Abstract

 ウエハ(W)の周縁部裏面に付着する付着物をウエハ(W)への悪影響を抑えた状態で良好に洗浄することができる技術を提供すること。 ウエハ(W)の周縁部裏面に付着する付着物を除去するにあたり、二酸化炭素ガスを含む洗浄ガスを、ノズル部(6)内の温度における二酸化炭素の沸騰線に相当する圧力よりも少し低い圧力に設定して、二酸化炭素のガスクラスター(二酸化炭素分子の集合体)を生成している。このような条件で生成された二酸化炭素のガスクラスターは、液体に相変化する直前の状態であることからクラスター径が大きく(構成分子数が多く)、分子が強固に固まっているガスクラスターである。このためウエハ(W)の周縁部あるいは裏面にガスクラスターを照射したときに強い洗浄力が発揮されるので、付着物を良好に除去することができ、また局所的な洗浄を行うことができることから、ウエハ(W)の表面に対するダメージの虞がない。

Description

基板洗浄方法、基板洗浄装置及び真空処理システム
 本発明は、基板の周縁部あるいは裏面を洗浄する技術に関する。
 半導体デバイスの製造プロセスにおいて、半導体ウエハ(以下、ウエハという。)の上に多層膜を積層してこの上にレジストマスクを形成し、当該レジストマスクを用いて単一のエッチング装置にて各膜に応じたエッチングガスにより前記多層膜にホールやトレンチを形成する工程が検討されている。しかしながらその際にウエハの周縁部や裏面に付着物が付着する場合がある。その要因としては、ドライエッチングプロセス時におけるエッチング残渣の付着、成膜処理時におけるウエハ裏面側への成膜ガスの回り込みが挙げられる。このような付着物はウエハを次工程で処理するときあるいは搬送時にパーティクルの発生要因となるため、事前に除去する必要がある。従来ウエハの周縁部に強固に付着した付着物を洗浄する手法としては、樹脂材を用いたブラシ洗浄やCMP(Chemical Mechanical Polishing)などが行われている。しかしながらこのような手法は、機械的な手法であるため洗浄部材を介して二次汚染が発生する虞がある。また洗浄時に水を使用するためウエハ上の薄膜が水溶性材料の場合には、溶出する懸念があり、あるいはSiCOHなどの低誘電率膜へダメージを与えるなど水に起因する悪影響が発生する場合がある。
 国際公開2010/021265号には、ガスクラスターをイオン化させずに半導体基板に照射することにより、半導体基板やその表面に形成された薄膜層のエッチングや平坦化を行うことが記載されているが、ウエハの周縁部を洗浄することについては記載されていない。 
 また特開2007-232901号には、ウエハに向かってドライアイスの粒子を吹き付けることによりフォトレジスト膜を除去する技術が記載されている。しかしながらウエハWに付着したポリマーを除去するためにドライアイスの粒子をウエハに吹き付けた場合には、ウエハ自体が破損する場合や、ドライアイスによる二次汚染が生じる懸念がある。
 本発明はこのような背景の下になされたものであり、その目的は基板の周縁部裏面に付着する付着物を基板への悪影響を抑えた状態で良好に洗浄することができる技術を提供することにある。
 本発明の基板洗浄方法は、基板の裏面または周縁部に付着している付着物を除去する基板洗浄方法において、
 基板を保持部に保持する工程と、
 前記基板の置かれる処理雰囲気の圧力よりもその内部の圧力が高いノズル部から処理雰囲気に二酸化炭素ガスを含む洗浄用ガスを吐出し、断熱膨張により二酸化炭素ガスの原子または分子の集合体であるガスクラスターを生成する工程と、
 前記ガスクラスターを基板の裏面または周縁部に照射して付着物を除去する工程と、を含み、
 前記ノズル部の内部の圧力は、当該内部のガス温度における二酸化炭素の沸騰線に相当する圧力よりも少し低い圧力であって、強固な二酸化炭素のガスクラスターが得られる圧力であることを特徴とする。
