Abstract
ユニモルフ型超音波探触子は、それぞれ所定の形状を有する複数の開口が形成された基板と、複数の開口の一端をそれぞれ閉じるように基板に形成された複数の振動板と、複数の振動板の表面上に形成されると共にそれぞれ圧電体層と圧電体層の両面に形成された一対の電極層を有する複数の圧電素子部と、複数の圧電素子部が埋め込まれるように基板の表面上に配置され且つ音響インピーダンス1.5×106~4×106kg/m2s、ショアA硬度75以下の有機樹脂からなる被覆層とを備えている。
Description
この発明は、ユニモルフ型超音波探触子およびその製造方法に係り、特に、マイクロマシニング技術により作製されたユニモルフ型探触子およびその製造方法に関する。
従来から、医療分野において、超音波画像を利用した超音波診断装置が実用化されている。一般に、この種の超音波診断装置は、超音波探触子から被検体内に向けて超音波ビームを送信し、被検体からの超音波エコーを超音波探触子で受信して、その受信信号を電気的に処理することにより超音波画像が生成される。
超音波探触子としては、バルク圧電体を用いたトランスデューサが利用されていたが、近年、微小サイズのアレイトランスデューサを容易に製造し得ることから、例えば、特許文献1および2に開示されているように、マイクロマシニング技術により作製されるユニモルフ型探触子が注目を浴びている。
このユニモルフ型探触子は、いわゆるpMUT(圧電マイクロマシン超音波トランスデューサ)とも呼ばれ、シリコン等からなる基板を部分的に加工して形成された振動板上に、下部電極層と圧電体層と上部電極層を順次積層して形成された圧電素子を有している。

しかしながら、超音波探触子を超音波診断に適用して高精度の超音波画像を生成するためには、MHz帯で高速に圧電素子を駆動する必要があり、このような高速駆動を行うと、互いに積層形成されて密着している各層間に作用する応力が無視できなくなる。そして、長時間の使用により、隣接する層が剥離するおそれを生じてしまう。層間の剥離が発生すると、もはや超音波探触子として機能することが困難となる。このような層間の剥離現象は、発生する音圧が比較的低い場合には、圧電素子の仕事量が小さいために問題とならないが、特に、高い音圧を発生する場合に、仕事量が大きくなるため顕著となる。
また、ユニモルフ型探触子の音響インピーダンスは、一般に4~10×106kg/m2s程度であり、従来の無機材料からなるバルク圧電体を用いた探触子の音響インピーダンスに比べると、かなり低いものの、超音波診断の対象となる生体の音響インピーダンス1.5×106kg/m2s程度よりは高い値を有している。このため、ユニモルフ型探触子をそのまま使用して超音波診断を行おうとすると、生体への超音波ビームの透過率の低下を来してしまう。特に、ユニモルフ型探触子は、微細に作製するには適しているものの、大きな音圧と高い受信感度を実現することが難しく、音響インピーダンスの不整合による超音波ビームの透過率の低下は、高精度の超音波診断を行う上で大きな問題となる。
このように、従来は、超音波診断への適用を考慮した際に、ユニモルフ型探触子の構造をどのような設計とすればよいのか判明しておらず、これを解決することが要求されていた。

この発明は、このような従来の問題点を解消するためになされたもので、高精度の超音波診断を長時間にわたって信頼性よく行うことができるユニモルフ型超音波探触子およびその製造方法を提供することを目的とする。
この発明に係るユニモルフ型超音波探触子は、それぞれ所定の形状を有する複数の開口が形成された基板と、複数の開口の一端をそれぞれ閉じるように基板に形成された複数の振動板と、複数の振動板の表面上に形成されると共にそれぞれ圧電体層と圧電体層の両面に形成された一対の電極層を有する複数の圧電素子部と、複数の圧電素子部が埋め込まれるように基板の表面上に配置され且つ音響インピーダンス1.5×106~4×106kg/m2s、ショアA硬度75以下の有機樹脂からなる被覆層とを備えたものである。
好ましくは、開口は、40~80μmの径を有し、圧電体層は、1~10μmの厚さを有し、圧電体層の厚さと振動板の厚さの比率は、1:0.8~1.2に設定される。
さらに、送信音圧が予め設定された設定値以上となるように、開口の径と圧電体層の厚さの値の組み合わせが選択されることが好ましい。
