Description

切断加工方法
 本発明は、切断加工方法に関し、特に、板状の加工対象物を切断予定ラインに沿って切断するための切断加工方法に関するものである。
 従来、板状の加工対象物に集光点を合わせてレーザ光が照射されることにより改質領域が形成された後に、改質領域にエッチング処理が施される加工方法が知られている。この加工方法は、例えば、特開2004-359475号公報(特許文献1)に記載されている。この公報に記載された加工方法では、改質領域に施されるエッチング処理として、ウェットエッチング処理が用いられている。

 上記公報に記載された加工方法を用いて半導体基板などの加工対象物を切断する切断加工方法が考えられる。加工対象物としての半導体基板から形成されるチップのサイズが小さい場合、ウェットエッチング処理よりも微細加工が可能なドライエッチング処理が好適である。改質領域に施されるエッチング処理として、一般的なドライエッチング処理が用いられた場合、切断予定ラインに沿って形成される溝の幅が狭くなるため、溝にエッチングガスが入り込みにくい。したがって、溝を形成する速度が小さいという問題がある。
 本発明は上記課題に鑑みてなされたものであり、その目的は、切断予定ラインに沿って溝を形成する速度を大きくすることができる切断加工方法を提供することである。
 本発明の切断加工方法は、板状の加工対象物を切断予定ラインに沿って切断するためのものである。切断加工方法は、加工対象物に集光点を合わせてレーザ光を照射することにより、切断予定ラインに沿って加工対象物に改質領域を形成する工程と、加工対象物に改質領域を形成した後に、切断予定ラインに沿って加工対象物に溝を形成する工程とを備えている。溝を形成する工程では、加工対象物の表面から裏面に向かって第1のドライエッチング処理が施される。第1のドライエッチング処理の後に、加工対象物が第1のドライエッチング処理時よりも減圧の雰囲気下に置かれる第1の減圧処理が施される。第1の減圧処理の後に、加工対象物の表面から裏面に向かって第2のドライエッチング処理が施される。
 本発明の切断加工方法によれば、切断予定ラインに沿って溝を形成する速度を大きくすることができる。

 以下、本発明の実施の形態に係る切断加工方法について図を参照して説明する。なお、特に説明しない限り、同一の要素については同一の符号を付し、その説明を繰り返さない。
 図1および図2を参照して、本発明の実施の形態に係る切断加工方法の加工対象物1が準備される。図1および図2に示されるように、加工対象物1は、例えば、半導体基板である。以下、加工対象物1が半導体基板の場合について説明する。
 加工対象物1としての半導体基板は略円板状に構成されている。加工対象物(半導体基板)1の外周にはオリエンテーションフラット2が設けられている。加工対象物(半導体基板)1は、例えば、シリコン(Si)ウェハ等である。
 加工対象物(半導体基板)1の表面3に複数の機能素子(図示せず)が設けられている。つまり、加工対象物(半導体基板)1は、基板本体と、基板本体の表面に配置された複数の機能素子とを含んでいる。機能素子は、例えば、結晶成長により形成された半導体動作層、フォトダイオード等の受光素子、レーザダイオード等の発光素子、或いは回路として形成された回路素子等である。機能素子は、半導体基板のオリエンテーションフラット2に平行な方向及び垂直な方向にマトリックス状に複数設けられている。
 続いて、図3~図10を参照して、本発明の実施の形態に係る切断加工方法における改質領域の形成について説明する。まず、改質領域の形成に用いられるレーザ加工装置100について説明する。
 図3に示されるように、レーザ加工装置100は、レーザ光(加工用レーザ光)Lをパルス発振するレーザ光源101と、レーザ光Lの光軸の向きを90°変えるように配置されたダイクロイックミラー103と、レーザ光Lを集光するための集光用レンズ105と、を備えている。また、レーザ加工装置100は、集光用レンズ105で集光されたレーザ光Lが照射される加工対象物(半導体基板)1を支持するための支持台107と、支持台107をX、Y、Z軸方向に移動させるためのステージ111と、レーザ光Lの出力やパルス幅等を調節するためにレーザ光源101を制御するレーザ光源制御部102と、ステージ111の移動を制御するステージ制御部115とを備えている。
 このレーザ加工装置100においては、レーザ光源101から出射されたレーザ光Lは、ダイクロイックミラー103によってその光軸の向きを90°変えられ、支持台107上に載置された加工対象物(半導体基板)1の内部に集光用レンズ105によって集光される。これと共に、ステージ111が移動させられ、加工対象物(半導体基板)1がレーザ光Lに対して切断予定ラインに沿って相対移動させられる。これにより、切断予定ライン5に沿って、切断の起点となる改質領域が加工対象物(半導体基板)1に形成されることとなる。以下、この改質領域について詳細に説明する。
