Abstract

本発明は、バインダーポリマーと、光重合性化合物と、光重合開始剤と、を含有する感光性樹脂組成物であって、バインターポリマーが、ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位を含む、感光性樹脂組成物に関する。

Description

感光性樹脂組成物、感光性エレメント、レジストパターンの形成方法及びプリント配線板の製造方法
 本発明は、感光性樹脂組成物、感光性エレメント、レジストパターンの形成方法及びプリント配線板の製造方法に関する。
 プリント配線板の製造分野においては、エッチング処理、めっき処理等に用いられるレジスト材料として、感光性樹脂組成物、及び支持体と該支持体上に感光性樹脂組成物を用いて形成された層(以下、「感光層」という。)とを備える感光性エレメント(積層体)が広く用いられている。
 感光性エレメントを用いてプリント配線板を製造する場合は、まず、感光性エレメントの感光層を回路形成用基板上にラミネートする。次に、支持体を剥離除去した後、感光層の所定部分に活性光線を照射して露光部を硬化させる。その後、感光層の未露光部を現像液で除去することにより、基板上にレジストパターンを形成する。次いで、このレジストパターンをマスクとし、レジストパターンを形成させた基板にエッチング処理又はめっき処理を施して基板上に回路パターンを形成させ、最終的に感光層の硬化部分(レジストパターン)を基板から剥離除去する。
 露光の方法としては、マスクフィルム等を通して感光性樹脂層をパターン露光する。近年、フォトマスクの像を投影させた活性光線を、レンズを介して感光性樹脂層に照射して露光する投影露光法が使用されている。投影露光法に用いられる光源としては、超高圧水銀灯が使用されている。一般的に、i線単色光(365nm)を露光波長に用いた露光機が多く使用されているが、h線単色光(405nm)、ihg混線の露光波長も使用されることがある。
 投影露光方式は、コンタクト露光方式に比べ、高解像度及び高アライメント性が確保できる露光方式である。そのため、プリント配線板における回路形成の微細化が求められる昨今において、投影露光方式は非常に注目されている。
 近年のプリント配線板の高密度化に伴い、解像度(解像性)及び密着性に優れた感光性樹脂組成物に対する要求が高まっている。特に、パッケージ基板作製において、ライン幅/スペース幅が10/10(単位:μm)以下のレジストパターンを形成することが可能な感光性樹脂組成物が求められている。例えば、特許文献1では、特定の光重合性化合物を用いることで、解像性及び密着性を向上することが検討されている。

 しかしながら、近年ますます導体パターンの微細化が進んでおり、感光性樹脂組成物には、ライン幅及びスペース幅が共に5μm以下、更にはライン幅及びスペース幅が共に1μm以下のより微細なレジストパターンを形成することが望まれている。
 本開示は、上記従来技術の有する課題に鑑みてなされたものであり、解像性及び密着性に優れ、微細なレジストパターンを形成することができる感光性樹脂組成物、これを用いた感光性エレメント、レジストパターンの形成方法及びプリント配線板の製造方法を提供することを目的とする。
 本開示の一側面は、バインダーポリマーと、光重合性化合物と、光重合開始剤と、を含有する感光性樹脂組成物であって、バインターポリマーが、ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位を含む、感光性樹脂組成物に関する。
 上記ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位の含有量は、バインターポリマーを構成する重合性単量体に由来する構造単位の全質量を基準として、1~50質量%であってよい。
 上記感光性樹脂組成物は、340nm~430nmに吸収極大を有する増感色素を更に含有してよい。
 本開示の別の一側面はまた、支持体と、該支持体上に上記感光性樹脂組成物を用いて形成された感光層と、を備える感光性エレメントに関する。
 本開示の別の一側面はまた、上記感光性樹脂組成物を含む感光層、又は上記感光性エレメントの感光層を基板上に積層する感光層形成工程と、感光層の所定部分に活性光線を照射して光硬化部を形成する露光工程と、感光層の所定部分以外の領域を基板上から除去する現像工程と、を有するレジストパターンの形成方法に関する。
 本開示の別の一側面はまた、上記レジストパターンの形成方法によりレジストパターンが形成された基板を、エッチング処理又はめっき処理して、導体パターンを形成する工程を含む、プリント配線板の製造方法に関する。
 本開示によれば、解像性及び密着性に優れ、微細なレジストパターンを形成することができる感光性樹脂組成物、これを用いた感光性エレメント、レジストパターンの形成方法及びプリント配線板の製造方法を提供することができる。
 以下、本開示を実施するための形態について詳細に説明する。但し、本開示は以下の実施形態に限定されるものではない。本明細書において、「工程」との語は、独立した工程だけではなく、他の工程と明確に区別できない場合であってもその工程の所期の作用が達成されれば、本用語に含まれる。本明細書において、「層」との語は、平面図として観察したときに、全面に形成されている形状の構造に加え、一部に形成されている形状の構造も包含される。本明細書において、「(メタ)アクリル酸」とは、「アクリル酸」及びそれに対応する「メタクリル酸」の少なくとも一方を意味する。(メタ)アクリレート等の他の類似表現についても同様である。
 本明細書において、「~」を用いて示された数値範囲は、「~」の前後に記載される数値をそれぞれ最小値及び最大値として含む範囲を示す。本明細書中に段階的に記載されている数値範囲において、ある段階の数値範囲の上限値又は下限値は、他の段階の数値範囲の上限値又は下限値に置き換えてもよい。また、本明細書中に記載されている数値範囲において、その数値範囲の上限値又は下限値は、実施例に示されている値に置き換えてもよい。
 本明細書において組成物中の各成分の量について言及する場合、組成物中に各成分に該当する物質が複数存在する場合には、特に断らない限り、組成物中に存在する当該複数の物質の合計量を意味する。
[感光性樹脂組成物]
