Abstract
Description
近年、窒化物半導体デバイス用の半導体基板としてGaN単結晶基板が注目されている。
窒化物半導体は、窒化物系III-V族化合物半導体、III族窒化物系化合物半導体、GaN系半導体などとも呼ばれ、GaNを含む他、GaNのガリウムの一部または全部を他の周期表第13族元素(B、Al、In等)で置換した化合物を含む。
C面GaN基板は、[0001]側の主表面であるガリウム極性表面と、[000-1]側の主表面である窒素極性表面とを有している。窒化物半導体デバイスの形成に使用されるのは、今のところ主にガリウム極性表面である。
アモノサーマル法で成長させたGaN単結晶からC面GaN基板を作製した事例が報告されている(非特許文献1、非特許文献2)。
非特許文献3では、アモノサーマル法において各種のハロゲン化アンモニウム鉱化剤を用いたときのGaN結晶の成長レートが報告されている。
[1]室温において、抵抗率が2×10-2Ωcm以下またはn型キャリア濃度が1×1018cm-3以上であり、更に、少なくとも一方の主表面上に、下記条件(A1)および(B1)の少なくとも一方を充たす長さ40mmの仮想的な線分である第一線分を少なくともひとつ引き得る、導電性C面GaN基板:

本明細書において、結晶軸、結晶面、結晶方位等に言及する場合には、特に断らない限り、GaN結晶の結晶軸、結晶面、結晶方位等を意味するものとする。
以下、適宜図面を参照しながら、本発明の実施形態について説明する。
本発明の一実施形態は、導電性C面GaN基板に関する。
1.1.形状およびサイズ
実施形態の導電性C面GaN基板は、一方側の主表面とその反対側の主表面とを備える板の形状を有しており、その厚さ方向はc軸に平行または略平行である。該2つの主表面の一方はガリウム極性表面であり、他方は窒素極性表面である。主表面の形状に特に限定はない。
図1は、実施形態の導電性C面GaN基板の形状を例示しており、図1(a)は斜視図、図1(b)は側面図である。
図1を参照すると、導電性C面GaN基板10は円盤形をしており、[0001]側の主表面であるガリウム極性表面11と、[000-1]側の主表面である窒素極性表面12の形状は円形である。ガリウム極性表面11と窒素極性表面12とは、側面13を介してつながっている。
図2(a)~(c)において、導電性C面GaN基板10が有する主表面(ガリウム極性表面11および窒素極性表面12)の形状は、それぞれ、四角形、六角形、および八角形である。
実施形態に係る導電性C面GaN基板が有する主表面の面積は、好ましくは15cm2以上であり、15cm2以上50cm2未満、50cm2以上100cm2未満、100cm2以上200cm2未満、200cm2以上350cm2未満、350cm2以上500cm2未満、500cm2以上750cm2未満などであり得る。
ガリウム極性表面の法線ベクトルを[0001]から傾斜させる場合、好ましい傾斜方向は、m軸方向またはa軸方向のいずれか一方から±10°の範囲内であるが、限定するものではない。
実施形態の導電性C面GaN基板において、ガリウム極性表面の方位は[0001]から好ましくは5°以内、より好ましくは2°以内である。該方位は[0001]から1°以内であってもよい。
実施形態の導電性C面GaN基板において、窒素極性表面の方位は[000-1]から10°以内であり、好ましくは5°以内、より好ましくは2°以内である。該方位は[000-1]から1°以内であってもよい。
窒素極性表面の法線ベクトルを[0001]から傾斜させる場合、好ましい傾斜方向は、m軸方向またはa軸方向のいずれか一方から±10°の範囲内であるが、限定するものではない。
限定するものではないが、ガリウム極性表面と窒素極性表面とは互いに平行であることが好ましい。
実施形態の導電性C面GaN基板が矩形の主表面を有する場合、該主表面の縦横それぞれのサイズは、例えば5cm以上、15cm以下であり得る。
実施形態に係る導電性C面GaN基板の厚さは、好ましくは100μm以上であり、150μm以上250μm未満、250μm以上300μm未満、300μm以上400μm未満、400μm以上500μm未満、500μm以上750μm未満、750μm以上1mm未満、1mm以上2mm未満、2mm以上5mm未満等であり得る。該厚さに特に上限はないが、通常20mm以下である。
実施形態に係る導電性C面GaN基板には、結晶の方位を表示するオリエンテーション・フラットまたはノッチ、ガリウム極性表面と窒素極性表面の識別を容易にするためのインデックス・フラット等、必要に応じて様々なマーキングを設けることができる。
実施形態に係る導電性C面GaN基板の室温における抵抗率は、好ましくは2.0×10-2Ωcm以下である。
電気特性の観点からは該抵抗率に下限は無い。ドーパントの添加が基板を構成するGaN結晶の品質に与える影響を特に考慮する必要がある場合は、該抵抗率を好ましくは2×10-3Ωcm以上、より好ましくは5×10-3Ωcm以上に設定する。
実施形態に係る導電性C面GaN基板において、van der Pauw法によるホール効果測定に基づき求められる室温でのn型キャリア濃度は、好ましくは1×1018cm-3以上であり、より好ましくは2×1018cm-3以上、より好ましくは3×1018cm-3以上である。該n型キャリア濃度は、5×1018cm-3以上であってもよい。
一例においては、ホール移動度(Hall mobility)が好ましくは120cm2/V・s以上、より好ましくは150cm2/V・s以上となるように、上述の抵抗率およびキャリア濃度を設定することができる。
GaN結晶が含有する各種の不純物の濃度は、SIMS(Secondary Ion Mass Spectrometry)で測定するのが一般的である。以下で言及する不純物濃度は、SIMSで測定される、基板表面からの深さが1μm以上の部分における値である。
実施形態の導電性C面GaN基板が含有してもよいn型不純物に限定はなく、例えば、O(酸素)、Si(ケイ素)、Ge(ゲルマニウム)、S(硫黄)等であり得る。
一例において、実施形態の導電性C面GaN基板は、室温におけるn型キャリア濃度よりも高いO濃度を有してもよく、その場合、該キャリア濃度はO濃度の20~70%であるのが普通である。
実施形態の導電性C面GaN基板がOを含有する場合、主表面で測定されるO濃度の最大値と最小値の比は、好ましくは10未満である。参考のために述べると、[0001]方向に成長したGaN結晶からなるC面GaN基板が、C面ファセット上での結晶成長により形成された領域と、非C面ファセット上での結晶成長により形成された領域とを、主表面に有するときに、これらの領域間には通常10倍以上、大きいときは100倍以上にも達するO濃度の違いがある。
実施形態の導電性C面GaN基板は、NH4F、NH4Cl(塩化アンモニウム)、NH4Br(臭化アンモニウム)およびNH4Iのようなハロゲン化アンモニウムを鉱化剤に用いて、Pt(白金)製のカプセル内でアモノサーマル的に成長させたGaN結晶から構成されてもよい。かかるGaN結晶においては、意図的に添加しない限り、Li(リチウム)、Na(ナトリウム)およびK(カリウム)のようなアルカリ金属や、Mg(マグネシウム)およびCa(カルシウム)のようなアルカリ土類金属の濃度が、各元素とも1×1016atoms/cm3未満であるのが普通である。
本発明者等が実験で確認しているところでは、鉱化剤にNH4FとNH4Iを用いてアモノサーマル的に成長させたGaN結晶中のI(ヨウ素)濃度は、通常、1×1016atoms/cm3未満である。
アモノサーマル的に成長させたGaN結晶は、一般に、ガリウム空孔‐水素複合体(gallium vacancy‐hydrogen complex)に帰属する赤外吸収ピークを3140~3200cm-1に有する。HVPE法やNaフラックス法で成長されたGaN結晶において、かかる赤外吸収ピークが観測されることはない。
実施形態に係る導電性C面GaN基板の、少なくとも一方の主表面上には、下記条件(A1)および(B1)の少なくとも一方、好ましくは両方を充たす、長さ40mmの仮想的な線分である第一線分を、少なくともひとつ引くことができる。
(A1)当該第一線分上において、各ωスキャンの際のX線入射面を当該第一線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのFWHMの最大値が、30arcsec未満である。
(B1)当該第一線分上において、各ωスキャンの際のX線入射面を当該第一線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのピーク角度の最大値と最小値との差が0.2°未満である。
XRCのFWHM(半値全幅:Full Width at Half Maximum)は、結晶の品質評価において一般的に用いられている指標である。
