Description
본 발명은 반도체 소자에 관한 것으로, 보다 상세하게는 선택소자 및 이를 포함하는 크로스포인트 메모리에 관한 것이다.
현재 비휘발성 메모리로 상용화된 플래시 메모리의 경우, 전하저장층 내에 전하를 저장 또는 제거함에 따른 문턱 전압의 변화를 사용한다. 상기 전하저장층은 폴리 실리콘막인 부유 게이트 또는 실리콘 질화막인 전하 트랩층일 수 있다. 최근, 상기 플래시 메모리 소자에 비해 소비전력이 낮고 집적도가 높은 새로운 차세대 비휘발성 메모리 소자들이 연구되고 있다. 상기 차세대 비휘발성 메모리 소자들의 예로는 상변화형 메모리 소자(phase change RAM; PRAM), 자기 메모리 소자(magnetic RAM; MRAM) 및 저항 변화 메모리 소자(resistance change RAM; ReRAM)가 있다.

상기 기술적 과제를 이루기 위하여 본 발명의 다른 실시예는 선택소자의 제조방법을 제공한다. 먼저, 기판 상에 금속층, 확산 조절층, 및 금속 산화물막을 차례로 형성한다. 상기 금속층은 상기 금속 산화물막 내에 포함된 금속과 동일한 금속의 층이다. 상기 금속 산화물막이 형성된 기판을 불활성 기체 분위기에서 열처리하여, 상기 금속 산화물막을 결정화시켜 다수의 결정립들과 이들 사이의 결정립계를 갖는 다결정질막으로 변화시키고, 상기 금속층 내의 금속을 상기 확산 조절층을 통해 상기 결정립계로 확산시킨다. 상기 열처리된 금속 산화물막 상에 상부 전극을 형성한다.
상기 기술적 과제를 이루기 위하여 본 발명의 다른 실시예는 크로스 포인트 메모리를 제공한다. 상기 크로스 포인트 메모리는 일 방향으로 평행하게 배치된 다수의 제1 배선들을 포함한다. 상기 제1 배선들의 상부에서 상기 제1 배선들에 교차하고 서로 평행하게 배열된 다수의 제2 배선들이 배치된다. 상기 제1 배선들과 상기 제2 배선들이 교차는 각 부분에서, 상기 제1 배선과 상기 제2 배선 사이에 차례로 적층된 선택 요소와 메모리 요소가 배치된다. 상기 선택 요소는 절연성 결정립들과 상기 결정립들 사이의 결정립계 내에 형성된 전도성 나노채널을 포함하는 다결정 금속 산화물막이다.
상기 선택 요소와 상기 메모리 요소 사이에 중간 전극이 배치될 수 있다. 상기 메모리 요소는 상변화 메모리층, 저항변화 메모리층, 또는 자기저항 메모리층일 수 있다.
상술한 바와 같이 본 발명 실시예들에 따른 선택소자는 상부전극과 하부전극의 두가지 전극만을 구비하는 이단자 소자(two-terminal device)로서 차지하는 면적이 크지 않아 집적도를 향상시킬 수 있다. 또한 이러한 선택소자는 양방향 선택 특성을 나타낼 수 있어 양방향 메모리 소자의 선택소자로 적용가능할 수 있다. 추가적으로, 다결정 금속 산화물막의 결정립계 내에 한정하여 전도성 나노채널을 형성하여 낮은 오프-전류를 나타낼 수 있다.
그러나, 본 발명의 효과들은 이상에서 언급한 효과로 제한되지 않으며, 언급되지 않은 또 다른 효과들은 아래의 기재로부터 당업자에게 명확하게 이해될 수 있을 것이다.

이하, 본 발명을 보다 구체적으로 설명하기 위하여 본 발명에 따른 바람직한 실시예를 첨부된 도면을 참조하여 보다 상세하게 설명한다. 그러나, 본 발명은 여기서 설명되어지는 실시예에 한정되지 않고 다른 형태로 구체화될 수도 있다. 층이 다른 층 또는 기판 "상"에 있다고 언급되어지는 경우에 그것은 다른 층 또는 기판 상에 직접 형성될 수 있거나 또는 그들 사이에 제 3의 층이 개재될 수도 있다.
도 1a 및 도 1b은 본 발명의 일 실시예에 따른 선택소자 제조방법을 순차적으로 나타낸 단면도들이다.
도 1a을 참조하면, 기판(미도시)이 제공될 수 있다. 기판은 반도체, 금속, 유리 또는 폴리머 기판일 수 있다.
