Abstract

レーザ修正の自動化を可能にして、作業効率の改善を図り、オペレータのスキルに影響されること無く一定の修正品質が得られるようにする。レーザ修正方法は、多層膜基板の欠陥部に対してレーザ照射範囲を設定し、設定されたレーザ加工条件で欠陥部にレーザ光を照射して修正加工を行う修正工程を有し、修正工程は、欠陥部の分光スペクトルデータを取得して、分光スペクトルデータに基づいて、学習済みのニューラルネットワークによって欠陥部に照射するレーザ光のレーザ加工条件を設定し、ニューラルネットワークは、多層膜構造データと多層膜構造毎の分光スペクトルデータと多層膜構造毎のレーザ加工実験データを含む実測データを学習データとして、機械学習されている。

Description

レーザ修正方法、レーザ修正装置
 本発明は、レーザ修正方法、レーザ修正装置に関するものである。
 レーザ修正(laser repair)は、FPD(Flat Panel Display)などの製造工程において、検査工程後に行われ、TFT(Thin Film Transistor)などの多層膜基板を対象に、検査工程で特定された欠陥部に対してレーザ光を照射して修正加工を行うものである。このレーザ修正は、加工対象の欠陥部形状が欠陥部毎に異なることや、欠陥部毎に加工条件などを変更する必要があることから、通常、高いスキルを有するオペレータのマニアル操作で行われている。
 これに対して、画像処理技術を用いて、修正工程の一部を自動化することが提案されている。従来技術では、検査対象箇所を撮影した欠陥画像と欠陥の無い参照画像とを照合して欠陥部を検出し、入力される指示内容に基づいて、検出された欠陥に対してレーザ光が照射される加工位置及び加工範囲を指定することなどが行われている(例えば、下記特許文献1参照)。

 多層膜基板を対象にして、レーザ修正をマニアル操作で行う場合、欠陥部の周辺層や下地層にダメージを与えること無く、欠陥部のみを加工することが求められる。オペレータは、検査工程で特定された欠陥部とその周辺の層構造を認識しており、自身の経験から必要最小限の加工範囲を定めて、認識している層構造の情報に基づいて、加工条件(レーザ加工レシピ)を適宜選択しながら作業を行う。このため、作業が長時間になることは避けられず、また、オペレータのスキルが修正品質に影響することになる。
 また、従来技術のように、画像処理技術を用いて修正工程の一部を自動化する場合には、表面の2次元画像のみでは欠陥部及びその周辺の層構造の情報が得られないため、下地層の違いや層厚のばらつきがある場合にも一定の加工条件で加工処理が行われることになる。このため、加工不足や過剰な加工が進んで、修正に失敗したり、良質な修正を行うことができなかったりする問題が生じる。
 本発明は、このような事情に対処するために提案されたものである。すなわち、レーザ修正の自動化を可能にして、作業効率の改善を図り、オペレータのスキルに影響されること無く一定の修正品質が得られるようにすること、下地層の違いや膜厚にばらつきがある場合であっても、良質な修正を行うことができるようにすること、などが本発明の課題である。
 このような課題を解決するために、本発明は、以下の構成を具備するものである。
 多層膜基板の欠陥部に対してレーザ照射範囲を設定し、設定されたレーザ加工条件で前記欠陥部にレーザ光を照射して修正加工を行う修正工程を有し、前記修正工程は、前記欠陥部の分光スペクトルデータを取得して、前記分光スペクトルデータに基づいて、学習済みのニューラルネットワークによって前記欠陥部に照射するレーザ光の前記レーザ加工条件を設定し、前記ニューラルネットワークは、多層膜構造データと多層膜構造毎の分光スペクトルデータと多層膜構造毎のレーザ加工実験データを含む実測データを学習データとして、機械学習されていることを特徴とするレーザ修正方法。
 多層膜基板の欠陥部に対してレーザ照射範囲を設定し、設定されたレーザ加工条件で前記欠陥部にレーザ光を照射して修正加工を行う修正加工部を備え、前記修正加工部は、前記欠陥部の分光スペクトルデータを取得して、前記分光スペクトルデータに基づいて、学習済みのニューラルネットワークによって前記欠陥部に照射するレーザ光の前記レーザ加工条件を設定するものであり、前記ニューラルネットワークは、多層膜構造データと多層膜構造毎の分光スペクトルデータと多層膜構造毎のレーザ加工実験データを含む実測データを学習データとして、機械学習されていることを特徴とするレーザ修正装置。

