Description

フィルム状接着剤及び接続構造体の製造方法
 本明細書は、フィルム状接着剤及び接続構造体の製造方法に関する。
 近年、半導体、液晶ディスプレイ等の分野において、電子部品の固定、又は、回路接続を行うために各種の接着剤が使用されている。これらの用途では、ますます高密度化又は高精細化が進み、高い接着性又は信頼性が接着剤に求められている。特に、回路接続材料としては、液晶ディスプレイとテープキャリアパッケージ(Tape Carrier Package:TCP)との接続、フレキシブルプリント基板(Flexible Printed Circuits:FPC)とTCPとの接続、FPCとプリント配線板(Printed Wiring Board:PWB)との接続、半導体シリコンチップと基板との接続、FPCとタッチパネルモジュールとの接続、FPCとFPCとの接続、COF(Chip On Flex)実装方式によるCOF用FPCとPWBとの接続、COF用FPCとFPCとの接続等において、導電粒子を含有する導電性接着剤(例えば異方導電性接着剤)が使用されている(例えば、特許文献1~2参照)。

 近年、有機EL素子(OLED)、液晶のディスプレイ端末(スマートフォン、タブレット、スマートウォッチ等)、ウェアラブル端末(身につける端末)等の端末用の部品として、フィルム状接着剤を介してFPC/FPC接続、COF用FPC/FPC接続、FPC/PWB接続、又は、COF用FPC/PWB接続を行って得られた接続構造体が使用されるようになってきている。これらの接続構造体については、表示品質向上及び低消費電力のため、接続抵抗の低抵抗化が求められている。また、近年、実装部材への負荷の低減等の観点から、より低圧(例えば1MPa以下)での実装が可能なフィルム状接着剤が求められている。
 そこで、本発明は、低圧実装であっても、低接続抵抗を示す接続構造体を得ることが可能な回路接続用のフィルム状接着剤を提供することを主な目的とする。
 本発明の一側面は、以下の[1]に示す回路接続用のフィルム状接着剤に関する。
[1]回路接続用のフィルム状接着剤であって、Bi含有量が20~60質量%であり且つSn含有量が40~80質量%であるはんだ粒子と、ラジカル重合性化合物と、熱ラジカル発生剤と、を含有し、前記はんだ粒子の平均粒径が、前記フィルム状接着剤の厚さの0.5~1.5倍である、フィルム状接着剤。
 上記側面のフィルム状接着剤によれば、低圧(例えば1MPa以下)で実装を行った場合であっても、低接続抵抗を示す接続構造体を得ることができる。そのため、上記側面のフィルム状接着剤により得られる接続構造体は、優れた表示品質を示すことができ、且つ、消費電力を低減することができる傾向がある。
 上記効果が得られる理由を本発明者らは以下のように推察する。まず、従来の導電粒子を用いた導電性接着剤では、導電粒子表面と電極表面との限定された物理的接触により部材同士の電気的接続を行うのに対し、上記側面のフィルム状接着剤では、上記特定の組成のはんだ粒子を使用することで、電極表面とはんだ粒子表面との密接かつ広範囲な物理的接触に加えて、部分的に、はんだの金属元素と電極めっき最表面の金属元素とが混合された層(金属層間化合物による金属接合)を形成できる。また、上記側面のフィルム状接着剤では、はんだ粒子の平均粒径が、フィルム状接着剤の厚さの0.5倍以上であることで、はんだ粒子の捕捉のために必要な接着剤成分の流動量が少なくてすむため、低圧実装であっても、はんだ粒子を捕捉することができる。これらの理由から、上記側面のフィルム状接着剤によれば上記効果が得られると推察される。
 ところで、上述した端末は高温高湿環境下に置かれる場合が多いため、上記接続構造体には、高温高湿環境下でも接続抵抗を低く維持することが可能な高い接続信頼性が求められる場合がある。これに対し、上記側面のフィルム状接着剤により得られる接続構造体は、高温高湿環境試験後においても安定して低い接続抵抗を示す傾向があり、厳しい環境下でも優れた表示品質を維持できる高い信頼性を有する傾向がある。
 また、上記組成のはんだ粒子は、低い温度(例えば130~180℃)に軟化点を有する傾向がある。そのため、上記側面のフィルム状接着剤によれば、低温で実装を行った場合であっても、低接続抵抗を示す接続構造体が得られる傾向がある。
 上記側面のフィルム状接着剤は、下記[2]~[4]に示すフィルム状接着剤であってもよい。
[2]前記はんだ粒子の軟化点よりも低い温度に硬化点を有する、[1]に記載のフィルム状接着剤。
[3]前記はんだ粒子の軟化点での前記フィルム状接着剤の粘度が、最低溶融粘度の3倍以上である、[1]又は[2]に記載のフィルム状接着剤。
[4]前記はんだ粒子の軟化点が130~180℃である、[1]~[3]のいずれかに記載のフィルム状接着剤。
 本発明の他の一側面は、第一の電極を有する第一の回路部材の前記第一の電極が設けられている面と、第二の電極を有する第二の回路部材の前記第二の電極が設けられている面との間に、[1]~[4]のいずれかに記載のフィルム状接着剤を配置する工程と、前記第一の回路部材と前記第二の回路部材とを、前記フィルム状接着剤を介して、1MPa以下の圧力で熱圧着することにより、前記第一の電極と前記第二の電極とを互いに電気的に接続し且つ前記第一の回路部材と前記第二の回路部材とを接着する工程と、を含む、接続構造体の製造方法に関する。
 上記側面の接続構造体の製造方法は、第一の電極が、最表面にAuめっき層を有する電極であり、前記第二の電極が、最表面にAuめっき層又はSnめっき層を有する電極である、接続構造体であってよい。
 本発明によれば、低圧実装であっても、低接続抵抗を示す接続構造体を得ることが可能な回路接続用のフィルム状接着剤を提供することができる。

 本明細書において、「(メタ)アクリレート」とは、アクリレート、及び、それに対応するメタクリレートの少なくとも一方を意味する。「(メタ)アクリロイル」、「(メタ)アクリル酸」等の他の類似の表現においても同様である。以下で例示する材料は、特に断らない限り、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。組成物中の各成分の含有量は、組成物中に各成分に該当する物質が複数存在する場合、特に断らない限り、組成物中に存在する当該複数の物質の合計量を意味する。「~」を用いて示された数値範囲は、「~」の前後に記載される数値をそれぞれ最小値及び最大値として含む範囲を示す。「A又はB」とは、A及びBのどちらか一方を含んでいればよく、両方とも含んでいてもよい。「常温」とは、25℃を意味し、「常圧」とは、1気圧を意味する。
 本明細書中に段階的に記載されている数値範囲において、ある段階の数値範囲の上限値又は下限値は、他の段階の数値範囲の上限値又は下限値に置き換えてもよい。また、本明細書中に記載されている数値範囲において、その数値範囲の上限値又は下限値は、実施例に示されている値に置き換えてもよい。
 本発明は、一側面において、回路接続用のフィルム状接着剤を提供する。また、本発明は、一側面において、接続構造体又はその製造へのフィルム状接着剤又はその硬化物の応用を提供する。また、本発明は、一側面において、回路接続へのフィルム状接着剤又はその硬化物の応用を提供する。また、本発明は、一側面において、ウェアラブル用途への接続構造体の応用を提供する。
 以下、本発明の実施形態について説明するが、本発明はこれらの実施形態に何ら限定されるものではない。
<フィルム状接着剤>
 一実施形態のフィルム状接着剤は、Bi含有量が20~60質量%であり且つSn含有量が40~80質量%であるはんだ粒子と、ラジカル重合性化合物と、熱ラジカル発生剤と、を含有し、はんだ粒子の平均粒径が、フィルム状接着剤の厚さの0.5~1.5倍である、回路接続用のフィルム状接着剤である。
 一実施形態において、フィルム状接着剤は、はんだ粒子の軟化点よりも低い温度に硬化点を有してよい。また、他の一実施形態において、はんだ粒子の軟化点でのフィルム状接着剤の粘度は、最低溶融粘度の3倍以上であってよい。また、他の一実施形態において、はんだ粒子の軟化点は、130~180℃であってよい。
 図1は一実施形態のフィルム状接着剤を示す模式断面図である。図1に示すフィルム状接着剤1は、回路接続用の接着剤であり、(A)Bi含有量が20~60質量%であり且つSn含有量が40~80質量%であるはんだ粒子2(以下、「(A)成分」ともいう)と、(B)ラジカル重合性化合物(以下、「(B)成分」ともいう)と、(C)熱ラジカル発生剤(以下、「(C)成分」ともいう)と、を含有する。以下の説明において、フィルム状接着剤1に含まれる(A)成分以外の成分を接着剤成分という。
((A)成分:はんだ粒子)