 本実施形態の感光性樹脂組成物は、(A)成分:バインダーポリマーと、(B)成分:光重合性化合物と、(C)成分:光重合開始剤と、を含有する。バインターポリマーは、ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位を含む。上記感光性樹脂組成物は、必要に応じて、(D)成分:340nm~430nmに吸収極大を有する増感色素、水素供与体又はその他の成分を更に含有してもよい。以下、本実施形態の感光性樹脂組成物で用いられる各成分についてより詳細に説明する。
((A)成分:バインダーポリマー)
 本実施形態の感光性樹脂組成物によれば、上記(A)~(C)成分を含有することにより、解像性及び密着性に優れ、微細なレジストパターンを形成することが可能である。特に、ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位を含むバインターポリマーを用いることにより、解像性及び密着性をより高めることができたものと推察する。
 (A)成分は、例えば、ジシクロペンタニル基を有する(メタ)アクリレート化合物を含む重合性単量体をラジカル重合させることにより製造することができる。バインダーポリマーの疎水性を向上する観点から、ジシクロペンタニル基を有する(メタ)アクリレート化合物として、例えば、下記式(1)で表される化合物を用いてよい。

 式(1)中、Yは、水素原子又はメチル基を示し、Rは、炭素数1~4のアルキレン基を示し、Xは、ジシクロペンタニル基を示し、nは0~2の整数を示す。
 ジシクロペンタニル基を有する(メタ)アクリレート化合物としては、例えば、(メタ)アクリル酸ジシクロペンタニル、(メタ)アクリル酸ジシクロペンタニルオキシエチル、(メタ)アクリル酸ジシクロペンタニルオキシプロピル、及び(メタ)アクリル酸ジシクロペンタニルオキシプロピルオキシエチルが挙げられる。バインダーポリマーの疎水性をより高める観点から、(メタ)アクリル酸ジシクロペンタニルを用いてよい。
 感光性樹脂組成物の解像性及び密着性を更に向上する観点から、ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位(以下、「ジシクロペンタニル系構造単位」ともいう。)の含有量は、バインターポリマーを構成する重合性単量体に由来する構造単位の全質量を基準(100質量%)として、1~50質量%、3~40質量%、5~30質量%、又は6~25質量%であってよい。
 (A)成分は、アルカリ現像性を向上する観点から、(メタ)アクリル酸由来の構造単位を更に含んでよく、解像性及び密着性を向上すると共にレジストすそ発生量を低減する観点から、スチレン又はスチレン誘導体に由来する構造単位(以下、「スチレン系構造単位」ともいう)を更に含んでよい。
 バインダーポリマーの疎水性を向上する観点から、スチレン又はスチレン誘導体として、下記式(2)で表される化合物を用いてよい。

 式(2)中、R11は水素原子又はメチル基を示し、R12はそれぞれ独立に水素原子、アルキル基、(メタ)アクリロイル基、フェニル基又はその誘導体を示し、nは1~5の整数を示す。
 スチレン誘導体としては、例えば、ビニルトルエン、α-メチルスチレン、p-メチルスチレン、及びp-エチルスチレンが挙げられる。
 解像性及び密着性を向上すると共にレジストすそ発生量を低減する観点から、ジシクロペンタニル系構造単位及びスチレン系構造単位の含有量は、バインターポリマーを構成する重合性単量体に由来する構造単位の全質量を基準として、50質量%以上、55質量%以上、又は58質量%以上であってよい。現像時間が適度に短くなり、現像残りが発生し難くなる観点から、ジシクロペンタニル系構造単位及びスチレン系構造単位の含有量は、85質量%以下、80質量%以下、又は75質量%以下であってよい。
 解像性、密着性、及びレジストすそ発生の抑制性を良好にする観点から、(メタ)アクリル酸に由来する構造単位の含有量は、バインターポリマーを構成する重合性単量体に由来する構造単位の全質量を基準として、10~40質量%、15~35質量%、又は20~30質量%であってよい。
 (A)成分は、上記以外の重合性単量体(以下、「他の単量体」ともいう。)に由来する構造単位を更に含んでよい。他の単量体としては、例えば、(メタ)アクリル酸ベンジル又はその誘導体、(メタ)アクリル酸シクロアルキル、(メタ)アクリル酸フルフリル、(メタ)アクリル酸テトラヒドロフルフリル、(メタ)アクリル酸イソボルニル、(メタ)アクリル酸アダマンチル、(メタ)アクリル酸ジメチルアミノエチル、(メタ)アクリル酸ジエチルアミノエチル、(メタ)アクリル酸グリシジル、2,2,2-トリフルオロエチル(メタ)アクリレート、2,2,3,3-テトラフルオロプロピル(メタ)アクリレート、β-フリル(メタ)アクリル酸、β-スチリル(メタ)アクリル酸、マレイン酸、マレイン酸無水物、マレイン酸モノアルキルエステル、フマール酸、ケイ皮酸、α-シアノケイ皮酸、イタコン酸、クロトン酸、及びプロピオール酸が挙げられる。これらは1種を単独で又は2種以上を組み合わせて用いることができる。
 (A)成分の重量平均分子量(Mw)は、10000~80000、15000~70000、20000~50000、23000~40000、又は25000~35000であってよい。Mwが80000以下であると、解像性及び現像性が向上する傾向にあり、Mwが10000以上であると、硬化膜の可とう性が向上し、レジストパターンの欠け、剥がれが発生し難くなる傾向にある。(A)成分の分散度(Mw/Mn)は、1.0~3.0、又は1.0~2.3であってよい。分散度が小さくなると、解像性が向上する傾向にある。バインダーポリマーの重量平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)により測定(標準ポリスチレンを用いた検量線により換算)される。
 (A)成分の酸価は、100~250mgKOH/g、120~240mgKOH/g、140~230mgKOH/g、又は150~230mgKOH/gであってよい。(A)成分の酸価が100mgKOH/g以上であることで、現像時間が長くなることを充分に抑制でき、250mgKOH/g以下であることで、感光性樹脂組成物の硬化物の耐現像液性(密着性)を向上し易くなる。
 (A)成分の酸価は、次のようにして測定することができる。まず、酸価の測定対象であるバインダーポリマー1gを精秤する。精秤したバインダーポリマーにアセトンを30g添加し、これを均一に溶解する。次いで、指示薬であるフェノールフタレインをその溶液に適量添加して、0.1Nの水酸化カリウム(KOH)水溶液を用いて滴定を行う。測定対象であるバインダーポリマーのアセトン溶液を中和するのに必要なKOHのmg数を算出することで、酸価を求める。バインダーポリマーを合成溶媒、希釈溶媒等と混合した溶液を測定対象とする場合には、次式により酸価を算出する。
