Abstract
본 발명은 수직형 발광 소자 및 그 제조 방법을 공개한다. 본 발명은 전극 패드와 반도체층 사이에, 빛의 전 영역에 대한 투과도가 높고, 물질에 고유한 임계전압을 초과하는 전압이 인가되면, 내부에 전류가 흐를 수 있는 전도성 필라멘트들이 형성되어, 물질의 저항상태가 고저항 상태에서 저저항 상태로 변화된 저항변화 물질로 발광소자의 투명 전극을 형성하였다. 따라서, 본 발명은 전극 패드로 주입되는 전류가 투명 전극에서 발광 소자 전체 영역으로 확산되도록 하여 전류 집중 문제를 해결할 뿐만 아니라, 발광소자에서 발생하는 가시광선 영역의 빛뿐만 아니라 자외선 영역(특히, 340nm~280nm 파장 영역 및 280nm 이하의 파장 영역의 자외선)의 빛에 대해서도 높은 광투과율을 나타태고, 전도성 필라멘트의 형성으로 인하여 투명 전극의 전도도가 높아지므로, 반도체층과 양호한 오믹 접촉 특성을 나타낸다. 또한, 본 발명에서 투명 전극의 상부 또는 하부에 전도성 및 광투과도 특성이 우수한 CNT 또는 그래핀으로 구현되는 전류 확산층을 더 형성하는 경우, 투명 전극 내부에 형성된 전도성 필라멘트들을 상호 연결시킴으로써 투명 전극으로 유입된 전류를 반도체층 전체로 확산시켜 전류 집중 현상을 방지에 더 효율적이다.
Description
본 발명은 발광 소자 및 그 제조 방법에 관한 것으로서, 보다 구체적으로는 투명 전극을 구비하는 발광소자 및 그 제조 방법에 관한 것이다.
최근 LCD 디스플레이 장치의 백라이트 광원, solid-state lighting(SSL), flashlight 등에 적용되는 백색(white-light) LED의 성능을 향상시키기 위해 고효율/고출력 GaN 기반 LED 기술 개발에 대한 연구가 활발히 이루어지고 있다.
이러한 노력에 불구하고, 종래에 가장 많이 이용되는 기본적이고 간단한 구조의 수평형 GaN 기반 LED(lateral conducting GaN-based LED)는 양극과 음극 전극(anode and cathode electrodes)이 같은 방향으로 설계되기 때문에 n 전극(n-type electrode) 쪽으로의 전류집중 현상(current-crowding effect; CCE)이 나타나고 특히 기판으로 사용되는 사파이어의 절연적 특성(insulating sapphire substrate)으로 인하여 열적인 문제를 가지고 있다. 따라서, 이러한 수평형 LED에서는 높은 전류를 주입시켜 LED의 출력을 더 향상 시키는데 한계가 있다.
이러한 수평형 LED의 문제를 해결하기 위해 전극을 발광 소자의 위 아래로 설계한 수직형 LED(vertical-conducting structure LED; VLED)가 연구되었다. 또한 효율적인 열 방출을 위해 laser를 사용하여 사파이어 기판을 떼어내고(laser lift-off; LLO) 메탈을 기판으로 사용한 수직형 GaN-LED(vertical-structure metal-substrate LED; VM-LED)의 제작기술도 사용되고 있다.
이러한 연구는 기본적인 수평형 LED와 비교하여 VM-LED의 출력(output power(PO)) 증가와 동작전압(forward voltage; VF) 감소에 중요한 향상을 보여 주었다. 하지만, 전류를 주입하는 n 메탈패드 (n metal contact pad) 바로 아래 부분을 통한 전류의 집중(current crowding)주입과 불균일한 전류분산 및 불균일한 빛의 방출은 더 높은 출력의 LED 제작에 있어서 여전히 문제로 남아있다.
이러한 문제점을 해결하기 위해서, 많은 연구그룹들은 VLED의 n 전극에서의 균일한 전류 주입 및 전류분산을 위해서 요철이 형성된 N-face n-GaN층과 메탈사이의 오믹 컨택 (ohmic contact)을 양호하게 하거나, 효율적으로 n 전극의 설계하여 균일한 전류 분산 및 전류주입에 대한 연구를 진행하고 있다.
균일한 전류 분산 및 주입을 위해서 n-전극의 접촉 면적을 넓히거나(n-electrode pattern design), 전류 흐름 방지층(current blocking layer; CBL)이 이용되고 있으며, 투명 전도성층(transparent conduction layer; TCL, transparent conduction electrode; TCE)이 n-전극과 GaN층 사이에 삽입되기도 한다. 그러나, 이러한 종래 기술들은 다음과 같은 문제점이 존재한다.
먼저, n형 전극의 넓이를 확장하는 경우, 전류 분산 및 균일한 전류 주입에는 도움을 주지만 그 만큼 활성층(multi quantum well; MQW)에서 나오는 빛을 차단하거나 흡수하기 때문에 광추출 효율(light extraction efficiency)이 떨어진다.
