Description
本発明は、感放射線性樹脂組成物及びパターン形成方法に関する。
半導体素子における微細な回路形成にレジスト組成物を用いるフォトリソグラフィー技術が利用されている。代表的な手順として、例えば、レジスト組成物の被膜に対するマスクパターンを介した放射線照射による露光で酸を発生させ、その酸を触媒とする反応により露光部と未露光部とにおいて樹脂のアルカリ系や有機溶剤系の現像液に対する溶解度の差を生じさせることで、基板上にレジストパターンを形成する。
上記フォトリソグラフィー技術ではArFエキシマレーザー等の短波長の放射線を用いたり、この放射線と液浸露光法(リキッドイマージョンリソグラフィー)とを組み合わせたりしてパターン微細化を推進している。次世代技術として、電子線、X線及びEUV(極端紫外線)等のさらに短波長の放射線の利用が図られており、こうした放射線の吸収効率を高めた環構造を有する樹脂を含むレジスト材料も検討されつつある(特許第6531723号参照)。
上述の次世代技術においても、感度とともにライン幅やホール径の均一性の指標であるクリティカルディメンションユニフォーミティー(CDU)性能、保存安定性能等の点で従来と同等以上のレジスト諸性能が要求される。
本発明は、次世代技術を適用した場合にも感度やCDU性能、保存安定性能に優れるレジスト膜を形成可能な感放射線性樹脂組成物及びパターン形成方法を提供することを目的とする。
本発明者らは、本課題を解決すべく鋭意検討を重ねた結果、下記構成を採用することにより、上記目的を達成できることを見出し、本発明を完成させるに至った。
本発明は、一実施形態において、

感放射線性樹脂組成物に関する。
当該感放射線性樹脂組成物によれば、感度、CDU性能及び保存安定性能を満足するレジスト膜を構築することができる。この理由は定かではなく限定されないものの、以下のように推察される。樹脂における構造単位(I)が有する酸解離性基は、置換基の立体障害やカルボカチオン安定性に起因して露光により発生した酸による酸解離性が高いので、露光部と未露光部とのコントラストが高まり、優れたパターン形成性が発揮される。また、酸拡散制御剤が有するヨウ素原子による波長13.5nmのEUV等の放射線の吸収は非常に大きく、これにより感放射線性樹脂組成物が高感度化される。これらの複合的な作用により上記レジスト性能を発揮することができると推察される。
本発明は、別の実施形態において、
当該感放射線性樹脂組成物を基板上に直接又は間接に塗布してレジスト膜を形成する工程と、
上記レジスト膜を露光する工程と、
露光された上記レジスト膜を現像液で現像する工程と
を含むパターン形成方法に関する。
当該感放射線性樹脂組成物を基板上に直接又は間接に塗布してレジスト膜を形成する工程と、

を含むパターン形成方法に関する。
当該パターン形成方法では、感度、CDU性能及び保存安定性能に優れるレジスト膜を形成可能な上記感放射線性樹脂組成物を用いているので、高品位のレジストパターンを効率的に形成することができる。
以下、本発明の実施形態について詳細に説明するが、本発明はこれらの実施形態に限定されるものではない。
《感放射線性樹脂組成物》
本実施形態にかかる感放射線性樹脂組成物(以下、単に「組成物」ともいう。)は、樹脂A、酸拡散制御剤及び溶剤を含む。上記組成物は、本発明の効果を損なわない限り、他の任意成分を含んでいてもよい。感放射線性樹脂組成物は、所定の樹脂と酸拡散制御剤とを含むことにより、得られるレジスト膜に高いレベルでの感度、CDU性能及び保存安定性能を付与することができる。
本実施形態にかかる感放射線性樹脂組成物(以下、単に「組成物」ともいう。)は、樹脂A、酸拡散制御剤及び溶剤を含む。上記組成物は、本発明の効果を損なわない限り、他の任意成分を含んでいてもよい。感放射線性樹脂組成物は、所定の樹脂と酸拡散制御剤とを含むことにより、得られるレジスト膜に高いレベルでの感度、CDU性能及び保存安定性能を付与することができる。
<樹脂A>
樹脂Aは、下記式(1)で表される構造単位((以下、「構造単位(I)」ともいう)を含む重合体(以下、この樹脂を「ベース樹脂」ともいう。)である。構造単位(I)は、酸解離性基を含む構造単位である。「酸解離性基」とは、酸の作用により解離する基をいう。当該感放射線性樹脂組成物は、上記樹脂が構造単位(I)を有することで、パターン形成性に優れる。

ベース樹脂は、構造単位(I)以外にも、後述するラクトン構造、環状カーボネート構造及びスルトン構造からなる群より選ばれる少なくとも1種を含む構造単位(II)や、構造単位(I)及び(II)以外のその他の構造単位を有していてもよい。以下、各構造単位について説明する。
(構造単位(I))
構造単位(I)は、下記式(1)で表される。

