 本発明は、半導体装置の製造方法に関し、特に、先ダイシング法で半導体ウエハの個片化を行うとともに、半導体チップ裏面に保護膜を形成する半導体装置の製造方法に関する。
 従来、ウエハの厚さを調整する裏面研削に先立ってダイシングを行う、先ダイシング法が知られている。先ダイシング法は、例えば、ダイシングによりウエハ表面から切り込み溝を形成しておき、その後、少なくとも切り込み溝の底面に達するように裏面を研削し、裏面研削により厚さ調整と半導体ウエハのチップへの分割を同時に行うものである。
 先ダイシング法により分割されたチップは、例えば、特許文献1に開示されるように、チップ固着用の接着剤層(ダイボンド)をチップ裏面に形成した後に実装されることが知られている。
 この場合には、具体的には、まず、支持体上に、接着フィルムが積層されてなる複合フィルムの接着フィルム側が、複数のチップに分割されたウエハに貼付される。その後、分割されたチップのチップ間隔に沿って接着フィルムが切断されることで、各チップ裏面に接着フィルムからなる接着剤層が形成される。裏面に接着剤層が形成された各チップは、ピックアップされることで支持体から剥離され、リードフレーム、基板等に実装されて半導体装置が製造される。

 ところで、近年、フェイスダウン方式と呼ばれる実装法により半導体装置が製造されることが行われている。この方法では、バンプ等の電極が形成された回路面を有する半導体チップが実装される際に、半導体チップの回路面側がリードフレーム等のチップ搭載部に接合される。したがって、回路が形成されていない半導体チップの裏面側が露出する構造となるため、半導体チップの裏面には、半導体チップを保護するために、硬質の有機材料からなる保護膜が形成されることがある。
 ここで、保護膜を形成するためのフィルムは、熱硬化性樹脂を含有することがある。しかしながら、熱硬化性樹脂を含有するフィルムは、熱硬化する際に収縮等が生じ、チップに反りを生じさせるおそれがある。このチップの反りは、個片化されたチップが細長形状である場合や、チップ表面に有機膜が被膜されるときに特に発生しやすくなる。
 本発明は、以上の問題点に鑑みてなされたものであり、チップ裏面に熱硬化により保護膜を形成しても、半導体チップに反りが生じにくい半導体装置の製造方法を提供することを課題とする。
 本発明者らは鋭意検討の結果、保護膜を形成するための熱硬化性保護膜形成用フィルムを熱硬化した後に、ピックアップ工程を実施することで上記課題を解決することを見出し、本発明を完成させた。すなわち、本発明は、以下の(1)~(7)を提供する。
(1)半導体ウエハの表面側から溝を形成し、又は半導体ウエハに改質領域を形成する前処理工程と、
 前記半導体ウエハを、裏面側から研削して、前記溝又は改質領域に沿って複数のチップに個片化させるチップ個片化工程と、
 支持体上に熱硬化性保護膜形成フィルムが設けられている支持体付き保護膜形成フィルムの熱硬化性保護膜形成フィルム側を、個片化された前記半導体ウエハの裏面に貼付する貼付工程と、
 前記半導体ウエハに貼付した前記熱硬化性保護膜形成フィルムを、熱硬化して保護膜とする熱硬化工程と、
 前記熱硬化工程の後に、前記チップに前記保護膜が積層された保護膜付きチップをピックアップするピックアップ工程と
 を備える半導体装置の製造方法。
(2)前記支持体が基材を有し、前記基材がポリエステル系フィルム及びポリプロピレンフィルムからなる群から選ばれる1種からなるフィルムを少なくとも1層以上有する上記(1)に記載の半導体装置の製造方法。
(3)前記半導体ウエハの裏面に貼付された熱硬化性保護膜形成フィルム又は保護膜を、チップ間隔に沿って切断して各チップに応じた形状に分割する保護膜分割工程をさらに備える上記(1)又は(2)に記載の半導体装置の製造方法。
(4)前記保護膜分割工程を、熱硬化工程と前記ピックアップ工程の間に行う上記(3)に記載の半導体装置の製造方法。
(5)前記支持体付き保護膜形成フィルムをリングフレームで保持した状態で、前記熱硬化性保護膜形成フィルムを熱硬化して保護膜とする上記(1)~(4)のいずれかに記載の半導体装置の製造方法。
(6)前記半導体ウエハは、その表面に有機膜が被膜されたものである上記(1)~(5)のいずれかに記載の半導体装置の製造方法。
(7)前記チップが、細長形状である上記(1)~(6)のいずれかに記載の半導体装置の製造方法。
 以上の本発明の製造方法によれば、チップ裏面に熱硬化により保護膜を形成しても、半導体チップに反りが生じにくくなる。

 以下、本発明に係る半導体装置の製造方法についてより詳細に説明する。なお、以下の記載において、「重量平均分子量(Mw)」は、ゲルパーミエーションクロマトグラフィー(GPC)法で測定されるポリスチレン換算の値である。また、例えば「(メタ)アクリレート」とは、「アクリレート」及び「メタクリレート」の双方を示す語として用いており、他の類似用語についても同様である。
 本発明の半導体装置の製造方法は、以下の(i)~(v)の工程を備える。
(i)半導体ウエハの表面側から溝を形成し、又は半導体ウエハに改質領域を形成する前処理工程;
(ii)前記半導体ウエハを、裏面側から研削して、前記溝又は改質領域に沿って複数のチップに個片化させるチップ個片化工程;
(iii)支持体上に熱硬化性保護膜形成フィルムが設けられている支持体付き保護膜形成フィルムの熱硬化性保護膜形成フィルム側を、個片化された前記半導体ウエハの裏面に貼付する貼付工程;
(iv)前記半導体ウエハに貼付した前記熱硬化性保護膜形成フィルムを、熱硬化して保護膜とする熱硬化工程;及び
(v)前記熱硬化工程の後に、前記チップに前記保護膜が積層された保護膜付きチップをピックアップするピックアップ工程
 また、本発明の半導体装置の製造方法は、さらに以下の工程(vi)を備えることが好ましい。
(vi)前記半導体ウエハの裏面に貼付された熱硬化性保護膜形成フィルム又は保護膜を、チップ間隔に沿って切断して各チップに応じた形状に分割する保護膜分割工程。
 以下、図1~7を用いて本発明の第1の実施形態に係る半導体装置の製造方法について詳細に説明する。図1~7は、本発明の第1の実施形態に係る半導体装置の製造方法を時系列で示した図である。なお、第1の実施形態では、前処理工程において溝を形成する。
[前処理工程]
 まず、図1に示すように、半導体ウエハ10の表面側から溝11を形成する前処理工程を行う。本工程で形成される溝11は、ウエハ10の厚さより浅い深さの溝である。溝11の形成は、従来公知のウエハダイシング装置等を用いて行うことが可能である。また、半導体ウエハ10は、後述するチップ個片化工程において、溝11に沿って複数の半導体チップに分割される。
 本実施形態で用いられる半導体ウエハ10はシリコンウエハであってもよく、またガリウム・砒素などのウエハであってもよい。半導体ウエハ10の研削前の厚みは特に限定されないが、通常は500~1000μm程度である。
 半導体ウエハ10の表面は、図1に示すように、有機膜13で被膜されていることが好ましい。有機膜13としては、特に限定されないが、ポリイミド、ポリベンゾオキサゾール、シリコーンが挙げられるが、これらの中ではポリイミドが好ましい。半導体ウエハ10は、有機膜13が設けられることで、その表面を保護することが可能である。また、半導体ウエハ10は、有機膜13が設けられた場合のほうが、反りが生じやすくなる傾向があるため、反りの抑制効果の要求が大きい。