 (A)成分は、20~60質量%のBi(ビスマス)と、40~80質量%のSn(スズ)とを含有する。BiとSnの組成が上記範囲であると、熱圧着時、139℃付近で溶融した液体状態のはんだ成分と、固体状態のはんだ成分が混在することになり、電極の接続間距離を保ちながら電極表面にはんだ粒子がぬれ広がり、密接かつ広範囲な物理的接触と部分的な金属接合(はんだの金属元素と電極めっき最表面の金属元素とが混合された層)を形成することが可能である。このような金属接合を形成しやすい観点では、(A)成分は、Bi含有量が21~58質量%であり且つSn含有量が42~79質量%であるはんだ粒子であってもよく、Bi含有量が21~40質量%であり且つSn含有量が60~79質量%であるはんだ粒子であってもよい。
 (A)成分は、Bi含有量及びSn含有量が上述した範囲内であれば他の金属元素を更に含んでいてもよい。他の金属元素としては、はんだに含まれ得る一般的な金属元素が挙げられる。(A)成分に含まれる金属元素はBi及びSnのみであってもよい。(A)成分に含まれる金属元素がBi及びSnのみ(すなわち、Bi含有量及びSn含有量の合計が100質量%)であると、より低い接続抵抗及びより高い接続信頼性を示す接続構造体が得られやすい。
 (A)成分の軟化点は、例えば、130~180℃である。(A)成分の軟化点は、低温実装が可能となる観点から、170℃以下、160℃以下、150℃以下又は140℃以下であってよい。(A)成分の軟化点は、はんだ粒子の捕捉性をより向上させる観点から、135℃以上であってもよい。これらの観点から、(A)成分の軟化点は、130~170℃、130~160℃、130~150℃又は130~140℃であってもよく、135~170℃、135~160℃、135~150℃又は135~140℃であってもよい。(A)成分の軟化点は、DSC(示差走査熱量計)を用いて測定することができる。具体的には、昇温速度10℃/minで、Heガスフロー中で(A)成分のDSC測定を行った際に、最初に発生する吸熱ピーク(第一吸熱ピーク)を(A)成分の軟化点とする。
 (A)成分の平均粒径は、フィルム状接着剤1の厚さの0.5~1.5倍である。(A)成分の平均粒径は、はんだ粒子の捕捉性をより向上させることができ、より低い接続抵抗を示す接続構造体を得ることができる観点では、フィルム状接着剤1の厚さの0.6倍以上が好ましく、0.7倍以上又は0.8倍以上であってもよい。(A)成分の平均粒径は、製造方法の容易性及び製造安定性の観点では、フィルム状接着剤1の厚さの1.3倍以下、1.2倍以下、1.1倍以下、1.0倍以下、0.9倍以下又は0.8倍以下であってもよい。これらの観点から、(A)成分の平均粒径は、フィルム状接着剤1の厚さの0.5~1.3倍、0.5~1.2倍、0.5~1.1倍、0.5~1.0倍、0.5~0.9倍、0.5~0.8倍、0.6~1.5倍、0.6~1.3倍、0.6~1.2倍、0.6~1.1倍、0.6~1.0倍、0.6~0.9倍、0.6~0.8倍、0.7~1.5倍、0.7~1.3倍、0.7~1.2倍、0.7~1.1倍、0.7~1.0倍、0.7~0.9倍、0.7~0.8倍、0.8~1.5倍、0.8~1.3倍、0.8~1.2倍、0.8~1.1倍、0.8~1.0倍又は0.8~0.9倍であってもよい。
 (A)成分の平均粒径は、例えば、3μm以上、5μm以上、10μm以上、15μm以上、18μm以上又は20μm以上であってよく、55μm以下、30μm以下、28μm以下、又は25μm以下であってよく、3~55μm、5~30μm、10~28μm、15~28μm、18~25μm又は20~25μmであってよい。特に、フィルム状接着剤の厚さが25μm以下の場合、(A)成分の平均粒径が上記範囲であると、はんだ粒子の捕捉性をより向上させることができ、より低い接続抵抗を示す接続構造体を得ることができる傾向がある。上記範囲の平均粒径を有する(A)成分を含有するフィルム状接着剤1は、例えば、フィルム状接着剤1の作製時に使用する(A)成分として、分級操作等によって粒子径を調整したはんだ粒子(例えば、マイクロトラック測定装置(日機装株式会社製)等を用いたレーザー回折法などの機器分析により測定される平均粒径(D50値)が上記範囲であるはんだ粒子)を用いることで容易に得ることができる。
 フィルム状接着剤中の(A)成分の平均粒径(D50値)は、例えば、フィルム状接着剤をメチルエチルケトン等の有機溶剤に溶解させ、ろ過することにより(A)成分を分取し、得られた(A)成分を、例えば、マイクロトラック測定装置(日機装株式会社製)等を用いたレーザー回折法などの機器分析により分析することにより求めることができる。
 (A)成分は、低圧実装においてより高い接続信頼性を得る観点から、粒子径が55μm以上の粒子を10体積%以上含まないことが好ましく、粒子径が30μm以上の粒子を10体積%以上含まないことがより好ましく、粒子径が25μm以上の粒子を10体積%以上含まないことが更に好ましい。同様の観点から、(A)成分は、粒子径が5μm以下の粒子を10体積%以上含まないことが好ましく、粒子径が10μm以下の粒子を10体積%以上含まないことがより好ましく、粒子径が15μm以下の粒子を10体積%以上含まないことが更に好ましい。
 (A)成分の含有量は、要求する抵抗と、隣接する電極間の粒子連結によるショートを避けることとを考慮しながら適宜調整してよい。(A)成分の含有量は、例えば、接着剤成分の合計量100質量部に対し、1~50質量部であってよく、10~30質量部であってもよい。
((B)成分:ラジカル重合性化合物)
 (B)成分は、ラジカル重合可能な官能基を有する化合物である。(B)成分としては、(メタ)アクリレート化合物、マレイミド化合物、シトラコンイミド化合物、ナジイミド化合物等が挙げられる。「(メタ)アクリレート化合物」とは、(メタ)アクリロイル基を有する化合物を意味する。(B)成分は、モノマー又はオリゴマーの状態で用いてもよく、モノマーとオリゴマーとを併用することもできる。(B)成分は、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 (メタ)アクリレート化合物の具体例としては、メチル(メタ)アクリレート、エチル(メタ)アクリレート、イソプロピル(メタ)アクリレート、イソブチル(メタ)アクリレート、エチレングリコールジ(メタ)アクリレート、ジエチレングリコールジ(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、テトラメチロールメタンテトラ(メタ)アクリレート、2-ヒドロキシ-1,3-ジ(メタ)アクリロキシプロパン、2,2-ビス[4-((メタ)アクリロキシメトキシ)フェニル]プロパン、2,2-ビス[4-((メタ)アクリロキシポリエトキシ)フェニル]プロパン、ジシクロペンテニル(メタ)アクリレート、トリシクロデカニル(メタ)アクリレート、トリス((メタ)アクリロイルオキシエチル)イソシアヌレート、イソシアヌル酸EO変性ジ(メタ)アクリレート、イソシアヌル酸EO変性トリ(メタ)アクリレート、ウレタン(メタ)アクリレート等が挙げられる。(メタ)アクリレート化合物以外のラジカル重合性化合物としては、例えば、国際公開第2009/063827号に記載の化合物を好適に使用することができる。(メタ)アクリレート化合物は、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 (B)成分は、より高い接続信頼性を得る観点から、(メタ)アクリレート化合物であってよい。(B)成分は、更に高い接続信頼性を得る観点から、ウレタン(メタ)アクリレート及びイソシアヌル酸EO変性ジ(メタ)アクリレートのいずれか一方を含むことが好ましく、ウレタン(メタ)アクリレート及びイソシアヌル酸EO変性ジ(メタ)アクリレートの両方を含むことがより好ましい。これらの比率は、特に高い接続信頼性が得られやすくなる観点から、質量比で、3:1~1:3であってよく、2:1~1:2又は1.5:1~1:1.5であってもよい。(メタ)アクリレート化合物として、耐熱性が向上する観点から、ジシクロペンテニル基、トリシクロデカニル基及びトリアジン環からなる群より選ばれる少なくとも1種の置換基を有する化合物を用いてもよい。
 (B)成分の含有量は、初期接着力及び信頼性試験後の接着力維持の観点から、接着剤成分の合計量100質量部に対して、10質量部以上、20質量部以上又は30質量部以上であってよい。(B)成分の含有量は、転写工程における作業性及び接続工程における作業性の観点から、接着剤成分の合計量100質量部に対して、90質量部以下、80質量部以下又は70質量部以下であってよい。これらの観点から、(B)成分の含有量は、10~90質量部、20~80質量部又は30~70質量部であってよい。
