Abstract
優れた熱伝導性及び導電性を有する、パワー半導体素子と素子支持部材との接合に最適な半導体接着用樹脂組成物を提供する。(A)主鎖に脂肪族炭化水素基を有するビスマレイミド樹脂と、(B)硬化剤と、(C)比重1.1~5.0の導電性粒子を含む充填材と、(D)平均粒子径10~300nmの銀微粒子と、を含む半導体接着用樹脂組成物、該半導体接着用樹脂組成物を用いて得られた半導体接着用シート及び該半導体接着用シートにより半導体を接合してなる半導体装置。
Description
本開示は、半導体接着用樹脂組成物、半導体接着用シート及び半導体装置に係り、さらに詳しくはパワー半導体素子と基板との接合に最適な焼成型の接着用シートを形成できる半導体接着用樹脂組成物、半導体接着用シート及び半導体装置に関する。
近年、環境に対する意識の高まりから、電力用半導体装置が一般産業用途、電鉄用途のみならず車載用途にも広く使用されるようになってきている。特に車載用部品は限られた許容サイズの中で各部品を小さく、軽くすることが車両の性能に直結することから、電力用半導体装置に対してもサイズが縮小化していく傾向にある。
このような半導体装置は、例えばDBC(Direct Bonded Copper:登録商標)基板のダイパッドに耐熱性の高い高鉛はんだを介して電力用半導体素子を実装していた。
しかしながら、鉛を含む有害物質の使用が規制されるようになり、鉛フリー化が求められている。

そこで、高鉛はんだ以外の高耐熱の鉛フリー接合材として、ナノオーダーの銀フィラーを融点以下の温度で接合する焼結型の銀ペーストを用いた接合方法が検討されている。焼結型の銀ペーストは高熱伝導であり、大電流を扱う電力用半導体素子の接合に有効である。
例えばポーラスメタリックフィルムによる半導体素子とDBC基板との接合方法(特許文献1参照)や、印刷した銀ペーストを予備乾燥して形成したフィルム状銀ペーストを半導体素子に転写したのちDBC基板に接合する方法(特許文献2参照)が提案されている。
本開示は、優れた熱伝導性及び導電性を奏することができ、パワー半導体素子と素子支持部材との接合可能な焼成型の半導体接着用シートである。また、本開示は、そのような半導体接着用シートを形成できる半導体接着用樹脂組成物及びその半導体接着用シートを用いた半導体装置である。
本開示の半導体接着用樹脂組成物は、(A)主鎖に脂肪族炭化水素基を有するビスマレイミド樹脂と、(B)硬化剤と、(C)比重が1.1~5.0の導電性粒子を含む充填材と、(D)平均粒子径が10~300nmの銀微粒子と、を含む。
また、本開示の半導体接着用シートは、本開示の半導体接着用樹脂組成物を含む、シート状の成形体である。
また、本開示の半導体装置は、本開示の半導体接着用シートを介して、半導体素子が支持部材上に接合されている。
また、本開示の半導体装置は、本開示の半導体接着用シートを介して、半導体素子が支持部材上に接合されている。
本開示の半導体接着用樹脂組成物は、優れた熱伝導性及び導電性を発現できる接着材料である。また、本開示の半導体接着用樹脂組成物は、シート状に成形するために溶剤希釈したものを塗布乾燥する際にも粒子の沈降を低減することができるため、焼結性の接着用シートを得ることができる。
本開示の半導体接着用シートは、優れた熱伝導性及び導電性を発現でき、半導体素子やパワー半導体素子を支持部材上に接合することができる。
さらに、半導体接着用シートはフィレットがある高鉛ペーストや焼成型銀ペーストと比較して、半導体素子を実装する際にフィレットが発生しないことから、半導体装置の小型化できる。

