酸化性ガスを用いない低温成膜条件下で、チタン含有薄膜を製造するのに有用なチタン錯体を提供する。 一般式(1) (式中、R1及びR2は各々独立に炭素数1~6のアルキル基を表し、互いに結合して環を形成していてもよい。XはCR3又はN原子を表す。YはCR4又はN原子を表す。ZはCR5又はN原子を表す。R3、R4及びR5は各々独立に水素原子又は炭素数1~6のアルキル基を表す。nは1~3の整数を表す。)で示されるチタン錯体。
Description
本発明は、半導体素子の製造用原料として有用なチタン錯体、その製造方法、及び該チタン錯体を材料として用いることにより製造するチタン含有薄膜の製造方法に関する。
現在の半導体素子製造において、配線用バリア、キャパシタ誘電体や電極の薄膜を形成する方法には、スパッタによる物理気相成長法(PVD法)が主に用いられている。しかし、次世代以降の半導体製造では、微細化した素子の複雑な3次元構造の表面に均一で薄い膜を形成することが求められるため、凹凸のある面に均一な膜を形成することが難しいPVD法は適切ではない。そのため最近では、原料気体を分解して膜を堆積させる化学気相蒸着法(CVD法)又は基板表面に吸着させた原料を分解して膜を堆積させる原子層堆積法(ALD法)による薄膜形成方法が検討されている。さらに連続性に優れた均一薄膜形成のため、低温成膜(200℃)が必要条件になっている。
CVD法又はALD法により薄膜を形成するための製造原料には、適度な蒸気圧と熱安定性を持ち、安定した供給量で気化させることが出来る原料が選択される。さらに一定の供給量で安定に気化させるためには液体であるほうが好ましい。
次世代以降の半導体素子のキャパシタ電極やトランジスタのゲート電極、銅配線バリア層の材料として、チタン、窒化チタン及びケイ素含有窒化チタンが候補に挙げられている。これらのチタン含有薄膜が酸化されると、抵抗値の上昇に起因するトランジスタとの導通不良などの問題が生じる。
CVD法又はALD法により薄膜を形成するための製造原料には、適度な蒸気圧と熱安定性を持ち、安定した供給量で気化させることが出来る原料が選択される。さらに一定の供給量で安定に気化させるためには液体であるほうが好ましい。
次世代以降の半導体素子のキャパシタ電極やトランジスタのゲート電極、銅配線バリア層の材料として、チタン、窒化チタン及びケイ素含有窒化チタンが候補に挙げられている。これらのチタン含有薄膜が酸化されると、抵抗値の上昇に起因するトランジスタとの導通不良などの問題が生じる。
非特許文献1には、ピラゾラト配位子を持つ点で本発明の一般式(1)で示されるチタン錯体(以下、チタン錯体(1)ともいう)に類似の構造を持つ化合物として、ジメチルビス(3,5-ジ-tert-ブチルピラゾラト)チタン及びイソプロピルイミドビス(3,5-ジ-tert-ブチルピラゾラト)(ピリジン)チタン等が記載されているものの、これらはアルキル配位子やイミド配位子を持つ点で本発明のチタン錯体とは異なる。またこれらのチタン錯体をCVD法やALD法の原料として用いることは記載されていない。
非特許文献2には、ピラゾラト配位子を持つ点で本発明のチタン錯体(1)に類似の構造を持つ化合物として、トリクロロ(3,5-ジ-tert-ブチルピラゾラト)チタン及びテトラキス(3,5-ジメチルピラゾラト)チタン等が記載されているものの、これらはクロロ配位子を持つ、または4つのピラゾラト配位子を持つ点で本発明のチタン錯体とは異なる。またこれらのチタン錯体をCVD法やALD法の原料として用いることは記載されていない。
非特許文献3には、トリス(3,5-ジ-tert-ブチルピラゾラト)(3,5-ジメチル-1,2,4-トリアゾラト)チタン等が記載されているものの、これらは4つの含窒素複素環配位子を持つ点で本発明のチタン錯体とは異なる。またこれらのチタン錯体をCVD法やALD法の原料として用いることは記載されていない。
以上から、反応ガスとして酸素やオゾンなどの酸化性ガスを用いない低温成膜条件下で、チタン含有薄膜の製造を可能とする材料が望まれている。

本発明は、酸化性ガスを用いない低温成膜条件下で、チタン含有薄膜を製造するのに有用なチタン錯体を提供することを課題とする。
本発明者らは上記の課題を解決すべく鋭意検討した結果、一般式(1)で示されるチタン錯体が酸化性ガスを用いない低温成膜条件下、特に還元性ガスを用いる低温成膜条件下で、チタン含有薄膜を製造するための材料として有用なことを見出し、本発明を完成するに至った。
すなわち本発明は、以下の実施形態を含むものである。