((C)成分:熱ラジカル発生剤)
 (C)成分は、熱により分解して遊離ラジカルを発生する硬化剤(熱ラジカル重合開始剤等)である。(C)成分としては、過酸化物(有機過酸化物等)、アゾ系化合物などが挙げられる。(C)成分は、目的とする接続温度、接続時間、ポットライフ等により適宜選定される。
 (C)成分の10時間半減期温度は、高反応性及びポットライフの向上の観点から、40℃以上又は60℃以上であってよい。(C)成分の1分間半減期温度は、高反応性及びポットライフの向上の観点から、180℃以下又は170℃以下であってよい。(C)成分は、高反応性及びポットライフの向上の観点から、10時間半減期温度が40℃以上、且つ、1分間半減期温度が180℃以下の有機過酸化物であってよく、10時間半減期温度が60℃以上、且つ、1分間半減期温度が170℃以下の有機過酸化物であってもよい。
 過酸化物の具体例としては、ジアシルパーオキサイド(ベンゾイルパーオキサイド等)、パーオキシジカーボネート、パーオキシエステル、パーオキシケタール、ジアルキルパーオキサイド、ハイドロパーオキサイド、シリルパーオキサイド等が挙げられる。
 (C)成分としては、電極(回路電極等)の腐食を抑える観点から、含有される塩素イオン及び有機酸の濃度が5000ppm以下である硬化剤が好ましく、熱分解後に発生する有機酸が少ない硬化剤がより好ましい。このような硬化剤の具体例としては、ジアシルパーオキサイド、パーオキシジカーボネート、パーオキシエステル、ジアルキルパーオキサイド、ハイドロパーオキサイド、シリルパーオキサイド等が挙げられ、高反応性が得られる観点から、ジアシルパーオキサイド、パーオキシジカーボネート及びパーオキシエステルからなる群より選ばれる少なくとも一種が好ましく、ジアシルパーオキサイド及びパーオキシエステルがより好ましく、パーオキシエステルが更に好ましい。熱により遊離ラジカルを発生する硬化剤は、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 パーオキシエステルとしては、クミルパーオキシネオデカノエート、1,1,3,3-テトラメチルブチルパーオキシネオデカノエート、1-シクロヘキシル-1-メチルエチルパーオキシネオデカノエート、t-ヘキシルパーオキシネオデカノエート、t-ブチルパーオキシピバレート、1,1,3,3-テトラメチルブチルパーオキシ-2-エチルヘキサノエート、2,5-ジメチル-2,5-ジ(2-エチルヘキサノイルパーオキシ)ヘキサン、1-シクロヘキシル-1-メチルエチルパーオキシ-2-エチルヘキサノエート、t-ヘキシルパーオキシ-2-エチルヘキサノエート、t-ブチルパーオキシ-2-エチルヘキサノエート、t-ブチルパーオキシイソブチレート、1,1-ビス(t-ブチルパーオキシ)シクロヘキサン、t-ヘキシルパーオキシイソプロピルモノカーボネート、t-ブチルパーオキシ-3,5,5-トリメチルヘキサノエート、t-ブチルパーオキシラウレート、2,5-ジメチル-2,5-ジ(m-トルオイルパーオキシ)ヘキサン、t-ブチルパーオキシイソプロピルモノカーボネート、t-ブチルパーオキシ-2-エチルヘキシルモノカーボネート、t-ヘキシルパーオキシベンゾエート、t-ブチルパーオキシアセテート等が挙げられる。ジアシルパーオキサイドとしては、ジラウロイルパーオキサイド等が挙げられる。これらの中でも、低温実装の観点では、2,5-ジメチル-2,5-ジ(2-エチルヘキサノイルパーオキシ)ヘキサン及びジラウロイルパーオキサイドが好ましく、ジラウロイルパーオキサイドがより好ましく用いられる。パーオキシエステルは、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。上記パーオキシエステル以外の、熱により遊離ラジカルを発生する硬化剤としては、例えば、国際公開第2009/063827号に記載の化合物を好適に使用することができる。
 アゾ系化合物としては、2,2’-アゾビスイソブチロニトリル、2,2’-アゾビス(2-メチルブチロニトリル)、1,1’-アゾビス(シクロヘキサン-1-カルボニトリル)、2,2’-アゾビス(2,4-ジメチルバレロニトリル)、2,2’-アゾビス(2,4-ジメチル-4-メトキシバレロニトリル)、ジメチル2,2’-アゾビス(2-メチルプロピオネート)、4,4’-アゾビス(4-シアノバレリック酸)、2,2’-アゾビス(2-ヒドロキシメチルプロピオニトリル)、2,2’-アゾビス[2-(イミダゾリン-2-イル)プロパン]等が挙げられる。
 (C)成分は、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。(C)成分は、分解促進剤、分解抑制剤等と併用してもよい。
 (C)成分の含有量は、充分な反応率が容易に得られる観点から、(B)成分100質量部に対して、0.1質量部以上、0.5質量部以上又は1質量部以上であってよく、40質量部以下、30質量部以下又は20質量部以下であってよく、0.1~40質量部、0.5~30質量部又は1~30質量部であってよい。
(その他の成分)
 フィルム状接着剤1は、上記(A)成分、(B)成分及び(C)成分以外の成分(その他の成分)を更に含有してよい。その他の成分としては、例えば、(D)リン酸エステル系有機化合物(以下、「(D)成分」ともいう。)、(E)フィルム形成材(以下、「(E)成分」ともいう。)、(F)無機充填材(以下、「(F)成分」ともいう。)及び(G)シランカップリング剤(以下、「(G)成分」ともいう。)が挙げられる。
[(D)成分:リン酸エステル系有機化合物]
 (D)成分は、はんだ粒子表面と電極の表面の活性を上げ、はんだ粒子界面と電極界面との部分的な金属接合、はんだ粒子との密接かつ広い接触界面を発現する効果の向上に寄与する。かかる効果が得られやすくなる観点から、(D)成分は、単官能又は多官能のリン酸エステル系ラジカル重合性化合物であってよい。特に、(D)成分として、下記一般式(I)又は(II)で表されるリン酸エステル構造を有するラジカル重合性化合物を用いる場合に上記効果がより得られやすくなり、(メタ)アクリレート化合物等のラジカル重合性化合物と、式(I)又は(II)で表されるリン酸エステル構造を有するラジカル重合性化合物とを併用する場合に上記効果が更に得られやすくなる。なお、本明細書において、(D)成分は、(B)成分に含まれない。

 上記リン酸エステル構造を有するラジカル重合性化合物は、例えば、無水リン酸と2-ヒドロキシエチル(メタ)アクリレートとを反応させることにより得られる。上記リン酸エステル構造を有するラジカル重合性化合物の具体例としては、モノ(2-(メタ)アクリロイルオキシエチル)アシッドフォスフェート、ジ(2-(メタ)アクリロイルオキシエチル)アシッドフォスフェート等が挙げられる。式(I)又は(II)で表されるリン酸エステル構造を有するラジカル重合性化合物は、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 式(I)又は(II)で表されるリン酸エステル構造を有するラジカル重合性化合物の含有量は、はんだ粒子界面と電極界面との部分的な金属接合をより形成しやすくする観点から、接着剤成分の合計量100質量部に対して、0.1~15質量部であってよく、0.5~10質量部であってもよい。この含有量が0.1質量部以上であると、部分的金属接合の効果が発現しやすくなり、この含有量が15質量部以下であると、べたつきによる、転写工程及び熱圧着工程における作業性の低下を抑制することができる。
 (D)成分の含有量は、部分的金属接合の効果と転写工程及び圧着工程における作業性の観点から、接着剤成分の合計量100質量部に対して、0.1~15質量部であってよく、0.5~10質量部であってもよい。
[(E)成分:フィルム形成材]
