本発明は、ポリウレタン樹脂発泡体を含む研磨パッドであって、研磨面を有し、該研磨面が、前記ポリウレタン樹脂発泡体の表面で構成され、前記ポリウレタン樹脂発泡体は、25℃でのtanδが0.24~0.60である、研磨パッドである。

本願は、日本国特願2017-252433号の優先権を主張し、引用によって本願明細書の記載に組み込まれる。
本発明は、研磨パッドに関する。
被研磨物(ガラス板等)を研磨する研磨パッドとしては、ポリウレタン樹脂発泡体によって形成された研磨パッドが知られている(例えば、特許文献1等)。
近年、効率良く被研磨物を研磨することや、被研磨物の平坦性を高めることがこれまで以上に求められている。
そこで、本発明は、上記要望点に鑑み、研磨速度を高めつつ、平坦性を高めることができる研磨パッドを提供することを課題とする。
本発明に係る研磨パッドは、ポリウレタン樹脂発泡体を含む研磨パッドであって、

以下、本発明の一実施形態について説明する。
本実施形態に係る研磨パッドは、ポリウレタン樹脂を有するポリウレタン樹脂発泡体を含む研磨パッドである。
また、本実施形態に係る研磨パッドは、研磨面を有し、該研磨面が、前記ポリウレタン樹脂発泡体の表面で構成されている。
また、本実施形態に係る研磨パッドは、研磨面を有し、該研磨面が、前記ポリウレタン樹脂発泡体の表面で構成されている。
前記ポリウレタン樹脂発泡体は、25℃でのtanδが、0.24~0.60であることが重要であり、0.26~0.55であることが好ましく、0.28~0.53であることがより好ましい。
なお、25℃でのtanδは、25℃での貯蔵弾性率E’に対する25℃での損失弾性率E’’の比を意味する。

また、前記ポリウレタン樹脂発泡体は、45℃における貯蔵弾性率E’が、好ましくは0.5×107~5.0×107Pa、より好ましくは0.7×107~4.0×107Paである。
さらに、前記ポリウレタン樹脂発泡体は、65℃における貯蔵弾性率E’が、好ましくは0.3×107~5.0×107Pa、より好ましくは0.5×107~3.0×107Paである。
なお、貯蔵弾性率E’、及び、損失弾性率E’’は、JIS K7244-4:1999「プラスチック-動的機械特性の試験方法-第4部:引張振動-非共振法」に従い以下の条件で測定することができる。

また、前記ポリウレタン樹脂発泡体は、気泡径の平均値が、好ましくは60~140μmである。
さらに、前記ポリウレタン樹脂発泡体は、気泡径の変動係数が、好ましくは0.4~0.6である。
なお、気泡径の平均値、及び、気泡径の変動係数は、X線CTスキャン装置(例えば、ヤマト科学株式会社製のTDM1000H-I)を用いて、以下のようにして求めることができる。
すなわち、ポリウレタン樹脂発泡体の測定対象範囲(例えば、0.7mm×1.6mm×1.6mm)に含まれている、各気泡の体積を測定し、この体積と同じ体積の真球の直径を各気泡の直径とする。
そして、各気泡の直径から直径の算術平均値を求め、これを気泡径の平均値とする。また、各気泡の直径から直径の変動係数を求め、これを気泡径の変動係数とする。
すなわち、ポリウレタン樹脂発泡体の測定対象範囲(例えば、0.7mm×1.6mm×1.6mm)に含まれている、各気泡の体積を測定し、この体積と同じ体積の真球の直径を各気泡の直径とする。
そして、各気泡の直径から直径の算術平均値を求め、これを気泡径の平均値とする。また、各気泡の直径から直径の変動係数を求め、これを気泡径の変動係数とする。
前記ポリウレタン樹脂発泡体では、気泡が、前記研磨面に垂直な断面において円形状となっている。
なお、「前記ポリウレタン樹脂発泡体では、気泡が、前記研磨面に垂直な断面において円形状となっている」とは、「前記ポリウレタン樹脂発泡体は、下記式(1)に示す気泡の長さのアスペクト比の平均値が、3/5~5/3である。」ことを意味する。