 半導体ウエハ10は、その表面に回路12が形成されている。ウエハ表面への回路12の形成は、エッチング法、リフトオフ法などの従来汎用されている方法を含む様々な方法により行うことができる。
[チップ個片化工程]
 次に、溝11が形成されたウエハ表面に、バックグラインドテープ16を貼付する。その後、半導体ウエハ10の裏面を研削して、半導体ウエハ10を複数の半導体チップ15に個片化するチップ個片化工程を行う。図2には、溝11が形成されたウエハ表面に、バックグラインドテープ16が貼付された状態を示す。
 ここで、バックグラインドテープ16は、バックグラインドテープ用基材と、この基材の上に設けられたバックグラインドテープ用粘着剤層とを備え、この粘着剤層を介して半導体ウエハ10に貼付されることが好ましい。これらバックグラインドテープ用基材及びバックグラインドテープ用粘着剤層に使用される材料は、公知のものから適宜選択可能であり、例えばバックグラインドテープ用粘着剤層は、エネルギー線硬化型の粘着剤よりなる。半導体ウエハ10表面にバックグラインドテープ16が貼付されることで、半導体ウエハ10は、1枚のバックグラインドテープ16上にて複数のチップ15に個片化されるため、個片化されたチップ15は、位置ずれ等することなく、一体的に取り扱うことが可能である。また、ウエハ10の裏面を研削する際、回路12を保護することが可能である。ただし、バックグラインドテープ16のウエハへの貼付は、省略することが可能である。
 上記半導体ウエハの研削は、少なくとも溝11の底部に至るように半導体ウエハ10の裏面に対して行う。この研削により、溝は、図3に示すようにウエハを貫通する切り込み11Aとなり、半導体ウエハ10は切り込み11Aにより分割されて、個々の半導体チップ15に個片化される。
 個片化された半導体チップ15の形状は、方形でもよいし、細長形状となっていてもよいが、細長形状となることが好ましい。本発明では、細長形状の半導体チップ15のほうが、反りが生じやすくなるため、反りの抑制効果の要求が大きい。
 細長形状は、チップ長さがチップ幅よりも大きくなるものであるが、チップ幅に対するチップ長さの比(アスペクト比)が、2以上であることが好ましく、4以上であることがより好ましく、10以上であることがさらに好ましい。アスペクト比の上限は、特に限定されないが、通常100以下程度、好ましくは50以下である。細長形状の半導体チップ15は、矩形であることが好ましいが、特に限定されない。また、個別化されたチップの厚みは特に限定されないが、通常、10~300μm程度であり、好ましくは50~200μmである。
[貼付工程]
 次に、図4に示すように、複数のチップ15に個片化された半導体ウエハ10の裏面に、支持体付き保護膜形成フィルム20を貼付する貼付工程を行う。
 支持体付き保護膜形成フィルム20は、図4に示すように、支持体21と、支持体21の上に設けられた熱硬化性保護膜形成フィルム22とを備える。支持体21は、熱硬化性保護膜形成フィルム22を支持できるシート状のものであれば特に限定されないが、図4に示すように、基材21Aと、基材21Aの一方の面に設けられた粘着剤層21Bとを備え、熱硬化性保護膜形成フィルム22が粘着剤層21B上に貼合されていることが好ましい。なお、支持体付き保護膜形成フィルム20の各部材の詳細は後述する。
 支持体付き保護膜形成フィルム20は、熱硬化性保護膜形成フィルム22側を、図4に示すように、複数のチップ15に個片化されている半導体ウエハ10の裏面に貼付する。また、支持体付き保護膜形成フィルム20は、半導体ウエハ10(半導体チップ15)に貼付される中央領域を取り囲む外周領域がリングフレーム25に貼付されることが好ましい。これにより、支持体付き保護膜形成フィルム20、及びその上に貼付されている複数の半導体チップ15は、リングフレーム25により一体的に支持される。
 その後、複数のチップ15にバックグラインドテープ16が貼付されている場合には、バックグラインドテープ16が、複数のチップ15(半導体ウエハ10)から剥離される。なお、バックグラインドテープ16のバックグラインドテープ用粘着剤層がエネルギー線硬化型粘着剤から形成される場合には、バックグラインドテープ16を剥離する前に、バックグラインドテープ用粘着剤層にエネルギー線を照射して硬化させることが好ましい。なお、エネルギー線としては、通常、紫外線、電子線等が用いられる。
 ここで、支持体21は、面方向において、図4に示すように、熱硬化性保護膜形成フィルム22よりも一回り大きいことが好ましい。支持体21は、一回り大きいことで、その中央領域上に熱硬化性保護膜形成フィルム22が配置されるとともに、中央領域を取り囲む外周領域は、熱硬化性保護膜形成フィルム22が設けられない領域となり、外周領域を容易にリングフレーム25に貼付させることができる。また、支持体21は、粘着剤層21Bを介してリングフレーム25に貼付されることが好ましい。
 ただし、支持体付き保護膜形成フィルム20は、図8に示すように、熱硬化性保護膜形成フィルム22の上にリングフレーム用粘着剤層23が設けられていてもよい。この際、熱硬化性保護膜形成フィルム22は、半導体ウエハ10よりも一回り大きく、その中央領域が半導体ウエハ10に貼付される領域になるとともに、その中央を取り囲む外周領域に、リング状のリングフレーム用粘着剤層23が設けられる。この場合、支持体付き保護膜形成フィルム20は、リングフレーム用粘着剤層23を介してリングフレーム25に貼付される。
 リングフレーム用粘着剤層23は、例えば、アクリル系粘着剤、ゴム系粘着剤、シリコーン系粘着剤、ウレタン系粘着剤、ポリエステル系粘着剤、ポリビニルエーテル系粘着剤等の粘着剤から形成される。
[熱硬化工程]
 上記した貼付工程の後、熱硬化性保護膜形成フィルム22を熱硬化して保護膜22Aとする熱硬化工程を行う。
 熱硬化工程は、例えばオーブン30内にて行う。すなわち、図5に示すように、複数の半導体チップ15が貼付された支持体付き保護膜形成フィルム20を、好ましくはリングフレーム25に貼付された状態でオーブン30内部に搬送し、オーブン30内部にて加熱して熱硬化する。オーブン30における加熱は、熱硬化性保護膜形成フィルム22を硬化できる温度と加熱時間で行えばよいが、温度としては好ましくは70~175℃、より好ましくは80~150℃であり、加熱時間としては、好ましくは30~180分、より好ましくは60~120分である。
[保護膜分割工程]
 その後、図6に示すように、個片化された半導体ウエハ10の裏面に貼付された保護膜22Aを、チップ間隔に沿って切断し、各チップに応じた形状に分割する保護膜分割工程を行う。
 半導体ウエハ10は切り込み11Aによりチップ15に個片化されており、個々のチップ15間の切り込み11Aに沿って保護膜22Aを切断する。保護膜22Aの切断は、レーザー照射、ダイシングブレード、支持体21のエキスパンド等で行われるが、レーザー照射により行われることが好ましい。レーザー照射で行われる場合、レーザー光源26より発せられたレーザー光は、半導体チップ15の表面側から、切り込み11Aを通して保護膜22Aに照射される。これにより、分割された保護膜22Aの形状を、容易に半導体チップ15の形状に対応したものとなる。