上記炭素数1~5のアルキル基としては、炭素数1~5の直鎖若しくは分岐鎖アルキル基が挙げられる。上記炭素数1~5の直鎖若しくは分岐鎖アルキル基としては、例えば、メチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、2-メチルプロピル基、1-メチルプロピル基、t-ブチル基等のアルキル基等が挙げられる。
上記炭素数1~5のハロゲン化アルキル基としては、上記炭素数1~5のアルキル基の水素原子の一部又は全部がハロゲンで置換されているものが挙げられる。
R1としては、構造単位(I)を与える単量体の共重合性の点から、水素原子又はメチル基が好ましい。
Rxは、1価の炭素数1~20の炭化水素基である。Rxとしての上記炭素数1~20の1価の炭化水素基は、例えば、炭素数1~20の1価の鎖状炭化水素基、炭素数3~20の1価の脂環式炭化水素基、炭素数6~20の1価の芳香族炭化水素基等が挙げられる。
上記炭素数1~20の1価の鎖状炭化水素基としては、例えば、炭素数1~20の直鎖若しくは分岐鎖飽和炭化水素基、又は炭素数1~20の直鎖若しくは分岐鎖不飽和炭化水素基が挙げられる。上記炭素数1~20の直鎖若しくは分岐鎖飽和炭化水素基としては、例えば、メチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、2-メチルプロピル基、1-メチルプロピル基、t-ブチル基等のアルキル基等が挙げられる。炭素数1~20の直鎖若しくは分岐鎖不飽和炭化水素基としては、例えば、エテニル基、プロペニル基、ブテニル基等のアルケニル基;エチニル基、プロピニル基、ブチニル基等のアルキニル基等が挙げられる。
上記炭素数3~20の1価の脂環式炭化水素基としては、単環若しくは多環の飽和炭化水素基、又は単環若しくは多環の不飽和炭化水素基が挙げられる。単環の飽和炭化水素基としてはシクロペンチル基、シクロヘキシル基、シクロヘプチル基、シクロオクチル基等が挙げられる。多環の飽和炭化水素基としてはノルボルニル基、アダマンチル基、トリシクロデシル基、テトラシクロドデシル基等の有橋脂環式炭化水素基等が挙げられる。なお、有橋脂環式炭化水素基とは、脂環を構成する炭素原子のうち互いに隣接しない2つの炭素原子間が1つ以上の炭素原子を含む化学結合で結合された多環性の脂環式炭化水素基をいう。なお当該脂環式炭化水素基は、窒素原子、酸素原子、硫黄原子、ハロゲン原子等のヘテロ原子を含んでいてもよい。脂環式炭化水素基を構成するメチレン基はこのようなヘテロ原子で置き換わっていてもよい。
上記炭素数6~20の1価の芳香族炭化水素基としては、例えば、フェニル基、ナフチル基等のアリール基;メチルフェニル基等が挙げられる。
Ryは、フッ素原子、炭素数1~5の炭化水素基、又は炭素数1~5のフッ素化炭化水素基である。Ryがベース樹脂中に複数存在する場合、それぞれ同一又は異なる。
上記炭素数1~5の炭化水素基は、例えば、炭素数1~5の1価の鎖状炭化水素基、又は、炭素数3~5の1価の脂環式炭化水素基等が挙げられる。これらの具体的な例としては、Rxのところで例示した基と同様のものを挙げられる。
上記炭素数1~5のフッ素化炭化水素基としては、それぞれ独立して、例えば、炭素数1~5の1価のフッ素化鎖状炭化水素基、炭素数3~5の1価のフッ素化脂環式炭化水素基等が挙げられる。
nは、0~14の整数である。nが2以上の場合、同一構造単位中に複数存在するRyは、それぞれ同一又は異なる。
構造単位(I)としては、例えば、下記式で表される構造単位等が挙げられる。
また、構造単位(I)を形成する単量体としては、例えば、下記式で表される単量体等が挙げられる。
樹脂Aが構造単位(I)を含む場合、構造単位(I)の含有割合(構造単位(I)が複数種存在する場合は合計)の下限は、樹脂を構成する全構造単位中、例えば、5モル%であり、10モル%、15モル%、20モル%等であってもよい。上記含有割合の上限としては、例えば、100モル%であり、90モル%、80モル%、70モル%であってもよい。構造単位(I)の含有割合を上記範囲とすることで、上記感放射線性樹脂組成物は、感度及びCDU性能、保存安定性能のさらなる向上を図ることができる。
(構造単位(II))
構造単位(II)は、ラクトン構造、環状カーボネート構造及びスルトン構造からなる群より選ばれる少なくとも1種を含む構造単位である。ベース樹脂は、構造単位(II)をさらに有することで、現像液への溶解性を調整することができ、その結果、当該感放射線性樹脂組成物は、解像性等のリソグラフィー性能を向上させることができる。また、ベース樹脂から形成されるレジストパターンと基板との密着性を向上させることができる。
構造単位(II)は、ラクトン構造、環状カーボネート構造及びスルトン構造からなる群より選ばれる少なくとも1種を含む構造単位である。ベース樹脂は、構造単位(II)をさらに有することで、現像液への溶解性を調整することができ、その結果、当該感放射線性樹脂組成物は、解像性等のリソグラフィー性能を向上させることができる。また、ベース樹脂から形成されるレジストパターンと基板との密着性を向上させることができる。
構造単位(II)としては、これらの中で、ラクトン構造を含む構造単位が好ましく、ノルボルナンラクトン構造を含む構造単位がより好ましく、ノルボルナンラクトン-イル(メタ)アクリレートに由来する構造単位がさらに好ましい。
構造単位(II)の含有割合は、ベース樹脂を構成する全構造単位に対して、20モル%以上が好ましく、25モル%以上がより好ましく、30モル%以上がさらに好ましい。また、80モル%以下が好ましく、75モル%以下がより好ましく、70モル%以下がさらに好ましい。構造単位(II)の含有割合を上記範囲とすることで、当該感放射線性樹脂組成物は解像性等のリソグラフィー性能及び形成されるレジストパターンの基板との密着性をより向上させることができる。
(構造単位(III))
ベース樹脂は、上記構造単位(I)及び(II)以外にも、その他の構造単位を任意で有する。上記その他の構造単位としては、例えば、極性基を含む構造単位(III)等をあげることができる(但し、構造単位(I)及び構造単位(II)に該当するものを除く)。ベース樹脂は、構造単位(III)をさらに有することで、現像液への溶解性を調整することができ、その結果、当該感放射線性樹脂組成物の解像性等のリソグラフィー性能を向上させることができる。上記極性基としては、例えば、ヒドロキシ基、カルボキシ基、シアノ基、ニトロ基、スルホンアミド基等をあげることができる。これらの中で、ヒドロキシ基、カルボキシ基が好ましく、ヒドロキシ基がより好ましい。
ベース樹脂は、上記構造単位(I)及び(II)以外にも、その他の構造単位を任意で有する。上記その他の構造単位としては、例えば、極性基を含む構造単位(III)等をあげることができる(但し、構造単位(I)及び構造単位(II)に該当するものを除く)。ベース樹脂は、構造単位(III)をさらに有することで、現像液への溶解性を調整することができ、その結果、当該感放射線性樹脂組成物の解像性等のリソグラフィー性能を向上させることができる。上記極性基としては、例えば、ヒドロキシ基、カルボキシ基、シアノ基、ニトロ基、スルホンアミド基等をあげることができる。これらの中で、ヒドロキシ基、カルボキシ基が好ましく、ヒドロキシ基がより好ましい。
構造単位(III)としては、例えば、下記式で表される構造単位等をあげることができる。
上記式中、RAは水素原子、フッ素原子、メチル基又はトリフルオロメチル基である。
上記ベース樹脂が上記極性基を有する構造単位(III)を有する場合、上記構造単位(III)の含有割合は、ベース樹脂を構成する全構造単位に対して、5モル%以上が好ましく、8モル%以上がより好ましく、10モル%以上がさらに好ましい。また、40モル%以下が好ましく、35モル%以下がより好ましく、30モル%以下がさらに好ましい。構造単位(III)の含有割合を上記範囲とすることで、当該感放射線性樹脂組成物の解像性等のリソグラフィー性能をさらに向上させることができる。
(構造単位(IV))
ベース樹脂は、その他の構造単位として、上記極性基を有する構造単位(III)以外に、フェノール性水酸基を有する構造単位(以下、「構造単位(IV)」ともいう。)を任意で有する。構造単位(IV)はエッチング耐性の向上と、露光部と未露光部との間の現像液溶解性の差(溶解コントラスト)の向上に寄与する。特に、電子線やEUVといった波長50nm以下の放射線による露光を用いるパターン形成に好適に適用することができる。この場合、樹脂は、構造単位(IV)とともに構造単位(I)を有することが好ましい。
ベース樹脂は、その他の構造単位として、上記極性基を有する構造単位(III)以外に、フェノール性水酸基を有する構造単位(以下、「構造単位(IV)」ともいう。)を任意で有する。構造単位(IV)はエッチング耐性の向上と、露光部と未露光部との間の現像液溶解性の差(溶解コントラスト)の向上に寄与する。特に、電子線やEUVといった波長50nm以下の放射線による露光を用いるパターン形成に好適に適用することができる。この場合、樹脂は、構造単位(IV)とともに構造単位(I)を有することが好ましい。
構造単位(IV)としては、ヒドロキシスチレンに由来する構造単位、ジヒドロキシスチレンに由来する構造単位、ヒドロキシフェニル(メタ)アクリレートに由来する構造単位が好ましい。この場合、重合時にはアルカリ解離性基等の保護基によりフェノール性水酸基を保護した状態で重合させておき、その後加水分解を行って脱保護することにより構造単位(IV)を得るようにすることが好ましい。なおヒドロキシスチレンやジヒドロキシスチレン、ヒドロキシフェニル(メタ)アクリレートにおけるフェノール性水酸基の置換位置はp位、m位、o位のいずれでも良い。
波長50nm以下の放射線による露光用の樹脂の場合、構造単位(IV)の含有割合は、樹脂を構成する全構造単位に対して、10モル%以上が好ましく、20モル%以上がより好ましい。また、70モル%以下が好ましく、60モル%以下がより好ましい。
(構造単位(V))
構造単位(V)は、酸解離性基を含む構造単位(ただし、構造単位(I)に該当するものを除く。)である。構造単位(V)としては、当該感放射線性樹脂組成物のパターン形成性の向上の観点から、下記式(2)で表される構造単位(以下、「構造単位(V-1)」ともいう)が好ましい。
構造単位(V)は、酸解離性基を含む構造単位(ただし、構造単位(I)に該当するものを除く。)である。構造単位(V)としては、当該感放射線性樹脂組成物のパターン形成性の向上の観点から、下記式(2)で表される構造単位(以下、「構造単位(V-1)」ともいう)が好ましい。
上記式(2)中、RP1は、水素原子、フッ素原子、メチル基又はトリフルオロメチル基である。R15は、炭素数1~20の1価の炭化水素基である。R16は、結合する炭素原子と共に構成される炭素数3~20の2価の脂環式基を表す。
上記RP1としては、構造単位(V-1)を与える単量体の共重合性の観点から、水素原子、メチル基が好ましく、メチル基がより好ましい。
上記R15で表される炭素数1~20の1価の炭化水素基としては、上記式(1)のRXで表される炭素数1~20の1価の炭化水素基として示した基等を採用することができる。
上記R15としては、炭素数1~10の直鎖又は分岐鎖飽和炭化水素基、炭素数3~20の脂環式炭化水素基が好ましい。
上記R16で表される炭素数3~20の2価の脂環式基は、同じ炭素数の単環又は多環の脂環式炭化水素の炭素環を構成する同一炭素原子から2個の水素原子を除いた基であれば特に限定されない。単環式炭化水素基及び多環式炭化水素基のいずれでもよく、多環式炭化水素基としては、有橋脂環式炭化水素基及び縮合脂環式炭化水素基のいずれでもよく、飽和炭化水素基及び不飽和炭化水素基のいずれでもよい。なお、縮合脂環式炭化水素基とは、複数の脂環が辺(隣接する2つの炭素原子間の結合)を共有する形で構成された多環性の脂環式炭化水素基をいう。
単環の脂環式炭化水素基のうち飽和炭化水素基としては、シクロペンタンジイル基、シクロヘキサンジイル基、シクロヘプタンジイル基、シクロオクタンジイル基等が好ましく、不飽和炭化水素基としてはシクロペンテンジイル基、シクロヘキセンジイル基、シクロヘプテンジイル基、シクロオクテンジイル基、シクロデセンジイル基等が好ましい。多環の脂環式炭化水素基としては、有橋脂環式飽和炭化水素基が好ましく、例えばビシクロ[2.2.1]ヘプタン-2,2-ジイル基(ノルボルナン-2,2-ジイル基)、ビシクロ[2.2.2]オクタン-2,2-ジイル基、トリシクロ[3.3.1.13,7]デカン-2,2-ジイル基(アダマンタン-2,2-ジイル基)等が好ましい。
これらの中で、R15は炭素数1~4のアルキル基又は炭素数6~10のアリール基であり、R16における脂環構造は炭素数5~8の単環のシクロアルカン構造であることが好ましい。
構造単位(V-1)としては、例えば、下記式(5-1)~(5-3)で表される構造単位(以下、「構造単位(V-1-1)~(V-1-3)」ともいう)等が挙げられる。
上記式(5-1)~(5-3)中、RP1及びR15は、上記式(2)と同義である。iは1~4の整数である。
iとしては、1又は2が好ましい。R15としては、メチル基、エチル基、イソプロピル基、フェニル基が好ましい。
ベース樹脂は、構造単位(V)を1種又は2種以上組み合わせて含んでいてもよい。
樹脂が構造単位(V)を含む場合、構造単位(V)の含有割合(複数種含む場合は合計の含有割合)の下限は、樹脂を構成する全構造単位中、1モル%が好ましく、2モル%がより好ましく、3モル%がさらに好ましい。また、上記含有割合の上限は、30モル%が好ましく、20モル%がより好ましく、15モル%がさらに好ましい。構造単位(V)の含有割合を上記範囲とすることで、当該感放射線性樹脂組成物のパターン形成性をより向上させることができる。
(構造単位(VI))
樹脂は、さらなる構造単位(VI)として、有機酸アニオン部分とオニウムカチオン部分とを有する構造単位を含んでいてもよい。構造単位(VI)は下記式(a71)又は(a72)で表されることが好ましい。