本発明のチタン錯体(1)を材料として用いることにより、酸化性ガスを用いない低温成膜条件下で、チタン含有薄膜を製造することが出来る。
以下、本発明を更に詳細に説明する。まず、本発明のチタン錯体(1)がCVD法又はALD法により薄膜を形成するための製造原料(以下、これらをCVD材料又はALD材料ともいう)として好適な蒸気圧及び熱安定性を持つ点で、一般式(1)中のX、Y及びZはそれぞれCR3、CR4及びCR5が好ましい。
次に、一般式(1)中のR1、R2、R3、R4及びR5の定義について説明する。R1、R2、R3、R4及びR5で表される炭素数1~6のアルキル基としては、直鎖状、分岐状又は環状のいずれでも良く、具体的にはメチル基、エチル基、プロピル基、イソプロピル基、シクロプロピル基、ブチル基、イソブチル基、sec-ブチル基、tert-ブチル基、シクロブチル基、ペンチル基、1-エチルプロピル基、1-メチルブチル基、2-メチルブチル基、イソペンチル基、ネオペンチル基、tert-ペンチル基、シクロペンチル基、シクロブチルメチル基、ヘキシル基、1-メチルペンチル基、2-メチルペンチル基、3-メチルペンチル基、4-メチルペンチル基、1,1-ジメチルブチル基、1,2-ジメチルブチル基、1,3-ジメチルブチル基、2,2-ジメチルブチル基、2,3-ジメチルブチル基、3,3-ジメチルブチル基、シクロヘキシル基、シクロペンチルメチル基、1-シクロブチルエチル基、2-シクロブチルエチル基などを例示することが出来る。R1とR2の炭素数1~6のアルキル基が互いに結合して環を形成する基としては、直鎖状又は分岐状のいずれでも良く、1,2-エチレン基、1-メチル-1,2-エチレン基、1,1-ジメチル-1,2-エチレン基、1,2-ジメチル-1,2-エチレン基、1,3-トリメチレン基、1-メチル-1,3-トリメチレン基、2-メチル-1,3-トリメチレン基、1,1-ジメチル-1,3-トリメチレン基、1,2-ジメチル-1,3-トリメチレン基、1,3-ジメチル-1,3-トリメチレン基、2,2-ジメチル-1,3-トリメチレン基、1,4-テトラメチレン基、1-メチル-1,4-テトラメチレン基、2-メチル-1,4-テトラメチレン基、1,5-ペンタメチレン基、1-メチル-1,5-ペンタメチレン基、2-メチル-1,5-ペンタメチレン基、3-メチル-1,5-ペンタメチレン基、1,6-ヘキサメチレン基、1-メチル-1,6-ヘキサメチレン基、2-メチル-1,6-ヘキサメチレン基、3-メチル-1,6-ヘキサメチレン基などを例示することが出来る。本発明のチタン錯体(1)がCVD材料やALD材料として好適な蒸気圧及び熱安定性を持つ点で、R1及びR2は、各々独立に、炭素数1~4のアルキル基が好ましく、メチル基又はエチル基が更に好ましい。また、本発明のチタン錯体(1)がCVD材料やALD材料として好適な蒸気圧及び熱安定性を持つ点で、R3、R4及びR5は、各々独立に、水素原子又は炭素数1~4のアルキル基が好ましく、水素原子又はメチル基が更に好ましい。
次に、一般式(1)中のR1、R2、R3、R4及びR5の定義について説明する。R1、R2、R3、R4及びR5で表される炭素数1~6のアルキル基としては、直鎖状、分岐状又は環状のいずれでも良く、具体的にはメチル基、エチル基、プロピル基、イソプロピル基、シクロプロピル基、ブチル基、イソブチル基、sec-ブチル基、tert-ブチル基、シクロブチル基、ペンチル基、1-エチルプロピル基、1-メチルブチル基、2-メチルブチル基、イソペンチル基、ネオペンチル基、tert-ペンチル基、シクロペンチル基、シクロブチルメチル基、ヘキシル基、1-メチルペンチル基、2-メチルペンチル基、3-メチルペンチル基、4-メチルペンチル基、1,1-ジメチルブチル基、1,2-ジメチルブチル基、1,3-ジメチルブチル基、2,2-ジメチルブチル基、2,3-ジメチルブチル基、3,3-ジメチルブチル基、シクロヘキシル基、シクロペンチルメチル基、1-シクロブチルエチル基、2-シクロブチルエチル基などを例示することが出来る。R1とR2の炭素数1~6のアルキル基が互いに結合して環を形成する基としては、直鎖状又は分岐状のいずれでも良く、1,2-エチレン基、1-メチル-1,2-エチレン基、1,1-ジメチル-1,2-エチレン基、1,2-ジメチル-1,2-エチレン基、1,3-トリメチレン基、1-メチル-1,3-トリメチレン基、2-メチル-1,3-トリメチレン基、1,1-ジメチル-1,3-トリメチレン基、1,2-ジメチル-1,3-トリメチレン基、1,3-ジメチル-1,3-トリメチレン基、2,2-ジメチル-1,3-トリメチレン基、1,4-テトラメチレン基、1-メチル-1,4-テトラメチレン基、2-メチル-1,4-テトラメチレン基、1,5-ペンタメチレン基、1-メチル-1,5-ペンタメチレン基、2-メチル-1,5-ペンタメチレン基、3-メチル-1,5-ペンタメチレン基、1,6-ヘキサメチレン基、1-メチル-1,6-ヘキサメチレン基、2-メチル-1,6-ヘキサメチレン基、3-メチル-1,6-ヘキサメチレン基などを例示することが出来る。本発明のチタン錯体(1)がCVD材料やALD材料として好適な蒸気圧及び熱安定性を持つ点で、R1及びR2は、各々独立に、炭素数1~4のアルキル基が好ましく、メチル基又はエチル基が更に好ましい。また、本発明のチタン錯体(1)がCVD材料やALD材料として好適な蒸気圧及び熱安定性を持つ点で、R3、R4及びR5は、各々独立に、水素原子又は炭素数1~4のアルキル基が好ましく、水素原子又はメチル基が更に好ましい。
続いて、一般式(1)中のnの定義について説明する。nは1~3の整数を表し、本発明のチタン錯体(1)がCVD材料やALD材料として好適な蒸気圧及び熱安定性を持つ点で、nは2又は3が好ましく、3が更に好ましい。
なお、本発明のチタン錯体(1)におけるピラゾラト配位子は、以下に示す通りη1-配位とη2-配位の両方とも可能だが、本明細書中ではη2-配位で示すこととする。