상기 기판 상에 금속층(11)을 형성할 수 있다. 상기 금속층(11)은 1 nm 내지 50 nm의 두께로 형성할 수 있다. 상기 금속층(11)을 형성하기 전에 상기 기판 상에 절연막(미도시)을 추가적으로 형성할 수도 있다.
상기 금속층(11) 상에 확산 조절층(diffusion control layer, 12)을 형성할 수 있다. 상기 확산 조절층(12)은 이에 접하는 층과의 화학적 반응 정도가 매우 낮은 불활성 금속,(inert metal), 불활성 금속 화합물층(inert metal compound), 또는 이들의 조합을 함유할 수 있다. 불활성 금속은 Ru (ruthenium), Rh (rhodium), Pd (palladium), Os (osmium), Ir (iridium), Pt (platinum), Au (gold) 또는 이들의 조합을 포함할 수 있다. 상기 불활성 금속 화합물층은 WN일 수 있다. 상기 확산 조절층(12)의 두께는 나노미터 사이즈를 가질 수 있다. 일 예로서, 상기 확산 조절층(12)의 두께는 10 내지 100nm 구체적으로 15 내지 60nm일 수 있다.
또한, 상기 확산 조절층(12) 상에 금속 산화물막(20)을 형성할 수 있다. 상기 금속 산화물막(20)은 금속과 산소의 이성분 금속 산화물(binary metal oxide)일 수 있다. 이러한 금속 산화물막(20)은 형성 직후 비정질 상태에 있을 수 있고 또한 절연체일 수 있다. 이러한 금속 산화물막(20)에 포함된 금속산화물은 하기 화학식 1로 표시할 수 있다.

상기 화학식 1에서, M은 금속이고, x와 y는 화학양론을 만족하는 정수이다.
M은 전이금속(transition metal), 전이후금속(post-transition metal), 반금속(metalloid), Mg, 혹은 이들의 조합일 수 있다. 전이금속은 일 예로서, Ta, Ti, Nb, W, Hf, Zn, Mo, Co, Cu, Ag, 또는 Cr일 수 있고, 전이후금속은 일 예로서, Al 또는 Ga일 수 있고, 반금속은 Si일 수 있다.
일 예로서, 상기 금속 산화물은 Ta2O5, TiO2, Nb2O5, WO2, HfO2, ZnO, MoO2, CoO, Cu2O3, AgO, 또는 CrO2 등의 전이금속 산화물; Al2O3 또는 Ga2O3 등의 전이후금속 산화물; SiO2 등의 반금속산화물; 혹은 MgO 일 수 있다.
한편, 상기 금속층(11)은 상기 금속 산화물막(20) 내에 포함된 금속과 동일한 금속의 층일 수 있다. 구체적으로, 상기 금속 산화물막(20)이 Ta2O5 층인 경우 상기 금속층 (11)은 Ta층일 수 있고, 상기 금속 산화물막(20)이 HfO2 층인 경우 상기 금속층 (11)은 Hf층일 수 있다.
상기 금속 산화물막(20)이 형성된 기판을 열처리(anneal)할 수 있다. 상기 열처리는 상기 금속 산화물막(20)의 결정화가 가능하면서도 상기 금속층(11) 내의 금속 구체적으로는 금속원자 또는 금속이온이 상기 확산 조절층(12)을 통해 상기 금속 산화물막(20) 내로 확산될 수 있을 정도의 온도범위에서 실시될 수 있다. 일 예로서, 상기 열처리는 사용되는 금속 산화물 소재에 따라서 달라질 수 있다. 예를 들어, 금속층이 Ta층인 경우 열처리는 500 내지 1000도에서 실시될 수 있고, 금속층이 Hf층인 경우 열처리는 350 내지 550 도에서 실시될 수 있다. 상기 열처리는 불활성 기체 분위기 일 예로서, 아르곤, 질소, 또는 이들의 복합 분위기에서 실시될 수 있다.
상기 금속층(11), 상기 확산 조절층(12), 금속 산화물막(20)은 서로에 관계없이 스퍼터링, 증발법 등의 물리기상증착법; 또는 화학기상증착법을 사용하여 형성할 수 있다. 상기 열처리는 RTA(Rapid Thermal Annealing) 또는 퍼니스를 사용한 열처리일 수 있다.
도 2는 도 1b의 A 부분을 확대하여 나타낸 단면도이다.