式中、RA7は、水素原子又はメチル基である。X71は、単結合又はエステル基である。X72は、直鎖状、分岐状若しくは環状の炭素数1~12のアルキレン基、又は炭素数6~10のアリーレン基であり、該アルキレン基を構成するメチレン基の一部が、エーテル基、エステル基又はラクトン環含有基で置換されていてもよく、また、X72に含まれる少なくとも1つの水素原子がヨウ素原子で置換されていてもよい。X73は、単結合、エーテル基、エステル基、又は直鎖状、分岐状若しくは環状の炭素数1~12のアルキレン基であり、該アルキレン基を構成するメチレン基の一部が、エーテル基又はエステル基で置換されていてもよい。Rf71~Rf74は、それぞれ独立に、水素原子、フッ素原子又はトリフルオロメチル基であるが、少なくとも1つはフッ素原子又はフッ素化炭化水素基である。R73~R77は、それぞれ独立に、ヘテロ原子を含んでいてもよい炭素数1~20の1価炭化水素基であり、R73とR74とが互いに結合して、これらが結合する硫黄原子と共に環を形成してもよい。
R73~R77における、ヘテロ原子を含んでいてもよい炭素数1~20の1価炭化水素基としては、炭素数1~12のアルキル基、炭素数3~12のシクロアルキル基、又は炭素数6~20のアリール基が好ましく、これらの基の水素原子の一部又は全部は、ヒドロキシ基、カルボキシ基、ハロゲン原子、オキソ基、シアノ基、アミド基、ニトロ基、スルトン基、スルホン基又はスルホニウム塩含有基で置換されていてもよく、これらの基を構成するメチレン基の一部が、エーテル基、エステル基、カルボニル基、カーボネート基又はスルホン酸エステル基で置換されていてもよい。
上記式(a71)及び(a72)は、好ましくは、それぞれ下記式(a71-1)及び(a72-1)で表されることが好ましい。
式中、RA7、R73~R77、Rf71~Rf74及びX71は、上記式(a71)又は(a72)と同義である。R78は、直鎖状、分岐状若しくは環状の炭素数1~4のアルキル基、ヨウ素原子以外のハロゲン原子、ヒドロキシ基、直鎖状、分岐状若しくは環状の炭素数1~4のアルコキシ基、又は直鎖状、分岐状若しくは環状の炭素数2~5のアルコキシカルボニル基である。m7は、0~4の整数である。n7は、0~3の整数である。
構造単位(VI)を与える単量体の有機酸アニオン部分としては、以下に示すものが挙げられるが、これらに限定されない。なお、下記に示すものはいずれもヨウ素置換芳香環構造を有する有機酸アニオン部分であるが、ヨウ素置換芳香環構造を有しない有機酸アニオン部分としては、下記式中のヨウ素原子を水素原子や他の置換基等のヨウ素原子以外の原子又は基で置換した構造を好適に採用することができる。なお、以下の式におけるRAは、上記RA7と同様である。
上記式(a71-1)のオニウムカチオン部分は、下記式(Q-1)で表されることが好ましい。
上記式(Q-1)において、Ra1及びRa2は各々独立に、置換基を表す。n1は0~5の整数を表し、n1が2以上の場合、複数存在するRa1は同一でも異なっていても良い。n2は0~5の整数を表し、n2が2以上の場合、複数存在するRa2は同一でも異なっていても良い。n3は、0~5の整数を表し、n3が2以上の場合、複数存在するRa3は同一でも異なっていても良い。Ra3は、フッ素原子又は1個以上のフッ素原子を有する基を表す。Ra1及びRa2は互いに連結して環を形成していてもよい。n1が2以上の場合、複数のRa1が互いに連結して環を形成していてもよい。n2が2以上の場合、複数のRa2が互いに連結して環を形成していてもよい。
Ra1及びRa2で表される置換基としては、アルキル基、シクロアルキル基、アルコキシ基、シクロアルキルオキシ基、アルコキシカルボニル基、アルキルスルホニル基、水酸基、ハロゲン原子、ハロゲン化炭化水素基が好ましい。
Ra1及びRa2のアルキル基は、直鎖アルキル基であってもよく、分岐鎖アルキル基であってもよい。このアルキル基としては、炭素数1~10のものが好ましく、これらの具体的な例としては、Rxのところで例示したアルキル基と同様のものを挙げられる。
Ra1及びRa2のシクロアルキル基としては、単環若しくは多環のシクロアルキル基(好ましくは炭素数3~20のシクロアルキル基)が挙げられ、例えば、シクロプロピル、シクロブチル、シクロペンチル、シクロヘキシル、シクロへプチル、シクロオクチル、シクロドデカニル、シクロペンテニル、シクロヘキセニル及びシクロオクタジエニル基が挙げられる。これらのうち、シクロプロピル、シクロペンチル、シクロヘキシル、シクロへプチル及びシクロオクチル基が特に好ましい。
Ra1及びRa2のアルコキシ基のアルキル基部分としては、例えば、先にRa1及びRa2のアルキル基として列挙したものが挙げられる。このアルコキシ基としては、メトキシ基、エトキシ基、n-プロポキシ基及びn-ブトキシ基が特に好ましい。
Ra1及びRa2のシクロアルキルオキシ基のシクロアルキル基部分としては、例えば、先にRa1及びRa2のシクロアルキル基として列挙したものが挙げられる。このシクロアルキルオキシ基としては、シクロペンチルオキシ基及びシクロヘキシルオキシ基が特に好ましい。
Ra1及びRa2のアルコキシカルボニル基のアルコキシ基部分としては、例えば、先にRa1及びRa2のアルコキシ基として列挙したものが挙げられる。このアルコキシカルボニル基としては、メトキシカルボニル基、エトキシカルボニル基及びn-ブトキシカルボニル基が特に好ましい。
Ra1及びRa2のアルキルスルホニル基のアルキル基部分としては、例えば、先にRa1及びRa2のアルキル基として列挙したものが挙げられる。また、Ra1及びRa2のシクロアルキルスルホニル基のシクロアルキル基部分としては、例えば、先にRa1及びRa2のシクロアルキル基として列挙したものが挙げられる。これらアルキルスルホニル基又はシクロアルキルスルホニル基としては、メタンスルホニル基、エタンスルホニル基、n-プロパンスルホニル基、n-ブタンスルホニル基、シクロペンタンスルホニル基及びシクロヘキサンスルホニル基が特に好ましい。
Ra1及びRa2の各基は、置換基を更に有していてもよい。この置換基としては、例えば、フッ素原子等のハロゲン原子(好ましくはフッ素原子)、ヒドロキシ基、カルボキシ基、シアノ基、ニトロ基、アルコキシ基、シクロアルキルオキシ基、アルコキシアルキル基、シクロアルキルオキシアルキル基、アルコキシカルボニル基、シクロアルキルオキシカルボニル基、アルコキシカルボニルオキシ基、及びシクロアルキルオキシカルボニルオキシ基が挙げられる。
Ra1及びRa2のハロゲン原子としては、フッ素原子、塩素原子、臭素原子、ヨウ素原子が挙げられ、フッ素原子が好ましい。
Ra1及びRa2のハロゲン化炭化水素基としては、ハロゲン化アルキル基が好ましい。ハロゲン化アルキル基を構成するアルキル基及びハロゲン原子としては前記と同様のものが挙げられる。中でもフッ素化アルキル基が好ましく、CF3がより好ましい。
上記したように、Ra1及びRa2は互いに連結して環(即ち、硫黄原子を含む複素環)を形成していてもよい。この場合、Ra1及びRa2が互いに結合して単結合又は2価の連結基を形成することが好ましい。2価の連結基としては、例えば、-COO-、-OCO-、-CO-、-O-、-S-、-SO-、-SO2-、アルキレン基、シクロアルキレン基、アルケニレン基又はこれらの2種以上の組み合わせが挙げられ、総炭素数が20以下のものが好ましい。Ra1及びRa2が互いに連結して環を形成する場合、Ra1及びRa2は、互いに結合して-COO-、-OCO-、-CO-、-O-、-S-、-SO-、-SO2-又は単結合を形成することが好ましい。中でも-O-、-S-又は単結合を形成することがより好ましく、単結合を形成することが特に好ましい。またn1が2以上の場合、複数のRa1が互いに連結して環を形成していてもよく、n2が2以上の場合、複数のRa2が互いに連結して環を形成していてもよい。このような例としては、例えば2つのRa1が互いに連結し、これらが結合するベンゼン環と共にナフタレン環を形成する態様が挙げられる。
Ra3は、フッ素原子又は1個以上のフッ素原子を有する基である。フッ素原子を有する基としては、Ra1及びRa2としてのアルキル基、シクロアルキル基、アルコキシ基、シクロアルキルオキシ基、アルコキシカルボニル基及びアルキルスルホニル基がフッ素原子で置換された基を挙げることができる。中でもフッ素化アルキル基を好適に挙げることができ、CF3、C2F5、C3F7、C4F9、C5F11、C6F13、C7F15、C8F17、CH2CF3、CH2CH2CF3、CH2C2F5、CH2CH2C2F5、CH2C3F7、CH2CH2C3F7、CH2C4F9及びCH2CH2C4F9をさらに好適に挙げることができ、CF3を特に好適に挙げることができる。
Ra3は、フッ素原子又はCF3であることが好ましく、フッ素原子であることがより好ましい。
n1及びn2は、各々独立して、0~3の整数が好ましく、0~2の整数が好ましい。
n3は、1~3の整数が好ましく、1又は2がより好ましい。
(n1+n2+n3)は1~15の整数が好ましく、1~9の整数がより好ましく、2~6の整数が更に好ましく、3~6の整数が特に好ましい。(n1+n2+n3)が1の場合、n3=1であってRa3がフッ素原子又はCF3であることが好ましい。(n1+n2+n3)が2の場合、n1=n3=1であってRa1及びRa3が各々独立してフッ素原子又はCF3である組み合わせ、及び、n3=2であってRa3がフッ素原子又はCF3である組み合わせが好ましい。(n1+n2+n3)が3の場合、n1=n2=n3=1であってRa1~Ra3が各々独立してフッ素原子又はCF3である組み合わせが好ましい。(n1+n2+n3)が4の場合、n1=n3=2であってRa1及びRa3が各々独立してフッ素原子又はCF3である組み合わせが好ましい。(n1+n2+n3)が5の場合、n1=n2=1且つn3=3であってRa1~Ra3が各々独立してフッ素原子又はCF3である組み合わせ、n1=n2=2且つn3=1であってRa1~Ra3が各々独立してフッ素原子又はCF3である組み合わせ、及び、n3=5であってRa3が各々独立してフッ素原子又はCF3である組み合わせが好ましい。(n1+n2+n3)が6の場合、n1=n2=n3=2であってRa1~Ra3が各々独立してフッ素原子又はCF3である組み合わせが好ましい。
このような、上記式(Q-1)で表されるオニウムカチオン部分の具体例としては、以下のものが挙げられる。なお、下記に示すものはいずれもフッ素置換芳香環構造を有するスルホニウムカチオン部分であるが、フッ素置換芳香環構造を有しないオニウムカチオン部分としては、下記式中のフッ素原子やCF3を水素原子や他の置換基等のフッ素原子以外の原子又は基で置換した構造を好適に採用することができる。
上記式(a72-1)のオニウムカチオン部分は、下記式(Q-2)で表されることが好ましい。
式中、Rd1及びRd2は、それぞれ独立して、置換若しくは非置換の炭素数1~12の直鎖状若しくは分岐状のアルキル基、アルコキシ基若しくはアルコキシカルボニル基、置換若しくは非置換の炭素数6~12の芳香族炭化水素基、ニトロ基である。Rd3及びRd4は、それぞれ独立して、フッ素原子又はフッ素原子を有する基である。k1及びk2は、それぞれ独立して0~5の整数である。k3及びk4は、それぞれ独立して0~5の整数である。ただし、(k1+k3)及び(k2+k4)はそれぞれ5以下である。Rd1~Rd4がそれぞれ複数の場合、複数のRd1~Rd4はそれぞれ同一でも異なっていてもよい。
Rd1及びRd2で表されるアルキル基、アルコキシ基及びアルコキシカルボニル基、並びにRd3及びRd4で表されるフッ素原子を有する基としては、それぞれ上記式(Q-1)と同様のものが挙げられる。
上記炭素数6~12の1価の芳香族炭化水素基としては、例えば、フェニル基、トリル基、キシリル基、ナフチル基等のアリール基;ベンジル基、フェネチル基等のアラルキル基等が挙げられる。
各基の置換基としては、例えばフッ素原子、塩素原子、臭素原子、ヨウ素原子等のハロゲン原子;ヒドロキシ基;カルボキシ基;シアノ基;ニトロ基;アルキル基、アルコキシ基、アルコキシカルボニル基、アルコキシカルボニルオキシ基、アシル基、アシロキシ基又はこれらの基の水素原子をハロゲン原子で置換した基;オキソ基(=O)等が挙げられる。
k1及びk2は、それぞれ0~2が好ましく、0又は1がより好ましい。k3及びk4は、それぞれ1~3が好ましく、1又は2がより好ましい。(k3+k4)は0~10の整数であるが、1~6の整数が好ましく、1~4の整数がより好ましく、1又は2が更に好ましい。
このような、上記式(Q-2)で表されるオニウムカチオン部分の具体例としては、以下のものが挙げられる。なお、下記に示すものはいずれもフッ素置換芳香環構造を有するヨードニウムカチオン部分であるが、フッ素置換芳香環構造を有しないオニウムカチオン部分としては、下記式中のフッ素原子やCF3を水素原子や他の置換基等のフッ素原子以外の原子又は基で置換した構造を好適に採用することができる。
樹脂が構造単位(VI)を含む場合、構造単位(VI)の含有割合(複数種含む場合は合計の含有割合)の下限は、樹脂を構成する全構造単位中、3モル%が好ましく、5モル%がより好ましく、8モル%がさらに好ましい。また、上記含有割合の上限は、30モル%が好ましく、25モル%がより好ましく、20モル%がさらに好ましい。構造単位(VI)の含有割合を上記範囲とすることで、樹脂の酸発生剤としての機能を十分に発揮することができる。
構造単位(VI)を与える単量体は、例えば、特許第5201363号公報に記載された重合性アニオンを有するスルホニウム塩と同様の方法で合成することができる。
(他の構造単位)
樹脂は、上記構造単位(I)~(VI)のほか、スチレンに由来する構造単位を含んでいてもよい。スチレン中のベンゼン環が有する水素原子の一部又は全部は、ハロゲン原子にて置換されていてもよい。ハロゲン原子としてはヨウ素原子が好ましい。

