Abstract
本薄膜太陽電池は、金属基板と、前記金属基板上に形成されたガラス絶縁層と、前記ガラス絶縁層上に製膜された第1の電極層と、前記第1の電極層上に製膜された薄膜光吸収層と、前記薄膜光吸収層上に製膜された第2の電極層と、を有し、前記ガラス絶縁層の線膨張係数は、前記金属基板の線膨張係数よりも所定の値だけ大きい。
Description
本発明は、薄膜太陽電池に関する。
金属基板にガラス絶縁層を介して薄膜光吸収層等を形成した構造の薄膜太陽電池が広く知られている(例えば、特許文献1参照)。このような金属基板上にガラス絶縁層が形成された構造には、熱による反りの発生という問題がある。なお、従来は問題とならなかった小さな曲率の反りであっても、金属基板の大型化に伴ってその絶対量が大きくなるため、その抑制が新たな課題となっている。
反りの発生は、金属基板とガラス絶縁層それぞれの線膨張係数が異なることに起因するもので、一般的には金属基板上にガラス絶縁層を形成する工程で発生する反りとして認識されている。
金属基板に反りが発生した場合、以下のような問題が生じる。 反りをそのままにした場合、ハンドリングが困難になるうえ、更にその上に製膜を行った場合、その層の膜質が不均一になってしまう。又、金属基板の反りは矯正処理によって補正することも可能ではあるが、矯正を施すと、製膜済みの膜にクラックが発生し、膜の剥がれや特性低下をもたらす。更に、その上に製膜を行った場合、その層の膜質をも低下させてしまう。すなわち、金属基板上へのガラス絶縁層形成に伴って発生する反りは、他の太陽電池にはない、薄膜太陽電池固有の課題であり、反りの発生自体を可能な限り抑制することが望まれる。
ガラス絶縁層の形成に伴う反りを抑制するために、金属基板とガラス絶縁層それぞれの線膨張係数をできるだけ近づける方法がある(例えば、特許文献2参照)。又、ガラス絶縁層は引っ張り応力に弱く、引っ張り応力がかかるとクラックが発生しやすいので、ガラス絶縁層に圧縮応力が残るように、ガラス絶縁層の線膨張係数を金属基板の線膨張係数よりも僅かに小さくしておく方法もある(例えば、特許文献3参照)。
なお、特許文献3の例とは逆に、ガラス絶縁層に引っ張り応力が残るように、ガラス絶縁層の線膨張係数を金属基板の線膨張係数よりも大きくすることは通常行われていない。
上記のように、金属基板の反りを低減する様々な検討がなされているが、ガラス絶縁層形成後の金属基板の反りが十分に抑制されるには至っていない。
本発明は、上記の点に鑑みてなされたものであり、ガラス絶縁層を形成する工程を経ても金属基板の反りが十分に抑制された薄膜太陽電池を提供することを課題とする。
本薄膜太陽電池は、金属基板と、前記金属基板上に形成されたガラス絶縁層と、前記ガラス絶縁層上に製膜された第1の電極層と、前記第1の電極層上に製膜された薄膜光吸収層と、前記薄膜光吸収層上に製膜された第2の電極層と、を有し、前記ガラス絶縁層の線膨張係数は、前記金属基板の線膨張係数よりも所定の値だけ大きいことを要件とする。
開示の技術によれば、ガラス絶縁層を形成する工程を経ても金属基板の反りが十分に抑制された薄膜太陽電池を提供できる。
以下、図面を参照して発明を実施するための形態について説明する。各図面において、同一構成部分には同一符号を付し、重複した説明を省略する場合がある。
なお、以下の実施の形態等では、主にCIS系化合物系薄膜太陽電池を例にとって説明するが、本発明は、CIS系以外の化合物系薄膜太陽電池や、一般的な薄膜太陽電池にも適用可能である。本発明を適用可能なCIS系以外の化合物系薄膜太陽電池の一例として、薄膜光吸収層が銅(Cu)、亜鉛(Zn)、錫(Sn)、及びカルコゲン元素(セレン(Se)又は硫黄(S))を含有する化合物からなるCZTS系の化合物系薄膜太陽電池や、薄膜光吸収層がカドミウム(Cd)及びテルル(Te)を含有する化合物からなるCdTe系の化合物系薄膜太陽電池等を挙げることができる。又、本発明を適用可能な一般的な薄膜太陽電池の一例として、薄膜光吸収層がノンドープ又はドーパントをドープされたアモルファスシリコンからなるアモルファスシリコン薄膜太陽電池等を挙げることができる。
〈第1の実施の形態〉
[第1の実施の形態に係る薄膜太陽電池の構造]
図1は、第1の実施の形態に係る薄膜太陽電池を例示する断面図である。図1を参照するに、薄膜太陽電池10は、金属基板11と、耐腐食層12と、ガラス絶縁層13と、第1の電極層14と、薄膜光吸収層15と、第2の電極層16とを有する。薄膜太陽電池10において、金属基板11の一方の側には、ガラス絶縁層13、第1の電極層14、薄膜光吸収層15、及び第2の電極層16が順次積層されており、他方の側には耐腐食層12が形成されている。但し、耐腐食層12の有無は本実施の形態の目的においては任意である。以下、薄膜太陽電池10を構成する各要素について説明する。

図1は、第1の実施の形態に係る薄膜太陽電池を例示する断面図である。図1を参照するに、薄膜太陽電池10は、金属基板11と、耐腐食層12と、ガラス絶縁層13と、第1の電極層14と、薄膜光吸収層15と、第2の電極層16とを有する。薄膜太陽電池10において、金属基板11の一方の側には、ガラス絶縁層13、第1の電極層14、薄膜光吸収層15、及び第2の電極層16が順次積層されており、他方の側には耐腐食層12が形成されている。但し、耐腐食層12の有無は本実施の形態の目的においては任意である。以下、薄膜太陽電池10を構成する各要素について説明する。
