Description
本発明は、熱伝導性に優れたシリコーン組成物、半導体装置及びその製造方法に関する。
電子部品の多くは使用中に熱が発生するので、その電子部品を適切に機能させるためには、その電子部品から熱を取り除くことが必要である。特にパーソナルコンピューターに使用されているCPU等の集積回路素子は、動作周波数の高速化により発熱量が増大しており、熱対策が重要な問題となっている。
この熱を除去する手段として多くの方法が提案されている。特に発熱量の多い電子部品では、電子部品とヒートシンク等の部材の間に熱伝導性グリースや熱伝導性シートの熱伝導性材料を介在させて熱を逃がす方法が提案されている。
特開平2-153995号公報(特許文献1)には、特定のオルガノポリシロキサンに一定粒径範囲の球状六方晶系窒化アルミニウム粉末を配合したシリコーングリース組成物が、特開平3-14873号公報(特許文献2)には、粒径の細かい窒化アルミニウム粉末と粒径の粗い窒化アルミニウム粉末を組み合わせた熱伝導性シリコーングリースが、特開平10-110179号公報(特許文献3)には、窒化アルミニウム粉末と酸化亜鉛粉末を組み合わせた熱伝導性シリコーングリースが、特開2000-63872号公報(特許文献4)には、オルガノシランで表面処理した窒化アルミニウム粉末を用いた熱伝導性グリース組成物が開示されている。
窒化アルミニウムの熱伝導率は70~270W/mKであり、これより熱伝導性の高い材料として熱伝導率900~2,000W/mKのダイヤモンドがある。特開2002-30217号公報(特許文献5)には、シリコーン樹脂に、ダイヤモンド、酸化亜鉛、分散剤を用いた熱伝導性シリコーン組成物が開示されている。
また、特開2000-63873号公報(特許文献6)や特開2008-222776(特許文献7)には、シリコーンオイル等の基油に金属アルミニウム粉末を混合した熱伝導性グリース組成物が開示されている。
上記の中には高い熱伝導率を示すものもあるが、いずれの熱伝導性材料や熱伝導性グリースも、最近のCPU等の集積回路素子の発熱量には不十分なものとなってきている。
従って、本発明の目的は、良好な放熱効果を奏する熱伝導性シリコーン組成物、該組成物を用いた半導体装置等を提供することにある。
本発明者らは、上記目的を達成するために鋭意研究した結果、銀粉末と特定の脂肪酸を特定のオルガノポリシロキサン中に混合することで熱伝導性が飛躍的に向上することを見出し本発明を完成した。

本発明の熱伝導性シリコーン組成物は、優れた熱伝導性を有するため、良好な放熱効果を必要とする半導体装置に有用である。
本発明の熱伝導性シリコーン組成物について以下詳述する。
成分(A)
本発明の熱伝導性シリコーン組成物で用いる成分(A)のオルガノポリシロキサンは、ケイ素原子に直結したアルケニル基を1分子中に少なくとも2個有するもので、直鎖状でも分岐状でもよく、またこれら2種以上の異なる粘度の混合物でもよい。
本発明の熱伝導性シリコーン組成物で用いる成分(A)のオルガノポリシロキサンは、ケイ素原子に直結したアルケニル基を1分子中に少なくとも2個有するもので、直鎖状でも分岐状でもよく、またこれら2種以上の異なる粘度の混合物でもよい。
成分(A)としては、例えば、下記平均組成式

(式中、R4は独立に脂肪族不飽和結合を有しない非置換又は置換の1価炭化水素基であり、R5は独立にアルケニル基を表し、cは、0.5~2.5、好ましくは0.8~2.2の正数であり、dは、0.0001~0.2、好ましくは0.0005~0.1の正数である。但し、c+dは、好ましくは0.8~2.7、より好ましくは0.9~2.2の正数である。)で表され、ケイ素原子に結合したアルケニル基を1分子中に少なくとも2個有するオルガノポリシロキサンが挙げられる。
R4 cR5 dSiO(4-c-d)/2
(式中、R4は独立に脂肪族不飽和結合を有しない非置換又は置換の1価炭化水素基であり、R5は独立にアルケニル基を表し、cは、0.5~2.5、好ましくは0.8~2.2の正数であり、dは、0.0001~0.2、好ましくは0.0005~0.1の正数である。但し、c+dは、好ましくは0.8~2.7、より好ましくは0.9~2.2の正数である。)で表され、ケイ素原子に結合したアルケニル基を1分子中に少なくとも2個有するオルガノポリシロキサンが挙げられる。