 保護膜22Aの切断は、保護膜22Aが完全に切断されるように行われる必要はなく、後述するピックアップ工程等で保護膜22A同士が分離できるように、部分的に切断されていてもよく、このような態様も本発明でいう保護膜分割工程の一態様に含まれる。また、保護膜22A切断時に生じるデブリ等を除去するために、保護膜22Aを切断した後、支持体21上の複数のチップ15をスピナー等により洗浄してもよい。
[ピックアップ工程]
 上記熱硬化工程及び保護膜分割工程の後、図7に示すように、各半導体チップ15に保護膜22Aが積層されてなる保護膜付きチップ24を、ピックアップして、支持体21から剥離する。支持体21は、ピックアップしやすいように、ピックアップする前に面方向にエキスパンドしてもよい。支持体21から剥離された保護膜付きチップ24は、例えばフェイスダウン方式と呼ばれる方式により、チップ上の回路面をリードフレーム等のチップ搭載部に接合させ、半導体装置を得る。
[第2の実施形態]
 次に、本発明の第2の実施形態に係る半導体装置の製造方法について詳細に説明する。第1の実施形態では、前処理工程において、ダイシングにより溝を設けて個片化したが、第2の実施形態においては、溝の代わりに改質領域を形成する。以下、第2の実施形態について、第1の実施形態との相違点を説明する。なお、以下で説明を省略する構成及び工程は、第1の実施形態と同様である。
 本実施形態では、図9に示すように、まず、半導体ウエハ10に改質領域17を形成する前処理工程を行う。改質領域17は、半導体ウエハ10において、脆質化された部分であり、研削工程における研削によって、半導体ウエハ10が薄くなったり、研削による力が加わったりすることにより半導体ウエハ10が破壊されて半導体チップに個片化される起点となる領域である。改質領域17の形成は、半導体ウエハ10の内部に焦点を合わせたレーザーの照射により行うことができる。レーザーの照射は、半導体ウエハ10の表面側から行っても、裏面側から行ってもよい。
 なお、半導体ウエハ10の表面は、第1の実施形態と同様に、有機膜13で被膜されていることが好ましい。また、半導体ウエハ10は、第1の実施形態と同様にその表面に回路12が形成されている。
 また、以下で説明する前処理以外の各工程を示す図面は、第1の実施形態と同様であるので省略するが、図3~6に示される切り込み11Aは形成されない。
 次に、改質領域17が形成されたウエハ表面に、バックグラインドテープ16を貼付する。ただし、本実施形態でも、バックグラインドテープ16の貼付を省略してもよい。その後、半導体ウエハ10の裏面を研削して、改質領域17に沿って複数のチップに個片化させる。
 ここで、研削によって研削面(ウエハ裏面)は、改質領域17に至ってもよいが、厳密に改質領域17まで至らなくてもよく、具体的には、改質領域17を起点として半導体ウエハ10が破壊されて半導体チップ15に個片化される程度に、改質領域17に近接する位置まで研削すればよい。
 その後、第1の実施形態と同様に、貼付工程及び熱硬化工程を行い、さらに保護膜分割工程及びピックアップ工程を行う。ただし、本実施形態では、保護膜分割工程は、支持体21をエキスパンドすることで保護膜を分割することが好ましい。この際、保護膜22Aの性状に合わせて、保護膜22Aの加熱や冷却を行いながら、支持体21のエキスパンドを行ってもよい。
 なお、以上の第1及び第2の実施形態では、保護膜分割工程は、熱硬化工程とピックアップ工程の間に行われるが、保護膜分割工程は、貼付工程と熱硬化工程の間に行ってもよい。保護膜分割工程を、貼付工程と熱硬化工程の間に行うと、保護膜分割工程では、熱硬化前の熱硬化性保護膜形成フィルム22を切断して分割することになる。その他の工程は、上記と同じであるのでその説明は省略する。
 なお、熱硬化性保護膜形成フィルム22又は保護膜22Aにレーザーマーキングを行ってもよい。レーザーマーキングは、レーザー光を照射させて、熱硬化性保護膜形成フィルム22又は保護膜22Aの表面を削り取りことでマーキングする方法である。レーザーマーキングは、熱硬化性保護膜形成フィルム22を半導体チップ15に貼付した後に行えばよいが、熱硬化工程の後に行うことが好ましく、熱硬化工程と、ピックアップ工程の間に行うことがより好ましい。
 なお、レーザーマーキングは、通常、レーザー光を、支持体21側から支持体21を介して保護膜22A又は保護膜形成フィルム22の表面に照射することで行う。
 以上の半導体装置の製造方法では、熱硬化工程の後にピックアップ工程を行うため、熱硬化性保護膜形成フィルム22は、支持体21に支持された状態で熱硬化処理される。したがって、熱硬化性保護膜形成フィルム22は、加熱硬化により殆ど収縮することなく硬化物となるので、半導体チップ15にも反りが生じにくくなる。さらに、本発明では、先ダイシング法を採用することで、裏面研削時にウエハを薄くした時点でウエハを分割するので、ウエハへの反りを防止しやすくなり、それにより、半導体チップ個々の反りも防止しやすくなる。また、仮に裏面研削時にウエハ10に反りが生じていても、各半導体チップ15は、熱硬化工程において熱硬化される熱硬化性保護膜形成フィルム22に追従して、平面性が高められ、反り量が減少することが可能になる。
 また、本製造方法では、熱硬化工程を、支持体付き保護膜形成フィルム20に複数の半導体チップ15が貼付された状態で行うため、支持体が熱により変形し、弛みが生じる等の不具合の発生の懸念がある。そこで、支持体を構成する基材は耐熱性を有することが好ましい。耐熱性を有する基材としては、具体的には、後述するように、少なくともポリエステル系フィルム又はポリプロピレンフィルムを有するものが挙げられる。
 さらに、本製造方法では、保護膜切断工程を熱硬化工程の後で行うことで、熱硬化性保護膜形成フィルム22は、熱硬化の際に分割されていないことになる。そのため、熱硬化工程において個々のチップ15を、一括して熱硬化性保護膜形成フィルム22上に保持することになるので、チップ各々が単独で反ろうとする動きを防止し、反りをより効果的に抑制できる。
 また、本発明では、熱硬化時に支持体21がリングフレーム25に貼付されていると、半導体チップ15及び支持体21は一体的にリングフレーム25に支持されることになるので、上述したチップの反りをより有効に防止する。
 また、半導体ウエハ10の表面に有機膜13を設けると、半導体ウエハ10及び半導体チップ15は、有機膜13の熱収縮により反りやすくなるが、上記したように先ダイシング法を採用し、かつ、熱硬化工程の後にピックアップ工程を行うことで、有機膜13に起因して生じる反りを有効に防止する。同様に、細長形状の半導体チップ15でも反りが発生しやすいが、先ダイシング法を採用し、かつ、熱硬化工程の後にピックアップ工程を行うことで、そのような反りも有効に防止する。
 さらに、熱硬化性保護膜形成フィルム22は、硬化されて保護膜22Aとなることでタック性が失われている。そのため、保護膜切断工程を熱硬化工程の後に行うことで、保護膜22Aを切断したことにより生じるデブリがチップ上に付着しにくくなる。
[支持体付き保護膜形成フィルム]
 以下、上記半導体装置の製造方法で使用される支持体付き保護膜形成フィルムの各部材の構成、及びその作製方法を説明する。
<基材>