전류 흐름 방지층을 삽입하는 경우, 전류 흐름 방지층은 절연물질을 n-전극과 비슷한 크기로 p-GaN층의 대칭된 위치에 삽입함으로써 n-전극 아래로 집중되어 흐르는 전류를 분산 시켜줄 수 있는 장점을 가지지만, 전류 흐름 방지층 자체로는 전류가 흐르지 않기 때문에 전류 흐름 방지층 이외의 부분으로만 전류가 주입된다. 즉, p-GaN층의 전 영역을 통해 전류가 주입되지 않기 때문에 효율에 문제가 있다. 또한, 전류 흐름 방지층을 정확한 위치와 크기로 제작해야 하기 때문에 공정상의 어려움도 가진다.
마지막으로, 투명 전도성층을 삽입하는 방식은, 작은 넓이의 n-전극의 사용으로도 전류를 효과적으로 분산시키고 주입할 수 있는 장점을 가지지만, 외부로 빛을 방출할 때 투명 전도성층(예컨대. Indium Tin Oxide(ITO), Indium Zinc Oxide(IZO))에 의해 빛이 흡수되어 광추출 효율이 저하되는 문제점이 발생한다.
이러한 광추출 효율의 감소 문제점은, 최근에 수요가 급증하고 있는 UV-LED의 경우에는 더 심각하다.
도 1에는 종래기술에 따라서 P-GaN 반도체층 위에 ITO 투명 전극을 형성한 경우의 투과도를 도시하였다. 도 1에 도시된 바와 같이, ITO 투명 전극의 경우에는 파장이 350nm 이상인 영역에서는 80% 이상의 투과도를 나타내지만, 단파장의 자외선 영역에서는 투과도가 급격히 감소하는 것을 알 수 있고, 특히, 280nm 이하의 단파장 영역에서는 투과도가 20%이하로 감소함을 알 수 있다. 이러한 문제점을 해결하기 위한 다른 종래기술은 p-AlGaN와 같은 반도체층 위에 투명 전극을 형성하지 않고, 금속 전극 패드를 직접 형성하였으나, 금속과 반도체층 사이의 일함수의 차이가 너무 커서 Ohmic Contact이 이루어지지 않을 뿐 만 아니라, 전류가 금속 전극 패드에 집중되고 활성층 전체로 공급되지 않는 상술한 문제점이 그대로 발생한다.
이러한 문제를 해결하기 위해서, 다양한 연구들이 진행되고 있으나, 아직까지 전류 집중 문제를 해결하고, 추가적으로 자외선 영역에서 고전도성과 고투과도를 동시에 나타내는 투명 전극은 개발되고 못하는 실정이다. 이는 물질의 전도성과 투과도는 서로 trade-off관계를 가지고 있기 때문이다. 자외선 영역에서 이용될 수 있을 만큼 높은 투과도를 가지는 물질은 큰 밴드갭(large band-gap; ITO(3.4eV)를 기준으로 이보다 큰 밴드갭을 의미함)을 가지므로, 전극으로 이용되기에는 전도성이 매우 낮고 반도체 물질과 Ohmic contact이 이루어지지 않아 전극으로 이용하는 것이 불가능하다.
본 발명이 해결하고자 하는 과제는, 가시광 및 자외선을 포함하는 모든 빛의 영역에 대해서 전류 집중 문제를 해결하고, 높은 광투과도를 나타내면서도 반도체층과 양호한 오믹 콘택 특성을 나타내는 투명 전극을 구비하는 수직형 발광소자 및 그 제조 방법을 제공하는 것이다.
상술한 과제를 해결하기 위한 본 발명의 바람직한 실시예에 따른 수직형 발광 소자는, 기판; 상기 기판 위에 형성된 반사층; 상기 반사층 위에 형성된 제 2 반도체층; 상기 제 2 반도체층 위에 형성되어 빛을 발생시키는 활성층; 상기 활성층 위에 형성된 제 1 반도체층; 및 상기 제 1 반도체층 위에 형성되고, 인가되는 전계에 의해서 저항상태가 고저항 상태에서 저저항 상태로 변화된 투명 재질의 절연물질로 형성된 투명 전극을 포함한다.
또한, 상기 바람직한 일 실시예의 상기 투명 전극은 고유한 임계 전압 이상의 전압이 인가되어 포밍(forming) 공정이 수행됨으로써, 내부에 전도성 필라멘트가 형성될 수 있다.
또한, 상기 바람직한 일 실시예의 상기 투명 전극 표면에는 요철 패턴이 형성될 수 있다.
또한, 상기 바람직한 일 실시예의 상기 투명 전극은 굴절율이 점진적으로 감소하는 복수의 투명 전극층들로 구성될 수 있다.
또한, 상기 바람직한 일 실시예의 상기 투명 전극은 투명한 Oxide 계열의 물질, 투명한 Nitride 계열의 물질, 투명한 폴리며 계열의 물질, 및 투명한 나노 물질들 중 어느 하나로 형성될 수 있다.
또한, 상기 바람직한 일 실시예에 따른 수직형 발광 소자는, 상기 제 1 반도체층과 상기 투명 전극 사이에 CNT(Carbon Nano Tube) 또는 그래핀(graphene)으로 형성되는 전류확산층을 더 포함할 수 있다.
