本開示のESD保護デバイスは、絶縁性基体の表面または内部に、互いに一部が対向するように形成された第1放電電極および第2放電電極と、前記第1放電電極および前記第2放電電極と電気的に接続するように形成された放電補助電極を有し、前記放電補助電極が、第1の金属粒子と、第2の金属粒子と、結合剤とを含み、第1の金属粒子が、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし少なくとも一部に空隙を有するシェル部とからなるコアシェル構造を有し、第2の金属粒子が、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし空隙のないシェル部とからなるコアシェル構造を有する。絶縁性に対する高い信頼性を有するとともに、放電開始電圧を低下させることの可能なESD保護デバイスを提供することができる。

Description

ESD保護デバイスおよびその製造方法
 本開示は、ESD保護デバイスおよびその製造方法に関する。
 ESD(Electro-Static Discharge:静電気放電)とは、帯電した導電性の物体(人体等)が、他の導電性の物体(電子機器等)に接触、あるいは充分接近したときに、激しい放電が発生する現象である。ESDにより電子機器の損傷や誤作動等の問題が発生する。これを防ぐために使用されるのがESD保護デバイスであり、放電時に発生する過大な電圧が電子機器の回路に加わらないようにする役割を果たしている。
 例えば、特許文献1には、ESD保護デバイスの放電補助電極が、シェル部の少なくとも一部に空孔が存在するコアシェル構造を有する複数の金属粒子の集合体から構成されることが記載されている。これによれば、絶縁性に対する信頼性を高くすることができるとともに、放電開始電圧を低くすることが可能である。
特許第5585744号公報
 しかしながら、絶縁性に対する高い信頼性を維持しながら、放電開始電圧をさらに低下することの可能なESD保護デバイスに対するニーズが存在している。
 そこで、本開示は、絶縁性に対する高い信頼性を有し、放電開始電圧を低下させることの可能なESD保護デバイスを提供することを目的とした。
 上記課題を解決するため、本開示の一態様に係るESD保護デバイスは、
 絶縁性基体の表面または内部に、互いに一部が対向するように形成された第1放電電極および第2放電電極と、前記第1放電電極および前記第2放電電極と電気的に接続するように形成された放電補助電極を有し、
 前記放電補助電極が、第1の金属粒子と、第2の金属粒子と、結合剤とを含み、
 第1の金属粒子が、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし少なくとも一部に空隙を有するシェル部とからなるコアシェル構造を有し、
 第2の金属粒子が、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし空隙のないシェル部とからなるコアシェル構造を有することを特徴とする。
 上記の態様によれば、絶縁性に対する高い信頼性を有するとともに、放電開始電圧を低下させることの可能なESD保護デバイスを提供できる。
 また、本開示のESD保護デバイスの一実施形態においては、前記第1の金属粒子のシェル部の厚さが50nm以上1500nm以下である。これにより、絶縁性に対する信頼性と放電特性をさらに向上させることができる。
 また、本開示のESD保護デバイスの別の実施形態においては、前記第2の金属粒子のシェル部の厚さが1nm以上50nm未満である。これにより、電界集中し易くなり、放電開始電圧をさらに低下させることができる。
 また、本開示のESD保護デバイスの別の実施形態においては、前記結合剤がガラス質含有物質である。これにより、ガラス質含有物質で金属粒子間を結合させることで、絶縁性に対する信頼性をさらに向上させることができる。
 また、本開示のESD保護デバイスの別の実施形態においては、前記第2の金属は、前記第1の金属よりも酸化されやすい。これにより、十分な厚さと均一性を有するシェル部を有するコアシェル構造の金属粒子を製造することができる。
 また、本開示のESD保護デバイスの別の実施形態においては、前記第1の金属は、銅または銅を主成分とした銅系合金である。これにより、安価で、絶縁性に対する信頼性をさらに向上できるESD保護デバイスを提供することができる。
 また、本開示のESD保護デバイスの別の実施形態においては、前記金属酸化物は、酸化アルミニウム、酸化ケイ素、酸化マグネシウムおよび酸化ニッケルからなる群から選択される少なくとも1種である。これらの金属酸化物は高絶縁性であるため、絶縁性に対する信頼性をさらに向上させることができる。
 また、本開示のESD保護デバイスの別の実施形態においては、前記コア部は、副成分として前記第2の金属を含む。これにより、絶縁性に対する信頼性をさらに向上させることができる。
 また、本開示のESD保護デバイスの別の実施形態においては、金属粒子全体に対する第2の金属粒子の含有率が、2体積%以上35体積%以下である。これにより、絶縁性に対する信頼性をさらに向上させることができるとともに、放電開始電圧をさらに低下させることができる。