 支持体付き保護膜形成フィルム20に使用される支持体21の基材21Aは、半導体ウエハ10の加工に適したものであれば、限定されず、通常は樹脂系の材料を主材とする樹脂フィルムから構成される。
 樹脂フィルムの具体例として、低密度ポリエチレン(LDPE)フィルム、直鎖低密度ポリエチレン(LLDPE)フィルム、高密度ポリエチレン(HDPE)フィルム等のポリエチレンフィルム、ポリプロピレンフィルム、ポリブテンフィルム、ポリブタジエンフィルム、ポリメチルペンテンフィルム、エチレン-ノルボルネン共重合体フィルム、ノルボルネン樹脂フィルム等のポリオレフィン系フィルム;エチレン-酢酸ビニル共重合体フィルム、エチレン-(メタ)アクリル酸共重合体フィルム、エチレン-(メタ)アクリル酸エステル共重合体フィルム等のエチレン系共重合フィルム;ポリ塩化ビニルフィルム、塩化ビニル共重合体フィルム等のポリ塩化ビニル系フィルム;ポリエチレンテレフタレートフィルム、ポリブチレンテレフタレートフィルム等のポリエステル系フィルム;ポリウレタンフィルム;ポリイミドフィルム;ポリスチレンフィルム;ポリカーボネートフィルム;フッ素樹脂フィルムなどが挙げられる。またこれらの架橋フィルム、アイオノマーフィルムのような変性フィルムも用いられる。基材は、これらの1種からなるフィルムでもよいし、さらにこれらを2種類以上組み合わせた積層フィルムであってもよい。
 樹脂フィルムは、汎用性の観点、及び強度が比較的高く反りを防止しやすい観点や、上述の貼付工程においてチップが移動してしまうことを防止する観点、耐熱性の観点から、ポリエチレンテレフタレートフィルム、ポリブチレンテレフタレート等のポリエステル系フィルム、ポリプロピレンフィルムが好ましい。このような効果を得るためには、基材がポリエステル系フィルム及びポリプロピレンフィルムからなる群から選ばれる少なくとも1層以上有していれば、単層フィルムであっても積層フィルムであってもよい。ピックアップ工程におけるエキスパンドを容易に行うことができるようにし、また、ピックアップ自体においても、保護膜等が支持体から剥離しやすくなるという観点からは、基材がポリプロピレンフィルムを有していることが特に好ましい。ポリプロピレンフィルムと他の種類のフィルムを組み合わせた積層フィルムとしては、例えば、国際公開公報WO2013/172328号に記載の基材を用いてもよい。
 基材21Aの厚さは、特に限定されないが、好ましくは20~450μm、より好ましくは25~400μmの範囲である。
<粘着剤層>
 支持体付き保護膜形成フィルム20に使用される支持体21の粘着剤層21Bは、アクリル系粘着剤、ゴム系粘着剤、シリコーン系粘着剤、ウレタン系粘着剤、ポリエステル系粘着剤、ポリビニルエーテル系粘着剤等を使用することができるが、これらの中ではアクリル系粘着剤が好ましい。
 アクリル系粘着剤は、アクリル系共重合体(a1)を主成分(粘着主剤)として含有するものであり、アクリル系共重合体(a1)は、例えば、官能基含有モノマーから導かれる構成単位と、官能基含有モノマー以外の(メタ)アクリル酸エステルモノマーまたはその誘導体から導かれる構成単位とを含有する。
 アクリル系共重合体(a1)の構成単位としての官能基含有モノマーは、重合性の二重結合と、ヒドロキシル基、アミノ基、置換アミノ基、エポキシ基等の官能基とを分子内に有するモノマーであることが好ましい。
 上記官能基含有モノマーの具体的な例としては、2-ヒドロキシエチル(メタ)アクリレート、2-ヒドロキシプロピル(メタ)アクリレート、3-ヒドロキシプロピル(メタ)アクリレート、4-ヒドロキシブチル(メタ)アクリレート等が挙げられ、これらは単独でまたは2種以上を組み合わせて用いられる。
 アクリル系共重合体(a1)を構成する(メタ)アクリル酸エステルモノマーとしては、アルキル基の炭素数が1~20であるアルキル(メタ)アクリレート、シクロアルキル(メタ)アクリレート、ベンジル(メタ)アクリレートが用いられる。これらの中でも、特に好ましくはアルキル基の炭素数が1~18であるアルキル(メタ)アクリレート、例えばメチル(メタ)アクリレート、エチル(メタ)アクリレート、プロピル(メタ)アクリレート、n-ブチル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート等が用いられる。
 アクリル系共重合体(a1)は、上記官能基含有モノマーから導かれる構成単位を通常3~50質量%、好ましくは5~35質量%の割合で含有し、(メタ)アクリル酸エステルモノマーまたはその誘導体から導かれる構成単位を通常40~97質量%、好ましくは60~95質量%の割合で含有する。
 アクリル系共重合体(a1)は、上記官能基含有モノマー及び(メタ)アクリル酸エステルモノマーまたはその誘導体由来の構成単位以外にも、ジメチルアクリルアミド、蟻酸ビニル、酢酸ビニル、スチレン等のその他のモノマー由来の構成単位を有していてもよい。
 また、粘着剤層は、紫外線硬化型又は電子線硬化型等のエネルギー線硬化型粘着剤を硬化した材料からなるものでもよい。エネルギー線硬化型粘着剤としては、分子中にラジカル反応性炭素-炭素二重結合を有するアクリル系共重合体等を主成分(粘着主剤)として用いたいわゆる内在型のエネルギー線硬化型粘着剤が挙げられる。内在型のエネルギー線硬化型粘着剤の主剤は、例えば、上記アクリル系共重合体(a1)に、アクリル系共重合体(a1)の官能基に結合する置換基と、ラジカル反応性炭素-炭素二重結合とを有する不飽和基含有化合物を反応させることにより得られる。
 また、エネルギー線硬化型粘着剤は、上記したアクリル系共重合体(a1)等のエネルギー線硬化性を有しないポリマー成分と、エネルギー線硬化性の多官能モノマーおよび/またはオリゴマーとの混合物を主成分とするいわゆる添加型のエネルギー線硬化型粘着剤であってもよい。エネルギー線硬化性の多官能モノマーおよび/またはオリゴマーとしては、例えば、多価アルコールと(メタ)アクリル酸とのエステル等を使用することができる。
 なお、粘着剤は、アクリル系共重合体等の粘着主剤に加えて、さらに必要に応じて架橋剤、光重合開始剤等が配合されていてもよい。架橋剤としては、アクリル系共重合体等のポリマー(粘着主剤)に含有される官能基との反応性を有する多官能性化合物を用いることができる。このような多官能性化合物の例としては、イソシアナート化合物、エポキシ化合物、アミン化合物、メラミン化合物、アジリジン化合物、ヒドラジン化合物、アルデヒド化合物、オキサゾリン化合物、金属アルコキシド化合物、金属キレート化合物、金属塩、アンモニウム塩、反応性フェノール樹脂等を挙げることができる。
 粘着剤層21Bの厚さは、特に限定されないが、1~50μm程度であることが好ましく、2~30μmであることがより好ましい。
 ただし、支持体21は、熱硬化性保護膜形成フィルム22が貼付され、このフィルム22を支持できるものであれば、上記構成に限定されず例えば粘着剤層が省略されてもよい。この場合、熱硬化性保護膜形成フィルム22と支持体21との間の剥離性を調整するために、例えば、シリコーン剥離剤等から形成された層を支持体21が有していてもよい。
<熱硬化性保護膜形成フィルム>
 熱硬化性保護膜形成フィルム22は、未硬化の熱硬化性接着剤からなることが好ましい。熱硬化性保護膜形成フィルム22は、半導体ウエハ10(半導体チップ15)に貼付された後に熱硬化させることにより、保護膜22Aを半導体ウエハ10に強固に接着することができ、耐久性に優れた保護膜22Aをチップ15上に形成できる。