또한, 상기 바람직한 일 실시예에 따른 수직형 발광 소자는, 상기 투명 전극의 상기 제 1 반도체층이 접촉하는 면의 반대면에 접촉하고, CNT(Carbon Nano Tube) 또는 그래핀으로 형성되는 전류확산층을 더 포함할 수 있다.
또한, 상기 바람직한 일 실시예의 상기 제 1 반도체층은 n-AlGaN층 또는 n-GaN층으로 형성되고, 상기 제 2 반도체층은 p-AlGaN층 또는 p-GaN층으로 형성될 수 있다.
한편, 상술한 과제를 해결하기 위한 본 발명의 바람직한 실시예에 따른 수직형 발광 소자 제조 방법은, (a) 기판위에, 인가되는 전계에 의해서 저항상태가 고저항 상태에서 저저항 상태로 변화된 투명 재질의 절연물질로 투명 전극을 형성하는 단계; (b) 상기 투명 전극 위에 제 1 반도체층, 빛을 발생시키는 활성층, 제 2 반도체층 및 반사층을 순차적으로 형성하는 단계; (c) 상기 반사층에 접촉하도록 서브마운트 기판을 접합하고, 상기 기판을 분리하는 단계; 및 (d) 상기 투명 전극에 전압을 인가하여 상기 투명 전극의 저항 상태를 저저항 상태로 변화시키는 단계를 포함한다.
또한, 상기 바람직한 일 실시예의 상기 (d) 단계는, 상기 투명 전극에 임계 전압 이상의 전압을 인가함으로써 포밍(forming) 공정을 수행하여, 상기 투명 전극 내부에 전도성 필라멘트를 형성할 수 있다.
또한, 상기 바람직한 일 실시예의 상기 (c) 단계는, (c1) 상기 반사층 위에 접합층을 형성하고, 서브마운트 기판을 상기 접합층에 접합시키는 단계; 및 (c2) 상기 기판을 상기 투명 전극으로부터 분리하는 단계를 더 포함할 수 있다.
또한, 상기 바람직한 일 실시예의 상기 (d) 단계는, 상기 투명 전극의 표면에 요철패턴을 형성하고, 투명 전극의 저항 상태를 저저항 상태로 변화시킬 수 있다.
또한, 상기 바람직한 일 실시예의 상기 (a) 단계에서, 상기 투명 전극은 굴절율이 점진적으로 증가하는 복수의 투명 전극층들로 순차적으로 형성될 수 있다.
또한, 상기 바람직한 일 실시예의 상기 투명 전극은 투명한 Oxide 계열의 물질, 투명한 Nitride 계열의 물질, 투명한 폴리며 계열의 물질, 및 투명한 나노 물질들 중 어느 하나로 형성될 수 있다.
또한, 상기 바람직한 일 실시예에 따른 수직형 발광 소자 제조 방법은, 상기 (a) 단계와 상기 (b) 단계 사이에, 상기 투명 전극 위에 CNT(Carbon Nano Tube) 또는 그래핀으로 전류확산층을 형성하는 단계를 더 포함하고, 상기 (b) 단계에서, 상기 제 1 반도체층은 상기 전류확산층 위에 형성될 수 있다.
또한, 상기 바람직한 일 실시예에 따른 수직형 발광 소자 제조 방법은, 저저항 상태로 변화된 상기 투명 전극 위에 CNT(Carbon Nano Tube) 또는 그래핀으로 전류확산층을 형성하는 단계를 더 포함할 수 있다.
또한, 상기 바람직한 일 실시예에서, 상기 제 1 반도체층은 n-AlGaN층 또는 n-GaN층으로 형성되고, 상기 제 2 반도체층은 p-AlGaN층 또는 p-GaN층으로 형성될 수 있다.
본 발명의 바람직한 실시예는 전극 패드와 반도체층 사이에, 빛의 전 영역에 대한 투과도가 높고, 물질에 고유한 임계전압을 초과하는 전압이 인가되면, 내부에 전류가 흐를 수 있는 전도성 필라멘트들이 형성되어, 물질의 저항상태가 고저항 상태에서 저저항 상태로 변화된 저항변화 물질로 발광소자의 투명 전극을 형성하였다.
따라서, 본 발명은 전극 패드로 주입되는 전류가 투명 전극에서 발광 소자 전체 영역으로 확산되도록 하여 전류 집중 문제를 해결할 뿐만 아니라, 발광소자에서 발생하는 가시광선 영역의 빛뿐만 아니라 자외선 영역(특히, 340nm~280nm 파장 영역 및 280nm 이하의 파장 영역의 자외선)의 빛에 대해서도 높은 광투과율을 나타태고, 전도성 필라멘트의 형성으로 인하여 투명 전극의 전도도가 높아지므로, 반도체층과 양호한 오믹 접촉 특성을 나타낸다.
또한, 본 발명에서 투명 전극의 상부 또는 하부에 전도성 및 광투과도 특성이 우수한 CNT 또는 그래핀으로 구현되는 전류 확산층을 더 형성하는 경우, 투명 전극 내부에 형성된 전도성 필라멘트들을 상호 연결시킴으로써 투명 전극으로 유입된 전류를 반도체층 전체로 확산시켜 전류 집중 현상 방지에 더 효율적이다.