本開示の半導体装置は、半導体素子が優れた熱伝導性及び導電性を有して支持部材上に接合され、動作を効率的に、かつ、安定して行うことができる。
本開示は、焼成型の接着用シートを形成できる半導体接着用樹脂組成物、半導体接着用シート及び半導体装置に関する。
本開示の半導体接着用樹脂組成物は、上記した通り、(A)主鎖に脂肪族炭化水素基を有するビスマレイミド樹脂と、(B)硬化剤と、(C)比重1.1~5.0の導電性粒子を含む充填材と、(D)平均粒子径10~300nmの銀微粒子と、を含む。
本開示の半導体接着用樹脂組成物は、上記した通り、(A)主鎖に脂肪族炭化水素基を有するビスマレイミド樹脂と、(B)硬化剤と、(C)比重1.1~5.0の導電性粒子を含む充填材と、(D)平均粒子径10~300nmの銀微粒子と、を含む。
本開示で使用される(A)成分は、主鎖に脂肪族炭化水素基を有するビスマレイミド樹脂であり、2つのマレイミド基を連結する主鎖が、炭素数が1以上の脂肪族炭化水素基を有して構成されるものである。ここで、脂肪族炭化水素基は、直鎖状、分枝鎖状及び環状のいずれの形態でもよい。
一つの実施形態では炭素数は6以上である。、その他の実施形態では、炭素数は12以上である。さらに、その他の実施形態では、炭素数は24以上である。
また、この脂肪族炭化水素基はマレイミド基に直接結合していることがよい。
このようなビスマレイミド樹脂を含有することで、耐熱性に優れるとともに、低応力で吸湿後の熱時接着強度の良好な半導体接着用樹脂組成物が得られる。
一つの実施形態では炭素数は6以上である。、その他の実施形態では、炭素数は12以上である。さらに、その他の実施形態では、炭素数は24以上である。
また、この脂肪族炭化水素基はマレイミド基に直接結合していることがよい。
このようなビスマレイミド樹脂を含有することで、耐熱性に優れるとともに、低応力で吸湿後の熱時接着強度の良好な半導体接着用樹脂組成物が得られる。
この(A)成分としては、次の一般式(1)で表されるイミド拡張型のビスマレイミド化合物(A1)が挙げられる。
このビスマレイミド化合物(A1)としては、例えば、BMI-3000(デジグナーモレキュールズ社製、商品名;分子量 3000)、BMI-5000(デジグナーモレキュールズ社製、商品名;分子量 5000)、等が挙げられる。
一つの実施形態では、このビスマレイミド化合物(A1)はポリスチレン換算による数平均分子量は500以上5000以下である。その他の実施形態では、このビスマレイミド化合物(A1)はポリスチレン換算による数平均分子量は1000以上3000以下である。数平均分子量が500未満では耐熱性が低下し、5000を超えると半導体装置製造時の仮付け性が低下する傾向にある。
また、この(A)成分としては、次の一般式(2)で表されるビスマレイミド化合物(A2)が挙げられる。
この(A)成分は1種を単独で使用してもよく、2種以上を混合して使用してもよい。(A)成分の配合比率が高いほど、吸湿後熱時接着強度の良好な半導体接着用樹脂組成物が得られる。なお、(A1)成分を配合することでよりシート形成能に優れたものが得られる。また、(A2)成分を配合することでより追従性に優れたものが得られる。
また、本開示の半導体接着用樹脂組成物は、(A)成分の2種以上を混合する際、上記ビスマレイミド化合物(A1)とビスマレイミド化合物(A2)とを併用してもよい。
一つの実施形態では、ビスマレイミド化合物(A1)と(A2)を併用する際、質量基準で、その配合比率(A1)/(A2)は5/95~30/70である。上記比率で(A1)が5以上であると、シート状の成形性が向上する。(A1)が30以下であると仮付け性が良好となる。すなわち、(A1)/(A2)が上記範囲にあると、シート成形が容易で、仮付け性の良好な半導体接着用樹脂組成物が得られる。
また、本開示の半導体接着用樹脂組成物は、(A)成分の2種以上を混合する際、上記ビスマレイミド化合物(A1)とビスマレイミド化合物(A2)とを併用してもよい。
一つの実施形態では、ビスマレイミド化合物(A1)と(A2)を併用する際、質量基準で、その配合比率(A1)/(A2)は5/95~30/70である。上記比率で(A1)が5以上であると、シート状の成形性が向上する。(A1)が30以下であると仮付け性が良好となる。すなわち、(A1)/(A2)が上記範囲にあると、シート成形が容易で、仮付け性の良好な半導体接着用樹脂組成物が得られる。
本開示で用いられる(B)硬化剤は、通常、ラジカル重合に用いられている重合触媒であれば特に限定されない。
一つの実施形態では、重合触媒は過酸化物である。その他の実施形態では、過酸化物は有機過酸化物である。さらにその他の実施形態では、有機過酸化物は120℃以下の加熱でラジカルを発生するものである。

この(B)成分の有機過酸化物としては、例えば、t-ブチルパーオキシ-2-エチルヘキサノエート、ベンゾイルパーオキサイド、t-ブチルパーオキサイド、アセチルパーオキサイド、メチルエチルケトンパーオキサイド、アシルパーオキサイド、クメンパーオキサイド等が挙げられる。
この(B)成分の硬化剤は、一種を単独で用いてもよく、二種以上を組み合わせて用いてもよい。