 (E)成分は、液状の接着剤組成物をフィルム状に固形化した場合に、通常の状態(常温常圧)でのフィルムの取扱い性を向上させ、裂け難い、割れ難い、べたつき難い等の特性をフィルムに付与することができる。フィルム形成材としては、フェノキシ樹脂、ポリビニルホルマール樹脂、ポリスチレン樹脂、ポリビニルブチラール樹脂、ポリエステル樹脂、ポリアミド樹脂、キシレン樹脂、ポリウレタン樹脂等が挙げられる。これらの中でも、ポリエステルウレタン樹脂及びフェノキシ樹脂が好ましく用いられる。特に、フェノキシ樹脂を用いる場合、接着性、相溶性、耐熱性及び機械的強度に優れる傾向がある。フィルム形成材は、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 フェノキシ樹脂としては、例えば、2官能エポキシ樹脂と2官能フェノール類とを重付加させることにより得られる樹脂、及び、2官能フェノール類とエピハロヒドリンとを高分子化するまで反応させることにより得られる樹脂が挙げられる。フェノキシ樹脂は、例えば、2官能フェノール類1モルと、エピハロヒドリン0.985~1.015モルとをアルカリ金属水酸化物等の触媒の存在下、非反応性溶剤中で40~120℃の温度で反応させることにより得ることができる。フェノキシ樹脂は、樹脂の機械的特性及び熱的特性に優れる観点では、2官能性エポキシ樹脂と2官能性フェノール類との共重合体であってよい。特に、2官能性エポキシ樹脂と2官能性フェノール類との配合当量比をエポキシ基/フェノール水酸基=1/0.9~1/1.1とし、アルカリ金属化合物、有機リン系化合物、環状アミン系化合物等の触媒の存在下、沸点が120℃以上の有機溶剤(アミド系、エーテル系、ケトン系、ラクトン系、アルコール系等)中で、反応固形分が50質量%以下の条件で50~200℃に加熱して重付加反応させて得た樹脂を用いると、樹脂の機械的特性及び熱的特性により優れる傾向がある。フェノキシ樹脂は、1種単独で用いてもよく、2種以上を組み合わせて用いてもよい。
 2官能エポキシ樹脂としては、ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールAD型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、ビフェニルジグリシジルエーテル、メチル置換ビフェニルジグリシジルエーテル等が挙げられる。2官能フェノール類は、2個のフェノール性水酸基を有する化合物である。2官能フェノール類としては、ハイドロキノン類、ビスフェノールA、ビスフェノールF、ビスフェノールAD、ビスフェノールS、ビスフェノールフルオレン、メチル置換ビスフェノールフルオレン、ジヒドロキシビフェニル、メチル置換ジヒドロキシビフェニル等のビスフェノール類などが挙げられる。フェノキシ樹脂は、ラジカル重合性の官能基、又は、その他の反応性化合物により変性(例えば、エポキシ変性)されていてもよい。
 フィルム形成材の含有量は、接着剤成分の合計量100質量部に対して、10~90質量部又は20~60質量部であってよい。
[(F)成分:無機充填材]
 (F)成分は、例えば、非導電性の無機粒子である。(F)成分としては、例えば、シリカ微粒子、アルミナ微粒子、シリカ-アルミナ微粒子、チタニア微粒子、ジルコニア微粒子等の金属酸化物微粒子;金属窒化物微粒子などの無機微粒子が挙げられる。これらは、1種を単独で用いてもよく、複数種を組み合わせて用いてもよい。
 (F)成分としては、例えば、(A)成分の平均粒径の1/4以下の平均粒径を有する粒子を使用してよい。(F)成分の含有量は、充填剤の添加による電極間の電気特性(接続信頼性等)の向上効果が充分に得られる観点から、接着剤成分の合計量100質量部に対して、5~60質量部、10~50質量部、15~40質量部又は20~30質量部であってよい。
 ところで、はんだ粒子は高温・高圧の負荷がかかると著しい融解・流動が起き過剰な扁平を示してしまうため、高圧(例えば5MPa以上)で実装を行う場合には、電極間の接続距離が小さくなりすぎないように、充填材として、有機粒子(例えばゴム微粒子)を用いることがある。しかしながら、本実施形態では、良好な低温実装が可能となる観点から、有機粒子の含有量は、接着剤成分の合計量100質量部に対して、5質量%以下であってよく、1質量%以下であってよく、0質量%であってもよい。有機粒子の含有量は、1~5質量%であってもよい。
[(G)成分:シランカップリング剤]
 (G)成分は、フィルム状接着剤1の密着力(ガラスに対する密着力等)の向上に寄与する。(G)成分としては、例えば、ビニルトリメトキシシラン、ビニルトリエトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、3-(メタ)アクリロキシプロピルメチルジメトキシシラン、3-(メタ)アクリロキシプロピルトリメトキシシラン、3-(メタ)アクリロキシプロピルメチルジエトキシシラン、3-(メタ)アクリロキシプロピルトリエトキシシラン、N-2-(アミノエチル)-3-アミノプロピルメチルジメトキシシラン、N-フェニル-3-アミノプロピルトリメトキシシラン、3-ウレイドプロピルトリエトキシシラン、3-メルカプトプロピルトリメトキシシラン、3-イソシアネートプロピルトリエトキシシラン、及び、これらの縮合物が挙げられる。
 (G)成分の含有量は、接着剤成分の合計量100質量部に対して、0.1~10質量部であってよく、0.25~5質量部であってもよい。(G)成分の含有量が0.1質量部以上であれば、回路部材と回路接続材料との界面の剥離気泡の発生を抑制する効果が更に大きくなる傾向があり、(G)成分の含有量が10質量部以下であると、フィルム状接着剤1のポットライフが長くなる傾向がある。
[その他の添加剤]
 フィルム状接着剤1は、その他の成分として、重合禁止剤、軟化剤、促進剤、老化防止剤、着色剤、難燃化剤、チキソトロピック剤、カップリング剤、密着性向上剤(カップリング剤を除く)、増粘剤、レベリング剤、着色剤、耐候性向上剤等のその他の添加剤を適宜含有してもよい。その他の添加剤を更に含んでいてもよい。その他の添加剤の含有量は、接着剤成分の合計量100質量部に対して、例えば、0.1~10質量部であってよい。
 また、フィルム状接着剤1は、本発明の効果を阻害しない限り、必要に応じて、(A)成分以外の他の導電粒子を含有してもよい。他の導電粒子の構成材料としては、金(Au)、銀(Ag)、ニッケル(Ni)、銅(Cu)等の金属、カーボンなどが挙げられる。また、非導電性の樹脂、ガラス、セラミック、プラスチック等を核とし、この核に上記金属(金属粒子等)又はカーボンを被覆した被覆導電粒子でもよい。また、他の導電粒子として、(A)成分であるはんだ粒子以外の組成を有するはんだ粒子を用いてもよい。
 フィルム状接着剤1は、上述した(B)成分及び(C)成分を含有することから、ラジカル硬化性を有する。フィルム状接着剤1の硬化が完了する温度(硬化点)は、(A)成分の軟化点よりも低くてよい。フィルム状接着剤1の硬化点が(A)成分の軟化点よりも低い場合、(A)成分が軟化する前にフィルム状接着剤1の接着剤成分が硬化するため、軟化点以降で(A)成分が溶融した際に、はんだの過度な流動が抑制される。そのため、フィルム状接着剤1の硬化点を(A)成分の軟化点よりも低くすることで、より高い接続信頼性を有する接続構造体を得ることができる。フィルム状接着剤1の硬化点は、140℃以下であってよく、135℃以下、130℃以下、120℃以下、110℃以下、100℃以下又は100℃未満であってもよい。フィルム状接着剤1の硬化点は、60℃以上であってよい。すなわち、フィルム状接着剤1の硬化点は、60~140℃、60~135℃、60~130℃、60~120℃、60~110℃、60~100℃又は60℃以上100℃未満であってよい。フィルム状接着剤1の硬化点は、(B)成分及び(C)成分の種類及び量によって、調整することができる。フィルム状接着剤1の硬化点は、フィルム状接着剤1の溶融粘度カーブ測定により得られ、粘度-温度曲線(縦軸:粘度、横軸:測定温度)より確認される。具体的には、最低溶融粘度(粘度が最も低い点)を迎えた後、硬化に伴う増粘(粘度の上昇)が終了した温度をフィルム状接着剤1の硬化点とする。溶融粘度カーブ測定は、実施例に記載の方法で行うことができる。
 フィルム状接着剤1の最低溶融粘度は、実装時の圧着によりはんだ粒子上の接着剤成分を流動させ排除しやすくなる観点から、1.0×105Pa・s以下、5.0×104Pa・s以下又は1.0×104Pa・s以下であってよい。フィルム状接着剤1の最低溶融粘度は、接着剤成分による電極間の充填性に優れる観点から、1.0×102Pa・s以上、5.0×102Pa・s以上、1.0×103Pa・s以上又は5.0×103Pa・s以上であってよい。これらの観点から、フィルム状接着剤1の最低溶融粘度は、1.0×102~1.0×105Pa・s、5.0×102~5.0×104Pa・s、1.0×103~1.0×104Pa・s又は5.0×103~1.0×104Pa・sであってよい。フィルム状接着剤1の最低溶融粘度は、上記硬化点と同様に、フィルム状接着剤1の溶融粘度カーブ測定により得られ、粘度-温度曲線(縦軸:粘度、横軸:測定温度)より確認される。フィルム状接着剤1が最低溶融粘度を示す温度は、例えば、60℃以上であってよく、140℃以下であってよく、60~140℃であってよい。
