Description
本出願は、日本国特許出願2017-147030号(2017年7月28日出願)の優先権を主張するものであり、当該出願の開示全体を、ここに参照のために取り込む。
本開示は、センサ素子に関する。
従来、流体中の特定の物質を検出するセンサが知られている。例えば、特許文献1には、ダイヤフラム部と、ダイヤフラム部の表面に形成された複数の感応膜とを備えたガスセンサが開示されている。
本開示の一実施形態に係るセンサ素子は、第1基板と、前記第1基板上に配置された検出部と、前記第1基板を囲むとともに、前記第1基板を支持する第2基板と、を備える。前記第2基板は、前記第1基板よりも厚い。前記第2基板は、前記第1基板に接続された接続部と、前記第1基板に接続されていない非接続部とを有する。前記検出部は、前記接続部の近傍に位置する。
また、本開示の一実施形態に係るセンサ素子は、第1基板と、前記第1基板上に配置された検出部と、前記第1基板を囲むとともに、前記第1基板を支持する第2基板と、を備える。前記第2基板は、前記第1基板よりも厚い。前記第2基板は、前記第1基板側に張り出した凸部を有する。前記検出部は、前記凸部の近傍に位置する。
従来、流体中の特定の物質を検出するセンサでは、検出精度を向上させることが求められている。本開示は、検出精度を向上させることができるセンサ素子を提供することに関する。以下、本開示の実施形態について、図面を参照して説明する。
(第1の実施形態)
図1は、本開示の第1の実施形態に係るセンサ素子1の概略構成を示す上面図である。図2は、図1に示すセンサ素子1のL-L線に沿った断面図である。本明細書では、図1における紙面手前方向が上側、その反対方向が下側であるとして、以下説明する。

センサ素子1は、第1基板10と、第2基板20と、感応膜30と、4個のピエゾ抵抗素子(検出部)40とを備える。センサ素子1は、感応膜30が流体中の物質を吸着することにより、流体中の物質を検出する。センサ素子1には、例えば上面側から気体が吹きかけられる。センサ素子1は、吹きかけられた気体中に、検出対象となる所定のガス分子が含まれるか否かを検出できる。
第1基板10は、変形可能な薄い基板であり、ダイヤフラムとして機能する。第1基板10は、上面に配置された感応膜30が変形すると、感応膜30の変形の度合いに応じて変形する。第1基板10は、第1基板10よりも厚い第2基板20に接続し、第2基板20によって支持される。第1基板10は、例えば、n型Si基板とすることができる。
第2基板20は、第1基板10を囲むとともに、第1基板10と接続して第1基板10を支持する。第2基板20の厚さは、第1基板10の厚さよりも厚い。第2基板20は、上面視において、第1基板10側に張り出した凸部22を有する。第2基板20は、例えば、n型Si基板とすることができる。
感応膜30は、第1基板10の上面に配置される。感応膜30は、図1に示す例では円形状であるが、この形状に限定されない。感応膜30は、例えば4角形などのような多角形であってもよい。また、感応膜30は、第2基板20の上面に位置していてもよく、ピエゾ抵抗素子(検出部)40の少なくとも一部を覆っていてもよい。
感応膜30は、検出対象となる物質がその表面に吸着すると、その物質との物理的な接触又はその物質との化学反応等によって、伸縮等して変形する。感応膜30には、検出対象となる物質に応じた材料が用いられる。感応膜30の材料は、例えば、ポリスチレン、クロロプレンゴム、ポリメチルメタクリレート又はニトロセルロース等である。
ピエゾ抵抗素子40は、第1基板10上に配置される。本明細書において、第1基板10上に配置されるとは、第1基板10の上面に配置された状態と、図2に示すように第1基板10の上面側において第1基板10に埋め込まれた状態とを含む。ピエゾ抵抗素子40は、第1基板10上において、第2基板20の凸部22の近傍に配置される。
ピエゾ抵抗素子40は、自身が受ける応力によって抵抗値が変化する。感応膜30に検出対象となる物質が吸着して第1基板10が変形すると、ピエゾ抵抗素子40が受ける応力が変化する。したがって、感応膜30に検出対象となる物質が吸着すると、ピエゾ抵抗素子40の抵抗値は変化する。ピエゾ抵抗素子40の抵抗値の変化は、配線を介して外部の制御装置等に電気信号として出力される。
