Abstract
砥粒濃度を低くしても、酸化膜をすみやかに除去することができる研磨用組成物を提供する。研磨用組成物は、シラノール基密度が2.0 OH/nm2以上であるシリカと、末端にアミノ基、メチルアミノ基、ジメチルアミノ基、又は4級アンモニウム基を有する有機ケイ素化合物とを含み、前記有機ケイ素化合物は、Si原子に結合したアルコキシル基又はヒドロキシル基を2つ以上有する。ただし、前記有機ケイ素化合物の4級アンモニウム基は、炭素数が2以上のアルキル基を持たない。
Description
本発明は、研磨用組成物に関する。
シリコンウェーハの研磨に用いられる研磨用組成物は、砥粒と、塩基性化合物とを含む。例えば、特許第3937143号公報には、シリカを研磨砥粒とし、アミノ基を有するオルガノシラン又はその部分加水分解縮合物を含有するシリコンウェーハ研磨用組成物が記載されている。
シリコンウェーハの研磨ではまず、シリコン酸化膜を除去しなければならない。シリコン酸化膜は、シリコンに比べて硬く、化学的にも安定であるため、砥粒濃度の高い研磨用組成物を用いなければ除去することができない。
一方、砥粒濃度の高い研磨用組成物で研磨をしようとすると、研磨用組成物の希釈倍率を上げることができないため、コストが高くなる。また、砥粒濃度を高くするとウェーハにキズが付きやすくなる、砥粒がウェーハ上に残留しやすくなるといった問題もある。
本発明の目的は、砥粒濃度を低くしても(すなわち、高希釈倍率で使用しても)、酸化膜をすみやかに除去することができる研磨用組成物を提供することである。
本発明の一実施形態による研磨用組成物は、シラノール基密度が2.0 OH/nm2以上であるシリカと、末端にアミノ基、メチルアミノ基、ジメチルアミノ基、又は4級アンモニウム基を有する有機ケイ素化合物とを含み、前記有機ケイ素化合物は、Si原子に結合したアルコキシル基又はヒドロキシル基を2つ以上有する。ただし、前記有機ケイ素化合物の4級アンモニウム基は、炭素数が2以上のアルキル基を持たない。
本発明によれば、砥粒濃度を低くしても(すなわち、高希釈倍率で使用しても)、酸化膜をすみやかに除去することができる研磨用組成物が得られる。
本発明者らは、上記の課題を解決するため、種々の検討を行った。その結果、砥粒としてシラノール基密度が2.0 OH/nm2以上であるシリカを用い、さらに末端にアミノ基、メチルアミノ基、ジメチルアミノ基、又は付加しているアルキル基の炭素数が1以下の4級アンモニウム基(以下「アミノ基等」という。)を有する有機ケイ素化合物を含有させることにより、高希釈倍率で使用しても、酸化膜をすみやかに除去できる研磨用組成物が得られることを明らかにした。
上記の構成によって酸化膜除去が促進されるメカニズムは明らかではないが、有機ケイ素化合物の末端にアミノ基等がない場合には酸化膜除去性能が発現しない(無添加と変わらない)ことから、有機ケイ素化合物のアミノ基等が酸化膜除去に関与していると考えられる。
また、有機ケイ素化合物のアルコキシル基又はヒドロキシル基の数、及びシリカのシラノール基密度が酸化膜除去性能に影響していることから、有機ケイ素化合物がシリカの表面に吸着することで、酸化膜除去が促進されている可能性がある。
有機ケイ素化合物は、一般にシリカに吸着しやすいことが知られており、砥粒として配合しているシリカにも有機ケイ素化合物が吸着していると考えられる。一方、シリコン酸化膜もSiO2であり、シリカと同様に、有機ケイ素化合物が吸着しやすいと考えられる。研磨中、シリカに吸着した有機ケイ素化合物がシリコン酸化膜に対しても吸着しようと作用するため、砥粒がより効果的に研磨に寄与しているのではないかと考えられる。
一方、予め表面にアミノ基等を表面修飾したシリカを用いても、上述したような酸化膜除去性能は得られない。このことから、シリカと結合せずに遊離した状態で存在する有機ケイ素化合物も、酸化膜除去に関与している可能性がある。
これは、遊離した状態で存在する有機ケイ素化合物が研磨中に酸化膜に吸着し、上記と同様の原理で砥粒を呼び込む働きをしているためではないかと考えられる。
本発明は、これらの知見に基づいて完成された。以下、本発明の一実施形態による研磨用組成物を詳述する。