また、(B)成分の含有量は、硬化性と保存安定性の観点から、(A)成分の樹脂100質量部当たり、0.1~10質量部であり、0.2~5質量部がよい。
本開示に用いられる(C)充填材は、比重1.1~5.0の導電性粒子を含むものである。この導電性粒子としては比重1.1~4.0である。
(C)充填材の比重がこの範囲にあると、樹脂組成物の調製時及びシート成形時等に充填材の沈降が低減されることから、シートの厚さ方向に対して充填材が均一に分散した接着用シートが得られる。
(C)充填材の比重が1.1未満では導電性金属の含有率が低く十分な焼成が行われないことがある。(C)充填材の比重が5.0超では樹脂組成物の塗布時に(C)成分の充填材が沈降し、下側に多く偏在することとなり、十分な熱伝導性や導電率が得られなくなることがある。
(C)充填材の比重が1.1未満では導電性金属の含有率が低く十分な焼成が行われないことがある。(C)充填材の比重が5.0超では樹脂組成物の塗布時に(C)成分の充填材が沈降し、下側に多く偏在することとなり、十分な熱伝導性や導電率が得られなくなることがある。
一つの実施形態では、(C)充填材は、例えば、球状アルミニウム粉等の球状金属粉である。
その他の実施形態では、(C)充填材は、球状シリカ粉、球状アルミナ粉、球状チタニア粉等の粉体状の金属酸化物を核とし、その表面を導電性金属で被覆した金属被覆粉である。
さらにその他の実施形態では、(C)充填材は、耐熱性樹脂粒子を核とし、その表面を導電性金属で被覆した金属被覆粉等である。
その他の実施形態では、(C)充填材は、球状シリカ粉、球状アルミナ粉、球状チタニア粉等の粉体状の金属酸化物を核とし、その表面を導電性金属で被覆した金属被覆粉である。
さらにその他の実施形態では、(C)充填材は、耐熱性樹脂粒子を核とし、その表面を導電性金属で被覆した金属被覆粉等である。
金属被覆粉の場合、被覆する導電性金属の含有率は10~60質量%である。導電性金属含有率がこの範囲にあると低比重でありながら、良好な熱伝導率と導電性を有する充填材が得られる。
一つの実施形態では、被覆する導電性金属は金または銀である。
その他の実施形態では、(C)充填材は球状シリカの表面を銀含有率10~60質量%で銀被覆した銀被覆粒子である。
金または銀被覆した球状シリカを高充填することで、良好な熱伝導率と導電性を有する半導体接着用樹脂組成物が得られる。
球状シリカの表面を含有率10~60質量%で銀被覆した銀被覆粒子を用いると、半導体素子との線膨張係数の差が小さい半導体接着用樹脂組成物が得られる。
一つの実施形態では、被覆する導電性金属は金または銀である。
その他の実施形態では、(C)充填材は球状シリカの表面を銀含有率10~60質量%で銀被覆した銀被覆粒子である。
金または銀被覆した球状シリカを高充填することで、良好な熱伝導率と導電性を有する半導体接着用樹脂組成物が得られる。
球状シリカの表面を含有率10~60質量%で銀被覆した銀被覆粒子を用いると、半導体素子との線膨張係数の差が小さい半導体接着用樹脂組成物が得られる。
本開示において、一つの実施形態では(C)充填材の粒径は、レーザー回折散乱式粒度分布測定法による体積平均粒子径D50が1~10μmである。その他の実施形態では、(粒子の最大長径/最大長径に直交する幅)で定義されるアスペクト比が、1.0~1.2である。
アスペクト比がこの範囲にある球状粒子を用いることで、シートの厚さ方向に対して良好な導電性のネットワークが形成されることから、熱伝導性や導電率が向上する。さらに、アスペクト比が上記範囲にあることで、粒子表面に均一に導電性金属を被覆することが容易となるため、被覆した導電性金属の剥落やクラック等が発生しにくい。
なお、この(C)充填材には、後述する(D)銀微粒子及び(F)ナノカーボンは含まれない。
アスペクト比がこの範囲にある球状粒子を用いることで、シートの厚さ方向に対して良好な導電性のネットワークが形成されることから、熱伝導性や導電率が向上する。さらに、アスペクト比が上記範囲にあることで、粒子表面に均一に導電性金属を被覆することが容易となるため、被覆した導電性金属の剥落やクラック等が発生しにくい。
なお、この(C)充填材には、後述する(D)銀微粒子及び(F)ナノカーボンは含まれない。
本開示に用いる(D)銀微粒子は平均粒子径10~300nmの粒子である。この(D)銀微粒子の形状は、球状、鱗片状、プレート状、針状、ロッド状等、何れも使用可能であり特に限定されない。球状粒子以外では平均粒子径は短辺を指すものである。
なお、この平均粒子径は、透過型電子顕微鏡(TEM)又は走査型電子顕微鏡(SEM)により、無作為に100個試料を抽出したものの粒子径について算術平均により測定されるものである。

この銀微粒子は、分子量20000以下の窒素、炭素、酸素を構成要素として有する有機化合物、具体的にはカルボキシル基、アミノ基等の官能基を含む有機化合物で表面が被覆されていてもよい。有機化合物で表面被覆することにより銀微粒子の凝集を低減し、分散性が向上する。
ここで使用されるカルボキシル基を含む有機化合物としては、分子量が110~20000の有機カルボン酸から選ばれる1種以上の有機化合物であってもよい。
例えば、ヘキサン酸、へプタン酸、オクタン酸、ノナン酸、デカン酸、ウンデカン酸、ドデカン酸、テトラデカン酸、エイコサン酸、ドコサン酸、2-エチルヘキサン酸、オレイン酸、リノール酸、リノレン酸、末端ジプロピオン酸ポリエチレンオキシドのようなカルボン酸が挙げられる。さらに、上記有機化合物としては、上記したカルボン酸のカルボン酸誘導体も使用できる。
例えば、ヘキサン酸、へプタン酸、オクタン酸、ノナン酸、デカン酸、ウンデカン酸、ドデカン酸、テトラデカン酸、エイコサン酸、ドコサン酸、2-エチルヘキサン酸、オレイン酸、リノール酸、リノレン酸、末端ジプロピオン酸ポリエチレンオキシドのようなカルボン酸が挙げられる。さらに、上記有機化合物としては、上記したカルボン酸のカルボン酸誘導体も使用できる。
また、ここで使用されるアミノ基を含む有機化合物としては、アルキルアミン等が挙げられる。