アルケニル基としては炭素数2~6のものが好ましく、炭素数2~4のものがより好ましい。具体的には、ビニル基、アリル基、1-ブテニル基、1-ヘキセニル基等のアルケニル基が例示されるが、合成のし易さ、コストの面からビニル基が好ましい。ケイ素原子に結合するアルケニル基は、オルガノポリシロキサンの分子鎖の末端、途中の何れに存在してもよいが、少なくとも末端に存在することが好ましい。
ケイ素原子に結合するアルケニル基以外の有機基としては、脂肪族不飽和結合を有しない非置換又は置換の1価炭化水素基が挙げられ、炭素数1~10のものが好ましく、炭素数1~6のものがより好ましい。具体的には、メチル基、エチル基、プルピル基、ブチル基、ヘキシル基、ドデシル基等のアルキル基、フェニル基等のアリール基、2-フェニルエチル基、2-フェニルプロピル基等のアラルキル基が例示され、更にクロロメチル基、3,3,3-トリフルオロプロピル基等の置換炭化水素基も例として挙げられる。これらのうち、合成のし易さ、コストの面からメチル基が好ましい。
成分(A)のオルガノポリシロキサンの25℃における動粘度は、10mm2/sより小さいと組成物にした時にオイルブリードが出やすくなるし、100,000mm2/sより大きくなると組成物にしたときの粘度が高くなることから取り扱いづらくなるため、25℃で10~100,000mm2/sであることが必要であり、特に100~10,000mm2/sであることが好ましい。なお、オルガノポリシロキサンの動粘度はオストワルド粘度計で測定した25℃の値である。
本発明の熱伝導性シリコーン組成物中における(A)成分の含有量は、1.0~30質量%であることが好ましく、2.0~25質量%であることがより好ましく、3.0~20質量%であることが更に好ましい。
成分(B)
本発明の熱伝導性シリコーン組成物で用いる成分(B)は、銀粉末である。
成分(B)の銀粉末のタップ密度は、特に限定されないが、3.0g/cm3より小さいと成分(B)の組成物への充填率が上げられなくなり、組成物の粘度が上がってしまい、組成物の作業性が悪くなる場合があるため、3.0g/cm3~10.0g/cm3の範囲が好ましく、より好ましくは4.0g/cm3~10.0g/cm3、更に好ましくは6.0g/cm3~10.0g/cm3である。
なお、本明細書に記載のタップ密度は銀粉末100gをはかり、ロートで100mlメスシリンダーに静かに落とした後、シリンダーをタップ密度測定器にのせて落差距離20mm、60回/分の速さで600回落下させ、圧縮した銀粉末の容積から算出した値である。
本発明の熱伝導性シリコーン組成物で用いる成分(B)は、銀粉末である。
成分(B)の銀粉末のタップ密度は、特に限定されないが、3.0g/cm3より小さいと成分(B)の組成物への充填率が上げられなくなり、組成物の粘度が上がってしまい、組成物の作業性が悪くなる場合があるため、3.0g/cm3~10.0g/cm3の範囲が好ましく、より好ましくは4.0g/cm3~10.0g/cm3、更に好ましくは6.0g/cm3~10.0g/cm3である。
なお、本明細書に記載のタップ密度は銀粉末100gをはかり、ロートで100mlメスシリンダーに静かに落とした後、シリンダーをタップ密度測定器にのせて落差距離20mm、60回/分の速さで600回落下させ、圧縮した銀粉末の容積から算出した値である。
成分(B)の銀粉末の比表面積は、特に限定されないが、2.0m2/gより大きいと成分(B)の組成物への充填率が上げられなくなり、組成物の粘度が上がってしまい、組成物の作業性が悪くなる場合があるため、0.08m2/g~2.0m2/gの範囲が好ましく、より好ましくは0.08m2/g~1.5m2/g、更に好ましくは0.08m2/g~0.5m2/gである。
比表面積は銀粉末2gをサンプルにとり、60±5℃で10分間脱ガスした後、比表面積自動測定装置(BET法)にて総表面積を測定した。その後、サンプル量をはかり、下記式(1)で計算し、算出したものである。

成分(B)の銀粉末の粒径は特に限定されないが、平均粒径は0.2~200μmの範囲が好ましく、0.1~100μmの範囲がより好ましく、特に1.0~30μmの範囲が好ましい。
平均粒径は銀粉末0.5gを100mlビーカーにとり、イソプロピルアルコールを60ml入れて、超音波ホモジナイザーで1分間分散した後、レーザー回折式粒度分析計により測定できる体積基準の体積平均径[MV]である。なお、測定時間は30秒で測定した。