本発明の一実施形態による研磨用組成物は、シラノール基密度が2.0 OH/nm2以上であるシリカと、末端にアミノ基等を有する有機ケイ素化合物とを含む。有機ケイ素化合物は、Si原子に結合したアルコキシル基又はヒドロキシル基を2つ以上有する。
[シリカ]
本実施形態による研磨用組成物は、シリカを含んでいる。シリカは例えば、コロイダルシリカ、ヒュームドシリカであり、なかでもコロイダルシリカが好適に用いられる。シリカの粒径や形状(会合度)は特に限定されない。シリカは例えば、2次粒子径が20~120nmのものを用いることができる。
本実施形態による研磨用組成物は、シリカを含んでいる。シリカは例えば、コロイダルシリカ、ヒュームドシリカであり、なかでもコロイダルシリカが好適に用いられる。シリカの粒径や形状(会合度)は特に限定されない。シリカは例えば、2次粒子径が20~120nmのものを用いることができる。
シリカのシラノール基密度は、2.0 OH/nm2以上である。有機ケイ素化合物は無機化合物の-OH基に吸着するとされている。そのため、シリカ表面のシラノール基の数が少ないと、有機ケイ素化合物が吸着しにくくなり、良好な酸化膜除去性能が得られない。シリカのシラノール基密度は、好ましくは3.0 OH/nm2以上であり、さらに好ましくは4.0 OH/nm2以上である。なお、シラノール基密度は、滴定法により測定する。
研磨用組成物は、一般的に希釈して使用される。そのため、研磨用組成物の原液のシリカの濃度は任意である。ただし、原液のシリカの濃度を高くしすぎると、配合によっては貯蔵時に凝集する場合がある。一方、原液のシリカの濃度を低くしすぎると、嵩高になるため貯蔵や搬送のコストが増加する。したがって、研磨用組成物の原液のシリカの濃度は、好ましくは0.01~20重量%である。シリカの濃度の下限は、より好ましくは0.1重量%であり、さらに好ましくは1重量%である。砥粒の濃度の上限は、より好ましくは15重量%であり、さらに好ましくは12重量%である。
[有機ケイ素化合物]
本実施形態による研磨用組成物は、末端にアミノ基、メチルアミノ基、ジメチルアミノ基、又は付加しているアルキル基の炭素数が1以下の4級アンモニウム基を有する有機ケイ素化合物(以下、単に「有機ケイ素化合物」という。)を含んでいる。末端の官能基をアミノ基、メチルアミノ基、ジメチルアミノ基、又は付加しているアルキル基の炭素数が1以下の4級アンモニウム基に限定しているのは、有機ケイ素化合物のアミノ基の外側に炭素数が2以上の炭化水素基があると、酸化膜除去性能が低下するためである。
本実施形態による研磨用組成物は、末端にアミノ基、メチルアミノ基、ジメチルアミノ基、又は付加しているアルキル基の炭素数が1以下の4級アンモニウム基を有する有機ケイ素化合物(以下、単に「有機ケイ素化合物」という。)を含んでいる。末端の官能基をアミノ基、メチルアミノ基、ジメチルアミノ基、又は付加しているアルキル基の炭素数が1以下の4級アンモニウム基に限定しているのは、有機ケイ素化合物のアミノ基の外側に炭素数が2以上の炭化水素基があると、酸化膜除去性能が低下するためである。
有機ケイ素化合物は、Si原子に結合したアルコキシル基又はヒドロキシル基を2つ以上有する。Si原子に結合したアルコキシル基の一部は、水中で加水分解してヒドロキシル基(シラノール基)になる。これらのヒドロキシル基は、水素結合によりシリカ表面に吸着する。または、シリカの表面のシラノール基と脱水縮合して、シロキサン結合を形成する。これによって、有機ケイ素化合物がシリカの表面に吸着する。
後述する実施例で示すように、シリカのシラノール基密度が低いと良好な酸化膜除去性能が得られない。このことから、有機ケイ素化合物が表面に吸着したシリカが、酸化膜除去に寄与していると考えられる。有機ケイ素化合物のSi原子に結合したアルコキシル基又はヒドロキシル基が2つ未満であると、良好な酸化膜除去性能が得られない。そのため、有機ケイ素化合物のSi原子に結合したアルコキシル基又はヒドロキシル基の数は2つ以上である。有機ケイ素化合物が、Si原子に結合したアルコキシル基とヒドロキシル基とを両方有する場合には、その合計が2つ以上であればよい。また、アルコキシル基は、分子量が小さいほど、加水分解しやすく好ましい。そのため、アルコキシル基は、メトキシ基又はエトキシ基が好ましく、メトキシ基がより好ましい。有機ケイ素化合物のSi原子に結合したアルコキシル基又はヒドロキシル基の数は、好ましくは3つ以上である。