銀微粒子を被覆する有機化合物の分子量が20000より大きくなると、有機化合物の金属粒子表面からの脱離が起こりにくくなる。有機化合物の金属粒子表面からの脱離が起こりにくくなると、接着用シートを焼成した際に、硬化物内に上記有機化合物が残存する可能性がある。有機化合物が焼成後の接着用シート内に残存していると、その結果熱伝導性や導電性の低下が生じることがある。また、この有機化合物の分子量としては50以上がよい。分子量が50未満では銀微粒子の貯蔵安定性に劣ることがある。
したがって、以上の観点から、表面を被覆する有機化合物の分子量は貯蔵安定性を担保できる範囲内でなるべく小さい方がよい。

この銀微粒子は、銀微粒子とそれを被覆又は分散する有機化合物との質量比が90:10~99.5:0.5とするのがよい。

本開示において、一つの実施形態では(C)成分と(D)成分の割合は、これらの合計量を100としたとき、(C)成分:(D)成分の質量比が10:90~90:10である。その他の実施形態では(C)成分:(D)成分の質量比が50:50~90:10である。

これらの中でも、(E)フラックス成分としては、保存安定性や入手容易さの観点から、コハク酸、リンゴ酸、イタコン酸、2,2-ビス(ヒドロキシメチル)プロピオン酸、アジピン酸、3,3’-チオジプロピオン酸、3,3’-ジチオジプロピオン酸、1,2,3,4-ブタンテトラカルボン酸、スベリン酸、セバシン酸、フェニルコハク酸、ドデカン二酸、ジフェニル酢酸、ベンジル酸、4,4-ビス(4-ヒドロキシフェニル)吉草酸、アビエチン酸、2,5-ジヒドロキシ安息香酸、3,4,5-トリヒドロキシ安息香酸、1,2,4-ベンゼントリカルボン酸、1,3,5-ベンゼントリカルボン酸、2-[ビス(4-ヒドロキシフェニル)メチル]安息香酸などを用いてもよい。これらの化合物は単独で用いてもよいし、2種以上を組み合わせて用いてもよい。

例えば、所定量のナノカーボン及びセラミックス原料粒子を溶媒中に配合し、スラリーとし、これを乾燥させた後焼結する方法が挙げられる。なお、この際、粒子のセラミックス表面からナノカーボンの一部が突出するように形成する。

(F)ナノカーボンを含むことにより、シート状樹脂組成物中に形成された銀粒子のネットワークに、ナノカーボンが絡むことにより熱伝導性や導電性に優れた樹脂組成物が得られる。
(F)成分の配合量は樹脂組成物全体の5質量%以下であってもよい。(F)成分の配合量が5質量%を超えると粘度が増大し、作業性が低下するおそれがある。セラミックス粒子を使用する場合、(F)成分の配合量は、その中に含まれるナノカーボンのみの量である。
本開示の半導体接着用樹脂組成物は、さらに(G)ヒドロキシル基を有する、(メタ)アクリル酸エステル化合物又は(メタ)アクリルアミド化合物を含んでもよい。ヒドロキシル基を含有することにより、還元による焼結性が促進されると共に、接着性が向上する。
ここで(G)成分は、(メタ)アクリル酸エステル化合物又は(メタ)アクリルアミド化合物を基本骨格とし、炭素数4~100の脂肪族炭化水素基を有する置換基を有していてもよい。ヒドロキシル基は脂肪族炭化水素基の水素原子が置換されたアルコール性の基として有するものである。
本開示の一つの実施形態では、このヒドロキシル基の含有量は、1分子中に1~50個である。ヒドロキシル基の含有量がこの範囲にあると硬化過多による焼結性の阻害がない。

(G)成分の配合量は、上記(C)成分の充填材と(D)成分の銀微粒子の合計量100質量部に対して、1~20質量部がよい。このような配合範囲とすることで、半導体素子の素子支持部材上への接合において良好な接着強度が得られる。

一つの実施形態では、(H)成分であるカップリング剤の配合量は、樹脂組成物全体に対して、0.01~5質量%の範囲である。その他の実施形態では(H)成分の配合量は0.05~4質量%の範囲である。

本開示の樹脂組成物には、以上の各成分の他、この種の組成物に一般に配合される、硬化促進剤、ゴムやシリコーン等の低応力化剤、カップリング剤、消泡剤、界面活性剤、着色剤(顔料、染料)、各種重合禁止剤、酸化防止剤、その他の各種添加剤を、必要に応じて配合することができる。
これらの各添加剤はいずれも1種を単独で使用してもよく、2種以上を混合して使用してもよい。