上記条件(B1)にいうXRCのピーク角度の最大値と最小値との差は、第一線分上においてc軸の方向がどのくらい変動しているかを表す指標である。
(A2)上記条件(A1)にいうXRC測定から得られる、第一線分上の全測定点間でのXRCのFWHMの平均が、20arcsec未満である。
より好ましい例において、上記第一線分は、上記条件(A1)に加え、下記条件(A3)を充たす。
(A3)上記条件(A1)にいうXRC測定から得られる、第一線分上の全測定点間でのXRCのFWHMの平均および標準偏差が、それぞれ12arcsec未満および5arcsec未満である。
実施形態に係る導電性C面GaN基板の主表面上に引き得る上記第一線分のうち、少なくともひとつは、該主表面の中心(重心)を通ることが望ましいが、限定されるものではない。
(C1)第二線分は上記第一線分の少なくともひとつと直交し、かつ、当該第二線分上において、各ωスキャンの際のX線入射面を当該第二線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのFWHMの最大値が、30arcsec未満である。
(D1)第二線分は上記第一線分の少なくともひとつと直交し、かつ、当該第二線分上において、各ωスキャンの際のX線入射面を当該第二線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのピーク角度の最大値と最小値との差が0.2°未満である。
(C2)上記条件(C1)にいうXRC測定から得られる、第二線分上の全測定点間でのXRCのFWHMの平均が、20arcsec未満である。
より好ましい例において、上記第二線分は上記条件(C1)に加え、下記条件(C3)を充たす。
(C3)上記条件(C1)にいうXRC測定から得られる、第二線分上の全測定点間でのXRCのFWHMの平均および標準偏差が、それぞれ12arcsec未満および5arcsec未満である。
実施形態に係る導電性C面GaN基板の主表面上に引き得る上記第二線分のうち、少なくともひとつは、該主表面の中心(重心)を通ることが望ましいが、限定されるものではない。
図3に示す導電性C面GaN基板10は円盤形をしており、その直径は45~55mmの範囲内である。導電性C面GaN基板10のガリウム極性表面11には、第一線分に該当する線分LS1と、第二線分に該当する線分LS2を引くことができる。
互いに直交する線分LS1および線分LS2は、長さがいずれも40mmであり、かつ、いずれもガリウム極性表面11の略中心を通過している。線分LS1と線分LS2の各々は、その中点において他方の線分と交わっている。
かかるXRC測定から得られる、線分LS1上の40個の測定点間でのXRCのFWHMの最大値は、30arcsec未満であり、好ましくは25arcsec未満、より好ましくは20arcsec未満である。
該40個の測定点間でのXRCのFWHMの平均は、好ましくは20arcsec未満、より好ましくは16arcsec未満、より好ましくは12arcsec未満である。
更に好ましくは、該40個の測定点間におけるXRCのFWHMの平均が12arcsec未満で、標準偏差が5arcsec未満である。
該40個の測定点間におけるXRCのピーク角度の最大値と最小値との差は、好ましくは0.2°未満、より好ましくは0.15°未満、より好ましくは0.1°未満である。
かかるXRC測定から得られる、線分LS2上の40個の測定点間でのXRCのFWHMの最大値は、30arcsec未満であり、好ましくは25arcsec未満、より好ましくは20arcsec未満である。
該40個の測定点間でのXRCのFWHMの平均は、好ましくは20arcsec未満、より好ましくは16arcsec未満、より好ましくは12arcsec未満である。
更に好ましくは、該40個の測定点間におけるXRCのFWHMの平均が12arcsec未満で、標準偏差が5arcsec未満である。
該40個の測定点間におけるXRCのピーク角度の最大値と最小値との差は、好ましくは0.2°未満、より好ましくは0.15°未満、より好ましくは0.1°未満である。
実施形態に係る導電性C面GaN基板は、線状に並んだ転位の群れ、すなわち転位アレイを主表面に有することがある。ここでいう転位は、貫通転位(刃状転位、螺旋転位および混合転位)の端点のことである。
実施形態に係る導電性C面GaN基板の主表面には、複数の転位アレイが、周期的に配置されていてもよい。該複数の転位アレイの配置は、二次元的であってもよく、更に、2以上の方向に周期性を有していてもよい。
C面GaN基板の主表面における線状転位アレイの存否、形状、配置等は、該主表面を適切な条件でエッチングして、貫通転位の端点にエッチピットを形成することにより、光学顕微鏡で確認することが可能である。確認は、ガリウム極性表面と窒素極性表面の少なくとも一方で行えばよい。
例えば、ガリウム極性表面の場合、270℃に加熱した89%硫酸をエッチャントに用いて1時間以上のエッチングを行うことにより、当該表面に存在する全ての種類の貫通転位に対応したエッチピットを形成することができる。
実施形態の導電性C面GaN基板が、主表面に周期的に配置された複数の転位アレイを有し得るのは、例えば、当該基板を構成するGaN結晶の成長に、後述する2.1.項のGaN結晶成長方法が使用された場合や、あるいは、当該基板を構成するGaN結晶を成長させる際に用いるGaNシードの製造に、後述する2.1.項のGaN結晶成長方法が使用された場合である。
(1)窒化物半導体デバイス
実施形態の導電性C面GaN基板は、窒化物半導体デバイスの製造に好ましく使用することができる。
通常は、導電性C面GaN基板上に一種以上の窒化物半導体をエピタキシャル成長させて、半導体デバイス構造を備えたエピタキシャル基板を形成する。エピタキシャル成長法としては、薄膜の形成に適したMOCVD法、MBE法、パルス蒸着法などの気相法を好ましく用いることができるが、限定はされない。
半導体デバイス構造は、前述の第一線分を引くことができる主表面上に形成される。
エッチング加工および電極や保護膜などの構造物の付与を含む半導体プロセスが実行された後、エピタキシャル基板は分断されて窒化物半導体デバイスチップとなる。
その他、実施形態の導電性C面GaN基板は、SAW(Surface Acoustic Wave)デバイス、振動子、共振子、発振器、MEMS(Micro Electro Mechanical System)部品、電圧アクチュエータ、人工光合成デバイス用電極等の用途にも適用可能である。
一例では、実施形態の導電性C面GaN基板を用いて、GaN層接合基板を製造することができる。
GaN層接合基板とは、GaNとは異なる化学組成を有する異組成基板にGaN層が接合した構造を有する複合基板であり、発光デバイスその他の半導体デバイスの製造に使用することができる。異組成基板としては、サファイア基板、AlN基板、SiC基板、ZnSe基板、Si基板、ZnO基板、ZnS基板、石英基板、スピネル基板、カーボン基板、ダイヤモンド基板、Ga2O3基板、ZrB2基板、Mo基板、W基板、セラミックス基板などが例示される。
GaN層接合基板の構造、製造方法、用途等の詳細については、特開2006-210660号公報、特開2011-44665号公報等を参照することができる。
イオン注入を行わないGaN層接合基板の製造方法として、GaN基板を異組成基板に接合させた後、該GaN基板を機械的に切断して、異組成基板に接合したGaN層を形成する方法も開発されている。
いずれの方法で製造するにせよ、実施形態の導電性C面GaN基板を材料に用いた場合には、該C面GaN基板から分離されたGaN層が異組成基板に接合された構造のGaN層接合基板が得られる。
実施形態の導電性C面GaN基板は、バルク窒化物半導体結晶、とりわけバルクGaN結晶の製造に好ましく使用することができる。
具体的には、様々な方法でバルク窒化物半導体結晶を成長させる際に、実施形態に係る導電性C面GaN基板をシードとして使用することができる。
バルク窒化物半導体結晶の成長方法としては、HVPE(ハイドライド気相成長法)法、昇華法、アモノサーマル法およびNaフラックス法に加え、THVPE(Tri-Halide Vapor Phase Epitaxy)法、OVPE(Oxide Vapor Phase Epitaxy)法なども好ましく使用することができる。
THVPE法は、GaCl3やAlCl3のような13族元素の三塩化物とNH3のような含窒素化合物を原料に用いる窒化物半導体結晶の気相成長方法で、その詳細については、例えば、国際公開WO2015/037232号公報を参照することができる。THVPE法を用いたバルクGaN結晶の製造においては、実施形態の導電性C面GaN基板の窒素極性表面上に、GaN結晶をエピタキシャル成長させる。