有機ケイ素化合物は、分子量が1000以下のものが好ましい。有機ケイ素化合物の分子量は、より好ましくは500以下であり、さらに好ましくは300以下である。
有機ケイ素化合物は、1分子中のSi原子の数が2個以下のものが好ましい。
有機ケイ素化合物は、具体的には、下記の一般式(1)で示されるものが好適である。

上記式中、X1はアミノ基、メチルアミノ基、ジメチルアミノ基、又は4級アンモニウム基を、X2は単結合又は炭素数1~8の2価炭化水素基を、R1は炭素数1~8の2価炭化水素基を、R2は水素原子又は炭素数1~6の1価炭化水素基を、R3は炭素数1~10の1価炭化水素基を、nは0~2の整数を、mは2又は3を示す。ただし、X1の4級アンモニウム基は、炭素数が2以上のアルキル基を持たない。

上記式中、X1はアミノ基、メチルアミノ基、ジメチルアミノ基、又は4級アンモニウム基を、X2は単結合又は炭素数1~8の2価炭化水素基を、R1は炭素数1~8の2価炭化水素基を、R2は水素原子又は炭素数1~6の1価炭化水素基を、R3は炭素数1~10の1価炭化水素基を、nは0~2の整数を、mは2又は3を示す。ただし、X1の4級アンモニウム基は、炭素数が2以上のアルキル基を持たない。
上記の式(1)において、nが小さいほど、酸化膜除去性能が優れる傾向がある。すなわち、nは0又は1が好ましく、0がより好ましい。また上述のとおり、Si原子に結合したアルコキシル基はメトキシ基又はエトキシ基が好ましく、メトキシ基がより好ましい。すなわち、R2はメチル基又はエチル基が好ましく、メチル基がより好ましい。R3の炭素数は1~6が好ましく、1~3がより好ましい。また、mは3が好ましい。
上記の式(1)の化合物としては、具体的には、N-(2-アミノエチル)-3-アミノプロピルトリメトキシシラン、N-(2-アミノエチル)-3-アミノプロピルトリエトキシシラン、3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、N-(2-アミノエチル)-3-アミノプロピルメチルジメトキシシラン、N-(2-アミノエチル)-3-アミノプロピルメチルジエトキシシラン、3-アミノプロピルメチルジメトキシシラン、3-アミノプロピルメチルジエトキシシラン等を例示することができる。
有機ケイ素化合物は、上記の有機ケイ素化合物の部分加水分解縮合物であってもよい。すなわち、有機ケイ素化合物は、下記の一般式(2)で示されるものであってもよい。

上記の式(2)において、k及びjが小さいほど、酸化膜除去性能が優れる傾向がある。すなわち、k及びjはそれぞれ0又は1が好ましく、0がより好ましい。また、X5及びX6は単結合が好ましい。また、h及びiは2が好ましい。
上記の式(2)の化合物として、以下の化合物を例示できる。
上述した有機ケイ素化合物は、一種を単独で配合してもよいし、二種以上を混合して配合してもよい。有機ケイ素化合物の濃度(二種以上を配合する場合、その合計の濃度)は、特に限定されないが、例えばシリカ100重量部に対して1~300重量部である。有機ケイ素化合物の濃度の下限は、シリカ100重量部に対して好ましくは2重量部であり、より好ましくは5重量部であり、さらに好ましくは10重量部である。有機ケイ素化合物の濃度の上限は、シリカ100重量部に対して好ましくは100重量部であり、さらに好ましくは50重量部であり、さらに好ましくは30重量部である。
本実施形態による研磨用組成物は、好ましくは、有機ケイ素化合物の分子量M、有機ケイ素化合物の濃度cc、シリカの1次粒子径d1、シリカの真密度ρ0、及びシリカの濃度csが、下記の式を満たす。