 図4に示されるように、板状の加工対象物(半導体基板)1には、加工対象物(半導体基板)1を切断するための切断予定ライン5が設定されている。切断予定ライン5は、直線状に延びた仮想線である。加工対象物1の内部に改質領域を形成する場合、図5に示されるように、加工対象物(半導体基板)1の内部に集光点Pを合わせた状態で、レーザ光Lを切断予定ライン5に沿って(すなわち、図4の矢印A方向に)相対的に移動させる。これにより、図6~図8に示されるように、改質領域7が切断予定ライン5に沿って加工対象物(半導体基板)1の内部に形成され、切断予定ライン5に沿って形成された改質領域7が切断起点領域8となる。
 なお、集光点Pとは、レーザ光Lが集光する箇所のことである。また、切断予定ライン5は、直線状に限らず曲線状であってもよいし、仮想線に限らず加工対象物1の表面3に実際に引かれた線であってもよい。また、改質領域7は、連続的に形成される場合もあるし、断続的に形成される場合もある。また、改質領域7は少なくとも加工対象物1の内部に形成されていればよい。また、改質領域7を起点に亀裂が形成される場合があり、亀裂及び改質領域7は、加工対象物1の外表面(表面、裏面、若しくは外周面)に露出していてもよい。
 改質領域7は、密度、屈折率、機械的強度やその他の物理的特性が周囲とは異なる状態になった領域をいう。例えば、溶融処理領域、クラック領域、絶縁破壊領域、屈折率変化領域等があり、これらが混在した領域もある。
 再び、図3を参照して、加工対象物(半導体基板)1がレーザ加工装置100の支持台107上に固定される。そして、加工対象物(半導体基板)1の表面3をレーザ光入射面として加工対象物(半導体基板)1の内部に集光点Pを合わせてレーザ光Lが照射され、支持台107の移動によって、隣り合う機能素子間を通るように格子状に設定された切断予定ライン5に沿って集光点Pがスキャンされる。また、切断予定ライン5上において、加工対象物(半導体基板)1の厚み方向に沿って集光点Pがスキャンされる。
 これにより、図9に示されるように、加工対象物(半導体基板)1に改質領域7が格子状に形成される。また、図10に示されるように加工対象物(半導体基板)1の内部において、加工対象物(半導体基板)1の表面3側から裏面4側に向かって改質領域7が形成される。つまり、加工対象物(半導体基板)1の厚み方向に改質領域7が形成される。
 加工対象物(半導体基板)1の表面側の改質領域7の形成状態と、裏面側の改質領域7の形成状態とが略同一となるように改質領域7が形成されてもよい。この場合、加工対象物(半導体基板)1の厚み方向において、加工対象物(半導体基板)1の中央から表面3までの改質領域7の形成状態と、当該中央から裏面4までの改質領域7の形成状態とが略同一となっている。つまり、改質領域7は、加工対象物(半導体基板)1の厚み方向において、当該中央に対して対称に形成されている。
 続いて、図11~図19を参照して、本発明の実施の形態に係る切断加工方法における溝9の形成について説明する。まず、溝9の形成に用いられるエッチング処理装置200について説明する。
 図11に示されるように、エッチング処理装置200は、チャンバー201と、ステージ202と、圧力計203と、温度計204と、弁205と、真空ポンプ206と、弁207と、弁208と、流量コントローラー209と、第1のガス供給装置210と、弁211と、流量コントローラー212と、第2のガス供給装置213とを備えている。
 エッチング処理装置200において、チャンバー201は、改質領域7が形成された加工対象物(半導体基板)1を収容するように構成されている。チャンバー201内に配置されたステージ202に加工対象物(半導体基板)1が載置される。ステージ202は温度を調整可能に構成されている。ステージ202に加工対象物(半導体基板)1が載置された状態でステージ202が加熱されることにより、加工対象物(半導体基板)1はステージ202と温度が等しくなるように加熱される。
 チャンバー201には、チャンバー201内の圧力を測定するための圧力計203が接続されている。ステージ202にはステージ202の温度に基づいて加工対象物1の温度を測定するための温度計204が接続されている。温度計204は、ステージ202に接続されており、ステージ202の温度を測定することによりステージ202と同じ温度に加熱された加工対象物(半導体基板)1の温度を測定する。チャンバー201には、弁205を介して真空ポンプ206が配管により接続されている。真空ポンプ206は、例えばターボ分子ポンプ、メカニカルブースターポンプなどである。
