Abstract

Description
本発明は、粘着テープ及びそれを用いた半導体装置の製造方法に関する。
近年、LSIの実装技術において、CSP(Chip Size/Scale Package)が注目されている。CSPは、QFP(Quad Flat Package)やQFN(Quad Flat Non-lead)等、複数の半導体チップをリードフレームのダイパッド上に整列させ、金型のキャビティ内で封止樹脂にて一括封止した半導体装置である。
QFPやQFN等の半導体装置の製造には、モールド金型によってリードフレームの外周を部分的にクランプし、プランジャ内で一旦加熱軟化させた材料をキャビティに充填し硬化させるトランスファー方式のモールディングが広く実施されている。このモールディングの際には、一般に、リードフレームの裏面側に粘着テープを貼り付けて、封止樹脂がリードフレーム裏面側へ漏れないようにしている(特許文献1参照)。
モールディングの際に用いる粘着テープは、半導体装置の製造工程中のみならず、リードフレームを貼り付けた状態で保管や輸送をする場合にも使用され、これらの管理状態によっては粘着テープからアウトガスが発生してリードフレームが剥れてしまい、後の半導体装置の製造工程で封止樹脂がリードフレーム裏面に漏れてしまう場合がある。
このような粘着テープに使用される粘着剤は、耐熱性向上のために一般的にはシリコーン粘着剤が用いられている。しかしながら、シリコーン粘着剤を用いた粘着テープは、リードフレームから剥離する際に、残渣が被着体表面に残る場合がある。この残渣は、撥水及び撥油性であるため、電機接続部のメッキ適性の低下や、回路面の接着力を低下させ、電気抵抗の増大およびクラック発生による故障などの原因となる恐れがある。
一方、粘着性に優れ、架橋した場合は耐熱性も備え、且つ安価なため、アクリル系ポリマーを主成分とする粘着剤層を用いた粘着テープが提案されている(特許文献2、特許文献3参照)。
特許文献2では、アクリル系粘着剤層を用いた粘着テープの記載があるが、この粘着テープは耐熱性が得られにくく、高温条件下でアウトガスの発生による封止樹脂の樹脂漏れを起こす恐れがある。
特許文献3でも、アクリル系粘着剤層を用いた耐熱マスキングテープの記載があるが、高温条件に曝されると粘着力が大きくなり過ぎて被着体の剥離が困難になる場合や、有機溶剤や未反応モノマー等がアウトガスとして発生し、封止樹脂の樹脂漏れを起こす恐れがある。
したがって、かかる粘着テープとしては、半導体チップの搭載されたリードフレームに貼合する高度なシール性や、封止樹脂の漏れ出しを防止する高度な耐熱性だけでなく、封止後に容易に剥がせる剥離性など、これらのすべての性能を満足するものが要求されている。
特許文献2では、アクリル系粘着剤層を用いた粘着テープの記載があるが、この粘着テープは耐熱性が得られにくく、高温条件下でアウトガスの発生による封止樹脂の樹脂漏れを起こす恐れがある。
特許文献3でも、アクリル系粘着剤層を用いた耐熱マスキングテープの記載があるが、高温条件に曝されると粘着力が大きくなり過ぎて被着体の剥離が困難になる場合や、有機溶剤や未反応モノマー等がアウトガスとして発生し、封止樹脂の樹脂漏れを起こす恐れがある。
したがって、かかる粘着テープとしては、半導体チップの搭載されたリードフレームに貼合する高度なシール性や、封止樹脂の漏れ出しを防止する高度な耐熱性だけでなく、封止後に容易に剥がせる剥離性など、これらのすべての性能を満足するものが要求されている。
本発明では、CSPなどの製造工程において使用される粘着テープであって、被着体に対する十分な初期接着性を有するともに、高温で長時間の熱処理時にアウトガスが発生せず、封止樹脂の漏れ出しを防止する高度な耐熱性だけでなく、接着力が安定しており、その後に、容易に剥離することができる粘着テープを提供することを課題とする。
本発明は、上記の課題を解決するために、以下の手段を採用する。
〔1〕250℃以下の温度領域にガラス転移温度または融点を有さない基材フィルムと、前記基材フィルムの少なくとも一方の面に積層された、(A)(メタ)アクリル酸エステル共重合体と(B)イソシアネート系硬化剤及び(C)粘着付与樹脂を含む粘着層を有し、かつ、以下(1)及び(2)を満たす粘着テープ。
(1)前記(A)(メタ)アクリル酸エステル共重合体が、(A-1)アルキル基の炭素数が4以上8以下である(メタ)アクリル酸アルキルエステルを55質量%以上90質量%以下、(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンから選択される少なくとも1種を2質量%以上35質量%以下、(A-3)グリシジル基を有する(メタ)アクリル酸エステルを0.05質量%以上13質量%以下、及び、(A-4)ヒドロキシル基を有する(メタ)アクリル酸エステルを0.05質量%以上17質量%以下含有する。
(2)前記(C)粘着付与樹脂が、軟化点70℃以上180℃以下のテルペンフェノール樹脂である。
〔2〕前記粘着層が、前記(A)(メタ)アクリル酸エステル共重合体100質量部に対して、前記(B)イソシアネート系硬化剤0.3質量部以上20質量部以下、及び前記(C)粘着付与樹脂0.3質量部以上30質量部以下を含有する、〔1〕に記載の粘着テープ。
〔3〕30℃から250℃まで昇温させたときの質量減少率が3%以下である、〔1〕又は〔2〕に記載の粘着テープ。