 本発明の基板洗浄装置は、排気口を有する処理室内に設けられ、基板を保持するための保持部と、
 前記保持部に保持された基板の裏面または周縁部に付着している付着物を除去するために当該基板の裏面または周縁部にガスクラスターを照射するためのノズル部と、
 前記ノズル部に二酸化炭素ガスを含む洗浄用ガスを供給するためのガス供給部
と、
 前記ノズル部の内部の圧力を調整するための圧力調整部と、
前記ノズル部と基板保持部とを相対的に移動させるための移動機構と、を備え、
 前記ノズル部の内部の圧力は、前記ノズル部の内部の圧力は、当該内部のガス温度における二酸化炭素の沸騰線に相当する圧力よりも少し低い圧力であって、強固な二酸化炭素のガスクラスターが得られる圧力に設定されていることを特徴とする。
 本発明の真空処理システムは、真空雰囲気下で基板を搬送する真空搬送室と、
 この真空搬送室に仕切りバルブを介して接続され、基板に対して真空処理を行う真空処理モジュールと、
 前記真空搬送室に仕切りバルブを介して接続され、前記真空処理モジュールにて真空処理された基板の裏面及び周縁部の少なくとも一方を洗浄するための上述の基板洗浄装置と、を備える。
 本発明は、二酸化炭素ガスを含む洗浄ガスを、ノズル部内の温度における二酸化炭素の沸騰線に相当する圧力よりも少し低い圧力に設定して、二酸化炭素のガスクラスター(二酸化炭素分子の集合体)を生成している。このような条件で生成された二酸化炭素のガスクラスターは、液体に相変化する直前の状態であることからクラスター径が大きく(クラスターの構成分子数が多く)、分子が強固に固まっている(強固な)ガスクラスターである。このため基板の周縁部あるいは裏面にガスクラスターを照射したときに強い洗浄力が発揮されるので、付着物を良好に除去することができ、また局所的な洗浄を行うことができることから、基板の表面(集積回路形成等のために必要な処理が行われる被処理面)に対するダメージのおそれがない。

 本発明の基板処理方法は、二酸化炭素(CO)をクラスター化してガスクラスターを形成し、得られたガスクラスターを基板の周縁部あるいは基板の裏面部に照射して当該部位に付着している付着物を除去しようとする手法である。 
 はじめにガスクラスターの生成プロセスを説明すると、まずCOガスを数MPa、例えば5MPaの圧力で圧縮し、その高圧状態のガスを、例えばオリフィスを介して真空雰囲気内に放出する。放出されたCOガスは、一挙に膨張するため断熱膨張により温度が凝縮温度以下になる。凝縮した分子は、ファンデルワールス力により結合する。そのため、CO分子の集合体であるガスクラスターが生成される。ここでCOガスを選定した理由は以下のとおりである。COガスは、比熱比γが1.29であり、例えばArガスの比熱比γが1.67である。ガスクラスターの一分子あたりの運動エネルギーKは、K=γ/(γ-1)×K×Tの式で示される。なおKは、ボルツマン定数であり、Tはガス温度を示す。上述の式よりガス温度が27℃の時、COの一分子あたりの運動エネルギーは、115meVとなり、Arの一分子あたりの運動エネルギーは、64.6meVとなる。COガスは、一分子あたりのエネルギーが大きいため、物理的なエネルギーの大きいガスクラスターを生成する事が可能になる。 
 ガスクラスターを得るためのノズル部6の内部(ノズル部6の吐出口であるオリフィスの一次側)の圧力、即ちCOガスが断熱膨張をする前の圧力は、当該COガスの温度における沸騰線(気液境界線)上の圧力よりも少し低い圧力であって、強固なガスクラスターが得られる圧力である。この圧力の定義については後述する。