OVPE法は、Ga2OとNH3を原料に用いるGaNの気相成長方法で、その詳細については、例えば、M. Imade, et al., Journal of Crystal Growth, 312 (2010) 676-679を参照することができる。
2.1.GaN結晶の成長方法
実施形態に係る導電性C面GaN基板の製造に好ましく用い得る、GaN結晶の成長方法について説明する。このGaN結晶成長方法は、フローチャートを図4に示すように、次の3つのステップS1~S3を含む。
S1:窒素極性表面を有するGaNシードを準備するステップ。
S2:ステップS1で準備したGaNシードの窒素極性表面上にパターンマスクを設けるステップ。
S3:ステップS1で準備したGaNシードの窒素極性表面上に、ステップS2で配置したパターンマスクを通して、GaN結晶をアモノサーマル的に成長させるステップ。
(1)ステップS1
ステップS1では、窒素極性表面を有するGaNシードを準備する。
好ましいGaNシードは、HVPE法または酸性アモノサーマル法で成長させたバルクGaN結晶を加工して得られるC面GaN基板であり、本2.1.項で説明する方法で成長させたバルクGaN結晶から作られるものであってもよい。C面GaN基板では、[0001]側の主表面がガリウム極性表面、[000-1]側の主表面が窒素極性表面である。
GaNシードの窒素極性表面の方位は、好ましくは[000-1]から2°以内、より好ましくは[000-1]から1°以内である。
GaNシードの窒素極性表面が円形であるとき、その直径は好ましくは45mm以上である。該直径は、典型的には、45~55mm(約2インチ)、95~105mm(約4インチ)、145~155mm(約6インチ)、195~205mm(約8インチ)、295~305mm(約12インチ)等である。
例えばGaNシードが直径50mmのC面GaN基板である場合、その厚さは、好ましくは300μm以上であり、直径がこれより大きければ、その厚さの好ましい下限値もより大きくなる。GaNシードの厚さに上限は特に無いが、通常は20mm以下である。
例えば、成長させるGaN結晶から、[1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mmのC面GaN基板を切り出そうとする場合、該GaN結晶を、[1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mm以上となるように成長させることが必要である。[1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mmであるGaN結晶を成長させるには、GaNシードとして、[1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mm以上であるものを用いることが好ましい。
GaNシードの窒素極性表面は、研磨または研削により平坦化される。好ましくは、CMP(Chemical Mechanical Polishing)および/またはエッチングによって、平坦化加工により導入されたダメージ層が該窒素極性表面から除去される。
ステップS2では、ステップS1で準備したGaNシードの窒素極性表面上にパターンマスクを配置する。
パターンマスクの表面を形成する材料は、好ましくは白金族金属、すなわちRu(ルテニウム)、Rh(ロジウム)、Pd(パラジウム)、Os(オスミウム)、Ir(イリジウム)およびPt(白金)から選ばれる金属であり、特に好ましくはPtである。パターンマスクは、白金族金属またはその合金からなる単層膜であってもよいが、好ましくは、白金族金属よりもGaN結晶との密着性の良い金属からなる下地層の上に、表層として白金族金属層を積層してなる多層膜である。該下地層の材料として、W(タングステン)、Mo(モリブデン)、Ti(チタン)およびこれらから選ばれる1種以上を含む合金が例示されるが、限定するものではない。
図5(a)は、GaNシードを示す斜視図である。GaNシード20は円盤形のC面GaN基板であり、ガリウム極性表面21、窒素極性表面22および側面23を有している。
図5(b)は、窒素極性表面22上にパターンマスク30を配置した後のGaNシード20を示す斜視図である。パターンマスク30には、互いに平行に配置された複数の線状開口31が設けられている。線状開口31が形成する周期的開口パターンはストライプパターンである。
図6は、パターンマスク30を配置した後の、GaNシード20の窒素極性表面22側の一部を示す平面図である。
図6を参照すると、パターンマスク30には、複数の線状開口31が一定のピッチPで互いに平行に設けられており、各線状開口31の内側にGaNシード20の窒素極性表面22が露出している。ピッチは、パターンマスクの非開口部を挟んで隣り合う平行な線状開口間の、中心線間距離を意味する。
製造効率の観点からは、線状開口31の線幅Wが適度に広いことが好ましい。その方が、後のステップS3でGaN結晶が成長する際に、初期段階での成長レートが高くなるからである。従って、該線幅Wは好ましくは5μm以上であり、より好ましくは20μm以上、より好ましくは40μm以上である。
後のステップS3で成長するGaN結晶がGaNシード20から引き継ぐ転位欠陥を減らすためには、線状開口31間のピッチPが大きい方が有利である。従って、該ピッチPは好ましくは1mm以上、より好ましくは2mm以上、より好ましくは3mm以上、より好ましくは4mm以上である。
GaNシード20における窒素極性表面22とM面[(1-100)面、(10-10)面または(01-10)面]との交線の方向を基準方向としたとき、線状開口31の長手方向と該基準方向とがなす角度θは、好ましくは12°±5°である。該角度θは、12°±3°、12°±2°または12°±1°であってもよい。線状開口をこのように配向させると、後のステップS3でGaN結晶を成長させたときに、パターンマスクの非開口部の上方に生じる貫通穴が閉塞し易くなる。
図7は、パターンマスク30が配置された後の、GaNシード20の窒素極性表面22側の一部分を示す平面図である。
パターンマスク30には、線状開口31が設けられ、GaNシードの窒素極性表面22が該線状開口31の内側に露出している。
パターンマスク30に設けられた線状開口31は2種類、すなわち、長手方向が互いに異なる第一線状開口311および第二線状開口312である。複数の該第一線状開口311と複数の該第二線状開口312とによって四角格子パターンが構成されている。
第一線状開口311間のピッチP1および第二線状開口312間のピッチP2は、それぞれ一定である。ピッチは、パターンマスクの非開口部を挟んで隣り合う、互いに平行な線状開口間の中心線間距離を意味する。
ピッチP1とピッチP2は同じであってもよいが、本発明者等が実験を通して見出しているところでは、ピッチP1とピッチP2が異なっている方が、後のステップS3でGaN結晶を成長させたときに、パターンマスクの非開口部の上方に生じる貫通穴が閉塞し易い傾向がある。従って、ピッチP1およびP2は、一方が他方の1.5倍以上であることが好ましく、2倍以上であることがより好ましい。
一方で、交差部の数密度を上げるためには線状開口の密度を高くする必要があること、そして、線状開口の密度を高くするにつれて、後のステップS3で成長するGaN結晶がGaNシードから引き継ぐ転位欠陥が増加することを考慮すると、交差部の数密度は好ましくは20cm-2以下、より好ましくは15cm-2以下、より好ましくは10cm-2以下である。
製造効率の観点からは、第一線状開口311の線幅W1および第二線状開口312の線幅W2が適度に広いことが好ましい。その方が、後のステップS3でGaN結晶が成長する際に、初期段階での成長レートが高くなるからである。従って、該線幅W1およびW2は、好ましくは5μm以上であり、より好ましくは20μm以上、より好ましくは40μm以上である。
該ピッチP1およびP2が大きい程、後のステップS3でGaN結晶を成長させたときに、パターンマスクの非開口部の上方に生じる貫通穴が閉じるまでに要する時間が長くなる。従って、製造効率の観点からは、ピッチP1およびピッチP2の少なくとも一方を10mm以下とすることが好ましい。一例では、ピッチP1およびP2の一方または両方を4mm未満、3mm未満、更には2mm未満とすることができる。
好適例では、引き継がれる転位欠陥の低減と製造効率改善の両方を考慮して、ピッチP1およびP2のいずれか一方だけを4mm未満、3mm未満または2mm未満とすることができる。
好適例のひとつにおいては、第一線状開口311の長手方向が第一基準方向と成す角度θ1と、第二線状開口312の長手方向が該二基準方向と成す角度θ2の、少なくとも一方を12°±5°とすることができる。
第一線状開口311の総延長が第二線状開口312の総延長と同等以上であるときは、少なくとも角度θ1が12°±5°であることが好ましい。換言すれば、線状開口31の総延長の50%以上の部分における長手方向が、GaNシードの窒素極性表面とM面との交線の方向に対し12°±5°の角度をなすことが好ましい。