ピエゾ抵抗素子40は、例えば第1基板10がn型Si基板である場合、第1基板10にボロン(B)を拡散させることによって形成することができる。
図1に示すように、ピエゾ抵抗素子40は、第1基板10上において、第2基板20の凸部22の近傍に位置している。第1基板10において、凸部22の近傍は応力が集中する領域であるため、第1基板10が変形したときに応力が大きく変化する。したがって、第1基板10が変形すると、ピエゾ抵抗素子40の抵抗値が大きく変化する。そのため、本実施形態に係るセンサ素子1は、検出対象となる物質の検出精度を向上させることができる。
(第2の実施形態)
図3は、本開示の第2の実施形態に係るセンサ素子2の概略構成を示す上面図である。図3に示すセンサ素子2のL-L線に沿った断面図は、図2に示す第1の実施形態に係るセンサ素子1のL-L線に沿った断面図と同様の構成であるため、図示を省略する。図3に示す構成要素において、図1に示す構成要素と同一の構成要素は同一符号を付し、その説明を省略する。
図3は、本開示の第2の実施形態に係るセンサ素子2の概略構成を示す上面図である。図3に示すセンサ素子2のL-L線に沿った断面図は、図2に示す第1の実施形態に係るセンサ素子1のL-L線に沿った断面図と同様の構成であるため、図示を省略する。図3に示す構成要素において、図1に示す構成要素と同一の構成要素は同一符号を付し、その説明を省略する。
センサ素子2は、第1基板10aと、第2基板20と、感応膜30と、4個のピエゾ抵抗素子(検出部)40とを備える。
第1基板10aは、第1実施形態に係る第1基板10と異なり、切欠き部Sにおいて打ち抜かれている。したがって、第1基板10aは、凸部22においてのみ、第2基板20と接続する。言い換えれば、第2基板20は、第1基板10aに接続された接続部と、第1基板10aに接続されていない非接続部とを有する。ここで、接続部は、第1基板10a側に張り出した凸部22の先端部である。
第1基板10aは、図3に示す例では略円形状であるが、この形状に限定されない。第1基板10aは、例えば4角形などのような多角形であってもよい。
第2基板20は、第1基板10aを囲むとともに、凸部22の先端部において第1基板10aと接続して第1基板10aを支持する。
ピエゾ抵抗素子40は、第1基板10a上において、第2基板20の凸部22、すなわち接続部の近傍に配置される。
このように、本実施形態においては、第2基板20が非接続部を有するため、第1基板10aは、凸部22においてのみ、第2基板20と接続する。これにより、第1基板10aにおいて、凸部22の近傍にさらに応力が集中するようにすることができる。したがって、第1基板10aが変形すると、凸部22の近傍に位置するピエゾ抵抗素子40の抵抗値がさらに大きく変化する。そのため、本実施形態に係るセンサ素子2は、検出対象となる物質の検出精度をさらに向上させることができる。

図4は、本開示の第3の実施形態に係るセンサ素子3の概略構成を示す上面図である。図4に示すセンサ素子3のL-L線に沿った断面図は、図2に示す第1の実施形態に係るセンサ素子1のL-L線に沿った断面図と同様の構成であるため、図示を省略する。図4に示す構成要素において、図1に示す構成要素と同一の構成要素は同一符号を付し、その説明を省略する。
図4は、本開示の第3の実施形態に係るセンサ素子3の概略構成を示す上面図である。図4に示すセンサ素子3のL-L線に沿った断面図は、図2に示す第1の実施形態に係るセンサ素子1のL-L線に沿った断面図と同様の構成であるため、図示を省略する。図4に示す構成要素において、図1に示す構成要素と同一の構成要素は同一符号を付し、その説明を省略する。
第1基板10bは、第1実施形態に係る第1基板10と異なり、切欠き部Sにおいて打ち抜かれている。したがって、第1基板10bは、凸部22においてのみ、第2基板20と接続する。言い換えれば、第2基板20は、第1基板10bに接続された接続部と、第1基板10bに接続されていない非接続部とを有する。ここで、接続部は、第1基板10b側に張り出した凸部22の先端部である。
第1基板10bは、第2実施形態に係る第1基板10aと異なり、第2基板20と接続する部分の近傍を除き、第2基板20側に側面が張り出した形状となっている。言い換えれば、図4に示すように、第1基板10bは、側面の一部が凹んだ凹部12を有し、凹部12の底部において、第2基板20の凸部22と接続する。図4に示すように、凹部12の側面と凸部22の側面との間には隙間がある。