樹脂がスチレンに由来する構造単位を含む場合、スチレンに由来する構造単位の含有割合の下限は、樹脂を構成する全構造単位中、1モル%が好ましく、2モル%がより好ましく、3モル%がさらに好ましい。また、上記含有割合の上限は、10モル%が好ましく、8モル%以下がより好ましく、6モル%以下がさらに好ましい。
(樹脂Aの合成方法)
上記樹脂Aは、例えば、各構造単位を与える単量体を、ラジカル重合開始剤等を用い、適当な溶剤中で重合することにより合成できる。用いられるラジカル重合開始剤及び溶剤の種類、並びに重合条件は、樹脂Aの場合と同様である。

ベース樹脂の分子量は特に限定されないが、ゲルパーミエーションクロマトグラフィー(GPC)によるポリスチレン換算重量平均分子量(Mw)は、1,000以上50,000以下が好ましく、2,000以上30,000以下がより好ましく、3,000以上15,000以下がさらに好ましく、4,000以上12,000以下が特に好ましい。ベース樹脂のMwが上記下限未満だと、得られるレジスト膜の耐熱性が低下する場合がある。ベース樹脂のMwが上記上限を超えると、レジスト膜の現像性が低下する場合がある。
ベース樹脂のGPCによるポリスチレン換算数平均分子量(Mn)に対するMwの比(Mw/Mn)は、通常、1以上5以下であり、1以上3以下が好ましく、1以上2以下がさらに好ましい。
ベース樹脂のMw及びMnは、上述の樹脂Aの場合と同様に、ゲルパーミエーションクロマトグラフィー(GPC)を用いて測定される値である。