 以下、図面を参照して本発明の実施形態を説明する。以下の説明で、異なる図における同一符号は同一機能の部位を示しており、各図における重複説明は適宜省略する。
 本発明の実施形態に係るレーザ修正方法は、TFT(Thin Film Transistor)などの多層膜基板を対象にして、その表面にレーザ光を照射して欠陥部を修正加工するものである。図1に示すように、修正工程は、検査工程S1の後に行われ、欠陥位置特定工程S2、欠陥形状特定工程S3、修正加工工程S4を有している。
 図2は、前述した修正工程を実行するためのレーザ修正装置の一例を示している。レーザ修正装置1は、水平面上を移動するステージS上に載置した多層膜基板100の表面にレーザ光Lを照射する修正加工部1Aを備えており、修正加工部1Aは、画像取得部2、レーザ照射部3、スペクトル分光カメラ4、レーザ制御部5等を具備している。
 画像取得部2は、例えば、顕微鏡20、白色光源21、撮像カメラ26などを備え、顕微鏡20を介して多層膜基板100の表面画像を取得するものであり、多層膜基板100に欠陥部が有る場合には欠陥部画像を取得する。白色光源21からミラー22とハーフミラー23とレンズ系24を介して多層膜基板100の表面に白色落射光が照射され、多層膜基板100の表面で反射された光が、レンズ系24とハーフミラー23とハーフミラー25を介して撮像カメラ26の撮像面に結像する。撮像カメラ26で撮像された画像は、画像処理部27にて適宜の画像処理がなされて、適宜倍率の拡大画像として表示装置28に表示される。
 レーザ照射部3は、例えば、レーザ光源30、レーザスキャナ32などを備え、顕微鏡20を通して、多層膜基板100の表面にレーザ光Lを照射するものである。レーザ光源30から出射されたレーザ光が、ミラー31とガルバノミラー32A,32Bからなるレーザスキャナ32を介して顕微鏡20に入射され、顕微鏡20内の光学系を通って多層膜基板100の表面に照射される。
 スペクトル分光カメラ4は、多層膜基板100表面の分光画像を取得するものである。白色光源21から出射された顕微鏡20と同軸の白色落射光が多層膜基板100の表面に照射され、その表面からの反射光を顕微鏡20の光軸に挿入されるミラー29で反射してスペクトル分光カメラ4に入射する。スペクトル分光カメラ4は、多層膜基板100の表面からの反射光を分光して分光画像のピクセル毎の分光スペクトルデータを取得する。
 ここで、顕微鏡20内でのレーザ光Lの光軸と、画像取得部2の顕微鏡20内の光軸と、スペクトル分光カメラ4の顕微鏡20内の光軸は、同軸になっている。これにより、表示装置28のモニタ画面内に、常にレーザ光Lの照射位置を設定することができ、また、表示装置28のモニタ画像とスペクトル分光カメラ4の分光画像を同軸画像にすることができる。
 スペクトル分光カメラ4は、例えば、図3に示すように、レンズ40、スリット41、分光器42、2次元センサ43を備えており、ライン分光方式によって被測定面MにおけるX方向の1ライン分の反射光をそれと垂直方向に分光し、2次元センサ43にて、X方向の空間情報とその分光データを検出する。そして、1ライン分の反射光をY方向に随時走査することで、2次元センサ43のX-Y方向の分解能1ピクセル(Xn,Yn)毎に一つの分光スペトルデータを得る。
 レーザ制御部5は、多層膜基板100の欠陥部を含む表面にレーザ照射範囲を設定し、設定されたレーザ加工条件で欠陥部にレーザ光を照射するための制御を行う。レーザ制御部5は、学習済みのニューラルネットワーク50の設定に応じて制御される。ニューラルネットワーク50には、スペクトル分光カメラ4が取得した分光画像のピクセル毎の分光スペクトルデータが入力され、ニューラルネットワーク50は、入力された分光スペクトルデータに基づいて、分光画像のピクセル毎に欠陥部に照射するレーザ光のレーザ加工条件を設定する。
 レーザ修正装置1を用いた修正工程(欠陥位置特定工程S2、欠陥形状特定工程S3、修正工程S4)を具体的に説明する。ここでの修正対象の多層膜基板100は、図4に示すように、X方向の周期ピッチPxとこれに直交するY方向の周期ピッチPyを備えた2次元的な周期パターンを有している。この周期パターンは、多層膜基板100がFPDのTFT基板である場合には、一つの表示画素における多層膜構造パターンに対応している。
 先ず、欠陥位置特定工程S2では、修正工程に先立って行われる検査工程S1の結果から欠陥部の位置を特定する。その際には、画像取得部2で取得される拡大画像を低倍率に設定して、複数の周期パターンを含む画像を取得し、これを画像処理部27にて画像処理することで、前述した周期ピッチ(Px,Py)を特定した後、欠陥部が存在する周期パターンの位置を特定する。そして、特定された位置に顕微鏡20の光軸を合わせて、欠陥部の形状がモニタリングできるように拡大倍率を高め、欠陥部がセンタリングされた拡大画像を得る。
 欠陥形状特定工程S3では、欠陥部がセンタリングされた拡大画像によって、欠陥部の形状を特定する。その際には、画像処理部27が、欠陥部を含む周期パターン画像を、欠陥部を含まない周期パターン画像と比較することで、欠陥部の形状が特定される。
 この欠陥部の形状特定においても、ニューラルネットワーク50を用いることができる。具体的には、図5に示すように、欠陥部を含む周期パターン画像(欠陥部がセンタリングされた拡大画像)Gdをニューラルネットワーク50における学習済みの機械学習モデル50Aに入力して、この機械学習モデル50Aの出力に基づいて、画像処理部27が欠陥部を含む周期パターン画像Gs内から欠陥部の形状Fdを特定する。