なお、気泡の長さのアスペクト比の平均値は、X線CTスキャン装置(例えば、ヤマト科学株式会社製のTDM1000H-I)を用いて、以下のようにして求めることができる。
すなわち、まず、研磨面に垂直な方向のポリウレタン樹脂発泡体の断面画像を撮影し、この画像において観察される気泡を無作為に100個選んで、個々の気泡について、「研磨面に垂直な方向の気泡の長さ」、及び、「研磨面に平行した方向の気泡の長さ」を求め、気泡の長さのアスペクト比を求める。
そして、これらの気泡の長さのアスペクト比を算術平均し、この算術平均値を「気泡の長さのアスペクト比の平均値」とする。
なお、断面画像の気泡の外側輪郭線上において、研磨面に垂直な方向で相互の距離が最大となる2点を選び、この2点間の距離を「研磨面に垂直な方向の気泡の長さ」とする。また、断面画像の気泡の外側輪郭線上において、研磨面に平行な方向で相互の距離が最大となる2点を選び、この2点間の距離を「研磨面に平行した方向の気泡の長さ」とする。

前記ポリウレタン樹脂は、活性水素を含む化合物(以下、「活性水素化合物」ともいう。)の第1の構成単位と、イソシアネート基を含む化合物(以下、「イソシアネート化合物」ともいう。)の第2の構成単位とを備える。
また、前記ポリウレタン樹脂は、活性水素化合物とイソシアネート化合物とがウレタン結合して、活性水素化合物の第1の構成単位とイソシアネート化合物の第2の構成単位とが交互に繰り返した構造となっている。
また、前記ポリウレタン樹脂は、活性水素化合物とイソシアネート化合物とがウレタン結合して、活性水素化合物の第1の構成単位とイソシアネート化合物の第2の構成単位とが交互に繰り返した構造となっている。
前記活性水素化合物は、イソシアネート基と反応し得る活性水素基を分子内に有する有機化合物である。該活性水素基としては、具体的には、ヒドロキシ基、第1級アミノ基、第2級アミノ基、チオール基などの官能基が挙げられ、前記活性水素化合物は、分子中に該官能基を1種のみ有していてもよく、分子中に該官能基を複数種有していてもよい。
前記活性水素化合物としては、例えば、分子中に複数のヒドロキシ基を有するポリオール化合物、分子内に複数の第1級アミノ基又は第2級アミノ基を有するポリアミン化合物などを用いることができる。
前記ポリオール化合物としては、ポリオールモノマー、ポリオールポリマーが挙げられる。
前記ポリオールモノマーとしては、例えば、1,4-ベンゼンジメタノール、1,4-ビス(2-ヒドロキシエトキシ)ベンゼン、エチレングリコール、プロピレングリコール、1,3-プロパンジオール、1,3-ブタンジオール、1,5-ペンタンジオール、3-メチル-1,5-ペンタンジオール、1,6-ヘキサンジオール、1,8-オクタンジオール、1,9-ノナンジオール等の直鎖脂肪族グリコールが挙げられ、ネオペンチルグリコール、3-メチル-1,5-ペンタンジオール、2-メチル-1,3-プロパンジオール、2-ブチル-2-エチル-1,3-プロパンジオール、2-メチル-1,8-オクタンジオール等の分岐脂肪族グリコールが挙げられ、1,4-シクロヘキサンジオール、1,4-シクロヘキサンジメタノール、水添加ビスフェノールA等の脂環族ジオールが挙げられ、グリセリン、トリメチロールプロパン、トリブチロールプロパン、ペンタエリスリトール、ソルビトール等の多官能ポリオールなどが挙げられる。
前記ポリオールモノマーとしては、反応時の強度がより高くなりやすく、製造された発泡ポリウレタンを含む研磨パッドの剛性がより高くなりやすく、比較的安価であるという点で、エチレングリコール、ジエチレングリコールが好ましい。
前記ポリオールポリマーとしては、ポリエステルポリオール、ポリエステルポリカーボネートポリオール、ポリエーテルポリオール、ポリカーボネートポリオールなどが挙げられる。
なお、ポリオールポリマーとしては、ヒドロキシ基を分子中に3以上有する多官能ポリオールポリマーも挙げられる。