 チャンバー201には、弁207、弁208、流量コントローラー209を介して第1のガス供給装置210が配管により接続されている。第1のガス供給装置210は、第1のエッチングガスを供給可能に構成されている。また、チャンバー201には、弁207、弁211、流量コントローラー212を介して第2のガス供給装置213が配管により接続されている。第2のガス供給装置213は第2のエッチングガスを供給可能に構成されている。第2のエッチングガスは、第1のエッチングガスと同じエッチングガスであってもよく、違うエッチングガスであってもよい。弁205、弁207、弁208、弁211は、例えば電子調整弁などである。流量コントローラー209、212は、例えばマスフローメータなどである。
 なお、図11では、エッチング処理装置200は、第1のガス供給装置210の他に第2のガス供給装置213を備えているが、第1のガス供給装置210のみを備えていてもよい。つまり、エッチング処理装置200は、1つのガス供給装置のみを備えていてもよい。また、エッチング処理装置200は、3つ以上のガス供給装置を備えていてもよい。
 図12および図13に示されるように、エッチング処理装置200において、加工対象物(半導体基板)1の表面3から裏面4に向かってのドライエッチング処理が施される。ドライエッチング処理は、例えば、六フッ化硫黄(SF)、八フッ化シクロブタン(C)及び酸素(O)の混合ガスを用いた異方性のドライエッチング処理である。これにより、加工対象物(半導体基板)1の表面3がエッチングされる。このとき、加工対象物(半導体基板)1においては、例えば単結晶シリコンである非改質領域のエッチングレートよりも、例えば多結晶シリコンである改質領域7のエッチングレートのほうが高いため、切断予定ライン5に沿って加工対象物(半導体基板)1の表面3に溝9が形成される。なお、ドライエッチング処理は、機能素子上に例えばフォトレジストが形成された状態で施されてもよい。このフォトレジストはドライエッチング処理の終了時に除去される。
 また、加工対象物(半導体基板)1がドライエッチング処理時よりも減圧の雰囲気下に置かれる減圧処理が施される。減圧処理では、真空ポンプ206が稼働することによりチャンバー201内が真空にされる。つまり、減圧処理では、チャンバー201内が真空引きされる。ドライエッチング処理による反応済み潜在反応副成物が真空ポンプ206を介して配管を通じて排出される。
 さらに、図14~図19を参照して、溝9の形成について詳しく説明する。図14~図19は、図10および図13における一点鎖線で囲まれた領域Aに対応している。
 図14に示されるように、加工対象物(半導体基板)1に改質領域7が形成された後に、図4に示される切断予定ライン5に沿って加工対象物(半導体基板)1に溝9が形成される。図15に示されるように、加工対象物(半導体基板)1に対し、加工対象物(半導体基板)1の表面3から裏面4に向かって第1のドライエッチング処理が施される。第1のドライエッチング処理によって、加工対象物(半導体基板)1の表面3がエッチングされる。さらに、加工対象物(半導体基板)1の表面3から裏面4に向かって改質領域7の途中まで溝9が形成される。
 図16に示されるように、第1のドライエッチング処理の後に、第1の減圧処理が施される。第1の減圧処理では、加工対象物(半導体基板)1が第1のドライエッチング処理時よりも減圧の雰囲気下に置かれる。これにより、図11に示されるチャンバー201内から第1のドライエッチング処理時の反応済み潜在反応副生成物が除去される。このため、第1のドライエッチング処理により形成された溝9内に残留した反応済み潜在反応副生成物が溝9内から除去される。
 図17に示されるように、第1の減圧処理の後に、加工対象物(半導体基板)1の表面3から裏面4に向かって第2のドライエッチング処理が施される。第2のドライエッチング処理によって、加工対象物(半導体基板)1の表面3がエッチングされる。さらに、加工対象物(半導体基板)1の表面3から裏面4に向かって改質領域7の最後まで溝9が形成される。なお、第2のドライエッチング処理では、第1のドライエッチング処理よりもエッチング処理の時間を長くしてもよい。また、第2のドライエッチング処理では、第1のドライエッチング処理よりもエッチング処理の圧力を高くしてもよい。これらにより、第1のドライエッチング処理により形成された溝にエッチングガスを十分に入れることができる。
 図18に示されるように、第2のドライエッチング処理の後に、第2の減圧処理が施される。第2の減圧処理では、加工対象物1が第2のドライエッチング処理時よりも減圧の雰囲気下に置かれる。これにより、第2のドライエッチング処理時の反応済み潜在反応副成物が除去される。