本開示の半導体接着用樹脂組成物は、公知の方法を適用して製造することができる。例えば、本開示の半導体接着用樹脂組成物は、上記(A)~(D)成分、及び必要に応じて配合される各種成分を、ポットミル、ボールミル、ビーズミル、ロールミル、ホモジナイザー、スーパーミル、ライカイ機等の公知の混練機を用いて、室温あるいは加熱下において混練した後、必要に応じて溶剤希釈して得られる。
本開示の半導体接着用シートは、上記半導体接着用樹脂組成物をシート状の成形体にして得られるものである。この半導体接着用シートは、半導体と支持部材との接合性が良好で、特に焼結による接合で良好な導電性及び熱伝導性を発現できる。
本開示の半導体接着用シートの製造方法は、以下のようにして得られる。
先ず、上記したように溶剤希釈して得られる半導体接着用樹脂組成物は、その粘度を0.5~2Pa・s程度に調製する。
次に、上記半導体接着用樹脂組成物は、支持フィルム上に公知の方法により塗布し、乾燥させることにより得られる。
具体的には、支持フィルム上に、バーコート法、ナイフコート法、ロールコート法、ブレードコート法、ダイコート法、グラビアコート法等の公知の塗布方法により塗布し、乾燥処理し、半硬化状態とすることにより得られる。

支持フィルムとしては、片面に離型剤層を設けた、ポリエチレン、ポリプロピレン、ポリエステル、ポリカーボネート、ポリアリレート、ポリアクリロニトリル等のプラスチックフィルムが使用される。
一つの実施形態では、この支持フィルムの厚みは、ハンドリング性の点から、通常10~50μmである。その他の実施形態では、25~38μmである。