成分(B)の銀粉末のアスペクト比は、1~2の範囲が好ましく、1~1.5の範囲がより好ましく、1~1.2の範囲が特に好ましい。
アスペクト比とは、粒子の長径と短径の比率(長径/短径)をいう。その測定方法としては、例えば粒子の電子顕微鏡写真を撮り、この写真から粒子の長径と短径を測定して、算出することが出来る。粒子の大きさは上面からの電子顕微鏡写真で測定でき、この上面の電子顕微鏡写真から大きい方の直径を長径として測定する。この長径に対して短径は粒子の厚さになる。粒子の厚さは上面からの電子顕微鏡写真では測定できない。粒子の厚さを測定するには、電子顕微鏡写真を撮る際に、粒子の載っている試料台を傾斜させて取り付け、上面から電子顕微鏡写真を撮り、試料台の傾きの角度で補正して粒子の厚さを算出すればよい。
具体的には、電子顕微鏡で数千倍に拡大した写真を数枚撮影した後、任意に100個の銀粒子の長径及び短径を測定し、長径と短径の比(長径/短径)を算出して、平均値を求めてアスペクト比とした。
アスペクト比とは、粒子の長径と短径の比率(長径/短径)をいう。その測定方法としては、例えば粒子の電子顕微鏡写真を撮り、この写真から粒子の長径と短径を測定して、算出することが出来る。粒子の大きさは上面からの電子顕微鏡写真で測定でき、この上面の電子顕微鏡写真から大きい方の直径を長径として測定する。この長径に対して短径は粒子の厚さになる。粒子の厚さは上面からの電子顕微鏡写真では測定できない。粒子の厚さを測定するには、電子顕微鏡写真を撮る際に、粒子の載っている試料台を傾斜させて取り付け、上面から電子顕微鏡写真を撮り、試料台の傾きの角度で補正して粒子の厚さを算出すればよい。
具体的には、電子顕微鏡で数千倍に拡大した写真を数枚撮影した後、任意に100個の銀粒子の長径及び短径を測定し、長径と短径の比(長径/短径)を算出して、平均値を求めてアスペクト比とした。
本発明で用いる原料銀粉末は、(湿式又は乾式)還元法で製造した銀粉末やアトマイズ法(水アトマイズ法、ガスアトマイズ法、プラズマ回転電極法等)で製造した銀粉末(アトマイズ銀粉末)が好ましい。該アトマイズ銀粉末は水アトマイズ法で製造されたものが特に好ましい。
銀粉末は上記数値範囲を満たす範囲で粉砕して用いてもよい。銀粉末を粉砕する場合、装置は特に限定されず、例えば、スタンプミル、ボールミル、振動ミル、ハンマーミル、圧延ローラ、乳鉢等の公知の装置が挙げられる。好ましいのは、スタンプミル、ボールミル、振動ミル、ハンマーミルである。
銀粉末は上記数値範囲を満たす範囲で粉砕して用いてもよい。銀粉末を粉砕する場合、装置は特に限定されず、例えば、スタンプミル、ボールミル、振動ミル、ハンマーミル、圧延ローラ、乳鉢等の公知の装置が挙げられる。好ましいのは、スタンプミル、ボールミル、振動ミル、ハンマーミルである。
成分(B)の配合量は、成分(A)100質量部に対して、500~3,000質量部である。成分(A)100質量部に対して、500質量部より少ないと得られる組成物の熱伝導率が悪くなり、3,000質量部より多いと流動性が悪くなり取り扱い性が悪くなる。好ましくは600~2,500質量部、より好ましくは700~1,800質量部の範囲である。
成分(C)
本発明の熱伝導性シリコーン組成物で用いる成分(C)は脂肪酸である。脂肪酸は成分(B)の銀粉末の焼結を促進し、組成物の熱伝導率が向上する効果がある。
本発明では任意の様々な脂肪酸を使用することができるが、炭素数2~24、特に炭素数6~18の非置換又は置換の一価炭化水素基を有する脂肪酸が好ましい。成分(C)として、例えば、オクタン酸、ノナン酸、デカン酸、ドデカン酸、テトラデカン酸、ペンタデカン酸、ヘキサデカン酸、オレイン酸、ステアリン酸、ドコサン酸、リノール酸などが挙げられるが、これらの中でもオクタン酸、オレイン酸、ステアリン酸、ドコサン酸が好ましい。
本発明の熱伝導性シリコーン組成物で用いる成分(C)は脂肪酸である。脂肪酸は成分(B)の銀粉末の焼結を促進し、組成物の熱伝導率が向上する効果がある。
本発明では任意の様々な脂肪酸を使用することができるが、炭素数2~24、特に炭素数6~18の非置換又は置換の一価炭化水素基を有する脂肪酸が好ましい。成分(C)として、例えば、オクタン酸、ノナン酸、デカン酸、ドデカン酸、テトラデカン酸、ペンタデカン酸、ヘキサデカン酸、オレイン酸、ステアリン酸、ドコサン酸、リノール酸などが挙げられるが、これらの中でもオクタン酸、オレイン酸、ステアリン酸、ドコサン酸が好ましい。
