Abstract
본 발명은 다공성 기재의 표면 코팅 장치 및 방법에 관한 것으로, 본 발명의 일 측면에 따르면, 제1 면 및 상기 제1 면의 반대방향의 제2 면을 갖는 다공성 기재의 표면을 코팅하기 위한 장치로서, 다공성 기재의 제1 면에 소스 가스를 공급하기 위한 제1 공급부; 다공성 기재의 제1 면에서 제2 면을 향하는 방향으로 다공성 기재 내부에 기류를 발생시키기 위한 제1 펌핑부; 다공성 기재의 제2 면에 소스 가스를 공급하기 위한 제2 공급부; 다공성 기재의 제2 면에서 제1 면을 향하는 방향으로 다공성 기재 내부에 기류를 발생시키기 위한 제2 펌핑부; 및 기재를 이송시키기 위한 기재 캐리어를 포함하는, 다공성 기재의 표면 코팅 장치가 제공된다.
Description
본 발명은 다공성 기재의 표면 코팅 장치 및 방법에 관한 것이다.
본 출원은 2017년 7월 12일자 한국 특허 출원 제10-2017-0088402호에 기초한 우선권의 이익을 주장하며, 해당 한국 특허 출원의 문헌에 개시된 모든 내용은 본 명세서의 일부로서 포함된다.
기재 상에 막을 형성하는 방법으로, 예를 들어 원자층 증착 방법이 있다.
원자층 증착(ALD: Atomic Layer Deposition)은, 통상적으로 기상(gas phase)인 화학물질의 순차적인 사용에 기반하여 기재 상에 막을 형성하는 기술로서, 다양한 분야에 적용되고 있다.
도 1은 일반적인 원자층 증착 장치(1)를 나타내는 개략도이며, 특히 공간분할 방식의 원자층 증착 장치(1)를 나타낸다.
원자층 증착장치(1)는 복수 개의 공급 포트(11, 12, 13)을 갖는 가스 분배 플레이트(10) 및 기재(20)을 이송하기 위한 이송장치를 포함한다. 상기 가스 분배 플레이트(10)는 기재(20) 상에 하나 이상의 전구체 가스(precursor A, B)('소스 가스'라고도 함)를 공급하기 위한 전구체 가스 공급 포트(11, 12) 및 불활성 가스 등의 퍼지(purge) 가스를 공급하기 위한 퍼지 가스 공급 포트(13)를 갖는다.
또한, 원자층 증착 방법은 높은 도포성으로 인해, 다공성 기재의 기공의 표면 코팅에 유리하다. 그러나 다공성 기재가 두꺼워지는 경우, 기공 내부로의 소스 가스 공급 및 확산, 반응 부산물의 퍼지(purge) 및 제거가 원활하지 않아 균일한 코팅이 어려워진다.
구체적으로, 다공성 기재의 기공 크기, 종횡비 혹은 표면 특성에 따라 기공 내부로의 가스 공급 또는 확산이 원활하지 않을 수 있고, 이에 따라 다공성 기재의 깊이방향(두께 방향)을 따라 증착 두께 및 조성의 불균일이 발생할 수 있다.
본 발명은 다공성 기재의 표면을 균일하게 코팅할 수 있는 다공성 기재의 표면 코팅 장치 및 방법을 제공하는 것을 해결하고자 하는 과제로 한다.
상기한 과제를 해결하기 위하여, 본 발명의 일 측면에 따르면, 제1 면 및 상기 제1 면의 반대방향의 제2 면을 갖는 다공성 기재의 표면을 코팅하기 위한 장치로서, 다공성 기재의 제1 면에 소스 가스를 공급하기 위한 제1 공급부; 다공성 기재의 제1 면에서 제2 면을 향하는 방향으로 다공성 기재 내부에 기류를 발생시키기 위한 제1 펌핑부; 다공성 기재의 제2 면에 소스 가스를 공급하기 위한 제2 공급부; 다공성 기재의 제2 면에서 제1 면을 향하는 방향으로 다공성 기재 내부에 기류를 발생시키기 위한 제2 펌핑부; 및 기재를 이송시키기 위한 기재 캐리어를 포함하는, 다공성 기재의 표면 코팅 장치가 제공된다.