 周期パターンは、全ての周期パターンが同一形状に形成されている訳では無く、パターンの形状誤差を含んでいる。このため、単純な画像比較のみでは、欠陥部の形状を正確に特定することが難しい。ニューラルネットワーク50の学習済み機械学習モデル50Aを用いることで、欠陥部の形状特定の精度を高めることができる。機械学習モデル50Aは、修正対象の多層膜基板100のテスト基板を用いて取得した多数の周期パターン画像Gsが学習データになる。
 修正加工工程S4では、先ず、画像処理部27にて特定された欠陥部の形状が含まれるように、図6に示すように、レーザ制御部5が、レーザ照射範囲を設定する。レーザ照射範囲は、レーザスキャナ32の走査範囲であり、欠陥部の形状Fdが複数箇所に分離して存在する場合には、これらの全てを含むように、走査範囲を設定する。
 そして、修正加工工程S4では、スペクトル分光カメラ4によって取得される欠陥部画像のピクセル毎の分光スペクトルデータが、ニューラルネットワーク50に入力され、ニューラルネットワーク50は、入力された分光スペクトルデータを分類して、分類毎に欠陥部画像の領域を区分して、区分された領域毎にレーザ加工条件(レーザ加工レシピ)を設定する。
 図6に示した例では、形状Fdの欠陥部画像内を、分光スペクトルが分類Iの領域と分類IIの領域と分類IIIの領域に区分しており、分光スペクトルが分類Iの領域に対しては加工条件1が設定され、分光スペクトルが分類IIの領域に対しては加工条件2が設定され、分光スペクトルが分類IIIの領域に対しては加工条件3が設定されている。
 図7に示すように、学習済みのニューラルネットワーク50には、欠陥部画像において、レーザ光が照射される位置のピクセル毎の分光スペクトルデータが入力され、学習済みのニューラルネットワーク50からは、欠陥部画像のピクセル毎にレーザ加工条件が出力される。学習済みのニューラルネットワーク50は、入力層51と中間層52と出力層53を有しており、入力層51にて入力された分光スペクトルの分類がなされ、出力層53にて多層膜構造モデルの推定がなされる。
 多層膜構造モデルは、一例として図7に示すようなモデル1~モデル8が予め設定されている。ここでは、最下層である基板層GL、中間に積層される第1層L1,第2層L2,第3層L3,第4層L4、最上層の加工対象層LTの積層の組み合わせで、多層膜構造として存在する8つのモデル(モデル1~モデル8)が設定されている。このような多層膜構造モデルは、修正対象の多層膜基板100の種類に応じて適宜設定される。
 ニューラルネットワーク50を学習させるための学習データは、図7に示すように、修正対象の多層膜基板100と同じ多層膜構造を有するテスト基板を用いた実測データである。実測データは、多層膜構造データ(多層膜の層パターン毎の膜厚など)、多層膜構造毎の分光スペクトルデータ(周期パターンの欠陥部画像におけるピクセル毎の分光スペクトルデータ)、多層膜構造毎のレーザ加工実験データ(加工対象層をレーザ照射で除去する際のレーザ加工レシピ)などであり、これらが多数のテスト基板の周期パターン毎に予め実測されている。
 修正加工工程S4における修正の実行は、図8に示すように、レーザスキャナ32によってレーザ照射範囲(走査範囲)内でのラスター走査が行われ、横走査の走査位置が欠陥部の形状Fd内に位置する場合にのみ、太線で図示しているようにレーザ光の出力がONになり、そこで欠陥部画像のピクセル毎に予め設定されている加工条件での加工がなされる。走査位置が欠陥部の外に有る場合には、破線で図示しているように、レーザ光の出力がOFF(又は低く)なる。
 図9にて、修正加工工程S4でのレーザ制御部5の動作を説明する。動作が開始(S40)されると、図6に示すように、欠陥部に対してレーザ照射範囲が設定され(S41)、更に、欠陥部画像のピクセル毎にレーザ加工条件が設定される(S42)。この設定で、図6に示すように、欠陥部の形状Fd内がレーザ加工条件毎に予め区分される。
 その後、レーザ走査が開始されると(S43)、走査位置(レーザ光の照射位置)が欠陥部内か否かの判断がなされ(S44)、走査位置が欠陥部の外の場合には(S44:NO)、レーザ光はOFFになり(S45)、走査位置が欠陥部内に有ると(S44:YES)、レーザ光はONになる(S46)。この際のレーザ光は、予め設定されているレーザ加工条件で照射される。このようなレーザ走査(S43)は、終点検知がなされるまで(S47:NO)継続される。そして、欠陥部の修正加工が終了して、終点検知がなされた場合には(S47:YES)、レーザ制御部5の動作を終了する(S48)。
 このようなレーザ修正装置1を用いたレーザ修正方法によると、修正対象となる多層膜基板100の多層膜構造を認識した上で、欠陥部を抽出して、適正な加工条件でレーザ光を欠陥部のみに照射することができる。また、このような修正加工を自動で行うことができる。これにより、オペレータのマニアル作業に比べて作業効率を改善することができると共に、オペレータのスキルに影響されること無く、一定の修正品質を得ることができる。また、レーザ修正を自動化する上で、加工対象層の下地層の違いや多層膜構造の膜厚にばらつきがある場合であっても、欠陥部の周辺層や下地層にダメージを与えること無く、欠陥部のみを適正に修正加工することができる。
 以上、本発明の実施の形態について図面を参照して詳述してきたが、具体的な構成はこれらの実施の形態に限られるものではなく、本発明の要旨を逸脱しない範囲の設計の変更等があっても本発明に含まれる。また、上述の各実施の形態は、その目的及び構成等に特に矛盾や問題がない限り、互いの技術を流用して組み合わせることが可能である。