도 1b 및 도 2를 동시에 참조하면, 상기 열처리 과정에서 금속 산화물막(20)은 결정화되어 다결정질막으로 변할 수 있다. 이 때, 다결정질막이라 함은 다양한 크기와 다양한 결정방향을 갖는 다수의 결정립들(G)을 포함하는 막을 의미할 수 있고, 나아가 상기 다수의 결정립들(G) 사이에 결정립계(Grain Boundary, GB)가 생성된 막을 의미할 수 있다. 상기 결정립들(G)은 상기 화학식 1의 조성을 가질 수 있으므로, 절연 상태에 있을 수 있다.
한편, 상기 열처리 과정에서 상기 확산 조절층(12)을 통해 상기 금속 산화물막(20) 내로 확산된 금속층(11) 내의 금속은 상기 결정립계(GB) 내로 주로 확산되어 나노채널(CH)을 형성할 수 있다. 이 경우, 상기 나노채널(CH)은 금속이 풍부한 상태 다시 말해서 산소가 부족한 상태 즉, 산소공공을 갖는 상태의 금속 산화물 일 예로서, 화학식 2로 표시되는 금속산화물을 포함할 수 있다.

상기 화학식 2에서, M, x 및 y는 상기 화학식 1에서와 동일할 수 있고, z는 0 초과 1 이하일 수 있다.
상기 나노채널(CH) 내의 금속산화물은 일 예로서, Ta2O5-z, TiO2-z, Nb2O5-z, WO2-z, HfO2-z, ZnO1-z, MoO2-z, CoO1-z, Cu2O3-z, AgO1-z, 또는 CrO2-z 등의 전이금속 산화물; Al2O3-z 또는 Ga2O3-z 등의 전이후금속 산화물; SiO2-z 등의 반금속산화물; MgO1-z; 혹은 이들의 조합일 수 있다.
위에서 설명된 바와 같이 상기 금속 산화물막(20)의 결정화됨과 동시에 상기 결정립계(GB)에 금속이 확산될 수도 있고, 상기 금속이 상기 금속 산화물막(20) 내에 확산된 후 확산된 금속이 결정화를 촉진시켜 결정립들(G)을 형성하고 확산된 금속은 결정립계(GB) 내에 존재할 수도 있다.
상기 결정립계(GB) 내의 금속산화물 즉, 나노채널(CH)은 앞서 설명한 바와 같이, 산소공공을 갖는 상태의 금속 산화물이므로, 전도성을 나타낼 수 있다.
이 후, 상기 금속 산화물막(20) 상에 상부 전극(30)을 형성할 수 있다. 상기 상부 전극(30)은 전도성막으로 상기 금속 산화물막(20) 내의 금속과 동일하거나 동일하지 않은 금속막, 또는 불활성 금속막일 수 있다. 일 예로서, 상기 금속 산화물막(20)이 Ta2O5막인 경우 상기 상부 전극(30)은 Ta막일 수 있고, 상기 금속 산화물막(20)이 HfO2막인 경우 상기 상부 전극(30)은 Ta막일 수 있다. 상기 상부 전극(30)이 불활성 금속막인 경우, 상부 전극(30)은 일 예로서, Ru (ruthenium), Rh (rhodium), Pd (palladium), Os (osmium), Ir (iridium), Pt (platinum), Au (gold) 또는 이들의 조합을 포함하는 막일 수 있다. 상기 상부 전극(30)은 스퍼터링, 증발법 등의 물리기상증착법; 또는 화학기상증착법을 사용하여 형성할 수 있다.
상기 금속층(11) 및/또는 상기 확산 조절층(12)은 외부 전압이 인가되는 하부 전극(10)(혹은 도 3에서 표시한 제1 배선)으로서의 역할을 수행할 수 있다. 일 예에서, 상기 확산 조절층(12)이 하부 전극(혹은 도 3에서 표시한 제1 배선)의 역할을 수행하는 경우, 상기 금속층(11)은 하부 전극 하부에 단위 셀 별로 배치된 층일 수 있다. 다른 예에서, 상기 금속층(11)이 하부 전극(혹은 도 3에서 표시한 제1 배선)의 역할을 수행하는 경우, 상기 확산 조절층(12)은 하부 전극 상부에 단위 셀 별로 배치된 층일 수 있다. 또 다른 예에서, 상기 금속층(11) 및 상기 확산 조절층(12)이 모두 하부 전극(혹은 도 3에서 표시한 제1 배선)의 역할을 수행할 수도 있다.
도 3은 도 1a, 도 1b, 및 도 2를 참조하여 설명한 선택소자의 I-V 커브를 나타낸 개략도이다.