〔4〕半導体チップが搭載されたリードフレームの前記半導体チップが搭載されていない面に〔1〕から〔3〕の何れかに記載の粘着テープを貼る工程と、前記リードフレームの前記半導体チップが搭載されている面を封止樹脂で封止する工程と、前記粘着テープを剥離する工程とを有する半導体装置の製造方法。
〔1〕250℃以下の温度領域にガラス転移温度または融点を有さない基材フィルムと、前記基材フィルムの少なくとも一方の面に積層された、(A)(メタ)アクリル酸エステル共重合体と(B)イソシアネート系硬化剤及び(C)粘着付与樹脂を含む粘着層を有し、かつ、以下(1)及び(2)を満たす粘着テープ。
(1)前記(A)(メタ)アクリル酸エステル共重合体が、(A-1)アルキル基の炭素数が4以上8以下である(メタ)アクリル酸アルキルエステルを55質量%以上90質量%以下、(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンから選択される少なくとも1種を2質量%以上35質量%以下、(A-3)グリシジル基を有する(メタ)アクリル酸エステルを0.05質量%以上13質量%以下、及び、(A-4)ヒドロキシル基を有する(メタ)アクリル酸エステルを0.05質量%以上17質量%以下含有する。
(2)前記(C)粘着付与樹脂が、軟化点70℃以上180℃以下のテルペンフェノール樹脂である。
〔2〕前記粘着層が、前記(A)(メタ)アクリル酸エステル共重合体100質量部に対して、前記(B)イソシアネート系硬化剤0.3質量部以上20質量部以下、及び前記(C)粘着付与樹脂0.3質量部以上30質量部以下を含有する、〔1〕に記載の粘着テープ。
〔3〕30℃から250℃まで昇温させたときの質量減少率が3%以下である、〔1〕又は〔2〕に記載の粘着テープ。
〔4〕半導体チップが搭載されたリードフレームの前記半導体チップが搭載されていない面に〔1〕から〔3〕の何れかに記載の粘着テープを貼る工程と、前記リードフレームの前記半導体チップが搭載されている面を封止樹脂で封止する工程と、前記粘着テープを剥離する工程とを有する半導体装置の製造方法。
本発明によれば、CSPなどの製造工程において使用される粘着テープであって、被着体に対する十分な初期接着性を有するともに、高温で長時間の熱処理時にアウトガスが発生せず、封止樹脂の漏れ出しを防止する高度な耐熱性だけでなく、接着力が安定しており、その後に、容易に剥離することができる粘着テープが得られる。
以下、本発明の一実施形態について詳細に説明する。本発明は、以下の実施形態に限定されるものではなく、本発明の効果を阻害しない範囲で適宜変更を加えて実施することができる。なお、本明細書において、「(メタ)アクリル酸」は、アクリル酸及びメタクリル酸の総称であり、「(メタ)アクリレート」は、アクリレート及びメタクリレートの総称である。
[第1の実施形態]
本実施形態の粘着テープは、基材フィルムの少なくとも一方の面に粘着層を有するものである。
(基材フィルム)
基材フィルムは、耐熱性の樹脂からなり、250℃以下の温度領域にガラス転移温度または融点を有さなければよく、特に限定されるものではない。前記基材フィルムを用いることにより、樹脂封止時の温度約180℃での樹脂封止工程でも、樹脂漏れ防止に優れた粘着テープが得られる。
このような材料としては、例えば、ポリアミドイミド(PAI)樹脂、ポリエーテルエーテルケトン(PEEK)樹脂、ポリアリレート(PAR)樹脂、ポリイミド(PI)樹脂及び液晶ポリマー(LCP)等が挙げられる。中でも、耐熱性、寸法安定性および基材強度の観点から、ポリイミド樹脂が好ましい。
本実施形態の粘着テープは、基材フィルムの少なくとも一方の面に粘着層を有するものである。
(基材フィルム)
基材フィルムは、耐熱性の樹脂からなり、250℃以下の温度領域にガラス転移温度または融点を有さなければよく、特に限定されるものではない。前記基材フィルムを用いることにより、樹脂封止時の温度約180℃での樹脂封止工程でも、樹脂漏れ防止に優れた粘着テープが得られる。
このような材料としては、例えば、ポリアミドイミド(PAI)樹脂、ポリエーテルエーテルケトン(PEEK)樹脂、ポリアリレート(PAR)樹脂、ポリイミド(PI)樹脂及び液晶ポリマー(LCP)等が挙げられる。中でも、耐熱性、寸法安定性および基材強度の観点から、ポリイミド樹脂が好ましい。
本発明において、基材フィルムのガラス転移温度は、JIS K7121における中間点ガラス転移温度を意味する。つまり、示差熱重量計を用い、窒素雰囲気下、昇温速度10℃/分で室温から380℃までDSC測定を行ったときのガラス転移に由来する2つの折曲点温度の中間値である。基材フィルムの融点は、同じくDSC測定により、得られるものである。
基材フィルムは、必要に応じて、可塑剤や安定剤等の添加剤を配合してもよい。可塑剤は、特に限定されず、例えば、フタル酸ジオクチル等のフタル酸エステル系可塑剤、エポキシ化大豆油等のエポキシ系可塑剤、フタル酸ポリエチレングリコールジエステル等のポリエステル系可塑剤を用いることができる。安定剤は、特に限定されず、例えば、エポキシ系安定剤、バリウム系安定剤、カルシウム系安定剤、スズ系安定剤、亜鉛系安定剤、カルシウム-亜鉛系(Ca-Zn系)やバリウム-亜鉛系(Ba-Zn系)等の複合安定剤、脂肪酸カルシウム、脂肪酸亜鉛、脂肪酸バリウム等の金属石ケン、ハイドロタルサイト、β-ジケトン化合物及びグリシジルメタクリレートとメタクリル酸メチルとの共重合体等が挙げられる。これらの安定剤は、単独で用いてもよく、1種又は2種以上を用いることができる。