例えば、開口が40μmの径を有し、圧電体層が1~5μm、特に2~3μmの厚さを有する組み合わせ、開口が50μmの径を有し、圧電体層が1~7μm、特に1~6μmの厚さを有する組み合わせ、開口が60μmの径を有し、圧電体層が2~9μm、特に4~8μmの厚さを有する組み合わせ、開口が70μmの径を有し、圧電体層が4~10μm、特に5~9μmの厚さを有する組み合わせ、または、開口が80μmの径を有し、圧電体層が6~10μm、特に9μmの厚さを有する組み合わせとすることができる。
さらに、送信音圧が予め設定された設定値以上となるように、開口の径と圧電体層の厚さの値の組み合わせが選択されることが好ましい。
例えば、開口が40μmの径を有し、圧電体層が1~5μm、特に2~3μmの厚さを有する組み合わせ、開口が50μmの径を有し、圧電体層が1~7μm、特に1~6μmの厚さを有する組み合わせ、開口が60μmの径を有し、圧電体層が2~9μm、特に4~8μmの厚さを有する組み合わせ、開口が70μmの径を有し、圧電体層が4~10μm、特に5~9μmの厚さを有する組み合わせ、または、開口が80μmの径を有し、圧電体層が6~10μm、特に9μmの厚さを有する組み合わせとすることができる。
好ましくは、基板は、絶縁層を介してSi基材の上にSi層が形成されたSOI基板であり、複数の振動板は、それぞれ絶縁層が露出するようにSi基材を所定の形状にくり抜くことにより形成される複数の開口に対応した部分のSi層および絶縁層からなる。
なお、複数の開口の所定の形状は、円形または正多角形とすることができる。
複数の圧電素子部は、それぞれ対応する振動板の周縁部を越えないように振動板の表面上に形成されることが好ましい。
複数の圧電素子部は、それぞれエレベーション方向に所定のピッチで直線状に配列された複数の列を形成すると共に列毎に所定のピッチの1/2のずれ量を有する細密充填構造を有するように配置することができる。
また、被覆層は、音響整合条件を満たすような厚さを有することが好ましい。
なお、複数の開口の所定の形状は、円形または正多角形とすることができる。
複数の圧電素子部は、それぞれ対応する振動板の周縁部を越えないように振動板の表面上に形成されることが好ましい。
複数の圧電素子部は、それぞれエレベーション方向に所定のピッチで直線状に配列された複数の列を形成すると共に列毎に所定のピッチの1/2のずれ量を有する細密充填構造を有するように配置することができる。
また、被覆層は、音響整合条件を満たすような厚さを有することが好ましい。
この発明に係るユニモルフ型超音波探触子の製造方法は、基板にそれぞれ所定の形状を有する複数の開口と複数の開口の一端をそれぞれ閉じる複数の振動板とを形成し、複数の振動板の表面上にそれぞれ複数の圧電素子部を形成し、複数の圧電素子部が埋設されるように基板の表面上に音響インピーダンス1.5×106~4×106kg/m2s、ショアA硬度75以下の有機樹脂からなる被覆層を形成する方法である。
この発明によれば、音響インピーダンス1.5×106~4×106kg/m2s、ショアA硬度75以下の有機樹脂からなる被覆層を基板の表面上に配置して複数の圧電素子部を埋め込むので、それぞれの圧電素子部が被覆層によって保護されると共に生体への超音波ビームの透過率が向上し、音圧が高い生体用の超音波診断用途においても高精度の超音波診断を長時間にわたって信頼性よく行うことが可能となる。
以下、この発明の実施の形態を添付図面に基づいて説明する。
図1に、この発明の実施の形態に係るユニモルフ型超音波探触子の構成を示す。
基板1の表面上に、それぞれエレベーション(EL)方向に細長く延び、アジマス(AZ)方向に互いにわずかな間隔を隔てて配列された複数の圧電素子領域2が形成され、それぞれの圧電素子領域2に、複数の微小な圧電素子部が配列形成されている。また、それぞれの圧電素子領域2には、エレベーション方向に、対応する引き出し電極3が接続されている。これらの引き出し電極3は、互いの配列ピッチを確保するために、交互に基板1の一対の側縁1aおよび1bのうちのいずれかに延びている。
そして、すべての圧電素子領域2を覆うように、基板1の上に被覆層4が配置されている。
図1に、この発明の実施の形態に係るユニモルフ型超音波探触子の構成を示す。
基板1の表面上に、それぞれエレベーション(EL)方向に細長く延び、アジマス(AZ)方向に互いにわずかな間隔を隔てて配列された複数の圧電素子領域2が形成され、それぞれの圧電素子領域2に、複数の微小な圧電素子部が配列形成されている。また、それぞれの圧電素子領域2には、エレベーション方向に、対応する引き出し電極3が接続されている。これらの引き出し電極3は、互いの配列ピッチを確保するために、交互に基板1の一対の側縁1aおよび1bのうちのいずれかに延びている。
そして、すべての圧電素子領域2を覆うように、基板1の上に被覆層4が配置されている。
