2050-MB」、平均粒径:0.50μm、溶剤:MEK、固形分:70質量%)
[積層フィルムA]
 基材フィルムとして離型処理ポリエチレンテレフタレート(PET)フィルム(東洋紡株式会社製、商品名「ピューレックスA3100」、厚さ25μm)を準備した。このPETフィルムの離型処理面上にナイフコータ(株式会社康井精機製、商品名「SNC-350」)を用いて上記硬化性樹脂組成物を塗布した。塗膜を乾燥機(株式会社二葉科学製、商品名「MSO-80TPS」)中、80℃で15分の加熱により乾燥して、厚さ30μmの硬化性フィルムを形成した。形成した硬化性フィルムに、基材フィルムと同じ離型処理PETフィルムを、離型処理面が硬化性フィルム側になる向きで保護フィルムとして貼付けて、積層フィルムAを得た。なお、比較例2の硬化性樹脂組成物は分離してしまい、積層フィルムAを作製することができなかった。
(溶融粘度)
 積層フィルムAから基材フィルム及び保護フィルムを除去して硬化性フィルムのみとし、この硬化性フィルムの最低溶融粘度を、粘弾性測定装置(TAインスツルメンツ社製、商品名「ARES-G2」、昇温速度:3℃/分、温度範囲:30~200℃、荷重:0.2N、周波数:1Hz、ひずみ:1%)を用いて測定した。
(接着性)
 積層フィルムAの保護フィルムを剥離し、露出した硬化性フィルムに、表面粗さRzが1.8μmの粗化面を有する電解銅箔(古河電気工業株式会社製、商品名「F2-WS-18」、厚さ18μm)(以下、「VLP-Cu箔」ともいう)を重ねた。このとき、VLP-Cu箔については、粗化面が硬化性フィルム側になる向きで硬化性フィルムに重ねた。その状態で、真空加圧式ラミネータ(ニッコー・マテリアルズ株式会社製、商品名「V130」)を用いて、圧力0.5MPa、温度100℃及び加圧時間1分の条件で、VLP-Cu箔を硬化性フィルムにラミネートした。次いで、基材フィルムを剥離し、露出した硬化性フィルムに粗化面が硬化性フィルム側になる向きでVLP-Cu箔を重ねて、上記条件でVLP-Cu箔を硬化性フィルムにラミネートした。その後、乾燥機(株式会社二葉科学製、商品名「MSO-80TPS」)中、180℃で60分加熱することにより、VLP-Cu箔と、硬化性フィルムの硬化物である硬化フィルムと、VLP-Cu箔とを有する積層体を得た。
 得られた積層体から、長さ100mm、幅5mmの大きさのピール強度測定用のサンプルを切り出した。このサンプルの一方のVLP-Cu箔の面をエポキシ接着剤(ハンツマン・ジャパン株式会社製、商品名「アラルダイト ラピッド」)でガラス板に固定した。オートグラフ(株式会社島津製作所製、商品名「EZ-LX」)を用い、引張り速度50mm/分の条件で他方のVLP-Cu箔と硬化フィルムを治具で掴み、ガラス板に固定されたVLP-Cu箔から剥離する90度ピール試験を行った。
[積層フィルムB]
 基材フィルムとして離型処理ポリエチレンテレフタレート(PET)フィルム(東洋紡株式会社製、商品名「ピューレックスA3100」、厚さ25μm)を準備した。このPETフィルムの離型処理面上にナイフコータ(株式会社康井精機製、商品名「SNC-350」)を用いて上記硬化性樹脂組成物を塗布した。塗膜を乾燥機(株式会社二葉科学製、商品名「MSO-80TPS」)中、80℃で15分の加熱により乾燥して、厚さ25μmの硬化性フィルムを形成した。形成した硬化性フィルムに、基材フィルムと同じ離型処理PETフィルムを、離型処理面が硬化性フィルム側になる向きで保護フィルムとして貼付けて、積層フィルムBを得た。なお、比較例2の硬化性樹脂組成物は分離してしまい、積層フィルムBを作製することができなかった。
(埋込性)
 一方の面に残銅率90%、厚さ12μm、直径0.26mmのドット状エッチングパターンを有する銅箔が積層され、他方の面に残銅率20%、厚さ12μm、幅0.15mmの格子状エッチングパターンを有する銅箔が積層された基材を準備した。積層フィルムBの保護フィルムを剥離し、露出した硬化性フィルムを、上記基材の両面に重ねた後、真空加圧式ラミネータ(V130)を用いて、圧力0.5MPa、温度100℃及び加圧時間1分の条件でラミネートした。次いで、基材フィルムを剥離し、硬化性フィルムの両面にVLP-Cu箔(古河電気工業株式会社製、商品名「F2-WS-18」、厚さ:18μm)を更に重ねて、小型真空プレス機(株式会社井元製作所製、商品名「IMC-18EE-A」)を用いてプレスすることで、両面銅張積層体を作製した。プレス条件は、3MPの加圧、真空中で30℃から180℃まで3℃/分で昇温し、180℃60分保持した。両面銅張積層体を260℃のリフロー工程に3回投入し、表面に剥がれ及び浮きが生じていない場合は「OK」、剥がれ又は浮きが生じた場合は「NG」と評価した。

Claims (9)

  1.  (A)ゴム成分と、(B)エポキシ基を有する化合物と、(C)硬化剤と、(D)硬化促進剤と、(E)フィラーと、を含有し、
     前記(A)ゴム成分が、無水マレイン酸の変性率が1.8~10.0質量%である変性スチレン系エラストマーを含む、硬化性樹脂組成物。
  2.  多層プリント配線板の層間接着剤として用いられる、請求項1に記載の硬化性樹脂組成物。
  3.  前記変性スチレン系エラストマーの重量平均分子量が、20000~120000である、請求項1に記載の硬化性樹脂組成物。
  4.  前記(B)エポキシ基を有する化合物の重量平均分子量が、200~1000である、請求項1に記載の硬化性樹脂組成物。
  5.  前記(D)硬化促進剤の含有量が、前記(A)ゴム成分、前記(B)エポキシ基を有する化合物及び前記(C)硬化剤の合計量100質量部に対して、0.1~10質量部である、請求項1に記載の硬化性樹脂組成物。
  6.  前記(E)フィラーが、表面処理フィラーを含む、請求項1に記載の硬化性樹脂組成物。
  7.  前記表面処理フィラーが、エポキシ基、ビニル基、及びフェニルアミノ基からなる群より選ばれる少なくとも1種の基を有するフィラーを含む、請求項6に記載の硬化性樹脂組成物。
  8.  請求項1~7のいずれか一項に記載の硬化性樹脂組成物からなる硬化性フィルム。
  9.  基材フィルムと、前記基材フィルム上に設けられた請求項8に記載の硬化性フィルムと、を備える積層フィルム。