도 1b 및 도 3을 동시에 참조하면, 선택소자의 하부 전극(10)에 대해 상부 전극(30)에 양의 전압을 인가하면 특정 양의 문턱전압에서 상기 선택소자는 턴-온될 수 있다. 또한, 상기 하부 전극(10)에 대해 상기 상부 전극(30)에 음의 전압을 인가하면 특정 음의 문턱전압에서 상기 선택소자는 턴-온될 수 있다. 또한, 턴-온된 후에는 전류가 선형적으로 증가하는 경향을 나타낸다. 이와 같이, 상기 선택소자는 양극성 특성을 나타낼 수 있다. 이는 상기 선택소자의 결정립계(GB) 내에 형성된 나노채널(CH)이 낮은 전계에서는 낮은 전도도를 나타내지만, 높은 전계에서는 높은 전도도를 나타내기 때문이다.
이러한 선택소자는 상부전극과 하부전극의 두가지 전극만을 구비하는 이단자소자(two-terminal device)로서 차지하는 면적이 크지 않아 집적도를 향상시킬 수 있다. 또한 이러한 선택소자는 양방향 선택 특성을 나타낼 수 있어 양방향 메모리 소자의 선택소자로 적용가능할 수 있다. 특히, 상기 선택소자를 도 4에 도시된 바와 같은 크로스포인트 메모리에 적용할 경우, 읽기 전압(VR 또는 VR')과 1/2 읽기 전압(1/2VR 또는 1/2VR')에서의 전류값들의 큰 차이를 유도할 수 있어, 읽기 마진을 크게 높힐 수 있음을 예측할 수 있다.
추가적으로, 다결정 금속 산화물막의 결정립계 내에 한정하여 낮은 전압에서 전도성 나노채널을 형성할 수 있으므로, 낮은 오프-전류를 나타낼 수 있다.
도 4는 본 발명의 일 실시예에 따른 3차원 크로스포인트 메모리 어레이를 나타낸 개략도이다.
도 4를 참고하면, 기판 상에 복수개의 제1 배선들 일 예로서, 워드라인들(W)이 배치될 수 있다. 상기 워드라인들(W)은 일 방향으로 서로 평행하게 배치될 수 있다. 상기 워드라인들(W)의 상부에 워드라인들(W)에 교차하고 서로 평행하게 배열된 제2 배선들 일 예로서, 비트라인들(B)이 위치할 수 있다.
상기 워드라인들(W)과 상기 비트라인들(B)이 교차는 부분들에서, 이들 사이에 선택 요소(S)와 메모리 요소(M)가 적층될 수 있다. 상기 선택 요소(S)와 메모리 요소(M) 사이에 중간전극(IME)이 배치될 수도 있다.
상기 선택 요소(S)는 도 1b 및 도 2를 참조하여 설명한 금속 산화물막(20)일 수 있다. 상기 워드라인들(W)은 도 1b를 참조하여 설명한 하부 전극(10)일 수 있다. 또한, 상기 중간전극(IME)은 도 1b를 참조하여 설명한 상부 전극(30)일 수 있다.
상기 메모리 요소(M)은 비휘발성 메모리 요소로서, 일 예로서 상변화 메모리 (Phase change Random Access Memory; PRAM) 층, 저항변화 메모리 (Magnetoresistive Random Access Memory; MRAM) 층, 또는 자기저항 메모리 (Resistive Random Access Memory; ReRAM)층일 수 있다.
상기 메모리 요소(M)가 상기 상변화 메모리층인 경우에, 상기 메모리 요소(M)는 칼코게나이드 물질 일 예로서, Ge-Te, Ge-Sb-Te, Ge-Te-Se, Ge-Te-As, Ge-Te-Sn, Ge-Te-Ti, Ge-Bi-Te, Ge-Cu-Te, Si-Sb-Te, Ge-Sn-Sb-Te, Ge-Sb-Se-Te, Ge-Sb-Te-S, Ge-Te-Sn-O, Ge-Te-Sn-Au, Ge-Te-Sn-Pd, Sb-Te, Se-Te-Sn, Sb-Se-Bi, In-Se 또는 In-Sb-Te를 포함할 수 있다.