被覆層4を除去した状態を示す図2には、それぞれエレベーション方向に延びる複数の圧電素子領域2が明確に示されている。これらの圧電素子領域2は、例えばピッチP1=250μmで、アジマス方向に配列されている。
図3に示されるように、圧電素子領域2に配列形成されている複数の微小な圧電素子部5は、それぞれ、基板1の表面1c上に形成された下部電極層6と、下部電極層6の上に形成された厚さT1の圧電体層7と、圧電体層7の上に形成された上部電極層8とを有している。圧電体層7は、正六角形の平面形状を有し、上部電極層8も圧電体層7と同一の正六角形に形成されている。
図3に示されるように、圧電素子領域2に配列形成されている複数の微小な圧電素子部5は、それぞれ、基板1の表面1c上に形成された下部電極層6と、下部電極層6の上に形成された厚さT1の圧電体層7と、圧電体層7の上に形成された上部電極層8とを有している。圧電体層7は、正六角形の平面形状を有し、上部電極層8も圧電体層7と同一の正六角形に形成されている。
このような圧電素子部5は、図4に示されるように、探触子のエレベーション方向に所定のピッチP2で直線状に配列された複数の列を形成すると共に、列毎にピッチP2の1/2のずれ量ΔP=P2/2だけエレベーション方向にずれた細密充填構造を有するように配置されている。そして、同一の圧電素子領域2に形成されている圧電素子部5の上部電極層8が、互いに接続されると共に対応する引き出し電極3に接続されている。なお、すべての圧電素子領域2に配列形成されている圧電素子部5の下部電極層6は、互いに1つに接続され、基板1の表面1c上に1枚の電極層を形成している。
すなわち、圧電体層7は、個々の圧電素子部5毎に分離しており、上部電極層8は、同一の圧電素子領域2内で1つに接続されて引き出し電極3に接続され、下部電極層6は、すべての圧電素子領域2のすべての圧電素子部5に対して共通している。

図3に示されるように、それぞれの圧電素子部5の配置位置に対応する基板1の裏面1d側に複数の開口9が形成されている。この開口9の形成により、基板1は薄くなり、基板1の表面1c側に開口9の一端を閉じるように、厚さT2の振動板10を形成している。圧電素子部5は、それぞれ対応する振動板10の上に配置されている。
それぞれの開口9は、対応する圧電素子部5の圧電体層7と相似形で且つ圧電体層7と同じか、または、圧電体層7より大きな正六角形の平面形状を有している。すなわち、正六角形の内接円の直径と外接円の直径の平均を正六角形の径と呼ぶこととすると、開口9の径D2は、圧電素子部5の圧電体層7の径D1以上の値を有しており、圧電体層7は、振動板10の周縁部を越えないように振動板10の表面上に形成されている。このような構成とすることにより、振動板10が圧電素子部5において生成される振動に共振しやすくなり、効率よく超音波を送信して音圧を高めることができる。なお、図3に示した探触子では、開口9の径D2が、圧電体層7の径D1より大きく設定されている。
それぞれの開口9は、対応する圧電素子部5の圧電体層7と相似形で且つ圧電体層7と同じか、または、圧電体層7より大きな正六角形の平面形状を有している。すなわち、正六角形の内接円の直径と外接円の直径の平均を正六角形の径と呼ぶこととすると、開口9の径D2は、圧電素子部5の圧電体層7の径D1以上の値を有しており、圧電体層7は、振動板10の周縁部を越えないように振動板10の表面上に形成されている。このような構成とすることにより、振動板10が圧電素子部5において生成される振動に共振しやすくなり、効率よく超音波を送信して音圧を高めることができる。なお、図3に示した探触子では、開口9の径D2が、圧電体層7の径D1より大きく設定されている。
基板1上に形成されたすべての圧電素子部5が被覆層4により被覆されている。被覆層4は、それぞれの圧電素子部5を埋め込むように、それぞれの圧電体層7の側面部分にまで充填されている。この被覆層4は、音響インピーダンス1.5×106~4×106kg/m2s(1.5~4Mrayl)で且つショアA硬度75以下の有機樹脂から形成され、ユニモルフ型超音波探触子の使用周波数に対して音響整合条件、すなわち、1/4波長条件を満たすような厚さを有している。
このような被覆層4でそれぞれの圧電素子部5を埋め込むことにより、圧電素子部5が保護されるため、超音波診断に適したMHz帯でユニモルフ型超音波探触子を高速に且つ長時間駆動しても、圧電素子部5の層間で剥離が発生することが未然に防止され、信頼性の高い超音波診断が実現される。