 酸価=0.1×Vf×56.1/(Wp×I/100)
 式中、VfはKOH水溶液の滴定量(mL)を示し、Wpは測定したバインダーポリマーを含有する溶液の質量(g)を示し、Iは測定したバインダーポリマーを含有する溶液中の不揮発分の割合(質量%)を示す。
 なお、バインダーポリマーを合成溶媒、希釈溶媒等の揮発分と混合した状態で配合する場合は、精秤前に予め、揮発分の沸点よりも10℃以上高い温度で1~4時間加熱し、揮発分を除去してから酸価を測定することもできる。
 本実施形態の感光性樹脂組成物において、(A)成分は、1種のバインダーポリマーを単独で使用してもよく、2種以上のバインダーポリマーを任意に組み合わせて使用してもよい。2種以上を組み合わせて使用する場合のバインダーポリマーとしては、例えば、異なる共重合成分からなる2種以上の(異なるモノマー単位を共重合成分として含む)バインダーポリマー、異なるMwの2種以上のバインダーポリマー、異なる分散度の2種以上のバインダーポリマーが挙げられる。
 本実施形態の感光性樹脂組成物における(A)成分の含有量は、感光性樹脂組成物の固形分全量を基準として、20~90質量%、30~80質量%、又は40~65質量%であってよい。(A)成分の含有量が20質量%以上であると、フィルムの成形性に優れる傾向があり、90質量%以下であると、感度及び解像性に優れる傾向がある。
((B)成分:光重合性化合物)
 (B)成分としては、エチレン性不飽和結合の少なくとも1つを有し、光重合可能な化合物であれば特に限定されない。(B)成分としては、アルカリ現像性、解像性、及び硬化後の剥離特性を向上させる観点から、ビスフェノール型(メタ)アクリレートの少なくとも1種を含むことが好ましく、ビスフェノール型(メタ)アクリレートの中でもビスフェノールA型(メタ)アクリレートを含むことがより好ましい。ビスフェノールA型(メタ)アクリレートとしては、例えば、2,2-ビス(4-((メタ)アクリロキシポリエトキシ)フェニル)プロパン、2,2-ビス(4-((メタ)アクリロキシポリプロポキシ)フェニル)プロパン、2,2-ビス(4-((メタ)アクリロキシポリブトキシ)フェニル)プロパン、及び2,2-ビス(4-((メタ)アクリロキシポリエトキシポリプロポキシ)フェニル)プロパンが挙げられる。中でも、解像性、及び剥離特性を更に向上させる観点から2,2-ビス(4-((メタ)アクリロキシポリエトキシ)フェニル)プロパンが好ましい。
 これらのうち、商業的に入手可能なものとしては、例えば、2,2-ビス(4-((メタ)アクリロキシジプロポキシ)フェニル)プロパンは、BPE-200(新中村化学工業(株))、2,2-ビス(4-(メタクリロキシペンタエトキシ)フェニル)プロパンは、BPE-500(新中村化学工業(株))、及びFA-321M(日立化成(株))が挙げられる。なお、BPE-200の屈折率は1.512であり、BPE-500の屈折率は1.532である。これらのビスフェノールA型(メタ)アクリレートは、1種単独で又は2種以上を組み合わせ用いてもよい。
 ビスフェノール型(メタ)アクリレートの含有量は、(B)成分の総量に対して、40~98%質量%、50~97質量%、60~95質量%、又は70~90質量%であってよい。この含有量が40質量%以上であると、解像性、密着性、及びレジストすそ発生の抑制性がより良好となり、98質量%以下であると、現像時間が適度に短くなり、また、現像残りがより発生し難くなる。
 ビスフェノール型(メタ)アクリレート以外の(B)成分としては、硬化物(硬化膜)の可とう性が向上する観点で、分子内に(ポリ)オキシエチレン鎖及び(ポリ)オキシプロピレン鎖の少なくとも一方を有するポリアルキレングリコールジ(メタ)アクリレートの少なくとも1種を更に含んでもよく、また、分子内に(ポリ)オキシエチレン鎖及び(ポリ)オキシプロピレン鎖の双方を有するポリアルキレングリコールジ(メタ)アクリレートを更に含んでもよい。ポリアルキレングリコールジ(メタ)アクリレートの含有量は、(B)成分の総質量中に、2~40質量%、3~30質量%、又は5~20質量%であってよい。上記ポリアルキレングリコールジ(メタ)アクリレートとしては、例えば、FA-023M(日立化成(株)製、商品名)、FA-024M(日立化成(株)製、商品名)、及びNKエステルHEMA-9P(新中村化学(株)製、商品名)が挙げられる。これらは1種単独で又は2種以上を組み合わせて用いてもよい。
 上記以外の(B)成分として、ノニルフェノキシポリエチレンオキシアクリレート、フタル酸系化合物、(メタ)アクリル酸ポリオールエステル、(メタ)アクリル酸アルキルエステル等を用いてもよい。中でも、解像性、密着性、レジスト形状及び硬化後の剥離特性をバランスよく向上させる観点から、(B)成分は、ノニルフェノキシポリエチレンオキシアクリレート及びフタル酸系化合物から選ばれる少なくとも1種を含んでよい。但し、これらの化合物の屈折率は比較的低いため、解像性を向上させる観点で、その含有量は、(B)成分の総質量中に、5~50質量%、5~40質量%、又は10~30質量%であってよい。
 ノニルフェノキシポリエチレンオキシアクリレートとしては、例えば、ノニルフェノキシトリエチレンオキシアクリレート、ノニルフェノキシテトラエチレンオキシアクリレート、ノニルフェノキシペンタエチレンオキシアクリレート、ノニルフェノキシヘキサエチレンオキシアクリレート、ノニルフェノキシヘプタエチレンオキシアクリレート、ノニルフェノキシオクタエチレンオキシアクリレート、ノニルフェノキシノナエチレンオキシアクリレート、ノニルフェノキシデカエチレンオキシアクリレート、及びノニルフェノキシウンデカエチレンオキシアクリレートが挙げられる。
 フタル酸系化合物としては、例えば、γ-クロロ-β-ヒドロキシプロピル-β’-(メタ)アクリロイルオキシエチル-o-フタレート、β-ヒドロキシエチル-β’-(メタ)アクリロイルオキシエチル-o-フタレート、及びβ-ヒドロキシプロピル-β’-(メタ)アクリロイルオキシエチル-o-フタレートが挙げられ、中でも、γ-クロロ-β-ヒドロキシプロピル-β’-(メタ)アクリロイルオキシエチル-o-フタレートであってもよい。γ-クロロ-β-ヒドロキシプロピル-β’-メタクリロイルオキシエチル-o-フタレートは、FA-MECH(日立化成(株)製、商品名)として商業的に入手可能である。