基材フィルムには、フィルムの滑り性を良好なものとするため、滑剤として平均粒径が0.01~20μm程度の有機や無機の微粒子を、0.005~20質量%の配合割合で含有させることができる。なお、平均粒径は、一次粒子の平均粒子径(平均一次粒子径)であり、透過型電子顕微鏡(TEM)を用いて数十個から100個程度の粒子について最大の直径を実測し、その平均値を求めた値である。
微粒子の具体例としては、炭酸カルシウム、酸化カルシウム、酸化アミルニウム、酸化チタン、グラファイト、カオリン、酸化珪素、酸化亜鉛、カーボンブラック、炭化珪素、酸化錫、アクリル樹脂粒子、架橋スチレン樹脂粒子、メラミン樹脂粒子、シリコーン樹脂粒子等が挙げられる。
基材フィルムには、上記以外にも帯電防止剤、有機滑剤、触媒、顔料、蛍光増白剤、架橋剤、滑り剤、紫外線吸収剤、他の樹脂等を必要に応じて添加することができる。
これらの添加剤の含有量は、特に限定されず、基材フィルム100質量部に対して合計で0.1質量部以上20質量部以下、0.1質量部以上10質量部以下、又は0.1質量部以上5質量部以下とすることができる。
基材フィルムの厚みは、特に限定されず、5μm以上50μm以下、好ましくは10μm以上35μm以下とすることができる。また、基材フィルムは、単層であってもよく、2層以上の多層構造としてもよい。
(粘着層)
粘着層(以下、「第1の粘着層」ともいう。)は、(A)(メタ)アクリル酸エステル共重合体、(B)イソシアネート系硬化剤、及び(C)粘着付与樹脂を含むものである。粘着層が(A)(メタ)アクリル酸エステル共重合体、(B)イソシアネート系硬化剤、及び(C)粘着付与樹脂を含み、前記粘着付与樹脂が、軟化点70℃以上180℃以下のテルペンフェノール樹脂であるので、耐熱性を有するとともに、粘着テープを高温で加熱処理してもアウトガスの発生を防ぐことができる。
粘着層(以下、「第1の粘着層」ともいう。)は、(A)(メタ)アクリル酸エステル共重合体、(B)イソシアネート系硬化剤、及び(C)粘着付与樹脂を含むものである。粘着層が(A)(メタ)アクリル酸エステル共重合体、(B)イソシアネート系硬化剤、及び(C)粘着付与樹脂を含み、前記粘着付与樹脂が、軟化点70℃以上180℃以下のテルペンフェノール樹脂であるので、耐熱性を有するとともに、粘着テープを高温で加熱処理してもアウトガスの発生を防ぐことができる。
(A)(メタ)アクリル酸エステル共重合体は、(A-1)アルキル基の炭素数4以上8以下の(メタ)アクリル酸アルキルエステルを55質量%以上90質量%以下、(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンから選択される少なくとも1種を2質量%以上35質量%以下、(A-3)グリシジル基を有する(メタ)アクリル酸エステルを0.05質量%以上13質量%以下、及び(A-4)ヒドロキシル基を有する(メタ)アクリル酸エステルを0.05質量%以上17質量%以下含有する。
(A)(メタ)アクリル酸エステル共重合体中に、(A-1)アルキル基の炭素数4以上8以下の(メタ)アクリル酸アルキルエステルを55質量%以上90質量%以下含有することにより、被着体に対する十分な粘着性を有する粘着層を得ることができる。(A-1)アルキル基の炭素数4以上8以下の(メタ)アクリル酸アルキルエステルの含有量は、(A)(メタ)アクリル酸エステル共重合体中に、60質量%以上80質量%以下が好ましい。(A-1)アルキル基の炭素数4以上8以下の(メタ)アクリル酸アルキルエステルの含有量が55質量%に満たない場合は、共重合樹脂が高弾性になり、被着体への十分な粘着性が確保できない。また、(A-1)アルキル基の炭素数4以上8以下の(メタ)アクリル酸アルキルエステルの含有量が90質量%を超えると、被着体に対する十分な粘着性を良好にできる一方で、粘着層が低弾性化して、封止樹脂の漏れ出しを防止できなくなる。
(A-1)アルキル基の炭素数4以上8以下の(メタ)アクリル酸アルキルエステルとしては、n-ブチル(メタ)アクリレート、2-ブチル(メタ)アクリレート、t-ブチル(メタ)アクリレート、ペンチル(メタ)アクリレート、オクチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート等が挙げられる。これらから選択される1種又は2種以上を用いることができる。
(A)(メタ)アクリル酸エステル共重合体中に、(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンの少なくとも1種を2質量%以上35質量%以下含有することにより、十分な凝集力を有する粘着層を得ることができ、加熱後の剥離性、糊残り性及びアウトガスの発生を抑制することができる。(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンの少なくとも1種の含有量は、(A)(メタ)アクリル酸エステル共重合体中に、3質量%以上32質量%以下が好ましく、4質量%以上25質量%以下がより好ましい。(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンの少なくとも1種の含有量が2質量%に満たない場合は、高温環境下での粘着力を維持したまま凝集力を確保できず、加熱後の剥離性が低下する。また、(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンの少なくとも1種の含有量が35質量%を超えると、樹脂の凝集力は確保できる一方で、共重合樹脂の軟化点が高くなり、被着体への十分な粘着力を得られない。