また、上記方法により得られる半導体接着用シートの接着層の乾燥後の厚みは、一つの実施形態では、5~50μmである。

本開示の半導体装置は、上記した半導体接着用シートを用いて、半導体素子を基板等の支持部材上に接合してなるものである。すなわち、ここで半導体接着用シートは熱伝導性・導電性ダイアタッチシートとして使用される。図1は、一実施形態である半導体装置の概略構成を示した側面図である。この一実施形態である半導体装置1は、上記したように、半導体接着用シート2を用いて、半導体素子3を支持部材4上に接合してなる。
本開示の半導体装置は、一つの実施形態では、以下のようにして製造することができる。
先ず、半導体接着用シートは、シリコンチップの接合面等に、温度50~80℃、圧力0.1~1MPa、加熱加圧時間0.1~1分の条件で仮付けする。
次に、半導体接着用シートを仮付けされたシリコンチップは、銅フレーム等の支持部材にマウントした後、温度80℃~200℃、圧力0.1~5MPa、加熱加圧時間0.1~1分の条件で加熱および加圧をして、圧着する。
さらに、マウントされたシリコンチップは、温度200~250℃で0.5~2時間加熱、硬化することにより半導体装置が製造できる。
先ず、半導体接着用シートは、シリコンチップの接合面等に、温度50~80℃、圧力0.1~1MPa、加熱加圧時間0.1~1分の条件で仮付けする。
次に、半導体接着用シートを仮付けされたシリコンチップは、銅フレーム等の支持部材にマウントした後、温度80℃~200℃、圧力0.1~5MPa、加熱加圧時間0.1~1分の条件で加熱および加圧をして、圧着する。
さらに、マウントされたシリコンチップは、温度200~250℃で0.5~2時間加熱、硬化することにより半導体装置が製造できる。
ここで、半導体素子は、トランジスタ、ダイオード、発光素子等公知の半導体素子が挙げられるが、特にシリコンカーバイド(SiC:Silicon Carbide)デバイス等のパワー半導体素子が挙げられる。また、支持部材は、銅、銀メッキ銅、PPF(プリプレーティングリードフレーム)、ガラスエポキシ、セラミックス、DBC基板等が挙げられる。
このようにして得られた半導体装置は、優れた熱伝導性及び導電性を有する半導体接着用シートで支持部材上に接合されているためボイドレスで、フィレットが形成されないため、半導体素子側面への接着剤の這い上がりがなく、サイズの縮小化に有効である。さらに、このようにして得られた半導体装置は、実装後の温度サイクルに対する接続信頼性も良好なものとなる。
(製造例1)
<球状銀被覆シリカ粒子の調製>
球状銀被覆シリカ粒子は、先ず球状シリカに触媒核としてパラジウムを付着させた球状パラジウム付着基材粒子を作成する。
次に、球状パラジウム付着基材粒子の表面にニッケル粒子を付着させた後、銀メッキの下地層となるニッケル皮膜を表面に形成した球状ニッケル被膜基材粒子を作成する。
最後に、球状ニッケル被膜基材粒子の表面に銀メッキを施すことで球状銀被覆シリカ粒子が得られる。以下、詳細に説明する。
<球状銀被覆シリカ粒子の調製>
球状銀被覆シリカ粒子は、先ず球状シリカに触媒核としてパラジウムを付着させた球状パラジウム付着基材粒子を作成する。
次に、球状パラジウム付着基材粒子の表面にニッケル粒子を付着させた後、銀メッキの下地層となるニッケル皮膜を表面に形成した球状ニッケル被膜基材粒子を作成する。
最後に、球状ニッケル被膜基材粒子の表面に銀メッキを施すことで球状銀被覆シリカ粒子が得られる。以下、詳細に説明する。
球状パラジウム付着基材粒子は、体積平均粒子径D50が3.5μmの球状シリカ粒子(株式会社龍森製、商品名:US-5)10gをアルカリ脱脂、酸中和してエッチングし、水洗後、二塩化パラジウム溶液に加え、撹拌して作成した。
球状のニッケル粒子付着基材粒子は、先ず上記球状パラジウム付着基材粒子を、脱イオン水300mL中で3分撹拌した後、さらに金属ニッケル粒子スラリー(三井金属鉱業株式会社製、商品名:2020SUS)1gを添加し、球状パラジウム付着基材粒子表面のパラジウムを触媒核として球状パラジウム付着基材粒子表面にニッケルを析出させて作成する。
球状ニッケル被膜基材粒子は、上記ニッケル粒子付着基材粒子を蒸留水1000mLで希釈し、メッキ安定剤4mLを加えて撹拌し、さらに硫酸ニッケル400g/L、次亜リン酸ナトリウム100g/L、クエン酸ナトリウム100g/L、メッキ安定剤6mLの混合溶液150mLを、上記混合溶液に撹拌しながら徐々に添加することで作成する。
球状ニッケル被膜基材粒子は、上記ニッケル粒子付着基材粒子を蒸留水1000mLで希釈し、メッキ安定剤4mLを加えて撹拌し、さらに硫酸ニッケル400g/L、次亜リン酸ナトリウム100g/L、クエン酸ナトリウム100g/L、メッキ安定剤6mLの混合溶液150mLを、上記混合溶液に撹拌しながら徐々に添加することで作成する。
球状銀被覆シリカ粒子は、上記球状ニッケル被膜基材粒子を、硝酸銀5g、蒸留水1200mL、ベンズイミダゾール10gを混合した溶液に、さらにコハク酸イミド30g、クエン酸4gを混合溶解し、グリオキシル酸10gを加えて調製した無電解銀メッキ液に、投入することで作成した。
球状銀被覆シリカ粒子は、80℃で加熱撹拌を行い無電解メッキを行った後、水洗し、アルコールで置換した銀被膜粒子を乾燥し、銀被覆シリカ粒子を得た。得られた銀被覆シリカ粒子はアスペクト比1.01、比表面積1.5m2/g、体積平均粒子径D50=3.8μm、体積平均粒子径の比D50/D10=1.8、最大粒径19μm、比重2.8であり、銀被覆量は27.3質量%であった。
球状銀被覆シリカ粒子は、80℃で加熱撹拌を行い無電解メッキを行った後、水洗し、アルコールで置換した銀被膜粒子を乾燥し、銀被覆シリカ粒子を得た。得られた銀被覆シリカ粒子はアスペクト比1.01、比表面積1.5m2/g、体積平均粒子径D50=3.8μm、体積平均粒子径の比D50/D10=1.8、最大粒径19μm、比重2.8であり、銀被覆量は27.3質量%であった。
<実施例1~3、比較例1~4>
本開示の樹脂組成物は、表1に示す配合割合で各成分を十分に混合し、三本ロールで混練して樹脂組成物を調製した。その後、樹脂組成物は、溶媒としてプロピレングリコールモノメチルエーテル(PGM)及びメチルエチルケトンを加えて固形分40質量%に調製した。
本開示の樹脂組成物は、表1に示す配合割合で各成分を十分に混合し、三本ロールで混練して樹脂組成物を調製した。その後、樹脂組成物は、溶媒としてプロピレングリコールモノメチルエーテル(PGM)及びメチルエチルケトンを加えて固形分40質量%に調製した。
得られた樹脂組成物を、厚さ40μmのポリプロピレンフィルムに、ロールコーターで乾燥後の厚さが15μmになるように塗布乾燥し、半導体接着用シートを得た。
(A)成分
(A1):主鎖に脂肪族炭化水素基を有する固形ビスマレイミド樹脂(デジグナーモレキュールズ社製、商品名:BMI-5000;数平均分子量5000)
(A2):主鎖に脂肪族炭化水素基を有する液状ビスマレイミド樹脂(デジグナーモレキュールズ社製、商品名:BMI-1500;数平均分子量1500)
(B)成分:ジクミルパーオキサイド(日本油脂株式会社製、商品名:パークミルD)
(C)成分:製造例1による球状銀被覆シリカ粒子(平均粒子径:3.8μm、比重:2.8)
その他の充填材:銀粒子(福田金属箔粉工業株式会社製、商品名:AgC-212D、平均粒子径:5μm、比重:10.5)
(D)成分
(D1):プレート型銀微粒子(トクセン工業株式会社製、商品名:M13;中心粒子径:2μm、厚み:50nm以下)
(D2):球状銀微粒子(三ツ星ベルト株式会社製、商品名:MDot;平均粒子径:50nm)