前記ポリエステルポリオールとしては、ポリエチレンアジペートグリコール、ポリブチレンアジペートグリコール、ポリカプロラクトンポリオール、ポリヘキサメチレンアジペートグリコールなどが挙げられる。
前記ポリエステルポリカーボネートポリオールとしては、例えば、ポリカプロラクトンポリオールなどのポリエステルグリコールとアルキレンカーボネートとの反応生成物が挙げられ、また、エチレンカーボネートを多価アルコールと反応させて得られた反応混合物をさらに有機ジカルボン酸と反応させた反応生成物も挙げられる。
前記ポリエーテルポリオールとしては、ポリテトラメチレンエーテルグリコール(PTMG)、ポリプロピレングリコール(PPG)、ポリエチレングリコール(PEG)、エチレンオキサイド付加ポリプロピレンポリオールなどが挙げられる。
前記ポリカーボネートポリオールとしては、1,3-プロパンジオール、1,4-ブタンジオール、1,6-ヘキサンジオール、ジエチレングリコール、ポリエチレングリコール、ポリプロピレングリコール、又はポリテトラメチレンエーテルグリコールなどのジオールと、ホスゲン、ジアリルカーボネート(例えばジフェニルカーボネート)又は環式カーボネート(例えばプロピレンカーボネート)との反応生成物などが挙げられる。
前記ポリオール化合物としては、その他に、ジエチレングリコール、トリエチレングリコール、テトラエチレングリコール、ジプロピレングリコール、トリプロピレングリコール、分子量400以下のポリエチレングリコール等も挙げられる。
前記ポリアミン化合物としては、4,4’-メチレンビス(2-クロロアニリン)(MOCA)、4,4’-メチレンジアニリン、トリメチレン ビス(4-アミノベンゾアート)、2-メチル4,6-ビス(メチルチオ)ベンゼン-1,3-ジアミン、2-メチル4,6-ビス(メチルチオ)-1,5-ベンゼンジアミン、2,6-ジクロロ-p-フェニレンジアミン、4,4’-メチレンビス(2,3-ジクロロアニリン)、3,5-ビス(メチルチオ)-2,4-トルエンジアミン、3,5-ビス(メチルチオ)-2,6-トルエンジアミン、3,5-ジエチルトルエン-2,4-ジアミン、3,5-ジエチルトルエン-2,6-ジアミン、トリメチレングリコール-ジ-p-アミノベンゾエート、1,2-ビス(2-アミノフェニルチオ)エタン、4,4’-ジアミノ-3,3’-ジエチル-5,5’-ジメチルジフェニルメタンなどが挙げられる。
前記ポリイソシアネートとしては、ポリイソシアネート、ポリイソシアネートポリマーが挙げられる。
前記ポリイソシアネートとしては、芳香族ジイソシアネート、脂肪族ジイソシアネート、脂環族ジイソシアネートなどが挙げられる。
前記芳香族ジイソシアネートとしては、トリレンジイソシアネート(TDI)、1,5-ナフタレンジイソシアネート、キシリレンジイソシアネート、1,3-フェニレンジイソシアネート、1,4-フェニレンジイソシアネートが挙げられる。また、前記芳香族ジイソシアネートとしては、ジフェニルメタンジイソシアネート(MDI)、ジフェニルメタンジイソシアネート(MDI)の変性物なども挙げられる。
ジフェニルメタンジイソシアネート(MDI)の変性物としては、例えば、カルボジイミド変性物、ウレタン変性物、アロファネート変性物、ウレア変性物、ビューレット変性物、イソシアヌレート変性物、オキサゾリドン変性物等が挙げられる。斯かる変性物としては、具体的には、例えば、カルボジイミド変性ジフェニルメタンジイソシアネート(カルボジイミド変性MDI)が挙げられる。
