Abstract
裏面部分に、素子の周辺部への光入射を遮る構造を適用し、受光素子に光学結合した際には必ず素子の中心部に光を入射させる。一実施態様は、半導体基板(11)の表面上に半導体光吸収層(13)を含み、信号光を前記半導体基板(11)の裏面から入射する半導体受光素子(10)であって、前記半導体基板(11)の裏面の、前記半導体光吸収層(13)に確定された動作領域(15)と中心を同じくする相似の形状の内側の領域の透過率は、当該形状の外側の透過率より高い。
Description
本発明は、半導体受光素子の高速高感度化に関する。
半導体受光素子は、入射した光信号を電気信号に変換する役割を有しており、光通信における光レシーバやミリ波発振器向けのフォトミキサ等に広く応用されている。
半導体受光素子の基本的な構造は、2つに大別される。入射光を基板表面と平行な方向から入射する、導波路型構造と、基板表面と垂直な方向から入射する垂直入射型構造である。導波路型構造は、結晶成長により形成される光吸収層を、入射光が膜厚方向とは垂直に伝搬し、発生したフォトキャリアは膜厚方向に移動する。このため、光吸収効率を向上させながらもキャリア輸送時間を短縮できるため、高速高感度化に向けた構造である。一方、垂直入射型構造は、素子形成が容易であり、また作製した素子の光学結合も容易であるという利点を有する。
ところで、半導体受光素子に求められる性能指標として、暗電流、受光感度、および動作帯域が重要になる。垂直入射型と導波路型の受光素子を比較したとき、一般論として、受光感度および動作帯域のトレードオフは垂直入射型のほうがより顕著である。これは、光吸収層内を伝搬する光の光路長とキャリアの走行距離とに関連する。一方で、導波路型の受光素子は、暗電流を低減することが比較的難しい。垂直入射型では、素子の側面にのみ選択的に電界を発生させる構造がとりやすく、暗電流の主成分となる側面暗電流の低減がある。一方、導波路型においては、このような構造をとるのが困難なためである。
図1に、従来の垂直入射型の受光素子の一例を示す。垂直入射型の典型的な例として、例えば、非特許文献1に開示されている反転型構造が挙げられる。受光素子反転型構造においては、基板1表面上にコンタクト層2を介して光吸収層を含むメサ3が形成されている。さらに最上部のコンタクト層4にあたるメサによって、光吸収層の実動作領域5が画定される。最上部のメサ以外の部分にあたるテラス部分では、受光素子の電圧を上昇させても電界強度は大きくならない。このため、高い印加電圧であっても、素子の側面の電界は小さく保たれ、側面暗電流を低減することができる。
この反転型構造は、最上部のメサのエッチング加工により、素子の動作面積を画定できることから、スケーラビリティに優れていると言える。従って、垂直入射構造であっても、反転型構造ではある程度の高速動作を容易に実現することができる。
図2を参照して、従来の垂直入射型の受光素子の動作を説明する。受光素子は、基板の裏面から光吸収層に光が入射される裏面入射型である。反転型構造では、素子の中心部ないしは素子に電界が発生する部分に入射光L1が当たらなくても、ある程度の受光感度を観測することができる。これは、素子のテラス部にあたる光吸収層に光が入射された際、電子/正孔の拡散移動により、キャリアが素子外へ取り出されるためである。しかしながら、拡散移動するキャリアは、電界によりキャリアが加速され移動するドリフト移動に比べて、移動速度が小さい。このため、入射光L1が素子の中心である実動作領域5、すなわち電界が生じている領域からずれた場合には、キャリアは横方向に拡散する速度の遅い成分Aと、縦方向にドリフトする速度の速い成分Bの2つの成分を持つことになる。従って、素子の中心部に入射光L1が当たる場合と比較して、顕著に応答速度が劣化する。
超高速動作を目指して、素子の動作領域を小さくした受光素子においては、このような応答速度の劣化は重要な問題になる。素子径を小さくした場合、入射光と受光領域の光学トレランスはより小さくなる。通常、光学調心を行って、入射光が動作領域の中心に入射されるようにするが、無変調光(CW光)による調心においては、速度の遅い成分Aと速度の速い成分Bの双方を検出しているので、入射光が動作領域の中心からずれて入射されても光電流の変化が少なく、調心の精度を上げることができない。その後の実運用において、数10GHzといった変調光を受光する場合に、調心の精度が悪いと、速度の遅い成分Aによる影響が顕著に現れ応答速度が劣化する場合がある。
これは、低い暗電流ひいては高信頼性を目指した、電界閉じ込め構造をもつ受光素子では、共通の問題となっている。
上述したように、受光素子の低暗電流化を目指した垂直入射型受光素子においては、高速化のために、受光素子の動作面積を縮小することになる。この場合、受光素子の光吸収層では、動作領域において信号光が入射し発生したフォトキャリアと、その周辺部において信号光が入射し発生したフォトキャリアが混在した状態となる。この状態では、非変調光で光学結合した場合には、期待通りの受光感度が得られるが、周辺部で発生したフォトキャリアの遅い応答により、高速動作を損なうことがある。このため、最適な光学結合が困難になるという課題があった。