ベース樹脂の含有割合としては、当該感放射線性樹脂組成物の全固形分に対して、70質量%以上が好ましく、80質量%以上がより好ましく、85質量%以上がさらに好ましい。
(他の樹脂)
本実施形態の感放射線性樹脂組成物は、他の樹脂として、上記ベース樹脂よりもフッ素原子の質量含有率が大きい樹脂(以下、「高フッ素含有量樹脂」ともいう。)を含んでいてもよい。当該感放射線性樹脂組成物が高フッ素含有量樹脂を含有する場合、上記ベース樹脂に対してレジスト膜の表層に偏在化させることができ、その結果、液浸露光時のレジスト膜の表面の撥水性を高めたり、断面形状を向上したりすることができる。
本実施形態の感放射線性樹脂組成物は、他の樹脂として、上記ベース樹脂よりもフッ素原子の質量含有率が大きい樹脂(以下、「高フッ素含有量樹脂」ともいう。)を含んでいてもよい。当該感放射線性樹脂組成物が高フッ素含有量樹脂を含有する場合、上記ベース樹脂に対してレジスト膜の表層に偏在化させることができ、その結果、液浸露光時のレジスト膜の表面の撥水性を高めたり、断面形状を向上したりすることができる。
高フッ素含有量樹脂としては、例えば上記ベース樹脂における構造単Aを有するとともに、下記式(E-1)で表される構造単位(以下、「構造単位(E1)」ともいう。)を有することが好ましい。
上記式(E-1)中、R13は、水素原子、メチル基又はトリフルオロメチル基である。Gは、単結合、酸素原子、硫黄原子、-COO-、-SO2ONH-、-CONH-又は-OCONH-である。R14は、炭素数1~20の1価のフッ素化鎖状炭化水素基又は炭素数3~20の1価のフッ素化脂環式炭化水素基である。
上記R13としては、構造単位(E1)を与える単量体の共重合性の観点から、水素原子及びメチル基が好ましく、メチル基がより好ましい。
上記GLとしては、構造単位(E1)を与える単量体の共重合性の観点から、単結合及び-COO-が好ましく、-COO-がより好ましい。
上記R14で表される炭素数1~20の1価のフッ素化鎖状炭化水素基としては、炭素数1~20の直鎖又は分岐鎖アルキル基が有する水素原子の一部又は全部がフッ素原子により置換されたものを挙げることができる。
上記R14で表される炭素数3~20の1価のフッ素化脂環式炭化水素基としては、炭素数3~20の単環又は多環式炭化水素基が有する水素原子の一部又は全部がフッ素原子により置換されたものを挙げることができる。
上記R14としては、フッ素化鎖状炭化水素基が好ましく、フッ素化アルキル基がより好ましく、2,2,2-トリフルオロエチル基、1,1,1,3,3,3-ヘキサフルオロプロピル基及び5,5,5-トリフルオロ-1,1-ジエチルペンチル基がさらに好ましい。
高フッ素含有量樹脂が構造単位(E1)を有する場合、構造単位(E1)の含有割合の下限としては、高フッ素含有量樹脂を構成する全構造単位に対して、10mol%が好ましく、15mol%がより好ましく、20mol%がさらに好ましく、25mol%が特に好ましい。上記含有割合の上限としては、60mol%が好ましく、50mol%がより好ましく、40mol%がさらに好ましい。構造単位(E1)の含有割合を上記範囲とすることで、高フッ素含有量樹脂のフッ素原子の質量含有率をより適度に調整してレジスト膜の表層への偏在化をさらに促進することができ、その結果、液浸露光時のレジスト膜の撥水性をより向上させることができる。
高フッ素含有量樹脂は、酸解離性基を含む構造単位を有することができる。酸解離性基を含む構造単位としては、例えば上記ベース樹脂における構造単位(I)や構造単位(V)が挙げられる。高フッ素含有量樹脂における酸解離性基を含む構造単位の含有割合の上限としては、高フッ素含有量樹脂を構成する全構造単位に対して、20mol%が好ましく、10mol%がより好ましく、5mol%がさらに好ましく、0mol%が特に好ましい。
感放射線性樹脂組成物が高フッ素含有量樹脂を含有する場合、高フッ素含有量樹脂の含有量の下限としては、ベース樹脂100質量部に対して、0.1質量部が好ましく、0.5質量部がより好ましく、1質量部がさらに好ましく、2質量部が特に好ましい。上記含有量の上限としては、30質量部が好ましく、20質量部がより好ましく、15質量部がさらに好ましく、10質量部が特に好ましい。感放射線性樹脂組成物は高フッ素含有量樹脂を1種又は2種以上含有していてもよい。
高フッ素含有量樹脂は、上述したベース樹脂と同様の方法で合成することができる。
高フッ素含有量樹脂のMwの下限としては、1,000が好ましく、3,000がより好ましく、4,000がさらに好ましい。上記Mwの上限としては、50,000が好ましく、20,000がより好ましく、8,000がさらに好ましい。
高フッ素含有量樹脂のGPCによるMnに対するMwの比(Mw/Mn)の比の上限としては、5が好ましく、3がより好ましく、2がさらに好ましく、1.5が特に好ましい。上記比の下限としては、通常1であり、1.2が好ましい。
<酸拡散制御剤>
本発明における酸拡散制御剤は、有機酸アニオン部分と上記カチオン部分とを含み、上記塩は、上記有機酸アニオン部分にカルボン酸アニオンを含み、上記塩における少なくとも一部の上記有機酸アニオン部分がヨウ素置換芳香環構造を含む。
本発明における酸拡散制御剤は、有機酸アニオン部分と上記カチオン部分とを含み、上記塩は、上記有機酸アニオン部分にカルボン酸アニオンを含み、上記塩における少なくとも一部の上記有機酸アニオン部分がヨウ素置換芳香環構造を含む。
また、感放射線性酸発生剤を用いる場合、上記酸拡散制御剤は、放射線の照射により上記感放射線性酸発生剤から発生する酸より高いpKaを有する酸を発生する酸拡散制御剤であって、上記塩における少なくとも一部の上記有機酸アニオン部分がヨウ素置換芳香環構造を含む。
上記酸拡散制御剤における上記カチオン部分としてはスルホニウムカチオン、ヨードニウムカチオン、アンモニウムカチオンが挙げられ、スルホニウムカチオン、ヨードニウムカチオンが好ましい。上記酸拡散制御剤は、下記式(S-1)又は下記式(S-2)で表されることが好ましい。
式(S-1)及び(S-2)中、R1sは、水素原子、ヒドロキシ基、フッ素原子、塩素原子、アミノ基、ニトロ基若しくはシアノ基、若しくはハロゲン原子で置換されていてもよい、炭素数1~6のアルキル基、炭素数1~6のアルコキシ基、炭素数2~6のアシロキシ基若しくは炭素数1~4のアルキルスルホニルオキシ基、又は-NR1A-C(=O)-R1B若しくは-NR1A-C(=O)-O-R1Bである。R1Aは、水素原子、又は炭素数1~6のアルキル基であり、R1Bは、炭素数1~6のアルキル基、又は炭素数2~8のアルケニル基である。
上記炭素数1~6のアルキル基は、直鎖状、分岐状、環状のいずれでもよく、その具体例としては、Rxのところで例示したアルキル基と同様のものがあげられる。また、炭素数1~6のアルコキシ基、炭素数2~7のアシロキシ基、炭素数2~7のアルコキシカルボニル基のアルキル部としては、前述したアルキル基の具体例と同様のものがあげられ、上記炭素数1~4のアルキルスルホニルオキシ基のアルキル部としては、前述したアルキル基の具体例のうち炭素数1~4のものがあげられる。上記炭素数2~8のアルケニル基は、直鎖状、分岐状、環状のいずれでもよく、その具体例としては、ビニル基、1-プロペニル基、2-プロペニル基等があげられる。これらのうち、R1sとしては、フッ素原子、塩素原子、ヒドロキシ基、アミノ基、炭素数1~3のアルキル基、炭素数1~3のアルコキシ基、炭素数2~4のアシロキシ基、-NR1A-C(=O)-R1B、-NR1A-C(=O)-O-R1B等が好ましい。
R3s、R4s、R5s、R6s及びR7sは、それぞれ独立に、ヘテロ原子を含んでいてもよい炭素数1~20の1価炭化水素基である。R3s、R4s及びR5sは1個以上のフッ素原子を含み、R6s及びR7sは1個以上のフッ素原子を含む。また、R3s、R4s及びR5sのいずれか2つが、互いに結合してこれらが結合する硫黄原子と共に環を形成してもよい。上記1価炭化水素基は、直鎖状、分岐状、環状のいずれでもよく、その具体例としては、炭素数1~12のアルキル基、炭素数2~12のアルケニル基、炭素数2~12のアルキニル基、炭素数6~20のアリール基、炭素数7~12のアラルキル基等があげられる。また、これらの基の水素原子の一部又は全部が、ヒドロキシ基、カルボキシ基、ハロゲン原子、シアノ基、アミド基、ニトロ基、メルカプト基、スルトン基、スルホン基又はスルホニウム塩含有基で置換されていてもよく、これらの基の炭素原子の一部が、エーテル結合、エステル結合、カルボニル基、カーボネート基又はスルホン酸エステル結合で置換されていてもよい。
L1は、単結合、又は炭素数1~20の2価の連結基であり、2価の連結基はエーテル結合、チオエーテル結合、カルボニル基、エステル結合、アミド結合、スルトン環、ラクタム環、カーボネート結合、ハロゲン原子、ヒドロキシ基又はカルボキシ基を含んでいてもよい。このような炭素数1~20の2価の連結基としては、エーテル結合、チオエーテル結合、カルボニル基、エステル結合およびアミド結合よりなる群から選ばれる基と2価の炭化水素基とを組み合わせてなる基が挙げられる。かかる2価の炭化水素基としては置換若しくは非置換の2価の脂肪族炭化水素基、置換若しくは非置換の2価の脂環式炭化水素基、置換若しくは非置換の2価の芳香族炭化水素基が挙げられる。中でも1個以上のフッ素原子で置換された2価のアルキレン基、又は、置換若しくは非置換の2価のアリーレン基が好ましい。L1がエーテル結合、チオエーテル結合、カルボニル基、エステル結合およびアミド結合よりなる群から選ばれる基と置換若しくは非置換の2価のアリーレン基とを組み合わせてなる基である場合、2価のアリーレン基が上記式(S-1)及び(S-2)におけるカルボキシ基と結合していることが好ましい。
m及びnは、1≦m≦5、0≦n≦3、及び0≦m+n≦5を満たす整数であるが、1≦m≦3、0≦n≦2を満たす整数が好ましい。
上記式(S-1)又は(S-2)で表される酸拡散制御剤のアニオンとしては、以下に示すものがあげられるが、これらに限定されない。
上記式(S-1)及び(S-2)で表される酸拡散制御剤におけるオニウムカチオン部分としては、感放射線性酸発生剤におけるオニウムカチオン部分を好適に採用することができる。
上記酸拡散制御剤は、上記式(S-1)及び上記式(S-2)で表されるオニウムカチオン部分に代えて、金属カチオンであってもよい。
上記金属カチオンとして、例えば、Na+、Mg2+、K+、Ca2+、Rb+、Sr2+、Cs+、Ba2+、Co2+、Ni2+、Cu2+、Zn2+、Cd2+、Sn4+、Sb3+、Zr4+、Hf4+、Ce3+、Al3+、又は、In3+等が挙げられる。これらは単独で使用してもよく、また2種以上を混合して使用してもよい。
上記式(S-1)及び(S-2)で表される酸拡散制御剤は公知の方法、特に塩交換反応により合成することもできる。本発明の効果を損なわない限り、公知の酸拡散制御剤を用いることもできる。
これらの酸拡散制御剤は、単独で使用してもよく2種以上を併用してもよい。酸拡散制御剤の含有量の下限は、ベース樹脂100質量部に対して、0.5質量部が好ましく、1質量部がより好ましく、1.5質量部がさらに好ましい。また、上記含有量の上限は、15質量部が好ましく、12質量部がより好ましく、8質量部がさらに好ましい。これによりレジストパターン形成の際に優れた感度やCDU性能を発揮することができる。
<感放射線性酸発生剤>
当該感放射線性樹脂組成物は、放射線の照射(露光)により上記酸拡散制御剤から発生する酸より低いpKaを有する酸を発生する感放射線性酸発生剤をさらに含むことが好ましい。感放射線性樹脂組成物が上記感放射線性酸発生剤を含有することにより、露光により発生した酸が、樹脂が有する酸解離性基を解離させ、カルボキシ基等を発生させる。その結果、露光部の樹脂の極性が増大し、露光部における樹脂が、アルカリ水溶液現像の場合は現像液に対して溶解性となり、一方、有機溶媒現像の場合は現像液に対して難溶性となる。
当該感放射線性樹脂組成物は、放射線の照射(露光)により上記酸拡散制御剤から発生する酸より低いpKaを有する酸を発生する感放射線性酸発生剤をさらに含むことが好ましい。感放射線性樹脂組成物が上記感放射線性酸発生剤を含有することにより、露光により発生した酸が、樹脂が有する酸解離性基を解離させ、カルボキシ基等を発生させる。その結果、露光部の樹脂の極性が増大し、露光部における樹脂が、アルカリ水溶液現像の場合は現像液に対して溶解性となり、一方、有機溶媒現像の場合は現像液に対して難溶性となる。
感放射線性酸発生剤は、有機酸アニオン部分とオニウムカチオン部分とを含むことが好ましい。有機酸アニオン部分は、スルホン酸アニオン及びスルホンイミドアニオンからなる群より選択される少なくとも一種を有することが好ましい。露光により発生する酸としては、上記有機酸アニオン部分に対応して、スルホン酸、スルホンイミドが挙げられる。有機酸アニオン部分はヨウ素置換芳香環構造を含むことが好ましい。
中でも、露光によりスルホン酸を与える感放射線性酸発生剤として、スルホン酸アニオンに隣接する炭素原子に1以上のフッ素原子又はフッ素化炭化水素基が結合している化合物を好適に採用することができる。
感放射線性酸発生剤は、下記式(A-1)又は下記式(A-2)で表されることが好ましい。
式(A-1)及び(A-2)中、L1’は、単結合、エーテル結合若しくはエステル結合であるか、又はエーテル結合若しくはエステル結合を含んでいてもよい炭素数1~6のアルキレン基である。上記アルキレン基は、直鎖状、分岐状、環状のいずれでもよい。
R1’は、ヒドロキシ基、カルボキシ基、フッ素原子、塩素原子、臭素原子若しくはアミノ基であるか、若しくはフッ素原子、塩素原子、臭素原子、ヒドロキシ基、アミノ基若しくは炭素数1~10のアルコキシ基を含んでいてもよい、炭素数1~20のアルキル基、炭素数1~20のアルコキシ基、炭素数2~10のアルコキシカルボニル基、炭素数2~20のアシロキシ基若しくは炭素数1~20のアルキルスルホニルオキシ基、又は-NR8-C(=O)-R9’若しくは-NR8’-C(=O)-O-R9’であり、R8’は、水素原子、又はハロゲン原子、ヒドロキシ基、炭素数1~6のアルコキシ基、炭素数2~6のアシル基若しくは炭素数2~6のアシロキシ基を含んでいてもよい炭素数1~6のアルキル基であり、R9’は、炭素数1~16のアルキル基、炭素数2~16のアルケニル基、又は炭素数6~12のアリール基であり、ハロゲン原子、ヒドロキシ基、炭素数1~6のアルコキシ基、炭素数2~6のアシル基、又は炭素数2~6のアシロキシ基を含んでいてもよい。上記アルキル基、アルコキシ基、アルコキシカルボニル基、アシロキシ基、アシル基及びアルケニル基は、直鎖状、分岐状、環状のいずれでもよい。
これらのうち、R1’としては、ヒドロキシ基、-NR8’-C(=O)-R9’、フッ素原子、塩素原子、臭素原子、メチル基、メトキシ基等が好ましい。
R2’は、pが1のときは単結合又は炭素数1~20の2価の連結基であり、pが2又は3のときは炭素数1~20の3価又は4価の連結基であり、該連結基は酸素原子、硫黄原子又は窒素原子を含んでいてもよい。
Rf1~Rf4は、それぞれ独立に、水素原子、フッ素原子又はトリフルオロメチル基であるが、これらのうち少なくとも1つはフッ素原子又はトリフルオロメチル基である。また、Rf1とRf2とが合わさって、カルボニル基を形成してもよい。特に、Rf3及びRf4がともにフッ素原子であることが好ましい。
R3’、R4’、R5’、R6’及びR7’は、それぞれ独立に、ヘテロ原子を含んでいてもよい炭素数1~20の1価炭化水素基である。また、R3’、R4’及びR5’のいずれか2つが、互いに結合してこれらが結合する硫黄原子と共に環を形成してもよい。上記1価炭化水素基は、直鎖状、分岐状、環状のいずれでもよく、その具体例としては、炭素数1~12のアルキル基、炭素数2~12のアルケニル基、炭素数2~12のアルキニル基、炭素数6~20のアリール基、炭素数7~12のアラルキル基等が挙げられる。また、これらの基の水素原子の一部又は全部が、ヒドロキシ基、カルボキシ基、ハロゲン原子、シアノ基、アミド基、ニトロ基、メルカプト基、スルトン基、スルホン基又はスルホニウム塩含有基で置換されていてもよく、これらの基の炭素原子の一部が、エーテル結合、エステル結合、カルボニル基、カーボネート基又はスルホン酸エステル結合で置換されていてもよい。
p’は、1≦p’≦3を満たす整数である。q’及びr’は、0≦q’≦5、0≦r’≦3、及び0≦q’+r’≦5を満たす整数である。q’は、1≦q’≦3を満たす整数が好ましく、2又は3がより好ましい。r’は、0≦r’≦2を満たす整数が好ましい。
上記式(A-1)及び(A-2)で表される感放射線性酸発生剤の有機酸アニオン部分としては、以下に示すものが挙げられるが、これらに限定されない。なお、下記に示すものはいずれもヨウ素置換芳香環構造を有する有機酸アニオン部分であるが、ヨウ素置換芳香環構造を有しない有機酸アニオン部分としては、下記式中のヨウ素原子を水素原子や他の置換基等のヨウ素原子以外の原子又は基で置換した構造を好適に採用することができる。
上記式(A-1)で表される感放射線性酸発生剤におけるオニウムカチオン部分は、樹脂に含まれ得る構造単位(VI)における上記(Q-1)及び(Q-2)で表されるオニウムカチオン部分として示した構造を好適に採用することができる。
(他の有機酸アニオン部分の構造)
感放射線性酸発生剤は、有機酸アニオン部分として、上記式(A-1)及び(A-2)で表される感放射線性酸発生剤の有機酸アニオン部分とともに又はこれらに代えて、下記式(bd1)で表される構造を含んでいてもよい。