 図19に示されるように、第2の減圧処理の後に、加工対象物(半導体基板)1の表面3から裏面4に向かって第3のドライエッチング処理が施される。第3のドライエッチング処理によって、加工対象物(半導体基板)1の表面3がエッチングされる。さらに、溝9が加工対象物1の表面3から裏面4に至るように形成される。このようにして、改質領域7に沿って加工対象物(半導体基板)1は切断される。なお、第2のドライエッチング処理により加工対象物(半導体基板)1の表面3から裏面4に至るように溝9が形成されてもよい。また、図12および図13では、切断された加工対象物(半導体基板)1からなる各チップ間距離が略ゼロとなる状態が示されている。
 次に、図20および図21を参照して、切断された加工対象物(半導体基板)1は各チップに分割される。つまり、各チップ間距離が広げられる。図20および図21では、各チップ間距離が一定以上に保たれた状態が示されている。なお、各チップ間距離は次の工程に適した距離であればよい。
 また、上記においては、第1~第3のドライエッチング処理にわたって3回のドライエッチング処理が施され、第1~第2の減圧処理にわたって2回の減圧処理が施された場合について説明したが、本発明の実施の形態に係る切断加工方法においては、これらの回数に限定されない。ドライエッチング処理の回数は複数(2回以上)であればよく、減圧処理の回数は単数(1回)および複数(2回以上)のいずれかであればよい。
 図22を参照して、4回以上のドライエッチング処理が施され、3回以上の減圧処理が施される場合として、n回のドライエッチング処理が施され、n-1回の減圧処理が施される場合について説明する。ここでのnは4以上の整数を意味している。
 まず、改質領域を形成する工程が行われる(ステップS1)。改質領域が形成された後に溝を形成する工程が行われる(ステップS2)。溝を形成する工程においては、第1のドライエッチング処理(ステップS21)、第1の減圧処理(ステップS22)、第2のドライエッチング処理(ステップS23)、第2の減圧処理(S24)、第3のドライエッチング処理(ステップS25)が順次施される。その後、第n-2の減圧処理(ステップS26)、第n-1のドライエッチング処理(ステップS27)、第n-1の減圧処理(ステップS28)、第nのドライエッチング処理(ステップS29)が順次施される。各減圧処理においては各減圧処理の直前のドライエッチング処理よりも減圧の雰囲気下に加工対象物が置かれる。加工対象物の表面から裏面に至るまで溝が形成されると、加工対象物は切断される(ステップS30)。
 次に、本発明の実施の形態に係る切断加工方法におけるドライエッチング処理に用いられるエッチングガスについて詳細に説明する。
 第1のドライエッチング処理および第2のドライエッチング処理のそれぞれにハロゲン系エッチングガスが用いられてもよい。また、第1~第nのドライエッチング処理のそれぞれにハロゲン系エッチングガスが用いられてもよい。ハロゲン系エッチングガスは、それぞれ三フッ化塩素(ClF)、三フッ化窒素(NF)、六フッ化硫黄(SF)、フッ素(F)、塩素(Cl)、臭化水素(HBr)、四フッ化炭素(CF)、八フッ化シクロブタン(C)、三フッ化メタン(CHF)、三塩化ホウ素(BCl)の少なくともいずれかを含んでいてもよい。つまり、ハロゲン系エッチングガスは、これらの材料を用いた単独ガスおよび混合ガスのいずれでもよい。ハロゲン系エッチングガスは、例えば、八フッ化シクロブタン(C)、酸素(O)の混合ガスであってもよい。
 次に、本発明の実施の形態に係る切断加工方法の作用効果について説明する。
 本発明の実施の形態に係る切断加工方法によれば、加工対象物(半導体基板)1に改質領域7が形成された後に、切断予定ライン5に沿って加工対象物(半導体基板)1に溝9が形成される。溝9を形成する工程では、非改質領域のエッチングレートよりも改質領域7のエッチングレートのほうが高いことを利用して、第1のドライエッチング処理が施されることにより、切断予定ライン5に沿って加工対象物(半導体基板)1に溝9が形成される。第1のドライエッチング処理の後に、第1の減圧処理が施されることにより、反応済み滞在反応副生成物が排出される。第1の減圧処理の後に、第2のドライエッチング処理が施されることにより、第1のドライエッチング処理で形成された溝9にエッチングガスが入り込みやすくなる。これにより、第2のドライエッチング処理のエッチング速度を向上させることができる。