(A)(メタ)アクリル酸エステル共重合体中に、(A-3)グリシジル基を含有する(メタ)アクリル酸エステルを0.05質量%以上13質量%以下含有することにより、粘着層の加熱後の糊残り性及びアウトガスの発生を抑制することができる。(A-3)グリシジル基を含有する(メタ)アクリル酸エステルの含有量は、(A)(メタ)アクリル酸エステル共重合体中に、0.08質量%以上11質量%以下が好ましく、0.5質量%以上5質量%以下がより好ましい。(A-3)グリシジル基を含有する(メタ)アクリル酸エステルの含有量が0.05質量%に満たない場合は、高温下での凝集力が得られず、アウトガスの発生を抑制出来ない。また、(A-3)グリシジル基を含有する(メタ)アクリル酸エステルの含有量が13質量%を超えると、樹脂の凝集力は確保できる一方で、樹脂が高弾性となり被着体への粘着性が得られない。
(A-3)グリシジル基を含有する(メタ)アクリル酸エステルとして、例えば、グリシジル(メタ)アクリレート、アリルグリシジルエーテル等を挙げることができ、これらから選択される1種又は2種以上を用いることができる。
(A)(メタ)アクリル酸エステル共重合体中に、(A-4)ヒドロキシル基を含有する(メタ)アクリル酸エステルを0.05質量%以上17質量%以下含有することにより、(B)イソシアネート系硬化剤との架橋構造を制御可能となり、十分な粘着力を有する粘着層を得ることができるとともに、糊残り性及びアウトガスの発生を抑制できる。(A-4)ヒドロキシル基を含有する(メタ)アクリル酸エステルの含有量は、(A)(メタ)アクリル酸エステル共重合体中に、0.08質量%以上16質量%以下が好ましく、0.5質量%以上8質量%以下がより好ましい。
(A-4)ヒドロキシル基を含有する(メタ)アクリル酸エステルの含有量が0.05質量%に満たない場合は、架橋構造が形成されず、加熱後の剥離性が低下する。また、(A-4)ヒドロキシル基を含有する(メタ)アクリル酸エステルの含有量が17質量%を超えると、樹脂が高弾性となり被着体への粘着性が得られない。
(A-4)ヒドロキシル基を含有する(メタ)アクリル酸エステルの含有量が0.05質量%に満たない場合は、架橋構造が形成されず、加熱後の剥離性が低下する。また、(A-4)ヒドロキシル基を含有する(メタ)アクリル酸エステルの含有量が17質量%を超えると、樹脂が高弾性となり被着体への粘着性が得られない。
(A-4)ヒドロキシル基を含有する(メタ)アクリル酸エステルとして、例えば、2-ヒドロキシメチル(メタ)アクリレート、2-ヒドロキシエチル(メタ)アクリレート、2-ヒドロキシプロピル(メタ)アクリレート、2-ヒドロキシブチル(メタ)アクリレート、ペンタエリスリトールトリアクリレート、グリシドールジ(メタ)アクリレート、ジペンタエリスリトールペンタアクリレート等を挙げることができ、これらから選択される1種又は2種以上を用いることができる。
(B)イソシアネート系硬化剤としては、多官能イソシアネート硬化剤を用いることが好ましく、例えば芳香族ポリイソシアネート硬化剤、脂肪族ポリイソシアネート硬化剤、脂環族ポリイソシアネート硬化剤が挙げられ、それらの三量体又はトリメチロールプロパンとのアダクト体を用いることができる。
芳香族ポリイソシアネート硬化剤は、特に限定されず、例えば1,3-フェニレンジイソシアネート、4,4’-ジフェニルジイソシアネート、1,4-フェニレンジイソシアネート、4,4’-ジフェニルメタンジイソシアネート、2,4-トリレンジイソシアネート、2,6-トリレンジイソシアネート、4,4’-トルイジンジイソシアネート、2,4,6-トリイソシアネートトルエン、1,3,5-トリイソシアネートベンゼン、ジアニシジンジイソシアネート、4,4’-ジフェニルエーテルジイソシアネート、4,4’,4’-トリフェニルメタントリイソシアネート、ω,ω’-ジイソシアネート-1,3-ジメチルベンゼン、ω,ω’-ジイソシアネート-1,4-ジメチルベンゼン、ω,ω’-ジイソシアネート-1,4-ジエチルベンゼン、1,4-テトラメチルキシリレンジイソシアネート、及び1,3-テトラメチルキシリレンジイソシアネート等が挙げられる。
脂肪族ポリイソシアネート硬化剤は、特に限定されず、例えばトリメチレンジイソシアネート、テトラメチレンジイソシアネート、ヘキサメチレンジイソシアネート、ペンタメチレンジイソシアネート、1,2-プロピレンジイソシアネート、2,3-ブチレンジイソシアネート、1,3-ブチレンジイソシアネート、ドデカメチレンジイソシアネート、及び2,4,4-トリメチルヘキサメチレンジイソシアネート等が挙げられる。