 また、本開示のESD保護デバイスの別の実施形態においては、前記絶縁性基体の内部に形成された空洞部を有し、前記第1放電電極および前記第2放電電極が前記空洞部を介して互いに一部が対向するように形成される一方、前記放電補助電極は前記空洞部に少なくとも一部が露出するように形成され、さらに前記第1および第2放電電極にそれぞれ電気的に接続される、第1および第2の外部端子電極をさらに有する。空洞部を有しているので、放電開始電圧をより低くすることができる。
 また、本開示の一態様に係るESD保護デバイスの製造方法は、
 第1放電電極および第2放電電極と電気的に接続するように形成された放電補助電極を有するESD保護デバイスの製造方法であって、
 第1の金属と、前記第1の金属よりも酸化されやすい第2の金属との合金粒子からなる第1の金属粉末と、第1の金属を主成分とするコア部が第2の金属の酸化物を主成分とするシェル部で被覆された金属粒子を含む第2の金属粉末とを含む放電補助電極用ペーストを用いて前記放電補助電極を形成して焼成し、前記第2の金属を前記合金粒子の表面に移動させ、移動した前記第2の金属を酸化させることを含む、ことを特徴とするものである。
 上記の態様の製造方法によれば、第1の金属粉末からはシェル部に空隙を有する金属粒子を形成することができ、第2の金属粉末からはシェル部に空隙のない金属粒子を形成することができる。これにより、絶縁性に対する高い信頼性を有するとともに、放電開始電圧を低下させることの可能なESD保護デバイスを提供できる。
 また、本開示の製造方法の一実施形態においては、前記第2の金属粉末は、メカノフュージョン法により、第1の金属を主成分とする金属粒子を第2の金属の酸化物で被覆して製造される。これにより、より均一な厚さのシェル部を有するコアシェル構造の金属粒子を製造することができる。
 また、本開示の製造方法の別の実施形態においては、前記第1の金属粉末は、アトマイズ法により製造される。これにより、比較的広範な組成比の合金を安価に製造できるとともに、高充填な放電補助電極を形成することができるため、放電特性を向上させることができる。
 また、本開示の製造方法の別の態様においては、前記ESD保護デバイスが、絶縁性基体を有し、該絶縁性基体の内部に、互いに一部が対向するように前記第1放電電極および前記第2放電電極が形成されてなるESD保護デバイスであって、
 第1および第2のセラミックグリーンシートを含む複数のセラミックグリーンシートを用意し、
 前記放電補助電極、前記第1放電電極および前記第2放電電極を第1のセラミックグリーンシート上に形成し、
 形成した前記第1放電電極および前記第2放電電極のギャップを覆うように焼失層を形成し、
 形成した前記放電補助電極、前記第1放電電極、前記第2放電電極、および前記焼失層を覆うように前記第1のセラミックグリーンシート上に前記第2のセラミックグリーンシートを積層し、
 積層後の前記第1放電電極および前記第2放電電極のそれぞれに電気的に接続される、第1外部端子電極および第2の外部端子電極を形成し、
 さらに、前記の焼成時に前記焼失層を焼失させて、前記絶縁性基体の内部に空洞部を形成する、ことを含む。空洞部を形成することにより、放電開始電圧をより低くすることができる。
 本開示によれば、絶縁性に対する高い信頼性と放電開始電圧をより低下させることの可能なESD保護デバイスを提供できる。

 以下、本開示の実施の形態を図面を参照して、詳細に説明する。
 図1は、本実施の形態に係るESD保護デバイスの構造の一例を示す模式縦断面図である。ESD保護デバイスAは、絶縁性基体1の内部に形成された空洞部2と、空洞部2を介して互いに一部が対向するように形成された第1放電電極3および第2放電電極4と、少なくとも一部が空洞部2に露出するとともに、第1放電電極3および第2放電電極4と電気的に接続するように形成された放電補助電極5と、絶縁性基体1の外表面に分離して形成された第1外部電極8と第2外部電極9を有し、第1外部電極8は第1放電電極3に電気的に接続され、第2外部電極9は第2放電電極4に電気的に接続されている。放電補助電極5は、導電材料6と、導電材料6同士を結合する結合剤7を含んでいる。導電材料6は、第1の金属粒子6aと第2の金属粒子6bを含んでいる。
 絶縁性基体1を構成する材料には、セラミックス材料、例えば、Ba、Al、Siを主成分として含む低温同時焼成セラミックス(LTCC:Low Temperature Co-fired Ceramics)を用いることができる。絶縁性基体1は、アルカリ金属成分およびホウ素成分のうちの少なくとも一方を含んでいてもよい。またガラス成分を含んでいてもよい。
 第1放電電極3と第2放電電極4の形状は特に限定されないが、例えば帯状形状を用いることができる。第1放電電極3および第2放電電極4は、例えば、Cu、Ag,Pd,Pt,Al,Ni,Wやそれらの少なくとも一種を含む合金などの材料で構成することができる。
 放電補助電極5は、空洞部2に少なくとも一部が露出するとともに、第1放電電極3および第2放電電極4と電気的に接続するように形成されている。放電補助電極5は、導電材料6と、導電材料6同士を結合する結合剤7を含み、導電材料6は、第1の金属粒子6aと第2の金属粒子6bを含んでいる。第1の金属粒子は、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし少なくとも一部に空隙を有するシェル部とからなるコアシェル構造を有している。また、第2の金属粒子が、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし空隙のないシェル部とからなるコアシェル構造を有している。