なお、本願では、薄膜太陽電池10を構成する基板及び各層において、受光側の面を上面、その反対面を下面、と称する場合がある。又、金属基板11の上面を特に表面と称し、金属基板11の下面を特に裏面と称する場合がある。又、金属基板11の薄膜光吸収層15等が形成される側を素子形成面側と称する場合がある。
金属基板11は、ガラス絶縁層13、第1の電極層14、薄膜光吸収層15、及び第2の電極層16を形成する基体となる部分である。金属基板11は、例えば、鉄を主成分としクロム(Cr)を含有する基板であり、裏面は耐腐食層12に被覆されている。金属基板11の厚さは、例えば、0.2mm~0.4mm程度とすることができる。
金属基板11の一例としては、ステンレス基板を挙げることができる。更に、他の金属基板11の一例として、フェライト系ステンレス基板を挙げることができる。フェライト系ステンレス基板は、その線膨張係数が後述するCIS系化合物の線膨張係数である10×10-6 (1/K)に近くて好適である。なお、金属基板11は、アルミニウムを含有してもよい。
なお、ステンレス基板とは、ステンレス鋼から作製された基板である。ステンレス鋼とは、クロム(Cr)又はクロム(Cr)とニッケル(Ni)を含有させた合金鋼であって、クロム(Cr)の含有量が10.5%以上であるものをいう。
但し、金属基板11は、上記ステンレス基板には限定されず、例えば、鉄を主成分とし10.5%未満のクロム(Cr)を含有する基板を用いてもよい。この場合、更にニッケル(Ni)を含有させてもよい。
換言すれば、鉄を主成分としクロム(Cr)を含有する基板とは、フェライト系ステンレス基板を含む各種のステンレス基板、及び、ステンレス基板と同一種類の金属を含有する基板であって、クロム(Cr)の含有量が10.5%未満であるものを含む概念である。
但し、クロム(Cr)の含有量が少なすぎると、金属基板11の線膨張係数が大きくなったり、表面粗さが粗くなったりするおそれがあり、太陽電池用基板としては使いにくくなるため、クロム(Cr)は最低でも8%程度含有されていることが好ましい。
耐腐食層12は、例えば、薄膜太陽電池10が化合物系で、その製造工程で高温で腐食性のセレン化水素(H2Se)ガスや硫化水素(H2S)ガスを使用する場合、それらのガスによる腐食から、金属基板11を保護するために設けられる層である。セレン化水素(H2Se)ガスや硫化水素(H2S)ガスによる処理は例えば400℃~600℃の高温下で行われるため、素材としては、シリカやアルミナ等の無機物が好適であり、スパッタ法等で形成することが好ましい。
なお、ここで要求される耐腐食性は、上記工程の作業時間内(概ね1時間以内)のみに限定されるため、耐腐食層12の厚さは20~100nm程度と薄いもので十分である。よって、耐腐食層12の有無による、金属基板11の反りへの影響は無視できる。
ガラス絶縁層13は、金属基板11の上面に形成されている。薄膜太陽電池10が化合物系である場合、複数のセルを直列に集積化して高電圧出力とするのが通常であること、及び、金属基板11の上面にリークの原因となるオイルピットやスクラッチ等の欠陥が残存すること等を考慮すると、同様な絶縁性を有するとはいえ、金属基板11の上面に耐腐食層12で用いるような薄い絶縁層を設けることは好ましくない。
そこで、金属基板11を使用する場合は、厚い絶縁層にすることが好ましい。厚い膜でオイルピットやスクラッチを覆うことにより、それらの影響を除去できると共に、高い絶縁耐力を得ることが可能となるからである。このような用途には、ガラス絶縁層は好適である。更に、薄膜太陽電池10では、薄膜光吸収層15を形成する際に高温の熱処理が施されるため有機材料が使用できないことも、ガラス絶縁層を用いる他の理由である。
このように、金属基板11の上面に形成する絶縁層の材料としては、ガラスを用いることが好ましい。ガラスの一例としては、シリカ(SiO2)、CaO、B2O3、SrO、BaO、Al2O3、ZnO、ZrO2、MgOのうちの少なくとも一つを成分とするガラスや低融点ガラスを挙げることができる。
なお、ガラス絶縁層13を上記材料を組み合わせた複数の層から構成してもよく、その場合には、アルカリバリア機能を有する層を有してもよい。アルカリバリア機能とは、ナトリウム(Na)やカリウム(K)等のアルカリ金属成分が薄膜光吸収層15に過剰に拡散することを防止する機能である。アルカリバリア機能を有する層の厚さは、例えば、5~100nm程度とすることが好ましい。
ガラス絶縁層13の厚さは、16μm以上かつ40μm以下とすることが好ましい。なお、発明者らの検討により、ガラス絶縁層13の厚さが10μm未満となると、薄膜太陽電池10の変換効率が低下することがわかっている。
これは、上記オイルピットやスクラッチ等による金属基板11の表面粗さが、ガラス絶縁層13上に形成する各層の平坦性に影響を及ぼすためであると考えられる。又、ガラス絶縁層13の厚さが50μmよりも大きくなると、ガラス絶縁層13の機械的強度が低下したり、金属基板11から剥離しやすくなるため好ましくない。
又、ガラス絶縁層13の線膨張係数は、金属基板11の線膨張係数よりも所定の値だけ大きくすることが好ましい。ここで、所定の値は、0.4×10-6 (1/K)である。但し、実際に使用が想定される金属基板11の厚さ(0.2mm以上0.4mm以下)やガラス絶縁層13の厚さ(16μm以上40μm以下)、線膨張係数の測定誤差、金属基板11の反り量の許容範囲(±10mm未満)等を考慮すると、所定の値は0.03×10-6 (1/K)以上0.78×10-6 (1/K)以下とすればよい。この数値の根拠については、後述する。