本発明の目的は、裏面部分に、素子の周辺部への光入射を遮る構造を適用し、受光素子に光学結合した際には必ず素子の中心部に光を入射させることにより、高速動作を実現することができる半導体受光素子を提供することにある。
本発明は、このような目的を達成するために、一実施態様は、半導体基板の表面上に半導体光吸収層を含み、信号光を前記半導体基板の裏面から入射する半導体受光素子であって、前記半導体基板の裏面の、前記半導体光吸収層に確定された動作領域と中心を同じくする相似の形状の内側の領域の透過率は、当該形状の外側の透過率より高いことを特徴とする。
以下、図面を参照しながら本発明の実施形態について詳細に説明する。
[第1の実施形態]
図3に、本発明の第1の実施形態にかかる受光素子の構造を示す。図3(a)は、垂直入射型の半導体受光素子10の断面図である。半導体受光素子10は、InP基板11表面上にp型InPコンタクト層12、アンドープInGaAs光吸収層13、n型InPコンタクト層14の順に積層された層構造を有している。最上部のコンタクト層14は、最も小さいメサに加工され、続いて光吸収層13、コンタクト層12の順にその外形が段階的に大きくなる多段メサ構造を有している。最上部のコンタクト層14のメサは、円形に形成されている。図3(b)は、半導体受光素子10の底面図である。受光素子10の裏面には、コンタクト層14によって画定される動作領域15と中心を同じくする同心円の外側に、Tiによる遮光膜16が設けられている。同心円の内側はInP基板11が露出している。

第1の実施形態における半導体受光素子10の動作原理を説明する。受光素子10への入射光は、基板11の裏面から入射される。入射光は光吸収層13で吸収され、フォトキャリアが発生し、コンタクト層12,14の間に電流が流れることにより、受光素子として機能する。
ここで、裏面からの入射光L2が動作領域15の中心部に入射する場合、入射光L2は、遮光膜16にさえぎられることなく入射される。このため、調心時における光電流は最大値を示す。入射光L2は、動作領域15の中心部に入射されるため、発生したフォトキャリアはすべて動作領域15に発生する電界の効果を受け、ドリフト移動する。よって、所望の高速動作を実現することができる。
一方、入射光L3が動作領域15の中心部からずれた場合、入射光L3の一部は、遮光膜16によって遮られるため、観測される光電流は極端に低下する。このように、動作領域15と中心を同じくする同心円の内側の光の透過率は、同心円の外側の領域の透過率より高い。このため、動作領域15の中心部に信号光が入射するときのみ、光電流が最大化される。これにより、無変調光(CW光)による光学調心であっても、調心の精度を高くすることができる。従って、その後の実運用において、数10GHzといった変調光を受光する場合でも、調心の精度が高いので、速度の遅い成分による影響が抑制され、高速動作を実現することができる。
第1の実施形態の半導体受光素子10の作製方法を説明する。最初に、半絶縁性InP基板11表面上に、MOCVD法を用いてp型InPコンタクト層12、アンドープInGaAs光吸収層13、n型InP光吸収層14をこの順にエピタキシャル成長させる。結晶成長後、コンタクト層14が最も小さいメサとなり、次に光吸収層13、コンタクト層12の順にその面積が大きくなるよう、順次フォトリソグラフィおよびエッチングを行う。必要な電極等をコンタクト層12,14に形成したのち、受光素子10の裏面、すなわち基板11の裏面を研磨する。その後、研磨面に、動作領域15と中心を同じくする同心円となるレジストを形成する。Tiをスパッタにより形成した後、レジストを剥離することにより遮光膜16を形成する。
基板11の裏面に形成する同心円の直径は、必ずしも半導体受光素子10の動作領域15、すなわちコンタクト層14の直径に一致している必要はない。入射光が平行光である場合は、同心円の直径がコンタクト層14の直径に一致していても問題はない。入射光が拡散光または収束光の場合は、コンタクト層14に入射するビーム径と基板11の裏面におけるビーム径とは異なる。この場合は、基板厚や入射光の焦点位置において、適切に同心円の直径を決定すればよい。遮光膜は、完全に光を遮る必要はなく、動作領域15と中心を同じくする同心円の内側の領域の透過率が、同心円の外側の透過率より高ければよい。
以上に説明したように、第1の実施形態の構造を適用することで、裏面入射型の受光素子において光学調心を行うことにより、同時に高速動作も担保することができる。
[第2の実施形態]
図4に、本発明の第2の実施形態にかかる受光素子の構造を示す。図4(a)は、垂直入射型の半導体受光素子20の断面図である。半導体受光素子20は、InP基板21表面上にp型InPコンタクト層22、アンドープInGaAs光吸収層23、n型InPコンタクト層24の順に積層された層構造を有している。最上部のコンタクト層24は、最も小さいメサに加工され、続いて光吸収層23、コンタクト層22の順にその外形が段階的に大きくなる多段メサ構造を有している。最上部のコンタクト層24のメサは、円形に形成されている。図4(b)は、半導体受光素子20の底面図である。受光素子20の裏面には、コンタクト層24によって画定される動作領域25と中心を同じくする同心円の形状で、SiO2/TiO2からなる誘電体多層膜による反射防止膜26が設けられている。