 コアシェル構造について、図2の第1の金属粒子の模式断面図を用いて説明する。第1の金属粒子6aは、コア部61aとシェル部62aとから構成されている。本発明においては、絶縁性に対する信頼性を実質的に損なわない限り、コア部61aの表面にシェル部62aにより被覆されていない、未被覆部621aがわずかに存在してもよい。
 さらに、本開示におけるシェル部の空隙とは、シェル部内の金属酸化物が存在しない部分であり、コア部61aとシェル部62aの界面における非接触部622aと、シェル部62a内の空洞623aを含む。第1の金属粒子は、シェル部の少なくとも一部に、上記の非接触部622aおよび空洞623aの少なくともいずれかを、1つまたは複数含んでいる。一方、第2の金属粒子においては、シェル部には非接触部622aと空洞623aは存在しない。ここで、シェル部の空隙の有無は、STEM(走査透過型電子顕微鏡)観察により行うことができる。本開示において、シェル部に空隙が存在しないとは、STEM観察により得られた写真において、金属粒子100個の断面で、シェル部において、最大幅が10nm以上の空隙が1個以下であることをいう。
 コア部を構成する第1の金属としては、銅、銀、アルミニウム、モリブデン、タングステン、およびそれらの合金を挙げることができるが、好ましくは、銅または銅を主成分とする銅系合金である。安価で、絶縁性に対する信頼性をさらに向上できるからである。
 シェル部の金属酸化物を構成する第2の金属としては、アルミニウム、ニッケル、ビスマス、ガリウム、ゲルマニウム、インジウム、マグネシウム、リン、ケイ素、錫等を挙げることができる。
 また、第2の金属としては、第1の金属よりも酸化されやすいものが好ましい。十分な厚さと均一性を有するシェル部を有するコアシェル構造の金属粒子を製造することができる。例えば、第1の金属に銅を用いた場合、第2の金属にはアルミニウムを用いることが好ましい。
 また、第2の金属を含む金属酸化物は、特に、酸化アルミニウム、酸化ケイ素、酸化マグネシウムおよび酸化ニッケルからなる群から選択される少なくとも1種の酸化物であることが好ましい。これらの酸化物は、絶縁性が高いため、放電時の絶縁信頼性をより向上させることができるからである。
 また、コア部には、第1の金属に加えて第2の金属を含んでもよい。第1の金属と第2の金属との比率を変化させることで、第2の金属を含む金属酸化物により形成されるシェル部の厚さを制御することができるので、絶縁性に対する信頼性をさらに向上させることができるからである。例えば、第1の金属に銅を用いた場合、第2の金属にはアルミニウムを用いることが好ましい。
 なお、第1の金属として、銅または銅系金属が用いられ、放電補助電極が絶縁性基体と共焼成される場合には、絶縁性基体はLTCCから構成されることが好ましい。
 また、第2の金属粒子の平均粒径(例えばD50)が、第1の金属粒子の平均粒径よりも小さいことが好ましい。放電補助電極中の第2の金属粒子の含有量を増加させることが可能になり、絶縁性に対する信頼性を確保しながら、放電開始電圧をさらに低下させることが可能となる。
 また、第1の金属粒子のシェル部の厚さが50nm以上1500nm以下であることが好ましい。絶縁性に対する信頼性と放電特性をさらに向上させることができる。
 また、第2の金属粒子のシェル部の厚さは、第1の金属粒子のシェル部の厚さより薄いことが好ましく、例えば1nm以上50nm未満であることが好ましい。電界集中し易くなり、放電開始電圧をさらに低下させることができる。
 また、金属粒子全体に対する第2の金属粒子の含有率が、2体積%以上35体積%以下、好ましくは2体積%以上25体積%以下、より好ましくは7体積%以上25体積%以下である。絶縁性に対する高い信頼性を維持し、放電開始電圧をさらに低下させることができる。
 結合剤には、ガラス質含有物質を用いることができる。ガラス質含有物質で金属粒子間を結合させることで、絶縁性に対する信頼性をさらに向上させることができるからである。ガラス質含有物質としては、ケイ酸塩ガラス、例えば、SiO-BaO-Al-MnO2系ガラス、SiO-B-CaO系ガラス、SiO-B-LiO系ガラス、SiO-B-Al-LiO-CaO系ガラス等を挙げることができる。
 第1外部電極8および第2外部電極9には、例えば、Cu、Ag,Pd,Pt,Al,Ni,Wやそれらの少なくとも一種を含む合金などの材料を用いることができる。
 なお、従来のESD保護デバイスの放電ギャップ(第1放電電極と第2放電電極の対向部分の間の距離)は、10μm以上50μm以下であるが、本発明では、5μm以上20μm以下、好ましくは6μm以上13μm以下の値を用いることができる。
 本実施の形態に係るESD保護デバイスによれば、第1の金属粒子がシェル部に空隙を有しているので、空隙部分のシェル部の厚さが薄くなる結果、放電開始電圧を低下させることが可能となる。一方、シェル部に空隙を有することで、放電時において空隙が内部放電の起点になる場合があり、特性劣化のおそれがある。そこで、シェル部に空隙のない第2の金属粒子を含有させることで、金属粒子間の短絡を抑制しながら金属粒子の量を増加させることができ、また、絶縁性に対する高い信頼性を確保しながら放電開始電圧をさらに低下させることが可能となる。