上記の式において、6/(d1×ρ0)×1000は、シリカを直径d1の球と仮定したときの比表面積(m2/g)である。78260/Mは、Stuart-Brieglebの分子モデル式から求められる有機ケイ素化合物の最小被覆面積(m2/g)である。上記の式の左辺[{78260/M×cc)/{6/(d1×ρ0)×1000×cs}×100≧8.0]は、研磨用組成物中のシリカの総表面積に対する研磨組成物中の有機ケイ素化合物の総最小被覆面積の割合(%)を意味する。以下、この値を「被覆率」という。被覆率は、より好ましくは10%以上であり、さらに好ましくは20%以上である。なお、シリカの1次粒子径d1は、BET法によって得られる平均粒子径を意味するものとする。
[塩基性化合物]
本実施形態による研磨用組成物は、上述した有機ケイ素化合物以外の塩基性化合物(以下、単に「塩基性化合物」という。)をさらに含んでもよい。塩基性化合物は、主に酸化膜が除去された後のウェーハの表面をエッチングして化学的に研磨する。塩基性化合物は、例えば、アミン化合物、無機アルカリ化合物等である。
本実施形態による研磨用組成物は、上述した有機ケイ素化合物以外の塩基性化合物(以下、単に「塩基性化合物」という。)をさらに含んでもよい。塩基性化合物は、主に酸化膜が除去された後のウェーハの表面をエッチングして化学的に研磨する。塩基性化合物は、例えば、アミン化合物、無機アルカリ化合物等である。
アミン化合物は、例えば、第一級アミン、第二級アミン、第三級アミン、第四級アンモニウム及びその水酸化物、複素環式アミン等である。具体的には、アンモニア、水酸化テトラメチルアンモニウム(TMAH)、水酸化テトラエチルアンモニウム(TEAH)、水酸化テトラブチルアンモニウム(TBAH)、メチルアミン、ジメチルアミン、トリメチルアミン、エチルアミン、ジエチルアミン、トリエチルアミン、ヘキシルアミン、シクロヘキシルアミン、エチレンジアミン、ヘキサメチレンジアミン、ジエチレントリアミン(DETA)、トリエチレンテトラミン、テトラエチレンペンタミン、ペンタエチレンヘキサミン、モノエタノールアミン、ジエタノールアミン、トリエタノールアミン、N-(β-アミノエチル)エタノールアミン、無水ピペラジン、ピペラジン六水和物、1-(2-アミノエチル)ピペラジン、N-メチルピペラジン、ピペラジン塩酸塩、炭酸グアニジン等が挙げられる。なかでもDETAが好適に用いられる。
無機アルカリ化合物は、例えば、アルカリ金属の水酸化物、アルカリ金属の塩、アルカリ土類金属の水酸化物、アルカリ土類金属の塩等が挙げられる。無機アルカリ化合物は、具体的には、水酸化カリウム(KOH)、水酸化ナトリウム、炭酸水素カリウム、炭酸カリウム、炭酸水素ナトリウム、炭酸ナトリウム等である。なかでもKOHが好適に用いられる。
上述した塩基性化合物は、一種を単独で配合してもよいし、二種以上を混合して配合してもよい。塩基性化合物の濃度(二種以上を配合する場合、その合計の濃度)は、特に限定されないが、例えばシリカ100重量部に対して0.1~40重量部である。塩基性化合物の濃度の下限は、シリカ100重量部に対して好ましくは1重量部であり、さらに好ましくは3重量部である。塩基性化合物の濃度の上限は、シリカ100重量部に対して好ましくは30重量部であり、さらに好ましくは20重量部である。
[キレート剤]
本実施形態による研磨用組成物はさらに、キレート剤を含んでもよい。キレート剤は、例えば、アミノカルボン酸系キレート剤、有機ホスホン酸系キレート剤等である。

アミノカルボン酸系キレート剤としては、具体的には、エチレンジアミン四酢酸、エチレンジアミン四酢酸ナトリウム、ニトリロ三酢酸、ニトリロ三酢酸ナトリウム、ニトリロ三酢酸アンモニウム、ヒドロキシエチルエチレンジアミン三酢酸、ヒドロキシエチルエチレンジアミン三酢酸ナトリウム、ジエチレントリアミン五酢酸(DTPA)、ジエチレントリアミン五酢酸ナトリウム、トリエチレンテトラミン六酢酸、トリエチレンテトラミン六酢酸ナトリウム等が挙げられる。