 感度の向上及びすそ引きを低減する観点から、(B)成分は、(メタ)アクリル酸ポリオールを含んでよい。(メタ)アクリル酸ポリオールエステルとしては、例えば、トリメチロールプロパンポリエトキシトリ(メタ)アクリレート、トリメチロールプロパンポリプロポキシトリ(メタ)アクリレート、トリメチロールプロパンポリブトキシトリ(メタ)アクリレート、トリメチロールプロパンポリエトキシポリプロポキシトリ(メタ)アクリレート、トリメチロールエタンポリエトキシトリ(メタ)アクリレート、トリメチロールエタンポリプロポキシトリ(メタ)アクリレート、トリメチロールエタンポリブトキシトリ(メタ)アクリレート、トリメチロールエタンポリエトキシポリプロポキシトリ(メタ)アクリレート、ペンタエリスリトールポリエトキシトリ(メタ)アクリレート、ペンタエリスリトールポリプロポキシトリ(メタ)アクリレート、ペンタエリスリトールポリブトキシトリ(メタ)アクリレート、ペンタエリスリトールポリエトキシポリプロポキシトリ(メタ)アクリレート、グリセリルポリエトキシトリ(メタ)アクリレート、グリセリルポリプロポキシトリ(メタ)アクリレート、グリセリルポリブトキシトリ(メタ)アクリレート、及びグリセリルポリエトキシポリプロポキシトリ(メタ)アクリレートが挙げられる。
 (B)成分の含有量は、(A)成分及び(B)成分の総量100質量部に対して、20~60質量部とすることが好ましく、30~55質量部とすることがより好ましく、35~50質量部とすることが更に好ましい。(B)成分の含有量がこの範囲であると、感光性樹脂組成物の解像度及び密着性、レジストすそ発生性に加えて、光感度及び塗膜性がより良好となる。
((C)成分:光重合開始剤)
 (C)成分としては、特に制限はないが、感度及び解像性をバランスよく向上する点で、ヘキサアリールビイミダゾール誘導体、又は、アクリジニル基を1つ以上有するアクリジン化合物を用いてよい。特に、390nm~420nmの活性光線を用いて感光層の露光を行う場合には、感度及び密着性の観点から、(C)成分は、アクリジニル基を1つ以上有するアクリジン化合物を含んでよい。
 ヘキサアリールビイミダゾール誘導体としては、例えば、2-(o-クロロフェニル)-4,5-ジフェニルビイミダゾール、2,2’,5-トリス-(o-クロロフェニル)-4-(3,4-ジメトキシフェニル)-4’,5’-ジフェニルビイミダゾール、2,4-ビス-(o-クロロフェニル)-5-(3,4-ジメトキシフェニル)-ジフェニルビイミダゾール、2,4,5-トリス-(o-クロロフェニル)-ジフェニルビイミダゾール、2-(o-クロロフェニル)-ビス-4,5-(3,4-ジメトキシフェニル)-ビイミダゾール、2,2’-ビス-(2-フルオロフェニル)-4,4’,5,5’-テトラキス-(3-メトキシフェニル)-ビイミダゾール、2,2’-ビス-(2,3-ジフルオロメチルフェニル)-4,4’,5,5’-テトラキス-(3-メトキシフェニル)-ビイミダゾール、2,2’-ビス-(2,4-ジフルオロフェニル)-4,4’,5,5’-テトラキス-(3-メトキシフェニル)-ビイミダゾール、及び2,2’-ビス-(2,5-ジフルオロフェニル)-4,4’,5,5’-テトラキス-(3-メトキシフェニル)-ビイミダゾールが挙げられる。中でも、感度及び解像性の観点から、2-(o-クロロフェニル)-4,5-ジフェニルイミダゾール二量体が好ましい。2-(o-クロロフェニル)-4,5-ジフェニルイミダゾール二量体としては、2,2’-ビス(2-クロロフェニル)-4,4’,5,5’-テトラフェニル-1,2-ビイミダゾールが保土ヶ谷化学工業(株)製の商品名「B-CIM」として、商業的に入手可能である。
 アクリジン化合物としては、例えば、9-フェニルアクリジン、9-(p-メチルフェニル)アクリジン、9-(m-メチルフェニル)アクリジン、9-(p-クロロフェニル)アクリジン、9-(m-クロロフェニル)アクリジン、9-アミノアクリジン、9-ジメチルアミノアクリジン、9-ジエチルアミノアクリジン、9-ペンチルアミノアクリジン、1,2-ビス(9-アクリジニル)エタン、1,4-ビス(9-アクリジニル)ブタン、1,6-ビス(9-アクリジニル)ヘキサン、1,8-ビス(9-アクリジニル)オクタン、1,10-ビス(9-アクリジニル)デカン、1,12-ビス(9-アクリジニル)ドデカン、1,14-ビス(9-アクリジニル)テトラデカン、1,16-ビス(9-アクリジニル)ヘキサデカン、1,18-ビス(9-アクリジニル)オクタデカン、1,20-ビス(9-アクリジニル)エイコサン等のビス(9-アクリジニル)アルカン、1,3-ビス(9-アクリジニル)-2-オキサプロパン、1,3-ビス(9-アクリジニル)-2-チアプロパン、1,5-ビス(9-アクリジニル)-3-チアペンタン等が挙げられる。これらは1種単独で又は2種以上を組み合わせて使用される。
 その他の光重合開始剤としては、例えば、4,4’-ビス(ジエチルアミノ)ベンゾフェノン等のベンゾフェノン類;2-ベンジル-2-ジメチルアミノ-1-(4-モルホリノフェニル)-ブタノン-1,2-メチル-1-[4-(メチルチオ)フェニル]-2-モルフォリノ-プロパノン-1等の芳香族ケトン;アルキルアントラキノン等のキノン類;ベンゾインアルキルエーテル等のベンゾインエーテル化合物;ベンゾイン、アルキルベンゾイン等のベンゾイン化合物;ベンジルジメチルケタール等のベンジル誘導体、N-フェニルグリシン、N-フェニルグリシン誘導体;2,4,6-トリメチルベンゾイル-ジフェニル-フォスフィンオキサイド、ビス(2,4,6-トリメチルベンゾイル)-フェニルフォスフィンオキサイド等のアシルフォスフィンオキサイド系光重合開始剤;1,2-オクタンジオン,1-[4-(フェニルチオ)フェニル-,2-(O-ベンゾイルオキシム)]、エタノン,1-[9-エチル-6-(2-メチルベンゾイル)-9H-カルバゾール-3-イル]-,1-(O-アセチルオキシム)等のオキシムエステル化合物が挙げられる。これらは、ヘキサアリールビイミダゾール誘導体、又は、アクリジン化合物と混合して用いてもよい。
 (C)成分の含有量は、感光性樹脂組成物の固形分全量を基準として、0.1~10質量%、1~5質量%、又は2~4.5質量%であってよい。(C)成分の含有量で上記範囲内にあることで、光感度及び解像性の両方をバランスよく向上させることが容易となる傾向にある。光感度及び解像性のバランスの観点から、(C)成分の含有量は、(A)成分及び(B)成分の総量100質量部に対して、0.5~10質量部、1~8質量部、又は1.5~5質量部であってよい。