 次に、本実施の形態に係るESD保護デバイスの製造方法について説明する。
 本実施の形態に係るESD保護デバイスの製造方法は、第1放電電極および第2放電電極と電気的に接続するように形成された放電補助電極を有するESD保護デバイスの製造方法であって、第1の金属と、前記第1の金属よりも酸化されやすい第2の金属との合金粒子からなる第1の金属粉末と、第1の金属を主成分とするコア部が第2の金属の酸化物を主成分とするシェル部で被覆された金属粒子を含む第2の金属粉末とを含む放電補助電極用ペーストを用いて前記放電補助電極を形成して焼成し、前記第2の金属を前記合金粒子の表面に移動させ、移動した前記第2の金属を酸化させることを含む、ことを特徴とする。
 本開示の製造方法によれば、第1の金属粉末からはシェル部に空隙を有する金属粒子(上記の第1の金属粒子に相当する)を形成することができ、第2の金属粉末からはシェル部に空隙のない金属粒子(上記の第2の金属粒子に相当する)を形成することができる。上述のように、絶縁性に対する高い信頼性を確保しながら、放電開始電圧をさらに低下させることが可能なESD保護デバイスを製造することができる。
 ESD保護デバイスの製造例について、図3A~図3Fを用いて説明する。
 放電補助電極を形成するため、第1の金属および第1の金属よりも酸化されやすい第2の金属を含む合金粒子からなる第1の金属粉末を用意する。第1の金属粉末は、アトマイズ法を用いて製造することができる。アトマイズ法によれば、合金の組成の制御が容易である。第1の金属粉末の平均粒径は、メジアン径D50を用いると、0.1μm以上10μm以下、好ましくは2μm以上4μm以下である。D50は、レーザー回折式粒度分布法により求めることができる。
 次に、第1の金属を主成分とするコアが第2の金属の酸化物を主成分とするシェルで被覆された金属粒子を含む第2の金属粉末を用意する。第2の金属粉末は、コアとなる金属粒子を金属酸化物で被覆する方法、例えばメカノフュージョン法を用いて作製することができる。第2の金属粉末の平均粒径は、メジアン径D50を用いると、0.1μm以上10μm以下、好ましくは0.5μm以上4μm以下である。
 放電補助電極作製用ペーストを、上記の第1の金属粒子、第2の金属粒子、結合剤、および有機ビヒクルを所定の比率で混合して調製する。
 次に、絶縁性基体となる複数のセラミックグリーンシートを用意する。
 次に、図3Aに示すように、第1のセラミックグリーンシート11上に、上記の放電補助電極用ペーストを用いて、所定寸法の未焼成の放電補助電極12を形成する。
 次に、放電電極用の金属粉末と有機ビヒクルを用いて放電電極用ペーストを調製する。この放電電極用ペーストを、第1のセラミックグリーンシート11上に、未焼成の放電補助電極12と一部重なるように塗布して、図3Bに示すように、未焼成の第1放電電極13および第2放電電極14を形成する。未焼成の第1放電電極13および第2放電電極14は、未焼成の放電補助電極12上で、所定のギャップGを隔てて互いに対向する。
 次に、図3Cに示すように、未焼成の第1放電電極13と第2放電電極14との対向ギャップGを覆うようにして焼失層用樹脂ビーズペーストを塗布して、所定寸法の未焼成の焼失層15を形成する。焼失層15は、後述する焼成工程において焼失し、後述する空洞部22を絶縁性基体の内部に残すものである。
 なお、上記の第1放電電極13、第2放電電極14、放電補助電極12、および焼失層15を形成するためのペーストは、対象物上に直接塗布されても、あるいは、転写法などを用いて間接的に塗布されてもよい。
 次に、図3Dに示すように、第1のセラミックグリーンシート11上に、ペーストが塗布されていない第2のセラミックグリーンシート16を積層・圧着して、絶縁性基体積層体を得る。ここで、第2のセラミックグリーンシート16は1枚でも複数枚でもよい。
 次に、グリーンシート積層体を所定寸法にカットし、その外表面上に外部電極用ペーストを塗布し、未焼成の第1放電電極13および第2放電電極14にそれぞれ接続される未焼成の外部端子電極17,18を形成する。このようにして、図3Eに示す未焼成のESD保護デバイス19を得る。
 次に、焼成により、図3Fに示すESD保護デバイス20が得られる。ESD保護デバイス20は、第1および第2のセラミックグリーンシートが焼結されてなる絶縁性基体21と、焼結された第1放電電極23、第2放電電極24、放電補助電極25、および外部端子電極26,27を有し、さらに焼失層15が焼失して、空洞部22が絶縁性基体21の内部に形成される。
 ここで、本開示では、放電補助電極層を形成するため、焼成は、「コアシェル構造形成工程」、「コア部とシェル部との接合形成工程」、「シェル部の空隙形成工程」の3つの工程を含んでいる。以下、各工程について説明する。
(コアシェル構造形成工程)