次に、本発明のチタン錯体(1)の製造方法について説明する。
チタン錯体(1)は、下記の製造方法1によって製造することができる。
本発明の製造方法1は、上記一般式(2)で示されるアミド錯体(以下、アミド錯体(2)ともいう)と、一般式(3)で示される不飽和環状アミン(以下、不飽和環状アミン(3)ともいう)とを反応させる、チタン錯体(1)を製造する方法である。
チタン錯体(1)は、下記の製造方法1によって製造することができる。
本発明の製造方法1は、上記一般式(2)で示されるアミド錯体(以下、アミド錯体(2)ともいう)と、一般式(3)で示される不飽和環状アミン(以下、不飽和環状アミン(3)ともいう)とを反応させる、チタン錯体(1)を製造する方法である。

本発明の製造方法1で用いることが出来る不飽和環状アミン(3)の例としては、
などを例示することが出来る。本発明のチタン錯体(1)の収率が良い点で、(3-1)、(3-2)、(3-7)~(3-9)、(3-12)が好ましく、(3-1)、(3-2)、(3-7)、(3-9)で示される不飽和環状アミンが更に好ましい。
本発明の製造方法1で用いることが出来る不飽和環状アミン(3)の入手方法としては、市販品の購入、又はCN106316956AやBulletin of the Chemical Society of Japan、第64巻、719ページ(1991年)などに記載の方法に準じて入手することが出来る。
本発明の製造方法1を実施するときのアミド錯体(2)及び不飽和環状アミン(3)のモル比について説明する。式(1)におけるnが1の場合では、本発明のチタン錯体(1)の収率が良い点で、アミド錯体(2)1モル当量に対して不飽和環状アミン(3)2.5~3.5モル当量が好ましく、2.9~3.1モル当量が更に好ましい。式(1)におけるnが2の場合では、本発明のチタン錯体(1)の収率が良い点で、アミド錯体(2)1モル当量に対して不飽和環状アミン(3)1.5~2.5モル当量が好ましく、1.9~2.1モル当量が更に好ましい。式(1)におけるnが3の場合では、本発明のチタン錯体(1)の収率が良い点で、アミド錯体(2)1モル当量に対して不飽和環状アミン(3)0.8~1.5モル当量が好ましく、0.9~1.1モル当量が更に好ましい。
本発明の製造方法1は、本発明のチタン錯体(1)の収率が良い点で、不活性ガス雰囲気中で実施するのが好ましい。該不活性ガスとして具体的には、ヘリウム、ネオン、アルゴン、クリプトン、キセノン、窒素ガスなどを例示することが出来る。安価な点で、窒素ガス又はアルゴンが好ましい。
本発明の製造方法1は、本発明のチタン錯体(1)の収率が良い点で、有機溶媒中で実施することが好ましい。使用可能な有機溶媒の種類には、反応を阻害しない限り特に制限は無い。使用可能な有機溶媒の例としては、ペンタン、ヘキサン、ヘプタン、オクタン、シクロヘキサン、メチルシクロヘキサン、エチルシクロヘキサン、石油エーテルなどの脂肪族炭化水素、ベンゼン、トルエン、キシレン、エチルベンゼン、プロピルベンゼン、イソプロピルベンゼン、ブチルベンゼン、2-メチルプロピルベンゼン、1-メチルプロピルベンゼン、tert-ブチルベンゼン、1,3,5-トリメチルベンゼン(メシチレン)などの芳香族炭化水素、ジエチルエーテル、ジイソプロピルエーテル、ジブチルエーテル、シクロペンチルメチルエーテル(CPME)、シクロペンチルエチルエーテル(CPEE)、tert-ブチルメチルエーテル(MTBE)、THF、ジオキサン、1,2-ジメトキシエタンなどのエーテルを挙げることが出来る。これら有機溶媒のうち一種類を単独で用いることが出来、複数を任意の比率で混合して用いることも出来る。本発明のチタン錯体(1)の収率が良い点で、有機溶媒としてはヘキサン、ヘプタン、トルエン又はエーテルが好ましく、ヘキサンが更に好ましい。
本発明の製造方法1では、反応温度及び反応時間には特に制限はなく、当業者が有機金属錯体を製造するときの一般的な条件を用いることが出来る。具体例としては、-80℃から120℃の温度範囲から適宜選択した反応温度において、10分間から120時間の範囲から適宜選択した反応時間を選択することによって本発明のチタン錯体(1)を収率良く製造することが出来る。
本発明の製造方法1によって製造した本発明のチタン錯体(1)は、当業者が有機金属錯体を精製するときの一般的な精製方法を適宜選択して用いることによって精製することが出来る。具体的な精製方法としては、ろ過、抽出、遠心分離、デカンテーション、蒸留、昇華、結晶化などを挙げることが出来る。