<評価方法>
[取り扱い性]
半導体接着用シートの取り扱い性評価は、得られた半導体接着用シートを180度折り曲げて、下記の基準で行った。
A:割れ及びフィルムからの剥離なし
B:フィルムからの剥離はないが、外観に異常有り
C:割れ又はフィルムからの剥離が発生
[取り扱い性]
半導体接着用シートの取り扱い性評価は、得られた半導体接着用シートを180度折り曲げて、下記の基準で行った。
A:割れ及びフィルムからの剥離なし
B:フィルムからの剥離はないが、外観に異常有り
C:割れ又はフィルムからの剥離が発生
[仮付け性]
半導体接着用シートの仮付け性評価は、6mm×6mmのシリコンチップ及び接合面に金蒸着層を設けた裏面金チップに半導体接着用シートを下記条件で仮付けをしたとき、貼り付け可能な場合を「A」、貼り付け不能な場合を「B」として判定した。
シリコンチップの寸法は、6mm×6mmとした。
半導体接着用シートの仮付け条件は、65℃、1秒、圧力1MPaで圧着した。
半導体接着用シートの仮付け性評価は、6mm×6mmのシリコンチップ及び接合面に金蒸着層を設けた裏面金チップに半導体接着用シートを下記条件で仮付けをしたとき、貼り付け可能な場合を「A」、貼り付け不能な場合を「B」として判定した。
シリコンチップの寸法は、6mm×6mmとした。
半導体接着用シートの仮付け条件は、65℃、1秒、圧力1MPaで圧着した。
[熱時接着強度]
半導体接着用シートの仮付け性評価は、試験片を硬化及び吸湿処理した後、マウント強度測定装置を用い、260℃での熱時ダイシェア強度を測定した。
吸湿処理の条件は、85℃、相対湿度85%、72時間とした。
試験片は、シリコンチップ及び接合面に金蒸着層を設けた裏面金チップに半導体接着用シートを仮付け後、無垢の銅フレーム及びPPF(Ni-Pd/Auめっきした銅フレーム)にマウントし、125℃、5秒、圧力0.1MPaで加熱加圧圧着し、220℃のオーブンで1時間硬化して作成した。
シリコンチップの寸法は、6mm×6mmとした。
半導体接着用シートの仮付け条件は、65℃、1秒、圧力1MPaで圧着した。
半導体接着用シートの仮付け性評価は、試験片を硬化及び吸湿処理した後、マウント強度測定装置を用い、260℃での熱時ダイシェア強度を測定した。
吸湿処理の条件は、85℃、相対湿度85%、72時間とした。
試験片は、シリコンチップ及び接合面に金蒸着層を設けた裏面金チップに半導体接着用シートを仮付け後、無垢の銅フレーム及びPPF(Ni-Pd/Auめっきした銅フレーム)にマウントし、125℃、5秒、圧力0.1MPaで加熱加圧圧着し、220℃のオーブンで1時間硬化して作成した。
シリコンチップの寸法は、6mm×6mmとした。
半導体接着用シートの仮付け条件は、65℃、1秒、圧力1MPaで圧着した。
[熱伝導率]
半導体接着用シートの熱伝導率は、JIS R 1611-1997に従い、レーザーフラッシュ法により硬化物の熱伝導率を測定した。
半導体接着用シートの熱伝導率は、JIS R 1611-1997に従い、レーザーフラッシュ法により硬化物の熱伝導率を測定した。
[電気抵抗]
半導体接着用シートの電気抵抗は、試験片をMCP-T600(三菱化学株式会社製、商品名)を用い4端子法で測定した。
試験片は、半導体接着用シートを、ガラス基板(厚み1mm)に65℃、1秒、圧力1MPaの条件で貼り付け、200℃、60分で硬化して作成した。
半導体接着用シートの電気抵抗は、試験片をMCP-T600(三菱化学株式会社製、商品名)を用い4端子法で測定した。
試験片は、半導体接着用シートを、ガラス基板(厚み1mm)に65℃、1秒、圧力1MPaの条件で貼り付け、200℃、60分で硬化して作成した。
[耐パッケージクラック性]
試験片は、半導体接着用シートを介して、シリコンチップを銅フレーム及びPPFにマウントし、ホットプレート上で、200℃、60秒間、圧力2.5MPaの加熱硬化又はオーブンを使用し、200℃、60分、圧力2.5MPaの加熱硬化を行った後、京セラ株式会社製エポキシ封止材(商品名:KE-G3000D)を用い、下記の条件で成形した。
詳細な試験片作成条件は以下の通り。
シリコンチップの寸法:6mm×6mm
パッケージ:80pQFP(14mm×20mm×2mm厚さ)
チップ:シリコンチップ及び裏面金メッキチップ
リードフレーム:PPF及び銅
封止材の成形:175℃、2分間
ポストモールドキュアー:175℃、8時間
(1)耐IRリフロー性
半導体接着用シートの耐パッケージクラック性評価は、85℃、相対湿度85%、168時間の吸湿処理をした試験片に、IRリフロー処理(260℃、10秒)を行い、パッケージの内部クラックの発生数を超音波顕微鏡で観察した。
表1の評価結果は、5個のサンプルについてクラックの発生したサンプル数を示す。
(2)耐冷熱衝撃性
半導体接着用シートの耐冷熱衝撃性評価は、上記試料片を用いて、冷熱サイクル処理を行い、各処理後それぞれのパッケージの内部クラックの発生数を超音波顕微鏡で観察した。
冷熱サイクル処理の条件は、-55℃から150℃まで昇温し、また-55℃に冷却する操作を1サイクルとし、これを1000サイクルとした。
表1の評価結果は、5個のサンプルについてクラックの発生したサンプル数を示す。
試験片は、半導体接着用シートを介して、シリコンチップを銅フレーム及びPPFにマウントし、ホットプレート上で、200℃、60秒間、圧力2.5MPaの加熱硬化又はオーブンを使用し、200℃、60分、圧力2.5MPaの加熱硬化を行った後、京セラ株式会社製エポキシ封止材(商品名:KE-G3000D)を用い、下記の条件で成形した。
詳細な試験片作成条件は以下の通り。
シリコンチップの寸法:6mm×6mm
パッケージ:80pQFP(14mm×20mm×2mm厚さ)
チップ:シリコンチップ及び裏面金メッキチップ
リードフレーム:PPF及び銅
封止材の成形:175℃、2分間
ポストモールドキュアー:175℃、8時間