脂環族ポリイソシアネート硬化剤は、特に限定されず、例えば3-イソシアネートメチル-3,5,5-トリメチルシクロヘキシルイソシアネート、1,3-シクロペンタンジイソシアネート、1,3-シクロヘキサンジイソシアネート、1,4-シクロヘキサンジイソシアネート、メチル-2,4-シクロヘキサンジイソシアネート、メチル-2,6-シクロヘキサンジイソシアネート、4,4’-メチレンビス(シクロヘキシルイソシアネート)、1,4-ビス(イソシアネートメチル)シクロヘキサン、及び1,4-ビス(イソシアネートメチル)シクロヘキサン等が挙げられる。
三量体又はトリメチロールプロパンとのアダクト体は、特に限定されず、2,4-トリレンジイソシアネートとトリメチロールプロパンとのアダクト体が好適に用いられる。
(B)イソシアネート系硬化剤の含有量は、(A)(メタ)アクリル酸エステル共重合体100質量部に対して、0.3質量部以上20質量部以下であることが好ましく、0.4質量部以上20質量部以下がより好ましく、2質量部以上20質量部以下がさらに好ましい。硬化剤の含有量を上記範囲内とすることで、(A)(メタ)アクリル酸エステル共重合体との架橋構造を制御可能となり、十分な粘着力を得ることができるとともに、糊残り性及びアウトガスの発生を抑制することができる。
(C)粘着付与樹脂としては、テルペンフェノール樹脂を用いる。テルペンフェノール樹脂は、テルペン化合物とフェノール類とを従来公知の方法で反応させて製造されたものであり、テルペン化合物1モルとフェノール類0.1~50モルとを従来公知の方法で反応させて製造されたものを挙げることができる。
テルペン化合物としては、ミルセン、アロオシメン、α-ピネン、β-ピネン、リモネン、α-テルピネン、γ-テルピネン、カンフェン、タービノーレン、デルタ-3-カレン等が挙げられる。これらの化合物の中で、α-ピネン、β-ピネン、リモネン、ミルセン、アロオシメン、α-テルピネンが好ましく用いられる。
フェノール類としては、フェノール、クレゾール、キシレノール、カテコール、レゾルシン、ヒドロキノン、ビスフェノールA等が挙げられるが、これらに限定はされない。テルペンフェノール樹脂中のフェノール類の比率は、25~50モル%程度であるが、これらに限定はされない。テルペンフェノール樹脂の水酸基価は、50~250程度であるが、これらに限定されない。
テルペンフェノール樹脂の軟化点は、70℃以上180℃以下であることが好ましく、130℃以上180℃以下であることがより好ましい。この範囲にすることで、加熱後の剥離性、糊残り性及びアウトガスの発生を抑制することができる。
(C)粘着付与樹脂の含有量は、(A)(メタ)アクリル酸エステル共重合体100質量部に対して、0.3質量部以上30質量部以下であることが好ましく、0.4質量部以上26質量部以下であることがより好ましく、1質量部以上20質量部以下であることがさらに好ましく、3質量部以上15質量部以下が特に好ましい。粘着付与樹脂の含有量を上記範囲内とすることで、十分な粘着力を得ることができるとともに、糊残り性及びアウトガスの発生を抑制することができる。
(その他の添加剤等)
粘着剤組成物には、例えば、軟化剤、老化防止剤、充填剤、導電剤、紫外線吸収剤、及び光安定剤等の各種添加剤を含有していてもよい。その他の添加剤の含有量は、特に限定されず、(メタ)アクリル酸エステル重合体(A)100質量部に対して、1質量部以上20質量部以下、1質量部以上10質量部以下、又は1質量部以上5質量部以下とすることができる。
粘着剤組成物には、例えば、軟化剤、老化防止剤、充填剤、導電剤、紫外線吸収剤、及び光安定剤等の各種添加剤を含有していてもよい。その他の添加剤の含有量は、特に限定されず、(メタ)アクリル酸エステル重合体(A)100質量部に対して、1質量部以上20質量部以下、1質量部以上10質量部以下、又は1質量部以上5質量部以下とすることができる。
粘着層の厚さは、2μm以上23μm以下であることが好ましく、3μm以上20μmであることがより好ましく、4μm以上10μm以下であることがさらに好ましい。粘着剤層の厚さを2μm以上にすることで、充分な粘着性を確保できるとともに厚み精度や粘着力の低下を防ぐことができる。粘着剤層の厚さを23μm以下とすることで、容易に粘着剤層を形成できるとともに、厚みを上げる場合に生じ得る、加熱後の糊残り、コスト上昇や生産性の低下等を防ぐことができる。
粘着層の形成には、(A)(メタ)アクリル酸エステル共重合体、(B)イソシアネート系硬化剤、(C)粘着付与樹脂、及び必要に応じて添加剤等を含有する粘着剤組成物を、例えばグラビアコーター、コンマコーター、バーコーター、ナイフコーター又はロールコーターなど、コーターで基材フィルム上に直接塗布する方法や、剥離フィルムに粘着剤組成物を塗布して乾燥した後に基材フィルムに貼り合わせる方法がある。凸板印刷、凹板印刷、平板印刷、フレキソ印刷、オフセット印刷、又はスクリーン印刷等で基材フィルム上に粘着剤組成物を印刷してもよい。
[第2の実施形態]
本実施形態の粘着テープは、基材フィルムの両面に粘着層を有するものである。すなわち、本実施形態に係る粘着テープは、第1の実施形態における粘着テープにおいて、基材フィルムの第1の粘着層が積層されていない面に、さらに粘着層(以下、「第2の粘着層」ともいう。)を有するものである。基材フィルム、及び第1の粘着層については第1の実施形態と同様であるため、ここでは記載を省略する。