또한, 본 발명은 굴절율의 상당한 차이를 보이는 공기(굴절률=1)와 반도체층(n-GaN의 굴절률 =2.46) 사이에 반도체층보다 작은 굴절률(1.5~2.4)을 갖는 투명 전극을 형성함으로써, 계면의 굴절률 차이로 인한 전반사를 감소시켜 광추출 효율을 더욱 향상시킬 수 있다.
또한, 본 발명은 광학적 특성을 향상시키기 위해서 열처리가 필요한 종래의 ITO 및 IZO 투명 전극 대신에, 광학적 특성이 뛰어나서 별도의 열처리가 필요없이 전도성 필라멘트만을 형성하면 되는 투명 전극을 이용함으로써, 종래 기술에 비해서 발광 소자 전체의 전기적 특성 및 광학적 특성을 동시에 향상시킬 수 있다.
또한, 본 발명은 투명 전극 표면에 요철 패턴을 형성하거나, 투명 전극을 다층으로 형성하여 굴절율을 조절하는 것이 가능하여, 광학적 특성을 더욱 향상시킬 수 있다.

이하, 첨부된 도면을 참조하여 본 발명의 바람직한 실시예들을 설명한다.
도 2는 본 발명의 바람직한 제 1 실시예에 따른 투명 전극을 구비하는 수직형 발광소자의 구조를 도시하는 도면이다.
도 2를 참조하면, 본 발명의 바람직한 제 1 실시예에 따른 수직형 발광 소자는 기판(200) 위에 반사층(170), 제 2 반도체층(160), 활성층(150), 제 1 반도체층(140), 투명 전극(130)이 순차적으로 형성되어 있고, 투명 전극(130) 위에 n형 전극 패드(190)가 형성되어 있다.
기판(200)은 수직형 발광소자 형성에 일반적으로 이용되는 기판들이 이용될 수 있고, 기판(200)의 양면에는 p 타입 오믹 메탈이 형성될 수 있다. 또한, 기판(200) 위에는 반사층(170)이 형성된다. 반사층(170)은 Ag, Al, Pt, Au, Ni, Ti, ITO 또는 이들의 조합으로 형성될 수 있고, 그 재질에는 제한이 없다.
제 2 반도체층(160)은 p타입으로 도핑된 반도체층으로서, 본 발명의 바람직한 실시예에서는 p-GaN 단일층으로 형성하거나, 자외선 영역의 빛을 발생시킬 수 있도록 p-AlGaN 단일층으로 형성하거나, p-GaN 박막 및 p-AlGaN 층을 순차적으로 형성하였으나, 발광 소자의 제작에 이용되는 일반적인 재질로 형성될 수도 있다.
본 발명의 바람직한 실시예에 따른 활성층(150)(MQW)은 자외선 영역의 빛이 발생될 수 있도록 Al(In)GaN/(In)GaN 으로 형성되는 것이 바람직하지만, 일반적인 발광 소자의 활성층(150)에 이용될 수 있는 것이라면 그 재질에 한정이 없다.
제 1 반도체층(140)은 n타입으로 도핑된 반도체층으로서, 본 발명의 바람직한 실시예에서는, n-GaN으로 형성되거나, 자외선 영역의 빛을 발생시킬 수 있도록 n-AlGaN으로 형성되었으나, 발광소자의 제조에 이용되는 일반적인 재질로 형성될 수도 있다.
상술한 실시예에에서, 제 1 반도체층(140)과 제 2 반도체층(160)은 각각 n타입 및 p타입으로 도핑된 반도체층으로 설명하였으나, 그 역의 경우도 가능하다.
한편, 제 1 반도체층(140) 위에 형성되는, 본 발명의 바람직한 실시예에 따른 투명 전극(130)은 자외선 영역을 포함하는 빛에 대한 투과도가 높으면서도 인가된 전계에 의해서 저항상태가 변화된 투명 재질의 물질(저항 변화 물질)로 형성된다. 이러한, 저항 변화 물질은 주로 ReRAM(Resistive RAM) 분야에서 이용되는 것으로서, 물질에 고유한 임계치 이상의 전압을 물질에 인가하면, electrical break down 현상이 발생하면서 electro-forming이 수행되어, 최초에는 절연체인 물질의 저항 상태가 고저항 상태에서 저저항 상태로 변화되어 전도성을 나타내게 된다.
구체적으로, 절연체인 저항 변화 물질에 임계치 이상의 전압을 인가하면, 전기적 스트레스(forming process)에 의해 박막 내부로 전극 금속 물질이 삽입되거나 박막내 결함구조에 의해 도 2에 도시된 바와 같이 저항 변화 물질 내부에 전도성 필라멘트(132:conducting filaments)(또는, 금속 필라멘트(metallic filaments))가 형성된다. 이 후에는, 물질에 인가된 전압이 제거되어도 전도성 필라멘트(132)는 유지되고, 이러한 전도성 필라멘트(132)를 통해서 전류가 흐르게 되어, 물질의 저항 상태가 저저항 상태로 유지된다.
도 3a를 참조하면, 저항 변화 물질(예컨대, AlN)은 forming과정 전에는 절연체 특성을 보이다가 forming 과정 이후 금속의 I-V 특성을 나타냄을 확인 할 수 있다.