第2基板20は、第1基板10bを囲むとともに、凸部22の先端部において第1基板10bの凹部12の底部と接続して第1基板10bを支持する。
ピエゾ抵抗素子40は、第1基板10b上において、第2基板20の凸部22、すなわち接続部の近傍に配置される。
このように、本実施形態においては、第1基板10bは、第2基板20と接続する部分の近傍を除き、第2基板20側に側面が張り出した形状となっている。すなわち、第1基板10bは凹部12を有し、凹部12の底部において、第2基板20の凸部22と接続する。これにより、第1基板10bにおいて、凸部22の近傍にさらに応力が集中するようにすることができる。したがって、第1基板10bが変形すると、凸部22の近傍に位置するピエゾ抵抗素子40の抵抗値がさらに大きく変化する。そのため、本実施形態に係るセンサ素子3は、検出対象となる物質の検出精度をさらに向上させることができる。
図5に、横軸を、図4に示す第1基板10bの張り出し量d(すなわち凹部12の深さ)、縦軸を、センサ素子3の感度としたシミュレーション結果を示す。ここで、センサ素子3の感度は、感応膜30に検出対象となる物質が吸着したときのピエゾ抵抗素子40の抵抗値の変化量を相対的に示したものである。
図5に示すように、第1基板10bの張り出し量dが大きくなるほど、センサ素子3の感度が向上するというシミュレーション結果が得られた。
第1基板10bにおいて張り出している部分の厚みは、張り出していない部分の厚みと同等でよいが、張り出していない部分の厚みより厚くしてもよい。
(第1の実施形態に係るセンサ素子の製造工程)
本開示の第1の実施形態に係るセンサ素子1の製造工程の一例について、図6~図8を参照して説明する。図6~図8に示す断面図は、図1のL-L線に沿った断面に相当する。

(1)ピエゾ抵抗素子の形成
まず、Si基板100を用意する。Si基板100は、n型Si基板であるものとして、以後説明する。図6に示すように、Si基板100上にマスクパターン201を形成した後、イオン注入法によってマスクパターン201の開口部に低濃度のボロン(B)を注入し、ピエゾ抵抗素子40を形成する。ピエゾ抵抗素子40の形成後、マスクパターン201は除去する。
まず、Si基板100を用意する。Si基板100は、n型Si基板であるものとして、以後説明する。図6に示すように、Si基板100上にマスクパターン201を形成した後、イオン注入法によってマスクパターン201の開口部に低濃度のボロン(B)を注入し、ピエゾ抵抗素子40を形成する。ピエゾ抵抗素子40の形成後、マスクパターン201は除去する。
(2)第1基板及び第2基板の形成
続いて、Si基板100の上下を反転させて、第1基板10及び第2基板20を形成する。図7に示すように、Si基板100上にマスクパターン202を形成した後、マスクパターン202の開口部を、ドライエッチングする。この際、マスクパターン202は、上面視において、図1に示す第1基板10に対応する部分が開口部となっている。Si基板100において、ドライエッチングにより薄膜化された部分が第1基板10となる。また、マスクパターン202によって保護されていて、ドライエッチングされなかった部分が、第2基板20となる。第1基板10及び第2基板20の形成後、マスクパターン202は除去する。
続いて、Si基板100の上下を反転させて、第1基板10及び第2基板20を形成する。図7に示すように、Si基板100上にマスクパターン202を形成した後、マスクパターン202の開口部を、ドライエッチングする。この際、マスクパターン202は、上面視において、図1に示す第1基板10に対応する部分が開口部となっている。Si基板100において、ドライエッチングにより薄膜化された部分が第1基板10となる。また、マスクパターン202によって保護されていて、ドライエッチングされなかった部分が、第2基板20となる。第1基板10及び第2基板20の形成後、マスクパターン202は除去する。
(3)感応膜の形成
続いて、Si基板100の上下を再度反転させて、感応膜30を形成する。図8に示すように、感応膜材料を第1基板10上に塗布した後、乾燥させて感応膜30を形成する。