次に、本発明のチタン錯体(1)を化学反応に基づく気相蒸着法に用いることを特徴とする、チタン含有薄膜の製造方法について詳細に説明する。本明細書では、化学反応に基づく気相蒸着法とは、気化させたチタン錯体(1)を基板上で分解することによりチタン含有薄膜を製造する方法を意味する。化学反応に基づく気相蒸着法としては、具体的には、熱CVD法、プラズマCVD法、光CVD法などのCVD法又はALD法などを例示することが出来る。CVD法は成膜速度が良好な点でとりわけ好ましく、またALD法は段差被覆性が良好な点でとりわけ好ましい。例えばCVD法又はALD法によりチタン含有薄膜を製造する場合、チタン錯体(1)を気化させて反応チャンバーに供給し、反応チャンバー内に備え付けた基板上でチタン錯体(1)を分解することにより、該基板上にチタン含有薄膜を製造することが出来る。チタン錯体(1)を分解する方法としては、当業者が金属含有薄膜を製造するのに用いる通常の技術手段を挙げることが出来る。具体的にはチタン錯体(1)と反応ガスとを反応させる方法又は、チタン錯体(1)に熱、プラズマ、光などを作用させる方法などを例示することが出来る。
反応ガスを用いる場合、用いることが出来る反応ガスとしては、還元性ガス又は酸化性ガスを例示することが出来る。該反応ガスとしては、金属や金属窒化物などの酸化されやすい材料からなる基板に成膜する場合に基板の劣化を防止できる点で、還元性ガスが好ましい。還元性ガスの具体例としては、アンモニア、水素、モノシラン、ヒドラジン、ギ酸、ボラン-ジメチルアミン錯体又はボラン-トリメチルアミン錯体などのボラン-アミン錯体、1-ブテン、2-ブテン、2-メチルプロペン、1-ペンテン、2-ペンテン、2-メチル-1-ブテン、2-メチル-2-ブテン、3-メチル-1-ブテン、1-ヘキセン、2-ヘキセン、3-ヘキセン、2-メチル-1-ペンテン、2-メチル-2-ペンテン、4-メチル-2-ペンテン、4-メチル-1-ペンテン、3-メチル-1-ペンテン、3-メチル-2-ペンテン、2-エチル-1-ブテン、2,3-ジメチル-1-ブテン、2,3-ジメチル-2-ブテン、3,3-ジメチル-1-ブテン、ブタ-1,3-ジエン、ペンタ-1,3-ジエン、ペンタ-1,4-ジエン、2-メチルブタ-1,3-ジエン、ヘキサ-1,3-ジエン、ヘキサ-2,4-ジエン、2-メチルペンタ-1,3-ジエン、3-メチルペンタ-1,3-ジエン、4-メチルペンタ-1,3-ジエン、2-エチルブタ-1,3-ジエン、3-メチルペンタ-1,4-ジエン又は2,3-ジメチルブタ-1,3-ジエンなどの鎖状不飽和炭化水素、シクロヘキサ-1,3-ジエン、シクロヘキサ-1,4-ジエン、1-メチルシクロヘキサ-1,3-ジエン、2-メチルシクロヘキサ-1,3-ジエン、5-メチルシクロヘキサ-1,3-ジエン、3-メチルシクロヘキサ-1,4-ジエン、α-フェランドレン、β-フェランドレン、α-テルピネン、β-テルピネン、γ-テルピネン又はリモネンなどの環状不飽和炭化水素などを例示することが出来る。複数の反応ガスを同時に用いてもよい。成膜装置の仕様による制約が少なく取扱いが容易である点で、還元性ガスとしてはアンモニア、水素、ギ酸、シクロヘキサ-1,3-ジエン、シクロヘキサ-1,4-ジエン、α-テルピネン、β-テルピネン、γ-テルピネン、リモネンが好ましい。また、後述の窒化チタン薄膜を形成可能な点では、アンモニアを用いることが好ましい。反応ガスの流量は材料の反応性と反応チャンバーの容量に応じて適宜調節される。例えば反応チャンバーの容量が1~10Lの場合、反応ガスの流量は特に制限は無く、経済的な理由から1~10000sccmが好ましい。なお、本明細書中においてsccmとは気体の流量を表す単位であり、1sccmは理想気体に換算すると2.68mmol/hの速度で気体が移動していることを表す。
CVD法又はALD法によりチタン含有薄膜を製造する場合、これらの分解方法を適宜選択して用いることにより、チタン含有薄膜を製造することが出来る。複数の分解方法を組み合わせて用いることも出来る。反応チャンバーへのチタン錯体(1)の供給方法としては、例えば加熱した恒温槽に上記のチタン錯体を入れ、キャリアガスを吹き込みガス化するバブリング法、液体気化供給システムなど当業者が通常用いる方法が挙げられ、特に限定されるものではない。反応チャンバーへ希釈ガスも併せて適宜導入しても良い。
CVD法又はALD法によりチタン含有薄膜を製造する際のキャリアガス及び希釈ガスとしては、ヘリウム、ネオン、アルゴン、クリプトン、キセノンなどの希ガス又は窒素ガスが好ましく、経済的な理由から窒素ガス又はアルゴンが更に好ましい。キャリアガス及び希釈ガスの流量は反応チャンバーの容量などに応じて適宜調節される。例えば反応チャンバーの容量が1~10Lの場合、キャリアガスの流量は特に制限は無く、経済的な理由から1~10000sccmが好ましい。