また、被覆層4は、超音波診断の対象となる生体の音響インピーダンスに近い、1.5×106~4×106kg/m2sの音響インピーダンスを有しているので、生体に対する超音波ビームの透過率の低下を抑制し、高精度の超音波診断画像を得ることが可能となる。

この実施の形態に係るユニモルフ型超音波探触子は、例えば、次のようにして製造することができる。
まず、図5(A)に示されるように、単結晶Siからなる厚さ500μm程度のSi基材11の上に絶縁層となる厚さ1~2μmの熱酸化SiO2膜12を介して厚さ数μmの単結晶Si層13が形成されたSOI基板14を作製する。
次に、図5(B)に示されるように、Si基材11および単結晶Si層13へのPbの拡散防止等を目的として、SOI基板14の両面にそれぞれ厚さ0.3μm程度の熱酸化SiO2膜15および16を形成する。
まず、図5(A)に示されるように、単結晶Siからなる厚さ500μm程度のSi基材11の上に絶縁層となる厚さ1~2μmの熱酸化SiO2膜12を介して厚さ数μmの単結晶Si層13が形成されたSOI基板14を作製する。
次に、図5(B)に示されるように、Si基材11および単結晶Si層13へのPbの拡散防止等を目的として、SOI基板14の両面にそれぞれ厚さ0.3μm程度の熱酸化SiO2膜15および16を形成する。
その後、図5(C)に示されるように、熱酸化SiO2膜16の上に厚さ30nmのTiと厚さ150nmのPtからなる電極層17をスパッタリング法により形成し、電極層17の上に厚さ1~10μmのPZT膜18をスパッタリング法により形成し、さらに、PZT膜18の上に厚さ30nmのTiと厚さ150nmのPtからなる電極層19をスパッタリング法により形成する。
図5(D)に示されるように、最上層の電極層19の上にレジストを塗布し、硬化させ、UVマスクをかけて露光した後、現像することで、これから作製しようとする圧電素子部5の上部電極層8に対応した上部マスク20を形成する。

さらに、図5(E)に示されるように、反応性イオンエッチングにより、上部マスク20から露出した部分の電極層19を除去し、さらに、図5(F)に示されるように、上部マスク20から露出した部分のPZT膜18をエッチングにより除去する。
その後、図5(G)に示されるように、リムーバで上部マスク20を除去すると共に、最下層の熱酸化SiO2膜15の下面にレジストを塗布し、硬化させ、UVマスクをかけて露光した後、現像することで、これから作製しようとする基板1の開口9に対応した裏面マスク21を形成する。

次に、図5(H)に示されるように、反応性イオンエッチングにより、裏面マスク21から露出した部分の熱酸化SiO2膜15を除去し、さらに、図5(I)に示されるように、裏面マスク21から露出した部分のSOI基板14のSi基材11を深堀りドライエッチングにより除去する。このとき、SOI基板14の熱酸化SiO2膜12がストップエッチ層として機能し、熱酸化SiO2膜12が露出するようにSi基材11が裏面マスク21により形成された形状にくり抜かれる。そして、図5(J)に示されるように、リムーバで裏面マスク21が除去される。
Si基材11と熱酸化SiO2膜12と単結晶Si層13により基板1が形成され、熱酸化SiO2膜12と単結晶Si層13によって振動板10が形成される。また、電極層17により下部電極層6が形成され、PZT膜18により圧電体層7が形成され、電極層19により上部電極層8が形成される。
このようにして、図2に示したように、被覆層4を有しない状態の探触子が作製されると、図6に示されるように、この状態の探触子をFPC(フレキシブルプリント回路)22等に搭載し、複数の引き出し電極3をそれぞれFPC22の対応する配線パターン23に接続すると共に、すべての圧電素子部5に対して共通に存在する下部電極層6をFPC22の接地パターン24に接続する。これらの接続は、Agペースト、ワイヤボンディング、低温ハンダ等を用いて行うことができる。
その後、すべての圧電素子領域2を覆うように、基板1の上に被覆層4をコーティング形成することで、ユニモルフ型超音波探触子の製造を完了する。

通常、高精度の超音波画像を生成するためには、50kPa程度以上の送信音圧が必要となることが実験上で判明している。
そこで、まず、基板1の開口9の径D2と圧電体層7の厚さT1を種々の組み合わせにしながら、それぞれ、振動板10の厚さT2を変化させたときの送信音圧の値を測定した。その結果、開口9の径D2および圧電体層7の厚さT1の値にかかわらず、振動板10の厚さT2が圧電体層7の厚さT1に対して0.8~1.2の比率を有する場合に、送信音圧は最大となり、比率が0.8を下回っても、あるいは、1.2を上回っても、送信音圧は最大値から低下することがわかった。