有機ホスホン酸系キレート剤としては、具体的には、2-アミノエチルホスホン酸、1-ヒドロキシエチリデン-1,1-ジホスホン酸、アミノトリ(メチレンホスホン酸)、エチレンジアミンテトラキス(メチレンホスホン酸)、ジエチレントリアミンペンタ(メチレンホスホン酸)、エタン-1,1,-ジホスホン酸、エタン-1,1,2-トリホスホン酸、エタン-1-ヒドロキシ-1,1-ジホスホン酸、エタン-1-ヒドロキシ-1,1,2-トリホスホン酸、エタン-1,2-ジカルボキシ-1,2-ジホスホン酸、メタンヒドロキシホスホン酸、2-ホスホノブタン-1,2-ジカルボン酸、1-ホスホノブタン-2,3,4-トリカルボン酸、α-メチルホスホノコハク酸等が挙げられる。
[水溶性高分子]
本実施形態による研磨用組成物はさらに、水溶性高分子を含んでもよい。水溶性高分子は、ウェーハの表面に吸着して、ウェーハの表面を改質する。これによって研磨の均一性が向上し、表面粗さを低減することができる。

水溶性高分子は、例えば、ヒドロキシエチルセルロース(HEC)、ヒドロキシエチルメチルセルロース、ヒドロキシプロピルメチルセルロース、カルボキシメチルセルロース、酢酸セルロース、メチルセルロース等のセルロース類、ポリビニルアルコール(PVA)、ポリビニルピロリドン(PVP)等のビニルポリマー、配糖体(グリコシド)、ポリエチレングリコール、ポリプロピレングリコール、ポリグリセリン(PGL)、N,N,N’,N’-テトラキス・ポリオキシエチレン・ポリオキシプロピレン・エチレンジアミン(ポロキサミン)、ポロキサマー、ポリオキシアルキレンアルキルエーテル、ポリオキシアルキレン脂肪酸エステル、ポリオキシアルキレンアルキルアミン、メチルグルコシドのアルキレンオキシド誘導体、多価アルコールアルキレンオキシド付加物、多価アルコール脂肪酸エステル等が挙げられる。
水溶性高分子の濃度は、これに限定されないが、例えばシリカ100重量部に対して0.01~30重量部である。水溶性高分子の濃度の下限は、シリカ100重量部に対して好ましくは0.1重量部であり、さらに好ましくは1重量部である。水溶性高分子の濃度の上限は、シリカ100重量部に対して好ましくは20重量部であり、さらに好ましくは10重量部である。
本実施形態による研磨用組成物の残部は水である。本実施形態による研磨用組成物は、上記の他、研磨用組成物の分野で一般に知られた配合剤を任意に配合することができる。
本実施形態による研磨用組成物は、例えば、pH調整剤をさらに含んでいてもよい。本実施形態による研磨用組成物のpHは、これに限定されないが、好ましくは10.0~12.0である。配合するシリカや化合物の種類に依存するが、pHが低くなると、凝集安定性が低下する傾向がある。研磨用組成物のpHの下限は、好ましくは10.5であり、さらに好ましくは11.0である。
本実施形態による研磨用組成物は、シリカ、有機ケイ素化合物その他の配合材料を適宜混合して水を加えることによって作製される。本実施形態による研磨用組成物は、あるいは、砥粒、有機ケイ素化合物その他の配合材料を、順次、水に混合することによって作製される。これらの成分を混合する手段としては、ホモジナイザー、超音波等、研磨用組成物の技術分野において常用される手段が用いられる。
本実施形態による研磨用組成物は、適当な濃度となるように水で希釈した後、シリコンウェーハの研磨に用いられる。
本実施形態による研磨用組成物は、シリコンウェーハの酸化膜除去だけに特化して用いることもできる。例えば、シリコンウェーハの研磨の最初の段階を本実施形態による研磨用組成物で行い、酸化膜を除去した後、他の研磨用組成物に切り替えて研磨することが考えられる。通常、研磨用組成物を切り替える際には、シリコンウェーハを洗浄したり研磨パッドを交換したりする必要がある。本実施形態による研磨用組成物は、高希釈倍率で使用できるため、条件によっては洗浄等を挟まずに研磨を続行できる。
本実施形態による研磨用組成物はまた、酸化膜除去用の添加剤として用いることもできる。すなわち、本実施形態による研磨用組成物を高倍率に希釈して他の研磨用組成物に添加する、あるいは希釈せずに原液を微量添加することで、当該他の研磨用組成物の研磨性能を維持したまま、酸化膜除去性能を付与することができる。
以下、実施例によって本発明をより具体的に説明する。本発明はこれらの実施例に限定されない。