 すなわち、改質領域7が形成された後に一般的なドライエッチング処理が施された場合には、チャンバー内の圧力が一定に維持されるため、反応済み滞在反応副生成物によりエッチング速度が低下する。これに対して、本発明の実施の形態に係る切断加工方法においては、第1のドライエッチング処理が施されることにより生成された反応済み滞在反応副生成物が第1の減圧処理が施されることにより溝9およびチャンバー201内から排出された後に第2のドライエッチング処理が施されるため第1のドライエッチング処理で形成された溝9にエッチングガスが入り込みやすくなるため、一般的なドライエッチング処理が施された場合よりもエッチング速度を向上させることができる。
 本発明の実施の形態に係る切断加工方法によれば、溝9を形成する工程では、溝9が加工対象物1の表面から裏面に至るように形成されることにより、切断予定ライン5に沿って加工対象物1が切断されてもよい。エッチング速度を向上させることができるため、加工対象物1を速やかに切断することができる。
 本発明の実施の形態に係る切断加工方法によれば、溝9を形成する工程では、第2のドライエッチング処理の後に、第2の減圧処理が施されることにより、反応済み滞在反応副生成物が排出される。第2の減圧処理の後に、第3のドライエッチング処理が施されることにより、第2のドライエッチング処理で形成された溝9にエッチングガスが入り込みやすくなる。また、ドライエッチング処理、減圧処理、ドライエッチング処理のサイクルを複数回にわたって実施することにより溝9を形成することができる。したがって、エッチング速度をさらに向上させることができる。
 本発明の実施の形態に係る切断加工方法によれば、第1のドライエッチング処理および第2のドライエッチング処理のそれぞれにハロゲン系エッチングガスを用いることができる。
 本発明の実施の形態に係る切断加工方法によれば、ハロゲン系エッチングガスとして、それぞれ三フッ化塩素(ClF)、三フッ化窒素(NF)、六フッ化硫黄(SF)、フッ素(F)、塩素(Cl)、臭化水素(HBr)、四フッ化炭素(CF)、八フッ化シクロブタン(C)、三フッ化メタン(CHF)、三塩化ホウ素(BCl)の少なくともいずれかを用いることができる。
 本発明の実施の形態に係る切断加工方法によれば、加工対象物1に改質領域7を形成する工程では、表面側の改質領域7の形成状態と、裏面側の改質領域7の形成状態とが略同一となるように改質領域7が形成されてもよい。これにより、加工対象物1の表面側および裏面側から改質領域7を均等にエッチングすることができる。
 次に、本発明の実施の形態に係る切断加工方法における各種変形例について説明する。まず、本発明の実施の形態に係る切断加工方法における第1の変形例について説明する。第1の変形例として、図23および図24を参照して、加工対象物(半導体基板)1の切断予定ライン上にTEG(Test Element Group)10が形成される場合がある。この場合には、TEG10の材料として、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかが用いられることがある。つまり、この場合には、加工対象物(半導体基板)1は、基板本体、機能素子(図示せず)およびTEG10を含んでいる。
 したがって、加工対象物1の材料は、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかを含んでいる場合がある。この場合、溝9を形成する工程では、ハロゲン系エッチングガスとしてプラズマレスの三フッ化塩素(ClF)ガスが用いられ、10Pa以上90kPa(abs)以下の圧力および材料の各フッ化物の沸点以上200℃未満の温度で、第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。再び図11を参照して、この圧力はチャンバー201内の圧力である。この温度は加工対象物1の温度である。
 圧力が10Pa未満の場合にはエッチングの反応速度が遅くなることによりエッチング速度が遅くなるため、圧力は10Pa以上とされる。また、真空ポンプ206を用いて圧力を10Pa未満にするには時間がかかるため、圧力は10Pa以上とされる。また、圧力が10Pa未満とされても溝9から排出される反応済み潜在反応副生成物の量は圧力が10Paとされた場合と略変化しないため、圧力は10Pa以上とされる。また、ターボ分子ポンプではなくメカニカルブースターポンプを用いて圧力を10Paにすることができるため、圧力は10Pa以上とされる。また、真空装置では圧力を90kPaよりも上げることは困難であるため、圧力は90kPa以下とされる。プラズマレスの三フッ化塩素(ClF)ガスでは、10Pa以上90kPa(abs)以下の圧力の範囲にわたってエッチングすることができる。このため、圧力の範囲は10Pa以上90kPa(abs)以下とされる。三フッ化塩素(ClF)ガスは、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)をエッチングすることができる。このため、加工対象物1の材料として珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)が用いられる。加工対象物1の材料の各フッ化物の沸点以上にすることで、各材料におけるエッチング速度が確保することができるため、温度が材料の各フッ化物の沸点以上とされる。加工対象物1に形成されたデバイスをダイシングする際の最高温度は200℃であるため、温度は200℃未満とされる。