((D)成分:増感剤)
 本実施形態の感光性樹脂組成物は、増感剤を更に含有してよい。これにより、感光性樹脂組成物の光感度が更に良好となる。増感剤としては、例えば、ジアルキルアミノベンゾフェノン化合物、ピラゾリン化合物、アントラセン化合物、クマリン化合物、キサントン化合物、オキサゾール化合物、ベンゾオキサゾール化合物、チアゾール化合物、ベンゾチアゾール化合物、トリアゾール化合物、スチルベン化合物、トリアジン化合物、チオフェン化合物、ナフタルイミド化合物、及びトリアリールアミン化合物が挙げられる。これらは1種単独で又は2種以上を組み合わせて使用される。(D)成分は、340~430nmに吸収極大を有する増感色素を含んでよい。340~430nmの活性光線を用いて感光層の露光を行う場合には、感度及び密着性の観点から、ピラゾリン化合物、アントラセン化合物、クマリン化合物及びトリアリールアミン化合物からなる群より選ばれる少なくとも1種を含んでよく、中でもピラゾリン化合物、アントラセン化合物及びトリアリールアミン化合物からなる群より選ばれる少なくとも1種を含んでよい。
 感光性樹脂組成物が(D)成分を含有する場合、(D)成分の含有量は、感光性樹脂組成物の固形分全量を基準として、0.01~10質量%、0.05~5質量%、又は、0.1~3質量%であってよい。(D)成分の含有量が、0.01質量%以上であることで、感度及び解像性がより向上し、10質量%以下であることで、レジスト形状が逆台形になることを抑制し、密着性がより向上する。解像度及び密着性のバランスの観点から、(D)成分の含有量は、(A)成分及び(B)成分の総量100質量部に対して、0.05~5質量部、0.1~5質量部、又は0.5~3質量部であってよい。
(水素供与体)
 感光性樹脂組成物は、水素供与体を更に含有してよい。これにより、感光性樹脂組成物の感度が更に良好となる。水素供与体としては、例えば、ビス[4-(ジメチルアミノ)フェニル]メタン、ビス[4-(ジエチルアミノ)フェニル]メタン、N-フェニルグリシン、及びロイコクリスタルバイオレットが挙げられる。これらは1種単独で又は2種以上を組み合わせて使用される。
 感光性樹脂組成物が水素供与体を含む場合、その含有量は、感光性樹脂組成物の固形分全量を基準として、0.01~10質量%、0.05~5質量%、又は0.1~2質量%であってもよい。水素供与体の含有量が、0.01質量%以上であることで、感度がより向上でき、10質量%以下であることで、フィルム形成後、過剰な水素供与体が異物として析出することが抑制される。
(その他の成分)
 感光性樹脂組成物は、必要に応じて、その他の成分を更に含有することができる。その他の成分としては、例えば、分子内に少なくとも1つのカチオン重合可能な環状エーテル基を有する光重合性化合物(オキセタン化合物等)、カチオン重合開始剤、染料(マラカイトグリーン等)、トリブロモフェニルスルホン、光発色剤、熱発色防止剤、可塑剤(p-トルエンスルホンアミド等)、重合禁止剤(tert-ブチルカテコール等)、シランカップリング剤、顔料、充填剤、消泡剤、難燃剤、安定剤、密着性付与剤(ベンゾトリアゾール等)、レベリング剤、剥離促進剤、酸化防止剤、香料、イメージング剤、熱架橋剤等が挙げられる。これらは1種単独で又は2種以上を組み合わせて使用される。その他の成分の含有量は、それぞれ0.01~20質量%程度であってもよい。
 感光性樹脂組成物は、感光性組成物の取り扱い性を向上させたり、粘度及び保存安定性を調節したりするために、有機溶剤の少なくとも1種を含有することができる。有機溶剤としては、通常用いられる有機溶剤を特に制限はなく用いることができる。有機溶剤としては、例えば、メタノール、エタノール、アセトン、メチルエチルケトン、メチルセロソルブ、エチルセロソルブ、トルエン、N,N-ジメチルホルムアミド、プロピレングリコールモノメチルエーテル、及びこれらの混合溶剤が挙げられる。例えば、(A)成分と、(B)成分と、(C)成分とを有機溶剤に溶解して、固形分が30~60質量%程度の溶液(以下、「塗布液」という)として用いることができる。なお、固形分とは、感光性樹脂組成物の溶液から揮発性成分を除いた残りの成分を意味する。
[感光性エレメント]
 本実施形態の感光性エレメントは、支持体と、該支持体上に形成された上記感光性樹脂組成物を含む感光層と、を備える。本実施形態の感光性エレメントを用いる場合には、感光層を基板上にラミネートした後、支持体を剥離することなく露光してもよい。
(支持体)
 支持体しては、ポリエチレンテレフタレート(PET)等のポリエステル、ポリプロピレン、ポリエチレン等のポリオレフィンなどの耐熱性及び耐溶剤性を有する重合体フィルム(支持フィルム)を用いることができる。中でも、入手し易く、かつ、製造工程におけるハンドリング性(特に、耐熱性、熱収縮率、破断強度)に優れる点で、PETフィルムであってもよい。
 支持体のヘーズは、0.01~1.0%、又は0.01~0.5%であってよい。支持体のヘーズが0.01%以上であると、支持体自体を製造し易くなる傾向があり、1.0%以下であると、レジストパターンに発生し得る微小欠損を低減する傾向がある。ここで、「ヘーズ」とは、曇り度を意味する。本開示におけるヘーズは、JIS K 7105に規定される方法に準拠して、市販の曇り度計(濁度計)を用いて測定された値をいう。ヘーズは、例えば、NDH-5000(日本電色工業(株)製)等の市販の濁度計で測定が可能である。
 支持体中に含まれる直径5μm以上の粒子等は、5個/mm以下であって、粒子を含有する支持体であってもよい。これにより、支持体表面の滑り性が向上すると共に、露光時の光散乱の抑制をバランスよく、解像性及び密着性を向上できる。粒子の平均粒子径は、5μm以下、1μm以下、又は0.1μm以下であってもよい。なお、平均粒子径の下限値は、特に制限はないが、0.001μm以上であってもよい。
 このような支持体として商業的に入手可能なものとしては、例えば、最外層に粒子を含有する3層構造の二軸配向PETフィルムである、「QS-48」(東レ(株))、「FB-40」(東レ(株))、「HTF-01」(帝人デュポンフィルム(株))、粒子を含有する層を一方の面に有する2層構造の二軸配向PETフィルム「A-1517」(東洋紡(株))等が挙げられる。