상기 메모리 요소(M)가 상기 자기저항 메모리층 구체적으로 스핀전달토크형 자기저항메모리 (Spin Transfer Torque MRAM)층인 경우에, 상기 메모리 요소(M)는 자기터널접합(Magnetic Tunnel Junction; MTJ) 구조체를 구비하되, 상기 MTJ 구조체는 차례로 적층된 고정층(ferromagnetic pinned layer, 미도시), 터널장벽층(tunnel barrier layer, 미도시), 자유층(ferromagnetic free layer, 미도시)을 구비할 수 있다. 상기 MTJ 구조체는 상기 고정층 하부에 피닝층(pinning layer, 미도시)을 더 포함할 수 있다. 상기 고정층은 자화 반전이 발생하지 않는 층으로 CoFeB 또는 FePt층일 수 있다. 상기 터널장벽층은 알루미늄 산화막 또는 마그네슘 산화막일 수 있다. 상기 자유층은 임계 전류 밀도 이상에서 자화 반전이 발생하는 층으로 CoFeB 또는 FePt층일 수 있다.
상기 메모리 요소(M)가 상기 저항 변화 메모리층인 경우에, 상기 메모리 요소(M)는 양극성 가변 저항체층 구체적으로, 양극성 특성을 갖는 저항 변화 메모리층, 일 예로서, 전이금속 산화물막(transition metal oxide layer), 칼코게나이드(chalcogenide)막, 페로브스카이트(perovskite)막, 또는 금속도핑된 고체전해질막일 수 있다. 상기 전이금속 산화물막은 HfO2-x, MnO2-x, ZrO2-x, Y2O3-x, TiO2-x, NiO1-y, Nb2O5-x, Ta2O5-x, CuO1-y, Fe2O3-x (일 예로서, 0≤x≤1.5, 0≤y≤0.5) 또는 란타노이드 산화물막(lanthanoids oxide layer)일 수 있다. 상기 란타노이드는 La(Lanthanum), Ce(Cerium), Pr(Praseodymium), Nd(Neodymium), Sm(Samarium), Gd(Gadolinium), 또는 Dy(Dysprosium)일 수 있다. 상기 칼코게나이드막은 GeSbTe막, GeTeO(예를 들어, Ge2Te2O5)일 수 있고, 상기 페로브스카이트막은 SrTiO3, Cr 또는 Nb 도핑된 SrZrO3막, PCMO(Pr1-XCaXMnO3, 0<X<1)막, 또는 LCMO(La1-XCaXMnO3, 0<X<1, 일 예로서 X는 0.3)막일 수 있다. 또한, 상기 금속 도핑된 고체전해질막은 GeSe 내에 Ag가 도핑된 막 즉, AgGeSe막일 수 있다.
상기 비트라인(B)은 공지된 도전성 패턴 중에서도 상기 메모리 요소(M)에 따라 적절하게 선택할 수 있다.
이하, 본 발명의 이해를 돕기 위하여 바람직한 실험예(example)를 제시한다. 다만, 하기의 실험예는 본 발명의 이해를 돕기 위한 것일 뿐, 본 발명이 하기의 실험예에 의해 한정되는 것은 아니다.
<Ta2O5막을 포함하는 소자>
제조예 1
실리콘 산화막이 형성된 실리콘 기판 상에 스퍼터링을 사용하여 Ta 막을 약 10 nm로 형성하고, 상기 Ta 막 상에 확산 조절층으로 Pt 막을 스퍼터링을 사용하여 약 50 nm로 형성하고, 상기 Pt 막 상에 금속 산화물막으로 Ta2O5막을 스퍼터링을 사용하여 약 20 nm로 형성하였다. 상기 Ta2O5막이 형성된 기판을 Ar 분위기에서 700℃ 로 30분 동안 승온 후 약 1 시간동안 유지하여 열처리하였다. 이 후 자연냉각하였다. 상기 열처리된 Ta2O5막 상에 스퍼터링을 사용하여 Ta 막을 약 20 nm로 형성하여 선택소자를 제조하였다.
제조예 2
Ta2O5막을 약 30 nm로 형성한 것을 제외하고는 선택소자 제조예 1과 동일한 방법을 사용하여 선택소자를 제조하였다.
제조예 3
Ta2O5막을 약 40 nm로 형성한 것을 제외하고는 선택소자 제조예 1과 동일한 방법을 사용하여 선택소자를 제조하였다.
선택소자 제조예들 4 내지 6
Ta2O5막을 약 150 nm로 형성하고 상기 Ta2O5막이 형성된 기판을 600℃(제조예 4), 700℃ (제조예 5), 또는 800℃ (제조예 6)로 열처리한 것을 제외하고는 선택소자 제조예 1과 동일한 방법을 사용하여 선택소자를 제조하였다.
비교예 1
Ta2O5막이 형성된 기판을 열처리하는 단계를 수행하지 않고, 열처리하지 않은 Ta2O5막 상에 Ta막을 형성한 것을 제외하고는 선택소자 제조예 1과 동일한 방법을 사용하여 소자를 제조하였다.