なお、ガラス絶縁層13の線膨張係数を金属基板11の線膨張係数よりも所定の値だけ大きくすることが好ましい理由は、ガラス絶縁層13を形成する工程(600℃~800℃程度)において、金属基板11の反り量を抑制できるからである。
第1の電極層14は、ガラス絶縁層13上に形成されている。第1の電極層14の材料としては、例えば、モリブデン(Mo)を用いることができる。第1の電極層14の材料としてセレン化水素(H2Se)や硫化水素(H2S)に対する耐食性が高い他の金属、例えば、チタン(Ti)やタングステン(W)等を用いてもよい。第1の電極層14の厚さは、数10nm~数μm程度とすると好適であるが、例えば、0.5μmとすることができる。
なお、ガラス絶縁層13と第1の電極層14との間にアルカリバリア層を形成してもよい。アルカリバリア層は、ナトリウム(Na)やカリウム(K)等のアルカリ金属成分が薄膜光吸収層15に過剰に拡散することを防止するために設ける層である。アルカリバリア層の材料としては、例えば、シリカ(SiO2)等を用いることができる。アルカリバリア層の厚さは、例えば、5~100nm程度とすることができる。
薄膜光吸収層15は、p型半導体からなる層であり、第1の電極層14上に形成されている。薄膜光吸収層15は、照射された太陽光を電気エネルギーに変換する部分である。薄膜光吸収層15が光電変換することにより生じた光電流は、第1の電極層14と第2の電極層16の何れか一方又は双方にはんだ等で取り付けられた図示しない電極リボン(銅箔リボン)から外部に電流として取り出すことができる。薄膜光吸収層15の厚さは、使用する薄膜材料に応じて異なるが、例えばCIS系化合物系薄膜の場合には0.数μm~数10μm程度とすると好適で、例えば1.5μmとしてもよい。
薄膜光吸収層15は半導体薄膜であり、アモルファスシリコン薄膜や、CdTe系或いはCZTS系やCIS系の化合物系薄膜等で形成できる。例えば、IB-IIIB-VIB族元素からなるCIS系化合物系薄膜の場合、その材料は、Cu及びAgからなる群より選択された少なくとも1種類のIB族元素と、Al、Ga及びInからなる群より選択された少なくとも1種類のIIIB族元素と、S及びSeからなる群から選択された少なくとも1種類のVIB族元素とを含む、少なくとも1種類の化合物半導体とすることができる。
具体的な化合物の一例を挙げれば、2セレン化銅インジウム(CuInSe2)、2イオウ化銅インジウム(CuInS2)、2セレン・イオウ化銅インジウム(CuIn(SSe)2)、2セレン化銅ガリウム(CuGaSe2)、2イオウ化銅ガリウム(CuGaS2)、2セレン化銅インジウム・ガリウム(Cu(InGa)Se2)、2イオウ化銅インジウム・ガリウム(Cu(InGa)S2)、2セレン・イオウ化銅インジウム・ガリウム(Cu(InGa)(SSe)2)等である。
なお、薄膜光吸収層15として、例えば、銅(Cu),亜鉛(Zn),錫(Sn),カルコゲン元素からなるCZTS系の化合物を用いてもよい。具体的な化合物の一例を挙げれば、4セレン化2銅スズ・亜鉛(Cu2ZnSnSe4)、4イオウ化2銅スズ・亜鉛(Cu2ZnSnS4)、4セレン・イオウ化2銅スズ・亜鉛(Cu2ZnSn(SSe)4)等である。
薄膜光吸収層15上にバッファ層(図示せず)を形成してもよい。バッファ層は、薄膜光吸収層15が化合物系の場合、薄膜光吸収層15からの電流の漏出を防止する機能を有する高抵抗の層である。バッファ層の材料としては、例えば、亜鉛化合物(Zn(S,O,OH))等を用いることができる。バッファ層の材料として、酸化亜鉛(ZnO)、硫化亜鉛(ZnS)、酸化インジウム(In2O3)、硫化インジウム(InS)、インジウム化合物(In(S,O,OH))、硫化カドミウム(CdS)等を用いてもよい。バッファ層の厚さは、例えば、数nm~数10nm程度とすることができる。
第2の電極層16は、n型半導体からなる透明な層であり、薄膜光吸収層15上に形成されている。第2の電極層16は、p型半導体からなる薄膜光吸収層15との間でpn接合を形成し、更に低抵抗の導体としても機能する。第2の電極層16としては、例えば、酸化亜鉛系薄膜(ZnO)やITO薄膜、酸化錫(SnO2)等の透明導電膜を用いることができる。酸化亜鉛系薄膜(ZnO)を用いる場合には、硼素(B)やアルミニウム(Al)やガリウム(Ga)等をドーパントとして添加することにより、低抵抗化でき好適である。第2の電極層16の厚さは、例えば、0.5μm~2.5μm程度とすることができる。
なお、薄膜太陽電池10を複数のセルが直列に接続された集積構造としてもよい。
[第1の実施の形態に係る薄膜太陽電池の製造方法]
次に、第1の実施の形態に係る薄膜太陽電池の製造方法について説明する。ここでは、一例として、薄膜光吸収層15としてCIS系化合物系薄膜を用いたCIS系の化合物系薄膜太陽電池の製造方法について説明する。図2~図4は、第1の実施の形態に係る薄膜太陽電池の製造工程を例示する図である。
次に、第1の実施の形態に係る薄膜太陽電池の製造方法について説明する。ここでは、一例として、薄膜光吸収層15としてCIS系化合物系薄膜を用いたCIS系の化合物系薄膜太陽電池の製造方法について説明する。図2~図4は、第1の実施の形態に係る薄膜太陽電池の製造工程を例示する図である。
まず、図2に示す工程では、金属基板11を準備する。金属基板11としては、例えば、鉄を主成分としクロム(Cr)を含有する基板である、フェライト系ステンレス基板(SUS430、線膨張係数は10.4×10-6 (1/K))を用いることができる。金属基板11の厚さは、例えば、0.2mm~0.4mm程度とすることができる。