成分(C)の配合量は、成分(B)100質量部に対して、0.01~10.0質量部である。成分(B)100質量部に対して、0.01質量部より小さいと焼結を促進する効果が得られず、10.0質量部より大きいと熱伝導経路の形成を阻害するため熱伝導率が悪くなる場合がある。成分(C)の配合量は、好ましくは0.05~5.0質量部、より好ましくは0.1~3.0質量部の範囲である。
成分(D)
本発明の熱伝導性シリコーン組成物で用いる成分(D)は、白金系触媒である。
白金系触媒としては、例えば、塩化白金酸、塩化白金酸のアルコール溶液、白金のオレフィン錯体、白金のアルケニルシロキサン錯体、白金のカルボニル錯体が挙げられる。
本発明の熱伝導性シリコーン組成物で用いる成分(D)は、白金系触媒である。
白金系触媒としては、例えば、塩化白金酸、塩化白金酸のアルコール溶液、白金のオレフィン錯体、白金のアルケニルシロキサン錯体、白金のカルボニル錯体が挙げられる。
本発明の組成物において、白金系触媒の含有量は、本発明の組成物の硬化に必要な量、所謂触媒量であり、具体的には、成分(A)に対して本成分中の白金金属が質量単位で0.1~2,000ppmの範囲内となる量であることが好ましく、特に、0.1~1,500ppmの範囲内となる量であることが好ましい。
成分(E)
本発明の熱伝導性シリコーン組成物で用いる成分(E)のオルガノハイドロジェンポリシロキサンは、1分子中に少なくとも2個(通常、2~300個)、好ましくは2~100個のケイ素原子に結合した水素原子(即ち、SiH基)を有するものであり、直鎖状、分岐状、環状、或いは三次元網状構造の樹脂状物のいずれでもよい。成分(E)の水素原子の結合位置としては、例えば、分子鎖末端及び/又は分子鎖側鎖が挙げられる。
本発明の熱伝導性シリコーン組成物で用いる成分(E)のオルガノハイドロジェンポリシロキサンは、1分子中に少なくとも2個(通常、2~300個)、好ましくは2~100個のケイ素原子に結合した水素原子(即ち、SiH基)を有するものであり、直鎖状、分岐状、環状、或いは三次元網状構造の樹脂状物のいずれでもよい。成分(E)の水素原子の結合位置としては、例えば、分子鎖末端及び/又は分子鎖側鎖が挙げられる。
成分(E)としては、例えば、下記平均組成式で表されるオルガノハイドロジェンポリシロキサンである。

(式中、R6は脂肪族不飽和炭化水素基を除く、非置換又は置換の1価炭化水素基である。eは1.0~3.0、好ましくは0.5~2.5、fは0.05~2.0、好ましくは0.01~1.0であり、かつe+fは0.5~3.0、好ましくは0.8~2.5を満たす正数である。)
上記R6としては、メチル基、エチル基、プロピル基、ブチル基、ペンチル基、ヘキシル基、イソプロピル基、イソブチル基、tert-ブチル基、シクロヘキシル基等のアルキル基;フェニル基、トリル基、キシリル基等のアリール基;ベンジル基、フェネチル基等のアラルキル基;3-クロロプロピル基、3,3,3-トリフルオロプロピル基等のハロゲン化アルキル基等の、脂肪族不飽和結合を除く、炭素数1~10が好ましく、より好ましくは1~8程度の非置換又はハロゲン置換の1価炭化水素基等が例示される。なかでも、メチル基、エチル基、プロピル基、フェニル基、3,3,3-トリフルオロプロピル基が好ましく、メチル基がより好ましい。
成分(E)のオルガノハイドロジェンポリシロキサンにおいて、水素原子以外のケイ素原子に結合した有機基としては、炭素数1~10のものが好ましく、炭素数1~8のものがより好ましい。具体的には例えば、メチル基、エチル基、プロピル基、ブチル基、ペンチル基、ヘキシル基、ヘプチル基等のアルキル基;フェニル基、トリル基、キシリル基、ナフチル基等のアリール基;ベンジル基、フェネチル基等のアラルキル基;クロロメチル基、3-クロロプロピル基、3,3,3-トリフルオロプロピル基等のハロゲン化アルキル基などが挙げられ、就中、メチル基、フェニル基が好ましい。
成分(E)の25℃における動粘度は特に限定されないが、1~10,000mm2/sが好ましく、3~5,000mm2/sがより好ましく、5~3,000mm2/sが特に好ましく、室温(25℃)で液状のものが好ましい。