또한, 제1 공급부 및 제1 펌핑부는 기재를 기준으로 마주하도록 배치될 수 있다.
또한, 제2 공급부 및 제2 펌핑부는 기재를 기준으로 마주하도록 배치될 수 있다.
또한, 제1 공급부 및 제2 펌핑부는 기재의 제1 면 측과 마주하도록 기재의 이송방향을 따라 차례로 배치될 수 있다.
또한, 제1 펌핑부 및 제2 공급부는 기재의 제2 면 측과 마주하도록 기재의 이송방향을 따라 차례로 배치될 수 있다.
또한, 제1 공급부 및 제2 공급부는 기재의 이송방향을 따라 차례로 배열될 수 있고, 제1 펌핑부 및 제2 펌핑부는 기재의 이송방향을 따라 차례로 배열될 수 있다.
또한, 제1 펌핑부와 제2 펌핑부는 동일한 압력으로 기류를 형성하도록 마련될 수 있다.
또한, 제1 펌핑부와 제2 펌핑부는 다른 압력으로 기류를 형성하도록 마련될 수 있다.
또한, 기재 캐리어는 적어도 일부 영역에서 기류가 통과시키기 위한 하나 이상의 개구를 가질 수 있다.
또한, 기재 캐리어는 제1 및 제2 공급부를 통과 시 기재를 연속적으로 이송시키도록 마련될 수 있다.
이와는 다르게, 기재 캐리어는 제1 및 제2 공급부를 통과 시, 기재를 불연속적으로 이송시키도록 마련될 수 있다.
또한, 상기 장치는 제1 공급부를 통과한 기재의 제1 면과 제2 면을 반전시키기 위한 기재 반전부를 추가로 포함할 수 있다.
이때, 제1 공급부 및 제2 공급부는 기재의 상부 또는 하부 중 어느 한 곳에 기재의 이송방향을 따라 차례로 배치될 수 있고, 제1 펌핑부 및 제2 펌핑부는 기재의 상부 또는 하부 중 나머지 한 곳에 기재의 이송방향을 따라 차례로 배치될 수 있다.
또한, 본 발명의 또 다른 측면에 따르면, 제1 면 및 상기 제1 면의 반대방향의 제2 면을 갖는 다공성 기재의 기공 내부에 기류를 발생시켜 다공성 기재의 표면을 코팅하기 위한 방법으로서, 다공성 기재를 이송시키는 단계; 다공성 기재의 제1 면에서 제2 면을 향하는 방향으로 소스 가스를 공급 및 확산 시키고, 반응 부산물 및 반응 후 남은 소스를 제거하는 단계; 및 다공성 기재의 제2 면에서 제1 면을 향하는 방향으로 소스 가스를 공급 및 확산 시키고, 반응 부산물 및 반응 후 남은 소스를 제거하는 단계를 포함하는, 다공성 기재의 표면 코팅 방법이 제공된다.
이상에서 살펴본 바와 같이, 본 발명의 적어도 일 실시예와 관련된 다공성 기재의 표면 코팅 장치 및 방법은 다음과 같은 효과를 갖는다.
다공성 기재의 이송 방향을 따라, 소스 가스가 공급되는 방향 및 다공성 기재 내부에 형성되는 기류 방향이 서로 다른 공간을 차례로 통과하게 함으로써, 다공성 기재의 양쪽 면에 소스 가스의 공급 및 확산이 원활하게 이루어지고, 이에 따라 증착 두께 및 조성의 불균일을 개선할 수 있다.
또한, 다공성 기재의 양면(전면, 후면)의 증착 정도를 임의로 제어할 수 있다.

이하, 본 발명의 일 실시예에 따른 다공성 기재의 표면 코팅 장치 및 방법을 첨부된 도면을 참고하여 상세히 설명한다.
또한, 도면 부호에 관계없이 동일하거나 대응되는 구성요소는 동일 또는 유사한 참조번호를 부여하고 이에 대한 중복 설명은 생략하기로 하며, 설명의 편의를 위하여 도시된 각 구성 부재의 크기 및 형상은 과장되거나 축소될 수 있다.