도 3b는 전도성 필라멘트(132)가 형성된 후 얼마나 안정적으로 유지 될 수 있는가를 보여 주는 그래프로서, 그래프의 빨간색 점선이 보여 주는 것과 같이 전도성 필라멘트(132)가 형성 된 후 10년 동안 안정적으로 저저항 상태가 유지 될 수 있음을 알 수 있다.
본 발명의 바람직한 실시예에서는, 이러한 저항 변화 물질로서, 투명한 전도성 Oxide 계열의 물질(SiO2, Ga2O3, Al2O3, ZnO, ITO 등), 투명한 전도성 Nitride 계열의 물질(Si3N4, AlN, GaN, InN 등), 투명한 전도성 폴리머 계열의 물질(polyaniline(PANI)), poly(ethylenedioxythiophene)-polystyrene sulfonate (PEDOT:PSS) 등), 및 투명한 전도성 나노 물질(CNT, CNT-oxide, Graphene, Graphene-oxide 등) 등을 이용하였으나, 상술한 물질 이외에도 투명하고 상술한 저항 변화 특성을 나타내는 물질이라면 본 발명의 투명 전극(130)을 형성하는데 이용될 수 있음은 물론이다. 다만, 상기 물질들이 전도성을 갖는다는 의미는, electrical break-down 현상에 의한 포밍(forming) 공정에 의해서 내부에 전도성 필라멘트(132)가 형성된 이 후에, 전도성을 갖는다는 의미이고, 본 발명의 투명 전극(130)은 포밍 공정이 수행되어, 내부에 전도성 필라멘트(132)가 형성된 것임을 주의해야 한다.
또한, 일반적으로 반도체 공정에서는 열처리가 수행되는데, 이러한 열처리는 소자의 전기적 특성을 열화시킨다. 본 발명의 경우에, 투명 전극에 electrical break down 현상에 의한 electro-forming을 수행하는 경우에, 열처리로 인해 열화되었던 소자의 전기적 특성이 함께 회복되는 것을 확인하였다.
아울러, 상술한 투명 전극(130)의 표면에는 요철이 형성되어 광효율을 더 향상시킬 수도 있다. 또한, 상술한 투명 전극(130)을 복수의 층으로 구성하되, 각 층의 굴절율이 n형 전극 패드(190) 방향으로 갈수도록 점진적으로 감소하도록 하여 굴절율 차이로 인한 전반사를 감소시켜 광 효율을 더욱 향상시킬 수도 있다.
한편, 도 2에 도시된 바와 같이, 발광 소자가 완성되면, 투명 전극(130)위에 형성된 n형 전극 패드(190)를 통해서 주입된 전류는 투명 전극(130) 내부에서 서로 연결된 전도성 필라멘트(132)를 통해서 전체 영역으로 확산되어 제 1 반도체층(140) 전체 영역으로 주입되고, 활성층(150)에서 발생된 가시광 영역의 빛 뿐만 아니라, 자외선 영역의 빛까지 밴드 갭이 큰 투명 전극(130)을 통해서 외부로 유출된다.
도 4는 본 발명의 바람직한 제 1 실시예에 따라서 투명 전극(130)이 형성된 수직형 발광 소자를 제조하는 과정을 설명하는 도면이다.
도 4를 참조하여 본 발명의 다른 실시예에 따른 수직형 반도체 발광 소자의 제조 과정을 설명한다.
먼저, 도 4의 (a)를 참조하면, 사파이어 기판과 같이 수직형 발광 소자 제조에 이용되는 기판(110)위에, 버퍼층(120)을 형성하고, 버퍼층(120) 위에 저항변화 물질을 이용하여 투명 전극(130)을 형성한다. 버퍼층(120)은 GaN, AlN 등으로 형성될 수 있고, 투명전극으로 이용되는 물질은 상술한 바와 같다. 투명 전극(130)을 형성하는 방식은 일반적인 발광 소자에서 투명 전극(130)을 형성하는 방식과 동일한 방식이 적용될 수 있다.
아울러, 상술한 투명 전극(130)을 복수의 층으로 구성하되, 각 층의 굴절율이 상부 방향(제 1 반도체층(140) 방향)으로 갈수록 점진적으로 증가하도록 하여, 발광 소자가 완성되었을 때, 굴절율 차이로 인한 전반사를 감소시켜 광 효율을 더욱 향상시킬 수도 있다.
그 후, 투명 전극(130) 위에 n-타입의 제 1 반도체층(140)(예컨대, n-GaN, n-AlGaN 등)을 형성하고, 제 1 반도체층(140) 위에 빛을 발생시키는 활성층(150;MQW)을 형성한 후, 활성층(150) 위에 p-타입의 제 2 반도체층(160)(예컨대, p-GaN, p-AlGaN 등)을 형성하며, 제 2 반도체층(160) 위에 반사층(170)을 형성한다. 반사층(170)은 Al, Au, 및 Ag 등과 같이, 일반적으로 LED 공정에서 반사막 형성에 이용되는 재질이 이용될 수 있다.