成分(E)の配合量は、成分(A)中のアルケニル基の数に対し、成分(E)中のSi-H基の数、即ち{成分(E)のSi-H基の個数}/{成分(A)のアルケニル基の個数}が0.8より小さいと基材との密着性が悪くなるし、6より大きいと放熱性が低下してしまう場合があるので、0.8~6の範囲がよく、好ましくは1.5~3である。
本発明では、必要に応じて、以下の任意成分を使用してもよい。
成分(F)
本発明の熱伝導性シリコーン組成物で用いる成分(F)は下記平均組成式(1)で表されるオルガノポリシロキサンまたは下記一般式(2)で表されるオルガノシランである。ただし、(A)成分と重複する範囲は除くものとする。

オルガノポリシロキサン

〔式中、R1は、水素原子及び/又は炭素数1~18の飽和の一価炭化水素基であり、aは1.8≦a≦2.2である。〕
で表される、25℃における動粘度が10~100,000mm2/sのオルガノポリシロキサンである。

上記式(1)において、R1で示される炭素数1~18の飽和の一価炭化水素基であり、炭素数1~10が好ましく、炭素数1~6がより好ましい。該一価炭化水素基としては、例えば、メチル基、エチル基、プロピル基、ヘキシル基、オクチル基、デシル基、ドデシル基、テトラデシル基、ヘキサデシル基、オクタデシル基等のアルキル基;フェニル基、トリル基等のアリール基;2-フェニルエチル基、2-メチル-2-フェニルエチル基等のアラルキル基;3,3,3-トリフルオロプロピル基、2-(パーフルオロブチル)エチル基、2-(パーフルオロオクチル)エチル基、p-クロロフェニル基等のハロゲン化炭化水素基が挙げられ、これらの中でもメチル基が好ましい。
本発明のシリコーン組成物をグリースとして用いる場合、aはシリコーングリース組成物として要求される稠度の観点から1.8~2.2の範囲がよく、特に1.9~2.1が好ましい。
また、(F)成分のオルガノポリシロキサンの25℃における動粘度は、10mm2/sより低いと組成物にした時にオイルブリードが出やすくなるし、100,000mm2/sより大きくなると組成物にしたときの粘度が高くなることから取り扱いが乏しくなる場合があるため、25℃で10~100,000mm2/sであることが好ましく、特に100~50,000mm2/sであることが好ましい。なお、オルガノポリシロキサンの動粘度はオストワルド粘度計で測定した25℃の値である。
オルガノシラン
R2 bSi(OR3)4-b (2)
〔式中、R2は、置換基を有していてもよい飽和又は不飽和の一価炭化水素基、エポキシ基、アクリル基及びメタクリル基の中から選択される1種又は2種以上の基であり、R3は一価炭化水素基を示し、bは1≦b≦3である。〕
R2 bSi(OR3)4-b (2)
〔式中、R2は、置換基を有していてもよい飽和又は不飽和の一価炭化水素基、エポキシ基、アクリル基及びメタクリル基の中から選択される1種又は2種以上の基であり、R3は一価炭化水素基を示し、bは1≦b≦3である。〕
上記一般式(2)のR2としては、置換基を有していてもよい飽和又は不飽和の一価炭化水素基であり、炭素数1~18が好ましく、炭素数1~14がより好ましい。該一価炭化水素基としては、例えば、メチル基、エチル基、プロピル基、ヘキシル基、オクチル基、ノニル基、デシル基、ドデシル基、テトラデシル基等のアルキル基;シクロアルキルアルケニル基;アクリル基;エポキシ基;シクロペンチル基、シクロヘキシル基等のシクロアルキル基;ビニル基、アリル基等のアルケニル基;フェニル基、トリル基等のアリール基;2-フェニルエチル基、2-メチル-2-フェニルエチル基等のアラルキル基;3,3,3-トリフルオロプロピル基、2-(パーフルオロブチル)エチル基、2-(パーフルオロオクチル)エチル基、p-クロロフェニル基等のハロゲン化炭化水素基等が挙げられる。これらの中でもデシル基が好ましい。一価炭化水素基の置換基としては、アクリロイルオキシ基、メタクリロイルオキシ基等が挙げられる。
また、bは1~3である。
R3としては、一価炭化水素基であり、炭素数1~10が好ましく、炭素数1~6がより好ましい。例えばメチル基、エチル基、プロピル基、ブチル基、ペンチル基、ヘキシル基等の炭素数1~6の1種又は2種以上のアルキル基、特にメチル基、エチル基が好ましい。
また、bは1~3である。