 図1は本発明の実施の形態を示す図である。本発明の基板洗浄方法は、例えばウエハWの保持部である回転ステージ42が用いられている。回転ステージ42は、例えば静電チャックにより構成されており、ウエハWの裏面中心部を吸着して水平姿勢に保持する。回転ステージ42上のウエハWの裏面に対向する部位には、クラスターを生成するためのノズル部6が設けられる。ノズル部6は、円筒状の圧力室67を備えており、ノズル部6の先端部には、吐出口66が設けられる。吐出口66の基端部には、オリフィスが形成されており、吐出口66は、先端部に向かってラッパ状に広がっている。ノズル部6の基端側には、配管からなるガス供給路50が接続されている。ガス供給路50は、COガス供給源51に接続されており、ガス供給部を構成している。ガス供給部には、上流側からCOガス供給源51、流量調整部52、バルブ53、昇圧機54、圧力計55及びバルブ56が介設されており、これら51等は、洗浄ガス供給系8を構成している。圧力室67の圧力の調整は圧力計55の検出値に従って、流量調整部52によりCOガス供給源51からの供給流量を調整することにより行われる。
 ガスクラスターを生成するためのCOの圧力について図2を用いて説明する。図2はCOの沸騰線(気液境界線)を示しており、上方側の領域はCOが液相となる領域であり、下方側の領域は気相となる領域である。またCOは7.38MPa以上、31.1℃以上の領域は超臨界となり、0.52MPa、-56.6℃のポイントは三重点である。本発明のオリフィスの一次側のCOガスの圧力は、当該COガスの温度における前記沸騰線に相当する圧力よりも少し低い圧力であって、強固なガスクラスターが得られる圧力に設定される。このような圧力に設定されたCOガスは、気体から液体に相変化する直前の状態である。そのため、COのガスクラスターは、クラスター径が大きく(クラスターの構成分子数が多く)、分子が強固に固まっていると推測され、被照射体に対して大きな衝撃力を与える。 
 COのガスクラスターが強固である場合には、例えばベアシリコンウエハの表面に形成されたポリシリコンからなる高さ100nm、幅45nm、長さ600nmの大きさの矩形のポリシリコンのパターンを倒壊させることができる。これに対して前記沸騰線に相当する圧力よりもかなり低い圧力例えば25%よりも低い圧力にて形成したCOのガスクラスターは、前記パターンを倒壊させることができない。
 後述の実施例では、実際のパターン群に対してノズル部6内の圧力を変えてガスクラスターを照射し、圧力とパターンの倒壊の有無との関係を取得している。その結果からもわかるように、ガスクラスターが強固であるか否かについては明確に判断することができる。つまり強固なガスクラスターと、沸騰線に相当する圧力よりもかなり低い圧力で形成された、強固とはいえないガスクラスターとは、パターンの倒壊の有無にみられるように、衝撃力が大きく異なり、洗浄能力に格段の差異がある。このことは、COガスの温度における前記沸騰線に相当する圧力よりも少し低い圧力であって、強固なガスクラスターが得られる圧力と、強固なガスクラスターが得られる圧力の下限値以下の圧力とは、ガスクラスターを例えばパターンなどに照射することにより明確に区別できることを意味している。従って前記沸騰線に相当する圧力よりも少し低い圧力がどのような圧力であるのかは明確である。 
 前記沸騰線に相当する圧力よりも少し低い圧力の具体的な値としては、沸騰線に相当する圧力の少なくとも75%以上の大きさであり、その圧力範囲において、強固なガスクラスターが得られる圧力値である。図2には、前記「少し低い圧力」の範囲をイメージとして捉えるために斜線領域として示してある。
 こうして生成されたガスクラスターは、図3に示すように、ノズル部6から当該ノズル部6の軸方向に直進して放出され、ウエハWの表面に対して例えば45°の傾きをもってウエハWの周縁部に向かい、当該周縁部に付着している付着物10に衝突する。これによりガスクラスター3は個別のCO分子に分解するとともにガスクラスター3の衝突による衝撃及びCO分子が飛散するときの衝撃により、図4に示すように付着物10が破壊されて剥離する。剥離した付着物はウエハの外方に飛散するが、ウエハWの上方に向かって飛び散るものもあるため、後述の具体例のようにパージガスをウエハWの表面に供給することが好ましい。また、後述の具体例のように遮蔽板を設けても良い。なお、図3、図4中30はクラスター化する前のCO分子を示す。