CVD法又はALD法によりチタン含有薄膜を製造するときの基板温度は、熱、プラズマ、光などの使用の有無、反応ガスの種類などにより適宜選択される。例えば光やプラズマを併用することなく反応ガスとしてアンモニアを用いる場合には、基板温度に特に制限は無く、経済的な理由から50℃~1000℃が好ましい。成膜速度が良好な点で100℃~300℃が好ましく、連続性に優れた均一薄膜形成のため150℃~250℃が更に好ましい。また、光やプラズマ、ヒドラジンなどを適宜使用することにより、さらに低温領域でチタン含有薄膜を製造することが出来る。
CVD法又はALD法によりチタン含有薄膜を製造するときの成膜圧力は、膜厚の均一性やステップ・カバレッジ(被覆性)、膜質が良好な点で、減圧条件が好ましく、1~100Torrが好ましく、1~10Torrが更に好ましい。

本発明のチタン含有薄膜の製造方法により得られるチタン含有薄膜としては、例えば金属チタン薄膜、窒化チタン薄膜、ケイ素含有窒化チタン薄膜及びチタンシリサイド薄膜などが挙げられる。また金属チタン薄膜を製造後、任意の温度で基板を加熱処理することによりチタン含有複合膜を得ることができる。例えば、他の金属材料と組み合わせてチタン含有複合薄膜を得ることができる。例えば、本発明のチタン錯体(1)とケイ素材料と組み合わせて用いることによりチタンシリサイド薄膜が得られる。該ケイ素材料としては、モノシラン、ジシラン、トリシラン、テトラエトキシシラン、ジメチルジメトキシシラン、ビス(tert-ブチルアミノ)シラン、ビス(ジエチルアミノ)シラン、トリス(ジメチルアミノ)シランなどを例示することができる。さらにアルミニウムやゲルマニウムなどの典型金属、ジルコニウム、ハフニウム、ニオブ、タンタル、タングステンなどの遷移金属、ランタンやネオジムなどの希土類金属を含有する金属材料と本発明のチタン錯体(1)を組み合わせて用いることにより、これらの金属元素を含むチタン含有複合膜を得ることも出来る。また、CVD法又はALD法によりチタン含有複合薄膜を製造する場合、本発明のチタン錯体(1)と他の金属材料とを別々に反応チャンバー内に供給しても、混合してから供給しても良い。
本発明のチタン含有薄膜を構成部材として用いることにより、信頼性や応答性を向上させた高性能な半導体デバイスを製造することが出来る。半導体デバイスの例としてはDRAM、FeRAM、PRAM、MRAM、ReRAM、フラッシュメモリーなどの半導体記憶装置や電界効果トランジスタなどを挙げることが出来る。これらの構成部材としてはキャパシタ電極やトランジスタのゲート電極、銅配線バリア層などを例示することが出来る。
以下、実施例を挙げて本発明をさらに詳細に説明するが、本発明はこれらに限定されるものではない。参考例1~4及び実施例1~13に記載の化合物の製造は全てアルゴン雰囲気下で実施した。用いたヘキサン及びテトラヒドロフラン(THF)は関東化学社製の脱水品である。ジメチルアミン、エチルメチルアミン及びピロリジンは東京化成工業社、ジエチルアミンは富士フィルム和光純薬社から購入したものを使用した。
参考例1
ジメチルアミンのTHF溶液200.0mL(2.00mol/L,400.0mmol)に、-78℃下でブチルリチウムのヘキサン溶液245mL(1.59mol/L,389.6mmol)を加えた。この混合物を25℃で1時間撹拌した後、-78℃下で四塩化チタン17.3g(91.2mmol)のヘキサン(50mL)溶液を加えた。この混合物を25℃で18時間撹拌した。この懸濁液をろ過した後、ろ液から溶媒を減圧留去した。残った液体を蒸留(加熱温度60℃/背圧49Pa)することにより、テトラキス(ジメチルアミド)チタン(2-1)を黄色液体として15.7g得た。収率77%。1H-NMR(400MHz,C6D6,δ):3.11(s,24H)。