より好ましい例では、角度θ1および角度θ2の両方が12±5°、すなわち、線状開口31の全ての部分における長手方向が、GaNシードの窒素極性表面とM面との交線の方向に対し12±5°の角度をなす。
角度θ1およびθ2は、12±3°、12±2°、12±1°であってもよい。
線状開口を上記のように配向させると、後のステップS3でGaN結晶を成長させたときに、パターンマスクの非開口部の上方に生じる貫通穴が閉塞し易くなる。
第一線状開口と第二線状開口とがなす角度θ12は、例えば、30°以上45°未満、45°以上75°未満または75°以上90°以下とし得る。該角度θ12は、60°±10°、60°±5°、60°±3°、60°±1°等としてもよい。
図8~10に含まれる各図面は、窒素極性表面22上にパターンマスク30が配置された後のGaNシード20を示す平面図であり、パターンマスクに設け得る各種の周期的開口パターンを例示しているが、採用し得る開口パターンはこれらに限定されない。
図8(a)では、線状開口31が、ジグザグストライプパターンを形成している。
図8(b)では、線状開口31が、一種の格子パターンを形成している。
図8(c)では、線状開口31が、傾斜したレンガ格子パターンを形成している。
図8(d)では、線状開口31が、傾斜した四角格子パターンを形成している。
図9(f)では、線状開口31が、傾斜したレンガ格子と傾斜した四角格子を折衷した格子パターンを形成している。
図9(g)では、線状開口31が、三角格子パターンを形成している。
図9(h)では、線状開口31が、扁平ハニカム格子パターンを形成している。
図10(i)では、線状開口31が、毘沙門亀甲格子パターンを形成している。
図10(j)および(k)の各々では、線状開口31が、立方体パターンを形成している。
図10(l)では、線状開口31が、Y字形パターンを形成している。
図11(a)~(f)に示すものを含め、長手方向が互いに異なる2以上の線状開口間が接続されている交差部を、本明細書では連続的交差部と呼ぶ。
本明細書にいう交差部は、特に断らない限り、連続的交差部のみならず、図12(a)~(f)に例示する不連続的交差部を包含する。不連続的交差部は、連続的交差部に対し、線状開口間の接続を切り離す変更を加えてなる交差部と見做すことができる。
不連続的交差部における、非開口部で隔てられた2つの線状開口間の距離は、300μm以下であり、好ましくは200μm以下である。
周期的開口パターンに交差部が含まれると、後のステップS3でGaN結晶を成長させたときに、パターンマスクの非開口部の上方に生じる貫通穴が閉塞し易くなる。この効果は、周期的開口パターン中における交差部の配置が二次元的であるとき顕著であり、更に、交差部の数密度を高くすることによってより顕著となる。
このことから、周期的開口パターンにおける交差部の配置は二次元的であることが好ましく、そのときにパターンマスクが含む交差部の数密度は、好ましくは1cm-2以上である。ただし、交差部の数密度を上げるためには線状開口の密度を高くする必要があること、そして、線状開口の密度を高くするにつれて、後のステップS3で成長するGaN結晶がGaNシードから引き継ぐ転位欠陥が増加することを考慮すると、交差部の数密度は好ましくは20cm-2以下、より好ましくは15cm-2以下、より好ましくは10cm-2以下である。
線状開口の少なくとも一部は、その長手方向が、GaNシードの窒素極性表面とM面との交線の方向に対し12±5°の角度をなすことが好ましい。より好ましいのは、該線状開口の総延長の50%以上を占める部分において、更には該線状開口の全ての部分において、長手方向が、GaNシードの窒素極性表面とM面との交線の方向に対し12±5°の角度をなすことである。
線状開口の線幅は、0.5mm以下であることが好ましく、0.2mm以下であることがより好ましく、0.1mm以下であることがより好ましく、また、5μm以上であることが好ましく、20μm以上であることがより好ましく、40μm以上であることがより好ましい。線状開口の全ての部分で線幅が同じである必要はない。
GaNシード上に成長させるGaN結晶が該GaNシードから引き継ぐ転位欠陥の低減という観点からは、パターンマスクが1mm未満のピッチで配置された線状開口を含まないことが好ましく、2mm未満のピッチで配置された線状開口を含まないことがより好ましく、3mm未満のピッチで配置された線状開口を含まないことがより好ましく、4mm未満のピッチで配置された線状開口を含まないことがより好ましい。
一方、製造効率の改善という観点からは、パターンマスクが10mm以下のピッチで配置された線状開口を含むことが好ましく、更には、4mm未満、3mm未満または2mm未満のピッチで配置された線状開口を含んでもよい。
上記観点の両方を考慮して、パターンマスクには1mm以上4mm未満のピッチで配置された線状開口と、4mm以上のピッチで配置された線状開口とを設けたり、1mm以上3mm未満のピッチで配置された線状開口と、3mm以上のピッチで配置された線状開口とを設けたり、あるいは、1mm以上2mm未満のピッチで配置された線状開口と、2mm以上のピッチで配置された線状開口とを設けたりしてもよい。これらのいずれの場合にも、パターンマスクには4mm以上のピッチで配置された線状開口を設け得る。
図8~10に示す例のうち、パターンマスクの単位パターンが含む非開口部が全て四角形であるのは、図8(c)および(d)、図9(e)および(f)、図10(j)および(k)である。周期的開口パターンが扁平ハニカムパターンである図9(h)の例では、パターンマスクの単位パターンが含む非開口部が全て六角形である。
ステップS3では、ステップS1で準備したGaNシードの窒素極性表面上に、ステップS2で形成したパターンマスクを通して、GaN結晶をアモノサーマル的に成長させる。
ステップS3におけるGaN結晶の成長過程を、図13を参照して説明する。
図13(a)は、結晶成長が始まる前の状態を示す断面図である。GaNシード20の窒素極性表面22上には、線状開口31を有するパターンマスク30が設けられている。
図13(b)は、パターンマスク30に設けられた線状開口31の内側に露出した窒素極性表面22上で、GaN結晶40が成長し始めたところを示す。
パターンマスク30を通り抜けた後、GaN結晶40は図13(c)に示すように、[000-1]方向だけではなくラテラル方向(窒素極性表面22に平行な方向)にも成長するが、GaN結晶40とパターンマスク30との間にはギャップGが形成される。その結果、パターンマスク30との接触により起こり得るGaN結晶40の配向乱れが抑制される。
GaN結晶40が更に成長することにより、ギャップGは徐々に埋まるが、完全に埋まることはなく、図13(d)に示すように、ボイドVを残した状態で貫通穴Tが閉じる。
貫通穴Tが閉じた後、図13(e)に示すように、GaN結晶40を[000-1]方向に更に成長させる。GaNシード20とGaN結晶40との間に発生する応力が、ボイドVによって緩和され、ひいてはGaN結晶40の歪が低減されると考えられる。
貫通穴Tが塞がった後の、GaN結晶40の[000-1]方向の成長量は、好ましくは1mm以上、より好ましくは2mm以上、より好ましくは3mm以上であり、特に上限は無い。
注記すると、ステップS3において、GaN結晶は、GaNシード20のガリウム極性表面21上でも成長するが、図13では図示を省略している。
上記のコアレス面はパターンマスクの非開口部の上方に形成されるので、パターンマスクが複数の閉じた非開口部を有するときには、上述のC面GaN基板の主表面に、複数の転位アレイが離散的に現れる。パターンマスクにおける複数の閉じた非開口部の配置に周期性があるときには、上述のC面GaN基板の主表面における該複数の転位アレイの配置も周期的となる。パターンマスクにおける複数の閉じた非開口部の配置が二次元的である場合には、上述のC面GaN基板の主表面における該複数の転位アレイの配置も二次元的となる。
閉じた非開口部とは、周囲が線状開口で囲まれた非開口部であり、自らの輪郭線が環をなす非開口部といってもよい。図8~10に示す各種の例のうちパターンマスクが閉じた非開口部を有するのは、図8(c)および(d)、図9(e)~(h)、図10(i)~(k)である。これらの例において、パターンマスクにおける閉じた非開口部の配置は、周期的かつ二次元的である。
本発明者等が実験を通して知り得たところでは、パターンマスク30に設ける開口パターンがストライプ型の場合、GaN結晶40の成長が図13(c)の段階から図13(d)の段階へ最も確実に進むのは、すなわち、GaN結晶40に生じる貫通穴Tが最も塞がり易いのは、窒素極性表面22とM面との交線の方向に対して線状開口31の長手方向を約12°傾斜させたときである。該傾斜を0°に近付けても、また、30°に近付けても、貫通穴Tは塞がり難くなる。