 また本発明の基板洗浄装置は、COガスと共にHeガスをノズル部6に供給して、ガスクラスターを生成するように構成してもよい。例えば図5に示すようにガス供給路50の配管を昇圧機54の上流側にて分岐させて、配管である分岐路94を介してHe供給源91と接続する。分岐路94には、上流から流量調整部92、バルブ93が設けられる。なお分岐路95はCO側の分岐路を示す。COガスとHeガスとの混合比は例えば流量調整部52、92により調整することができ、例えば1:9の混合比で混合する。その場合のノズル部6内の圧力は、全圧が沸騰線上よりわずかに低い圧力、例えば20℃で5MPaになるように設定する。Heガスと混合したCOガスによりガスクラスターを生成した場合には、ガスクラスターの噴射速度を上げることができ、よりエネルギーの高いガスクラスターとすることができるので好ましい。
 [第1の実施の形態]
 続いて上述の基板洗浄方法を実施するための具体的な装置の例について説明する。図6は、本発明の実施の形態である基板洗浄装置4を有する真空処理システムを示す図である。この真空処理システムは、平面形状が長方形である大気搬送室1を備えている。大気搬送室1における一方の長辺側には、ウエハWを搬入出するための搬入出ポートが設けられている。搬入出ポートは、複数のウエハWを収納した、搬送容器であるFOUPが載置される複数の搬入出ステージ13と、各搬入出ステージに設けられたドア14と、を備えている。
 また大気搬送室1における搬入出ステージ13とは反対側には、左右に配置された2つのロードロック室15(予備真空室)を介して例えば平面形状6角形の真空搬送室2が接続されている。大気搬送室1における短辺側には、ウエハWの位置合わせを行うためのオリエンタを備えたアライメントモジュール16が接続されている。大気搬送室1内にはウエハWを搬入出ステージ13、ロードロック室15及びアライメントモジュール16の間で受け渡すための搬送機構12が備えられている。
 真空搬送室2は、図示しない真空ポンプにより室内が真空雰囲気に保たれており、エッチング装置3の処理雰囲気を構成する第1の真空室31及び基板洗浄装置4の処理雰囲気を構成する第2の真空室41が接続されている。また、この真空搬送室2には、ロードロック室15、アライメントモジュール16、エッチング装置3及び基板洗浄装置4の間でウエハWを受け渡すための搬送機構22を備えている。なお、図6中のG1~G3は、仕切りバルブをなすゲートバルブである。
 また、この真空処理システムは、制御部9を備え、この制御部9の記憶部に記憶されたプログラム及び処理レシピを含むソフトウエアにより、ウエハWの搬送、各ゲートバルブG1~G3及びドア14の開閉そして各真空室31、41における処理及び真空度の調整を行っている。 
 エッチング装置としては、容量結合型プラズマ方式や誘電コイルプラズマ方式などの周知の装置を用いることができる。容量結合型プラズマ方式の場合、第1の真空室31内に上部電極、下部電極を対向させ、両電極間に高周波を印加して処理ガスをプラズマ化し、そのプラズマ中のイオンを、下部電極に印加したバイアスにより下部電極上のウエハWに引き込んでウエハWの表面をエッチングするように構成される。
 第2の真空室41により処理雰囲気が形成される基板洗浄装置4は、図7、図8に示すように、ウエハWを水平姿勢で保持するための静電チャックを含む回転ステージ42を備えている。この回転ステージ42は、回転軸43を介して第2の真空室41の底部に固定された移動機構である回転機構44に支持されており、吸着保持したウエハWを鉛直軸周りに回転させることができる。