本実施形態の粘着テープは、基材フィルムの両面に粘着層を有するものである。すなわち、本実施形態に係る粘着テープは、第1の実施形態における粘着テープにおいて、基材フィルムの第1の粘着層が積層されていない面に、さらに粘着層(以下、「第2の粘着層」ともいう。)を有するものである。基材フィルム、及び第1の粘着層については第1の実施形態と同様であるため、ここでは記載を省略する。
(第2の粘着層)
第2の粘着層としては、用途に応じて、(A)(メタ)アクリル酸エステル共重合体と同じ(メタ)アクリル酸エステル共重合体又は異なる(メタ)アクリル酸エステル共重合体と、(B)イソシアネート系硬化剤又はエポキシ系硬化剤とを含み、さらに(C)粘着付与樹脂を含む又は含まない粘着剤組成物を用いて形成することができる。(A)(メタ)アクリル酸エステル共重合体と同じ樹脂、(B)イソシアネート系硬化剤、及び(C)粘着付与樹脂については上記と同様のものであるため、ここでは記載を省略する。
第2の粘着層としては、用途に応じて、(A)(メタ)アクリル酸エステル共重合体と同じ(メタ)アクリル酸エステル共重合体又は異なる(メタ)アクリル酸エステル共重合体と、(B)イソシアネート系硬化剤又はエポキシ系硬化剤とを含み、さらに(C)粘着付与樹脂を含む又は含まない粘着剤組成物を用いて形成することができる。(A)(メタ)アクリル酸エステル共重合体と同じ樹脂、(B)イソシアネート系硬化剤、及び(C)粘着付与樹脂については上記と同様のものであるため、ここでは記載を省略する。
(A)(メタ)アクリル酸エステル共重合体と異なる(メタ)アクリル酸エステル共重合体としては、ヒドロキシル基とグリシジル基の一方又は両方を含有しない(メタ)アクリル酸エステル共重合体樹脂を挙げることができる。
エポキシ系硬化剤としては、多官能エポキシ硬化剤を用いることができる。多官能エポキシ硬化剤は、主にエポキシ基を2以上、第3級窒素原子を1以上有する化合物をいい、N,N-グリシジルアニリン、N,N-グリシジルトルイジン、m-N,N-グリシジルアミノフェニルグリシジルエーテル、p-N,N-グリシジルアミノフェニルグリシジルエーテル、トリグリシジルイソシアヌレート、N,N,N’,N’-テトラグリシジルジアミノジフェニルメタン、N,N,N’,N’-テトラグリシジル-m-キシリレンジアミン、N,N,N’,N’,N’’-ペンタグリシジルジエチレントリアミン等が挙げられる。なお、第2の粘着層の厚み及び形成方法については、第1の粘着層と同様である。
[粘着テープ]
第1の実施形態及び第2の実施形態に係る粘着テープは、高温で加熱処理してもアウトガスの発生が少ないものである。そのため、半導体装置を製造する際に使用しても、封止樹脂の樹脂漏れを防ぐことができる。また、加熱処理後に粘着性が過度に上昇することも抑制できるので、糊残りの発生を防ぐことができる。
第1の実施形態及び第2の実施形態に係る粘着テープは、高温で加熱処理してもアウトガスの発生が少ないものである。そのため、半導体装置を製造する際に使用しても、封止樹脂の樹脂漏れを防ぐことができる。また、加熱処理後に粘着性が過度に上昇することも抑制できるので、糊残りの発生を防ぐことができる。
(質量減少率)
質量減少率は、下記の測定条件で粘着テープを30℃から250℃まで昇温させたときの質量減少を測定し、下式により求めた値である。質量減少率が3質量%以下であれば、高温で加熱しても粘着テープからアウトガスが発生を抑制できていることを示す。
質量減少率=[(30℃での質量-250℃での質量)/(30℃での質量)]×100(質量%)

(粘着力)
粘着テープの粘着力は、JIS Z 0237に準じて測定した値であり、銅板に貼合後30分経過後の粘着力を「初期」とする。0.4N/20mm以上4N/20mm以下であることが好ましい。この範囲にすることで、リードフレームへの十分な密着性とテープ貼合に失敗した場合のテープ剥離の際におけるリードフレームの変形を防止できる。
銅板に貼合後30分経過後に、180℃、5分で加熱した後の粘着力を「加熱後」とする。0.9N/20mm以上5N/20mm以下であることが好ましい。加熱後の粘着力をこの範囲にすることで、加熱処理後の糊残りを抑制できる。
粘着テープの粘着力は、JIS Z 0237に準じて測定した値であり、銅板に貼合後30分経過後の粘着力を「初期」とする。0.4N/20mm以上4N/20mm以下であることが好ましい。この範囲にすることで、リードフレームへの十分な密着性とテープ貼合に失敗した場合のテープ剥離の際におけるリードフレームの変形を防止できる。

(用途)
第1の実施形態及び第2の実施形態の粘着テープは、加熱処理した場合でもアウトガスの発生を抑制できるので、半導体装置の製造の他にも、例えば、電子部品の製造及び搬送用途、フィルム状基板生産工程用等の用途に用いることができる。具体的には、電子部品の表面に蒸着膜を形成する工程や、ウエハーレベルパッケージ(WLP)、有機EL、及びLEDの製造における材料の薄化工程、電極形成工程、薄膜回路形成工程、樹脂封止工程を一貫して搬送サポートできるマスキングテープとして用いることができる。また、半導体ウエハ、電子部品、ガラス等の表面処理を行う際の支持体のマスキングテープとして用いることができる。