 支持体の厚みは、1~100μm、5~50μm、又は5~30μmであってよい。厚みが1μm以上であることで、支持体を剥離する際に支持体が破れることを抑制でき、100μm以下であることで、解像性が低下することを抑制することができる。
(保護層)
 感光性エレメントは、必要に応じて保護層を更に備えてもよい。保護層としては、感光層と支持体との間の接着力よりも、感光層と保護層との間の接着力が小さくなるようなフィルムを用いてもよく、また、低フィッシュアイのフィルムを用いてもよい。具体的には、例えば、上述する支持体として用いることができるものが挙げられる。感光層からの剥離性の見地から、ポリエチレンフィルムであってもよい。保護層の厚さは、用途により異なるが、1~100μm程度であってよい。
[感光性エレメントの製造方法]
 感光性エレメントは、例えば、以下のようにして製造することができる。上述する塗布液を調製することと、塗布液を支持体上に塗布して塗布層を形成することと、塗布層を乾燥して感光層を形成することと、を含む製造方法で製造することができる。塗布液の支持体上への塗布は、例えば、ロールコート、コンマコート、グラビアコート、エアーナイフコート、ダイコート、バーコート等の公知の方法により行うことができる。
 塗布層の乾燥は、塗布層から有機溶剤の少なくとも一部を除去することができれば特に制限はない。乾燥は、例えば、70~150℃で5~30分間程度行ってもよい。乾燥後、感光層中の残存有機溶剤量は、後の工程での有機溶剤の拡散を防止する観点から、2質量%以下であってもよい。
 感光性エレメントにおける感光層の厚みは、用途により適宜選択することができるが、乾燥後の厚みで1~100μm、1~50μm、1~40μm、又は5~20μmであってよい。感光層の厚みが1μm以上であることで、工業的な塗工が容易になり、生産性が向上し、100μm以下であることで、密着性及び解像性がより向上する。
 感光層の紫外線に対する透過率は、波長365nmの紫外線に対して5~75%、10~65%、又は15~55%であってよい。透過率が5%以上であることで、密着性がより向上する。また、透過率が75%以下であることで、解像性がより向上する。透過率は、UV分光計により測定することができる。UV分光計としては、228A型Wビーム分光光度計((株)日立製作所)が挙げられる。
 感光性エレメントは、例えば、後述するレジストパターンの形成方法に好適に用いることができる。中でも、解像性の観点で、めっき処理によって導体パターンを形成する製造方法への応用に適している。
[レジストパターンの形成方法]
 本実施形態のレジストパターンの形成方法は、上記感光性樹脂組成物を含む感光層、又は上記感光性エレメントの感光層を基板上に積層する感光層形成工程と、感光層の所定部分に活性光線を照射して光硬化部を形成する露光工程と、感光層の所定部分以外の領域を基板上から除去する現像工程と、を有する。レジストパターンの形成方法は、必要に応じてその他の工程を有してもよい。なお、レジストパターンとは、感光性樹脂組成物の、光硬化物パターンともいえ、レリーフパターンともいえる。また、レジストパターンの形成方法は、レジストパターン付き基板の製造方法ともいえる。
(感光層形成工程)
 基板上に感光層を形成する方法としては、例えば、感光性樹脂組成物を塗布及び乾燥してもよく、又は、感光性エレメントから保護層を除去した後、感光性エレメントの感光層を加熱しながら上記基板に圧着してもよい。感光性エレメントを用いた場合、基板と感光層と支持体とからなり、これらが順に積層された積層体が得られる。基板としては特に制限されないが、通常、絶縁層と絶縁層上に形成された導体層とを備えた回路形成用基板、又は合金基材等のダイパッド(リードフレーム用基材)が用いられる。
 感光性エレメントを用いた場合、密着性及び追従性の見地から、減圧下で行うことが好ましい。圧着の際の感光層及び/又は基板の加熱は、70~130℃の温度で行ってもよい。圧着は、0.1~1.0MPa程度(1~10kgf/cm程度)の圧力で行ってもよいが、これらの条件は必要に応じて適宜選択される。なお、感光層を70~130℃に加熱すれば、予め基板を予熱処理することは必要ではないが、密着性及び追従性を更に向上させるために、基板の予熱処理を行うこともできる。
(露光工程)
 露光工程においては、基板上に形成された感光層の少なくとも一部に活性光線を照射することで、活性光線が照射された部分が光硬化して、潜像が形成される。この際、感光性樹脂層上に存在する支持体が活性光線に対して透過性である場合には、支持体を通して活性光線を照射することができるが、支持体が遮光性の場合には、支持体を除去した後に感光性樹脂層に活性光線を照射する。
 露光方法としては、アートワークと呼ばれるネガ又はポジマスクパターンを介して活性光線を画像状に照射する方法(マスク露光法)が挙げられる。また、投影露光法により活性光線を画像上に照射する方法を採用してもよい。
 活性光線の光源としては、公知の光源を用いることができ、例えば、カーボンアーク灯、水銀蒸気アーク灯、高圧水銀灯、キセノンランプ、アルゴンレーザ等のガスレーザ、YAGレーザ等の固体レーザ、半導体レーザ等の紫外線、可視光を有効に放射するものが用いられる。活性光線の波長は、340nm~430nmの範囲内であってよい。
(現像工程)
 現像工程においては、感光層の光硬化部以外の少なくとも一部が基板上から除去されることで、レジストパターンが基板上に形成される。感光層上に支持体が存在している場合には、支持体を除去してから、上記光硬化部以外の領域(未露光部分ともいえる)の除去(現像)を行う。現像方法には、ウェット現像とドライ現像とがあるが、ウェット現像が広く用いられている。
 ウェット現像による場合、感光性樹脂組成物に対応した現像液を用いて、公知の現像方法により現像する。現像方法としては、ディップ方式、パドル方式、スプレー方式、ブラッシング、スラッピング、スクラッビング、揺動浸漬等を用いた方法が挙げられ、解像性向上の観点からは、高圧スプレー方式を用いてもよい。これら2種以上の方法を組み合わせて現像を行ってもよい。
 現像液の構成は、感光性樹脂組成物の構成に応じて適宜選択される。例えば、アルカリ性水溶液及び有機溶剤現像液が挙げられる。