そこで、まず、基板1の開口9の径D2と圧電体層7の厚さT1を種々の組み合わせにしながら、それぞれ、振動板10の厚さT2を変化させたときの送信音圧の値を測定した。その結果、開口9の径D2および圧電体層7の厚さT1の値にかかわらず、振動板10の厚さT2が圧電体層7の厚さT1に対して0.8~1.2の比率を有する場合に、送信音圧は最大となり、比率が0.8を下回っても、あるいは、1.2を上回っても、送信音圧は最大値から低下することがわかった。
次に、圧電体層7の厚さT1と振動板10の厚さT2の比率を、1:0.8~1.2に保ちながら、基板1の開口9の径D2を40~100μmの範囲内で種々変化させたときの圧電体層7の厚さT1と送信音圧との関係をFEM(有限要素法)シミュレーションにより測定したところ、図7に示されるような結果が得られた。なお、図7の縦軸は、規格化された送信音圧の値を示しており、例えば、規格値500~600が100kPa程度の音圧に相当している。
開口9の径D2が大きくなるほど、送信音圧のピーク値を示す圧電体層7の厚さT1は大きくなることがわかる。例えば、開口9の径D2=50μmのときの送信音圧は、圧電体層7の厚さT1=4μm程度でピーク値を示し、開口9の径D2=80μmのときの送信音圧は、圧電体層7の厚さT1=9μm程度でピーク値を示す。
また、それぞれの開口9の径D2における送信音圧のピーク値は、開口9の径D2=50μmのときに最大となり、径D2が50μmから小さくなっても、大きくなっても、徐々に低下することがわかる。例えば、開口9の径D2=50μmのときの送信音圧は、規格値500を越えるピークを有し、開口9の径D2=100μmになると、規格値200程度のピークしか得ることができなくなる。
開口9の径D2が大きくなるほど、送信音圧のピーク値を示す圧電体層7の厚さT1は大きくなることがわかる。例えば、開口9の径D2=50μmのときの送信音圧は、圧電体層7の厚さT1=4μm程度でピーク値を示し、開口9の径D2=80μmのときの送信音圧は、圧電体層7の厚さT1=9μm程度でピーク値を示す。
また、それぞれの開口9の径D2における送信音圧のピーク値は、開口9の径D2=50μmのときに最大となり、径D2が50μmから小さくなっても、大きくなっても、徐々に低下することがわかる。例えば、開口9の径D2=50μmのときの送信音圧は、規格値500を越えるピークを有し、開口9の径D2=100μmになると、規格値200程度のピークしか得ることができなくなる。
ここで、図7の縦軸に示した送信音圧の規格値と、探触子の性能レベルとの関係を実験上で調べたところ、以下の表1に示されるように、送信音圧の規格値に応じて探触子を評価AAから評価Dまでの5段階に分類することが可能であることがわかった。
すなわち、送信音圧の規格値が400以上の場合は、超音波診断装置の探触子として高性能なレベルを有するため、評価AAとし、送信音圧の規格値が300以上400未満の場合は、超音波診断装置の探触子として実用レベルを有し、これを評価Aとする。送信音圧の規格値が200以上300未満の場合は、簡易的な超音波画像用途であれば実用可能なレベルを有し、評価Bとする。
これに対して、送信音圧の規格値が200未満になると、実用可能な超音波画像を得ることが難しくなり、送信音圧の規格値が100以上200未満の場合は、センシング用途であれば実用可能なレベルであって、これを評価Cとし、送信音圧の規格値が100未満の場合は、センシング用途でも実用レベル以下で、これを評価Dとする。
これに対して、送信音圧の規格値が200未満になると、実用可能な超音波画像を得ることが難しくなり、送信音圧の規格値が100以上200未満の場合は、センシング用途であれば実用可能なレベルであって、これを評価Cとし、送信音圧の規格値が100未満の場合は、センシング用途でも実用レベル以下で、これを評価Dとする。
図7のグラフから、開口9の径D2と圧電体層7の厚さT1のそれぞれの組み合わせに対する送信音圧の規格値を読み取ると、以下の表2および表3に示されるような評価結果を得ることができる。
この評価結果に基づき、開口9の径D2と圧電体層7の厚さT1の組み合わせとして、D2=40μmのときにT1=1~5μm、D2=50μmのときにT1=1~7μm、D2=60μmのときにT1=2~9μm、D2=70μmのときにT1=4~10μm、D2=80μmのときにT1=6~10μmに設定することで、評価はAA、AおよびBのいずれかとなり、実用可能レベル以上の超音波画像の取得が可能であることがわかる。