一方、線状開口31が形成するパターンに交差部を導入すると、線状開口31の長手方向がM面またはA面と平行であっても、GaN結晶40に生じる貫通穴Tが塞がり易くなる。
その理由について、本発明者等は、以下に説明する凹入角効果が関係していると考えている。
図14(b)は、図14(a)に示すGaNシード上に、図13(c)の成長段階にあるGaN結晶40が形成された状態を示している。GaN結晶40は、線状開口31に沿って成長している。破線で表示されているのは、GaN結晶40の下方に隠れた線状開口31の輪郭である。
図14(b)中の4つの矢印は、それぞれ、線状開口311および312が形成する交差部の上に成長するGaN結晶40の側部に形成された凹入部を指している。矢印の方向は、凹入部の凹入方向を表している。
かかる凹入部の形成によって凹入角効果(re-entrant angle effect)が発生し、GaN結晶40は矢印と反対の方向に向かって成長するように促される。すなわち、パターンマスクの非開口部の上方に生じる貫通穴が閉じるようにGaN結晶を成長させる駆動力が、凹入角効果によって生じる。
図15(a)は、線状開口が不連続的交差部を形成するパターンマスクが配置された、GaNシードの窒素極性表面側の一部を示す平面図である。第一線状開口311と、2つに分断された第二線状開口312とによって、不連続的交差部が形成されている。
このGaNシード上にGaN結晶を成長させたとき、不連続的交差部における第一線状開口311と第二線状開口312の間の距離が小さいため、図13(c)の成長段階におけるGaN結晶の形状は、連続的交差部上に成長したときと同様である。すなわち、図15(b)に示すように、不連続的交差部上に成長するGaN結晶40の側部には矢印で示す凹入部が形成される。その結果発生する凹入角効果によって、GaN結晶40は矢印と反対の方向に向かって成長するよう促される。
以上に説明した凹入角効果は、図11および12に例示する各種の交差部上でGaN結晶が成長したときに発生し得ることを、当業者は理解できるであろう。
図16を参照すると、結晶成長装置100は、オートクレーブ101と、その中に設置されるPt製のカプセル102を備えている。
カプセル102は、Pt製のバッフル103で相互に区画された原料溶解ゾーン102aおよび結晶成長ゾーン102bを内部に有する。原料溶解ゾーン102aにはフィードストックFSが置かれる。結晶成長ゾーン102bには、Ptワイヤー104で吊されたシードSが設置される。
真空ポンプ105、アンモニアボンベ106および窒素ボンベ107が接続されたガスラインが、バルブ108を介してオートクレーブ101およびカプセル102と接続される。カプセル102にNH3(アンモニア)を入れる際には、アンモニアボンベ106から供給されるNH3の量をマスフローメーター109で確認することが可能となっている。
フィードストックの溶解を促進するための鉱化剤には、NH4Cl(塩化アンモニウム)、NH4Br(臭化アンモニウム)およびNH4I(ヨウ化アンモニウム)から選ばれる一種以上のハロゲン化アンモニウムと、NH4F(フッ化アンモニウム)とを組合せて用いることが好ましい。特に好ましくは、NH4FとNH4Iを併用する。
一方、NH4Fを単独で鉱化剤に用いた場合はラテラル方向成長が強く促進される。GaN結晶のラテラル方向の成長を促進し過ぎると、図13に示す形態でGaN結晶を成長させること、すなわち、パターンマスクとの間にギャップが形成されるようにGaN結晶を成長させることが難しい。
フィードストックFSが十分に溶解して溶媒が飽和状態に達するまでの間は、シードSの表面でもエッチングが生じる。必要な場合には、成長開始前に、シードSのエッチバックを促進させる目的のために、原料溶解ゾーン102aと結晶成長ゾーン102bの間の温度勾配を結晶成長時とは逆にする温度反転期間を設けることもできる。
成長温度は、好ましくは550℃以上である。1000℃以上の成長温度を使用することは妨げられないが、700℃以下であっても十分に品質の高いGaN結晶を成長させることが可能である。
成長圧力は、例えば、100~250MPaの範囲内で設定することができるが、限定するものではない。
原料溶解ゾーンと結晶成長ゾーンの温度差を大きくすることによって、GaN結晶の成長レートを高くすることが可能であるが、成長レートが高過ぎる場合には、GaN結晶の成長が図13(c)の段階から図13(d)の段階に進み難くなる、すなわち、GaN結晶の貫通穴が閉じ難くなるという問題が生じ得る。
ステップS3では、フィードストックが使い尽くされる度にカプセルを交換し、GaN結晶の再成長を繰り返すことができる。
例えば、図17(a)に破線で示す位置でGaN結晶40をスライスすると、得られるC面GaN基板は貫通穴を有さないので、半導体デバイス用の基板として好適に使用可能である他、バルクGaN結晶を成長させる際にシードとして使用したり、GaN層接合基板の製造に使用したりすることができる。
一方、図17(b)に破線で示す位置でGaN結晶40をスライスした場合、得られるC面GaN基板は貫通穴を有するため、半導体デバイス用の基板としての使用には適さないが、F(フッ素)を含有する酸性鉱化剤を用いてバルクGaN結晶をアモノサーマル的に成長させるときのシードとして使用することが可能である。酸性鉱化剤がFを含有すると、シードに貫通穴があっても、それを塞ぐようにGaN結晶が成長するからである。Fを含有する酸性鉱化剤としては、前述のNH4Fに加えて、GaF3(フッ化ガリウム)が好ましく例示される。
一例では、ステップS3において、貫通穴Tの全部または一部が閉じないまま残った状態でGaN結晶40の成長を終了させてもよいが、そうした場合、ステップS4では、成長したGaN結晶40をどの位置でスライスしたとしても、貫通穴のあるC面GaN基板しか得られない。この貫通穴のあるC面GaN基板は、Fを含有する酸性鉱化剤を用いてバルクGaN結晶をアモノサーマル的に成長させるときのシードとして使用することが可能である。
実施形態に係る導電性C面GaN基板を製造するための、いくつかの方法を以下に例示する。
(1)第一製造方法
第一製造方法は、次の2つのステップS11およびS12を含む。
S11:前記2.1.項に記載のGaN結晶成長方法を用いて、O(酸素)濃度が2×1018atoms/cm3以上のバルクGaN結晶を成長させるステップ。
S12:ステップS11で成長させたバルクGaN結晶を加工して、目的の導電性C面GaN基板を得るステップ。
Oの大部分を水分の形態で成長容器内に導入する場合、鉱化剤濃度を低くすることが、シード上に析出するGaN結晶中のO濃度を高くするうえで有効かもしれない。なぜなら、GaNの溶解量は鉱化剤濃度に依存するので、鉱化剤濃度を下げてGaNの溶解量を減少させると、溶媒中においてGaNに対するOの濃度比が高くなるからである。
一例では、前記2.1.項に記載の方法で成長させるGaN結晶のうち、ステップS12で導電性C面GaN基板に加工する部分だけを、2×1018atoms/cm3以上の濃度でOドープしてもよい。例えば、図13(d)の段階までは、成長容器内にOを意図的に導入することなくGaN結晶を成長させ、次いで、成長容器を交換し、図13(e)の段階では成長容器内にOを意図的に導入してGaNを再成長させるのである。
ステップS12においては、ステップS11で成長させたバルクGaN結晶を、図17(a)に破線で示す位置でスライスすることにより、貫通穴の無い導電性C面GaN基板を得る。
バルクGaN結晶は、例えばワイヤソーを用いてスライスすることができる。切断面の平坦化は、グラインディングとラッピングのいずれかまたは両方によって行うことができる。切断面からのダメージ層除去は、CMPとエッチングのいずれかまたは両方によって行うことができる。
第二製造方法は、次の3つのステップS21~S24を含む。
S21:前記2.1.項に記載のGaN結晶成長方法を用いてバルクGaN結晶を成長させるステップ。
S22:ステップS21で成長させたバルクGaN結晶を加工して、C面GaN基板を得るステップ。
S23:ステップS22で得たC面GaN基板の窒素極性表面上に、O濃度が2×1018atoms/cm3以上のバルクGaN結晶をアモノサーマル的に成長させるステップ。
S24:ステップS23で成長させたバルクGaN結晶を加工して、目的の導電性C面GaN基板を得るステップ。
ステップS22において、ステップS21で成長させたバルクGaN結晶をスライスする位置は、図17(a)に示す位置であってもよいし、図17(b)に示す位置であってもよい。図17(b)に示す位置でスライスして得られるC面GaN基板は貫通穴を有するが、後のステップS23では、Fを含有する酸性鉱化剤を用いることにより、該貫通穴を塞ぐようにGaN結晶を成長させることができる。