表1に示すシリカA~J、及び表2に示す有機ケイ素化合物SA~SJを用いて、種々の研磨用組成物を作製した。なお表1において、1次粒子径はBET法によって得られる平均粒子径であり、2粒子径は動的光散乱法(DLS法)によって得られる平均粒子径である。会合度は、2次粒子径/1次粒子径である。
[凝集安定性試験]
各研磨用組成物(原液)を50℃雰囲気下で30日間静置し、初期の平均粒子径と50℃×30日経過後の平均粒子径との差で評価した。平均粒子径は、動的光散乱法を用いて測定される平均粒子径(2次粒子系)であり、大塚電子株式会社製の粒径測定システム「ELS-Z2」を用いて測定した。平均粒子径の増加が10%以内の場合を「○」、10%より大きい場合を「△」と評価した。

[研磨試験]
各研磨用組成物を使用して、直径300mmのP型シリコンウェーハ(100)面の研磨を行った。研磨装置は、株式会社岡本工作機械製作所製PNX332Bを使用した。研磨パッドは、ウレタンの研磨パッドを使用した。研磨用組成物は所定の倍率に水で希釈して、0.6L/分の供給速度で供給した。定盤の回転速度は40rpm、ヘッドの回転速度は39rpm、ガイドへの荷重は0.020MPa、ウェーハへの荷重は0.015MPaとして、4分間の研磨を行った。
各研磨用組成物を使用して、直径300mmのP型シリコンウェーハ(100)面の研磨を行った。研磨装置は、株式会社岡本工作機械製作所製PNX332Bを使用した。研磨パッドは、ウレタンの研磨パッドを使用した。研磨用組成物は所定の倍率に水で希釈して、0.6L/分の供給速度で供給した。定盤の回転速度は40rpm、ヘッドの回転速度は39rpm、ガイドへの荷重は0.020MPa、ウェーハへの荷重は0.015MPaとして、4分間の研磨を行った。
シリコンウェーハの研磨では、まず、シリコンウェーハの表面に生成された自然酸化膜が除去され、その後シリコン単結晶が研磨される。酸化膜の除去に要した時間(以下「酸化膜除去時間」と呼ぶ。)を次のようにして求めた。
図1は、研磨時の研磨定盤のトルク電流の時間変化を模式的に示す図である。研磨中、研磨定盤を回転させるためのトルク電流、及び研磨ヘッドの荷重の値を0.5秒間隔で記録している。研磨ヘッドの荷重が設定値(0.020MPa)となった時刻を研磨開始時刻(t=0)とする。研磨定盤は、回転速度が一定になるようにトルク電流が自動制御されている。そのため、ウェーハと研磨パッドとの間の摩擦が大きくなるとトルク電流が大きくなり、摩擦が小さくなるとトルク電流が小さくなる。酸化膜とシリコン単結晶とで研磨の挙動が異なるため、研磨定盤のトルク電流は、両者の境界で不連続な変化を示す。研磨開始時刻(t=0)から研磨定盤のトルク電流が安定するまでの時間を、酸化膜除去時間と定義した。
研磨終了後、非接触表面粗さ測定機(WycoNT9300,Veeco社製)を用いて、シリコンウェーハの表面粗さRaを測定した。
ウェーハ形状の評価は、以下に説明する「差分GBIR」を用いて行った。
図2は、差分GBIRを説明するための図である。まず、研磨前のシリコンウェーハの厚さ(裏面基準平面からの距離)のプロファイルP1を測定する。同様に、研磨後のシリコンウェーハの厚さのプロファイルP2を測定する。研磨前のプロファイルP1と研磨後のプロファイルP2との差分をとって、「研磨によって除去された厚さ(取り代)」のプロファイルΔPを求める。所定のエッジ領域を除いた領域における取り代のプロファイルΔPの最大値ΔPmaxと最小値ΔPminとの差を「差分GBIR」と定義する。
差分GBIRを用いてウェーハ形状を評価することで、通常のGBIRを用いる場合と比較して、研磨前のシリコンウェーハのばらつきやイレギュラーな要素による影響が緩和され、研磨工程自体の評価をより正確に行うことができる。
研磨前後のシリコンウェーハの厚さのプロファイルは、ウェーハ用平坦度検査装置(Nonometro 300TT-A、黒田精工株式会社製)を用いて測定した。また、取り代の平均厚さを研磨時間で除して、研磨レートとした。
[試験結果]
まず、表3に示す試験番号1~4の研磨用組成物を用いて、有機ケイ素化合物が酸化膜除去性能に及ぼす影響を調査した。