 この工程では、第1の金属と、前記第1の金属よりも酸化されやすい第2の金属との合金粒子からなる第1の金属粉末を構成する各金属粒子において、第2の金属を当該金属粒子の表面に向かって移動させ、第1の金属を主成分とするコア部を形成するとともに、第2の金属が金属粒子の表面に達した時点で第2の金属を酸化して、第2の金属を含む金属酸化物からなるシェル部を形成する。この工程における温度は特に限定されないが、500℃以上900℃以下で行うことが好ましい。500℃未満の温度では合金粒子表面への第2の金属の移動が緩慢となり、十分な厚みと均一性を有するシェル部が形成できない場合があるからである。また、900℃を超える温度では、合金粒子表面への金属の移動が不均一化し、十分な厚みと均一性を有するシェルが形成できない場合があるからである。この工程における酸素濃度は、合金粒子を構成する第1の金属が酸化せず、第2の金属が酸化する酸素濃度に設定する必要がある。この条件を満たす酸素濃度であれば、特に限定されない。なお、酸素濃度は、酸素を含む混合ガス、例えばH/HO/Nの混合ガスにより調整することができる。第1の金属が酸化する酸素濃度に設定すると、第1の金属自体が酸化して第2の金属の合金粒子表面への移動が阻害され、十分な厚みと均一性を有するシェルが形成できない。また、第1の金属及び第2の金属の両方が酸化しない酸素濃度に設定すると、十分な厚みと均一性を有するシェルが形成できない。この工程における温度保持時間は、500℃以上900℃以下の範囲で30分以上800分以下に設定することが好ましい。30分未満の場合、合金粒子表面への第2の金属の移動が不十分となり、十分な厚みと均一性を有するシェルが形成できない場合があるからである。また、800分を超える場合、生産性が著しく低下する場合があるからである。
(コア部とシェル部との接合工程)
 この工程では、第1の金属を主成分とするコア部と第2の金属を含む金属酸化物からなるシェル部とを接合させる。この工程における温度は特に限定されないが、第1の金属の融点以下で行う必要がある。第1の金属の融点を超えると、コア部が溶融することでコアシェル構造が破壊され、ESD保護デバイスの特性が確保できなくなるからである。また、この工程における酸素濃度は、第2の金属が還元されない酸素濃度に設定する必要がある。第1の金属が酸化せず、第2の金属が酸化する酸素濃度に設定することが好ましい。第2の金属が還元される酸素濃度に設定すると、シェル部が破壊され、ESD保護デバイスの特性が劣化するからである。第1の金属が酸化されず、第2の金属が還元されない酸素濃度に設定すると、コア部とシェル部が接合し、かつ、シェル部内の酸化物同士の焼結も適度な焼結となり、続くシェル部の空隙形成工程において空隙を有するシェル部を形成し易くなる。なお、酸素濃度は、酸素を含む混合ガス、例えばH/HO/Nの混合ガスによって調整することができる。この工程における温度保持時間は、10分~300分に設定することが好ましい。10分未満の場合、コア部とショル部との接合が確保できなくなる場合があるからである。また、300分を超えると、シェル部内の金属酸化物同士が過剰に焼結し、続くシェル部の空隙形成工程において空隙を有するシェルを形成し難くなるからである。
(シェル部の空隙形成工程)
 この工程では、空隙を有するシェル部を形成する。この工程では、酸化物が主成分のシェル部よりも金属からなるコア部の方をより大きく収縮させる。その際に、コア部に接合したシェル部のみがコア部に接合した状態で収縮することにより、シェル部内で構造破壊が起き、空隙を有するシェル部が形成される。この工程における温度は、コア部とシェル部との接合工程よりも低温であれば、特に限定されるものではない。より好ましくは、コア部とシェル部との接合工程よりも100℃以上低くすることが好ましい。100℃未満の場合、コア部の収縮量が小さく、十分な大きさの空隙を形成できない場合があるからである。この工程における酸素濃度は、第2の金属が還元されない酸素濃度に設定する必要がある。第1の金属が酸化せず、第2の金属が酸化する酸素濃度に設定することが好ましい。第2の金属が還元される酸素濃度に設定すると、シェル部が破壊され、ESD保護デバイスの特性が劣化するからである。なお、第1の金属及び第2の金属が酸化される酸素濃度に設定すると、酸素分子がシェル部を通過して第1の金属を酸化し、その第1の金属の酸化膨張によってシェル部が破損する場合があるので、好ましくない。第1の金属が酸化されず、第2の金属が還元されない酸素濃度に設定すると、空隙を有するシェル部が形成され易くなる。なお、酸素濃度は、酸素を含む混合ガス、例えばH/HO/Nの混合ガスによって調整することができる。この工程における温度保持時間は、30分以上に設定することが好ましい。30分未満の場合、空隙を有するシェル部が形成し難くなる傾向があるからである。
 上記の製造例では、第1放電電極、第2放電電極および放電補助電極が絶縁性基体の内部に形成した例を示したが、第1放電電極、第2放電電極および放電補助電極を絶縁性基体の表面に形成することもできる。その場合、焼失層は不要である。
 以下、実施例を用いて本開示をさらに詳細に説明するが、本開示は以下の実施例に限定されるものではない。
<ESD保護デバイスの作製>
(1)放電補助電極用ペーストの調製
(導電材料)