Claims (6)

  1.  多層膜基板の欠陥部に対してレーザ照射範囲を設定し、設定されたレーザ加工条件で前記欠陥部にレーザ光を照射して修正加工を行う修正工程を有し、
     前記修正工程は、
     前記欠陥部の分光スペクトルデータを取得して、前記分光スペクトルデータに基づいて、学習済みのニューラルネットワークによって前記欠陥部に照射するレーザ光の前記レーザ加工条件を設定し、
     前記ニューラルネットワークは、多層膜構造データと多層膜構造毎の分光スペクトルデータと多層膜構造毎のレーザ加工実験データを含む実測データを学習データとして、機械学習されていることを特徴とするレーザ修正方法。
  2.  前記欠陥部の分光スペクトルデータは、欠陥部画像のピクセル毎に取得され、前記レーザ加工条件は、前記欠陥部画像におけるレーザ走査位置のピクセル毎に設定されることを特徴とする請求項1記載のレーザ修正方法。
  3.  前記多層膜基板は、2次元的な周期パターンを有しており、
     前記修正工程に先立って行われる検査工程の結果から前記欠陥部の位置を特定し、
     前記欠陥部を含む周期パターン画像を、前記欠陥部を含まない周期パターン画像と比較して、前記欠陥部の形状を特定し、
     特定された前記欠陥部の形状が含まれるように前記レーザ照射範囲を設定することを特徴とする請求項1又は2記載のレーザ修正方法。
  4.  前記欠陥部の形状は、前記欠陥部を含む周期パターン画像に基づいて、学習済みの機械学習モデルによって特定され、当該機械学習モデルは、前記多層膜基板の周期パターン画像を学習データとして学習していることを特徴とする請求項3記載のレーザ修正方法。
  5.  多層膜基板の欠陥部に対してレーザ照射範囲を設定し、設定されたレーザ加工条件で前記欠陥部にレーザ光を照射して修正加工を行う修正加工部を備え、
     前記修正加工部は、
     前記欠陥部の分光スペクトルデータを取得して、前記分光スペクトルデータに基づいて、学習済みのニューラルネットワークによって前記欠陥部に照射するレーザ光の前記レーザ加工条件を設定するものであり、
     前記ニューラルネットワークは、多層膜構造データと多層膜構造毎の分光スペクトルデータと多層膜構造毎のレーザ加工実験データを含む実測データを学習データとして、機械学習されていることを特徴とするレーザ修正装置。
  6.  前記修正加工部は、
     顕微鏡を介して欠陥部画像を取得する画像取得部と、
     前記顕微鏡を通して、前記欠陥部にレーザ光を照射するレーザ照射部と、
     前記顕微鏡と同軸の白色落射光を前記多層膜基板に照射して、前記多層膜基板からの反射光を分光してピクセル毎の前記分光スペクトルデータを取得するスペクトル分光カメラと、
     前記レーザ加工条件を制御するレーザ制御部とを備え、
     前記レーザ制御部は、前記欠陥部画像におけるレーザ走査位置のピクセル毎に前記レーザ加工条件を設定することを特徴とする請求項5記載のレーザ修正装置。