一方、入射光が動作領域25の中心部からずれた場合、入射光の一部は、反射防止膜26を透過しないため、基板21の裏面において反射され、観測される光電流は極端に低下する。このように、動作領域25と中心を同じくする同心円の内側の光の透過率は、同心円の外側の領域の透過率より高い。このため、動作領域25の中心部に信号光が入射するときのみ、光電流が最大化される。これにより、無変調光(CW光)による光学調心であっても、調心の精度を高くすることができ、数10GHzといった変調光を受光する場合でも高速動作を実現することができる。

基板21の裏面に形成する同心円の直径は、必ずしも半導体受光素子20の動作領域25、すなわちコンタクト層24の直径に一致している必要はない。入射光が平行光である場合は、同心円の直径がコンタクト層24の直径に一致していても問題はない。入射光が拡散光または収束光の場合は、コンタクト層24に入射するビーム径と基板21の裏面におけるビーム径とは異なる。この場合は、基板厚や入射光の焦点位置において、適切に同心円の直径を決定すればよい。反射防止膜は、完全に光を反射する必要はなく、動作領域25と中心を同じくする同心円の内側の領域の透過率が、同心円の外側の透過率より高ければよい。

[第3の実施形態]

基板31の裏面に形成する楕円の長径及び短径は、必ずしも半導体受光素子30の動作領域35、すなわちコンタクト層34の長径及び短径に一致している必要はない。入射光が平行光である場合は、楕円の長径及び短径がコンタクト層34の長径及び短径に一致していても問題はない。入射光が拡散光または収束光の場合は、コンタクト層34に入射するビーム径と基板31の裏面におけるビーム径とは異なる。この場合は、基板厚や入射光の焦点位置において、適切に楕円の長径及び短径を決定すればよい。
以上に説明したように、第3の実施形態の構造を適用することで、裏面入射型の受光素子において光学調心を行うことにより、同時に高速動作も担保することができる。
[第4の実施形態]
図6に、本発明の第4の実施形態にかかる受光素子の構造を示す。図6(a)は、垂直入射型の半導体受光素子40の断面図である。半導体受光素子40は、InP基板41表面上にp型InPコンタクト層42、アンドープInGaAs光吸収層43、n型InPコンタクト層44の順に積層された層構造を有している。最上部のコンタクト層44は、最も小さいメサに加工され、続いて光吸収層43、コンタクト層42の順にその外形が段階的に大きくなる多段メサ構造を有している。最上部のコンタクト層44のメサは、円形に形成されている。図6(b)は、半導体受光素子40の底面図である。受光素子40の裏面には、SiO2/TiO2による反射防止膜46が形成され、さらにコンタクト層44によって画定される動作領域35と中心を同じくする同心円上にリング状のTiによる遮光膜47が設けられている。遮光膜47を除く裏面は反射防止膜36が露出している。