 フィルム状接着剤1は、(A)成分の軟化点において、上記最低溶融粘度の3倍以上の粘度を有していてよい。この場合、溶融時には接着剤成分の充分な流動性を確保しながら、軟化点以降で(A)成分が溶融した際のはんだの過度な流動をより抑制することができる。そのため、より低い接続抵抗及びより高い接続信頼性を有する接続構造体を得ることができる。この効果が顕著に得られる観点では、(A)成分の軟化点でのフィルム状接着剤1の粘度は、上記最低溶融粘度の5倍以上が好ましく、6倍以上又は7倍以上であってもよい。(A)成分の軟化点でのフィルム状接着剤1の粘度の上限は特に限定されないが、例えば、上記最低溶融粘度の15倍以下であってよく、12倍以下、11倍以下又は10倍以下であってもよい。(A)成分の軟化点でのフィルム状接着剤1の粘度は、具体的には、例えば、1.0×104Pa・s以上、3.0×104Pa・s以上であってよく、1.0×105Pa・s以下又は7.0×104Pa・sであってよく、1.0×104~1.0×105Pa・s又は3.0×104~7.0×104Pa・sであってよい。
 フィルム状接着剤1は、例えば、5~50μmの厚さを有する。フィルム状接着剤1の厚さが50μm以下であると、流動する接着剤成分の量が多くなり過ぎず、接続部分の周辺の汚染が生じ難い。フィルム状接着剤1の厚さが5μm以上であると、被着体同士を接着する力が充分に強くなり、また、被着体間の隙間を埋めるために充分な量の接着剤成分が確保されやすく、空隙が発生し難い。これらの観点から、フィルム状接着剤1の厚さは、例えば、10μm以上又は15μm以上であってよく、40μm以下又は30μm以下であってよく、10~40μm、10~30μm又は15~30μmであってよい。ここで、フィルム状接着剤1の厚さは、フィルム状接着剤1の一方の主面1aから他方の主面1bまでの最短距離(図1中のd1で示す距離)である。具体的には、レーザー顕微鏡観察により測定することができる。なお、図2に示すように、フィルム状接着剤の厚さの1.0倍より大きい粒径を有する(A)成分が含まれる場合には、フィルム状接着剤1の表面が(A)成分によって隆起する場合があるが、隆起部分R1における厚さ(例えば(A)成分が位置する部分の厚さ)は、フィルム状接着剤1の厚さに含めず、平坦部分R2における厚さを測定する。例えば、後述する剥離性基材上に形成されたフィルム状接着剤の一部を除去し、剥離性基材の表面の露出部分からフィルム状接着剤の表面までの高さをレーザー顕微鏡で計測することでフィルム状接着剤の厚さを特定することができる。(A)成分の粒径がフィルム状接着剤の厚さより大きい場合、この手法を用いることで(A)成分が存在する部分に隆起を確認できるため、隆起のない平坦部分を測定することによりフィルム状接着剤の厚さを特定することができる。また、フィルム状接着剤の厚さの1.0倍より大きい粒径を有する(A)成分が含まれる場合には、フィルム状接着剤1の表面から(A)成分が露出していてもよい。
 フィルム状接着剤1の一方の主面1aが(A)成分によって隆起している場合、他方の主面1bからの最短距離(図2中のd2で示す距離)は、フィルム状接着剤の厚さの0.4倍以下、0.3倍以下又は0.2倍以下であってよい。最短距離d2は、具体的には、10μm以下、8μm以下又は5μm以下であってよく、0μmであってもよい。特に、フィルム状接着剤の厚さが25μmの場合、最短距離d2が上記範囲であると、はんだ粒子の捕捉性をより向上させることができ、より低い接続抵抗を示す接続構造体を得ることができる傾向がある。
 フィルム状接着剤1は、例えば、第一の電極を有する第一の回路部材と第二の電極を有する第二の回路部材との間に配置され、第一の電極及び第二の電極を互いに電気的に接続するために用いられる。具体的には、異方導電接着剤、等方導電接着剤、銀ペースト、銀フィルム等に代表される回路接続材料として使用することができる。
 上記フィルム状接着剤1の主面上には剥離性基材が設けられていてよい。換言すれば、フィルム状接着剤1は、剥離性基材と、剥離性基材上に形成されたフィルム状接着剤1と、を備える剥離性基材付きフィルム状接着剤の状態で提供されてよい。剥離性基材は、フィルム状接着剤1の両方の主面上に設けられていてもよい。
 剥離性基材付きフィルム状接着剤は、例えば、以下の方法で作製することができる。まず、上述した(A)成分と、(B)成分と、(C)成分と、場合によりその他の成分と、溶剤(有機溶媒)中に加え、攪拌混合、混練等により、溶解又は分散させて、ワニス組成物を調製する。次いで、離型処理を施した剥離性基材(離型紙等)の上に、ワニス組成物をナイフコーター、ロールコーター、アプリケーター、コンマコーター、ダイコーター等を用いて塗布した後、加熱により溶剤を揮発させる。これにより、剥離性基材付きフィルム状接着剤が得られる。
 ワニス組成物の調製に用いる溶剤としては、常圧での沸点が50~150℃の溶媒を用いてよい。沸点が50℃以上であると、常温での溶剤の揮発性に乏しいため、開放系でも使用できる。沸点が150℃以下であると、溶剤を揮発させることが容易であるため、接着後に良好な信頼性が得られる。具体的な溶剤としては、例えば、トルエン、アセトン、メチルエチルケトン、メチルイソブチルケトン、酢酸エチル、酢酸プロピル、酢酸ブチル等が挙げられる。これらの溶剤は、単独で又は2種類以上を組み合わせて使用することができる。ワニス組成物の調製の際の攪拌混合及び混練は、例えば、攪拌機、らいかい機、3本ロール、ボールミル、ビーズミル又はホモディスパーを用いて行うことができる。
 剥離性基材としては、溶剤を揮発させる際の加熱条件に耐え得る耐熱性を有するものであれば特に制限はなく、例えば、延伸ポリプロピレン(OPP)、ポリエチレンテレフタレート(PET)、ポリエチレンナフタレート、ポリエチレンイソフタレート、ポリブチレンテレフタレート、ポリオレフィン、ポリアセテート、ポリカーボネート、ポリフェニレンサルファイド、ポリアミド、ポリイミド、セルロース、エチレン・酢酸ビニル共重合体、ポリ塩化ビニル、ポリ塩化ビニリデン、合成ゴム系、液晶ポリマー等からなる基材(例えばフィルム)に離型処理を施したものを用いることができる。
 基材へ塗布したワニス組成物から溶剤を揮発させる際の加熱条件は、溶剤が充分に揮発する条件とすることが好ましい。加熱条件は、例えば、40℃以上120℃以下で0.1分間以上10分間以下であってよい。フィルム状接着剤1中には、溶剤の一部が除去されずに残っていてもよい。フィルム状接着剤1における溶剤の含有量は、フィルム状接着剤1の全質量を基準として、例えば、10質量%以下であってよい。
<接続構造体及びその製造方法>
 一実施形態の接続構造体の製造方法は、第一の電極を有する第一の回路部材の第一の電極が設けられている面と、第二の電極を有する第二の回路部材の第二の電極が設けられている面との間に、フィルム状接着剤を配置する工程と、第一の回路部材と第二の回路部材とを、フィルム状接着剤を介して、1MPa以下の圧力で熱圧着することにより、第一の電極と第二の電極とを互いに電気的に接続し且つ第一の回路部材と第二の回路部材とを接着する工程と、を含む。フィルム状接着剤は、例えば、上記実施形態のフィルム状接着剤である。
 一実施形態では、第一の電極が、最表面にAuめっき層を有する電極であり、第二の電極が、最表面にAuめっき層又はSnめっき層を有する電極であってよい。
 一実施形態の接続構造体及びその製造方法について、上記フィルム状接着剤1を用いた接続構造体(回路接続構造体)及びその製造方法を例に挙げて説明する。
 図3は、一実施形態の接続構造体を示す模式断面図である。図3に示す接続構造体100は、第一の電極15を有する第一の回路部材10と、第二の電極25を有する第二の回路部材20と、第一の回路部材10及び第二の回路部材20の間に配置され、第一の電極15及び第二の電極25を互いに電気的に接続する回路接続部30と、を備える。
 第一の回路部材10及び第二の回路部材20は、互いに同じであっても異なっていてもよい。第一の回路部材10及び第二の回路部材20は、回路電極が形成されているガラス基板又はプラスチック基板(ポリイミド、ポリカーボネート、ポリエチレンテレフタレート、シクロオレフィンポリマー等の有機物からなるプラスチック基板);プリント配線板;セラミック配線板;フレキシブル配線板;駆動用IC等のICチップなどであってよい。具体的には、例えば、FR-4基板等のプリント配線板(PWB)であってよく、フレキシブル回路基板(FPC)であってもよい。フレキシブル回路基板は、COF実装方式に用いられるフレキシブル回路基板(COF用FPC)であってもよい。第一の回路部材10と第二の回路部材20の組み合わせは、特に限定されないが、例えば、第一の回路部材10がプリント配線板(PWB)又はフレキシブル回路基板(FPC)であり、第二の回路部材20がフレキシブル回路基板(FPC)(COF用FPCを含む)である組み合わせであってよい。