 本実施例では、第1の金属にCuを用い、第2の金属にAlを用いた例について説明する。第1の金属粒子を作製するための出発原料としては、アトマイズ法で作製したCuAl合金を用いた。また、第2の金属粒子は、湿式合成法によって作製したCu粉末を、メカノフュージョン法によりナノサイズのアルミナ粉末で被覆した、アルミナ被覆銅粉を用いた。メカノフュージョン法は、循環型メカノヒュージョンシステムを用いて行った。表1に、用いたCuAl合金およびアルミナ被覆銅粉の組成と平均粒径を示す。平均粒径には、レーザー回折式粒度分布法により求めたメジアン径D50を用いた。また、「Al量」と「アルミナ量」はICP-AES法(誘導結合プラズマ発光分析)により求めた。

(結合剤)
 表2に、結合剤に用いた酸化物粉末の組成、平均粒径、比表面積の値を示す。なお、この酸化物粉末は、基板成分と同一組成である。

(有機ビヒクル)
 表3に、ペーストの作製に用いた有機ビヒクルの組成を示す。重量平均分子量が5×10のエトセル樹脂と重量平均分子量が8×10のアルキッド樹脂とをターピネオールに溶解することによって有機ビヒクルを得た。

 上記の第1の金属粒子、第2の金属粒子、結合剤、および有機ビヒクルを、表4に示す比率で調合し、3本ロールにて分散処理して、放電補助電極用ペーストP-1~P-10を調製した。

(2)放電電極用ペーストの調製
 平均粒径D50が1μmのCu粉末40重量%と、平均粒径D50が3μmのCu粉末40重量%と、エチルセルロースをターピネオールに溶解して作製した有機ビヒクル20重量%とを調合し、3本ロールにより分散処理して、放電電極用ペーストを調製した。
(3)焼失層用樹脂ビーズペーストの調製
 焼成時に焼失して空洞となる焼失層を形成するために樹脂ビーズペーストを調製した。平均粒径D50が1μmの架橋アクリル樹脂ビーズ38重量%と、エチルセルロースをジヒドロターピニルアセテートに溶解して作製した有機ビヒクル62重量%とを調合し、3本ロールにて分散処理して、焼失層用樹脂ビーズペーストを調製した。
(4)外部端子電極用ペーストの調製
 平均粒径D50が約1μmのCu粉末80重量%と、転移点620℃、軟化点720℃で平均粒径D50が約1μmのホウケイ酸アルカリ系ガラスフリット5重量%と、エチルセルロースをターピネオールに溶解して作製した有機ビヒクル15重量%とを調合し、3本ロールにて分散処理して、外部端子電極用ペーストを調製した。
(5)各ペーストの印刷
 図3Aに示すように、第1のセラミックグリーンシート11の一方の主面上に放電補助電極用ペーストを塗布することによって、150μm×100μmの寸法の未焼成の放電補助電極12を形成した。放電補助電極用ペーストには、表4に示した放電補助電極用ペーストP-1~P-10のいずれかを用いた。
 次いで、第1のセラミックグリーンシート11の上記主面上に、未焼成の放電補助電極12と一部重なるように、放電電極用ペーストを塗布した。これにより、図3Bに示すように、未焼成の第1放電電極13および第2放電電極14を形成した。未焼成の第1放電電極13および第2放電電極14は、未焼成の放電補助電極12上で、20μmのギャップGを隔てて互いに対向している。なお、対向部の幅Wは100μmとした。
 次いで、図3Cに示すように、未焼成の第1放電電極13と第2放電電極14との対向ギャップGを覆うようにして焼失層用樹脂ビーズペーストを塗布して、140μm×150μmの寸法の未焼成の焼失層15を形成した。
(6)積層および圧着
 未焼成の放電補助電極12、未焼成の第1放電電極13および第2放電電極14、並びに未焼成の焼失層15を形成した第1のセラミックグリーンシート11の主面上に、ペーストが塗布されていない第2のセラミックグリーンシート16を積層・圧着し、図3Dに示すグリーンシート積層体を得た。この積層体は、焼成後の厚みが0.3mmになるように調整した。
(7)カットおよび外部電極ペーストの印刷
 積層体を、焼成後において1.0mm×0.5mmの平面寸法となるように、マイクロカッターにてカットした。なお、図3Bに示した寸法および図3A~図3Dに示したセラミックグリーンシート11等の外形状は、このカット工程後の寸法と外形状に相当する。
 次いで、グリーンシート積層体の外表面上に外部電極用ペーストを塗布し、未焼成の第1放電電極13および第2放電電極14第にそれぞれ接続される未焼成の外部端子電極17,18を形成した。このようにして、図3Eに示す未焼成のESD保護デバイス19を得た。
(8)焼成
 焼成により、図3Fに示すESD保護デバイス20を得た。ESD保護デバイス20は、第1および第2のセラミックグリーンシートが焼結されてなる絶縁性基体21と、焼結された第1放電電極23、第2放電電極24、放電補助電極25、および外部端子電極26,27を有し、さらに焼失層15が焼失して空洞部22が絶縁性基体21の内部に形成されている。
 用いた焼成時の温度プロファイルを図4に示す。各工程の酸素濃度はAlが酸化しCuが酸化しない濃度になるようにN/H/HOの比率を変更して制御した。また、各金属が温度T(K)において酸化する酸素分圧は、以下の式により算出した。

<特性評価>
 放電補助電極用ペーストP1~P10を用いて、上記の方法により作製した各ESD保護デバイスについて、特性を評価した。
(1)放電補助電極中に含まれる金属粒子構造特性
