背景技術
[0002] 燐酸を含む処理液を供給して処理を行う基板処理は、 例えば、 シリコン窒 化膜 (S i N) を除去するために行われる。 燐酸を含む処理液は、 処理液中 のシリカ濃度、 処理液温度、 濃度等を制御することによってシリコン酸化膜 のェッチングを抑制しつつシリコン窒化膜をェッチングすることが可能であ る。 特許文献 1 には、 シリコン酸化膜に対してシリコン窒化膜を選択的にェ ッチングすることが記載されている。
[0003] こうした燐酸を含む処理液による基板処理 (以下、 単に燐酸ェッチング) を実施する手法として、 基板を水平保持し当該基板を一枚ごとに処理するい わゆる枚葉処理装置による枚葉処理と、 処理液を貯留した処理槽に基板を浸 潰させ基板を処理するいわゆるバッチ処理装置によるバッチ処理とが知られ ている。
[0004] 例えば、 バッチ処理では、 複数の基板を起立姿勢にて保持可能に構成され たリフタに複数の基板を載置し、 当該リフタを処理槽に浸潰することにより 、 一度に複数の基板の処理を実施することが可能である。 このため、 バッチ 処理のスループッ トは枚葉処理のスループッ トよりも高いという利点を有す る。

[0006] 近年、 シリコン窒化膜を含む積層構造のピラーが基板上に複数形成された 三次元構造を有する基板を処理する上で、 三次元 0デバイス等の高集 積化に伴い、 燐酸エッチングに伴い析出したシリコンがピラー間の間隙など に着床してピラー間のエッチング置換を妨げるため、 バターン深部のエッチ ングが抑制されるという問題が顕在化しつつある。 上述したように、 バッチ 処理は、 複数の基板をまとめて処理するため、 バッチ処理のスループッ トは 枚葉処理のスループッ トよりも高い。 しかしながら、 バッチ処理は、 バッチ 処理装置の構成上、 枚葉処理に比べて基板上のエッチング液の流量状態等を きめ細かく制御することが困難である。
[0007] 本発明は上記課題に鑑みてなされたものであり、 その目的は、 燐酸処理の スループッ トの低下を抑制するとともにシリコン含有物の析出を抑制可能な 基板処理方法および基板処理システムを提供することにある。
課題を解決するための手段
[0008] 本発明の一局面によれば、 基板処理方法は、 基板保持工程と、 第 1エッチ ングエ程と、 中断工程と、 移動工程と、 第 2エッチングエ程とを包含する。 前記基板保持工程では、 シリコン窒化層を含む複数の積層が間隙を介して相 対する三次元積層構造を有する基板を基板保持部によって保持する。 前記第 1エッチングエ程では、 前記基板保持部に保持された基板を回転させながら 、 前記基板に第 1燐酸液を供給して前記複数の積層をエッチングする。 前記 中断工程では、 前記シリコン窒化層が残存した状態で前記第 1エッチングエ 程による前記複数の積層のエッチングを中断する。 前記移動工程では、 前記 基板保持部から前記基板を取り出し、 処理槽へと移動する。 前記第 2エッチ ングエ程では、 前記処理槽に貯留された第 2燐酸液に前記基板を浸潰させ、 \¥02020/174962 3 卩(:171?2020/002539

理のエッチングレートをバッチ処理装置 3 0 0における燐酸処理のエッチン グレートと等しくするためには、 枚葉処理装置 2 0 0においてチャンバー2 0 2の外部において燐酸液 !_ 1の温度を調整する場合、 枚葉処理装置 2 0 0 における燐酸液 !_ 1の設定温度は、 バッチ処理装置 3 0 0の処理槽 3 1 0内 の燐酸液 1- 2の温度よりも高くすることが好ましい。 例えば、 燐酸液 1_ 1の 温度は 1 6 5 °〇〜 1 9 5 °〇に設定され、 燐酸液!- 2の温度は 1 5 0 °〇〜 1 8 〇°〇に設定される。 このように、 枚葉処理装置 2 0 0において基板 に向け て吐出される燐酸液 !_ 1の温度を燐酸液 1_ 2の設定温度よりも高くすること により、 燐酸液 !- 1が基板 と接触する際の温度を燐酸液 !_ 2の温度とほぼ 等しくできる。 ただし、 燐酸液 1- 1の温度は、 燐酸液 1_ 2の温度よりも低く てもよい。
[0042] なお、 燐酸液!-で基板 を処理する場合、 基板 にシリコン酸化層がある と、 燐酸液!-により、 シリコン窒化層とともにシリコン酸化層もエッチング されることがある。 また、 燐酸液!-で基板 を処理する場合、 基板 にポリ シリコン膜があると、 燐酸液 1_により、 シリコン窒化層とともにポリシリコ ン膜もエッチングされることがある。
[0043] 典型的には、 燐酸液!-のエッチング選択比 (シリコン窒化層のエッチング 深さ/シリコン酸化層のエッチング深さおよびシリコン窒化層のエッチング 深さ/ポリシリコン膜のエッチング深さ) は、 燐酸液!-の濃度が高いほど反 比例して低下する。 このため、 高いエッチング選択比でシリコン窒化層をエ ッチングする場合には、 燐酸液!-の濃度は比較的低いことが好ましい。 例え ば、 燐酸液!-中の燐酸濃度が濃度 8 5 %以下である場合、 高いエッチング選 択比でシリコン窒化層をエッチングできる。
[0044] また、 燐酸液 1_にシリコンを溶解させて燐酸液!-のシリコン濃度を設定す ることが好ましい。 燐酸液!-のシリコン濃度が高いほど、 シリコン酸化層の エッチングレートを低減できる。 このため、 エッチング選択比を向上させる ためには、 燐酸液 1-のシリコン濃度を高くすることが好ましい。