본 문서에서, 다공성 기재의 표면 코팅 장치(이하, '코팅장치'라고도 함)는 원자층 증착 장치일 수 있으나, 이에 국한되지 않고, 기류의 형성에 의해 코팅이 이루어지는 다양한 증착법, 예를 들어, 화학적 기상 증착, 분자층 증착 혹은 이들의 조합에 의한 증착에도 적용될 수 있다.
도 2는 본 발명의 제1 실시예와 관련된 다공성 기재의 표면 코팅 장치(100)를 나타내는 개략도이다.
상기 코팅장치(100)는 제1 면 및 상기 제1 면의 반대방향의 제2 면을 갖는 다공성 기재의 표면을 코팅하기 위한 장치로서, 다공성 기재(20))의 제1 면에 소스 가스를 공급하기 위한 소스가스 공급부(110) 및 다공성 기재(120)의 제1 면에서 제2 면을 향하는 방향으로 다공성 기재 내부(기공, 121)에 기류를 발생시키기 위한 소스가스 펌핑부(130)를 포함한다.
따라서, 다공성 기재(120)의 제1 면 측으로 소스 가스를 분사함과 동시에, 소스가스 펌핑부(130)를 통해 다공성 기재(120)의 기공에 제1 면 측에서 제2 면 측으로 향하는 기류를 발생시킴으로써, 다공성 기재(120)의 내부까지 소스 가스의 주입 및 확산이 원활해 진다.
도 3은 본 발명의 제2 실시예와 관련된 다공성 기재의 표면 코팅 장치(200)를 나타내는 개략도이고, 도 4는 도 3의 A부분의 확대도이며, 도 5는 도 3의 B부분의 확대도이다.
제2 실시예와 관련된 코팅장치(200)는 제1 면(예를 들어, 전면) 및 상기 제1 면의 반대방향의 제2 면(예를 들어, 후면)을 갖는 다공성 기재의 표면을 코팅하기 위한 장치이다.
상기 코팅 장치(200)는 다공성 기재(200)의 제1 면에 소스 가스를 공급하기 위한 제1 공급부(211) 및 다공성 기재(220)의 제1 면에서 제2 면을 향하는 방향으로 다공성 기재(220) 내부에 기류를 발생시키기 위한 제1 펌핑부(231)를 포함한다.
또한, 코팅 장치(200)는 다공성 기재(220)의 제2 면에 소스 가스를 공급하기 위한 제2 공급부(212) 및 다공성 기재(220)의 제2 면에서 제1 면을 향하는 방향으로 다공성 기재(220) 내부에 기류를 발생시키기 위한 제2 펌핑부(232)를 포함한다.
또한, 코팅 장치(200)는 기재(220)을 이송시키기 위한 기재 캐리어(도시되지 않음)를 포함한다. 이때, 기재 캐리어는 적어도 일부 영역에서 기류가 통과시키기 위한 하나 이상의 개구를 갖는다. 예를 들어, 기재 캐리어는, 소정 개구율을 갖는 메쉬(mesh) 또는 그릴(grill) 형태로 구성될 수도 있다. 이와는 다르게, 기재 캐리어는 롤-투-롤 방식으로 구성되어 복수 개의 가이드 롤로 구성될 수도 있다. 이러한 구조에서, 기류 통과를 위한 개구를 형성하기 위하여, 롤-투-롤 장치는 기재의 폭 방향 양 측 가장자리를 지지하도록 구성될 수도 있다.
한편, 도 3을 기준으로, 제1 펌핑부(231) 및 제2 공급부(212)가 배치된 영역을 기재(220)의 상부라 지칭하고, 제1 공급부(211) 및 제2 펌핑부(232)가 배치된 영역을 기재(220)의 하부라 지칭할 수 있다.
제1 및 제2 공급부(211, 212)은 소스 가스를 기재 상에 분사하도록 마련되며, 하나 이상의 소스 가스(소스 A, 소스 B) 분사포트 및 퍼지 가스 분사 포트를 포함한다.
구체적으로, 각각의 공급부(211, 212)는, 전처리 가스 분사 포트, 소스 가스 분사 포트, 퍼지 가스 분사 포트를 포함할 수 있다. 예를 들어, 공급부에는, 전처리 가스 분사 포트, 제1 전구체(소스 A) 분사 포트, 퍼지 가스 분사 포트, 제2 전구체(소스 B) 분사 포트, 퍼지 가스 분사 포트가 배열될 수 있다. 또한, 전처리 가스 분사 포트는 복수 개의 다른 가스 분사 포트를 구비할 수 있다. 또한, 전처리 가스 분사 포트를 통해 플라즈마 또는 유기 증기가 공급될 수 있다.