비교예 2
Ta2O5막을 약 150 nm로 형성한 것을 제외하고는 비교예 1과 동일한 방법을 사용하여 소자를 제조하였다.

도 5 및 도 6을 참조하면, 비교예 1에 따른 소자에서 열처리되지 않은 Ta2O5막은 비정질막인 반면 제조예 5에 따른 소자에서 열처리된 Ta2O5막은 다결정막인 것을 알 수 있다.
도 7은 제조예들 4 내지 6 및 비교예 2에 따른 소자 제조과정에서 얻어진 Ta2O5막들의 XRD(X-Ray Diffraction) 그래프이다.
도 7을 참조하면, 열처리 되지 않은 Ta2O5막은 비정질막(비교예 2)으로 나타났고 600℃의 열처리(제조예 4)에서 결정화가 시작되어 700℃ 이상의 열처리(제조예 5, 제조예 6)에서 Ta2O5막은 다결정 구조를 형성하는 것을 알 수 있다.
도 8는 비교예 1에 따른 열처리하지 않은 비정질 절연층인 Ta2O5막을 구비하는 소자의 I-V 특성을 나타낸 그래프이다.
도 8을 참조하면, 비교예에 따른 소자에 양의 전압이 인가될 때 약 1.2V에서 셋되어 저저항 상태를 나타내고, 음의 전압이 인가될 때 약 -0.8V에서 리셋되어 고저항 상태를 나타내는 등 양극성 저항변화 메모리 소자의 전형적인 이력곡선(Hysteresis loop)을 보여줌을 알 수 있다.
도 9a, 도 9b, 및 도 9c는 제조예들 1 내지 3에 따른 다결정 Ta2O5막을 구비하는 선택소자들의 I-V 특성을 각각 나타낸 그래프들이다.
도 9a, 도 9b, 및 도 9c를 참조하면, 제조예들 1 내지 3에 따른 선택소자들은, 도 8의 이력곡선과는 달리, 양의 턴온 전압과 음의 턴온 전압을 갖고 턴온된 후 전류가 선형적으로 증가하는 경향을 나타낸다.
이는 제조예들에서 진행된 열처리 공정에 기인한 것으로, 이 열처리 공정에서 Ta2O5막은 결정화되어 다수의 결정립들과 이들 사이의 불안정한 결정립계를 포함하는 다결정막으로 변화되고, 또한 하부 Ta막 내의 Ta 원자들 또는 Ta 이온들은 Pt막을 통해 확산되어 상기 Ta2O5막 내의 결정립계들 내로 유입되어 나노채널을 형성함에 따른 결과로 추정되었다.
구체적으로, 도 9a에 나타낸 제조예 1에 따른 선택소자는 양의 전압이 인가될 때 약 1V에서 턴온되고 음의 전압이 인가될 때 약 -0.1V에서 턴온되는 것을 알 수 있고, 도 9b에 나타낸 제조예 2에 따른 선택소자는 양의 전압이 인가될 때 약 1.2V에서 턴온되고 음의 전압이 인가될 때 약 -0.3V에서 턴온되는 것을 알 수 있고, 도 9c에 나타낸 제조예 3에 따른 선택소자는 양의 전압이 인가될 때 약 2V에서 턴온되고 음의 전압이 인가될 때 약 -0.4V에서 턴온되는 것을 알 수 있다. 또한, 제조예 1 내지 3에 따른 선택소자들은 턴오프 상태에서 1×10-11 A 이하, 나아가 5 ×10-11 A 이하의 누설 전류 혹은 오프 전류를 나타내고, 턴오프 구간이 1V 이상 또는 0.5V이상 5V 이하 일 예로서 3V 이하인 것을 알 수 있다.
도 10은 제조예 1에 따른 다결정 금속 산화물층을 구비하는 선택소자의 I-V 특성을 107 회 측정하여 나타낸 그래프이다. I-V 특성 측정을 위해 소자에 -2V에서 2V의 전압를 스윕하였고 -2V, -1V, 1V, 및 2V에서 전류를 측정하였다.
도 10을 참조하면, 2V에서의 전류값과 그의 반인 1V에서의 전류값은 약 103 정도의 비를 갖고, 그리고 -2V에서의 전류값과 그의 반인 -1V에서의 전류값 또한 약 103 정도의 비를 갖는 것으로 나타났다. 이러한 결과로부터, 본 실시예에 따른 선택소자를 도 4에 도시된 바와 같은 크로스포인트 메모리에 적용할 경우, 읽기 전압과 1/2 읽기 전압에 따른 전류값들의 큰 차이를 유도할 수 있어, 읽기 마진을 크게 높힐 수 있음을 예측할 수 있다.