バルクGaN結晶のスライスには、例えばワイヤソーを用いることができる。切断面の平坦化は、グラインディングとラッピングのいずれかまたは両方によって行うことができる。切断面からのダメージ層除去は、CMPとエッチングのいずれかまたは両方によって行うことができる。
ステップS23では、十分な量のOを導入した成長容器内で、GaN結晶をアモノサーマル的に成長させる。シードには、ステップS22で得たC面GaN基板を、主表面にパターンマスク等を配置することなく、そのまま用いることができる。
成長装置には、図16に示すタイプのものを好ましく用いることができる。
フィードストックには、加熱下で単体GaにHClガスを接触させて得られる気体GaClと、NH3ガスとを反応させる方法で製造した多結晶GaNを、好ましく用いることができる。
鉱化剤には、NH4Fのような、Fを含有する酸性鉱化剤を用いる。NH4Cl、NH4BrおよびNH4Iから選ばれる一種以上のハロゲン化アンモニウムと、NH4Fとを併用してもよく、特に、NH4FとNH4Iを併用することが好ましい。
NH4Fの濃度は、NH3に対するモル比で0.1~1%とすることが好ましい。NH4F以外のハロゲン化アンモニウムの濃度は、NH3に対するモル比で1~5%とすることが好ましい。
本発明者等が確認しているところでは、同じ酸性アモノサーマル条件下において、C面GaN基板の窒素極性表面上とガリウム極性表面上には不純物濃度の異なるGaN結晶が成長する。本発明者等が行なったある実験では、窒素極性表面上に成長したGaN結晶のO濃度が1.2×1019cm-3、H濃度が1.5×1019cm-3であったのに対し、同じ条件下でガリウム極性表面上に成長したGaN結晶のO濃度は3×1017cm-3、H濃度は2×1019cm-3であった。
ステップS24では、ステップS23で成長させたバルクGaN結晶を、例えばワイヤソーを用いてスライスする。GaN結晶の切断面の平坦化は、グラインディングとラッピングのいずれかまたは両方によって行うことができる。切断面からのダメージ層除去は、CMPとエッチングのいずれかまたは両方によって行うことができる。
以上、第一製造方法と第二製造方法について説明したが、実施形態に係る導電性C面GaN基板を製造する方法は、この2つに限定されない。
3.1.実験1
(1)導電性C面GaN基板の作製
一次GaNシードとして、HVPE法で成長させたGaN結晶から切り出したC面GaN基板を準備した。このC面GaN基板は、それぞれCMP仕上げされた窒素極性表面とガリウム極性表面を有していた。窒素極性表面の方位は[000-1]から1°以内であった。
該C面GaN基板の窒素極性表面上に、100nm厚のTiW層上に100nm厚のPt層を有する積層膜からなるパターンマスクを、リフトオフ法で形成した。該パターンマスクには、線状開口からなるストライプパターンを設けた。線状開口の線幅は50μm、線状開口間のピッチは4mmとした。ストライプ方向は、該一次GaNシードにおけるM面と窒素極性表面との交線から12°傾けた。
フィードストックには、加熱下で単体GaにHClガスを接触させて得られる気体GaClと、NH3ガスとを反応させる方法で合成した多結晶GaNを用いた。
鉱化剤にはNH4FおよびNH4Iを併用した。NH4FおよびNH4Iの量は、NH3に対するモル比で、それぞれ0.5%および4.0%とした。NH4Iは、NH3を入れた後のPt製カプセル内にHI(ヨウ化水素)を導入することにより合成した。
吸湿したNH4Fを使用したことにより、アンモニアに対する重量比で少なくとも約100ppmのOがカプセル内に導入された。
成長開始から35日間が経過したところでカプセルを開放してGaNシードを取り出し、その[000-1]側に成長したGaN結晶を観察したところ、成長フロントはパターンマスクの上方に達していた。しかし、ラテラル方向の成長レートは面内で一様ではなく、パターンマスクの非開口部の上方の貫通穴は、一部のみが閉塞しており、殆どの部分は閉じていなかった。
観察後、GaNシードを新しく準備したカプセルに移し換え、再び同じアモノサーマル成長条件で再成長を行った。再成長の開始から35日間が経過したところで成長を終了させた。
成長したGaN結晶をGaNシードから分離させ、その[0001]側(GaNシードと結合していた側)の表面を観察すると、互いに平行な複数のV溝が、等間隔で形成されていた。
V溝の長手方向は、パターンマスクに設けた線状開口の長手方向と同じであり、また、V溝間のピッチは、該線状開口間のピッチと同じであった。このことは、このGaN結晶が図13に示す形態で成長したこと、および、その結果として形成されたボイドの名残が該V溝であることを示している。
レーザー顕微鏡で計測した該V溝の深さは最深部において1.9mmであった。再成長前の観察結果と合わせると、成長中のGaN結晶に生じた上記の貫通穴は、GaN結晶が[000-1]方向に1~2mm成長した時点で閉塞し始めたと考えられた。
このC面GaN基板のガリウム極性表面側において、SIMSにより表面から深さ10μmまでの範囲でO濃度を測定したところ、深さ1μm以上の部分において1×1018atoms/cm3であった。
次いで、このC面GaN基板を二次GaNシードとして使用し、酸性アモノサーマル法でGaN結晶を成長させた。
結晶成長装置には、図16に示すタイプのものを用いた。
フィードストックには、加熱下で単体GaにHClガスを接触させて得られる気体GaClと、NH3ガスとを反応させる方法で合成した多結晶GaNを用いた。
吸湿したNH4Fを使用したことにより、アンモニアに対する重量比で少なくとも約370ppmのOがカプセル内に導入された。
成長条件は、結晶成長ゾーンの温度Tgと原料溶解ゾーンの温度Tsの平均値を605~610℃、結晶成長ゾーンと原料溶解ゾーンの温度差を5~10℃(Ts>Tg)、圧力を220MPaとした。
28日間の成長により、二次GaNシードの窒素極性表面上ではGaN結晶が[000-1]方向に1.8mm成長した。
次いで、成長させたGaN結晶を加工して、直径50mmの導電性C面GaN基板を作製した。該GaN基板の主表面は、両側とも研削して平坦化した後、更にCMP仕上げしてダメージ層を除去した。最終的な基板厚さは350μmとした。
(i)電気特性
上記(1)で作製した導電性C面GaN基板をカットし、厚さ350μmで主表面が1×1cm2の正方形である板状の試験片を作製した。該試験片の4隅に、インジウム半田を用いてリード線を接着し、van der Pauw法によるホール効果測定を行った。該測定から、キャリアはn型であることが確認された。該測定に基づいて求めた、室温におけるキャリア濃度は2×1018cm-3であった。
該n型キャリア濃度と、別途測定した該試験片の室温における抵抗率1.7×10-2Ω・cmとからホール移動度を求めたところ、178cm2/V・sであった。
上記(1)で作製した導電性C面GaN基板のガリウム極性表面における(004)反射のXRCを、CuKαを線源に用いたX線回折装置[スペクトリス(株)製 パナリティカル X’Pert Pro MRD]を用いて測定した。入射側光学系には、1/2スリット、X線ミラー、Ge(440)4結晶モノクロメータおよびw0.2mm×h1mmのクロススリットを用いた。受光光学系には、半導体ピクセル検出器であるPIXcel3D(登録商標)の0Dモードを用いた。光学系の分解能は5~6arcsecであった。
試料表面におけるX線のビームサイズは、X線の入射角が90°(X線の入射方向が試料表面と直交)の場合に0.2mm×5mmとなるように設定した。測定時には、該ビームサイズが5mmとなる方向とX線入射面とが直交するようにした。
全測定点における(004)反射のXRCのピーク角度およびFWHMは下記表1に示す通りであった。
全測定点間におけるピーク角度の最大値と最小値との差は0.08°であった。
測定点No.5から測定点No.44までの40個の測定点を含む長さ40mmの区間について見ると、FWHMの最大値、平均値および標準偏差が、それぞれ、12.6arcsec、9.6arcsecおよび1.4arcsecであり、ピーク角度の最大値と最小値との差は0.07°であった。
全測定点における(004)反射のXRCのピーク角度およびFWHMは下記表2に示す通りであった。
全測定点間におけるピーク角度の最大値と最小値との差は0.07°であった。
測定点No.5から測定点No.44までの40個の測定点を含む長さ40mmの区間について見ると、FWHMの最大値、平均値および標準偏差が、それぞれ、18.2arcsec、9.5arcsecおよび2.7arcsecであり、ピーク角度の最大値と最小値との差は0.06°であった。