次に、図3に示す工程では、金属基板11の裏面に、例えば、シリカをスパッタ法で製膜して耐腐食層12を形成する。耐腐食層12の厚さは、例えば、20nm~100nm程度とすることができる。なお、耐腐食層12は本実施の形態の目的においては、必ずしも設けずともよい。
次に、図4に示す工程では、金属基板11の上面にガラス絶縁層13を形成する。本実施の形態では、線膨張係数が金属基板11の線膨張係数よりも所定の値だけ大きく、軟化点が600℃~800℃の範囲にあるガラスペーストを、金属基板11の表面にスリットコーターで塗布した。なお、所定の値の最適値は0.4×10-6 (1/K)であるが、実際に使用が想定される金属基板11の厚さ(0.2mm以上0.4mm以下)やガラス絶縁層13の厚さ(16μm以上40μm以下)、線膨張係数の測定誤差、金属基板11の反り量の許容範囲(±10mm未満)等を考慮し、所定の値は0.03×10-6 (1/K)以上0.78×10-6 (1/K)以下とすればよい。
ガラス絶縁層13となるガラスペーストに使用するガラス材料は前述の通りである。ガラスペーストは、スリットコーターに代えて、スプレーコーター、スクリーン印刷、ディップコーター、スピンコーター等によって塗布してもよい。
次に、塗布したガラスペーストを大気雰囲気中で100℃~200℃程度に加熱し、ガラスペーストを乾燥させてガラスペースト中の有機溶剤を揮発させる。更に、乾燥させたガラスペーストを上記軟化点以上の温度に加熱して焼成することによりガラス絶縁層13を形成することができる。焼成後のガラス絶縁層13の厚さは、例えば、30μm程度とすることができる。なお、ガラスペーストを乾燥させる工程と加熱・焼成する工程とは温度が大きく異なるため、各々を別々の装置で行ってもよい。
なお、ガラス絶縁層13は、金属基板11との間で上記線膨張係数の関係が満たされていれば、スパッタ等の非加熱プロセスによって形成してもよい。
図4の工程後、ガラス絶縁層13上に、第1の電極層14、CIS系化合物系薄膜からなる薄膜光吸収層15、及び第2の電極層16を順次積層することにより、図1に示す本実施の形態に係る薄膜太陽電池10の一例であるCIS系の化合物系薄膜太陽電池が完成する。
具体的には、ガラス絶縁層13上に、DCマグネトロンスパッタ法等により、第1の電極層14を製膜する。第1の電極層14の材質は例えばモリブデン(Mo)で、厚さは例えば0.5μm程度である。なお、製膜にあたっては、電子ビーム蒸着法等を用いて製膜してもよい。
次に、第1の電極層14上に薄膜光吸収層15として、例えば、2セレン・イオウ化銅インジウム・ガリウム(Cu(InGa)(SSe)2)を製膜する。2セレン・イオウ化銅インジウム・ガリウム(Cu(InGa)(SSe)2)は、例えばDCマグネトロンスパッタ法や蒸着法等により銅(Cu),ガリウム(Ga),インジウム(In)等を含むプリカーサ膜を形成し、その後、例えば400~600℃程度の温度中でセレン化水素(H2Se)によるセレン化及び硫化水素(H2S)による硫化を行うことにより製膜できる(セレン化/硫化過程)。薄膜光吸収層15の厚さは、例えば、1.5μm程度とすることができる。
なお、薄膜光吸収層15として、2セレン・イオウ化銅インジウム・ガリウム(Cu(InGa)(SSe)2)に代えて、前述の2セレン化銅インジウム(CuInSe2)、2イオウ化銅インジウム(CuInS2)等を製膜してもよい。この場合、銅(Cu)、インジウム(In)等を含むプリカーサ膜を形成し、その後、400~600℃程度の温度中でセレン化水素(H2Se)によるセレン化又は硫化水素(H2S)による硫化を行うことにより製膜できる。
又、薄膜光吸収層15は、銅(Cu),ガリウム(Ga),インジウム(In),及びセレン(Se)を蒸着することにより製膜してもよい。又、薄膜光吸収層15は、銅(Cu),ガリウム(Ga),インジウム(In),及び硫黄(S)を蒸着することにより製膜してもよい。又、薄膜光吸収層15は、銅(Cu),ガリウム(Ga),インジウム(In),及びセレン(Se)と硫黄(S)を蒸着することにより製膜してもよい。又、薄膜光吸収層15は、これら以外に、スパッタ法、メカノケミカルプロセス法、スクリーン印刷法、近接昇華法等によって製膜してもよいが、何れの方法においても、金属基板11への加熱を伴うものである。
金属基板11の裏面が耐腐食層12により被覆されている場合には、セレン化水素(H2Se)や硫化水素(H2S)等による金属基板11の全表面の腐食が抑制される。
なお、薄膜光吸収層15を製膜後、必要に応じ、薄膜光吸収層15上にバッファ層を製膜してもよい。バッファ層は、例えば、溶液成長法(CBD法)や有機金属気相成長法(MOCVD法)、アトミックレイヤーデポジション法(ALD法)等により、薄膜光吸収層15上に製膜できる。バッファ層の材料や厚さ等は、前述の通りである。
次に、薄膜光吸収層15上に、MOCVD法等により、第2の電極層16を製膜する。第2の電極層16は、スパッタ法や蒸着法、アトミックレイヤーデポジション法(ALD法)等を用いて薄膜光吸収層15上に製膜してもよい。第2の電極層16の材料としては、例えば3族元素をドープしたZnOを用いることができ、その厚さは例えば1.0μm程度とすることができる。
以上の工程により、図1に示す本実施の形態に係る薄膜太陽電池10の一例であるCIS系の化合物系薄膜太陽電池が完成する。なお、第1の電極層14、薄膜光吸収層15、及び第2の電極層16に分離溝を形成し、分離溝によってストリップ状に分離・形成されたセルが直列に接続された集積構造としてもよい。
〈第2の実施の形態〉