 第2の真空室41の底面には、水平方向(X方向)に伸びるガイドレール61が設けられており、このガイドレール61にガイドされながら、図示しないボールねじ機構により駆動されて移動する移動体62が設けられている。この移動体62の上部には、図9に示すように、鉛直上方(図中Z方向)に伸び、さらにその先で図中Y方向に伸びる支持部材63が設けられている。この支持部材63の先端部には、角度調整機構64を介して、図1で示した洗浄ガス供給系8と接続されたノズル部6(この例では「第1のノズル部6」という)が設けられている。第1のノズル部6は回転ステージ42に保持されるウエハWの下面の周縁部に照射する位置に設けられている。この角度調整機構64は、Y方向に伸びる回転軸65を有するモータを含む駆動機構により構成される。第1のノズル部6は周胴部を回転軸65の先端に固定されており、角度調整機構64により回転軸を回転されることで、ガスクラスターの照射角度の調整が可能となっている。またウエハWの上方側にも同様構成の第2のノズル部90が設けられる。第2のノズル部90はウエハWのエッジ部分に向かって垂直上方からガスクラスターを照射するように設けられており、支持部材88を介して移動体82と接続される。移動体87は第2の真空室41の底部に設けられたガイドレール86に固定され、ガイドレール86に沿ってX方向に水平移動可能となっている。第2のノズル部90は、洗浄ガス供給系8から分岐され、並列に伸ばされた配管と接続されている。
 さらに図7に示すように第2の真空室41内には、ウエハWの上方側にパージガスノズル80が設けられており、例えばArガスや窒素ガスなどのパージガスの気流をウエハWの上面側の周縁部に形成するように構成されている。パージガスノズル80もノズル部6と同様な構成の支持部材83及び移動体82と接続される。移動体82は第2の真空室41の底部に設けられたガイドレール81に固定され、ガイドレール81に沿ってX方向に水平移動可能となっている。このパージガスノズル80は、配管を介して、第2の真空室41外に設けられたパージガス供給系85に接続されている。このパージガス供給系85、例えばパージガス供給源、流量調整部及びバルブなどにより構成されている。 
 第2の真空室41の底部の排気ポート45には、排気管49が接続されている。この排気管49には圧力調整部46を介して真空ポンプ47が設けられ、第2の真空室41内の圧力調整が可能となっている。
 続いて上述の真空処理システムの作用について説明する。先ずウエハWが収納された例えばFOUPからなる搬送容器が搬入出ステージ13に載置され、搬送容器の蓋体と一緒にドア14が開かれる。次いで搬送容器内のウエハWが大気搬送室1内の搬送機構12によりアライメントモジュール16に搬送され、ここでウエハWの向きが予め設定した向きに調整される。その後、ウエハWは、搬送機構12、ロードロック室15、真空搬送室2内の搬送機構22を介して、エッチング装置3を備える第1の真空室31内に搬入される。
 ウエハWの表面には、例えば有機系の膜が形成され、更にその上にレジストマスクが形成され、ウエハWの周縁部はレジスト及び前記有機系が除去されていてウエハWの基材であるシリコンが露出している。エッチング装置では、プラズマにより有機系膜をエッチングして、レジストマスクのパターンに応じた凹部が形成される。エッチング終了後のウエハWの裏面側のベベル部(周縁部)にはエッチング時に生成された反応生成物などからなる付着物が付着している。