なお、図7では、圧電体層7の厚さT1=1~9μmに対する送信音圧が示され、圧電体層7の厚さT1=10μmに対する測定点がプロットされていないが、それぞれの開口9の径D2に対する特性曲線から、D2=70μmおよびT1=10μmのときの送信音圧と、D2=80μmおよびT1=10μmのときの送信音圧が、いずれも規格値200を越えることが予想される。このため、D2=70μm、T1=10μmとD2=80μm、T1=10μmの組み合わせも、上記の、実用可能レベル以上の超音波画像の取得が可能な組み合わせの中に組み込まれている。
なお、図7では、圧電体層7の厚さT1=1~9μmに対する送信音圧が示され、圧電体層7の厚さT1=10μmに対する測定点がプロットされていないが、それぞれの開口9の径D2に対する特性曲線から、D2=70μmおよびT1=10μmのときの送信音圧と、D2=80μmおよびT1=10μmのときの送信音圧が、いずれも規格値200を越えることが予想される。このため、D2=70μm、T1=10μmとD2=80μm、T1=10μmの組み合わせも、上記の、実用可能レベル以上の超音波画像の取得が可能な組み合わせの中に組み込まれている。
さらに、D2=40μmのときにT1=2~3μm、D2=50μmのときにT1=1~6μm、D2=60μmのときにT1=4~8μm、D2=70μmのときにT1=5~9μm、D2=80μmのときにT1=9μmに設定すれば、いずれも評価AAまたは評価Aが得られ、超音波診断装置の探触子として高性能レベルまたは実用レベルとなる。
なお、インクジェット等に用いられる圧電素子においても、振動板の上に圧電体を形成する構造体が知られているが、通常、振動板の径は100μmを大きく上回っており、図7に示される、径100μm以下の振動板を用いた超音波送信用の素子構造と音圧の関係は、本願発明に際した検討により初めて判明したものである。振動板の径100μm以下において、超音波診断装置に実用可能な大きな音圧を得られる構造があることが、明らかとなった。
また、被覆層4に用いる有機樹脂材料を検討するため、図8に、ショアA硬度の異なる2種類の有機樹脂の残留振動波形を示す。図8(A)は、ショアA硬度100以上の有機樹脂R1(EPOTEK社製のエポキシ301-2FL)に対する波形図、図8(B)は、ショアA硬度62の有機樹脂R2(EPOTEK社製のエポキシ301M)に対する波形図である。これらの有機樹脂R1とR2を比較すると、より大きなショアA硬度を有する有機樹脂R1では、残留振動が長く残るのに対して、ショアA硬度の小さい有機樹脂R2では、残留振動が短時間のうちに減衰している。
大きな残留振動が残っているタイミングで次の超音波の送信を行うと、送信ビームの波面を乱すこととなり、高精度の超音波診断が困難となる。仮に、超音波の送信周波数を10MHzとすると、周期は、0.1μsとなる。この周期程度の時間内に残留振動がある程度減衰していることが望まれる。
残留振動の最大ピーク電圧値に対して10%以上の電圧強度となる波数Nを求めたところ、図8(A)に示した有機樹脂R1では、N=16波、図8(B)に示した有機樹脂R2では、N=8波であった。同様に、ショアA硬度57のシリコーン樹脂について波数Nを求めると、N=7波であった。このシリコーン樹脂を含めて、有機樹脂のショアA硬度の値と波数Nとの関係を示すと、図9のグラフのようになる。なお、被覆層4を有しないユニモルフ型探触子が、その構造上、理想的に3波の残留振動を有するため、図9において、ショアA硬度0に対する波数N=3がプロットされている。ショアA硬度が大きな樹脂材料ほど、残留振動の最大ピーク電圧値に対して10%以上の電圧強度となる波数Nが増大する傾向にある。
残留振動の最大ピーク電圧値に対して10%以上の電圧強度となる波数Nを求めたところ、図8(A)に示した有機樹脂R1では、N=16波、図8(B)に示した有機樹脂R2では、N=8波であった。同様に、ショアA硬度57のシリコーン樹脂について波数Nを求めると、N=7波であった。このシリコーン樹脂を含めて、有機樹脂のショアA硬度の値と波数Nとの関係を示すと、図9のグラフのようになる。なお、被覆層4を有しないユニモルフ型探触子が、その構造上、理想的に3波の残留振動を有するため、図9において、ショアA硬度0に対する波数N=3がプロットされている。ショアA硬度が大きな樹脂材料ほど、残留振動の最大ピーク電圧値に対して10%以上の電圧強度となる波数Nが増大する傾向にある。