第2の実施の形態では、表面にアルミナ層を形成した金属基板(アルミニウム含有ステンレス基板)を用いた薄膜太陽電池の例を示す。アルミニウム含有ステンレス基板は、表面の熱酸化という簡単な方法によって、表面に均一なアルミナ層を形成することが可能である。このようにして形成されたアルミナ層は、前述した第1の実施の形態に係る薄膜太陽電池10の一例であるCIS系の化合物系薄膜太陽電池の製造工程で使用される腐食性ガスに対して安定であるため、先に述べたシリカによる耐腐食層12に代わる新しい耐腐食層として有望である。なお、第2の実施の形態において、既に説明した実施の形態と同一構成部品についての説明は省略する。
第2の実施の形態では、表面にアルミナ層を形成した金属基板(アルミニウム含有ステンレス基板)を用いた薄膜太陽電池の例を示す。アルミニウム含有ステンレス基板は、表面の熱酸化という簡単な方法によって、表面に均一なアルミナ層を形成することが可能である。このようにして形成されたアルミナ層は、前述した第1の実施の形態に係る薄膜太陽電池10の一例であるCIS系の化合物系薄膜太陽電池の製造工程で使用される腐食性ガスに対して安定であるため、先に述べたシリカによる耐腐食層12に代わる新しい耐腐食層として有望である。なお、第2の実施の形態において、既に説明した実施の形態と同一構成部品についての説明は省略する。
[第2の実施の形態に係る薄膜太陽電池の構造]
図5は、第2の実施の形態に係る薄膜太陽電池を例示する断面図である。図5を参照するに、薄膜太陽電池20は、金属基板11及び耐腐食層12が金属基板21及びアルミナ層22に置換された点が、薄膜太陽電池10(図1参照)と相違する。

薄膜太陽電池20において、アルミニウムを含有する金属基板21(以下では、特に断りのない限り、単に金属基板21という)の全面にアルミナ層22が形成されている。金属基板21の上面に、アルミナ層22を介して、ガラス絶縁層13、第1の電極層14、薄膜光吸収層15、及び第2の電極層16が順次積層されている。
金属基板21は、ガラス絶縁層13、第1の電極層14、薄膜光吸収層15、及び第2の電極層16を形成する基体となる部分である。金属基板21は、鉄を主成分としアルミニウム(Al)及びクロム(Cr)を含有する基板であり、基板全面が熱酸化によって形成されたアルミナ層22に被覆されている。なお、アルミナ層22は、第1の実施の形態で述べたシリカ等による耐腐食層12に相当する耐腐食層として使用されるものである。金属基板21の厚さは、例えば、0.2mm~0.4mm程度とすることができる。
金属基板21におけるアルミニウム(Al)の含有量は、0.1重量%以上かつ6.0重量%以下とすると好適である。金属基板21におけるアルミニウム(Al)の含有量が0.1重量%未満であると、アルミナ層22が十分に形成されないため好ましくない。又、金属基板21におけるアルミニウム(Al)の含有量が6.0重量%を超えると、金属基板21の線膨張係数が大きくなるため好ましくない。
金属基板21の一例としては、アルミニウム(Al)を含有したステンレス基板を挙げることができる。更に、他の金属基板21の一例として、アルミニウム(Al)を含有したフェライト系ステンレス基板を挙げることができる。フェライト系ステンレス基板は、その線膨張係数がCIS系化合物の線膨張係数である10×10-6 (1/K)に近くて好適である。
但し、金属基板21は、アルミニウム(Al)を含有した上記ステンレス基板には限定されず、例えば、鉄を主成分としアルミニウム(Al)及び10.5%未満のクロム(Cr)を含有する基板を用いてもよい。この場合、更にニッケル(Ni)を含有させてもよい。
換言すれば、鉄を主成分としアルミニウム(Al)及びクロム(Cr)を含有する基板とは、アルミニウム(Al)を含有したフェライト系ステンレス基板を含む各種のアルミニウム(Al)を含有したステンレス基板、及び、アルミニウム(Al)を含有したステンレス基板と同一種類の金属を含有する基板であって、クロム(Cr)の含有量が10.5%未満であるものを含む概念である。
又、更に緻密なアルミナ層22の形成のために、金属基板21にシリコン(Si)を含有させてもよい。
アルミナ層22は、金属基板21の全面を被覆している。アルミナ層22は、金属基板21に含有されたアルミニウム(Al)が、所定条件で金属基板21の全表面に拡散して形成された層である。アルミナ層22の厚さは、ガラス絶縁層13との密着性向上の観点からは30nm~1μmとすることが好ましい。又、アルミナ層22の厚さは薄いので、この層の有無による金属基板21への反りの影響は無視できる。
次に、このように表面全体にアルミナ層22を形成した金属基板21上に、ガラス絶縁層13、第1の電極層14、薄膜光吸収層15、及び第2の電極層16が順次積層されるが、それぞれの内容は第1の実施の形態で述べた通りであるので、ここでは省略する。
[第2の実施の形態に係る薄膜太陽電池の製造方法]
次に、第2の実施の形態に係る薄膜太陽電池の製造方法について説明する。ここでは、一例として、薄膜光吸収層15としてCIS系化合物系薄膜を用いたCIS系の化合物系薄膜太陽電池の製造方法について説明する。図6~図8は、第2の実施の形態に係る薄膜太陽電池の製造工程を例示する図である。
次に、第2の実施の形態に係る薄膜太陽電池の製造方法について説明する。ここでは、一例として、薄膜光吸収層15としてCIS系化合物系薄膜を用いたCIS系の化合物系薄膜太陽電池の製造方法について説明する。図6~図8は、第2の実施の形態に係る薄膜太陽電池の製造工程を例示する図である。