表3の「塩基性化合物」及び「有機ケイ素化合物」の「対砥粒比」の欄には、シリカの重量を100としたときの外割の重量が記載されている。また、「砥粒の総表面積」の欄には、研磨用組成物(原液)が100gのときのシリカの総表面積を記載している。「総最小被覆面積」には、研磨用組成物(原液)が100gのときの有機ケイ素化合物の総最小被覆面積を記載している。「被覆率」の欄には、(総最小被覆率面積)/(砥粒の総表面積)×100を記載している。「POU砥粒濃度」の欄には、使用時(Point Of Use)、すなわち希釈後のシリカ濃度が記載されている。後記表4~表14においても同様である。
試験番号1と試験番号2~4との比較から、有機ケイ素化合物を添加することで、酸化膜除去時間を大きく短縮できることが分かる。試験番号2~4の比較から、有機ケイ素化合物の濃度が高い程、酸化膜除去時間を短縮できることが分かる。また、有機ケイ素化合物の濃度が高い程、研磨レートも大きくなっていることが分かる。
続いて、表4に示す試験番号3、5~7の研磨用組成物を用いて、希釈倍率と酸化膜除去性能との関係を調査した。
表4に示すとおり、希釈倍率を高くしても(シリカ濃度及び有機ケイ素化合物濃度を低くしても)、酸化膜除去性能が維持されていた。
続いて、表5に示す試験番号8~18の研磨用組成物を用いて、有機ケイ素化合物の種類と酸化膜除去性能との関係を調査した。
試験番号9(有機ケイ素化合物がN-(2-アミノエチル)-3-アミノプロピルトリメトキシシラン)と試験番号16(有機ケイ素化合物がN-(2-アミノエチル)-3-アミノプロピルトリエトキシシラン)との比較、及び試験番号11(有機ケイ素化合物が3-アミノプロピルトリメトキシシラン)と試験番号12(有機ケイ素化合物が3-アミノプロピルトリエトキシシラン)との比較から、アルコキシル基がエトキシ基(試験番号16及び12)よりもメトキシ基(試験番号9及び11)の方が、酸化膜除去性能が優れていることが分かる。
試験番号9(有機ケイ素化合物がN-(2-アミノエチル)-3-アミノプロピルトリメトキシシラン)と試験番号11(有機ケイ素化合物が3-アミノプロピルトリメトキシシラン)との比較、及び試験番号16(有機ケイ素化合物がN-(2-アミノエチル)-3-アミノプロピルトリエトキシシラン)と試験番号12(有機ケイ素化合物が3-アミノプロピルトリエトキシシラン)との比較から、一般式(1)のnの数が1の場合よりも0の場合の方が、酸化膜除去性能が優れていることが分かる。
試験番号9(有機ケイ素化合物がN-(2-アミノエチル)-3-アミノプロピルトリメトキシシラン)と試験番号10(有機ケイ素化合物がN-(2-アミノエチル)-3-アミノプロピルメチルジメトキシシラン)との比較から、有機ケイ素化合物のアルコキシル基の数が3の場合(試験番号9)の方が、酸化膜除去性能が優れていることが分かる。
試験番号17(有機ケイ素化合物が3-トリエトキシシリル-(1,3-ジメチル-ブチリデン)プロピルアミン)及び試験番号18(有機ケイ素化合物がN-フェニル-3-アミノプロピルトリメトキシシラン)の研磨用組成物は、他の研磨用組成物と比較して酸化膜除去性能が劣っていた。これは、有機ケイ素化合物のアミノ基の周りに嵩高い官能基がついているため、立体障害によりアミンの反応性が弱まったためと考えられる。
続いて、表6に示す試験番号19~24の研磨用組成物を用いて、塩基性化合物(KOH)の濃度と酸化膜除去性能との関係を調査した。
表6に示すとおり、塩基性化合物の濃度を変えても酸化膜除去性能に影響はなかった。なお、pHが低くなると凝集安定性が低下する傾向が見られた。
続いて、表7に示す試験番号20、24~29の研磨用組成物を用いて、希釈倍率をさらに大きく変化させたときの酸化膜除去時間を調査した。
表7に示すように、901倍に希釈しても、ある程度の酸化膜除去性能が維持されていた。また、原因は明らかではないが、希釈倍率が低すぎると酸化膜除去性能が低下する傾向も見られた。希釈倍率121~181倍のとき(POU砥粒濃度が0.05~0.07重量%のとき)、特に良好な酸化膜除去性能が得られていた。
続いて、表8に示す試験番号20、30~36の研磨用組成物を用いて、シリカの種類と酸化膜除去性能との関係を調査した。