前記式(bd1)中、Ry1~Ry2は、相互に結合して環構造を形成していてもよい。かかるRy1~Ry2が形成する環構造は、式(bd1)中の六員環の一辺(Ry1及びRy2がそれぞれ結合している炭素原子間の結合)を共有し、この環構造は脂環式炭化水素であってもよいし芳香族炭化水素であってもよい。また、この環構造は、これ以外の環構造とからなる多環構造であってもよい。
前記式(bd1)中、Rz1~Rz4は、2個以上が相互に結合して環構造を形成していてもよい。例えば、Rz1は、Rz2~Rz4のいずれとも環構造を形成していてもよい。具体的には、式(bd1)中の六員環の一辺(Rz1及びRz2が結合している炭素原子と、Rz3及びRz4が結合している炭素原子との結合)を共有する環構造、Rz1とRz2とが結合して形成する環構造、Rz3とRz4とが結合して形成する環構造などが挙げられる。かかるRz1~Rz4のうちの2個以上が形成する環構造は、脂環式炭化水素であってもよいし芳香族炭化水素であってもよく、芳香族炭化水素であることが特に好ましい。また、この環構造は、これ以外の環構造とからなる多環構造であってもよい。
前記式(bd1)中、Rx1~Rx4は、2個以上が相互に結合して環構造を形成していてもよい。例えば、Rx1は、Rx2~Rx4のいずれとも環構造を形成していてもよい。かかるRx1~Rx4のうちの2個以上が形成する環構造は、脂環式炭化水素であってもよいし芳香族炭化水素であってもよい。また、この環構造は、これ以外の環構造とからなる多環構造であってもよい。
前記式(bd1)中、Rx1~Rx4、Ry1~Ry2及びRz1~Rz4のうち少なくとも1個はスルホン酸アニオン構造を有し、有機酸アニオン部分全体でn価のアニオンとなる。nは1以上の整数である。
上記式(bd1)で表される有機アニオン部分では、Rx1~Rx4、Ry1~Ry2及びRz1~Rz4がそれぞれスルホン酸アニオン構造であってもよい。Rx1~Rx4のうちの2個以上が相互に結合して環構造を形成する場合、当該環構造を形成する炭素原子又はこの炭素原子に結合した水素原子がスルホン酸アニオン構造で置換されていてもよい。Ry1~Ry2のうちの2個以上が相互に結合して環構造を形成する場合、当該環構造を形成する炭素原子又はこの炭素原子に結合した水素原子がスルホン酸アニオン構造で置換されていてもよい。Rz1~Rz4のうちの2個以上が相互に結合して環構造を形成する場合、当該環構造を形成する炭素原子又はこの炭素原子に結合した水素原子がスルホン酸アニオン構造で置換されていてもよい。
上記式(bd1)で表される有機アニオン部分の具体例としては、以下に示すものがあげられるが、これらに限定されない。
これらの感放射線性酸発生剤は、単独で使用してもよく2種以上を併用してもよい。感放射線性酸発生剤の含有量の下限は、ベース樹脂100質量部に対して、0.5質量部が好ましく、1質量部がより好ましく、1.5質量部がさらに好ましく、2質量部が特に好ましい。また、上記含有量の上限は、上記樹脂100質量部に対して、20質量部以下が好ましく、18質量部以下がより好ましく、15質量部以下がさらに好ましく、12質量部以下が特に好ましい。これによりレジストパターン形成の際に優れた感度やCDU性能を発揮することができる。
<溶剤>
本実施形態に係る感放射線性樹脂組成物は、溶剤を含有する。溶剤は、少なくともベース樹脂及び酸拡散制御剤、並びに所望により含有される添加剤等を溶解又は分散可能な溶剤であれば特に限定されない。