또한, I-V 특성을 107 회 측정하는 동안 측정된 전류값들은 거의 일정한 것으로 나타나, 본 실시예에 따른 선택소자의 신뢰성이 매우 우수한 것으로 나타났다.
<HfO2막을 포함하는 소자>
제조예들 7 내지 14
실리콘 산화막이 형성된 실리콘 기판 상에 스퍼터링을 사용하여 Hf 막을 약 10 nm로 형성하고, 상기 Hf 막 상에 확산 조절층으로 Pt 막을 스퍼터링을 사용하여 약 20 nm로 형성하고, 상기 Pt 막 상에 금속 산화물막으로 HfO2막을 스퍼터링을 사용하여 약 20 nm로 형성하였다. 상기 HfO2막이 형성된 기판을 Ar 분위기에서 하기 표 2에 나타낸 온도로 30분 동안 승온 후 약 1 시간동안 유지하여 열처리하였다. 이 후 자연냉각하였다. 상기 열처리된 HfO2막 상에 스퍼터링을 사용하여 Ta 막을 약 20 nm로 형성하여 선택소자를 제조하였다.
비교예 3
HfO2막이 형성된 기판을 열처리하는 단계를 수행하지 않고, 열처리하지 않은 HfO2막 상에 Ta막을 형성한 것을 제외하고는 제조예 7과 동일한 방법을 사용하여 소자를 제조하였다.

도 11은 비교예 3 및 제조예들 7, 8, 12-14에 따른 소자 제조방법 중 얻어진 HfO2막에 대한 XRD (X-Ray Diffraction) 그래프들을 보여준다.
도 11을 참조하면, 열처리되지 않은 HfO2막(비교예 3)은 하부의 Pt층에 해당하는 피크만을 나타내어 비교예 3에 따른 HfO2막은 비정질인 것을 알 수 있다. 한편, 열처리 온도가 400 ℃ 이상일 때 HfO2막은 결정화되어 다결정막을 형성함을 알 수 있다(제조예들 8, 12-14). 한편, 본 실시예에서 다결정 HfO2막은 (-111)에 해당하는 피크 대비 (111)에 해당하는 피크의 세기가 더 큰 것을 알 수 있다.
도 12는 제조예들 7 내지 11에 따른 선택소자들의 I-V 특성을 나타낸 그래프들을 보여준다.
도 11 및 도 12를 참조하면, 400 ℃ 이상에서 열처리되어 다결정화된 HfO2막을 구비하는 선택소자들(제조예들 8-10)은 2V 이하의 양의 턴온 전압과 음의 턴온 전압을 갖고 턴온된 후 전류가 선형적으로 증가하되 비교적 전류가 증가되는 기울기가 비교적 큰 것을 알 수 있다. 한편, 다결정화되지 못한 HfO2막을 구비하는 선택소자(제조예 7)는 턴온 전압의 2V 이상으로 매우 크며 턴온 후 전류 증가 기울기가 크지 않음을 알 수 있다. 반면, 475 ℃ 이상에서 열처리된 HfO2막(제조예 11)은 선택소자로서의 역할을 하기 어려운 것으로 나타났다.
이상, 본 발명을 바람직한 실시예를 들어 상세하게 설명하였으나, 본 발명은 상기 실시예에 한정되지 않고, 본 발명의 기술적 사상 및 범위 내에서 당 분야에서 통상의 지식을 가진 자에 의하여 여러가지 변형 및 변경이 가능하다.
Claims (17)
- 하부 전극;상기 하부 전극 상에 배치되고, 절연성 결정립들과 상기 결정립들 사이의 결정립계 내에 형성된 전도성 나노채널을 포함하는 다결정 금속 산화물막; 및상기 다결정 금속 산화물막 상에 배치된 상부 전극을 포함하는 선택소자.
- 청구항 1에 있어서,상기 결정립은 하기 화학식 1로 나타낸 금속 산화물의 결정립인 선택소자:[화학식 1]MxOy상기 화학식 1에서,M은 금속이고, x 및 y는 화학양론을 만족하는 정수이다.
- 청구항 2에 있어서,M은 전이금속(transition metal), 전이후금속(post-transition metal), 반금속(metalloid), Mg, 혹은 이들의 조합인 선택소자.