R3としては、一価炭化水素基であり、炭素数1~10が好ましく、炭素数1~6がより好ましい。例えばメチル基、エチル基、プロピル基、ブチル基、ペンチル基、ヘキシル基等の炭素数1~6の1種又は2種以上のアルキル基、特にメチル基、エチル基が好ましい。
上記一般式(2)で表されるオルガノシランの具体例としては、下記のものを挙げることができる。

これらオルガノポリシロキサンやオルガノシランを添加する場合には、成分(A)100質量部に対し0.1~20質量部の範囲で添加するのが好ましく、5~10質量部の範囲で添加するのがより好ましい。
成分(G)
本発明の組成物の硬化速度を調節し、取扱作業性を向上させるため、2-メチル-3-ブチン-2-オール、2-フェニル-3-ブチン-2-オール、1-エチニル-1-シクロヘキサノール等のアセチレン系化合物;3-メチル-3-ペンテン-1-イン、3,5-ジメチル-3-ヘキセン-1-イン等のエン-イン化合物;その他、ヒドラジン系化合物、ホスフィン系化合物、メルカプタン系化合物等の硬化反応抑制剤を本発明の組成物に添加することができる。この硬化反応抑制剤の含有量は限定されないが、成分(A)100質量部に対して0.0001~1.0質量部の範囲内とすることが好ましい。
本発明の組成物の硬化速度を調節し、取扱作業性を向上させるため、2-メチル-3-ブチン-2-オール、2-フェニル-3-ブチン-2-オール、1-エチニル-1-シクロヘキサノール等のアセチレン系化合物;3-メチル-3-ペンテン-1-イン、3,5-ジメチル-3-ヘキセン-1-イン等のエン-イン化合物;その他、ヒドラジン系化合物、ホスフィン系化合物、メルカプタン系化合物等の硬化反応抑制剤を本発明の組成物に添加することができる。この硬化反応抑制剤の含有量は限定されないが、成分(A)100質量部に対して0.0001~1.0質量部の範囲内とすることが好ましい。
本発明の熱伝導性シリコーン組成物は成分(B)以外に、本発明の効果を損なわない範囲で、無機化合物粉末及び/又は有機化合物材料を含有せしめてもよい。
無機化合物粉末は、熱伝導率の高いものが好ましく、例えばアルミニウム粉末、酸化亜鉛粉末、酸化チタン粉末、酸化マグネシウム粉末、アルミナ粉末、水酸化アルミニウム粉末、窒化ホウ素粉末、窒化アルミニウム粉末、ダイヤモンド粉末、金粉末、銅粉末、カーボン粉末、ニッケル粉末、インジウム粉末、ガリウム粉末、金属ケイ素粉末、二酸化ケイ素粉末の中から選択される1種又は2種以上を挙げることができる。
有機化合物材料も、熱伝導率の高いものが好ましく、例えば、炭素繊維、グラフェン、グラファイト、カーボンナノチューブ、カーボン材料の中から選択される1種又は2種以上を挙げることができる。
これら無機化合物粉末と有機化合物材料の表面は、必要に応じてオルガノシラン、オルガノシラザン、オルガノポリシロキサン、有機フッ素化合物等で疎水化処理を施してもよい。無機化合物粉末と有機化合物材料の平均粒径は、0.5μmより小さくても100μmより大きくても得られるグリース組成物の充填率が上がらなくなる場合があるため、0.5~100μmの範囲が好ましく、特に好ましくは1~50μmの範囲である。また、炭素繊維の繊維長は10μmより小さくても500μmより大きくても得られるグリース組成物の充填率が上がらなくなる場合があるため、10~500μmの範囲が好ましく、特に好ましくは30~300μmの範囲である。
無機化合物粉末と有機化合物材料の配合量は、成分(A)100質量部対して3,000質量部より大きくなると、得られる組成物の流動性が悪くなり取り扱いが悪くなる場合があるため0.1~3,000質量部が好ましく、特に好ましくは0.1~2,000質量部である。
無機化合物粉末は、熱伝導率の高いものが好ましく、例えばアルミニウム粉末、酸化亜鉛粉末、酸化チタン粉末、酸化マグネシウム粉末、アルミナ粉末、水酸化アルミニウム粉末、窒化ホウ素粉末、窒化アルミニウム粉末、ダイヤモンド粉末、金粉末、銅粉末、カーボン粉末、ニッケル粉末、インジウム粉末、ガリウム粉末、金属ケイ素粉末、二酸化ケイ素粉末の中から選択される1種又は2種以上を挙げることができる。
有機化合物材料も、熱伝導率の高いものが好ましく、例えば、炭素繊維、グラフェン、グラファイト、カーボンナノチューブ、カーボン材料の中から選択される1種又は2種以上を挙げることができる。