まず、図6に示す工程では、金属基板21を準備する。金属基板21としては、例えば、鉄を主成分としアルミニウム(Al)及びクロム(Cr)を含有する基板を用いることができる。具体的には、金属基板21として、例えば、5.5%のアルミニウムを含有したフェライト系ステンレス基板(JFE20-5USR、線膨張係数は11.0×10-6 (1/K))を用いることができる。金属基板21の厚さは、例えば、0.2mm~0.4mm程度とすることができる。
次に、図7に示す工程では、大気中若しくは酸素含有雰囲気中において、金属基板21を700℃以上かつ850℃未満の温度(この温度を前処理温度と称する場合がある)で加熱して熱酸化し、金属基板21に含有されたアルミニウム(Al)を金属基板21の全面に拡散させ、アルミナ層22を形成する。この時のアルミナ層22の厚さは、30nm~100nm程度である。
なお、700℃以上かつ850℃未満の前処理温度が好適である点は、発明者らが実験的に見出したものである。発明者らの検討によれば、前処理温度が700℃より低いと、金属基板21の上面にアルミナ層22が十分に形成されないため、ガラス絶縁層13との密着性が低下する。又、前処理温度が850℃以上であると、金属基板21の熱変形量が大きくなり、平面度を要求される化合物系薄膜太陽電池用の基板としては不適となる。
次に、図8に示す工程では、金属基板21の上面に形成されたアルミナ層22上にガラス絶縁層13を形成する。本実施の形態では、線膨張係数が金属基板21の線膨張係数よりも所定の値だけ大きく、軟化点が600℃~800℃の範囲にあるガラスペーストを、金属基板21の表面にスリットコーターで塗布した。なお、所定の値の最適値は0.4×10-6 (1/K)であるが、実際に使用が想定される金属基板21の厚さ(0.2mm以上0.4mm以下)やガラス絶縁層13の厚さ(16μm以上40μm以下)、線膨張係数の測定誤差、金属基板21の反り量の許容範囲(±10mm未満)等を考慮し、所定の値は0.03×10-6 (1/K)以上0.78×10-6 (1/K)以下とすればよい。
ガラス絶縁層13となるガラスペーストに使用するガラス材料は前述の通りである。ガラスペーストは、スリットコーターに代えて、スプレーコーター、スクリーン印刷、ディップコーター、スピンコーター等によって塗布してもよい。
次に、塗布したガラスペーストを大気雰囲気中で100℃~200℃程度に加熱し、ガラスペーストを乾燥させてガラスペースト中の有機溶剤を揮発させる。更に、乾燥させたガラスペーストを上記軟化点以上の温度に加熱して焼成することにより、ガラス絶縁層13を形成する。焼成後のガラス絶縁層13の厚さは、例えば、30μm程度とすることができる。なお、ガラスペーストを乾燥させる工程と加熱・焼成する工程とは温度が大きく異なるため、各々を別々の装置で行ってもよい。
なお、ガラス絶縁層13は、金属基板11との間で上記線膨張係数の関係が満たされていれば、スパッタ等の非加熱プロセスによって形成してもよい。
図8の工程後、ガラス絶縁層13上に、第1の電極層14、CIS系化合物系薄膜からなる薄膜光吸収層15、及び第2の電極層16を順次積層することにより、図5に示す本実施の形態に係る薄膜太陽電池20の一例であるCIS系の化合物系薄膜太陽電池が完成する。具体的な内容については、第1の実施の形態で説明した通りである。
〈実施例1〉
第1又は第2の実施の形態に係る薄膜太陽電池において、金属基板としてステンレス基板を使用した場合における反りの抑制について検討した。
第1又は第2の実施の形態に係る薄膜太陽電池において、金属基板としてステンレス基板を使用した場合における反りの抑制について検討した。
ここでは、焼成温度が600℃~800℃若しくはそれ以上になるガラス絶縁層の形成工程に主眼をおいて検討した。
具体的には、金属基板にフェライト系ステンレス基板(SUS430)を用い、その上に形成するガラス絶縁層の線膨張係数を異ならせ、それぞれの場合のガラス絶縁層付き金属基板の反り量Lを実測した。使用した金属基板の大きさは長さ約1200mm幅約945mm厚さ約0.3mmである。又、ガラス絶縁層の厚さは約30μmである。なお、反り量Lの測定には金属スケール(ものさし)を用いた。
その結果を表1及び図9中の●印で示す。なお、表1及び図9中のガラス絶縁層の線膨張係数αiは、JIS R 3102に基づいて測定した値である。又、表1及び図9中の金属基板の線膨張係数αsは、JIS Z 2285に基づいて測定した値である。
表1及び図9より、金属基板の反りは、ガラス絶縁層の線膨張係数(αi)と金属基板の線膨張係数(αs)の差(Δ=αi-αs)が負の場合には上に凸になるように反るが、Δが減少するに従って抑制されはじめ、Δが0.4×10-6 (1/K)になった時点で最小(ゼロ)となり、その後は逆の下に凸となるように反ることがわかる。
図10~図12は、金属基板の反りの状態を例示する写真である。図10~図12において、Aは定盤、B1、B2及びB3は金属基板を示している。金属基板B1、B2及びB3は、長さ約1200mm幅約945mm厚さ約0.3mmの基板に30μmのガラス絶縁層を形成したもので、図10~図12は、ガラス絶縁層(素子形成面側)を上にした状態で金属基板B1、B2及びB3を定盤A上に載置し、短辺に平行な方向から反りの状態を撮影したものである。なお、金属基板B1、B2及びB3は鏡面状態なので、背景が写り込んでいる。又、画面中にはスケールを置いている。