 熱硬化性保護膜形成フィルム22は、常温で粘着性を有するか、加熱により粘着性を発揮することが好ましい。これにより、半導体ウエハ10(半導体チップ15)に容易に貼付できる。上記熱硬化性接着剤は、熱硬化性成分とバインダーポリマー成分とを含有することが好ましい。
 熱硬化性成分としては、例えば、エポキシ樹脂、フェノール樹脂、メラミン樹脂、尿素樹脂、ポリエステル樹脂、ウレタン樹脂、アクリル樹脂、ポリイミド樹脂、ベンゾオキサジン樹脂等およびこれらの混合物が挙げられる。これらの中でも、エポキシ樹脂、フェノール樹脂およびこれらの混合物が好ましく用いられる。
 エポキシ樹脂は、加熱を受けると三次元網状化し、強固な被膜を形成する性質を有する。このようなエポキシ樹脂としては、従来より公知の種々のエポキシ樹脂が用いられるが、通常は、分子量300~2000程度のものが好ましく、特に分子量300~500のものが好ましい。さらには、分子量330~400の常態で液状のエポキシ樹脂と、分子量400~2500、特に500~2000の常温で固体のエポキシ樹脂とをブレンドした形で用いることが好ましい。また、エポキシ樹脂のエポキシ当量は、50~5000g/eqであることが好ましい。
 このようなエポキシ樹脂としては、具体的には、ビスフェノールA、ビスフェノールF、レゾルシノール、フェニルノボラック、クレゾールノボラック等のフェノール類のグリシジルエーテル;ブタンジオール、ポリエチレングリコール、ポリプロピレングリコール等のアルコール類のグリシジルエーテル;フタル酸、イソフタル酸、テトラヒドロフタル酸等のカルボン酸のグリシジルエーテル;アニリンイソシアヌレート等の窒素原子に結合した活性水素をグリシジル基で置換したグリシジル型もしくはアルキルグリシジル型のエポキシ樹脂;ビニルシクロヘキサンジエポキシド、3,4-エポキシシクロヘキシルメチル-3,4-ジシクロヘキサンカルボキシレート、2-(3,4-エポキシ)シクロヘキシル-5,5-スピロ(3,4-エポキシ)シクロヘキサン-m-ジオキサン等のように、分子内の炭素-炭素二重結合を例えば酸化することによりエポキシが導入された、いわゆる脂環型エポキシドを挙げることができる。その他、ビフェニル骨格、ジシクロヘキサジエン骨格、ナフタレン骨格等を有するエポキシ樹脂、ジシクロペンタジエン型のエポキシ樹脂等を用いることもできる。
 これらの中でも、ビスフェノール系グリシジル型エポキシ樹脂、o-クレゾールノボラック型エポキシ樹脂およびフェノールノボラック型エポキシ樹脂が好ましく用いられる。
 これらエポキシ樹脂は、1種を単独で、または2種以上を組み合わせて用いることができる。
 熱硬化性成分としてエポキシ樹脂を用いる場合には、助剤として、熱活性型潜在性エポキシ樹脂硬化剤を併用することが好ましい。熱活性型潜在性エポキシ樹脂硬化剤とは、室温ではエポキシ樹脂と反応せず、ある温度以上の加熱により活性化し、エポキシ樹脂と反応するタイプの硬化剤である。熱活性型潜在性エポキシ樹脂硬化剤の活性化方法には、加熱による化学反応で活性種(アニオン、カチオン)を生成する方法;室温付近ではエポキシ樹脂中に安定に分散しており高温でエポキシ樹脂と相溶・溶解し、硬化反応を開始する方法;モレキュラーシーブ封入タイプの硬化剤で高温で溶出して硬化反応を開始する方法;マイクロカプセルによる方法等が存在する。
 熱活性型潜在性エポキシ樹脂硬化剤の具体例としては、各種オニウム塩や、二塩基酸ジヒドラジド化合物、ジシアンジアミド、アミンアダクト硬化剤、イミダゾール化合物等の高融点活性水素化合物等を挙げることができる。これら熱活性型潜在性エポキシ樹脂硬化剤は、1種を単独で、または2種以上を組み合わせて用いることができる。上記のような熱活性型潜在性エポキシ樹脂硬化剤は、エポキシ樹脂100重量部に対して、好ましくは0.1~20重量部、特に好ましくは0.2~10重量部、さらに好ましくは0.3~5重量部の割合で用いられる。
 フェノール系樹脂としては、アルキルフェノール、多価フェノール、ナフトール等のフェノール類とアルデヒド類との縮合物などが特に制限されることなく用いられる。具体的には、フェノールノボラック樹脂、o-クレゾールノボラック樹脂、p-クレゾールノボラック樹脂、t-ブチルフェノールノボラック樹脂、ジシクロペンタジエンクレゾール樹脂、ポリパラビニルフェノール樹脂、ビスフェノールA型ノボラック樹脂、あるいはこれらの変性物等が用いられる。
 これらのフェノール系樹脂に含まれるフェノール性水酸基は、上記エポキシ樹脂のエポキシ基と加熱により容易に付加反応して、耐衝撃性の高い硬化物を形成することができる。このため、エポキシ樹脂とフェノール系樹脂とを併用してもよい。
 バインダーポリマー成分は、熱硬化性保護膜形成フィルム22に適度なタックを与え、支持体付き保護膜形成フィルム20の操作性を向上させることができる。バインダーポリマーの重量平均分子量は、通常は5万~200万、好ましくは10万~150万、特に好ましくは20万~100万の範囲にある。分子量が低過ぎると、熱硬化性保護膜形成フィルム22のフィルム形成が不十分となり、高過ぎると他の成分との相溶性が悪くなり、結果として均一なフィルム形成が妨げられる。このようなバインダーポリマーとしては、例えば、アクリル系ポリマー、ポリエステル樹脂、フェノキシ樹脂、ウレタン樹脂、シリコーン樹脂、ゴム系ポリマー等が用いられ、特にアクリル系ポリマーが好ましく用いられる。
 アクリル系ポリマーとしては、例えば、(メタ)アクリル酸誘導体から導かれる構成単位からなる(メタ)アクリル酸エステル共重合体が挙げられる。ここで(メタ)アクリル酸誘導体としては、(メタ)アクリル酸それ自体のほか、(メタ)アクリル酸エステルモノマーが挙げられる。なお、(メタ)アクリル酸エステル共重合体は、(メタ)アクリル酸エステルモノマー由来の構成単位を含む。(メタ)アクリル酸エステルモノマーとしては、好ましくはアルキル基の炭素数が1~18である(メタ)アクリル酸アルキルエステル、例えば(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル、(メタ)アクリル酸ブチル等が用いられる。また、(メタ)アクリル酸グリシジル、(メタ)アクリル酸ヒドロキシエチル等のエポキシ基や水酸基を有する(メタ)アクリル酸エステルモノマー等を挙げることができる。
 上記の中でもメタクリル酸グリシジル等を構成単位として用いてアクリル系ポリマーにグリシジル基を導入すると、前述した熱硬化性成分としてのエポキシ樹脂との相溶性が向上し、熱硬化性保護膜形成フィルム22の硬化後のガラス転移温度(Tg)が高くなり、耐熱性が向上する。また、上記の中でもアクリル酸ヒドロキシエチル等を構成単位として用いてアクリル系ポリマーに水酸基を導入すると、半導体チップへの密着性や粘着物性をコントロールすることができる。
 バインダーポリマーとしてアクリル系ポリマーを使用した場合における当該ポリマーの重量平均分子量は、好ましくは10万以上であり、特に好ましくは15万~100万である。アクリル系ポリマーのガラス転移温度は通常30℃以下、好ましくは-70~10℃程度である。