- 청구항 1 또는 2에 있어서,상기 결정립은 Ta2O5, TiO2, Nb2O5, WO2, HfO2, ZnO, MoO2, CoO, Cu2O3, AgO, CrO2, Al2O3, Ga2O3, SiO2, MgO 혹은 이들의 조합인 선택소자.
- 청구항 1에 있어서,상기 나노채널은 상기 결정립 내의 금속 산화물 대비 금속이 풍부한 금속 산화물인 선택소자.
- 청구항 2에 있어서,상기 나노채널은 하기 화학식 2로 나타낸 금속 산화물인 선택소자:[화학식 2]MxOy-z상기 화학식 2에서, M, x 및 y는 상기 화학식 1에서와 동일하고, z는 0 초과 1 이하이다.
- 청구항 1 또는 6에 있어서,상기 나노채널은 Ta2O5-z, TiO2-z, Nb2O5-z, WO2-z, HfO2-z, ZnO1-z, MoO2-z, CoO1-z, Cu2O3-z, AgO1-z, CrO2-z, Al2O3-z, Ga2O3-z, SiO2-z, MgO1-z, 혹은 이들의 조합인 선택소자.
- 청구항 1에 있어서,상기 하부 전극은, 불활성 금속(inert metal)층 또는 불활성 금속 화합물층을 구비하는 선택소자.
- 청구항 1에 있어서,상기 하부 전극은 상기 금속 산화물막 내에 포함된 금속과 동일한 금속을 구비하는 금속층이고,상기 금속층의 상부에 불활성 금속(inert metal)층 또는 불활성 금속 화합물층인 확산 조절층을 구비하는 선택소자.
- 청구항 1에 있어서,상기 상부 전극은 상기 금속 산화물막 내의 금속과 동일한 금속막 또는 불활성 금속막인 선택소자.
- 하부 전극;상기 하부 전극 상에 배치되고, 다수의 금속 산화물 결정립들과 상기 결정립들 사이에 상기 결정립 내의 금속 산화물 대비 금속이 풍부한 금속산화물 나노채널이 형성된 결정립계를 포함하는 다결정 금속 산화물막; 및상기 다결정 금속 산화물막 상에 배치된 상부 전극을 포함하는 선택소자.
- 청구항 11에 있어서,상기 결정립은 하기 화학식 1로 나타낸 금속 산화물의 결정립이고,상기 나노채널은 하기 화학식 2로 나타낸 금속 산화물인 선택소자:[화학식 1]MxOy상기 화학식 1에서, M은 금속이고, x 및 y는 화학양론을 만족하는 정수이다.[화학식 2]MxOy-z상기 화학식 2에서, M, x 및 y는 상기 화학식 1에서와 동일하고, z는 0 초과 1 이하이다.
- 청구항 12에 있어서,M은 Ta, Ti, Nb, W, Hf, Zn, Mo, Co, Cu, Ag, Cr, Al, Ga, Si, 또는 Mg인 선택소자.
- 기판 상에 금속층, 확산 조절층, 및 금속 산화물막을 차례로 형성하되, 상기 상기 금속층은 상기 금속 산화물막 내에 포함된 금속과 동일한 금속의 층이고;상기 금속 산화물막이 형성된 기판을 불활성 기체 분위기에서 열처리하여, 상기 금속 산화물막을 결정화시켜 다수의 결정립들과 이들 사이의 결정립계를 갖는 다결정질막으로 변화시키고, 상기 금속층 내의 금속을 상기 확산 조절층을 통해 상기 결정립계로 확산시키는 단계; 및상기 열처리된 금속 산화물막 상에 상부 전극을 형성하는 단계를 포함하는 선택소자 제조방법.
- 일 방향으로 평행하게 배치된 다수의 제1 배선들;상기 제1 배선들의 상부에서 상기 제1 배선들에 교차하고 서로 평행하게 배열된 다수의 제2 배선들; 및상기 제1 배선들과 상기 제2 배선들이 교차는 각 부분에서, 상기 제1 배선과 상기 제2 배선 사이에 차례로 적층되어 배치된 선택 요소와 메모리 요소를 포함하되,상기 선택 요소는 절연성 결정립들과 상기 결정립들 사이의 결정립계 내에 형성된 전도성 나노채널을 포함하는 다결정 금속 산화물막인 크로스 포인트 메모리.
- 청구항 15에 있어서,상기 선택 요소와 상기 메모리 요소 사이에 배치된 중간 전극을 더 포함하는 크로스 포인트 메모리.
- 청구항 15에 있어서,상기 메모리 요소는 상변화 메모리층, 저항변화 메모리층, 또는 자기저항 메모리층인 크로스 포인트 메모리.