 次いで、このウエハWは、基板洗浄装置4の第2の真空室41内に搬入され、回転ステージ42に吸着保持され、回転機構44により回転する。そして、第2の真空室41内を圧力調整部46により例えば1Pa~500Paの真空雰囲気に維持すると共に、ノズル部6の内部を記述の圧力に設定する。その後当該ノズル部6からガスクラスターを吐出させ、付着物の除去が行われる。ここでは上述のように付着物はCOのガスクラスターの物理的衝撃により、ウエハWから遊離する。この遊離した付着物(反応生成物)は、パージガスノズル80からウエハWの表面側周縁部に向かって照射されるパージガス及び真空ポンプ47の吸引作用により、ウエハWの外方側に飛散してウエハWよりも下方側に向かって流れ、排気ポート45を介して第2の真空室41の外に排出される。このようにして、付着物はウエハWの周縁部から除去される。こうしてウエハWの周縁部の洗浄が終了した後、ゲートバルブG3が開かれ、当該真空搬送室2の搬送機構22により第2の真空室41から搬出される。
 上述の実施の形態によれば、ノズル部6内のCOガスの圧力をノズル部6内の温度における沸騰線上の圧力よりも少し低い圧力に調整することにより強固なCOのガスクラスターを得て、これをウエハWの周縁部に照射するようにしている。従って、ウエハWの周縁部に付着する付着物を高い確実性を持って除去することができ、ウエハWの周縁部を良好に洗浄することができる。
 図7に示す基板洗浄装置では、CO2ガスをノズル部6に供給するようにしているが、既に図5に示して説明したようにCOガスに加えてHeガスを用い、両者の混合ガスをノズル部6に供給するようにしてもよい。更にガスクラスターにより洗浄する付着物については、ウエハWの周縁部の付着物に限られるものではなく、ウエハWの裏面側に付着している付着物であってもよい。ウエハWの裏面側の付着物の例としては、静電チャックとの接触時に静電チャックから転写する付着物や、ウエハWに対して成膜処理を行う時にウエハWの裏面を保持する静電チャックとウエハWの間に成膜ガスが回り込み、ウエハWの裏面側に成膜された膜(付着物)を挙げる事ができる。
 また本発明の真空処理システムは、エッチング装置に限らず、成膜装置などの真空処理装置(真空処理モジュール)を備える装置であってもよい。
 さらに被処理基板としてはウエハWのように円形基板に限られるものではなく、例えばフラットパネルディスプレイ(FPD)基板などの角型の基板でもよい。この場合には、ノズル部6、90及びパージガスノズル70を周縁に沿ってその一辺の一端から他端へと基板に対して相対的に移動するように構成することで基板洗浄処理を行うことができる。
 [第2の実施の形態]
 また図10、図11に示すようにウエハWの表面側に遮蔽部材となる遮蔽板89を設けて、破壊した付着物がウエハWの表面側に再付着することを防止するようにしても良い。遮蔽板89は板状態を縦置きにした構造であって、平面形状がウエハWの周縁部に沿って湾曲された円弧状をなしている。遮蔽板89は回転ステージ42に載置したウエハWの外縁(周縁部の最も外側のライン)より、中心寄りの位置にウエハWの周縁部に沿うように配置され、ガスクラスターによる洗浄時には、ウエハWとは、隙間を開けた高さ位置(処理位置)に設けられる。遮蔽板89は、支持腕96を介して、第2の真空室41内に設置された昇降機構97により前記処理位置と、ウエハWの移載時に第2の処理室41内の搬送機構に対して干渉しない退避位置と、の間で昇降自在に構成されている。
 続いて第2の実施の形態の作用を説明する。図12はガスクラスターを下方側の第1のノズル部6から照射した際の付着物の飛散の様子を示す。例えばウエハWの下面側45°の角度からガスクラスターを照射した場合に、付着物10はガスクラスター3により破壊されて飛散し、飛散する付着物10の一部はウエハWの周縁部に沿って表面側に回り込もうとする。しかし遮蔽板89が設けられているため、飛散物は遮蔽板89により遮られ、当該遮蔽板89にて跳ね返って、ウエハWの外方向に向かう。そして第2の真空室41は、底部の排気ポート45にて真空引きされていることから、飛散物は排気ポート45に向かうこととなる。従ってウエハWの周縁部から剥離した付着物10のウエハWの表面への再付着を抑制することができる。