 各ESD保護デバイスを、エポキシ樹脂に埋め、硬化させた。硬化後、研磨によって、長さ方向に延びる辺と厚み方向に延びる辺とによって規定されるLT面を露出させた。なお、研磨は、幅方向寸法の1/2に達するまで行なった。次いで、研磨によって露出した放電補助電極に対して、FIB(収束イオンビーム)加工を行なった。FIB加工によってサンプリングした放電補助電極に対して、STEM(走査透過型電子顕微鏡)観察および各種金属と酸素についてのEDS(エネルギー分散型X線分析装置)による分析を行なった。なお、STEM観察は加速電圧5kvoltで5000倍と25000倍で行った。このSTEM観察およびESD分析から、放電補助電極の金属粒子が「金属酸化物のシェル部を有するコア-シェル構造金属粒子であるのか」、「シェル部に空隙を有するのか」、「コアシェル構造金属粒子がガラス質含有物質で結合されているのか」、の判定を行なった。
 表5に評価結果を示す。表5中、「コアシェル構造」の欄において、金属酸化物のシェル部が認められたものを「○」と表示し、金属酸化物のシェル部が認められなかったものを「×」と表示した。なお、この評価においてシェルが確認されなかったものに関しては、以降のシェル部の解析を行わなかった。
 また、STEM観察視野の内、少なくとも2個以上の金属粒子において、シェル部内に空隙が認められたものを「○」と表示し、シェル部内に空隙が認めらなかったものを「×」と表示した。
 さらに、金属酸化物のシェル部が認められたものについて、金属酸化物の種類を分析するとともに、画像解析からシェル部の厚みを算出した。これらの結果も、表5に示す。
 さらに、放電補助電極における複数の金属粒子間がガラス質含有物質で結合されているかを調べた。すなわち、ある特定の金属粒子とこれに隣接する金属粒子との間に存在する接合部を電子線回折装置により解析し、電子線回折パターンが見られない場合を、金属粒子間がガラス質含有物質で結合されていると判定した。表5中の「ガラス質含有物質との結合性」の欄において、金属粒子間がガラス質含有物質で結合されていると判定したものを「○」と表示し、結合されていないと判定したものを「×」と表示した。
(8-2)初期ショート特性
 各ESD保護デバイスの外部端子電極間に50Vの直流電圧を印加して、絶縁抵抗を測定した。10Ω以上の絶縁抵抗を示したものを初期ショート特性が良好であると判定し、表5中の「初期ショート」の欄に「○」と表示し、10Ω未満の絶縁抵抗を示したものを初期ショート特性が不良であると判定し、同欄に「×」と表示した。なお、初期ショート特性が不良と判定されたESD保護デバイスについては、実用に供し得ないと判定し、以降の特性評価(ショート耐性、2kV放電率)を実施しなかった。
(8-3)ショート耐性
 各ESD保護デバイスに対して、0.2kV印加を10回→0.4kV印加を10回→0.6kV印加を10回→1kV印加を10回→2kV印加を10回→4kV印加を10回順次実施した。印加毎に各ESD保護デバイスの絶縁抵抗を測定し、1度も10Ω未満の抵抗値が測定されなかったものをショート耐性が最も優れていると判定し、表5中の「ショート耐性」の欄に「◎」と表示し、1度でも10Ω以上10Ω以下の抵抗値が測定されたものをショート耐性がより良好であると判定し、同欄に「○」と表示し、1度でも10Ω未満の抵抗値が測定されたものをショート耐性が不良であると判定し、同欄に「×」と表示した。
(8-4)2kVにおける動作率
 2kVにおける動作率は、国際電気標準会議(IEC)の定める規格IEC61000-4-2に基づいて、接触放電法により評価した。ESD保護デバイスの外部電極間に2kVの電圧を印加してピーク電圧値(Vpeak)を測定し、Vpeak≦500Vの場合、放電電極間で放電が開始した、即ちESD保護デバイスが動作したと判定した。この操作を、各例につき100個のESD保護デバイスに対して行い、100個のうち放電が開始したESD保護デバイスの割合を2kVにおける動作率(%)とした。2kVにおける動作率が80%以上であるものを放電特性が最も優れていると判定し、表5中の「2kV動作率」の欄に「◎」と表示し、2kVにおける動作率が70%以上80%未満であるものを放電特性が優れていると判定し、同欄に「○」と表示し、動作率が70%未満のものを放電特性が不良であると判定し、同欄に「×」と表示した。
(8-5)信頼性
 以下に説明する手順で信頼性試験を行った。125℃の温度条件の下で、ESD保護デバイスの外部電極間に12.6Vの電圧を65時間印加し、ESD保護デバイスの外部電極間の抵抗値IRを測定した。このIR測定をn=20個のESD保護デバイスに関して行い、その平均値がlogIR<6であったものを信頼性に問題なしと評価し、表5において「○」で示した。平均値がlogIR<6であったものは、信頼性に問題ありと評価し、表5において「×」で示した。
(8-6)総合評価
 上記「初期ショート」および「ショート耐性」および「2kV放電特性」および「信頼性」の評価において、「初期ショート」および「ショート耐性」が「○」と評価された試料の内、「ショート耐性」および「2kV放電特性」ともに「◎」と評価された試料については、表5の「総合評価」の欄に「◎」と表示し、いずれか一方が「◎」で他方が「○」と評価された試料については、同欄に「○」と表示した。上記「初期ショート」および「ショート耐性」および「2kV放電特性」および「信頼性」の評価において、少なくともどれかに「×」と評価された試料については、同欄に「×」と表示した。