エチレングリコール、1,2-プロピレングリコール、2-メチル-2,4-ペンタンジオール、2,5-ヘキサンジオール、ジエチレングリコール、ジプロピレングリコール、トリエチレングリコール、トリプロピレングリコール等の炭素数2~18の多価アルコール系溶剤;
上記多価アルコール系溶剤が有するヒドロキシ基の一部をエーテル化した多価アルコール部分エーテル系溶剤等が挙げられる。

炭化水素系溶剤としては、例えば

ベンゼン、トルエン、ジ-iso-プロピルベンセン、n-アミルナフタレン等の芳香族炭化水素系溶剤等が挙げられる。

これらの中で、エステル系溶剤、ケトン系溶剤が好ましく、多価アルコール部分エーテルアセテート系溶剤、環状ケトン系溶剤、ラクトン系溶剤がより好ましく、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールモノメチルエーテル、シクロヘキサノン、γ-ブチロラクトン、乳酸エチルがさらに好ましい。当該感放射線性樹脂組成物は、溶剤を1種又は2種以上含有していてもよい。

上記感放射線性樹脂組成物は、上記成分以外にも、その他の任意成分を含有していてもよい。上記その他の任意成分としては、例えば、架橋剤、偏在化促進剤、界面活性剤、脂環式骨格含有化合物、増感剤等を挙げることができる。これらのその他の任意成分は、それぞれ1種又は2種以上を併用してもよい。
上記感放射線性樹脂組成物は、上記成分以外にも、その他の任意成分を含有していてもよい。上記その他の任意成分としては、例えば、架橋剤、偏在化促進剤、界面活性剤、脂環式骨格含有化合物、増感剤等を挙げることができる。これらのその他の任意成分は、それぞれ1種又は2種以上を併用してもよい。
<感放射線性樹脂組成物の調製方法>
上記感放射線性樹脂組成物は、例えば、樹脂、酸拡散制御剤及び溶剤と、必要に応じてその他の任意成分とを所定の割合で混合することにより調製できる。上記感放射線性樹脂組成物は、混合後に、例えば、孔径0.05μm~0.2μm程度のフィルター等でろ過することが好ましい。上記感放射線性樹脂組成物の固形分濃度としては、通常0.1質量%~50質量%であり、0.5質量%~30質量%が好ましく、1質量%~20質量%がより好ましい。
上記感放射線性樹脂組成物は、例えば、樹脂、酸拡散制御剤及び溶剤と、必要に応じてその他の任意成分とを所定の割合で混合することにより調製できる。上記感放射線性樹脂組成物は、混合後に、例えば、孔径0.05μm~0.2μm程度のフィルター等でろ過することが好ましい。上記感放射線性樹脂組成物の固形分濃度としては、通常0.1質量%~50質量%であり、0.5質量%~30質量%が好ましく、1質量%~20質量%がより好ましい。
《パターン形成方法》
本実施形態におけるパターン形成方法は、
上記感放射線性樹脂組成物を基板上に直接又は間接に塗布してレジスト膜を形成する工程(1)(以下、「レジスト膜形成工程」ともいう)、
上記レジスト膜を露光する工程(2)(以下、「露光工程」ともいう)、及び、
露光された上記レジスト膜を現像する工程(3)(以下、「現像工程」ともいう)を含む。
本実施形態におけるパターン形成方法は、
上記感放射線性樹脂組成物を基板上に直接又は間接に塗布してレジスト膜を形成する工程(1)(以下、「レジスト膜形成工程」ともいう)、
上記レジスト膜を露光する工程(2)(以下、「露光工程」ともいう)、及び、
露光された上記レジスト膜を現像する工程(3)(以下、「現像工程」ともいう)を含む。
上記パターン形成方法によれば、露光工程における感度やCDU性能、保存安定性能に優れた上記感放射線性樹脂組成物を用いているため、高品位のレジストパターンを形成することができる。以下、各工程について説明する。
[レジスト膜形成工程]
本工程(上記工程(1))では、上記感放射線性樹脂組成物でレジスト膜を形成する。このレジスト膜を形成する基板としては、例えば、シリコンウェハ、二酸化シリコン、アルミニウムで被覆されたウェハ等の従来公知のもの等を挙げることができる。また、例えば、特公平6-12452号公報や特開昭59-93448号公報等に開示されている有機系又は無機系の反射防止膜を基板上に形成してもよい。塗布方法としては、例えば、回転塗布(スピンコーティング)、流延塗布、ロール塗布等を挙げることができる。塗布した後に、必要に応じて、塗膜中の溶剤を揮発させるため、プレベーク(PB)を行ってもよい。PB温度としては、通常60℃~150℃であり、80℃~140℃が好ましい。PB時間としては、通常5秒~600秒であり、10秒~300秒が好ましい。形成されるレジスト膜の膜厚としては、10nm~1,000nmが好ましく、10nm~500nmがより好ましい。

[露光工程]
本工程(上記工程(2))では、上記工程(1)であるレジスト膜形成工程で形成されたレジスト膜に、フォトマスクを介して(場合によっては、水等の液浸媒体を介して)、放射線を照射し、露光する。露光に用いる放射線としては、目的とするパターンの線幅に応じて、例えば、可視光線、紫外線、遠紫外線、EUV(極端紫外線)、X線、γ線等の電磁波;電子線、α線等の荷電粒子線などを挙げることができる。これらの中でも、遠紫外線、電子線、EUVが好ましく、ArFエキシマレーザー光(波長193nm)、KrFエキシマレーザー光(波長248nm)、電子線、EUVがより好ましく、次世代露光技術として位置付けされる波長50nm以下の電子線、EUVがさらに好ましい。
本工程(上記工程(2))では、上記工程(1)であるレジスト膜形成工程で形成されたレジスト膜に、フォトマスクを介して(場合によっては、水等の液浸媒体を介して)、放射線を照射し、露光する。露光に用いる放射線としては、目的とするパターンの線幅に応じて、例えば、可視光線、紫外線、遠紫外線、EUV(極端紫外線)、X線、γ線等の電磁波;電子線、α線等の荷電粒子線などを挙げることができる。これらの中でも、遠紫外線、電子線、EUVが好ましく、ArFエキシマレーザー光(波長193nm)、KrFエキシマレーザー光(波長248nm)、電子線、EUVがより好ましく、次世代露光技術として位置付けされる波長50nm以下の電子線、EUVがさらに好ましい。
上記露光の後、ポストエクスポージャーベーク(PEB)を行い、レジスト膜の露光された部分において、露光により感放射線性酸発生剤から発生した酸による樹脂等が有する酸解離性基の解離を促進させることが好ましい。このPEBによって、露光部と未露光部とで現像液に対する溶解性に差が生じる。PEB温度としては、通常50℃~180℃であり、80℃~130℃が好ましい。PEB時間としては、通常5秒~600秒であり、10秒~300秒が好ましい。
[現像工程]
本工程(上記工程(3))では、上記工程(2)である上記露光工程で露光されたレジスト膜を現像する。これにより、所定のレジストパターンを形成することができる。現像後は、水又はアルコール等のリンス液で洗浄し、乾燥することが一般的である。

上記現像に用いる現像液としては、アルカリ現像の場合、例えば、水酸化ナトリウム、水酸化カリウム、炭酸ナトリウム、けい酸ナトリウム、メタけい酸ナトリウム、アンモニア水、エチルアミン、n-プロピルアミン、ジエチルアミン、ジ-n-プロピルアミン、トリエチルアミン、メチルジエチルアミン、エチルジメチルアミン、トリエタノールアミン、テトラメチルアンモニウムヒドロキシド(TMAH)、ピロール、ピペリジン、コリン、1,8-ジアザビシクロ-[5.4.0]-7-ウンデセン、1,5-ジアザビシクロ-[4.3.0]-5-ノネン等のアルカリ性化合物の少なくとも1種を溶解したアルカリ水溶液等を挙げることができる。これらの中でも、TMAH水溶液が好ましく、2.38質量%TMAH水溶液がより好ましい。
また、有機溶剤現像の場合、炭化水素系溶剤、エーテル系溶剤、エステル系溶剤、ケトン系溶剤、アルコール系溶剤等の有機溶剤、又は有機溶剤を含有する溶剤を挙げることができる。上記有機溶剤としては、例えば、上述の感放射線性樹脂組成物の溶剤として列挙した溶剤の1種又は2種以上等を挙げることができる。これらの中でも、エステル系溶剤、ケトン系溶剤が好ましい。エステル系溶剤としては、酢酸エステル系溶剤が好ましく、酢酸n-ブチル、酢酸アミルがより好ましい。ケトン系溶剤としては、鎖状ケトンが好ましく、2-ヘプタノンがより好ましい。現像液中の有機溶剤の含有量としては、80質量%以上が好ましく、90質量%以上がより好ましく、95質量%以上がさらに好ましく、99質量%以上が特に好ましい。現像液中の有機溶剤以外の成分としては、例えば、水、シリコンオイル等を挙げることができる。
現像方法としては、例えば、現像液が満たされた槽中に基板を一定時間浸漬する方法(ディップ法)、基板表面に現像液を表面張力によって盛り上げて一定時間静止することで現像する方法(パドル法)、基板表面に現像液を噴霧する方法(スプレー法)、一定速度で回転している基板上に一定速度で現像液吐出ノズルをスキャンしながら現像液を吐出しつづける方法(ダイナミックディスペンス法)等を挙げることができる。
以下、合成例、実施例及び比較例を示して本発明を具体的に説明するが、本発明は下記の実施例に限定されない。各種物性値の測定方法を以下に示す。
[Mw及びMn]
重合体のMw及びMnは、ゲルパーミエーションクロマトグラフィー(GPC)により東ソー社製のGPCカラム(「G2000HXL」2本、「G3000HXL」1本、「G4000HXL」1本)を使用し、以下の条件により測定した。
溶離液:テトラヒドロフラン(和光純薬工業社製)
流量:1.0mL/分
試料濃度:1.0質量%
試料注入量:100μL
カラム温度:40℃
検出器:示差屈折計
標準物質:単分散ポリスチレン
重合体のMw及びMnは、ゲルパーミエーションクロマトグラフィー(GPC)により東ソー社製のGPCカラム(「G2000HXL」2本、「G3000HXL」1本、「G4000HXL」1本)を使用し、以下の条件により測定した。
溶離液:テトラヒドロフラン(和光純薬工業社製)
流量:1.0mL/分
試料濃度:1.0質量%
試料注入量:100μL
カラム温度:40℃
検出器:示差屈折計
標準物質:単分散ポリスチレン
実施例の感放射線性樹脂組成物に用いたスルホニウム塩又はヨードニウム塩の感放射線性酸発生剤PAG1~PAG8の構造を以下に示す。
[合成例]ベースポリマー(P-1)~(P-10)及び(Pc-1)の合成
各々のモノマーを組み合わせてテトラヒドロフラン(THF)溶剤下で共重合反応を行い、メタノールに晶出し、さらにヘキサンで洗浄を繰り返した後に単離、乾燥して、以下に示す組成のベースポリマー(P-1)~(P-10)及び(Pc-1)を得た。得られたベースポリマーの組成は1H-NMRにより、Mw及び分散度(Mw/Mn)は上述のGPC(溶剤:THF、標準:ポリスチレン)により確認した。
各々のモノマーを組み合わせてテトラヒドロフラン(THF)溶剤下で共重合反応を行い、メタノールに晶出し、さらにヘキサンで洗浄を繰り返した後に単離、乾燥して、以下に示す組成のベースポリマー(P-1)~(P-10)及び(Pc-1)を得た。得られたベースポリマーの組成は1H-NMRにより、Mw及び分散度(Mw/Mn)は上述のGPC(溶剤:THF、標準:ポリスチレン)により確認した。