試験番号35及び36の研磨用組成物は、試験番号20、30~34の研磨用組成物と比較して、酸化膜除去性能が劣っていた。これは、これらの研磨用組成物のシリカの表面のシラノール基の密度が低すぎたためと考えられる。
続いて、表9に示す試験番号20、37~39の研磨用組成物を用いて、水溶性高分子添加による酸化膜除去性能への影響を調査した。表9の「水溶性高分子」の「対砥粒比」の欄には、シリカの重量を100としたときの外割の重量が記載されている。
表9に示すとおり、水溶性高分子を添加しても酸化膜除去性能は阻害されなかった。
続いて、表10に示す試験番号27、40、及び41の研磨用組成物を用いて、塩基性化合物の種類と酸化膜除去性能との関係を調査した。
表10に示すとおり、塩基性化合物を無機アルカリ化合物(KOH)からアミン化合物(DETA)に変えても、酸化膜除去性能には影響は見られなかった。
続いて、表11に示す試験番号20、24、42、及び43の研磨用組成物を用いて、有機ケイ素化合物の添加に代えて、予めアミノ基等を表面修飾したシリカを用いた場合にも同様の酸化膜除去性能が得られるかどうかを調査した。
予めアミノ基及びスルホ基を表面修飾したシリカを用いた研磨用組成物(試験番号42及び試験番号43)の酸化膜除去時間は、試験番号24と比較すると短くなっているものの、試験番号20と比較すると明らかに長時間であった。このことから、予めアミノ基等を表面修飾したシリカを用いても、有機ケイ素化合物を用いた場合のような酸化膜除去性能は得られないことが分かる。
続いて、表12に示す試験番号20、44~49の研磨用組成物を用いて、有機ケイ素化合物の濃度をさらに大きく変えたときの酸化膜除去性能との関係を調査した。なお、凝集安定性の欄の「-」は、凝集安定性を未測定であることを示す。後記表13及び14においても同様である。
表12から、有機ケイ素化合物の濃度を増減させても、優れた酸化膜除去性能が維持されていることが分かる。
また、試験番号49から、砥粒及び有機ケイ素化合物の濃度を減らし、水溶性高分子を添加しても優れた酸化膜除去性能を示すことが分かる。
続いて、表13に示す試験番号20、48、50、及び51の研磨用組成物を用いて、POU砥粒濃度をさらに低くしたときの酸化膜除去性能を調査した。
表13から、POU砥粒濃度を低くしても、シリカに対して十分な量の有機ケイ素化合物が添加されていれば、酸化膜除去特性が維持されることが分かる。一方、シリカに対して有機ケイ素化合物の量が多すぎるとRaが大きくなる傾向がある。また、試験番号50及び51は、凝集安定性試験でのシリカの溶解が確認された。これらから、有機ケイ素化合物の濃度は、シリカ100重量部に対して300重量部以下が好ましいことが分かる。
最後に、表14に示す試験番号21、52、及び53の研磨用組成物を用いて、シリカに対する有機ケイ素化合物の量と酸化膜除去性能を調査した。
表14から、有機ケイ素化合物の濃度をシリカ100重量部に対して2.0重量部まで下げても、酸化膜除去性能を維持できることを確認した。
以上、本発明の実施の形態を説明した。上述した実施の形態は本発明を実施するための例示に過ぎない。よって、本発明は上述した実施の形態に限定されることなく、その趣旨を逸脱しない範囲内で上述した実施の形態を適宜変形して実施することが可能である。
Claims (10)
- シラノール基密度が2.0 OH/nm2以上であるシリカと、
末端にアミノ基、メチルアミノ基、ジメチルアミノ基、又は4級アンモニウム基を有する有機ケイ素化合物とを含み、
前記有機ケイ素化合物は、Si原子に結合したアルコキシル基又はヒドロキシル基を2つ以上有する、研磨用組成物。
ただし、前記有機ケイ素化合物の4級アンモニウム基は、炭素数が2以上のアルキル基を持たない。 - 請求項1に記載の研磨用組成物であって、
前記有機ケイ素化合物は、Si原子に結合したアルコキシル基又はヒドロキシル基を3つ以上有する、研磨用組成物。 - 請求項1又は2に記載の研磨用組成物であって、
前記有機ケイ素化合物が、下記一般式(1)で示される、研磨用組成物。