 またガスクラスターは、ウエハW上におけるガスクラスターの照射位置が周方向に互いに異なるように第1のノズル部6及び第2のノズル部90を設置して、第1のノズル部6及び第2のノズル部90から同時にガスクラスターを照射した時に互いのガスクラスターが干渉しないようにしてもよい。また第1のノズル部6、第2のノズル部90から別々のタイミングでガスクラスターを照射してもよく、例えば、第2ノズル部90からガスクラスターを照射してウエハWを360°回転させた後、第2のノズル部90からの照射を停止して、第1のノズル部6からガスクラスターを照射してウエハを360°回転させるようにしてもよい。
 本発明は、第1の実施の形態のパージガスノズル80と第2の実施の形態の遮蔽板89とを備える構成とし、ウエハWの周縁部から剥離した付着物をパージガスにより、ウエハWの外方に吹き飛ばす作用と遮蔽板89によりウエハWの表面に回り込むことを防ぐ作用との両方を得るようにしてもよい。
(実施例1)
ベアシリコンウエハの表面に高さh=100nm、幅d=45nm、長さL=600nmの大きさの矩形のポリシリコンのパターンを図13に示すように幅方向に500nmの離間寸法aに設定して千鳥状に配置したパターン群を形成した。そしてこのパターン群の真上から、ウエハの表面とその軸線とが直交するようにノズル部6を配置し、当該ノズル部6からCOにより形成されるガスクラスターをパターン群に照射した。なお、ノズル部6のオリフィスとパターン群(ウエハの表面)との距離は1cmである。ノズル部6の内部の温度は20℃に設定し、圧力は3MPa、4MPa及び5MPaの3通りに設定した。
各圧力におけるガスクラスター照射後のパターン群の状態をSEM写真である図14、図15及び図16に夫々示す。ノズル部6の内部の圧力(オリフィスの一次側の圧力)が3MPaの場合にはパターンは傾倒することはなかった。前記圧力が4MPaの場合にはパターンの傾倒率は5%程度であり、ほとんど倒れないことがわかる。前記圧力が5MPaの場合には、パターンの傾倒率は100%となっていた。
図17は、ノズル部6の内部の圧力とパターンの傾倒率との関係を示す。この結果からCOの圧力を気液境界線の示す圧力に近づけることによりパターンの傾倒率が急激に上昇することがわかる。従って既述のように本発明のCOガスの温度における沸騰洗浄の圧力よりも少し低い圧力であって、強固なガスクラスターが得られる圧力とは、ガスクラスターを例えば上記のパターンに照射したときに、当該パターンの状態を観察することにより特定される。
 (実施例2)
 本発明を評価するために実施の形態の基板洗浄方法を用いて、次のような評価試験を行った。まずウエハWに有機膜によりレジスト膜を形成した後、プラズマによるエッチング処理を行った。その後当該ウエハW(直径30cm)の裏面周縁部に、COのガスクラスターの照射を行った場合(実施例)と、ガスクラスターの照射を行わない場合(比較例)とで、ウエハW周縁部の状態を比較した。ノズル部6内に供給するCOは、20℃の雰囲気温度下で、5MPaの圧力に設定し、第2の真空室41内の圧力は30Paに設定した。ウエハWに対するガスクラスターの照射角度は90°に設定した。図18はその結果を示し、実施例と比較例の夫々における、ウエハWの周縁部の各部位P1~P6のSEM写真による観察結果である。P1、P2はウエハWの裏面部、P3、P4はベベル部、P5、P6は側面部に設定した。
 比較例のウエハWでは、ベベル部(P3、P4)や、側面部(P5、P6)において付着物が300nm程度の厚さで確認され、裏面部(P1、P2)においても付着物が確認される。これに対して実施例のウエハWでは、裏面部(P1、P2)に付着物が付着しておらず、ベベル部、側面部においても、付着物はほとんど残っていないことがわかる。ウエハWのベベル部や側面部には、付着物が付着しやすいが、本発明の基板洗浄方法を用いた場合には、ウエハW周縁部の付着物を確実に除去できるということが裏付けられている。

 