그 후, 도 4의 (b)에 도시된 바와 같이, 반사층(170) 위에 서브마운트 기판(200)과의 접착을 위한 접착층(180)(bonding metal)을 형성하고, 사파이어 기판(110)이 위로 오도록 반사층(170) 위에 형성된 접착층(180)과 서브마운트 기판(200)을 서로 접합하고, 사파이어 기판(110)을 분리하기 위해서 245~305㎚ 의 UV 레이저를 사파이어 기판(110)을 통해서 조사한다.
조사된 레이저는 기판(110)을 투과하여 기판(110)과 버퍼층(120)의 경계면에서 흡수되어, 버퍼층(120)과 기판(110)을 분리시킨다. 버퍼층(120)이 GaN로 형성된 경우, UV 레이저를 흡수한 버퍼층(120)의 GaN는 Ga 과 N2로 분리된다. 이때 형성된 N2 는 외부로 방출되고, 계면에는 Ga 만이 남게되는데, 융점이 30℃ 정도인 Ga 은 가해진 열에 의해서 용융되고, 따라서 기판(110)은 분리된다.
그 후, 도 4의 (c)에 도시된 바와 같이, 기판(110)이 분리된 후에 투명 전극(130)이 드러나도록 잔여 버퍼층(120)을 식각 공정을 통해서 제거하고, 표면으로 드러난 투명 전극(130) 위에 포토레지스트층(미도시 됨)을 형성하고, 포토 리쏘그래피 공정을 수행하여 포토레지스트층 중에서 n 타입 금속 패드(190)가 형성될 영역의 일부에 포밍 전극(410)을 형성하기 위한 패턴을 형성하고, e-beam, 스퍼터 또는 기타 금속 증착 공정을 수행하여 패턴 내부에 포밍 전극(410)을 형성한 후, lift-off 공정을 통해서 포밍 전극(410)을 제외한 포토레지스트층을 제거하여 포밍 전극(410)을 완성한다.
그 후, 도 4의 (d)에 도시된 바와 같이, 투명 전극(130) 위에 형성된 포밍 전극(410)에 물질에 고유한 임계 전압 이상의 전압을 인가하면, electrical break-down에 따른 포밍 공정이 수행되어, 절연물질인 투명 전극(130) 내부에 전도성 필라멘트(132)가 형성되어, 투명 전극(130)의 저항 상태가 고저항 상태에서 저저항 상태로 변화된다.
이 때, 포밍 공정을 수행하기에 앞서, 투명 전극(130)의 표면에 요철 패턴을 추가로 형성하여 광효율을 더 향상시킬 수도 있다. 투명 전극(130)에 요철패턴을 형성하는 방식은 공지의 방식이 적용될 수 있으므로 구체적인 설명은 생략한다.
투명 전극(130) 내부에 전도성 필라멘트(132)가 형성되면, 도 4의 (e)에 도시된 바와 같이, 투명 전극(130) 위에 n형 금속 전극 패드(190)를 형성한다. 이 때, 금속 전극 패드(190)를 형성하는 방법은 포밍을 수행하기 위한 전극(410)을 제거하고 별도의 금속 전극 패드를 형성할 수도 있고, 마스크(미도시 됨)를 이용하여 포밍 전극(410) 위에 추가로 금속을 증착하여 n형 금속 전극 패드(190)를 형성할 수도 있다.
지금까지 본 발명의 바람직한 제 1 실시예에 따른 발광소자 및 그 제조 방법에 대해서 설명하였다.
도 2 내지 도 4를 참조하여 상술한 제 1 실시예에서, 투명 전극(130)내에 형성된 일부 전도성 필라멘트(132)는 다른 전도성 필라멘트들(132)과 연결되지 않을 가능성이 있다. 이 경우, 투명 전극(130)으로 유입되는 전류가 투명 전극(130) 전체로 확산되지 못하고 국부적으로 집중되고, 이에 따라서 투명 전극(130)에 접촉하는 제 1 반도체층(140)에도 국부적으로 전류가 집중되는 문제점이 발생할 가능성이 있다.
도 5a 및 도 5b는 이러한 전류 집중 문제를 해결하기 위한 본 발명의 바람직한 제 2 실시예에 따른 발광소자의 구성을 도시하였다.
도 5a 및 도 5b에 도시된 예에서는, 투명 전극(130)의 전류 확산 특성(current spreading)을 향상시키기 위해서, 투명 전극(130)에 형성된 전도성 필라멘트들(132)을 상호 연결시키는 CNT(Carbon Nano Tube) 또는 그래핀(graphene)으로 구현되는 전류확산층(134,136)을 투명 전극(130)의 상면 또는 하면에 형성하였다.
도 5a에서는 CNT 또는 그래핀으로 구현된 전류확산층(134)을 투명 전극(130)과 제 2 반도체층(160) 사이에 형성한 예를 도시하였고, 도 5b에서는 CNT 또는 그래핀으로 구현되는 전류확산층(136)을 투명 전극(130) 위에 형성한 예를 도시하였고,
CNT 및 그래핀은 전도성 및 빛의 투과도가 뛰어난 특성이 있고, 본 발명은 이러한 특성을 이용하여 투명 전극(130)의 일면에 접촉하도록 CNT 또는 그래핀으로 전류확산층(134,136)을 형성하여 투명 전극(130)의 전도성 필라멘트(132)를 상호 연결함으로써, 투명 전극(130)으로 유입된 전류가 제 1 반도체층(140) 전체 영역으로 확산되도록 하였다.