参考例2
エチルメチルアミン36.3mL(422.5mmol)のヘキサン(120mL)溶液に、-78℃下でブチルリチウムのヘキサン溶液266.0mL(1.59mol/L,422.3mmol)を加えた。この混合物を25℃で1時間撹拌した後、-78℃下で四塩化チタン19.0g(100.2mmol)のヘキサン(40mL)溶液を加えた。この混合物を25℃で18時間撹拌した。この懸濁液をろ過した後、ろ液から溶媒を減圧留去した。残った液体を蒸留(加熱温度90℃/背圧19Pa)することにより、テトラキス(エチルメチルアミド)チタン(2-2)を橙色液体として22.4g得た。収率80%。

ジエチルアミン43.7mL(422.7mmol)のヘキサン(120mL)溶液に、-78℃下でブチルリチウムのヘキサン溶液266.0mL(1.59mol/L,422.3mmol)を加えた。この混合物を25℃で1時間撹拌した後、-78℃下で四塩化チタン19.0g(100.2mmol)のヘキサン(40mL)溶液を加えた。この混合物を25℃で18時間撹拌した。この懸濁液をろ過した後、ろ液から溶媒を減圧留去した。残った液体を蒸留(加熱温度120℃/背圧42Pa)することにより、テトラキス(ジエチルアミド)チタン(2-7)を赤色液体として18.9g得た。収率56%。

ピロリジン23.0g(323.4mmol)のヘキサン(50mL)溶液に、-78℃下でブチルリチウムのヘキサン溶液220.0mL(1.59mol/L,349.8mmol)を加えた。この混合物を25℃で1時間撹拌した後、-78℃下で四塩化チタン15.4g(81.2mmol)のヘキサン(25mL)溶液に加えた。この混合物を25℃で18時間撹拌した。この懸濁液をろ過した後、ろ液から溶媒を減圧留去した。残った液体を蒸留(加熱温度160℃/背圧68Pa)することにより、テトラキス(ピロリジナト)チタン(2-14)を黄色液体として13.5g得た。収率51%。

参考例4で合成したテトラキス(ピロリジナト)チタン(2-14)1.3g(4.0mmol)のTHF(20mL)溶液に、-78℃下で3-メチルピラゾール0.32g(3.9mmol)のTHF(10mL)溶液を加えた。この溶液を25℃で1時間撹拌し、溶媒を減圧留去した。残った液体を蒸留(加熱温度114℃/背圧28Pa)することにより、トリス(ピロリジナト)(3-メチルピラゾラト)チタン(1-56)を赤色液体として0.3g得た。収率24%。

参考例1で合成したテトラキス(ジメチルアミド)チタン(2-1)1.0g(4.6mmol)のTHF(35mL)溶液に、-78℃下でピラゾール0.63g(9.2mmol)のTHF(35mL)溶液を加えた。この溶液を25℃で1時間撹拌し、溶媒を減圧留去した。ビス(ジメチルアミド)ビス(ピラゾラト)チタン(1-77)を暗赤色液体として得た。収率48%。

参考例1で合成したテトラキス(ジメチルアミド)チタン(2-1)0.9g(4.0mmol)のTHF(30mL)溶液に、-78℃下で3,5-ジメチルピラゾール0.79g(8.2mmol)のTHF(30mL)溶液を加えた。この溶液を25℃で1時間撹拌し、溶媒を減圧留去した。ビス(ジメチルアミド)ビス(3,5-ジメチルピラゾラト)チタン(1-80)を暗赤色液体として得た。収率51%。