<結果>
 ESD保護デバイス1~7は、優れたESD保護特性(初期ショート特性、ショート耐性、2kV動作率、信頼性)を有していた。一方、放電補助電極が第2の金属粒子を含まないESD保護デバイス8は2kV動作率が不良であった。また、放電補助電極が第1の金属粒子を含まないESD保護デバイス9は、絶縁性が低下し、初期ショートが発生した。また、シェル部を有していない第2の金属粒子を用いたESD保護デバイス10は、2kVでの放電は確認できたが、絶縁性が低下し、耐ショート性,信頼性が低下した。
 本開示は、半導体装置をはじめとする種々の機器や装置の保護のために用いられるESD保護デバイスの分野に広く適用することが可能である。

Claims (14)

  1.  絶縁性基体の表面または内部に、互いに一部が対向するように形成された第1放電電極および第2放電電極と、前記第1放電電極および前記第2放電電極と電気的に接続するように形成された放電補助電極を有し、
     前記放電補助電極が、第1の金属粒子と、第2の金属粒子と、結合剤とを含み、
     第1の金属粒子が、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし少なくとも一部に空隙を有するシェル部とからなるコアシェル構造を有し、
     第2の金属粒子が、第1の金属を主成分とするコア部と、第2の金属の酸化物を主成分とし空隙のないシェル部とからなるコアシェル構造を有する、ESD保護デバイス。
  2.  前記第1の金属粒子のシェル部の厚さが50nm以上1500nm以下である請求項1記載のESD保護デバイス。
  3.  前記第2の金属粒子のシェル部の厚さが1nm以上50nm未満である請求項1または2のいずれか1項に記載のESD保護デバイス。
  4.  前記結合剤がガラス質含有物質である請求項1~3のいずれ1項に記載のESD保護デバイス。
  5.  前記第2の金属は、前記第1の金属よりも酸化されやすい、請求項1~4のいずれか1項に記載のESD保護デバイス。
  6.  前記第1の金属は、銅または銅を主成分とした銅系合金である、請求項1~5のいずれか1項に記載のESD保護デバイス。
  7.  前記第2の金属の酸化物は、酸化アルミニウム、酸化ケイ素、酸化マグネシウムおよび酸化ニッケルからなる群から選択される少なくとも1種である、請求項1~6のいずれか1項に記載のESD保護デバイス。
  8.  前記コア部は、副成分として前記第2の金属を含む、請求項1~7のいずれか1項に記載のESD保護デバイス。
  9.  金属粒子全体に対する第2の金属粒子の含有率が、2体積%以上35体積%以下である、請求項1~8のいずれか1項に記載のESD保護デバイス。
  10.  前記絶縁性基体の内部に形成された空洞部を有し、前記第1放電電極および前記第2放電電極が前記空洞部を介して互いに一部が対向するように形成される一方、前記放電補助電極は前記空洞部に少なくとも一部が露出するように形成され、さらに前記第1および第2放電電極にそれぞれ電気的に接続される、第1および第2の外部端子電極をさらに有する、請求項1~9のいずれか1項に記載のESD保護デバイス。
  11.  第1放電電極および第2放電電極と電気的に接続するように形成された放電補助電極を有するESD保護デバイスの製造方法であって、
     第1の金属と、前記第1の金属よりも酸化されやすい第2の金属との合金粒子からなる第1の金属粉末と、第1の金属を主成分とするコア部が第2の金属の酸化物を主成分とするシェル部で被覆された金属粒子を含む第2の金属粉末とを含む放電補助電極用ペーストを用いて前記放電補助電極を形成して焼成し、前記第2の金属を前記合金粒子の表面に移動させ、移動した前記第2の金属を酸化させることを含む、該ESD保護デバイスの製造方法。
  12.  前記第2の金属粉末は、メカノフュージョン法により、第1の金属を主成分とする金属粒子を第2の金属の酸化物で被覆して製造される、請求項11に記載の製造方法。
  13.  前記第1の金属粉末は、アトマイズ法により製造される、請求項11に記載の製造方法。
  14.  前記ESD保護デバイスが、絶縁性基体を有し、該絶縁性基体の内部に、互いに一部が対向するように前記第1放電電極および前記第2放電電極が形成されてなるESD保護デバイスであって、
     第1および第2のセラミックグリーンシートを含む複数のセラミックグリーンシートを用意し、
     前記放電補助電極、前記第1放電電極および前記第2放電電極を第1のセラミックグリーンシート上に形成し、
     形成した前記第1放電電極および前記第2放電電極のギャップを覆うように焼失層を形成し、
     形成した前記放電補助電極、前記第1放電電極、前記第2放電電極、および前記焼失層を覆うように前記第1のセラミックグリーンシート上に前記第2のセラミックグリーンシートを積層し、
     積層後の前記第1放電電極および前記第2放電電極のそれぞれに電気的に接続される、第1外部端子電極および第2の外部端子電極を形成し、
     さらに、前記の焼成時に前記焼失層を焼失させて、前記絶縁性基体の内部に空洞部を形成する、請求項11~13のいずれか1項に記載の製造方法。