前記脂肪族ジイソシアネートとしては、例えば、エチレンジイソシアネート、2,2,4-トリメチルヘキサメチレンジイソシアネート、ヘキサメチレンジイソシアネート(HDI)などが挙げられる。
前記脂環族ジイソシアネートとしては、例えば、1,4-シクロヘキサンジイソシアネート、4,4’-ジシクロへキシルメタンジイソシアネート、イソホロンジイソシアネート、ノルボルナンジイソシアネート、メチレンビス(4,1-シクロヘキシレン)=ジイソシアネートなどが挙げられる。
前記ポリイソシアネートポリマーとしては、ポリオールと、芳香族ジイソシアネート、脂肪族ジイソシアネート、脂環族ジイソシアネートの少なくとも何れかのジイソシアネートとが結合されてなるポリマー等が挙げられる。
ポリウレタン樹脂発泡体の25℃でのtanδを高めるという観点から、前記ポリウレタン樹脂は、ポリプロピレングリコール(PPG)を構成単位として含むことが好ましい。
また、前記ポリウレタン樹脂は、ポリプロピレングリコール(PPG)を構成単位として含むことにより、比較的もろい構造を有することになり、その結果、研磨パッドのドレス時の切削速度が高まるという利点を有する。
さらに、本実施形態に係る研磨パッドは、前記ポリウレタン樹脂を100質量%としたときに、前記ポリウレタン樹脂の構成単位に含まれるポリプロピレングリコール(PPG)を、好ましくは30質量%以上、より好ましくは40~70質量%、さらにより好ましくは60~65質量%含有する。
また、前記ポリウレタン樹脂は、ポリプロピレングリコール(PPG)を構成単位として含むことにより、比較的もろい構造を有することになり、その結果、研磨パッドのドレス時の切削速度が高まるという利点を有する。
さらに、本実施形態に係る研磨パッドは、前記ポリウレタン樹脂を100質量%としたときに、前記ポリウレタン樹脂の構成単位に含まれるポリプロピレングリコール(PPG)を、好ましくは30質量%以上、より好ましくは40~70質量%、さらにより好ましくは60~65質量%含有する。
なお、ポリウレタン樹脂を100質量%としたときにおける、前記ポリウレタン樹脂の構成単位に含まれるポリプロピレングリコール(PPG)の含有割合は、以下のようにして求めることができる。
まず、ポリウレタン樹脂発泡体を極性溶媒(重DMF、重DMSO等)に溶かして溶解物を得る。次に、該溶解物を1H-NMRで分析することより、ポリプロピレングリコール(PPG)を定量し、前記ポリプロピレングリコール(PPG)の含有割合を求める。
また、前記ポリプロピレングリコール(PPG)の含有割合の別の求め方としては、以下の方法がある。
まず、ポリウレタン樹脂発泡体をメタノールで化学分解して分解物を得る。次に、該分解物をゲル浸透クロマトグラフィー(GPC)等で分画して分取し、各分取物を1H-NMR又はGC-MSで分析することより、ポリプロピレングリコール(PPG)を定量し、前記ポリプロピレングリコール(PPG)の含有割合を求める。
まず、ポリウレタン樹脂発泡体を極性溶媒(重DMF、重DMSO等)に溶かして溶解物を得る。次に、該溶解物を1H-NMRで分析することより、ポリプロピレングリコール(PPG)を定量し、前記ポリプロピレングリコール(PPG)の含有割合を求める。