続いて、Si基板100の上下を再度反転させて、感応膜30を形成する。図8に示すように、感応膜材料を第1基板10上に塗布した後、乾燥させて感応膜30を形成する。
(第2の実施形態に係るセンサ素子の製造工程)
次に、本開示の第2の実施形態に係るセンサ素子2の製造工程の一例について説明する。第2の実施形態に係るセンサ素子2の製造工程は、第1の実施形態に係るセンサ素子1の製造工程と、図7に示す工程の前の処理が異なる。第2の実施形態に係るセンサ素子2の製造工程においては、図7に示す処理の前に、図3に示す切欠き部Sの部分が開口しているマスクパターンを用いて、ドライエッチングによりSi基板100における切欠き部Sの部分を打ち抜く。
次に、本開示の第2の実施形態に係るセンサ素子2の製造工程の一例について説明する。第2の実施形態に係るセンサ素子2の製造工程は、第1の実施形態に係るセンサ素子1の製造工程と、図7に示す工程の前の処理が異なる。第2の実施形態に係るセンサ素子2の製造工程においては、図7に示す処理の前に、図3に示す切欠き部Sの部分が開口しているマスクパターンを用いて、ドライエッチングによりSi基板100における切欠き部Sの部分を打ち抜く。
(第3の実施形態に係るセンサ素子の製造工程)
次に、本開示の第3の実施形態に係るセンサ素子3の製造工程の一例について説明する。第3の実施形態に係るセンサ素子3の製造工程は、第1の実施形態に係るセンサ素子1の製造工程と、図7に示す工程の前の処理が異なる。第3の実施形態に係るセンサ素子3の製造工程においては、図7に示す処理の前に、図4に示す切欠き部Sの部分が開口しているマスクパターンを用いて、ドライエッチングによりSi基板100における切欠き部Sの部分を打ち抜く。
次に、本開示の第3の実施形態に係るセンサ素子3の製造工程の一例について説明する。第3の実施形態に係るセンサ素子3の製造工程は、第1の実施形態に係るセンサ素子1の製造工程と、図7に示す工程の前の処理が異なる。第3の実施形態に係るセンサ素子3の製造工程においては、図7に示す処理の前に、図4に示す切欠き部Sの部分が開口しているマスクパターンを用いて、ドライエッチングによりSi基板100における切欠き部Sの部分を打ち抜く。
本開示を諸図面及び実施例に基づき説明してきたが、当業者であれば本開示に基づき種々の変形及び修正を行うことが容易であることに注意されたい。従って、これらの変形及び修正は本発明の範囲に含まれることに留意されたい。例えば、各機能部、各手段等に含まれる機能等は論理的に矛盾しないように再配置可能であり、複数の機能部等を1つに組み合わせたり、或いは分割したりすることが可能である。また、上述した本開示の各実施形態は、それぞれ説明した各実施形態に忠実に実施することに限定されるものではなく、適宜、各特徴を組み合わせたり、一部を省略したりして実施することもできる。
例えば、第1~第3の実施形態では、センサ素子1~3が4個のピエゾ抵抗素子40を備える構成を示しているが、センサ素子1~3が備えるピエゾ抵抗素子40の個数は4個に限られない。センサ素子1~3は、検出対象となる物質を検出可能な任意の個数のピエゾ抵抗素子40を備えていればよい。
また、第1基板10、10a又は10bに生じる応力を検出する検出部として、ピエゾ抵抗素子40の代わりに、他の検出素子を用いてもよい。
また、第1~第3の実施形態では、感応膜30が第1基板10、10a又は10bの上面に配置されているが、感応膜30は、第1基板10、10a又は10bの下面に配置されてもよいし、上面と下面の両方に配置されてもよい。

- 第1基板と、
前記第1基板上に配置された検出部と、
前記第1基板を囲むとともに、前記第1基板を支持する第2基板と、を備え、
前記第2基板は、前記第1基板よりも厚く、
前記第2基板は、前記第1基板に接続された接続部と、前記第1基板に接続されていない非接続部とを有し、
前記検出部は、前記接続部の近傍に位置する、センサ素子。 - 請求項1に記載のセンサ素子において、
前記第2基板の前記接続部は、前記第1基板側に張り出した凸部として構成される、センサ素子。 - 請求項2に記載のセンサ素子において、
前記第1基板は、側面の一部が凹んだ凹部を有し、
前記第2基板の前記凸部は、前記第1基板の前記凹部内に位置する、センサ素子。 - 請求項3に記載のセンサ素子において、
上面視において、前記凹部の側面と、前記凸部の側面との間には隙間がある、センサ素子。 - 第1基板と、