実施例13
参考例3で合成したテトラキス(ジエチルアミド)チタン(2-7)1.1g(3.3mmol)のTHF(25mL)溶液に、-78℃下で3,5-ジメチルピラゾール0.62g(6.45mmol)のTHF(25mL)溶液を加えた。この溶液を25℃で1時間撹拌し、溶媒を減圧留去した。ビス(ジエチルアミド)ビス(3,5-ジメチルピラゾラト)チタン(1-88)を暗赤色液体として得た。収率56%。

評価例1
トリス(ジメチルアミド)(3,5-ジメチルピラゾラト)チタン(1-8)の熱分析
サンプルとして、実施例3で合成したトリス(ジメチルアミド)(3,5-ジメチルピラゾラト)チタン(1-8)を、示差走査熱量測定(DSC)で8.3mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図1に示した。DSCから熱分解開始温度が152℃であることが分かる。
トリス(ジメチルアミド)(3,5-ジメチルピラゾラト)チタン(1-8)の熱分析
サンプルとして、実施例3で合成したトリス(ジメチルアミド)(3,5-ジメチルピラゾラト)チタン(1-8)を、示差走査熱量測定(DSC)で8.3mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図1に示した。DSCから熱分解開始温度が152℃であることが分かる。
評価例2
トリス(エチルメチルアミド)(3-メチルピラゾラト)チタン(1-20)の熱分析
サンプルとして、実施例5で合成したトリス(エチルメチルアミド)(3-メチルピラゾラト)チタン(1-20)を、示差走査熱量測定(DSC)で5.8mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図2に示した。DSCから熱分解開始温度が147℃であることが分かる。
トリス(エチルメチルアミド)(3-メチルピラゾラト)チタン(1-20)の熱分析
サンプルとして、実施例5で合成したトリス(エチルメチルアミド)(3-メチルピラゾラト)チタン(1-20)を、示差走査熱量測定(DSC)で5.8mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図2に示した。DSCから熱分解開始温度が147℃であることが分かる。
比較例1
テトラキス(ジメチルアミド)チタンの熱分析
サンプルとして、比較例1として本願発明のチタン錯体(1)ではない参考例1で合成したテトラキス(ジメチルアミド)チタン(2-1)を、DSCで2.5mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図3に示した。DSCから熱分解開始温度が229℃であることが分かる。
テトラキス(ジメチルアミド)チタンの熱分析
サンプルとして、比較例1として本願発明のチタン錯体(1)ではない参考例1で合成したテトラキス(ジメチルアミド)チタン(2-1)を、DSCで2.5mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図3に示した。DSCから熱分解開始温度が229℃であることが分かる。
比較例2
テトラキス(エチルメチルアミド)チタンの熱分析
サンプルとして、比較例2として本願発明のチタン錯体(1)ではない参考例2で合成した、テトラキス(エチルメチルアミド)チタン(2-2)を、DSCで4.4mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図4に示した。DSCから熱分解開始温度が242℃であることが分かる。
テトラキス(エチルメチルアミド)チタンの熱分析
サンプルとして、比較例2として本願発明のチタン錯体(1)ではない参考例2で合成した、テトラキス(エチルメチルアミド)チタン(2-2)を、DSCで4.4mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図4に示した。DSCから熱分解開始温度が242℃であることが分かる。
比較例3
テトラキス(ジエチルアミド)チタンの熱分析
サンプルとして、比較例3として本願発明のチタン錯体(1)ではない参考例3で合成したテトラキス(ジエチルアミド)チタン(2-7)を、DSCで3.0mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図5に示した。DSCから熱分解開始温度が232℃であることが分かる。
テトラキス(ジエチルアミド)チタンの熱分析
サンプルとして、比較例3として本願発明のチタン錯体(1)ではない参考例3で合成したテトラキス(ジエチルアミド)チタン(2-7)を、DSCで3.0mg用いた。
アルゴン雰囲気の密閉容器中で昇温速度10℃/minで測定したDSCの結果を図5に示した。DSCから熱分解開始温度が232℃であることが分かる。
評価例1、2と比較例1~3の結果から本発明のチタン錯体(1)は、テトラキス(ジメチルアミド)チタン、テトラキス(ジエチルアミド)チタン及びテトラキス(エチルメチルアミド)チタンよりも熱分解開始温度が低く、より低温成膜に適した錯体であることが分かる。
実施例14
実施例5で合成したトリス(エチルメチルアミド)(3-メチルピラゾラト)チタン(1-20)を材料に用いてチタン含有薄膜を熱CVD法により製造した。薄膜製造のために使用した装置の概略を図6に示した。薄膜製造条件は以下の通りである。
キャリアガス流量:20sccm、アンモニア流量:40sccm、希釈ガス流量:140sccm、基板材料:SiO2、成膜時間:60分、反応チャンバー全圧:1.3kPa、材料容器温度:50℃、材料容器内全圧:6.7kPa、材料供給速度:0.01sccm、基板温度:200℃。キャリアガス及び希釈ガスとしてアルゴンを用いた。製造した薄膜を蛍光X線分析で確認したところ、チタンに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は53nmであった。
実施例14の結果から本発明のチタン錯体(1)は、酸化性ガスを用いなくても、光やプラズマを併用することなく、200℃の低温で、チタン含有膜を製造可能な材料であることが分かる。
実施例5で合成したトリス(エチルメチルアミド)(3-メチルピラゾラト)チタン(1-20)を材料に用いてチタン含有薄膜を熱CVD法により製造した。薄膜製造のために使用した装置の概略を図6に示した。薄膜製造条件は以下の通りである。
キャリアガス流量:20sccm、アンモニア流量:40sccm、希釈ガス流量:140sccm、基板材料:SiO2、成膜時間:60分、反応チャンバー全圧:1.3kPa、材料容器温度:50℃、材料容器内全圧:6.7kPa、材料供給速度:0.01sccm、基板温度:200℃。キャリアガス及び希釈ガスとしてアルゴンを用いた。製造した薄膜を蛍光X線分析で確認したところ、チタンに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は53nmであった。
実施例14の結果から本発明のチタン錯体(1)は、酸化性ガスを用いなくても、光やプラズマを併用することなく、200℃の低温で、チタン含有膜を製造可能な材料であることが分かる。
比較例4
参考例1で合成したテトラキス(ジメチルアミド)チタン(2-1)を材料に用いてチタン含有薄膜を熱CVD法により製造した。薄膜製造のために使用した装置の概略を図6に示した。薄膜製造条件は以下の通りである。
キャリアガス流量:20sccm、アンモニア流量:40sccm、希釈ガス流量:140sccm、基板材料:SiO2、成膜時間:60分、反応チャンバー全圧:1.3kPa、材料容器温度:40℃、材料容器内全圧:13.3kPa、材料供給速度:0.064sccm、基板温度:200℃。キャリアガス及び希釈ガスとしてアルゴンを用いた。製造した薄膜を蛍光X線分析で確認したところ、チタンに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は36nmであった。
実施例14と比較例4の結果から、本発明のチタン錯体(1)は、テトラキス(ジメチルアミド)チタンよりも材料供給速度が低いにもかかわらず、200℃での成膜速度が速く、低温でのチタン含有薄膜の成膜に適した錯体であることが分かる。
本発明を詳細に、また特定の実施態様を参照して説明したが、本発明の本質と範囲を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明らかである。