 熱硬化性成分とバインダーポリマー成分との配合比率は、バインダーポリマー成分100重量部に対して、熱硬化性成分を、好ましくは50~1500重量部、より好ましくは70~1000重量部、さらに好ましくは80~800重量部配合する。このような割合で熱硬化性成分とバインダーポリマー成分とを配合すると、硬化前には適度なタックを示し、貼付作業を安定して行うことができ、また硬化後には、被膜強度に優れた保護膜が得られる。
 熱硬化性保護膜形成フィルム22は、着色剤及びフィラーの少なくともいずれかを含有してもよい。これにより、保護膜22Aの光線透過率を所望の範囲に制御し、視認性に優れたレーザー印字を可能にする。
 また、熱硬化性保護膜形成フィルム22がフィラーを含有すると、硬化後の保護膜22Aの硬度を高く維持することができるとともに、耐湿性を向上させることができる。さらには、硬化後の保護膜22Aの熱膨張係数を半導体チップ15の熱膨張係数に近づけることができ、これにより半導体チップ15の反りをより低減することが可能になる。
 着色剤としては、無機系顔料、有機系顔料、有機系染料など公知のものを使用することができるが、有機系顔料又は有機系染料を使用することが好ましい。
 無機系顔料としては、例えば、カーボンブラック、コバルト系色素、鉄系色素、クロム系色素、チタン系色素、バナジウム系色素、ジルコニウム系色素、モリブデン系色素、ルテニウム系色素、白金系色素、ITO(インジウムスズオキサイド)系色素、ATO(アンチモンスズオキサイド)系色素等が挙げられる。
 有機系顔料及び有機系染料としては、例えば、アミニウム系色素、シアニン系色素、メロシアニン系色素、クロコニウム系色素、スクアリウム系色素、アズレニウム系色素、ポリメチン系色素、ナフトキノン系色素、ピリリウム系色素、フタロシアニン系色素、ナフタロシアニン系色素、ナフトラクタム系色素、アゾ系色素、縮合アゾ系色素、インジゴ系色素、ペリノン系色素、ペリレン系色素、ジオキサジン系色素、キナクリドン系色素、イソインドリノン系色素、キノフタロン系色素、ピロール系色素、チオインジゴ系色素、金属錯体系色素(金属錯塩染料)、ジチオール金属錯体系色素、インドールフェノール系色素、トリアリルメタン系色素、アントラキノン系色素、ジオキサジン系色素、ナフトール系色素、アゾメチン系色素、ベンズイミダゾロン系色素、ピランスロン系色素及びスレン系色等が挙げられる。これらの顔料又は染料は、目的とする光線透過率に調整するため適宜混合して使用することができる。
 これらの中では、顔料、特に無機系顔料を使用することが好ましく、無機系顔料の中でも、特にカーボンブラックが好ましい。カーボンブラックは、通常は黒色であり、レーザー光照射により、凹部が形成された部分と未照射の部分とのコントラスト差が大きくなるため、レーザー印字された部分の視認性に非常に優れる。
 フィラーとしては、結晶シリカ、溶融シリカ、合成シリカ等のシリカや、アルミナ、ガラスバルーン等の無機フィラーが挙げられる。中でも合成シリカが好ましく、特に半導体装置の誤作動の要因となるα線の線源を極力除去したタイプの合成シリカが最適である。フィラーの形状としては、球形、針状、不定形のいずれであってもよい。
 また、熱硬化性保護膜形成フィルム22に添加するフィラーとしては、上記無機フィラーの他にも、機能性のフィラーが配合されていてもよい。機能性のフィラーとしては、例えば、ダイボンド後の導電性の付与を目的とした、金、銀、銅、ニッケル、アルミニウム、ステンレス、カーボン、セラミック、またはニッケル、アルミニウム等を銀で被覆した導電性フィラーや、熱伝導性の付与を目的とした、金、銀、銅、ニッケル、アルミニウム、ステンレス等の金属材料やそれらの合金、これら金属材料の酸化物又は窒化物、シリコン、ゲルマニウム等の非金属、及びホウ素等の非金属の窒化物等の熱伝導性フィラーなどが挙げられる。
 着色剤の配合量は、通常は0.001~5質量%であることが好ましく、特に0.01~3質量%であることが好ましく、さらには0.1~2.5質量%であることが好ましい。また、フィラーの配合量は、通常は40~80質量%であることが好ましく、特に50~70質量%であることが好ましい。
 熱硬化性保護膜形成フィルム22は、カップリング剤を含有してもよい。カップリング剤を含有することにより、熱硬化性保護膜形成フィルム22の硬化後において、保護膜22Aの耐熱性を損なわずに、保護膜22Aとチップ15との接着性及び密着性を向上させることができるとともに、耐水性(耐湿熱性)を向上させることができる。カップリング剤としては、その汎用性とコストメリットなどからシランカップリング剤が好ましい。
 シランカップリング剤としては、例えば、γ-グリシドキシプロピルトリメトキシシラン、γ-グリシドキシプロピルメチルジエトキシシラン、β-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン、γ-(メタクリロキシプロピル)トリメトキシシラン、γ-アミノプロピルトリメトキシシラン、N-6-(アミノエチル)-γ-アミノプロピルトリメトキシシラン、N-6-(アミノエチル)-γ-アミノプロピルメチルジエトキシシラン、N-フェニル-γ-アミノプロピルトリメトキシシラン、γ-ウレイドプロピルトリエトキシシラン、γ-メルカプトプロピルトリメトキシシラン、γ-メルカプトプロピルメチルジメトキシシラン、ビス(3-トリエトキシシリルプロピル)テトラスルファン、メチルトリメトキシシラン、メチルトリエトキシシラン、ビニルトリメトキシシラン、ビニルトリアセトキシシラン、イミダゾールシランなどが挙げられる。これらは1種を単独で、または2種以上混合して使用することができる。
 熱硬化性保護膜形成フィルム22は、硬化前の凝集力を調節するために、有機多価イソシアナート化合物、有機多価イミン化合物、有機金属キレート化合物等の架橋剤を含有してもよい。また、熱硬化性保護膜形成フィルム22は、静電気を抑制し、チップの信頼性を向上させるために、帯電防止剤を含有してもよい。さらに、熱硬化性保護膜形成フィルム22は、保護膜の難燃性能を高め、パッケージとしての信頼性を向上させるために、リン酸化合物、ブロム化合物、リン系化合物等の難燃剤を含有してもよい。
 熱硬化性保護膜形成フィルム22の厚さは、保護膜としての機能を効果的に発揮させるために、3~300μmであることが好ましく、特に5~250μmであることが好ましく、さらには7~200μmであることが好ましい。
 支持体付き保護膜形成フィルム20は、その使用前においては剥離シートにより保護されていてもよい。剥離シートは、熱硬化性保護膜形成フィルム22の支持体21側の面とは反対側の面に積層されるものであり、外部に露出する熱硬化性保護膜形成フィルム22、及び粘着剤層21B等を保護する。剥離シートは、例えば、プラスチックフィルムを剥離剤等により剥離処理したものが例示される。剥離シートは、支持体付き保護膜形成フィルム20が半導体チップ15(半導体ウエハ10)に貼付される前に剥離されるものである。
[支持体付き保護膜形成フィルムの作製]
 支持体付き保護膜形成フィルム20は、保護膜形成フィルム積層体および支持体を作製してこれらを貼り合わせることで作製可能である。
<保護膜形成フィルム積層体の作製>
 保護膜形成フィルム積層体は、例えば以下のように作製する。