また、前記ポリプロピレングリコール(PPG)の含有割合の別の求め方としては、以下の方法がある。
まず、ポリウレタン樹脂発泡体をメタノールで化学分解して分解物を得る。次に、該分解物をゲル浸透クロマトグラフィー(GPC)等で分画して分取し、各分取物を1H-NMR又はGC-MSで分析することより、ポリプロピレングリコール(PPG)を定量し、前記ポリプロピレングリコール(PPG)の含有割合を求める。
本実施形態に係る研磨パッドは、上記の如く構成されているが、次に、本実施形態に係る研磨パッドの製造方法について説明する。
本実施形態に係る研磨パッドの製造方法では、ポリウレタン樹脂発泡体を有する研磨パッドを製造する。
また、本実施形態に係る研磨パッドの製造方法では、末端基としてイソシアネート基を有するウレタンプレポリマーと、整泡剤とを混合することにより、空気が気泡として分散した分散液を得る。
そして、分散液と、活性水素を分子内に複数含む活性水素有機化合物たる硬化剤とを混合して重合することにより、ポリウレタン樹脂発泡体を有する研磨パッドを得ることができる。
前記整泡剤としては、シリコーン系界面活性剤、フッ素系界面活性剤、イオン性界面活性剤などが挙げられる。
また、本実施形態に係る研磨パッドの製造方法では、末端基としてイソシアネート基を有するウレタンプレポリマーと、整泡剤とを混合することにより、空気が気泡として分散した分散液を得る。
そして、分散液と、活性水素を分子内に複数含む活性水素有機化合物たる硬化剤とを混合して重合することにより、ポリウレタン樹脂発泡体を有する研磨パッドを得ることができる。
前記整泡剤としては、シリコーン系界面活性剤、フッ素系界面活性剤、イオン性界面活性剤などが挙げられる。
また、以下の方法でポリウレタン樹脂発泡体を有する研磨パッドを製造してもよい。
すなわち、末端基としてイソシアネート基を有するウレタンプレポリマーと、水と、触媒とを混合することにより、ウレタンプレポリマーの末端基たるイソシアネート基と、水とを反応させてCO2を発生させ、CO2が気泡として分散した分散液を得る。
そして、分散液と、活性水素を分子内に複数含む活性水素有機化合物たる硬化剤とを混合して重合することにより、ポリウレタン樹脂発泡体を有する研磨パッドを得ることができる。
前記触媒は、イソシアネート基と、水との反応を促進させるためのものであり、前記触媒としては、3級アミン触媒、金属系触媒などが挙げられる。
すなわち、末端基としてイソシアネート基を有するウレタンプレポリマーと、水と、触媒とを混合することにより、ウレタンプレポリマーの末端基たるイソシアネート基と、水とを反応させてCO2を発生させ、CO2が気泡として分散した分散液を得る。
そして、分散液と、活性水素を分子内に複数含む活性水素有機化合物たる硬化剤とを混合して重合することにより、ポリウレタン樹脂発泡体を有する研磨パッドを得ることができる。
前記触媒は、イソシアネート基と、水との反応を促進させるためのものであり、前記触媒としては、3級アミン触媒、金属系触媒などが挙げられる。
本実施形態に係る研磨パッドで研磨する被研磨物としては、光学材料、半導体デバイス、ハードディスク、ガラス板、シリコンウエハなどが挙げられる。
また、本実施形態に係る研磨パッドは、仕上げ研磨、精密研磨等に好適に用いられる。

