Thereby, there is little change in the concentration of the alkaline solution, and the semiconductor substrate 2 can be etched with high precision even with time control. At this stage, it may be once dried, and the etching amount of the semiconductor substrate 2 may be measured with a laser or the like to further improve the accuracy.

- the second thickness 45 can be accurately set.
- the first diaphragm 9 formed in the flow rate detection unit 24 does not increase in the direction perpendicular to the main surface of the semiconductor substrate 2 because the first insulating film 21 serves as a stopper, but the main surface of the semiconductor substrate 2 On the other hand, in the horizontal direction, it increases as described above. - infrared rays when observing the end portion of the first diaphragm 9 from above, even if the first diaphragm 9 does not reach the first insulating film 21, that is, the partial thickness of the semiconductor substrate 2 is reduced. Even if it remains, when the markers 6a, 6b, 6c, 6d, 6e, 6f, 6g, and 6h are made of a metal film, infrared rays are not transmitted and the position of the end of the first diaphragm 9 is grasped. Description

なお、第2絶縁膜22を形成した後、CMP(Chemical Mechanical Polishing)法により第2絶縁膜22の上面の平坦化を行ってもよい。