これら無機化合物粉末と有機化合物材料の表面は、必要に応じてオルガノシラン、オルガノシラザン、オルガノポリシロキサン、有機フッ素化合物等で疎水化処理を施してもよい。無機化合物粉末と有機化合物材料の平均粒径は、0.5μmより小さくても100μmより大きくても得られるグリース組成物の充填率が上がらなくなる場合があるため、0.5~100μmの範囲が好ましく、特に好ましくは1~50μmの範囲である。また、炭素繊維の繊維長は10μmより小さくても500μmより大きくても得られるグリース組成物の充填率が上がらなくなる場合があるため、10~500μmの範囲が好ましく、特に好ましくは30~300μmの範囲である。
無機化合物粉末と有機化合物材料の配合量は、成分(A)100質量部対して3,000質量部より大きくなると、得られる組成物の流動性が悪くなり取り扱いが悪くなる場合があるため0.1~3,000質量部が好ましく、特に好ましくは0.1~2,000質量部である。
製造方法
本発明のシリコーン組成物の製造方法は、従来公知のシリコーングリース組成物の製造方法に従えばよく、特に制限されるものでない。例えば、上記成分(A)~(E)、並びに必要に応じてその他の成分を、トリミックス、ツウィンミックス、プラネタリミキサー(いずれも井上製作所(株)製混合機、登録商標)、ウルトラミキサー(みずほ工業(株)製混合機、登録商標)、ハイビスディスパーミックス(特殊機化工業(株)製混合機、登録商標)等の混合機にて30分~4時間混合することにより製造することができる。また、必要に応じて、30~100℃の範囲の温度で加熱しながら混合してもよい。
本発明のシリコーン組成物の製造方法は、従来公知のシリコーングリース組成物の製造方法に従えばよく、特に制限されるものでない。例えば、上記成分(A)~(E)、並びに必要に応じてその他の成分を、トリミックス、ツウィンミックス、プラネタリミキサー(いずれも井上製作所(株)製混合機、登録商標)、ウルトラミキサー(みずほ工業(株)製混合機、登録商標)、ハイビスディスパーミックス(特殊機化工業(株)製混合機、登録商標)等の混合機にて30分~4時間混合することにより製造することができる。また、必要に応じて、30~100℃の範囲の温度で加熱しながら混合してもよい。
本発明の熱伝導性シリコーン組成物は、25℃にて測定される絶対粘度が10~1,000Pa・s、好ましくは50~700Pa・s、更には80~600Pa・sであるものが好ましい。絶対粘度が上記範囲内であることにより良好なグリースを提供でき、また作業性にも優れる。該絶対粘度は、各成分を上述した配合量で調整することにより得ることができる。上記絶対粘度は、スパイラル粘度計の株式会社マルコム社製の型番PC-1TL(10rpm)を用いて測定した結果である。
半導体装置
本発明の半導体装置は、発熱性電子部品の表面と放熱体との間に、本発明の熱伝導性シリコーン組成物が介在する。本発明の熱伝導性シリコーン組成物は、10~200μmの厚さで介在させることが好ましい。
代表的な構造を図1に示すが本発明はこれに限定されるものではない。図1は、本発明の半導体装置の1例を示す縦断面概略図であり、例えば、本発明の半導体装置は、基板1上に搭載された発熱性電子部品(CPU)2と放熱体(リッド)4との間に、熱伝導性シリコーン組成物層3が介在したものであり、該熱伝導性シリコーン組成物層3は本発明の熱伝導性シリコーン組成物の硬化物である。
本発明の半導体装置は、発熱性電子部品の表面と放熱体との間に、本発明の熱伝導性シリコーン組成物が介在する。本発明の熱伝導性シリコーン組成物は、10~200μmの厚さで介在させることが好ましい。
代表的な構造を図1に示すが本発明はこれに限定されるものではない。図1は、本発明の半導体装置の1例を示す縦断面概略図であり、例えば、本発明の半導体装置は、基板1上に搭載された発熱性電子部品(CPU)2と放熱体(リッド)4との間に、熱伝導性シリコーン組成物層3が介在したものであり、該熱伝導性シリコーン組成物層3は本発明の熱伝導性シリコーン組成物の硬化物である。
本発明の半導体装置を製造するには、本発明の熱伝導性シリコーン組成物を、発熱性電子部品と放熱体との間で、0.01MPa以上の圧力を掛けられた状態で100℃以上加熱する方法が好ましい。この際、掛ける圧力は、0.01MPa以上が好ましく、特に0.05MPa~100MPaが好ましく、更に0.1MPa~100MPaが好ましい。加熱する温度は、100℃以上が必要である。好ましくは、100℃~300℃であり、より好ましくは120℃~250℃であり、更に好ましくは140℃~200℃である。