 上記熱硬化性保護膜形成フィルムを構成する各成分を適宜の割合で、適当な溶媒中で又は無溶媒で混合してなる保護膜形成フィルム用塗布液を、第1の剥離シート上に塗布乾燥し、第1の剥離シート上に熱硬化性保護膜形成フィルムを形成する。次いで、この熱硬化性保護膜形成フィルムにさらに第2の剥離シートを貼付して、第1の剥離シート/熱硬化性保護膜形成フィルム/第2の剥離シートの三層構造からなる保護膜形成フィルム積層体を得る。保護膜形成フィルム積層体は、適宜巻き取り巻収体として保管、運搬等してもよい。なお、以上の工程においては、第2の剥離シートを貼付する工程は省略し、保護膜形成フィルムを露出したままとしてもよい。
<支持体の作製>
 以下、支持体が、基材と基材の一方の面に設けられた粘着剤層とを備える場合の支持体の作製方法について説明する。
 粘着剤層を構成する各成分を適宜の割合で、適当な溶媒中で又は無溶媒で混合してなる粘着剤層用塗布液を、剥離シート上に塗布し乾燥することで、剥離シート上に粘着剤層を形成し、その後、粘着剤層に基材を貼り合わせることで、剥離シート付き支持体を得る。剥離シート付き支持体は、適宜巻き取り巻収体として保管、運搬等してもよい。
 また、粘着剤層用塗布液を、剥離シート上に塗布する代わりに、直接基材に塗布して粘着剤層を形成し、その後、粘着剤層にさらに剥離シートを貼り合せて、剥離シート付き支持体としてもよい。ただし、剥離シートを貼り合わせる工程は省略して粘着剤層は露出したままでもよい。
 ここで、基材の上に設けられた粘着剤層が、エネルギー線硬化型の粘着剤からなる場合には、その粘着剤は、熱硬化性保護膜形成フィルムに貼り合わせる前に、エネルギー線を照射して硬化させてもよいし、熱硬化性保護膜形成フィルムに貼り合わせた後に、エネルギー線を照射して硬化させてもよい。熱硬化性保護膜形成フィルムに貼り合わせた後に、粘着剤にエネルギー線を照射する場合には、上記の貼付工程からピックアップ工程のいずれかの段階でエネルギー線照射を行ってもよい。エネルギー線照射による粘着剤の硬化では、少なくとも熱硬化性保護膜形成フィルムに接触する部分を硬化させればよい。
<貼り合わせ>
 その後、保護膜形成フィルム積層体から必要に応じて一方の剥離シート(例えば、第2の剥離シート)を剥離するとともに、剥離シート付き支持体から必要に応じて剥離シートを剥離し、支持体の粘着剤層面に、熱硬化性保護膜形成用フィルムを貼り合わせて、支持体付き保護膜形成フィルムを作製する。
<型抜き加工>
 なお、上記保護膜形成フィルム積層体を、必要に応じて型抜き加工を施した後に、支持体に貼り合わせてもよい。
 型抜き加工は、上記保護膜形成フィルム積層体を、一方の剥離シート(例えば、第2の剥離シート)と、熱硬化性保護膜形成フィルムを切断するように、ウエハと同サイズもしくは一回り大きい例えば円形にハーフカットし、その後、その一方の剥離シートと熱硬化性保護膜形成フィルムのうちハーフカットを施した円形よりも外に存在するものを除去することで行われる。同様に、支持体にも適宜切り込みが入れられてその形状が適宜調整されてもよい。
 また、図8に示すように、リングフレーム用粘着剤層を設ける場合にも、支持体付き保護膜形成フィルムは同様に作製可能であるが、熱硬化性保護膜形成フィルムの支持体に貼り合わされる面とは反対側の面に適宜リングフレーム用粘着剤層を形成すればよい。
 以下、実施例により本発明をさらに具体的に説明するが、本発明の範囲はこれらの実施例に限定されるものではない。
 実施例及び比較例において、ピックアップ後の保護膜付きチップは、以下の方法で評価した。
<チップの反り量>
 図10に示すように、ピックアップ後の保護膜付きチップ24を、チップ表面を上側にしてガラス板40上に静置した状態にして、チップ24の最も低い位置Sと最も高い位置Hの差を、反り量として測定した。チップ反り量が300μm以下の場合を“A”、300μm超600μm以下の場合を“B”、600μm超1mm以下の場合を“C”、1mmよりも大きい場合を“D”と評価した。
[実施例1]
(1)保護膜形成フィルム積層体の作製
 まず、以下の成分(a)~(f)を混合し、固形分濃度が61質量%となるようにメチルエチルケトンで希釈して、保護膜形成フィルム用塗布液を得た。
(a)バインダーポリマー:n-ブチルアクリレート10質量部、メチルアクリレート70質量部、グリシジルメタクリレート5質量部および2-ヒドロキシエチルアクリレート15質量部を共重合した(メタ)アクリル酸エステル共重合体100質量部(固形分換算、以下同じ);重量平均分子量:80万,ガラス転移温度:-1℃
(b)熱硬化性成分:ビスフェノールA型エポキシ樹脂(三菱化学株式会社製,jER828,エポキシ当量184~194g/eq)60質量部、ビスフェノールA型エポキシ樹脂(三菱化学株式会社製,jER1055,エポキシ当量800~900g/eq)10質量部、及びジシクロペンタジエン型エポキシ樹脂(大日本インキ化学工業株式会社製,エピクロンHP-7200HH,エポキシ当量255~260g/eq)30質量部
(c)熱活性潜在性エポキシ樹脂硬化剤:ジシアンジアミド(ADEKA株式会社製,アデカハードナーEH-3636AS,活性水素量21g/eq)2質量部、及び2-フェニル-4,5-ジヒドロキシメチルイミダゾール(四国化成工業株式会社製,キュアゾール2PHZ)2質量部
(d)着色剤:カーボンブラック(三菱化学株式会社製,#MA650,平均粒径28nm)0.6質量部
(e)フィラー:シリカフィラー(アドマテックス社製,SC2050MA,平均粒径0.5μm)320質量部
(f)シランカップリング剤:γ-グリシドキシプロピルトリメトキシシラン(信越化学工業株式会社製:KBM-403,メトキシ当量:12.7mmol/g,分子量:236.3)0.4質量部
 上記保護膜形成フィルム用塗布液を第1の剥離シート(リンテック株式会社製、SP-PET3811、厚さ38μm)の剥離処理面上に塗布し、オーブンにて120℃で2分間乾燥して、第1の剥離シート上に熱硬化性保護膜形成フィルムを形成した。形成した熱硬化性保護膜形成フィルムの厚さは25μmであった。この熱硬化性保護膜形成フィルムに、第2の剥離シート(リンテック株式会社製、SP-PET381031、厚さ38μm)の剥離処理面を貼り合わせ、第1の剥離シート/熱硬化性保護膜形成フィルム/第2の剥離シートの3層構造からなる保護膜形成フィルム積層体を得た。この積層体は長尺であり、巻き取って巻収体とした。
 上記で得られた長尺の保護膜形成フィルム積層体の巻収体を、幅方向300mmに裁断した。次いで、保護膜形成フィルム積層体に対し、第2の剥離シート側から、第2の剥離シートおよび熱硬化性保護膜形成フィルムを切断するように、当該積層体の幅方向中央部に直径220mmの円形のハーフカットを連続的に施した。その後、ハーフカットで形成した円形よりも外側に存在する第2の剥離シートおよび熱硬化性保護膜形成フィルムを除去した。これにより、保護膜形成フィルム積層体は、第1の剥離シートの剥離面上に円形の熱硬化性保護膜形成フィルム、及び円形の第2の剥離シートが積層されたものとなった。
(2)支持体の作製
 まず、(g)および(h)の成分を混合し、固形分濃度が30質量%となるようにメチルエチルケトンで希釈して、粘着剤層用塗布剤を調製した。
(g)粘着主剤:(メタ)アクリル酸エステル共重合体(ブチルアクリレート40質量部、2-エチルヘキシルアクリレート55質量部、および2-ヒドロキシルエチルアクリレート5質量部を共重合して得られた共重合体,重量平均分子量:60万)100質量部