ここで、図8(A)に示した有機樹脂R1のように、残留振動の最大ピーク電圧値に対して10%以上の電圧強度となる波数Nが10波を越えるような有機樹脂材料は、超音波診断に適した周波数帯域を設定することができなくなるおそれがあり、被覆層4の材料として不向きである。
一方、図8(B)に示した有機樹脂R2のように、残留振動の最大ピーク電圧値に対して10%以上の電圧強度となる波数Nが10波以下となる有機樹脂材料を被覆層4として用いれば、十分に超音波診断を行い得る周波数帯域を設定することができる。このような樹脂材料を図9から読み取ると、ショアA硬度が75以下となる。
一方、図8(B)に示した有機樹脂R2のように、残留振動の最大ピーク電圧値に対して10%以上の電圧強度となる波数Nが10波以下となる有機樹脂材料を被覆層4として用いれば、十分に超音波診断を行い得る周波数帯域を設定することができる。このような樹脂材料を図9から読み取ると、ショアA硬度が75以下となる。
そこで、この発明においては、被覆層4の材料として、ショアA硬度75以下の有機樹脂を用いることとしている。
このような被覆層4ですべての圧電素子部5を被覆することにより、圧電素子部5を機械的に保護しつつ、超音波診断に適したMHz帯でユニモルフ型超音波探触子を駆動して、高精度の超音波診断を実行することが可能となる。
なお、被覆層4として使用される有機樹脂材料のショアA硬度の下限値は、特に限定されるものではないが、例えば、ショアA硬度20程度以上であれば、十分に圧電素子部5を保護して圧電素子部5の層間で剥離が発生することを防止することができる。
このような被覆層4ですべての圧電素子部5を被覆することにより、圧電素子部5を機械的に保護しつつ、超音波診断に適したMHz帯でユニモルフ型超音波探触子を駆動して、高精度の超音波診断を実行することが可能となる。
なお、被覆層4として使用される有機樹脂材料のショアA硬度の下限値は、特に限定されるものではないが、例えば、ショアA硬度20程度以上であれば、十分に圧電素子部5を保護して圧電素子部5の層間で剥離が発生することを防止することができる。
また、開口9の径D2=70μm、圧電体層7の厚さT1=7μm、圧電体層7の厚さT1と振動板10の厚さT2の比率を1:1.1として64チャネルのユニモルフ型超音波探触子を製造し、水中において送信および受信の2wayによる周波数と感度との関係を測定したところ、図10に示されるような結果が得られた。
最大感度ピーク値からの-6dB帯域は、4~18MHz程度をカバーしており、従来の探触子に比べて非常に広い超広帯域を示すことがわかった。
さらに、上記の64チャネルのユニモルフ型超音波探触子を用いて、実際に無反響嚢胞を撮像した超音波画像を図11に示す。探触子の駆動電圧を±50vとし、音響レンズを用いずに深度4cmまで撮像したものである。高精度の鮮明な超音波画像が得られることが実証された。
最大感度ピーク値からの-6dB帯域は、4~18MHz程度をカバーしており、従来の探触子に比べて非常に広い超広帯域を示すことがわかった。
さらに、上記の64チャネルのユニモルフ型超音波探触子を用いて、実際に無反響嚢胞を撮像した超音波画像を図11に示す。探触子の駆動電圧を±50vとし、音響レンズを用いずに深度4cmまで撮像したものである。高精度の鮮明な超音波画像が得られることが実証された。
なお、上記の実施の形態に係るユニモルフ型超音波探触子では、図4に示したように、それぞれの圧電素子部5の圧電体層7および上部電極層8が、正六角形の平面形状を有していたが、これに限るものではなく、例えば、円形または六角以外の正多角形とすることもできる。この場合、基板1の開口9も、圧電素子部5の圧電体層7および上部電極層8と相似形の平面形状を有することが好ましい。正多角形を用いる際には、正六角形の場合と同様に、正多角形の内接円の直径と外接円の直径の平均を正多角形の径と呼ぶこととする。
また、上記の実施の形態に係るユニモルフ型超音波探触子では、複数の圧電素子領域2がアジマス方向に配列された、いわゆる1D(次元)アレイが例示されていたが、この発明は、1Dアレイに限るものではない。例えば、それぞれの圧電素子領域がエレベーション方向にも3~5程度の複数領域に分割されて深さ方向に超音波ビームを段階的に調整可能な、いわゆる1.5Dアレイ、あるいは、それぞれの圧電素子領域がエレベーション方向にも多数の領域に分割されてアジマス方向にもエレベーション方向にも自在に超音波ビームを振ることができる、いわゆる2Dアレイに対しても、この発明に係るユニモルフ型超音波探触子を適用することができ、さらに、従来型の超音波探触子に比べて、このような1.5Dアレイまたは2Dアレイの作製が容易となる。