Claims (11)

  1.  基板の裏面または周縁部に付着している付着物を除去する基板洗浄方法において、
     基板を保持部に保持する工程と、
     前記基板の置かれる処理雰囲気の圧力よりもその内部の圧力が高いノズル部から処理雰囲気に二酸化炭素ガスを含む洗浄用ガスを吐出し、断熱膨張により二酸化炭素ガスの原子または分子の集合体であるガスクラスターを生成する工程と、
     前記ガスクラスターを基板の裏面または周縁部に照射して付着物を除去する工程と、を含み、
     前記ノズル部の内部の圧力は、当該内部のガス温度における二酸化炭素の沸騰線に相当する圧力よりも少し低い圧力であって、強固な二酸化炭素のガスクラスターが得られる圧力であることを特徴とする基板洗浄方法。
  2.  洗浄用ガスは、二酸化炭素ガス及びヘリウムガスを含むことを特徴とする請求項1記載の基板洗浄方法。
  3.  前記ガスクラスターを基板の裏面または周縁部に照射しているときに、当該基板の表面側からパージガスを当該表面側に供給する工程を含むことを特徴とする請求項1に記載の基板洗浄方法。
  4.  前記ガスクラスターを基板の裏面または周縁部に照射して付着物を除去する工程は、基板から剥がれた付着物が基板の表面側に再付着することを抑えるために、基板の表面側における外縁よりも基板の中央寄りに、基板とは隙間を開けて遮蔽部材を位置させた状態で、行われることを特徴とする請求項1に記載の基板洗浄方法。
  5.  基板は円形であり、前記保持部を回転させながら、前記ガスクラスターを基板の裏面または周縁部に照射することを特徴とする請求項1に記載の基板洗浄方法。
  6.  排気口を有する処理室内に設けられ、基板を保持するための保持部と、
     前記保持部に保持された基板の裏面または周縁部に付着している付着物を除去するために当該基板の裏面または周縁部にガスクラスターを照射するためのノズル部と、
     前記ノズル部に二酸化炭素ガスを含む洗浄用ガスを供給するためのガス供給部
    と、
     前記ノズル部の内部の圧力を調整するための圧力調整部と、
    前記ノズル部と基板保持部とを相対的に移動させるための移動機構と、を備え、
     前記ノズル部の内部の圧力は、当該内部のガス温度における二酸化炭素の沸騰線に相当する圧力よりも少し低い圧力であって、強固な二酸化炭素のガスクラスターが得られる圧力に設定されていることを特徴とする基板洗浄装置。
  7.  洗浄用ガスは、二酸化炭素ガス及びヘリウムガスを含むことを特徴とする請求項6に記載の基板洗浄装置。
  8.  前記ガスクラスターを基板の裏面または周縁部に照射しているときに、当該基板の表面側からパージガスを当該表面側に供給するためのパージガス供給部を含むことを特徴とする請求項6に記載の基板洗浄装置。
  9.  前記ガスクラスターを基板の裏面または周縁部に照射することにより基板から剥がれた付着物が基板の表面側に再付着することを抑えるために、基板の表面側における外縁よりも中央寄りに、基板とは隙間を開けて遮蔽部材を設けたことを特徴とする請求項6に記載の基板洗浄装置。
  10.  基板は円形であり、前記保持部を基板の中心部を軸として回転させるための回転機構を備えたことを特徴とする請求項6に記載の基板洗浄装置。
  11.  真空雰囲気下で基板を搬送する真空搬送室と、
     この真空搬送室に仕切りバルブを介して接続され、基板に対して真空処理を行う真空処理モジュールと、
     前記真空搬送室に仕切りバルブを介して接続され、前記真空処理モジュールにて真空処理された基板の裏面及び周縁部の少なくとも一方を洗浄するための請求項6に記載された基板洗浄装置と、を備えた真空処理システム。