本実施形態に係る研磨パッドは、上記のように構成されているので、以下の利点を有するものである。
即ち、本実施形態に係る研磨パッドは、ポリウレタン樹脂発泡体を含む研磨パッドである。本実施形態に係る研磨パッドは、研磨面を有し、該研磨面が、前記ポリウレタン樹脂発泡体の表面で構成されている。前記ポリウレタン樹脂発泡体は、25℃でのtanδが0.24~0.60である。
斯かる研磨パッドでは、前記tanδが大きい(0.24以上)ことにより、研磨時の被研磨物の微細振動を抑制でき、そして、研磨時の被研磨物のダンピングを抑制できる。その結果、研磨時において、研磨パッドと被研磨物とが密着しやすくなる。
よって、斯かる研磨パッドは、研磨速度を高めつつ、平坦性を高めることができる。
即ち、本実施形態に係る研磨パッドは、ポリウレタン樹脂発泡体を含む研磨パッドである。本実施形態に係る研磨パッドは、研磨面を有し、該研磨面が、前記ポリウレタン樹脂発泡体の表面で構成されている。前記ポリウレタン樹脂発泡体は、25℃でのtanδが0.24~0.60である。
斯かる研磨パッドでは、前記tanδが大きい(0.24以上)ことにより、研磨時の被研磨物の微細振動を抑制でき、そして、研磨時の被研磨物のダンピングを抑制できる。その結果、研磨時において、研磨パッドと被研磨物とが密着しやすくなる。
よって、斯かる研磨パッドは、研磨速度を高めつつ、平坦性を高めることができる。
なお、本発明に係る研磨パッドは、上記実施形態に限定されるものではない。また、本発明に係る研磨パッドは、上記した作用効果に限定されるものでもない。さらに、本発明に係る研磨パッドは、本発明の要旨を逸脱しない範囲で種々の変更が可能である。
次に、実施例および比較例を挙げて本発明についてさらに具体的に説明する。
(実施例1)
下記表1に示す、プレポリマーと、水と、触媒とを下記表1の配合割合で70℃下で混合することにより、プレポリマーの末端基たるイソシアネート基と、水とを反応させてCO2を発生させ、CO2が気泡として分散した分散液を得た。
次に、該分散液と、硬化剤とを混合して重合することにより、ポリウレタン樹脂発泡体たる研磨パッドを得た。
下記表1に示す、プレポリマーと、水と、触媒とを下記表1の配合割合で70℃下で混合することにより、プレポリマーの末端基たるイソシアネート基と、水とを反応させてCO2を発生させ、CO2が気泡として分散した分散液を得た。
次に、該分散液と、硬化剤とを混合して重合することにより、ポリウレタン樹脂発泡体たる研磨パッドを得た。
なお、下記表1の材料は、具体的には以下のものである。
・プレポリマー1:ポリプロピレングリコール(PPG)と、トリレンジイソシアネート(TDI)とを反応させることで得られるウレタンプレポリマー(末端基としてイソシアネート基を有するウレタンプレポリマー)(NCOwt%:5.80)(タケネートL1150、三井化学社製)
・プレポリマー2:ポリテトラメチレンエーテルグリコール(PTMG)と、トリレンジイソシアネート(TDI)とを反応させることで得られるウレタンプレポリマー(末端基としてイソシアネート基を有するウレタンプレポリマー)(NCOwt%:6.00)(タケネートL2695、三井化学社製)

