Abstract
Description
図1~図11に基づき、本開示の第1実施形態にかかる半導体装置A10について説明する。半導体装置A10は、基板11、複数の配線12、複数の連絡配線13、複数の第1半導体素子21、複数の第2半導体素子22、接合層29、駆動素子31、制御素子32、封止樹脂40、および複数の端子50を備える。半導体装置A10は、配線基板に表面実装される樹脂パッケージ形式によるものである。ここで、図2は、理解の便宜上、封止樹脂40の図示を省略している。図3は、理解の便宜上、図2に対して複数の第1半導体素子21、複数の第2半導体素子22、駆動素子31および制御素子32を透過している。図3では、透過した複数の第1半導体素子21、複数の第2半導体素子22、駆動素子31および制御素子32を想像線(二点鎖線)で示している。
次に、図22に基づき、半導体装置A10の変形例である半導体装置A11について説明する。ここで、図22は、理解の便宜上、封止樹脂40の図示を省略している。
図23~図25に基づき、本開示の第2実施形態にかかる半導体装置A20について説明する。これらの図において、先述した半導体装置A10と同一または類似の要素には同一の符号を付して、重複する説明を省略する。ここで、図23は、理解の便宜上、封止樹脂40の図示を省略している。

前記第1電極および前記第2電極は、前記配線に導電接合されており、
前記基板には、前記主面から凹む凹部が設けられており、
前記配線は、前記凹部に収容されており、
前記配線は、前記主面と面一である露出面を有し、
前記露出面の表面粗さは、前記裏面の表面粗さよりも小さい、半導体装置。 - 前記主面の表面粗さは、前記裏面の表面粗さよりも小さい、請求項1に記載の半導体装置。
- 前記第1半導体素子の少なくとも一部を覆う封止樹脂をさらに備え、
前記第1方向に視て、前記封止樹脂は、前記主面および前記露出面に重なる、請求項2に記載の半導体装置。 - 前記封止樹脂は、前記主面および前記露出面に接する、請求項3に記載の半導体装置。

前記第1配線は、複数の領域に分割されており、
前記複数の領域は、前記第2方向に延びるとともに、前記第1方向および前記第2方向に対して直交する第3方向において互いに離れている、請求項15に記載の半導体装置。 - 前記第1半導体素子および前記第2半導体素子に導通する駆動素子と、前記駆動素子に導通する制御素子と、をさらに備え、
前記駆動素子および前記制御素子は、前記第2方向において前記第2半導体素子を基準として前記第1半導体素子とは反対側に位置する、請求項15に記載の半導体装置。 - 主面を有する基材において、前記主面から凹む凹部を前記基材に形成する工程と、

前記配線を形成する工程は、前記凹部および前記主面を覆う金属層を形成することと、前記主面の全体が露出するまで前記金属層を化学機械研磨により研削することと、を含む、半導体装置の製造方法。