以下、本発明の効果をより明確にする目的で、実施例及び比較例によって更に詳述するが、本発明はこれによって限定されるものではない。

実施例1~12および比較例1~7
下記表1及び表2に示す組成で、次のように混合して実施例1~12および比較例1~7の組成物を得た。
即ち、5リットルプラネタリーミキサー(井上製作所(株)社製)に成分(A)、成分(B)、成分(C)及び成分(F)を入れ、25℃で1.5時間混合した。次に成分(D)、及び成分(G)を加え、25℃で15分混合した。最後に成分(E)を加えて均一になるように混合した。
下記表1及び表2に示す組成で、次のように混合して実施例1~12および比較例1~7の組成物を得た。
即ち、5リットルプラネタリーミキサー(井上製作所(株)社製)に成分(A)、成分(B)、成分(C)及び成分(F)を入れ、25℃で1.5時間混合した。次に成分(D)、及び成分(G)を加え、25℃で15分混合した。最後に成分(E)を加えて均一になるように混合した。
本発明に関わる効果に関する試験は次のように行った。
〔粘度〕
グリース組成物の絶対粘度は、スパイラル粘度計の株式会社マルコム社製の型番PC-1TL(10rpm)を用いて25℃で測定した。
〔熱伝導率〕
加熱硬化前の熱伝導率は各組成物を6cm厚の型に流し込みキッチン用ラップをかぶせて京都電子工業(株)社製のTPS-2500Sにより、25℃において測定した。加熱硬化後の熱伝導率は各組成物を6mm厚の型に流し込み、0.35MPaの圧力を掛けられた状態で150℃で60分加熱し、室温まで冷却した後、京都電子工業(株)社製のTPS-2500Sにより、25℃において測定した。
〔粘度〕
グリース組成物の絶対粘度は、スパイラル粘度計の株式会社マルコム社製の型番PC-1TL(10rpm)を用いて25℃で測定した。
〔熱伝導率〕
加熱硬化前の熱伝導率は各組成物を6cm厚の型に流し込みキッチン用ラップをかぶせて京都電子工業(株)社製のTPS-2500Sにより、25℃において測定した。加熱硬化後の熱伝導率は各組成物を6mm厚の型に流し込み、0.35MPaの圧力を掛けられた状態で150℃で60分加熱し、室温まで冷却した後、京都電子工業(株)社製のTPS-2500Sにより、25℃において測定した。

- 下記、成分(A)、(B)、(C)、(D)及び(E)を含有する熱伝導性シリコーン組成物。
(A)1分子中に少なくとも2個のケイ素原子に結合したアルケニル基を有し、25℃における動粘度が10~100,000mm2/sのオルガノポリシロキサン
(B)銀粉末:成分(A)100質量部に対して、500~3,000質量部

(E):1分子中に少なくとも2個のケイ素原子に結合した水素原子を含有するオルガノハイドロジェンポリシロキサン:{成分(E)のSi-H基の個数/成分(A)のアルケニル基の個数}が0.8~6.0になる配合量 - 成分(B)の銀粉末が、アスペクト比が1~2のアトマイズ銀粉末である請求項1に記載の熱伝導性シリコーン組成物。
- 成分(C)が炭素数2~24の脂肪酸である請求項1に記載の熱伝導性シリコーン組成物。
- 更に、成分(F)として下記平均組成式(1)

〔式中、R1は、水素原子及び/又は炭素数1~18の飽和の一価炭化水素基であり、aは1.8≦a≦2.2である。〕
で表される、25℃における動粘度が10~100,000mm2/sのオルガノポリシロキサンまたは下記一般式(2)
R2 bSi(OR3)4-b (2)
〔式中、R2は、置換基を有していてもよい飽和又は不飽和の一価炭化水素基、エポキシ基及び(メタ)アクリル基の中から選択される1種又は2種以上の基であり、R3は一価炭化水素基を示し、bは1≦b≦3である。〕
で表されるオルガノシランを、成分(A)100質量部に対して0.1~20質量部含む請求項1~3のいずれか1項に記載の熱伝導性シリコーン組成物。 - 発熱性電子部品と、放熱体とを備えている半導体装置であって、前記発熱性電子部品と放熱体との間に請求項1に記載の熱伝導性シリコーン組成物の硬化物が介在していることを特徴とする半導体装置。
- 請求項1に記載の熱伝導性シリコーン組成物を、発熱性電子部品と放熱体との間で、0.1MPa以上の圧力を掛けられた状態で100℃以上に加熱する工程を有することを特徴とする請求項5に記載の半導体装置の製造方法。