図10は、Δが0.4×10-6 (1/K)よりも大きい場合であり、金属基板B1の短辺側から視て、素子形成面側が凹の状態で反っている。図12は、Δが0.4×10-6 (1/K)よりも小さい場合であり、金属基板B3の短辺側から視て、素子形成面側が凸の状態で反っている。図10及び図12に示す金属基板B1、B3の反りは大きく、水平に寝かせた状態にしたにもかかわらず20mm程度の反りが残っている。一方、図11は、Δが0.4×10-6(1/K)の場合であり、金属基板B2に反りは見られず、定盤Aに置くと定盤Aに密着した状態となっている。
なお、図10~図12では、金属基板を定盤上に水平に置いているが、図9や表1等で示した反り量Lは、重力の影響を避けるため、金属基板を定盤上に垂直に置いた状態(金属基板の短辺が定盤に接し、長辺が定盤に垂直になった状態)で測定した値である。金属基板を定盤上に垂直に置いた状態での反り量が±10mm未満であれば、金属基板を定盤上に水平に置くと、金属基板が自重により変形するため、図11のように反り量がほぼゼロとなり、金属基板が定盤に密着した状態となる。但し、図11はΔが0.4×10-6(1/K)の場合であるから、金属基板を定盤上に垂直に置いた状態でも反り量はほぼゼロである。
図11のように反り量がほぼゼロの状態になれば、例えば、ガラス絶縁層13上にDCマグネトロンスパッタ法等により第1の電極層14を製膜する場合に、均一な膜質の第1の電極層14を製膜できる。一方、金属基板を定盤上に垂直に置いた状態での反り量が±10mm以上になると、金属基板を定盤上に水平に置いても反りが十分に矯正されない。これは、第1の電極層14の製膜時に、スパッタターゲットと金属基板との距離が場所により異なることを意味し、その結果均一な膜質の第1の電極層14を製膜できない。
このように、表1等で示した反り量Lが±10mm未満になるようにΔ=αi-αsを設定することは極めて重要である。
〈実施例2〉
第1又は第2の実施の形態に係る薄膜太陽電池において、金属基板としてアルミニウム含有ステンレス基板を使用した場合における反りの抑制について検討した。
第1又は第2の実施の形態に係る薄膜太陽電池において、金属基板としてアルミニウム含有ステンレス基板を使用した場合における反りの抑制について検討した。
具体的には、金属基板にアルミニウムを含有したフェライト系ステンレス基板(JFE20-5USR)を用い、その上に形成するガラス絶縁層の線膨張係数を異ならせ、それぞれの場合のガラス絶縁層付き金属基板の反り量を実測した。使用した金属基板の大きさは長さ約1200mm幅約945mm厚さ約0.3mmである。又、ガラス絶縁層の厚さは約30μmである。なお、反り量Lの測定には金属スケール(ものさし)を用いた。
その結果を表2及び図9中の■印で示す。なお、表2及び図9中のガラス絶縁層の線膨張係数αiは、JIS R 3102に基づいて測定した値である。又、表2及び図9中の金属基板の線膨張係数αsは、JIS Z 2285に基づいて測定した値である。
従来の知見では、ガラス絶縁層の線膨張係数(αi)と金属基板の線膨張係数(αs)の差(Δ=αi-αs)がゼロの時に基板の反り量Lが最小になるはずである。しかし、上記実施例1及び2の結果はそれとは全く異なるもので、2つの材質の異なる金属基板のどちらの場合においても、Δが0.4×10-6 (1/K)の時に最小になった。つまり、ガラス絶縁層の線膨張係数(αi)を金属基板の線膨張係数(αs)よりも0.4×10-6 (1/K)大きくすることで、金属基板の反りを抑制できる(ほぼゼロにできる)ことがわかった。
この理由については、現時点では、ガラス絶縁層と金属基板とが接着状態になる温度や両者の実際の伸び量、及び金属基板のヤング率の温度特性等が複合した結果として得られるもので、それらが線膨張係数の差として見出されたと推定している。詳細については、現在鋭意検討中である。
なお、実際の製膜における金属基板の反り量Lの許容範囲が±10mm未満であること、及び素材のガラス絶縁層や金属基板自体が有する線膨張係数のロット間ばらつきや、線膨張係数の測定誤差等を考慮すると、金属基板の厚さが0.3mm、ガラス絶縁層の厚さが30μmの場合には、Δ=αi-αsを(0.4±0.2)×10-6 (1/K)、すなわち、0.2×10-6 (1/K)以上0.6×10-6 (1/K)以下の範囲とすることが望ましいと解される。
従来の金属基板にガラス絶縁層を形成する際の両者の線膨張係数に関する知見は、(1)両者の線膨張係数の差Δはなるべくゼロに近づける、或いは、(2)クラック発生防止の観点から、差Δを負にして、ガラス絶縁層に圧縮応力がかかるようにしておく、というものである。
しかし、本願は、それらの何れとも異なり、差Δを正、すなわち0.2×10-6 (1/K)以上0.6×10-6 (1/K)の範囲にすることで、金属基板の反りを抑制することができることを示したものである。この知見は、薄膜太陽電池という特定の構造における反りの抑制、という独自の課題を解決するために検討を行った結果得られたものであり、従来にない独自の構成を提示するものである。
〈実施例3〉
実施例1及び2では、厚さ約0.3mmの金属基板と厚さ約30μmのガラス絶縁層の組み合わせについて検討したが、例えばガラス絶縁層の厚さを半分にすれば、反り量は約半分になる(但し、反りの理論式からの近似値として)。つまり、同じ反り量(の限界値)を確保できるΔの範囲は、実施例1及び2の場合よりも広くなる。そこで、実施例3では、金属基板とガラス絶縁層の厚さの組み合わせを変えた場合の好適なΔの範囲について検討した。