 安全かつ安定であり、操作性が良好である見地から、現像液として、アルカリ性水溶液を用いてもよい。アルカリ性水溶液の塩基としては、リチウム、ナトリウム又はカリウムの水酸化物等の水酸化アルカリ;リチウム、ナトリウム、カリウム又はアンモニウムの炭酸塩又は重炭酸塩等の炭酸アルカリ;リン酸カリウム、リン酸ナトリウム等のアルカリ金属リン酸塩;ピロリン酸ナトリウム、ピロリン酸カリウム等のアルカリ金属ピロリン酸塩;ホウ砂、メタケイ酸ナトリウム、水酸化テトラメチルアンモニウム、エタノールアミン、エチレンジアミン、ジエチレントリアミン、2-アミノ-2-ヒドロキシメチル-1,3-プロパンジオール、1,3-ジアミノプロパノール-2、モルホリンなどが用いられる。
 現像に用いるアルカリ性水溶液としては、0.1~5質量%炭酸ナトリウムの希薄溶液、0.1~5質量%炭酸カリウムの希薄溶液、0.1~5質量%水酸化ナトリウムの希薄溶液、0.1~5質量%四ホウ酸ナトリウムの希薄溶液等を用いることができる。現像に用いるアルカリ性水溶液のpHは、9~11の範囲としてもよく、その温度は、感光層のアルカリ現像性に合わせて調節できる。アルカリ性水溶液中には、例えば、表面活性剤、消泡剤、現像を促進させるための少量の有機溶剤等を混入させてもよい。なお、アルカリ性水溶液に用いられる有機溶剤としては、例えば、アセトン、酢酸エチル、炭素数1~4のアルコキシ基をもつアルコキシエタノール、エチルアルコール、イソプロピルアルコール、ブチルアルコール、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、及びジエチレングリコールモノブチルエーテルが挙げられる。有機溶剤現像液に用いられる有機溶剤としては、例えば、1,1,1-トリクロロエタン、N-メチルピロリドン、N,N-ジメチルホルムアミド、シクロヘキサノン、メチルイソブチルケトン及びγ-ブチロラクトンが挙げられる。これらの有機溶剤には、引火防止のため、1~20質量%の範囲となるように水を添加して有機溶剤現像液としてもよい。
 本実施形態におけるレジストパターンの形成方法においては、現像工程において未硬化部分を除去した後、必要に応じて60~250℃程度での加熱又は0.2~10J/cm程度の露光を行うことにより、レジストパターンを更に硬化する工程を含んでもよい。
[プリント配線板の製造方法]
 本実施形態のプリント配線板の製造方法は、上記レジストパターンの形成方法によりレジストパターンが形成された基板をエッチング処理又はめっき処理して、導体パターンを形成する工程を含む。プリント配線板の製造方法は、必要に応じて、レジストパターン除去工程等のその他の工程を含んでもよい。
 めっき処理では、基板上に形成されたレジストパターンをマスクとして、基板上に設けられた導体層にめっき処理が行われる。めっき処理の後、後述するレジストパターンの除去によりレジストを除去し、更にこのレジストによって被覆されていた導体層をエッチングして、導体パターンを形成してもよい。めっき処理の方法としては、電解めっき処理であっても、無電解めっき処理であってもよいが、無電解めっき処理であってもよい。エッチング処理では、基板上に形成されたレジストパターンをマスクとして、基板上に設けられた導体層をエッチング除去し、導体パターンを形成する。エッチング処理の方法は、除去すべき導体層に応じて適宜選択される。エッチング液としては、例えば、塩化第二銅溶液、塩化第二鉄溶液、アルカリエッチング溶液、過酸化水素系エッチング液等が挙げられる。
 上記エッチング処理又はめっき処理の後、基板上のレジストパターンは除去してもよい。レジストパターンの除去は、例えば、上記現像工程に用いたアルカリ性水溶液よりも更に強アルカリ性の水溶液により剥離することができる。この強アルカリ性の水溶液としては、例えば、1~10質量%水酸化ナトリウム水溶液、1~10質量%水酸化カリウム水溶液等が用いられる。
 めっき処理を施してからレジストパターンを除去した場合、更にエッチング処理によってレジストで被覆されていた導体層をエッチングし、導体パターンを形成することで所望のプリント配線板を製造することができる。この際のエッチング処理の方法は、除去すべき導体層に応じて適宜選択される。例えば、上述のエッチング液を適用することができる。
 本実施形態に係るプリント配線板の製造方法は、単層プリント配線板のみならず、多層プリント配線板の製造にも適用可能であり、また小径スルーホールを有するプリント配線板等の製造にも適用可能である。
 以下、本開示を実施例により具体的に説明するが、本開示はこれらの実施例に限定されるものではない。なお、特に断りのない限り、「部」及び「%」は質量基準である。
(バインダーポリマー(A-1))
 重合性単量体(モノマー)であるメタクリル酸95g、スチレン232g、ジシクロペンタニルメタクリレート26g、及びアゾビスイソブチロニトリル4gを混合して、溶液aを調製した。また、1-メトキシ2-プロパノール11g及びトルエン6gの混合液(質量比3:2)にアゾビスイソブチロニトリル0.4gを混合して、溶液bを調製した。
 撹拌機、還流冷却器、温度計、滴下ロート及び窒素ガス導入管を備えたフラスコに、1-メトキシ2-プロパノール11g及びトルエン6gの混合液(質量比3:2))17gを投入した。次いで、フラスコ内に窒素ガスを吹き込みながら撹拌し、80℃まで加熱昇温させた。
 フラスコ内の上記混合液に、上記溶液aを4時間かけて滴下した後、80℃にて2時間撹拌した。次いで、フラスコ内の溶液に、上記溶液bを10分間かけて滴下した後、80℃にて2時間撹拌した。更に、撹拌を続けたまま、フラスコ内の溶液を30分間かけて95℃まで昇温させた。次いで、新たに上記溶液bを10分間かけて滴下した後、95℃にて3時間撹拌した。次いで、撹拌を止めて、室温まで冷却してバインダーポリマー(A-1)の溶液を得た。なお、本明細書における、室温とは、25℃を意味する。
 バインダーポリマー(A-1)のMwは29800であった。Mwは、ゲルパーミエーションクロマトグラフィー法(GPC)によって測定し、標準ポリスチレンの検量線を用いて換算することにより導出した。GPCの条件を以下に示す。

 重合性単量体として、表1に示す質量比でメタクリル酸、スチレン、メタクリル酸ベンジル、及びジシクロペンタニルメタクリレートを用いた以外は、バインダーポリマー(A-1)の溶液を得るのと同様にしてバインダーポリマー(A-2)及び(A-3)の溶液を得た。
(バインダーポリマー(A-4))
 重合性単量体として、表1に示す質量比でメタクリル酸、メタクリル酸メチル、スチレン、及びメタクリル酸ベンジルを用いた以外は、バインダーポリマー(A-1)の溶液を得るのと同様にしてバインダーポリマー(A-4)の溶液を得た。
 バインダーポリマー(A-1)~(A-4)について、重合性単量体の質量比(%)及びMwを表1に示す。