(h)架橋剤:芳香族系ポリイソシアネート化合物(三井化学株式会社製,タケネートD110N)10質量部
 剥離シート(リンテック株式会社製:SP-PET381031)の剥離面上に、前述の粘着剤層用塗布剤を、ナイフコーターにて塗布し乾燥させて、粘着剤層を形成した。形成した粘着剤層の厚さは10μmであった。その後、粘着剤層に厚さ100μmのポリプロピレンフィルム(三菱樹脂株式会社製、商品名「CT265」)からなる基材を貼り合わせ、剥離シート付き支持体を得た。剥離シート付き支持体は長尺であり、巻き取って巻収体とした後、幅方向300mmに裁断した。
(3)支持体付き保護膜形成フィルムの作製
 上記(1)で得られた保護膜形成フィルム積層体から円形の第2の剥離シートを剥離し、円形の熱硬化性保護膜形成フィルムを露出させた。一方、上記(2)で得られた剥離シート付き支持体から剥離シートを剥離して、粘着剤層を露出させた。その粘着剤層に、上記熱硬化性保護膜形成フィルムが接触するように、保護膜形成フィルム積層体に支持体を貼り合わせ、熱硬化性保護膜形成フィルム側が第1の剥離シートで保護された支持体付き保護膜形成フィルムを得た。
 得られた支持体付き保護膜形成フィルムに対し、基材側から基材および粘着剤層に切り込みを入れ、直径270mmの支持体上に、直径220mmの熱硬化性保護膜形成フィルムが積層された支持体付き保護膜形成フィルムとした。ただし、この支持体付き保護膜形成フィルムは、熱硬化性保護膜形成フィルム側が第1の剥離シートで保護されたものである。
(4)保護膜付きチップの作製
 次に、上記支持体付き保護膜形成フィルムを用いて、下記工程を順に行い、保護膜付きチップを作製した。
前処理工程:株式会社DISCO製のダイサーDFD6361を用いて、ウエハ表面に厚み10μmのポリイミド膜(有機膜13)を有する600μm厚さのウエハ10にハーフカットを行い、180μm深さの溝11を形成した(図1参照)。
チップ個片化工程:次に、リンテック株式会社製のラミネーターRAD-3510F/12を用いて、ウエハ10の表面にバックグラインドテープ16(リンテック株式会社製Adwill E-3125)を貼付し、その後、株式会社DISCO製グラインダーDFG8760を用いて、ウエハ10を裏面側から厚さ150μmまで研削し、ウエハ10を複数のチップ15に個片化した(図2、3参照)。
貼付工程:チップ15に個片化されたウエハ10の裏面に、リンテック株式会社製マウンターRAD-2700F/12を用いて、第1の剥離シートを剥がした支持体付き保護膜形成フィルム20を温度70℃で貼付した。この際、支持体付き保護膜形成フィルム20の外周領域には、リングフレーム25を貼付した(図4参照)。その後、バックグラインドテープ16に500mJ/cmの条件でUV照射を行い、バックグラインドテープ用粘着剤層を硬化した後、バックグラインドテープ16を剥離した。
熱硬化工程:次に、複数のチップ15及びリングフレーム25が貼付された支持体付き保護膜形成フィルム20を、130℃のオーブン30内部に2時間放置して、熱硬化性保護膜形成フィルム22を硬化して保護膜22Aとした(図5参照)。
保護膜分割工程:その後、株式会社DISCO製レーザーダイサーDFL7160を用いて、チップ15間で露出する保護膜22Aをレーザーで切断して保護膜22Aを分割し、その後、スピナーで洗浄を行った(図6参照)。
ピックアップ工程:次に、分割された保護膜22Aが裏面に積層された各保護膜付きチップ24を、キャノンマシナリー株式会社製のダイボンダーBESTEM D02を用いてピックアップして、支持体21から剥離した(図7参照)。得られた保護膜付きチップ24のチップサイズは、幅1mm、長さ20mmであった。
[実施例2]
 熱硬化工程と、保護膜分割工程との実施する順を入れ替えることで、熱硬化性保護膜形成フィルムを分割してから熱硬化した以外は、実施例1と同様に保護膜付きチップを作製した。
[比較例1]
 貼付工程と保護膜分割工程の間に熱硬化工程を行わずに、ピックアップ工程後に個片化されたチップを、130℃のオーブン内部に2時間放置して、熱硬化性保護膜形成フィルムを硬化した以外は実施例1と同様に保護膜付きチップを作製した。
[比較例2]
 溝形成工程を行わずに、チップ個片化工程における裏面研削によりウエハを個片化しなかった。また、上記保護膜分割工程を実施する代わりに、ダイシングブレードでウエハの表面側から、支持体が10μm切り込まれるように、ウエハ及び保護膜を同時に切断して、個片化された保護膜付きチップを得た。比較例2は、以上の点を除いて実施例1と同様に保護膜付きチップを作製した。
 上記各実施例、比較例について上記評価方法に基づいて評価した。その結果を表1に示す。

 以上の実施例1,2の結果から明らかなように、先ダイシング法で半導体ウエハを個片化するとともに、ピックアップする前に熱硬化性保護膜形成フィルムを熱硬化することで、チップの反りを抑制することができた。また、その熱硬化を保護膜分割前に行うことで、より効果的にチップの反りを抑制することができた。
 一方、比較例1では、ピックアップ後に熱硬化性保護膜形成フィルムを熱硬化したため、チップの反りを十分に抑制することができなかった。また、比較例2では、先ダイシング法を用いずにダイシング後にウエハを個片化したため、チップの反りを十分に抑制することができなかった。

Claims (7)

  1.  半導体ウエハの表面側から溝を形成し、又は半導体ウエハに改質領域を形成する前処理工程と、
     前記半導体ウエハを、裏面側から研削して、前記溝又は改質領域に沿って複数のチップに個片化させるチップ個片化工程と、
     支持体上に熱硬化性保護膜形成フィルムが設けられている支持体付き保護膜形成フィルムの熱硬化性保護膜形成フィルム側を、個片化された前記半導体ウエハの裏面に貼付する貼付工程と、
     前記半導体ウエハに貼付した前記熱硬化性保護膜形成フィルムを、熱硬化して保護膜とする熱硬化工程と、
     前記熱硬化工程の後に、前記チップに前記保護膜が積層された保護膜付きチップをピックアップするピックアップ工程と
     を備える半導体装置の製造方法。
  2.  前記支持体が基材を有し、前記基材がポリエステル系フィルム及びポリプロピレンフィルムからなる群から選ばれる1種からなるフィルムを少なくとも1層以上有する請求項1に記載の半導体装置の製造方法。
  3.  前記半導体ウエハの裏面に貼付された熱硬化性保護膜形成フィルム又は保護膜を、チップ間隔に沿って切断して各チップに応じた形状に分割する保護膜分割工程をさらに備える請求項1又は2に記載の半導体装置の製造方法。
  4.  前記保護膜分割工程を、熱硬化工程と前記ピックアップ工程の間に行う請求項3に記載の半導体装置の製造方法。
  5.  前記支持体付き保護膜形成フィルムをリングフレームで保持した状態で、前記熱硬化性保護膜形成フィルムを熱硬化して保護膜とする請求項1~4のいずれか1項に記載の半導体装置の製造方法。
  6.  前記半導体ウエハは、その表面に有機膜が被膜されたものである請求項1~5のいずれか1項に記載の半導体装置の製造方法。
  7.  前記チップが、細長形状である請求項1~6のいずれか1項に記載の半導体装置の製造方法。