 本発明の実施の形態に係る切断加工方法における第1の変形例では、加工対象物1の材料は、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかを含んでいてもよい。この場合、溝9を形成する工程では、ハロゲン系エッチングガスとしてプラズマレスの三フッ化塩素(ClF)ガスが用いられ、10Pa以上90kPa(abs)以下の圧力および材料の各フッ化物の沸点以上200℃未満の温度で、第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。これにより、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかを含む加工対象物1をエッチングすることできる。
 続いて、本発明の実施の形態に係る切断加工方法における第2の変形例について説明する。第2の変形例として、加工対象物の切断予定ライン上に絶縁膜が形成される場合がある。この場合、絶縁膜の材料として、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかが用いられることがある。なお、SiNxは、SiN化合物を構成している原子数の比(組成)が化学式どおりに存在しているSiを中心にして組成比(x)に幅を有している。xの値は、例えば1.0以上1.5以下であってもよい。この場合には、加工対象物(半導体基板)は、基板本体、機能素子および絶縁膜を含んでいる。
 したがって、加工対象物の材料は、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかを含んでいる場合がある。この場合、溝を形成する工程では、ハロゲン系エッチングガスに無水フッ化水素(HF)が添加された状態で第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。ハロゲン系エッチングガスに無水フッ化水素(HF)が添加されたエッチングガスは、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)をエッチングすることができる。このため、エッチングガスはハロゲン系エッチングガスに無水フッ化水素(HF)が添加された状態とされる。
 本発明の実施の形態に係る切断加工方法における第2の変形例では、加工対象物の材料は、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかを含んでいてもよい。この場合、溝を形成する工程では、ハロゲン系エッチングガスに無水フッ化水素(HF)が添加された状態で第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。これにより、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかを含む加工対象物1をエッチングすることできる。
 なお、上記の本発明の実施の形態に係る切断加工方法における第1の変形例および第2の変形例でのプラズマレスでの複数のドライエッチング処理においては、各ドライエッチング処理の直前の減圧処理に比べて、ガス分子の体積密度が10倍以上10000倍以下の範囲で変化されてもよい。
 続いて、本発明の実施の形態に係る切断加工方法における第3の変形例について説明する。第3の変形例として、加工対象物の切断予定ライン上にTEGおよび絶縁膜が形成される場合がある。この場合、TEGの材料として、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかが用いられ、絶縁膜の材料として、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかが用いられることがある。
 したがって、加工対象物の材料は、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかを含んでいる場合がある。この場合、溝を形成する工程では、エッチングガスとしてプラズマの四フッ化炭素(CF)、六フッ化硫黄(SF)、三フッ化メタン(CHF)、フッ化水素(HF)、酸素(O)の少なくともいずれかが用いられ、10Pa以上0.8kPa(abs)以下の圧力および200℃未満の温度で、第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。この圧力はチャンバー内の圧力である。この温度は加工対象物の温度である。