[実施例1~3及び比較例1]
<感光性樹脂組成物の調製>
 下記表2に示す配合量(質量部)で、バインダーポリマー(A-1)~(A-4)を、(B)光重合性化合物、(C)光重合開始剤、(D)増感剤、その他の成分、及び溶剤と混合することにより、実施例及び比較例の感光性樹脂組成物をそれぞれ調製した。なお、表2に示すバインダーポリマーの配合量は、不揮発分の質量(固形分量)である。
((B)光重合性化合物)
FA-024M:(PO)(EO)(PO)変性ポリエチレングリコールジメタクリレート(EO平均6mol及びPO平均12mol変性)(日立化成(株)製、商品名)
FA-321M:2,2-ビス(4-(メタクリロキシペンタエトキシ)フェニル)プロパン(日立化成(株)製、商品名)
BPE-200:エトキシ化ビスフェノールAジメタクリレート(EO平均4mol変性)(新中村化学工業(株)製、商品名)
((C)光重合開始剤)
B-CIM:2,2’-ビス(2-クロロフェニル)-4,4’,5,5’-テトラフェニル-1,2-ビイミダゾール(保土ヶ谷化学工業(株)製、商品名)
((D)増感剤)
PZ―501D:1-フェニル-3-(4―メトキシスチリル)-5-(4-メトキシフェニル)ピラゾリン((株)日本化学工業所製、商品名)
SF-808H:ベンゾトリアゾール誘導体(サンワ化成(株)製、商品名)
(その他の成分)
LCV:ロイコクリスタルバイオレット(山田化学(株)製、商品名)
MKG:マラカイトグリーン(大阪有機化学工業(株)製、商品名)
TBC:tert-ブチルカテコール(富士フイルム和光純薬(株)製、商品名)
KBM-803:3-メルカプトプロピルトリメトキシシラン(信越化学工業(株)製、商品名)
<感光性エレメントの作製>
 感光性樹脂組成物の溶液を、16μm厚のポリエチレンテレフタレートフィルム(東レ(株)製、商品名「FB40」)上に均一に塗布し、90℃の熱風対流式乾燥機で10分間乾燥した後、ポリエチレンフィルム(タマポリ(株)製、商品名「NF-15A」)で保護し感光性樹脂組成物積層体(感光性エレメント)を得た。感光層の乾燥後の膜厚は、5μmであった。
<積層体の作製>
 銅スパッタウエハ(商品名「AMT」)を水洗、酸洗及び水洗後、空気流で乾燥した。その後、銅スパッタウエハを80℃に加温し、感光性エレメントを銅スパッタウエハの銅表面にラミネート(積層)した。ラミネートは、保護層を剥離しながら、感光性エレメントの感光層が銅スパッタウエハの銅表面に接するようにして、110℃のヒートロールを用いて、0.4MPaの圧着圧力、1.0m/分のロール速度で行った。こうして、銅スパッタウエハと感光層と支持体とがこの順で積層された積層体を得た。得られた積層体は以下に示す試験の試験片として用いた。
(光感度の評価)
 試験片の支持体の上に、ネガマスクとして濃度領域0.00~2.00、濃度ステップ0.05、タブレットの大きさが20mm×187mm、各ステップの大きさが3mm×12mmである41段ステップタブレットを有するフォトツール載置した。次いで、波長355nmの半導体レーザを光源とする投影露光装置((株)サーマプレシジョン製、商品名「ASS Mk1.3 Ck-Lens」)を用いて、所定のエネルギー量で感光層を露光した。
 露光後、支持体を剥離し、感光層を露出させ、30℃の1質量%炭酸ナトリウム水溶液を最短現像時間(未露光部分が除去される最短時間)の2倍の時間でスプレーし、未露光部分を除去した(現像処理)。現像処理後、基板上に形成された光硬化膜のステップタブレットの段数が10.0段となるエネルギー量(mJ/cm)を求め、感光性樹脂組成物の光感度を評価した。結果を表2に示す。なお、この数値が小さいほど、感度が高いことを示す。
(解像性及び密着性の評価)
 試験片の支持体上に、解像性ネガ及び密着性評価用ネガとしてガラスクロムタイプのフォトツール(解像性ネガ:ライン幅/スペース幅がx/x(x:1~18、単位:μm)の配線パターンを有するもの、密着性ネガ:ライン幅/スペース幅がx/x(x:1~18、単位:μm)の配線パターンを有するもの)を使用し、日立41段ステップタブレットの現像後の残像後の残存ステップ段数が10.0となるエネルギー量で露光を行った。露光後、上記光感度測定試験と同様に、現像処理した。
 現像処理後、スペース部分(未露光部分)がきれいに除去され、且つライン部分(露光部分)が蛇行及び欠けを生じることなく形成されたレジストパターンのうち、最も小さいライン幅/スペース幅の値により、解像性及び密着性を評価した。結果を表2に示す。この数値が小さいほど、解像性及び密着性が良好であることを意味する。

 表2より、実施例1~3の感光性樹脂組成物は、比較例1に比べて解像性及び密着性に優れ、微細なレジストパターンを形成することができることが確認できる。

Claims (7)

  1.  バインターポリマーと、光重合性化合物と、光重合開始剤と、を含有する感光性樹脂組成物であって、
     前記バインターポリマーが、ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位を含む、感光性樹脂組成物。
  2.  前記ジシクロペンタニル基を有する(メタ)アクリレート化合物に由来する構造単位の含有量が、前記バインターポリマーを構成する重合性単量体に由来する構造単位の全質量を基準として、1~50質量%である、請求項1に記載の感光性樹脂組成物。
  3.  340~430nmに吸収極大を有する増感色素を更に含有する、請求項1又は2に記載の感光性樹脂組成物。
  4.  支持体と、該支持体上に形成された請求項1~3のいずれか一項に記載の感光性樹脂組成物を含む感光層と、を備える感光性エレメント。
  5.  請求項1~3のいずれか一項に記載の感光性樹脂組成物を含む感光層、又は請求項4に記載の感光性エレメントの感光層を基板上に積層する感光層形成工程と、
     前記感光層の所定部分に活性光線を照射して光硬化部を形成する露光工程と、
     前記感光層の前記所定部分以外の領域を前記基板上から除去する現像工程と、を有するレジストパターンの形成方法。
  6.  前記活性光線の波長が340nm~430nmの範囲内である、請求項5に記載のレジストパターンの形成方法。
  7.  請求項5又は請求項6に記載のレジストパターンの形成方法によりレジストパターンが形成された基板をエッチング処理又はめっき処理して、導体パターンを形成する工程を含む、プリント配線板の製造方法。