 第一の電極15は、第一の基板11上に形成されており、第二の電極25は、第二の基板21上に形成されている。第一の基板11及び第二の基板21は、半導体、ガラス、セラミック等の無機物、ポリイミド、ポリカーボネート等の有機物、ガラス/エポキシ等の複合物などで形成されていてよい。具体的には、例えば、第一の回路部材10がプリント配線板である場合、第一の基板11は、ガラス基板であってよく、第一の回路部材10がフレキシブル回路基板である場合、第一の基板11は、ポリイミドフィルム基板であってよい。同様に、第二の回路部材20がプリント配線板である場合、第二の基板21は、ガラス基板であってよく、第二の回路部材20がフレキシブル回路基板である場合、第二の基板21は、ポリイミドフィルム基板であってよい。また、第一の基板11の主面(第一の電極15が設けられている面)上及び/又は第二の基板21の主面(第二の電極25が設けられている面)上には、場合により絶縁層(図示せず)が配置されていてよい。
 第一の電極15及び第二の電極25は、相対向すると共に、回路接続部30を介して電気的に接続されている。第一の電極15及び第二の電極25は、金、銀、錫、ルテニウム、ロジウム、パラジウム、オスミウム、イリジウム、白金、銅、アルミ、モリブデン、チタン等の金属、インジウム錫酸化物(ITO)、インジウム亜鉛酸化物(IZO)、インジウムガリウム亜鉛酸化物(IGZO)等の酸化物などを含む電極であってよい。第一の電極15及び第二の電極25はこれら金属、酸化物等の2種以上を積層してなる電極であってもよい。この場合、電極は、2層構成であっても3層以上の構成であってもよい。具体的には、例えば、第一の電極15及び第二の電極25の一方又は両方が、銅回路(銅箔回路)上にNi(ニッケル)めっき層及びAu(金)めっき層がこの順で積層された電極(回路電極)であってよく、第一の電極15及び第二の電極25の一方が、銅回路(銅箔回路)上にNi(ニッケル)めっき層及びAu(金)めっき層がこの順で積層された電極(回路電極)であり、他方が、銅回路(銅箔回路)上にSnめっき層が形成された、Snめっき層を最表面に有する電極であってもよい。このようなSnめっき層を最表面に有する電極は、COF用FPCの電極として使用してよい。
 第一の電極15が、最表面にAuめっき層を有する電極であり、第二の電極25が、最表面にAuめっき層又はSnめっき層を有する電極であると、製造時において、(A)成分との間で、密接かつ広範囲な物理的接触と部分的な金属接合を形成しやすくなるため、より低い接続抵抗とより高い接続信頼性を示す傾向がある。
 回路接続部30は、絶縁性物質31と、はんだ粒子(又はその溶融固化物)2とを含む。絶縁性物質31は、上記実施形態のフィルム状接着剤1中の接着剤成分又はその硬化物である。第一の電極15及び第二の電極25を接続するはんだ粒子2は、フィルム状接着剤1に含まれる(A)成分の溶融固化物であり、第一の電極15及び第二の電極25の表面と密接かつ広範囲で物理的に接触しており、部分的な金属接合を形成している。回路接続部30は、上記実施形態のフィルム状接着剤1から形成される。したがって、回路接続部30は、上記実施形態のフィルム状接着剤1又はその硬化物を含むということもできる。
 接続構造体100は、例えば、ディスプレイ入力用回路用又はコネクタ代替回路としての接続構造体である。
 図4は、接続構造体100の製造方法を示す模式断面図である。接続構造体100の製造方法は、例えば、第一の回路部材10の第一の電極15が設けられている面と、第二の回路部材20の第二の電極25が設けられている面との間に、上記実施形態のフィルム状接着剤1を配置する工程(配置工程)と、第一の回路部材10と第二の回路部材20とを、フィルム状接着剤1を介して熱圧着することにより、第一の電極15と第二の電極25とを互いに電気的に接続し且つ第一の回路部材10と第二の回路部材20とを接着する工程(熱圧着工程)と、を含む。
 配置工程は、例えば、剥離性基材付きフィルム状接着剤からフィルム状接着剤1を第一の回路部材10に転写する工程(転写工程)を含む。転写工程では、例えば、剥離性基材付きフィルム状接着剤を、フィルム状接着剤1側の面が第一の回路部材10の第一の電極15が設けられている面と対向するように第一の回路部材10上に配置し、剥離性基材側から熱圧着することにより、フィルム状接着剤1を第一の回路部材10に転写する。転写後は、剥離性基材をフィルム状接着剤から剥離してから熱圧着工程に移行する。
 転写工程における加熱温度は特に制限はないが、所定秒数の熱圧着を行った際の到達温度が50~80℃となる温度であってよい。圧力は、第一の回路部材10に損傷を与えない範囲であれば特に制限はないが、0.1~2MPaであってよい。加熱及び加圧は、0.3秒から3秒の範囲で行ってよい。
 熱圧着工程では、第一の回路部材10及び第二の回路部材20を、対向方向(図4の(a)における矢印A及びBで示す方向)に熱圧着(加熱加圧)することにより行う。熱圧着時の圧力は、例えば10MPa以下であり、5MPa以下又は3MPa以下であってもよい。上記実施形態のフィルム状接着剤によれば、熱圧着時の圧力が1MPa以下であっても、低接続抵抗の接続構造体を得ることができる。したがって、熱圧着時の圧力は、1MPa以下であってよく、0.8MPa以下又は0.5MPa以下であってもよい。熱圧着時の圧力は、例えば、0.3MPa以上であってもよい。熱圧着時の温度は、例えば、130~180℃であり、実装部材(第一の回路部材10及び第二の回路部材20)への負荷を低減する観点及びはんだ粒子の過度な流動を抑制する観点では、170℃以下又は150℃以下であってよい。上記実施形態のフィルム状接着剤によれば、熱圧着時の温度が140~150℃であっても、低接続抵抗の接続構造体が得られる傾向がある。なお、上記圧力は、フィルム状接着剤の面積(接着部分の面積)あたりの圧力であり、上記温度は、所定秒数の熱圧着を行った際のフィルム状接着剤の到達温度である。
 以下、本発明を実施例に基づいて具体的に説明するが、本発明はこれに制限されるものではない。
(実施例1)
 ラジカル重合性化合物である、ウレタンアクリレート(製品名:UN-952、根上工業株式会社製)5質量部及びイソシアヌル酸EO変性ジアクリレート(製品名:M-215、東亞合成株式会社製)10質量部と、リン酸エステル系有機化合物である、2-ヒドロキシエチルメタクリレートの6-ヘキサノリド付加重合物と無水リン酸との反応生成物(製品名:PM-21、日本化薬株式会社製)2質量部と、熱ラジカル発生剤である、パーオキシエステル(製品名:パーヘキサ25O、日油株式会社製)3質量部と、無機充填材である、シリカフィラー(製品名:AEROSIL R202、日本アエロジル株式会社)15質量部と、フィルム形成材であるポリエステルウレタン樹脂(製品名:UR8240、東洋紡株式会社製)35質量部と、をメチルエチルケトン中で混合し、攪拌して、溶液Aを得た。
 三井金属鉱業株式会社製のはんだ粒子(商品名:Sn72Bi28 Type5)に対して分級操作を行い、粒子径が15μm以下のはんだ粒子及び粒子径が25μm以上のはんだ粒子を除去することで、はんだ粒子A(Bi含有量:28質量%、Sn含有量:72質量%、平均粒径:20μm、軟化点:139℃)を得た。はんだ粒子Aの平均粒径は、はんだ粒子AのD50値をマイクロトラック測定装置で測定して確認した。得られたはんだ粒子Aを、上記で調製した溶液Aに分散させた。この際、はんだ粒子Aの添加量は、溶液A中の不揮発分(メチルエチルケトン以外の成分)100質量部に対し、30質量部とした。これにより、フィルム状接着剤形成用の塗工液を得た。なお、はんだ粒子の軟化点は、DSCにおける第一吸熱ピークの値から算出した。はんだ粒子のDSC測定は、ティー・エイ・インスツルメント社製の示差走査熱量計(商品名:Q-1000)を用いて、昇温速度10℃/minで、Heガスフロー中で、30~200℃の範囲で行った。
 上記で得られた塗工液を、片面を離型処理したポリエチレンテレフタレート(PET)フィルム(厚さ:50μm)に、塗工装置を用いて塗布した。塗膜を70℃の熱風乾燥により乾燥して、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:25μm)を形成した。これにより、実施例1の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.8)を得た。なお、フィルム状接着剤の厚さは、レーザー顕微鏡を用いて測定した。具体的には、PETフィルム上のフィルム状接着剤の一部を除去し、PETフィルムの表面の露出部分からフィルム状接着剤の表面までの高さを計測することでフィルム状接着剤の厚さを求めた。