半導体接着用シートの耐パッケージクラック性評価は、85℃、相対湿度85%、168時間の吸湿処理をした試験片に、IRリフロー処理(260℃、10秒)を行い、パッケージの内部クラックの発生数を超音波顕微鏡で観察した。
表1の評価結果は、5個のサンプルについてクラックの発生したサンプル数を示す。
(2)耐冷熱衝撃性
半導体接着用シートの耐冷熱衝撃性評価は、上記試料片を用いて、冷熱サイクル処理を行い、各処理後それぞれのパッケージの内部クラックの発生数を超音波顕微鏡で観察した。
冷熱サイクル処理の条件は、-55℃から150℃まで昇温し、また-55℃に冷却する操作を1サイクルとし、これを1000サイクルとした。
表1の評価結果は、5個のサンプルについてクラックの発生したサンプル数を示す。
[ボイド率]
半導体接着用シートのボイド率評価は、X線透過装置(商品名:SMX-1000、株式会社島津製作所製、マイクロフォーカスX線検査装置)によりはんだ接合部を接合面に対し垂直方向から観察し、ボイド面積と接合部面積を求め、下式により算出した。
ボイド率(%)=ボイド面積÷(ボイド面積+接合部面積)×100
ボイド率が5%未満を「A」、5%以上8%未満を「B」、8%を「C」と評価した。
半導体接着用シートのボイド率評価は、X線透過装置(商品名:SMX-1000、株式会社島津製作所製、マイクロフォーカスX線検査装置)によりはんだ接合部を接合面に対し垂直方向から観察し、ボイド面積と接合部面積を求め、下式により算出した。
ボイド率(%)=ボイド面積÷(ボイド面積+接合部面積)×100
ボイド率が5%未満を「A」、5%以上8%未満を「B」、8%を「C」と評価した。
以上より、優れた熱伝導性及び導電性を発現できる接着材料として有用な樹脂組成物が得られることがわかった。したがって、この樹脂組成物により半導体素子を支持部材上に接着した半導体装置は、半導体素子を支持部材に優れた熱伝導性及び導電性を有し、また、フィレットを発生させずに接合できる。以上より、本開示の樹脂組成物は、半導体接着用(特に、パワー半導体接着用)に優れたものであり、これを用いることで効率性の向上した、信頼性の高い半導体装置を提供できる。
Claims (11)
- (A)主鎖に脂肪族炭化水素基を有するビスマレイミド樹脂と、
(B)硬化剤と、
(C)比重1.1~5.0の導電性粒子を含む充填材と、
(D)平均粒子径10~300nmの銀微粒子と、
を含むことを特徴とする半導体接着用樹脂組成物。 - 前記(A1)と前記(A2)とを、質量基準で、前記(A1)/前記(A2)が5/95~30/70の比率で、含むことを特徴とする請求項3記載の半導体接着用樹脂組成物。
- 前記(C)成分が、銀含有率10~60質量%の銀被覆粒子であることを特徴とする請求項1乃至4のいずれか1項記載の半導体接着用樹脂組成物。
- 前記(C)成分が、銀被覆シリカ粒子であることを特徴とする請求項1乃至5のいずれか1項記載の半導体接着用樹脂組成物。
- 前記(B)成分の含有量が、前記(A)成分の樹脂100質量部当たり0.1~10質量部であり、
前記(C)成分及び前記(D)成分の含有量の合計が樹脂組成物全体に40~80質量%含有し、かつ、前記(C)成分と前記(D)成分の質量比が10:90~90:10であることを特徴とする請求項1乃至6のいずれか1項に記載の半導体接着用樹脂組成物。 - さらに、(E)フラックス成分、を含有する請求項1乃至7のいずれか1項に記載の半導体接着用樹脂組成物。
- さらに、(F)ナノカーボンを含有する請求項1乃至8のいずれか1項に記載の半導体接着用樹脂組成物。
- 請求項1乃至9のいずれか1項記載の半導体接着用樹脂組成物を原料とした、シート状の成形体であることを特徴とする半導体接着用シート。
- 請求項10記載の半導体接着用シートを介して、半導体素子が支持部材上に接合されていることを特徴とする半導体装置。