이 때, 전류확산층(134,136)이 두껍게 형성될수록 내부의 CNT 및 그래핀이 상호 연결되고, 이에 따라서 전도성 필라멘트들(132)이 상호 연결될 확률이 높아져서 투명 전극(130)의 전도성은 향상되지만 투과도가 낮아진다. 따라서, 본 발명의 전류확산층(134,136)은 투명 전극(130)의 전도성 필라멘트들(132)을 상호 연결시키기에 충분하면서도 투과도가 저해되지 않는 한도내에서 가능한 얇게 형성되는 것이 바람직하다.
도 5a 및 도 5b에 도시된 본 발명의 제 2 실시예에서는, 약 2nm 내지 약 100nm 의 두께로 전류확산층(134,136)을 형성하였다. 2nm는 CNT 및 그래핀을 단일층으로 형성할 수 있는 최소의 두께이고, 100nm는 빛의 투과도를 80% 이상으로 유지할 수 있는 최대의 두께이다.
도 5a에 도시된 예의 경우에, 도 4를 참조하여 상술한 제조과정에서, 투명 전극(130)이 형성된 직후에 CNT 또는 그래핀으로 전류확산층(134)을 형성하고, 그 위에 제 1 반도체층(140)을 형성한다는 점을 제외하면 나머지 제조 공정은 동일하다.
도 5b에 도시된 예의 경우에는, 도 4를 참조하여 상술한 제조 과정에서, 투명 전극(130)에 포밍 공정이 수행되어 전도성 필라멘트(132)가 형성된 직후에 CNT 또는 그래핀으로 전류확산층(136)을 형성하고, 그 위에 n타입 전극 패드(190)를 형성한다는 점을 제외하면 나머지 제조 공정은 동일하다.
도 6은 ITO 투명 전극과 본 발명의 바람직한 실시예에 따른 투명 전극(Si3N4)의 파장대별 투과도를 도시한 그래프이다.
도 6을 참조하면, 동일한 두께(20nm)를 갖는 종래의 ITO 투명 전극과 본 발명의 전도성 필라멘트가 형성된 Si3N4 투명 전극의 각 파장별 투과도를 비교한 결과, 본 발명의 투명 전극(Si3N4)이 전파장 영역에서 모두 높은 투과도를 나타냄을 알 수 있고, 특히, 단파장 영역에서는 ITO에 비하여 월등히 높은 광투과 특성을 나타냄을 알 수 있다.
도 7a는 본 발명의 바람직한 실시예에 따른 발광 소자의 동작 전압 특성을 도시한 그래프이고, 도 7b는 본 발명의 바람직한 실시예에 따른 발광 소자의 출력특성을 도시하는 그래프이다.
도 7a 및 도 7b를 참조하면, 투명 전극이 삽입되지 않은 종래의 일반적인 수직형 발광소자를 reference로 설정하고, 20nm 두께의 ITO 투명 전극이 전류 분산층으로 형성된 수직형 발광소자와, 본 발명의 20nm 두께의 전도성 필라멘트가 형성된 Si3N4 투명 전극이 전류 분산층으로 형성된 수직형 발광소자의 특성을 비교하였다.
동작전압(VF)의 경우, 전류 분산층을 넣었을 때 reference 보다 성능이 향상되었고, 본 발명이 ITO 투명 전극이 형성된 경우보다 성능이 더 우수함을 알 수 있다.
출력파워(PO)의 경우에도, 본 발명의 경우는 reference 보다 성능이 향상되었으나, ITO 투명 전극이 형성된 경우에는 오히려 성능이 열화된 것을 확인할 수 있다.
상기와 같은 결과를 종합적으로 판단할 때, electrical break-down현상에 따라서 전도성 필라멘트가 형성된 본 발명의 투명전극(Si3N4)이 형성된 수직형 발광소자는 전류 분산효과, 광투과도, 및 전기적 특성의 모든 측면에서 우수함을 알 수 있다.
이제까지 본 발명에 대하여 그 바람직한 실시예들을 중심으로 살펴보았다. 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자는 본 발명이 본 발명의 본질적인 특성에서 벗어나지 않는 범위에서 변형된 형태로 구현될 수 있음을 이해할 수 있을 것이다. 그러므로 개시된 실시예들은 한정적인 관점이 아니라 설명적인 관점에서 고려되어야 한다. 본 발명의 범위는 전술한 설명이 아니라 특허청구범위에 나타나 있으며, 그와 동등한 범위 내에 있는 모든 차이점은 본 발명에 포함된 것으로 해석되어야 할 것이다.
Claims (17)
- 기판;상기 기판 위에 형성된 반사층;상기 반사층 위에 형성된 제 2 반도체층;상기 제 2 반도체층 위에 형성되어 빛을 발생시키는 활성층;상기 활성층 위에 형성된 제 1 반도체층; 및상기 제 1 반도체층 위에 형성되고, 인가되는 전계에 의해서 저항상태가 고저항 상태에서 저저항 상태로 변화된 투명 재질의 절연물질로 형성된 투명 전극을 포함하는 것을 특징으로 하는 수직형 발광소자.