(実施例2)
 三井金属鉱業株式会社製のはんだ粒子(商品名:Sn72Bi28 DS10)に対して分級操作を行い、粒子径が12μm以下のはんだ粒子及び粒子径が20μm以上のはんだ粒子を除去することで、はんだ粒子B(Bi含有量:28質量%、Sn含有量:72質量%、平均粒径:16μm、軟化点:139℃)を得た。はんだ粒子Bの平均粒径は、はんだ粒子BのD50値をマイクロトラック測定装置で測定して確認した。はんだ粒子Aに代えてはんだ粒子Bを用いたこと、及び、乾燥後に得られるフィルム状接着剤の厚さが20μmとなるように塗工条件を変更したことを除き、実施例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:20μm)を形成した。これにより、実施例2の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.8)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(実施例3)
 フェノキシ樹脂(商品名:PKHC、ユニオンカーバイド株式会社製)50gを、トルエン/酢酸エチル(質量比:50/50)の混合溶剤に溶解して、固形分40%のフェノキシ樹脂溶液を用意した。このフェノキシ樹脂溶液を35質量部(フェノキシ樹脂14質量部)と、ラジカル重合性化合物である、イソシアヌル酸EO(エチレンオキサイド)変性ジアクリレート(商品名:M-215、東亜合成株式会社製)14質量部及びウレタンアクリレート(商品名:U-2PPA、新中村化学株式会社製)14質量部と、リン酸エステル系有機化合物である、2-メタクリロイルオキシエチルアシッドフォスフェート(商品名:ライトエステルP-2M、共栄社化学株式会社製)3質量部と、シランカップリング剤である、3-メタクリロキシプロピルトリメトキシシラン(商品名:KBM-503、信越化学工業株式会社製)2質量部と、熱ラジカル発生剤である、パーオキシエステル(商品名:パーヘキサ25O、日油株式会社製)2質量部と、を混合し、溶液Bを得た。
 溶液Aに代えて上記で得られた溶液Bを用いたことを除き、実施例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:25μm)を形成した。これにより、実施例3の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.8)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(実施例4)
 乾燥後の厚さが28μmとなるように塗工条件を変更したことを除き、実施例2と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:28μm)を形成した。これにより、実施例4の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.6)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(実施例5)
 乾燥後の厚さが32μmとなるように塗工条件を変更したことを除き、実施例2と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:32μm)を形成した。これにより、実施例5の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.5)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(実施例6)
 三井金属鉱業株式会社製のはんだ粒子(商品名:Sn72Bi28 Type5)に対して分級操作を行い、粒子径が20μm以下のはんだ粒子及び粒子径が25μm以上のはんだ粒子を除去することで、はんだ粒子C(Bi含有量:28質量%、Sn含有量:72質量%、平均粒径:22μm、軟化点:139℃)を得た。はんだ粒子Cの平均粒径は、はんだ粒子CのD50値をマイクロトラック測定装置で測定して確認した。得られたはんだ粒子Cとメチルエチルケトンとを、実施例1で調製した溶液Aに加えて分散させ、塗工液を得た。この際、はんだ粒子Cの添加量は、溶液A中の不揮発分(メチルエチルケトン以外の成分)100質量部に対し、30質量部とし、メチルエチルケトンの添加量は20質量部とした。
 上記で得られた塗工液を、片面を離型処理したポリエチレンテレフタレート(PET)フィルム(厚さ:50μm)に、塗工装置を用いて塗布し、厚さ22μmの塗膜を得た。得られた塗膜を70℃の熱風乾燥により乾燥して、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:20μm)を形成した。これにより、実施例6の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=1.1)を得た。なお、フィルム状接着剤の厚さはフィルム状接着剤の平坦部分(図2中のR2に相当する部分)厚さd1であり、実施例1と同様にして測定した。
(実施例7)
 三井金属鉱業株式会社製のはんだ粒子(商品名:Sn42Bi58 Type5)に対して分級操作を行い、粒子径が15μm以下のはんだ粒子及び粒子径が25μm以上のはんだ粒子を除去することで、はんだ粒子D(Bi含有量:58質量%、Sn含有量:42質量%、平均粒径:20μm、軟化点:139℃)を得た。はんだ粒子Dの平均粒径は、はんだ粒子DのD50値をマイクロトラック測定装置で測定して確認した。はんだ粒子Aに代えて上記で得られたはんだ粒子Dを用いたことを除き、実施例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:25μm)を形成した。これにより、実施例7の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.8)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(実施例8)
 ラジカル重合性化合物である、カーボネート系ウレタンアクリレート(製品名:UN-5500、根上工業株式会社製)10質量部、イソシアヌル酸EO変性ジアクリレート(製品名:M-215、東亞合成株式会社製)5質量部及びジメチロールトリシクロデカンジアクリレート(製品名:DCP-A、共栄社化学株式会社製)5質量部と、リン酸エステル系有機化合物である、2-メタクリロイロキシエチルアッシドフォスヘート(製品名:ライトエステルP-2M、共栄社化学株式会社製)1質量部と、ウレタンフィラー(製品名:MM-101SM、根上工業株式会社)10質量部と、熱ラジカル発生剤(遊離ラジカル発生剤)であるジアシルパーオキサイド(製品名:パーロイルL、日油株式会社製)8質量部と、絶縁性樹脂であるポリエステルウレタン樹脂(製品名:UR4800、東洋紡株式会社製)31質量部を含むメチルエチルケトン溶液と、を混合し、攪拌して、溶液Cを得た。
 溶液Aに代えて上記で得られた溶液Cを用いたことを除き、実施例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:25μm)を形成した。これにより、実施例8の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.8)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(実施例9)
 フェノキシ樹脂(商品名:PKHC、ユニオンカーバイド株式会社製)を、トルエン/酢酸エチル(質量比:50/50)の混合溶剤に溶解して、固形分40%のフェノキシ樹脂溶液を用意した。このフェノキシ樹脂溶液を10質量部(フェノキシ樹脂4質量部)と、ラジカル重合性化合物である、ウレタンアクリレート(製品名:UN-952、根上工業株式会社製)10質量部及びイソシアヌル酸EO変性ジアクリレート(製品名:M-215、東亞合成株式会社製)10質量部と、リン酸エステル系有機化合物である、2-ヒドロキシエチルメタクリレートの6-ヘキサノリド付加重合物と無水リン酸との反応生成物(製品名:PM-21、日本化薬株式会社製)2質量部と、重重合禁止剤(製品名:LA-7RD、株式会社ADEKA)0.1質量部と、熱ラジカル発生剤である、パーオキシエステル(製品名:パーヘキサ25O、日油株式会社製)3質量部と、有機微粒子(製品名:EXL―2655、ローム・アンド・ハース・ジャパン株式会社)15質量部と、フィルム形成材であるポリエステルウレタン樹脂(製品名:UR4800、東洋紡株式会社製)20質量部と、をメチルエチルケトン中で混合し、攪拌して、溶液Dを得た。