第1の実施形態及び第2の実施形態の粘着テープは、加熱処理した場合でもアウトガスの発生を抑制できるので、半導体装置の製造の他にも、例えば、電子部品の製造及び搬送用途、フィルム状基板生産工程用等の用途に用いることができる。具体的には、電子部品の表面に蒸着膜を形成する工程や、ウエハーレベルパッケージ(WLP)、有機EL、及びLEDの製造における材料の薄化工程、電極形成工程、薄膜回路形成工程、樹脂封止工程を一貫して搬送サポートできるマスキングテープとして用いることができる。また、半導体ウエハ、電子部品、ガラス等の表面処理を行う際の支持体のマスキングテープとして用いることができる。
[半導体の製造方法]
第1の実施形態及び第2の実施形態の粘着テープを用いた半導体装置の製造方法は、粘着テープを半導体チップが搭載されたリードフレームの該半導体チップが搭載されていない面に貼る貼付工程と、前記リードフレームの前記半導体チップが搭載されている面を封止する封止工程と、前記粘着テープを剥離する剥離工程と、を有する。
第1の実施形態及び第2の実施形態の粘着テープを用いた半導体装置の製造方法は、粘着テープを半導体チップが搭載されたリードフレームの該半導体チップが搭載されていない面に貼る貼付工程と、前記リードフレームの前記半導体チップが搭載されている面を封止する封止工程と、前記粘着テープを剥離する剥離工程と、を有する。
(貼付工程)
貼付工程では、粘着テープを半導体チップが搭載されたリードフレームの該チップが搭載されていない面に貼り付ける。リードフレームは、通常、Cu系素材(Cu-Fe-Pなど)、Fe系素材(Fe-Niなど)等の金属板で形成される。リードフレーム内の電気接点部分(半導体チップとの接続部分)には、銀、ニッケル、パラジウム、金等で被覆(めっき)されていることが好ましい。リードフレームの厚みは、100~300μm程度が好ましい。
貼付工程では、粘着テープを半導体チップが搭載されたリードフレームの該チップが搭載されていない面に貼り付ける。リードフレームは、通常、Cu系素材(Cu-Fe-Pなど)、Fe系素材(Fe-Niなど)等の金属板で形成される。リードフレーム内の電気接点部分(半導体チップとの接続部分)には、銀、ニッケル、パラジウム、金等で被覆(めっき)されていることが好ましい。リードフレームの厚みは、100~300μm程度が好ましい。
リードフレームは、後の切断工程にて切り分けやすいように、所定の配置パターン(例えば、個々のQFNの配置パターン)が複数並べられているものが好ましい(図1参照)。
また、図2に示すとおり、パッケージ2は、ダイパッド4、導電ペースト5、半導体チップ6及びリード端子7を備える。

半導体チップ表面の電極パッドと、リード端子7とは必要に応じてワイヤボンドする。ワイヤボンドは、ボンディングワイヤ(例えば、金線又は銅線など)によって、150~250℃に加熱した状態で、超音波による振動エネルギーと印加加圧による圧着エネルギーとの併用により行われる。
粘着テープのリードフレームへの貼り付けは、リードフレームにおけるパッケージ領域に加えて、リードフレームのパッケージ領域より外側の領域、つまり、樹脂封止される樹脂封止領域の外側の全周を含む領域に又はパッケージ領域及びパッケージ領域の外側の全周を含む領域に行われることが好ましい。
(封止工程)
封止工程では、リードフレームを上下金型にはさみ、封止樹脂を射出して、半導体チップ搭載面に封止する。その際、粘着テープが貼られていない領域(外側の全周)も同時に封止する。

半導体チップの封止は、リードフレームに搭載された半導体チップ及びボンディングワイヤを保護するために行われ、例えば、エポキシ系樹脂を用いるのが代表的である。複数のキャビティを有する上金型と下金型とからなる金型を用いて、複数の半導体チップを同時に封止することが好ましい。
封止時の加熱温度は170~180℃程度であり、この温度で数分間キュアを行う。さらに、ポストモールドキュアを数時間行う。

(剥離工程)
剥離工程では、リードフレーム裏面に貼り付けられた粘着テープを剥離する。封止後の粘着テープの剥離は、ポストモールドキュアの前に行うことが好ましい。

粘着テープは、以下のとおりの製造方法で得た。

粘着テープは、以下のとおりの製造方法で得た。
<実施例1>
粘着層を形成する粘着剤組成物を次のように作製した。まず、(メタ)アクリル酸エステル共重合体を合成するために、容量1リットルのセパラブルフラスコに、0.2質量%のポリビニルアルコールを含有する水200質量部と、n-ブチルアクリレート72質量部と、メチルメタクリレート20質量部と、グリシジルメタクリレート3質量部と、2-ヒドロキシエチルメタクリレート5質量部と、重合開始剤として過酸化ベンゾイル0.1質量部と、分子量調整用に2-エチルヘキシル-3-メルカプトプロピオネート0.2質量部とを注入した。
これを窒素雰囲気下で攪拌しながら70℃に昇温し、4時間懸濁重合させた。次いで、デカンテーションによって懸濁液から水分を除いた。固形物を吸引ろ過しながら水で洗浄し、水分を除去した後に、60℃で真空乾燥を行い、含水率0.5%以下の共重合樹脂((A)(メタ)アクリル酸エステル共重合体)を得た。
得られた(メタ)アクリル酸エステル共重合体を、トルエン中で溶融攪拌した。これにイソシアネート系硬化剤と、粘着付与樹脂を加えて攪拌混合して、粘着剤組成物を得た。この粘着剤組成物を、幅300mm、長さ400mm、厚さ25μmのPIフィルム上に、硬化後の厚みが5μmとなるようにアプリケータを用いて塗工した後、100℃、2分で加熱して乾燥させた。粘着面に、幅300mm、長さ400mm、離型処理された厚み38μmのポリエステルフィルムを貼り合わせ、粘着テープを得た。これをオーブンにより40℃、3日間の加熱条件でエージング処理し、架橋させた粘着層として、幅300mm、長さ400mm、厚さ0.068mmの実施例1の粘着テープを得た。