- 제 1 항에 있어서,상기 투명 전극은 고유한 임계 전압 이상의 전압이 인가되어 포밍(forming) 공정이 수행됨으로써, 내부에 전도성 필라멘트가 형성된 것을 특징으로 하는 수직형 발광 소자.
- 제 1 항에 있어서,상기 투명 전극 표면에는 요철 패턴이 형성된 것을 특징으로 하는 수직형 발광소자.
- 제 1 항에 있어서,상기 투명 전극은 굴절율이 점진적으로 감소하는 복수의 투명 전극층들로 구성되는 것을 특징으로 하는 수직형 발광 소자.
- 제 1 항에 있어서,상기 투명 전극은 투명한 Oxide 계열의 물질, 투명한 Nitride 계열의 물질, 투명한 폴리며 계열의 물질, 및 투명한 나노 물질들 중 어느 하나로 형성되는 것을 특징으로 하는 수직형 발광소자.
- 제 1 항에 있어서,상기 제 1 반도체층과 상기 투명 전극 사이에 CNT(Carbon Nano Tube) 또는 그래핀(graphene)으로 형성되는 전류확산층을 더 포함하는 것을 특징으로 하는 수직형 발광소자.
- 제 1 항에 있어서,상기 투명 전극의 상기 제 1 반도체층이 접촉하는 면의 반대면에 접촉하고, CNT(Carbon Nano Tube) 또는 그래핀(graphene)으로 형성되는 전류확산층을 더 포함하는 것을 특징으로 하는 수직형 발광소자.
- 제 1 항에 있어서,상기 제 1 반도체층은 n-AlGaN층 또는 n-GaN층으로 형성되고, 상기 제 2 반도체층은 p-AlGaN층 또는 p-GaN층으로 형성된 것을 특징으로 하는 발광 소자.
- (a) 기판위에, 인가되는 전계에 의해서 저항상태가 고저항 상태에서 저저항 상태로 변화된 투명 재질의 절연물질로 투명 전극을 형성하는 단계;(b) 상기 투명 전극 위에 제 1 반도체층, 빛을 발생시키는 활성층, 제 2 반도체층 및 반사층을 순차적으로 형성하는 단계;(c) 상기 반사층에 접촉하도록 서브마운트 기판을 접합하고, 상기 기판을 분리하는 단계; 및(d) 상기 투명 전극에 전압을 인가하여 상기 투명 전극의 저항 상태를 저저항 상태로 변화시키는 단계를 포함하는 것을 특징으로 하는 수직형 발광소자 제조 방법.
- 제 9 항에 있어서, 상기 (d) 단계는상기 투명 전극에 임계 전압 이상의 전압을 인가함으로써 포밍(forming) 공정을 수행하여, 상기 투명 전극 내부에 전도성 필라멘트를 형성하는 것을 특징으로 하는 수직형 발광소자 제조방법.
- 제 9 항에 있어서, 상기 (c) 단계는(c1) 상기 반사층 위에 접합층을 형성하고, 서브마운트 기판을 상기 접합층에 접합시키는 단계; 및(c2) 상기 기판을 상기 투명 전극으로부터 분리하는 단계를 더 포함하는 것을 특징으로 하는 수직형 발광소자 제조방법.
- 제 9 항에 있어서, 상기 (d) 단계는상기 투명 전극의 표면에 요철패턴을 형성하고, 투명 전극의 저항 상태를 저저항 상태로 변화시키는 것을 특징으로 하는 수직형 발광소자 제조방법.
- 제 9 항에 있어서, 상기 (a) 단계에서,상기 투명 전극은 굴절율이 점진적으로 증가하는 복수의 투명 전극층들로 순차적으로 형성되는 것을 특징으로 하는 수직형 발광소자 제조방법.
- 제 9 항에 있어서,상기 투명 전극은 투명한 Oxide 계열의 물질, 투명한 Nitride 계열의 물질, 투명한 폴리며 계열의 물질, 및 투명한 나노 물질들 중 어느 하나로 형성되는 것을 특징으로 하는 수직형 발광소자 제조방법.
- 제 9 항에 있어서,상기 (a) 단계와 상기 (b) 단계 사이에, 상기 투명 전극 위에 CNT(Carbon Nano Tube) 또는 그래핀(graphene)으로 전류확산층을 형성하는 단계를 더 포함하고,상기 (b) 단계에서, 상기 제 1 반도체층은 상기 전류확산층 위에 형성되는 것을 특징으로 하는 수직형 발광소자 제조방법.
- 제 9 항에 있어서,저저항 상태로 변화된 상기 투명 전극 위에 CNT(Carbon Nano Tube) 또는 그래핀(graphene)으로 전류확산층을 형성하는 단계를 더 포함하는 것을 특징으로 하는 수직형 발광소자 제조 방법.
- 제 9 항에 있어서,상기 제 1 반도체층은 n-AlGaN층 또는 n-GaN층으로 형성되고, 상기 제 2 반도체층은 p-AlGaN층 또는 p-GaN층으로 형성되는 것을 특징으로 하는 수직형 발광소자 제조방법.