 溶液Aに代えて上記で得られた溶液Dを用いたことを除き、実施例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:25μm)を形成した。これにより、実施例9の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.8)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(比較例1)
 はんだ粒子Eとして、三井金属鉱業株式会社製のはんだ粒子(Bi含有量:28質量%、Sn含有量:72質量%、平均粒径:5μm、軟化点:139℃、商品名:ST-5)を用意した。はんだ粒子Eの平均粒径は、はんだ粒子EのD50値をマイクロトラック測定装置で測定して確認した。はんだ粒子Aに代えてはんだ粒子Eを用いたことを除き、実施例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ25μm)を形成した。これにより、比較例1の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.2)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(比較例2)
 溶液Aに代えて溶液Bを用いたことを除き、比較例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:25μm)を形成した。これにより、比較例2の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.2)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
(比較例3)
 ラジカル重合性化合物である、カーボネート系ウレタンアクリレート(製品名:UN-5500、根上工業株式会社製)13質量部、トリス(アクリロキシエチル)イソシアヌレート(製品名:M-315、東亞合成株式会社製)10質量部及びジメチロールトリシクロデカンジアクリレート(製品名:DCP-A、共栄社化学株式会社製)5質量部と、リン酸エステル系有機化合物である、2-2-メタクリロイルオキシエチルアシッドフォスフェート(製品名:ライトエステルP-2M、共栄社化学株式会社製)1質量部と、熱ラジカル発生剤である、ベンゾイルパーオキサイド(製品名:ナイパーBMT-K、日油株式会社製)5質量部と、フィルム形成材である、ポリエステルウレタン樹脂(製品名:UR4800、東洋紡株式会社製)33質量部と、をメチルエチルケトン中で混合し、メチルエチルケトン溶液を得た。その後、得られたメチルエチルケトン溶液に、ポリスチレン微粒子(商品名:PB-3006W、松浦株式会社製、平均粒径:6μm)3質量部を混合し、溶液Eを得た。
 溶液Aに代えて溶液Eを用いたことを除き、比較例1と同様にして、PETフィルム上に異方導電性のフィルム状接着剤(厚さ:25μm)を形成した。これにより、比較例3の剥離性基材付きフィルム状接着剤(フィルム状接着剤の厚さに対するはんだ粒子の平均粒径の比r=0.2)を得た。なお、フィルム状接着剤の厚さは実施例1と同様にして測定した。
<評価>
(フィルム状接着剤の粘度測定)
 以下の方法で、実施例1~9及び比較例1~3のフィルム状接着剤の硬化点、最低溶融粘度(粘度A)及びはんだ粒子の軟化点(139℃)における粘度(粘度B)を測定した。
 まず、フィルム状接着剤を複数枚にカットし、40℃に昇温したホットロールラミネータを通して厚さ500μmの粘度測定用サンプルを作製した。得られたサンプルに対し、ずり粘度測定装置(製品名:ARES-G2、TAインスツルメント製)を用いて、測定周波数10Hz、昇温速度10℃/min、測定温度範囲0℃~250℃の条件で溶融粘度カーブ測定を行い、フィルム状接着剤の粘度-温度曲線(縦軸:粘度、横軸:測定温度)を取得した。得られた粘度-温度曲線から、フィルム状接着剤の硬化点、最低溶融粘度(粘度A)及びはんだ粒子の軟化点(139℃)における粘度(粘度B)、及び最低溶融粘度を示す温度T0を求めた。結果を表1に示す。
(接続構造体の評価)
 回路部材を模した被着体として、セラミック基板の表面に金電極(10mm×5mm、単一電極)が設けられた第一の部材を準備した。次いで、上記で得られた剥離性基材付きフィルム状接着剤を1.5mm幅にカットし、フィルム状接着剤側から、第一の部材の金電極上に貼り付けた。次いで、PETフィルム側から熱圧着装置(加熱方式:コンスタントヒート型、日化設備エンジニアリング株式会社製)を用いて、フィルム状接着剤の到達温度が70℃となるように加熱しながら加圧(熱圧着)した。圧着時間は1秒間とし、加圧の圧力は、フィルム状接着剤の総面積(接着部分の面積)あたりで1MPaとした。得られた圧着体が常温に戻った後、圧着体からPETフィルムを剥離し、第一の部材上にフィルム状接着剤が設けられてなる積層体を得た。
 第二の部材として、ライン幅100μm、ピッチ200μm、厚さ35μmの銅回路にNi/Auめっき処理が施された回路電極を有するフレキシブル回路基板(FPC)を用意し、上記で得られた積層体におけるフィルム状接着剤側(第一の部材とは反対側)に第二の部材を載置し、熱圧着装置(加熱方式:コンスタントヒート型、日化設備エンジニアリング株式会社製)を用いて、フィルム状接着剤の到達温度が140℃となるように加熱しながら加圧(熱圧着)した。圧着時間は5秒間とし、フィルム状接着剤の総面積(接着部分の面積)あたり0.5MPa又は5MPaとした。このようにして、接続構造体A(圧着圧力0.5MPa)及び接続構造体B(圧着圧力5MPa)を作製した。
 上記で得られた接続構造体A及びBについて、回路1端子当たりの接続抵抗値を4端子法により測定した。測定電流は、1mAであり、測定電圧V(mV)を測定し、1接続端子当たりの初期抵抗を算出した。その後、接続構造体A及びBを85℃85%RHに保持した恒温槽内に250時間静置することにより、信頼性試験を行った。試験後、接続構造体A及びBを恒温槽から取り出した後、上記と同様の方法で接続抵抗値を測定した。初期の接続抵抗及び信頼性試験後の接続抵抗を下記の基準で評価した。結果を表1に示す。
[初期の接続抵抗]
 製造直後の接続構造体における複数の電極で測定された接続抵抗値(初期抵抗値)の平均値をX(Ω)とし、Xが0.01Ω以下であったものを「A」とし、Xが0.05Ω以下であったものを「B」とし、0.05Ωを超えたものを「C」とした。
[信頼性試験後の接続抵抗]
 信頼性試験後の接続構造体における複数の電極で測定された接続抵抗値の平均値をY(Ω)とし、式:Y/Xで算出される初期抵抗値からの上昇率が2以下であったものを「A」とし、2を超え5以下であったものを「B」とし、5を超えたものを「C」とした。

Claims (6)

  1.  回路接続用のフィルム状接着剤であって、
     Bi含有量が20~60質量%であり且つSn含有量が40~80質量%であるはんだ粒子と、ラジカル重合性化合物と、熱ラジカル発生剤と、を含有し、
     前記はんだ粒子の平均粒径が、前記フィルム状接着剤の厚さの0.5~1.5倍である、フィルム状接着剤。
  2.  前記はんだ粒子の軟化点よりも低い温度に硬化点を有する、請求項1に記載のフィルム状接着剤。
  3.  前記はんだ粒子の軟化点での前記フィルム状接着剤の粘度が、最低溶融粘度の3倍以上である、請求項1又は2に記載のフィルム状接着剤。
  4.  前記はんだ粒子の軟化点が130~180℃である、請求項1~3のいずれか一項に記載のフィルム状接着剤。
  5.  第一の電極を有する第一の回路部材の前記第一の電極が設けられている面と、第二の電極を有する第二の回路部材の前記第二の電極が設けられている面との間に、請求項1~4のいずれか一項に記載のフィルム状接着剤を配置する工程と、
     前記第一の回路部材と前記第二の回路部材とを、前記フィルム状接着剤を介して、1MPa以下の圧力で熱圧着することにより、前記第一の電極と前記第二の電極とを互いに電気的に接続し且つ前記第一の回路部材と前記第二の回路部材とを接着する工程と、を含む、接続構造体の製造方法。
  6.  前記第一の電極が、最表面にAuめっき層を有する電極であり、
     前記第二の電極が、最表面にAuめっき層又はSnめっき層を有する電極である、請求項5に記載の接続構造体の製造方法。