・硬化剤:MOCA(4,4’-メチレンビス(2-クロロアニリン))
・整泡剤:シリコーン系界面活性剤(デコスターブB8465、エボニック社製)
・触媒:3級アミン系触媒(トヨキャットL33、東ソー社製)
また、下記表1のPPGの濃度は、ポリウレタン樹脂を100質量%としたときに、前記ポリウレタン樹脂の構成単位に含まれるポリプロピレングリコール(PPG)の濃度を意味する。

(実施例2)
下記表1に示す材料及び配合にしたこと以外は、実施例1と同様にして、ポリウレタン樹脂発泡体たる研磨パッドを得た。

(実施例3)
下記表1に示す、プレポリマーと、整泡剤とを下記表1の配合割合で70℃下で混合することにより、空気が気泡として分散した分散液を得た。
次に、該分散液と、硬化剤とを混合して重合することにより、ポリウレタン樹脂発泡体たる研磨パッドを得た。

(実施例4、5、比較例1、2)
下記表1に示す材料及び配合にしたこと以外は、実施例3と同様にして、ポリウレタン樹脂発泡体たる研磨パッドを得た。

(比較例3)
市販のポリウレタン樹脂発泡体たる研磨パッドを用意した。

(D硬度)
D硬度は、JIS K6253-1997に準拠して測定した。
具体的には、ポリウレタン発泡体を2cm×2cm(厚み:任意)の大きさに切り出したものを硬度測定用試料とし、該硬度測定用試料を温度23℃±2℃、湿度50%±5%の環境下に16時間静置した。
ここで、硬度測定用試料の厚みが6mm以上である場合には、この硬度測定用試料の硬度を硬度計(高分子計器社製、アスカーD型硬度計)で測定した。
一方で、硬度測定用試料の厚みが6mm未満である場合には、硬度測定用試料を複数厚み方向に重ね合わせて、重ね合せた硬度測定用試料の合計の厚みを6mm以上にし、重ね合せた硬度測定用試料の硬度を硬度計(高分子計器社製、アスカーD型硬度計)で測定した。
D硬度は、JIS K6253-1997に準拠して測定した。
具体的には、ポリウレタン発泡体を2cm×2cm(厚み:任意)の大きさに切り出したものを硬度測定用試料とし、該硬度測定用試料を温度23℃±2℃、湿度50%±5%の環境下に16時間静置した。
ここで、硬度測定用試料の厚みが6mm以上である場合には、この硬度測定用試料の硬度を硬度計(高分子計器社製、アスカーD型硬度計)で測定した。
一方で、硬度測定用試料の厚みが6mm未満である場合には、硬度測定用試料を複数厚み方向に重ね合わせて、重ね合せた硬度測定用試料の合計の厚みを6mm以上にし、重ね合せた硬度測定用試料の硬度を硬度計(高分子計器社製、アスカーD型硬度計)で測定した。
(見掛け密度、tanδ、及び、E’)
また、見掛け密度、tanδ、及び、E’については、上述した方法で測定した。

(切削速度)
実施例及び比較例の研磨パッドを図1に示すようなドーナツ状に加工し(外径:240mm、内径:90mm、厚み:約2.0mm)、また、図1に示す点の位置を測定ポイント(12箇所)とし、この測定ポイントにφ約3mmの貫通孔を形成して、試験体を得た。
次に、両面テープを介して研磨装置(Ecomet2000)のプラテンに前記試験体を貼り付け、デプスゲージを用いて前記貫通孔において試験体の厚みを測定した。
そして、下記切削条件でパッドの表面を切削した。
パッドコンディショナー:AD3BI-100530-3(kinik社製のDiaGridφ4inch)
コンディション
Weight:35g/cm2
プラテンスピード:50rpm
ヘッドスピード:60rpm
ドレッシング時間:30min
水の流量:100mL/min
前記切削後に、デプスゲージを用いて前記貫通孔において試験体の厚みを測定した。
そして、各ポイントの切削前後の試験体の厚みの差から、各ポイントの切削速度(μm/hr)を求め、各ポイントの切削速度から切削速度の算術平均値を求めこれを研磨パッドの切削速度(μm/hr)とした。
実施例及び比較例の研磨パッドを図1に示すようなドーナツ状に加工し(外径:240mm、内径:90mm、厚み:約2.0mm)、また、図1に示す点の位置を測定ポイント(12箇所)とし、この測定ポイントにφ約3mmの貫通孔を形成して、試験体を得た。
次に、両面テープを介して研磨装置(Ecomet2000)のプラテンに前記試験体を貼り付け、デプスゲージを用いて前記貫通孔において試験体の厚みを測定した。
そして、下記切削条件でパッドの表面を切削した。
パッドコンディショナー:AD3BI-100530-3(kinik社製のDiaGridφ4inch)
コンディション
Weight:35g/cm2
プラテンスピード:50rpm
ヘッドスピード:60rpm
ドレッシング時間:30min
水の流量:100mL/min
前記切削後に、デプスゲージを用いて前記貫通孔において試験体の厚みを測定した。
そして、各ポイントの切削前後の試験体の厚みの差から、各ポイントの切削速度(μm/hr)を求め、各ポイントの切削速度から切削速度の算術平均値を求めこれを研磨パッドの切削速度(μm/hr)とした。
(研磨試験)
実施例及び比較例の研磨パッドを用い、下記条件で被研磨物を研磨し、研磨レート(RR)、及び、研磨後における被研磨物の表面粗さの算術平均粗さ(Ra)を求めた。なお、研磨レート、及び、Raは、以下の方法で求めた。
結果を表2に示す。
実施例及び比較例の研磨パッドを用い、下記条件で被研磨物を研磨し、研磨レート(RR)、及び、研磨後における被研磨物の表面粗さの算術平均粗さ(Ra)を求めた。なお、研磨レート、及び、Raは、以下の方法で求めた。
結果を表2に示す。