[実施例、比較例]
界面活性剤としてスリーエム社製FC-4430を100ppm溶解させた溶剤に、表1に示される組成で各成分を溶解させた溶液を、0.2μmサイズのフィルターで濾過して感放射線性樹脂組成物を調製した。

表1中、各成分は、以下のとおりである。
有機溶剤:PGMEA(プロピレングリコールモノメチルエーテルアセテート)
CHN(シクロヘキサノン)
PGME(プロピレングリコールモノメチルエーテル)
DAA(ジアセトンアルコール)
EL(乳酸エチル)
CHN(シクロヘキサノン)
PGME(プロピレングリコールモノメチルエーテル)

EL(乳酸エチル)
酸拡散制御剤(Q-1)~(Q-9)及び(Qc-1)
[EUV露光による感度の評価]
12インチのシリコンウェハ上に、スピンコーター(東京エレクトロン(株)の「CLEAN TRACK ACT12」)を使用して、下層反射防止膜形成用組成物(ブルワーサイエンス社の「ARC66」)を塗工した後、205℃で60秒間加熱することにより平均厚さ105nmの下層反射防止膜を形成した。この下層反射防止膜上に、表1に示す各感放射線性樹脂組成物を、上記スピンコーターを使用して塗工し、130℃で60秒間PBを行った。その後、23℃で30秒間冷却することにより、平均厚さ55nmのレジスト膜を形成した。このレジスト膜に対して、EUVスキャナー(ASML社の「NXE3300」(NA0.33、σ0.9/0.6、クアドルポール照明、ウェハ上寸法がピッチ46nm、+20%バイアスのホールパターンのマスク))を用いて露光した。120℃のホットプレート上で60秒間PEBを行い、2.38質量%テトラメチルアンモニウムヒドロキシド(TMAH)水溶液で30秒間現像を行って、23nmホール、46nmピッチのレジストパターンを形成した。この23nmホール46nmピッチのレジストパターンを形成する露光量を最適露光量(Eop)とし、最適露光量を感度(mJ/cm2)とした。
12インチのシリコンウェハ上に、スピンコーター(東京エレクトロン(株)の「CLEAN TRACK ACT12」)を使用して、下層反射防止膜形成用組成物(ブルワーサイエンス社の「ARC66」)を塗工した後、205℃で60秒間加熱することにより平均厚さ105nmの下層反射防止膜を形成した。この下層反射防止膜上に、表1に示す各感放射線性樹脂組成物を、上記スピンコーターを使用して塗工し、130℃で60秒間PBを行った。その後、23℃で30秒間冷却することにより、平均厚さ55nmのレジスト膜を形成した。このレジスト膜に対して、EUVスキャナー(ASML社の「NXE3300」(NA0.33、σ0.9/0.6、クアドルポール照明、ウェハ上寸法がピッチ46nm、+20%バイアスのホールパターンのマスク))を用いて露光した。120℃のホットプレート上で60秒間PEBを行い、2.38質量%テトラメチルアンモニウムヒドロキシド(TMAH)水溶液で30秒間現像を行って、23nmホール、46nmピッチのレジストパターンを形成した。この23nmホール46nmピッチのレジストパターンを形成する露光量を最適露光量(Eop)とし、最適露光量を感度(mJ/cm2)とした。
[CDUの評価]
上記で求めたEopの露光量を照射して、上記と同様に操作して23nmホール、46nmピッチのレジストパターンを形成した。形成したレジストパターンを、走査型電子顕微鏡(日立ハイテクノロジーズ社の「CG-5000」)を用いて、パターン上部から観察した。500nmの範囲でホール径を16点測定して平均値を求めた。また、平均値を任意のポイントで計500点測定した。測定値の分布から3シグマ値を求め、求めた3シグマ値をCDU性能の評価値(nm)とした。CDU性能は、その評価値が小さいほど、長周期でのホール径のばらつきが小さく良好である。結果を表1に示す。
上記で求めたEopの露光量を照射して、上記と同様に操作して23nmホール、46nmピッチのレジストパターンを形成した。形成したレジストパターンを、走査型電子顕微鏡(日立ハイテクノロジーズ社の「CG-5000」)を用いて、パターン上部から観察した。500nmの範囲でホール径を16点測定して平均値を求めた。また、平均値を任意のポイントで計500点測定した。測定値の分布から3シグマ値を求め、求めた3シグマ値をCDU性能の評価値(nm)とした。CDU性能は、その評価値が小さいほど、長周期でのホール径のばらつきが小さく良好である。結果を表1に示す。
[保存安定性の評価]
上記実施例及び比較例で得た感放射線性樹脂組成物を35℃又は-15℃で1か月保管した。これらの組成物を用いて上記と同様にして感度の評価を行った。-15℃で1か月保管した場合の感度と35℃で1か月保管した場合の感度の差が1.0%以内の場合を「A」、1.0%超1.5%以内の場合を「B」、1.5%超の場合を「C」とする。
上記実施例及び比較例で得た感放射線性樹脂組成物を35℃又は-15℃で1か月保管した。これらの組成物を用いて上記と同様にして感度の評価を行った。-15℃で1か月保管した場合の感度と35℃で1か月保管した場合の感度の差が1.0%以内の場合を「A」、1.0%超1.5%以内の場合を「B」、1.5%超の場合を「C」とする。
上記EUV露光を経て形成したレジストパターンについて評価した結果、実施例の感放射線性樹脂組成物は、いずれも、感度、CDU性能、及び保存安定性能能が良好であった。
上記で説明した感放射線性樹脂組成物及びレジストパターン形成方法によれば、露光光に対する感度が良好であり、CDU性能に優れたレジストパターンを形成することができる。したがって、これらは、今後、更に微細化が進行すると予想される半導体デバイスの加工プロセス等に好適に用いることができる。
Claims (8)
- 下記式(1)で表される構造単位を含む樹脂と、
R1は、水素原子、炭素数1~5のアルキル基又は炭素数1~5のハロゲン化アルキル基である。
Rxは、1価の炭素数1~20の炭化水素基である。
nは、0~14の整数である。
Ryは、フッ素原子、炭素数1~5の炭化水素基、又は炭素数1~5のフッ素化炭化水素基である。Ryが複数存在する場合、それぞれ同一又は異なる。)
有機酸アニオン部分とカチオン部分とを含む一種又は二種以上の塩と、
溶剤と
を含有し、
上記塩は、上記有機酸アニオン部分にカルボン酸アニオンを含み、
上記塩における少なくとも一部の上記有機酸アニオン部分がヨウ素置換芳香環構造を含む、
感放射線性樹脂組成物。 - Rxは、炭素数1~5の1価の炭化水素基である、請求項1に記載の感放射線性樹脂組成物。
- 放射線の照射により上記酸拡散制御剤から発生する酸より低いpKaを有する酸を発生する感放射線性酸発生剤をさらに含む請求項1又は2に記載の感放射線性樹脂組成物。
- 上記樹脂は、フェノール性水酸基を有する構造単位をさらに含む、請求項1~3のいずれか1項に記載の感放射線性樹脂組成物。
- 上記樹脂は、ラクトン構造、環状カーボネート構造及びスルトン構造からなる群より選択される少なくとも一種を含む構造単位をさらに含む、請求項1~4のいずれか1項に記載の感放射線性樹脂組成物。
- 上記樹脂よりフッ素原子の質量含有率が大きい高フッ素含有量樹脂をさらに含む、請求項1~5のいずれか1項に記載の感放射線性樹脂組成物。
- 請求項1~6のいずれか1項に記載の感放射線性樹脂組成物を基板上に直接又は間接に塗布してレジスト膜を形成する工程と、
上記レジスト膜を露光する工程と、
露光された上記レジスト膜を現像液で現像する工程と
を含むパターン形成方法。 - 上記露光を極端紫外線又は電子線を用いて行う、請求項7に記載のパターン形成方法。