また、上記の実施の形態に係るユニモルフ型超音波探触子では、複数の圧電素子領域2がアジマス方向に配列された、いわゆる1D(次元)アレイが例示されていたが、この発明は、1Dアレイに限るものではない。例えば、それぞれの圧電素子領域がエレベーション方向にも3~5程度の複数領域に分割されて深さ方向に超音波ビームを段階的に調整可能な、いわゆる1.5Dアレイ、あるいは、それぞれの圧電素子領域がエレベーション方向にも多数の領域に分割されてアジマス方向にもエレベーション方向にも自在に超音波ビームを振ることができる、いわゆる2Dアレイに対しても、この発明に係るユニモルフ型超音波探触子を適用することができ、さらに、従来型の超音波探触子に比べて、このような1.5Dアレイまたは2Dアレイの作製が容易となる。

Claims (19)
- それぞれ所定の形状を有する複数の開口が形成された基板と、
前記複数の開口の一端をそれぞれ閉じるように前記基板に形成された複数の振動板と、
前記複数の振動板の表面上に形成されると共にそれぞれ圧電体層と前記圧電体層の両面に形成された一対の電極層を有する複数の圧電素子部と、
前記複数の圧電素子部が埋め込まれるように前記基板の表面上に配置され且つ音響インピーダンス1.5×106~4×106kg/m2s、ショアA硬度75以下の有機樹脂からなる被覆層と
を備えたことを特徴とするユニモルフ型超音波探触子。 - 前記開口は、40~80μmの径を有し、
前記圧電体層は、1~10μmの厚さを有し、
前記圧電体層の厚さと前記振動板の厚さの比率は、1:0.8~1.2である請求項1に記載のユニモルフ型超音波探触子。 - 送信音圧が予め設定された設定値以上となるように、前記開口の径と前記圧電体層の厚さの値の組み合わせが選択される請求項2に記載のユニモルフ型超音波探触子。
- 前記開口は、40μmの径を有し、前記圧電体層は、1~5μmの厚さを有する請求項3に記載のユニモルフ型超音波探触子。
- 前記圧電体層は、2~3μmの厚さを有する請求項4に記載のユニモルフ型超音波探触子。
- 前記開口は、50μmの径を有し、前記圧電体層は、1~7μmの厚さを有する請求項3に記載のユニモルフ型超音波探触子。
- 前記圧電体層は、1~6μmの厚さを有する請求項6に記載のユニモルフ型超音波探触子。
- 前記開口は、60μmの径を有し、前記圧電体層は、2~9μmの厚さを有する請求項3に記載のユニモルフ型超音波探触子。
- 前記圧電体層は、4~8μmの厚さを有する請求項8に記載のユニモルフ型超音波探触子。
- 前記開口は、70μmの径を有し、前記圧電体層は、4~10μmの厚さを有する請求項3に記載のユニモルフ型超音波探触子。
- 前記圧電体層は、5~9μmの厚さを有する請求項10に記載のユニモルフ型超音波探触子。
- 前記開口は、80μmの径を有し、前記圧電体層は、6~10μmの厚さを有する請求項3に記載のユニモルフ型超音波探触子。
- 前記圧電体層は、9μmの厚さを有する請求項12に記載のユニモルフ型超音波探触子。
- 前記基板は、絶縁層を介してSi基材の上にSi層が形成されたSOI基板であり、
前記複数の振動板は、それぞれ前記絶縁層が露出するように前記Si基材を前記所定の形状にくり抜くことにより形成される前記複数の開口に対応した部分の前記Si層および前記絶縁層からなる請求項1~13のいずれか一項に記載のユニモルフ型超音波探触子。 - 前記複数の開口の前記所定の形状は、円形または正多角形である請求項1~14のいずれか一項に記載のユニモルフ型超音波探触子。
- 前記複数の圧電素子部は、それぞれ対応する前記振動板の周縁部を越えないように前記振動板の表面上に形成されている請求項1~15のいずれか一項に記載のユニモルフ型超音波探触子。
- 前記複数の圧電素子部は、それぞれエレベーション方向に所定のピッチで直線状に配列された複数の列を形成すると共に列毎に前記所定のピッチの1/2のずれ量を有する細密充填構造を有するように配置されている請求項1~16のいずれか一項に記載のユニモルフ型超音波探触子。
- 被覆層は、音響整合条件を満たすような厚さを有する請求項1~17のいずれか一項に記載のユニモルフ型超音波探触子。
- 基板にそれぞれ所定の形状を有する複数の開口と前記複数の開口の一端をそれぞれ閉じる複数の振動板とを形成し、
前記複数の振動板の表面上にそれぞれ複数の圧電素子部を形成し、
前記複数の圧電素子部が埋設されるように前記基板の表面上に音響インピーダンス1.5×106~4×106kg/m2s、ショアA硬度75以下の有機樹脂からなる被覆層を形成する
ことを特徴とするユニモルフ型超音波探触子の製造方法。