ここで、裏面からの入射光が動作領域45の中心部に入射する場合、入射光は、反射防止膜46が形成された領域を透過することにより、基板41の裏面における反射が抑制され、ほぼ100%に近い透過率で光吸収層43に到達する。このため、調心時における光電流は最大値を示す。入射光は、動作領域45の中心部に入射されるため、発生したフォトキャリアはすべて動作領域45に発生する電界の効果を受け、ドリフト移動する。よって、所望の高速動作を実現することができる。
一方、入射光が動作領域45の中心部からずれた場合、入射光の一部は、リング形状の遮光膜47によって遮られるため、観測される光電流は極端に低下する。このように、動作領域45と中心を同じくするリングの内側の光の透過率は、リングの外側の領域の透過率より高い。このため、動作領域45の中心部に信号光が入射するときのみ、光電流が最大化される。これにより、無変調光(CW光)による光学調心であっても、調心の精度を高くすることができ、数10GHzといった変調光を受光する場合でも高速動作を実現することができる。

基板41の裏面に形成する同心円のリング直径は、必ずしも半導体受光素子40の動作領域45、すなわちコンタクト層44の直径に一致している必要はない。入射光が平行光である場合は、同心円の直径がコンタクト層44の直径に一致していても問題はない。入射光が拡散光または収束光の場合は、コンタクト層44に入射するビーム径と基板41の裏面におけるビーム径とは異なる。この場合は、基板厚や入射光の焦点位置において、適切に同心円の直径を決定すればよい。

[その他の実施形態]
第1~第4の実施形態においては、InGaAs系の受光素子を例に説明したが、Si、SiGe系など他の材料系における受光素子にも適用できることは明らかである。また、受光素子の光吸収層側、すなわちコンタクト層のメサ側にミラーを形成し、入射光を表面側で反射させるいわゆる「2パス構造」としても構わない。
第1~第4の実施形態においては、InGaAs系の受光素子を例に説明したが、Si、SiGe系など他の材料系における受光素子にも適用できることは明らかである。また、受光素子の光吸収層側、すなわちコンタクト層のメサ側にミラーを形成し、入射光を表面側で反射させるいわゆる「2パス構造」としても構わない。
上述した同心円の直径、楕円の長径及び短径のほか、基板の膜厚、メサの膜厚に対して制限を設けるものではない。さらに、コンタクト層によって画定される動作領域の形状は、円形、楕円形に限らず、どのような形状でも構わない。裏面に形成する動作領域と中心を同じくする形状も、動作領域の形状と相似の形状であればよく、受光素子に信号光を入射させる光学系において適宜設計されるべきものである。
また、本実施形態では、すべてメサ構造の受光素子を例示してきたが、いわゆるイオン注入構造、選択拡散を用いた「プレーナ構造」などの受光素子に対しても適用できることは言うまでもない。本実施形態は、垂直入射型であり、なんらかの電界狭窄構造を有していれば広く有効な技術である。
受光素子の作製方法における裏面プロセスにおいて、同時にアライメントマークを形成することも可能である。例えば、粗い調心をアライメントマークによるパッシブアライメントで実施し、精度の高い調心をアクティブアライメントで実施することもできる。
Claims (6)
- 半導体基板の表面上に半導体光吸収層を含み、信号光を前記半導体基板の裏面から入射する半導体受光素子であって、
前記半導体基板の裏面の、前記半導体光吸収層に画定された動作領域と中心を同じくする相似の形状の内側の領域の透過率は、当該形状の外側の透過率より高いことを特徴とする半導体受光素子。 - 前記形状の外側は、遮光膜が形成されていることを特徴とする請求項1に記載の半導体受光素子。
- 前記動作領域と中心を同じくする相似の形状の反射防止膜が形成されていることを特徴とする請求項1または2に記載の半導体受光素子。
- 前記半導体基板の裏面に、反射防止膜が形成され、
前記形状の外側に、前記動作領域と中心を同じくする同心円上にリング状の遮光膜が形成されていることを特徴とする請求項1に記載の半導体受光素子。 - 前記反射防止膜は、誘電体多層膜により形成されていることを特徴とする請求項3または4に記載の半導体受光素子。
- 前記動作領域と中心を同じくする相似の形状は、円形または楕円形であることを特徴とする請求項1ないし5のいずれか1項に記載の半導体受光素子。