得られた(メタ)アクリル酸エステル共重合体を、トルエン中で溶融攪拌した。これにイソシアネート系硬化剤と、粘着付与樹脂を加えて攪拌混合して、粘着剤組成物を得た。この粘着剤組成物を、幅300mm、長さ400mm、厚さ25μmのPIフィルム上に、硬化後の厚みが5μmとなるようにアプリケータを用いて塗工した後、100℃、2分で加熱して乾燥させた。粘着面に、幅300mm、長さ400mm、離型処理された厚み38μmのポリエステルフィルムを貼り合わせ、粘着テープを得た。これをオーブンにより40℃、3日間の加熱条件でエージング処理し、架橋させた粘着層として、幅300mm、長さ400mm、厚さ0.068mmの実施例1の粘着テープを得た。
<実施例2~18、比較例1~10>

(加熱後の粘着力)
加熱後の粘着力は、上記と同様の条件で、銅板に貼合した粘着テープ付き銅板を180℃のオーブンで5分間加熱した後、23℃で2時間冷却し、上記と同様の方法で粘着力を測定した。なお、評価は下記のとおり20mm幅に換算して行った。
評価)
3:1.0N/20mm以上4.0N/20mm以下

・封止構造物の製造方法
実施例及び比較例で得た粘着テープを、銅製のリードフレーム(50mm×48mm(16PinタイプのQFNが7×8=56パッケージ搭載))の裏面側に、2kgのローラーを1往復させて貼り合せたあと、以下の条件で封止することにより、封止構造物を得た。
封止条件)
封止装置:GTM-S MS
封止樹脂:エポキシ系封止樹脂(住友ベークライト株式会社製、EME-M100)
樹脂量:4.5g
金型温度:175℃
プレヒート設定:5秒
キュア時間:120秒
クランプ圧:296KN
トランスファー圧力:7.8MPa
トランスファー:2.1mm/秒
トランスファー時間:10.5秒
上記製造方法で得られた封止構造物から粘着テープを剥離後、粘着テープが貼合されていた箇所50mm×48mm(16PinタイプのQFNが7×8=56パッケージを配列)をマイクロスコープで100倍に拡大して観察し、封止漏れのないパッケージの個数の割合を封止率とした。
封止率(%)=[(封止漏れのないパッケージ数)/(1フレーム中のパッケージ数(56))]×100
評価)
3:95%以上
2:90%以上95%未満
1:90%未満
・封止構造物の製造方法
実施例及び比較例で得た粘着テープを、銅製のリードフレーム(50mm×48mm(16PinタイプのQFNが7×8=56パッケージ搭載))の裏面側に、2kgのローラーを1往復させて貼り合せたあと、以下の条件で封止することにより、封止構造物を得た。

封止装置:GTM-S MS
封止樹脂:エポキシ系封止樹脂(住友ベークライト株式会社製、EME-M100)
樹脂量:4.5g
金型温度:175℃
プレヒート設定:5秒
キュア時間:120秒
クランプ圧:296KN
トランスファー圧力:7.8MPa
トランスファー:2.1mm/秒
トランスファー時間:10.5秒
上記製造方法で得られた封止構造物から粘着テープを剥離後、粘着テープが貼合されていた箇所50mm×48mm(16PinタイプのQFNが7×8=56パッケージを配列)をマイクロスコープで100倍に拡大して観察し、封止漏れのないパッケージの個数の割合を封止率とした。

Claims (4)
- 250℃以下の温度領域にガラス転移温度または融点を有さない基材フィルムと、前記基材フィルムの少なくとも一方の面に積層された、(A)(メタ)アクリル酸エステル共重合体と(B)イソシアネート系硬化剤及び(C)粘着付与樹脂を含む粘着層を有し、かつ、以下(1)及び(2)を満たす粘着テープ。
(1)前記(A)(メタ)アクリル酸エステル共重合体が、(A-1)アルキル基の炭素数が4以上8以下である(メタ)アクリル酸アルキルエステルを55質量%以上90質量%以下、(A-2)メチルメタクリレート、アクリロニトリル、メタクリロニトリル及びスチレンから選択される少なくとも1種を2質量%以上35質量%以下、(A-3)グリシジル基を有する(メタ)アクリル酸エステルを0.05質量%以上13質量%以下、及び、(A-4)ヒドロキシル基を有する(メタ)アクリル酸エステルを0.05質量%以上17質量%以下含有する。
(2)前記(C)粘着付与樹脂が、軟化点70℃以上180℃以下のテルペンフェノール樹脂である。 - 前記粘着層が、前記(A)(メタ)アクリル酸エステル共重合体100質量部に対して、前記(B)イソシアネート系硬化剤0.3質量部以上20質量部以下、及び前記(C)粘着付与樹脂0.3質量部以上30質量部以下を含有する、請求項1に記載の粘着テープ。
- 30℃から250℃まで昇温させたときの質量減少率が3%以下である、請求項1又は2に記載の粘着テープ。
- 半導体チップが搭載されたリードフレームの前記半導体チップが搭載されていない面に請求項1から3のいずれか一項に記載の粘着テープを貼る工程と、前記リードフレームの前記半導体チップが搭載されている面を封止樹脂で封止する工程と、前記粘着テープを剥離する工程とを有する半導体装置の製造方法。