 プラズマの四フッ化炭素(CF)、六フッ化硫黄(SF)、三フッ化メタン(CHF)、フッ化水素(HF)、酸素(O)は、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)をエッチングすることができる。このため、加工対象物の材料として珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)が用いられる。リモートプラズマの最高出力における圧力が0.8KPaであるため、圧力は0.8kPa(abs)以下とされる。
 本発明の実施の形態に係る切断加工方法における第3の変形例では、加工対象物の材料は、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかを含んでいてもよい。この場合、溝を形成する工程は、エッチングガスとしてプラズマの四フッ化炭素(CF)、六フッ化硫黄(SF)、三フッ化メタン(CHF)、フッ化水素(HF)、酸素(O)の少なくともいずれかが用いられ、10Pa以上0.8kPa(abs)以下の圧力および200℃未満の温度で、第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。これにより、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)、二酸化珪素(SiO)、窒酸化珪素(SiON)および窒化珪素(SiNx)の少なくともいずれかを含む加工対象物をエッチングすることができる。
 続いて、本発明の実施の形態に係る切断加工方法における第4の変形例について説明する。第4の変形例として、加工対象物の切断予定ライン上にアルミニウム膜およびTEGが形成される場合がある。この場合、アルミニウム膜の材料として、アルミニウム(Al)が用いられ、TEGの材料として、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかが用いられることがある。
 したがって、加工対象物の材料は、アルミニウム(Al)、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかを含んでいる場合がある。この場合、溝を形成する工程は、エッチングガスとしてプラズマの塩素(Cl)、臭化水素(HBr)、塩化水素(HCl)、三塩化ホウ素(BCl)の少なくともいずれかが用いられ、10Pa以上0.8kPa(abs)以下の圧力および200℃未満の温度で、第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。この圧力はチャンバー内の圧力である。この温度は加工対象物の温度である。
 プラズマの塩素(Cl)、臭化水素(HBr)、塩化水素(HCl)、三塩化ホウ素(BCl)は、アルミニウム(Al)、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)をエッチングすることができる。このため、加工対象物の材料としてアルミニウム(Al)、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)が用いられる。
 本発明の実施の形態に係る切断加工方法における第4の変形例では、加工対象物の材料は、アルミニウム(Al)、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかを含んでいる。溝を形成する工程は、エッチングガスとしてプラズマの塩素(Cl)、臭化水素(HBr)、塩化水素(HCl)、三塩化ホウ素(BCl)の少なくともいずれかが用いられ、10Pa以上0.8kPa(abs)以下の圧力および200℃未満の温度で、第1のドライエッチング処理および第2のドライエッチング処理が施されてもよい。これにより、アルミニウム(Al)、珪素(Si)、タングステン(W)、チタン(Ti)、窒化チタン(TiN)およびモリブデン(Mo)の少なくともいずれかを含む加工対象物をエッチングすることができる。
 なお、上記の本発明の実施の形態に係る切断加工方法における第3の変形例および第4の変形例でのプラズマ放電での複数のドライエッチング処理においては、各ドライエッチング処理の直前の減圧処理に比べて、圧力の変動が10%以上100%以下の範囲に変化されてもよい。