被研磨物:シリコンベアウエハ(厚み:約760μm)
研磨機:ポリッシングマシンPNX332B、岡本工作機械製作所社製
ヘッドタイプ:ゴム
スラリーの流量:600mL/min
研磨回数:2回
スラリータイプ:NP7310x31
研磨時間:3min
プラテン/ガイドの圧力:(150g/cm2)/(200g/cm2)
ヘッドスピード:39rpm
プラテンスピード:40rpm
被研磨物:シリコンベアウエハ(厚み:約760μm)
研磨機:ポリッシングマシンPNX332B、岡本工作機械製作所社製
ヘッドタイプ:ゴム
スラリーの流量:600mL/min
研磨回数:2回
スラリータイプ:NP7310x31
研磨時間:3min
プラテン/ガイドの圧力:(150g/cm2)/(200g/cm2)

<RRの測定>
研磨レートは、研磨によって減少した厚みを研磨時間で割ることにより求めた。
なお、厚みは、Nano-metrics社製のnanospecAFT5100で測定した。

以下の条件でRaを測定した。なお、2回目の研磨後のRaを測定した。

表1、2に示すように、実施例の研磨パッドを用いた場合、25℃でのtanδが0.085、0.221、0.161である比較例の研磨パッドを用いた場合に比べて、研磨速度が高く、また、表面粗さの算術平均粗さが小さかった。
Claims (8)
- ポリウレタン樹脂発泡体を含む研磨パッドであって、
研磨面を有し、
該研磨面が、前記ポリウレタン樹脂発泡体の表面で構成され、
前記ポリウレタン樹脂発泡体は、25℃でのtanδが0.24~0.60である、研磨パッド。 - 前記ポリウレタン樹脂発泡体は、気泡径の平均値が60~140μmである、請求項1に記載の研磨パッド。
- 前記ポリウレタン樹脂発泡体は、気泡径の変動係数が0.4~0.6である、請求項1又は2に記載の研磨パッド。
- 前記ポリウレタン樹脂発泡体では、気泡が、前記研磨面に垂直な断面において円形状となっている、請求項1~3の何れか1項に記載の研磨パッド。
- 前記ポリウレタン樹脂発泡体は、見掛け密度が0.4~0.6g/cm3である、請求項1~4の何れか1項に記載の研磨パッド。
- 前記ポリウレタン樹脂発泡体は、45℃における貯蔵弾性率E’が0.5×107~5.0×107Paである、請求項1~5の何れか1項に記載の研磨パッド。
- 前記ポリウレタン樹脂発泡体は、65℃における貯蔵弾性率E’が0.3×107~5.0×107Paである、請求項1~6の何れか1項に記載の研磨パッド。
- 前記ポリウレタン樹脂発泡体が、ポリウレタン樹脂を含有し、
前記ポリウレタン樹脂が、ポリプロピレングリコールを構成単位として含む、請求項1~7の何れか1項に記載の研磨パッド。