上記(1)で作製した導電性C面GaN基板のガリウム極性表面側において、表面から深さ10μmまでの範囲で、F(フッ素)、I(ヨウ素)、O(酸素)およびH(水素)の濃度をSIMSにより測定した。深さ1μm以上の部分における濃度は、Fが4×1015atoms/cm3、Iが4×1015atoms/cm3、Oが7×1018atoms/cm3、Hが9×1018atoms/cm3であった。
(iv)赤外吸収スペクトル
上記(1)で作製した導電性C面GaN基板の赤外吸収スペクトルを測定したところ、3140~3200cm-1に、ガリウム空孔-水素複合体に帰属する複数の吸収ピークが観察された。
(1)導電性C面GaN基板の作製
一次GaNシードとして、HVPE法で成長させたGaN結晶から切り出したC面GaN基板を準備した。このC面GaN基板は、それぞれCMP仕上げされた窒素極性表面とガリウム極性表面を有していた。窒素極性表面の方位は[000-1]から1°以内であった。
該一次GaNシードの窒素極性表面上に、100nm厚のTiW層上に100nm厚のPt層を有する積層膜からなるパターンマスクを、リフトオフ法で形成した。該パターンマスクには、線状開口からなる傾斜した四角格子パターンを設けた。
該傾斜した四角格子パターンは、互いに60°の角度をなす第一線状開口と第二線状開口から構成した。各線状開口の線幅は50μmとした。第一線状開口間のピッチは4mmとし、第二線状開口間のピッチは2mmとした。
第一線状開口と第二線状開口の長手方向は、それぞれ、一次GaNシードにおけるM面と窒素極性表面との交線から12°傾けた。
フィードストックには、加熱下で単体GaにHClガスを接触させて得られる気体GaClと、NH3ガスとを反応させる方法で合成した多結晶GaNを用いた。
鉱化剤にはNH4FおよびNH4Iを併用した。NH4FおよびNH4Iの量は、NH3に対するモル比で、それぞれ0.5%および4.0%とした。NH4Iは、NH3を入れた後のPt製カプセル内にHI(ヨウ化水素)を導入することにより合成した。
成長条件は、結晶成長ゾーンの温度Tgと原料溶解ゾーンの温度Tsの平均値を605~610℃、結晶成長ゾーンと原料溶解ゾーンの温度差を3~8℃(Ts>Tg)、圧力を220MPaとした。
22日間の成長により、一次GaNシードの窒素極性表面上ではGaN結晶が[000-1]方向に3.2mm成長した。
次いで、該C面GaN基板の窒素極性表面上に、リフトオフ法を用いて、一次GaNシードに設けたパターンマスクと同じパターンマスクを形成した。パターンマスクに設ける傾斜した四角格子パターンの方位も、一次GaNシードに設けたパターンマスクのそれと同じとした。
結晶成長装置には、図16に示すタイプのものを用いた。
フィードストックには、加熱下で単体GaにHClガスを接触させて得られる気体GaClと、NH3ガスとを反応させる方法で合成した多結晶GaNを用いた。
鉱化剤にはNH4FおよびNH4Iを併用した。NH4FおよびNH4Iの量は、NH3に対するモル比で、それぞれ1.0%とした。NH4Iは、NH3を入れた後のPt製カプセル内にHI(ヨウ化水素)を導入することにより合成した。
吸湿したNH4Fを使用したことにより、アンモニアに対する重量比で少なくとも約365ppmのOがカプセル内に導入された。
28日間の成長により、二次GaNシードの窒素極性表面上ではGaN結晶が[000-1]方向に2.0mm成長した。
次いで、成長させたGaN結晶を加工して、直径50mmの導電性C面GaN基板を作製した。該GaN基板の主表面は、両側とも研削して平坦化した後、更にCMP仕上げしてダメージ層を除去した。最終的な基板厚さは309μmとした。
(i)電気特性
上記(1)で作製した導電性C面GaN基板から、前記実験1.と同様にして試験片を作製し、van der Pauw法によるホール効果測定を行った。該測定から、キャリアはn型であることが確認された。該測定に基づいて求めた、室温におけるキャリア濃度は8×1018cm-3であった。
該n型キャリア濃度と、別途測定した該試験片の室温における抵抗率6.1×10-3Ω・cmとからホール移動度を求めたところ、135cm2/V・sであった。
上記(1)で作製した導電性C面GaN基板のガリウム極性表面における(004)反射のXRCを、実験1と同様にして測定した。
まず、ガリウム極性表面の略中心を通る、m軸に平行な長さ47mmの線分上において、1mm間隔でωスキャンを行った。各ωスキャンにおいて、X線入射面はm軸に平行にした。つまり、試料のガリウム極性表面に対し、a軸に直交する方向からX線を入射させた。
全測定点における(004)反射のXRCのピーク角度およびFWHMは下記表3に示す通りであった。
全測定点間におけるピーク角度の最大値と最小値との差は0.10°であった。
測定点No.4から測定点No.43までの40個の測定点を含む長さ40mmの区間について見ると、FWHMの最大値、平均値および標準偏差が、それぞれ、19.7arcsec、11.2arcsecおよび3.1arcsecであり、ピーク角度の最大値と最小値との差は0.10°であった。
全測定点における(004)反射のXRCのピーク角度およびFWHMは下記表4に示す通りであった。
全測定点間におけるピーク角度の最大値と最小値との差は0.11°であった。
測定点No.4から測定点No.43までの40個の測定点を含む長さ40mmの区間について見ると、FWHMの最大値、平均値および標準偏差が、それぞれ、18.8arcsec、10.6arcsecおよび2.1arcsecであり、ピーク角度の最大値と最小値との差は0.10°であった。
上記(1)で作製した導電性C面GaN基板のガリウム極性表面側において、表面から深さ10μmまでの範囲で、F、I、OおよびHの濃度をSIMSにより測定した。深さ1μm以上の部分における濃度は、Fが1×1016atoms/cm3、Iが2×1015atoms/cm3、Oが1×1019atoms/cm3、Hが1×1019atoms/cm3であった。
本明細書には下記のC面GaN基板製造方法も開示されていることを付記する。

Claims (53)
- 室温において、抵抗率が2×10-2Ωcm以下またはn型キャリア濃度が1×1018cm-3以上であり、更に、少なくとも一方の主表面上に、下記条件(A1)および(B1)の少なくとも一方を充たす長さ40mmの仮想的な線分である第一線分を少なくともひとつ引き得る、導電性C面GaN基板:
(A1)当該第一線分上において、各ωスキャンの際のX線入射面を当該第一線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのFWHMの最大値が30arcsec未満である;
(B1)当該第一線分上において、各ωスキャンの際のX線入射面を当該第一線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのピーク角度の最大値と最小値との差が0.2°未満である。 - 上記第一線分が上記条件(A1)を充たす、請求項1に記載の導電性C面GaN基板。
- 上記第一線分が上記条件(A1)に加え下記条件(A2)を充たす、請求項2に記載の導電性C面GaN基板:
(A2)上記条件(A1)にいうXRC測定から得られる第一線分上の全測定点間でのXRCのFWHMの平均が20arcsec未満である。 - 上記第一線分が上記条件(A1)に加え下記条件(A3)を充たす、請求項2に記載の導電性C面GaN基板:
(A3)上記条件(A1)にいうXRC測定から得られる第一線分上の全測定点間でのXRCのFWHMの平均および標準偏差が、それぞれ12arcsec未満および5arcsec未満である。 - 上記第一線分を引き得る主表面上に、下記条件(C1)および(D1)の少なくとも一方を充たす長さ40mmの仮想的な線分である第二線分を少なくともひとつ引き得る、請求項1~4のいずれか1項に記載の導電性C面GaN基板:
(C1)第二線分は上記第一線分の少なくともひとつと直交し、かつ、当該第二線分上において、各ωスキャンの際のX線入射面を当該第二線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのFWHMの最大値が30arcsec未満である;
(D1)第二線分は上記第一線分の少なくともひとつと直交し、かつ、当該第二線分上において、各ωスキャンの際のX線入射面を当該第二線分と平行にして(004)反射のXRCを1mm間隔で測定したとき、全測定点間でのXRCのピーク角度の最大値と最小値との差が0.2°未満である。 - 上記第二線分が上記条件(C1)を充たす、請求項5に記載の導電性C面GaN基板。
- 上記第二線分が上記条件(C1)に加え下記条件(C2)を充たす、請求項6に記載の導電性C面GaN基板:
(C2)上記条件(C1)にいうXRC測定から得られる第二線分上の全測定点間でのXRCのFWHMの平均が20arcsec未満である。 - 上記第二線分が上記条件(C1)に加え下記条件(C3)を充たす、請求項6に記載の導電性C面GaN基板:
(C3)上記条件(C1)にいうXRC測定から得られる第二線分上の全測定点間でのXRCのFWHMの平均および標準偏差が、それぞれ12arcsec未満および5arcsec未満である。 - 上記第一線分を引き得る主表面上に、周期的に配置された複数の転位アレイを有する、請求項1~8のいずれか1項に記載の導電性C面GaN基板。
- 上記主表面上における上記複数の転位アレイの配置が二次元的である、請求項9に記載の導電性C面GaN基板。
- 上記主表面上における上記複数の転位アレイの配置が2以上の方向に周期性を有する、請求項10に記載の導電性C面GaN基板。
- 室温において、抵抗率が2×10-2Ωcm以下である、請求項1~11のいずれか1項に記載の導電性C面GaN基板。
- 室温において、n型キャリア濃度が1×1018cm-3以上である、請求項1~12のいずれか1項のいずれかに記載の導電性C面GaN基板。
- 室温におけるn型キャリア濃度より高いO濃度を有する、請求項1~13のいずれか1項に記載の導電性C面GaN基板。
- 室温におけるn型キャリア濃度がO濃度の20~70%である、請求項14に記載の導電性C面GaN基板。
- Li、Na、K、MgおよびCaの濃度がいずれも1×1016atoms/cm3未満である、請求項1~15のいずれか1項に記載の導電性C面GaN基板。
- Fを含有する、請求項16に記載の導電性C面GaN基板。
- Fに加え、Cl、BrおよびIから選ばれる一種以上のハロゲンを含有する、請求項17に記載の導電性C面GaN基板。
- FおよびIを含有する、請求項18に記載の導電性C面GaN基板。
- H濃度が5×1017atoms/cm3以上1×1020atoms/cm3以下である、請求項1~19のいずれか1項に記載の導電性C面GaN基板。
- ガリウム空孔-水素複合体に帰属する赤外吸収ピークを3140~3200cm-1に有するGaN結晶からなる、請求項1~20のいずれか1項に記載の導電性C面GaN基板。
- [1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mm以上である、請求項1~21のいずれか1項に記載の導電性C面GaN基板。
- 円盤形で、直径が45mm以上である、請求項1~22のいずれか1項に記載の導電性C面GaN基板。
- ガリウム極性表面の方位が[0001]から5°以内である、請求項1~23のいずれか1項に記載の導電性C面GaN基板。
- 請求項1~24のいずれか1項に記載の導電性C面GaN基板を準備するステップと、該準備した導電性C面GaN基板上に一種以上の窒化物半導体をエピタキシャル成長させるステップと、を含む窒化物半導体デバイスの製造方法。
- 請求項1~24のいずれか1項に記載の導電性C面GaN基板を準備するステップと、該準備した導電性C面GaN基板上に一種以上の窒化物半導体をエピタキシャル成長させるステップと、を含むエピタキシャル基板の製造方法。
- 請求項1~24のいずれか1項に記載の導電性C面GaN基板を準備するステップと、該準備した導電性C面GaN基板上に一種以上の窒化物半導体結晶をエピタキシャル成長させるステップと、を含むバルク窒化物半導体結晶の製造方法。
- 請求項1~24のいずれか1項に記載の導電性C面GaN基板を準備するステップと、該準備した導電性C面GaN基板を異組成基板に接合させるステップと、を含むGaN層接合基板の製造方法。
- 窒素極性表面を有するGaNシードを準備する第一ステップと;
該GaNシードの該窒素極性表面上にパターンマスクを配置するステップであって、該パターンマスクには複数の線状開口が3mm未満のピッチで互いに平行に設けられる第二ステップと;
該GaNシードの該窒素極性表面上に、該パターンマスクを通してGaN結晶をアモノサーマル的に成長させるステップであって、該GaN結晶と該パターンマスクの上面との間にはギャップが形成される第三ステップと;
該GaN結晶を加工してC面GaN基板を得る第四ステップと;
を含むC面GaN基板製造方法。 - 上記パターンマスクに設けられる上記複数の線状開口間のピッチが1mm以上である、請求項29に記載の製造方法。
- 上記第二ステップでは、上記複数の線状開口の長手方向が、上記窒素極性表面とM面との交線の方向に対し12°±5°の角度をなすように、上記パターンマスクを配置する、請求項29または30に記載の製造方法。
- 窒素極性表面を有するGaNシードを準備する第一ステップと;
該GaNシードの該窒素極性表面上にパターンマスクを配置するステップであって、該パターンマスクには、線状開口から構成され、交差部を含む周期的開口パターンが設けられる第二ステップと;
該GaNシードの該窒素極性表面上に、該パターンマスクを通してGaN結晶をアモノサーマル的に成長させるステップであって、該GaN結晶と該パターンマスクとの間にはギャップが形成される第三ステップと;
該GaN結晶を加工してC面GaN基板を得る第四ステップと;
を含むC面GaN基板製造方法。 - 上記交差部が連続的交差部である、請求項32に記載の製造方法。
- 上記周期的開口パターンにおける上記交差部の配置が二次元的である、請求項32または33に記載の製造方法。
- 上記パターンマスクが上記交差部を1cm-2以上の数密度で含む、請求項34に記載の製造方法。
- 上記パターンマスクの単位パターンに含まれる非開口部が全て四角形または六角形であり、かつ、上記パターンマスクが1mm未満のピッチで配置された線状開口を含まない、請求項34または35に記載の製造方法。
- 上記パターンマスクが、10mm以下のピッチで配置された線状開口を含む、請求項36に記載の製造方法。
- 上記パターンマスクが、2mm未満のピッチで配置された線状開口と、2mm以上のピッチで配置された線状開口とを含むか、3mm未満のピッチで配置された線状開口と、3mm以上のピッチで配置された線状開口とを含むか、または、4mm未満のピッチで配置された線状開口と、4mm以上のピッチで配置された線状開口とを含む、請求項36に記載の製造方法。
- 上記パターンマスクが、4mm以上のピッチで配置された線状開口を含む、請求項38に記載の製造方法。
- 上記周期的開口パターンが四角格子パターンであり、上記第二ステップでは、長手方向が互いに異なる第一線状開口および第二線状開口を上記パターンマスクに設ける、請求項32~39のいずれか一項に記載の製造方法。
- 上記第一線状開口間のピッチおよび上記第二線状開口間のピッチの一方が他方の1.5倍以上である、請求項40に記載の製造方法。
- 上記第二ステップでは、上記線状開口の少なくとも一部における長手方向が、上記窒素極性表面とM面との交線の方向に対し12°±5°の角度をなすように、上記パターンマスクを配置する、請求項32~41のいずれか一項に記載の製造方法。
- 上記第二ステップでは、上記線状開口の、総延長の50%以上を占める部分における長手方向が、上記窒素極性表面とM面との交線の方向に対し12°±5°の角度をなすように上記パターンマスクを配置する、請求項32~42のいずれか一項に記載の製造方法。
- 上記第二ステップでは、上記線状開口の全ての部分における長手方向が、上記窒素極性表面とM面との交線の方向に対し12°±5°の角度をなすように上記パターンマスクを配置する、請求項32~43のいずれか一項に記載の製造方法。
- 上記第三ステップでは、上記GaN結晶と上記パターンマスクとの間にボイドが形成される、請求項29~44のいずれか一項に記載の製造方法。
- 上記第三ステップでは、上記パターンマスクの非開口部の上方に貫通穴が残らないように上記GaN結晶を成長させる、請求項45に記載の製造方法。
- 上記第三ステップで使用する鉱化剤が、NH4Cl、NH4BrおよびNH4Iから選ばれる一種以上のハロゲン化アンモニウムと、NH4Fとを含む、請求項29~46のいずれか一項に記載の製造方法。
- 上記第三ステップで使用する鉱化剤がNH4IおよびNH4Fを含む、請求項47に記載の製造方法。
- 上記GaN結晶が、FおよびIを含有する、請求項48に記載の製造方法。
- 上記GaNシードの[1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mm以上である、請求項29~49のいずれか一項に記載の製造方法。
- 上記GaN結晶の[1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mm以上である、請求項29~50のいずれか一項に記載の製造方法。
- 上記C面GaN基板の[1-100]方向、[10-10]方向および[01-10]方向のサイズがいずれも45mm以上である、請求項29~51のいずれか一項に記載の製造方法。
- 上記第4ステップが、上記GaN結晶をC面と平行または略平行にスライスするサブステップを含む、請求項29~52のいずれか一項に記載の製造方法。