 また、ガス放電空間と基板設置空間を放電用圧力制御バルブで区切ったダウンストリームプラズマ処理の場合には、ガス放電空間の圧力が一定に維持されたまま、基板設置空間の圧力が放電圧力の1/10以上1/10000以下の範囲に変化されてもよい。
 今回開示された実施の形態はすべての点で例示であって制限的なものではないと考えられるべきである。本発明の範囲は上記した説明ではなくて請求の範囲によって示され、請求の範囲と均等の意味および範囲内でのすべての変更が含まれることが意図される。

Claims (10)

  1.  板状の加工対象物を切断予定ラインに沿って切断するための切断加工方法であって、
     前記加工対象物に集光点を合わせてレーザ光を照射することにより、前記切断予定ラインに沿って前記加工対象物に改質領域を形成する工程と、
     前記加工対象物に前記改質領域を形成した後に、前記切断予定ラインに沿って前記加工対象物に溝を形成する工程とを備え、
     前記溝を形成する工程では、
     前記加工対象物の表面から裏面に向かって第1のドライエッチング処理が施され、
     前記第1のドライエッチング処理の後に、前記加工対象物が前記第1のドライエッチング処理時よりも減圧の雰囲気下に置かれる第1の減圧処理が施され、
     前記第1の減圧処理の後に、前記加工対象物の前記表面から前記裏面に向かって第2のドライエッチング処理が施される、切断加工方法。
  2.  前記溝を形成する工程では、前記溝が前記加工対象物の前記表面から前記裏面に至るように形成されることにより、前記切断予定ラインに沿って前記加工対象物が切断される、請求項1に記載の切断加工方法。
  3.  前記溝を形成する工程では、
     前記第2のドライエッチング処理の後に、前記加工対象物が前記第2のドライエッチング処理時よりも減圧の雰囲気下に置かれる第2の減圧処理が施され、
     前記第2の減圧処理の後に、前記加工対象物の前記表面から前記裏面に向かって第3のドライエッチング処理が施される、請求項1または2に記載の切断加工方法。
  4.  前記溝を形成する工程では、前記第1のドライエッチング処理および前記第2のドライエッチング処理のそれぞれにハロゲン系エッチングガスが用いられる、請求項1~3のいずれか1項に記載の切断加工方法。
  5.  前記ハロゲン系エッチングガスは、それぞれ三フッ化塩素、三フッ化窒素、六フッ化硫黄、フッ素、塩素、臭化水素、四フッ化炭素、八フッ化シクロブタン、三フッ化メタン、三塩化ホウ素の少なくともいずれかを含む、請求項4に記載の切断加工方法。
  6.  前記加工対象物の材料は、珪素、タングステン、チタン、窒化チタンおよびモリブデンの少なくともいずれかを含み、
     前記溝を形成する工程では、前記ハロゲン系エッチングガスとしてプラズマレスの三フッ化塩素ガスが用いられ、10Pa以上90kPa(abs)以下の圧力および上記材料の各フッ化物の沸点以上200℃未満の温度で、前記第1のドライエッチング処理および前記第2のドライエッチング処理が施される、請求項5に記載の切断加工方法。
  7.  前記加工対象物の材料は、二酸化珪素、窒酸化珪素および窒化珪素の少なくともいずれかを含み、
     前記溝を形成する工程では、前記ハロゲン系エッチングガスに無水フッ化水素が添加された状態で前記第1のドライエッチング処理および前記第2のドライエッチング処理が施される、請求項6に記載の切断加工方法。
  8.  前記加工対象物の材料は、珪素、タングステン、チタン、窒化チタンおよびモリブデン、二酸化珪素、窒酸化珪素および窒化珪素の少なくともいずれかを含み、
     前記溝を形成する工程は、エッチングガスとしてプラズマの四フッ化炭素、六フッ化硫黄、三フッ化メタン、フッ化水素、酸素の少なくともいずれかが用いられ、10Pa以上0.8kPa(abs)以下の圧力および200℃未満の温度で、前記第1のドライエッチング処理および前記第2のドライエッチング処理が施される、請求項1に記載の切断加工方法。
  9.  前記加工対象物の材料は、アルミニウム、珪素、タングステン、チタン、窒化チタンおよびモリブデンの少なくともいずれかを含み、
     前記溝を形成する工程は、エッチングガスとしてプラズマの塩素、臭化水素、塩化水素、三塩化ホウ素の少なくともいずれかが用いられ、10Pa以上0.8kPa(abs)以下の圧力および200℃未満の温度で、前記第1のドライエッチング処理および前記第2のドライエッチング処理が施される、請求項1に記載の切断加工方法。
  10.  前記加工対象物に前記改質領域を形成する工程では、前記表面側の前記改質領域の形成状態と、前記裏面側の前記改質領域の形成状態とが略同一となるように前記改質領域が形成される、請求項1~9のいずれか1項に記載の切断加工方法。