実施例1及び2では、厚さ約0.3mmの金属基板と厚さ約30μmのガラス絶縁層の組み合わせについて検討したが、例えばガラス絶縁層の厚さを半分にすれば、反り量は約半分になる(但し、反りの理論式からの近似値として)。つまり、同じ反り量(の限界値)を確保できるΔの範囲は、実施例1及び2の場合よりも広くなる。そこで、実施例3では、金属基板とガラス絶縁層の厚さの組み合わせを変えた場合の好適なΔの範囲について検討した。
具体的には、実施例1及び2とは異なる厚さの金属基板とガラス絶縁層を組み合わせた場合について、L<±10mmになるΔの範囲を計算した。計算に用いた両者の厚みの組み合わせは、図13に示すB、C、D、及びEである。Bは厚さ約0.2mmの金属基板と厚さ約30μmのガラス絶縁層の組み合わせ、Cは厚さ約0.3mmの金属基板と厚さ約16μmのガラス絶縁層の組み合わせ、Dは厚さ約0.4mmの金属基板と厚さ約30μmのガラス絶縁層の組み合わせ、Eは厚さ約0.3mmの金属基板と厚さ約40μmのガラス絶縁層の組み合わせである。
金属基板の厚さの最小値を0.2mmとした理由は、金属基板の厚さが0.2mm未満(例えば、0.1mm)では薄すぎて実用化が困難なためである。又、ガラス絶縁層の厚さの最小値を16μmとした理由は、ガラス絶縁層の厚さが20μm未満になると絶縁能力が低下し、16μmが絶縁能力を考慮した使用可能な限界の厚さであると考えられるためである。
なお、Aは実施例1及び2で示した厚さ約0.3mmの金属基板と厚さ約30μmのガラス絶縁層の組み合わせである。又、Fのような厚さ約0.2mmの金属基板と厚さ約16μmのガラス絶縁層の組み合わせも考えられるが、CよりもΔの範囲が狭くなるので、特に考慮する必要はない。
計算結果を表3、図14、及び図15に示す。図14は、ガラス絶縁層厚を30μmとし金属基板厚を変えたときのL<±10mmになるΔの範囲を示している。又、図15は、金属基板厚を0.3mmとしガラス絶縁層厚を変えたときのL<±10mmになるΔの範囲を示している。なお、図14及び図15は、Δの数値範囲の最小値(Δmin)と最大値(Δmax)を作図したものであり、各図中のΔminとΔmaxで囲まれた範囲がL<±10mmになるΔの範囲である。
なお、反りが0になるのがΔ=0.40×10-6 (1/K)の場合であるのは、どの組み合わせにおいても同じであった。又、Δ<0.40×10-6 (1/K)の場合は金属基板は素子形成面側が凸に反り、Δ>0.40×10-6 (1/K)の場合は素子形成面側が凹に反る。
以上のように、金属基板上にガラス絶縁層を形成した場合の反りの量を小さくするためには、金属基板の厚さやガラス絶縁層の厚さにかかわらず、金属基板の線膨張係数(αs)とガラス絶縁層の線膨張係数(αi)との差(Δ=αi-αs)を0.4×10-6 (1/K)とすることが最適である。
但し、実際に使用が想定される金属基板の厚さ(0.2mm以上0.4mm以下)やガラス絶縁層の厚さ(16μm以上40μm以下)、線膨張係数の測定誤差、金属基板の反り量の許容範囲(10mm未満)等を考慮すると、金属基板の線膨張係数(αs)とガラス絶縁層の線膨張係数(αi)との差(Δ=αi-αs)を0.03×10-6 (1/K)以上0.78×10-6 (1/K)以下とすればよいといえる。
もちろん、金属基板の厚さやガラス絶縁層の厚さの仕様が決定されれば、それに対応したΔ=αi-αsの範囲を設定すればよい。例えば、金属基板の厚さが0.3mm、ガラス絶縁層の厚さが30μmであれば、Δ=αi-αsを0.2×10-6 (1/K)以上0.6×10-6 (1/K)以下とすればよい。又、反り量Lを±10mmよりも更に狭い範囲に抑えたい場合等には、適宜、0.4×10-6 (1/K)を中心に上記よりも狭い範囲内の値を設定すればよい。
以上、好ましい実施の形態及び実施例について詳説したが、上述した実施の形態及び実施例に制限されることはなく、特許請求の範囲に記載された範囲を逸脱することなく、上述した実施の形態及び実施例に種々の変形及び置換を加えることができる。
本国際出願は2013年4月3日に出願した日本国特許出願2013-078104号に基づく優先権を主張するものであり、日本国特許出願2013-078104号の全内容を本国際出願に援用する。

Claims (11)
- 金属基板と、
前記金属基板上に形成されたガラス絶縁層と、
前記ガラス絶縁層上に製膜された第1の電極層と、
前記第1の電極層上に製膜された薄膜光吸収層と、
前記薄膜光吸収層上に製膜された第2の電極層と、を有し、
前記ガラス絶縁層の線膨張係数は、前記金属基板の線膨張係数よりも所定の値だけ大きい薄膜太陽電池。 - 前記ガラス絶縁層は、焼成によって形成された層である請求項1記載の薄膜太陽電池。
- 前記所定の値は、0.03×10-6(1/K)以上0.78×10-6(1/K)以下である請求項1記載の薄膜太陽電池。
- 前記金属基板の厚さは0.2mm以上0.4mm以下であり、前記ガラス絶縁層の厚さは16μm以上40μm以下である請求項1記載の薄膜太陽電池。
- 前記金属基板は、鉄を主成分としクロム(Cr)を含有している請求項1記載の薄膜太陽電池。
- 前記金属基板は、ステンレス基板である請求項5記載の薄膜太陽電池。
- 前記金属基板は、フェライト系ステンレス基板である請求項6記載の薄膜太陽電池。
- 前記金属基板は、更にアルミニウム(Al)を含有している請求項5記載の薄膜太陽電池。
- 前記薄膜光吸収層は、化合物系薄膜である請求項1記載の薄膜太陽電池。
- 前記薄膜光吸収層は、CIS系化合物系薄膜である請求項9記載の薄膜太陽電池。
- 前記薄膜光吸収層は、熱処理工程を経て形成された層である請求項1記載の薄膜太陽電池。