또한, 제1 공급부(211) 및 제1 펌핑부(231)는 기재(220)을 기준으로 마주하도록 배치될 수 있다. 예를 들어, 제1 공급부(211)를 통해 소스 가스가 기재의 제1 면 측으로 분사되면, 제1 펌핑부(231)는 다공성 기재 내부 기공(221)에 제1 면에서 제2 면으로 향하는 기류를 발생시킴으로써, 기공 내부에 코팅이 이루어질 수 있도록 한다.
또한, 제2 공급부(212) 및 제2 펌핑부(232)는 기재를 기준으로 마주하도록 배치될 수 있다. 예를 들어, 제2 공급부(212)를 통해 소스 가스가 기재(220)의 제2 면 측으로 분사되면, 제2 펌핑부(232)는 다공성 기재 내부 기공(221)에 제2 면에서 제1 면으로 향하는 기류를 발생시킴으로써, 기공 내부에 코팅이 이루어질 수 있도록 한다.
또한, 제1 공급부(211) 및 제2 펌핑부(232)는 기재의 제1 면 측(예를 들어, 기재의 하부)과 마주하도록 기재(220)의 이송방향을 따라 차례로 배치될 수 있고, 제1 펌핑부(231) 및 제2 공급부(212)는 기재의 제2 면 측(예를 들어, 기재의 상부)과 마주하도록 기재(220)의 이송방향을 따라 차례로 배치될 수 있다.
또한, 제1 공급부(211) 및 제2 공급부(212)는 기재의 이송방향을 따라 차례로 배열될 수 있고, 예를 들어, 제1 공급부(211)가 기재의 하부에 배치되고, 제2 공급부(212)는 기재의 상부에 배치될 수 있고, 이와 반대로 배열될 수도 있다. 또한, 제1 펌핑부(231) 및 제2 펌핑부(232)는 기재의 이송방향을 따라 차례로 배열될 수 있고, 예를 들어, 제1 펌핑부(231)가 기재의 상부에 배치되고, 제2 펌핑부(232)는 기재의 하부에 배치될 수 있고, 이와 반대로 배열될 수도 있다.
도 3 내지 도 5를 참조하면, 다공성 기재(220)의 이송 방향을 따라, 소스 가스가 공급되는 방향 및 다공성 기재 내부에 형성되는 기류 방향(도 4 및 도 5의 화살표 참조)이 서로 다른 공간을 차례로 통과하게 함으로써, 다공성 기재(200의 양쪽 면(제1 면 및 제2 면)에 소스 가스의 공급 및 확산이 원활하게 이루어진다.
한편, 제1 펌핑부(231)와 제2 펌핑부(232)는 동일한 압력으로 기류를 형성하도록 마련될 수 있다. 이와는 다르게, 또한, 제1 펌핑부(231)와 제2 펌핑부(232)는 다른 압력으로 기류를 형성하도록 마련될 수 있다. 이를 통해, 다공성 기재(220)의 양면(전면, 후면)의 증착 정도를 임의로 제어할 수 있다.
기재 캐리어는 연속 기재를 이송시키도록 마련될 수도 있다. 상기 연속 기재는 웹일 수 있다.
지금까지는 다공성 기재(220)의 주행 중에, 다공성 기재(220)에 가해지는 기류의 방향이 교차하도록 공급부와 펌핑부가 배열된 예를 설명하였으나, 본 발명은 이러한 방식에 제한되지는 않는다.
기재 캐리어는 불연속 기재를 이송시키도록 마련될 수도 있다. 불연속 기재는 웨이퍼 또는 글래스일 수 있다. 이때, 상기 코팅 장치(200)는 제1 공급부(211)를 통과한 기재의 제1 면과 제2 면을 반전시키기 위한 기재 반전부(도시되지 않음)를 추가로 포함할 수 있다.