参考例1で合成したテトラキス(ジメチルアミド)チタン(2-1)を材料に用いてチタン含有薄膜を熱CVD法により製造した。薄膜製造のために使用した装置の概略を図6に示した。薄膜製造条件は以下の通りである。
キャリアガス流量:20sccm、アンモニア流量:40sccm、希釈ガス流量:140sccm、基板材料:SiO2、成膜時間:60分、反応チャンバー全圧:1.3kPa、材料容器温度:40℃、材料容器内全圧:13.3kPa、材料供給速度:0.064sccm、基板温度:200℃。キャリアガス及び希釈ガスとしてアルゴンを用いた。製造した薄膜を蛍光X線分析で確認したところ、チタンに基づく特性X線が検出された。検出されたX線の強度から算出したところ、膜厚は36nmであった。
実施例14と比較例4の結果から、本発明のチタン錯体(1)は、テトラキス(ジメチルアミド)チタンよりも材料供給速度が低いにもかかわらず、200℃での成膜速度が速く、低温でのチタン含有薄膜の成膜に適した錯体であることが分かる。
本発明を詳細に、また特定の実施態様を参照して説明したが、本発明の本質と範囲を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明らかである。

Claims (9)
- R1及びR2が各々独立に炭素数1~4のアルキル基であり、R3、R4及びR5が各々独立に水素原子又は炭素数1~4のアルキル基であり、nが2又は3である、請求項1に記載のチタン錯体。
- R1及びR2が各々独立にメチル基又はエチル基であり、R3、R4及びR5が各々独立に水素原子又はメチル基であり、nが3である、請求項1又は2に記載のチタン錯体。
- 化学反応に基づく気相蒸着法が化学気相蒸着法である、請求項5に記載のチタン含有薄膜の製造方法。
- 化学反応に基づく気相蒸着法において反応ガスを用いることを特徴とする、請求項5又は6に記載のチタン含有薄膜の製造方法。
- 反応ガスとして還元性ガスを用いる、請求項7に記載のチタン含有薄膜の製造方法。
- チタン含有薄膜が窒化チタン薄膜である請求項5~8のいずれかに記載のチタン含有薄膜の製造方法。