이때, 제1 공급부(211) 및 제2 공급부(212)는 기재의 상부 또는 하부 중 어느 한 곳에 기재의 이송방향을 따라 차례로 배치될 수 있다. 예를 들어, 제1 공급부(211) 및 제2 공급부(212)는 함께 기재의 상부에 배치되거나, 하부에 배치될 수 있다.
마찬가지로, 제1 펌핑부(231) 및 제2 펌핑부(232)는 기재의 상부 또는 하부 중 나머지 한 곳에 기재(220)의 이송방향을 따라 차례로 배치될 수 있다.
예를 들어, 제1 펌핑부(231) 및 제2 펌핑부(232)는 함께 기재(220)의 상부에 배치되거나, 하부에 배치될 수 있다. 물론, 제1 및 제2 공급부(211, 212)가 기재(220)의 상부에 배치될 경우, 제1 펌핑부(231) 및 제2 펌핑부(232)는 기재(220)의 하부에 배치될 수 있다.
또한, 제1 공급부(211)와 제1 펌핑부(231)는 기재(220)을 기준으로 마주하도록 배열되고, 제2 공급부(212)와 제2 펌핑부(232)는 기재(220)을 기준으로 마주하도록 배열될 수 있다.
또한, 상기의 구조를 갖는 코팅 장치(200)를 이용한 코팅 방법은 다음과 같다.
상기 코팅 방법은, 제1 면 및 상기 제1 면의 반대방향의 제2 면을 갖는 다공성 기재의 기공 내부에 기류를 발생시켜 다공성 기재의 표면을 코팅하기 위한 방법으로서, 다공성 기재를 이송시키는 단계, 다공성 기재의 제1 면에서 제2 면을 향하는 방향으로 소스 가스를 공급 및 확산 시키고, 반응 부산물 및 반응 후 남은 소스를 제거하는 단계 및 다공성 기재의 제2 면에서 제1 면을 향하는 방향으로 소스 가스를 공급 및 확산 시키고, 반응 부산물 및 반응 후 남은 소스를 제거하는 단계를 포함한다.
예를 들어, 다공성 기재의 표면 코팅 방법은, 제1 면 및 상기 제1 면의 반대방향의 제2 면을 갖는 다공성 기재의 표면을 코팅하기 위한 방법으로서, 다공성 기재를 이송시키는 단계, 다공성 기재의 제1 면에 소스 가스를 공급 및 확산시키는 단계, 및 다공성 기재의 제1 면에서 제2 면을 향하는 방향으로 다공성 기재 내부에 기류를 발생시키는 단계를 포함한다.
또한, 상기 방법은 다공성 기재의 제2 면에 소스 가스를 공급 및 확산시키는 단계 및 다공성 기재의 제2 면에서 제1 면을 향하는 방향으로 다공성 기재 내부에 기류를 발생시켜, 키는 단계를 포함한다.
위에서 설명된 본 발명의 바람직한 실시예는 예시의 목적을 위해 개시된 것이고, 본 발명에 대한 통상의 지식을 가지는 당업자라면 본 발명의 사상과 범위 안에서 다양한 수정, 변경, 부가가 가능할 것이며, 이러한 수정, 변경 및 부가는 하기의 특허청구범위에 속하는 것으로 보아야 할 것이다.
본 발명의 적어도 일 실시예와 관련된 다공성 기재의 표면 코팅 장치 및 방법에 따르면, 다공성 기재의 양쪽 면에 소스 가스의 공급 및 확산이 원활하게 이루어지고, 이에 따라 증착 두께 및 조성의 불균일이 개선될 수 있다.

- 제1 면 및 상기 제1 면의 반대방향의 제2 면을 갖는 다공성 기재의 기공 내부에 기류를 발생시켜 다공성 기재의 표면을 코팅하기 위한 방법으로서,다공성 기재를 이송시키는 단계;다공성 기재의 제1 면에서 제2 면을 향하는 방향으로 소스 가스를 공급 및 확산 시키고, 반응 부산물 및 반응 후 남은 소스를 제거하는 단계; 및다공성 기재의 제2 면에서 제1 면을 향하는 방향으로 소스 가스를 공급 및 확산 시키고, 반응 부산물 및 반응 후 남은 소스를 제거하는 단계를 포함하는, 다공성 기재의 표면 코팅 방법.
