Definitions
- the present invention relates to a composite substrate having a gallium nitride crystal layer, and a functional device using the same.
- Gallium nitride crystal has attracted attention as an excellent blue light emitting element, is put to practical use in a light emitting diode, and is expected as a blue-violet semiconductor laser element for an optical pickup.
- the conventional gas phase method it is difficult to bend dislocations accompanying crystal growth, so as in the case of using ELO or PSS sapphire on the surface of the seed crystal, forced dislocation reduction is not performed to reduce dislocations. It was difficult.
- dislocations in the seed substrate are taken over, but since edge dislocations are bent and dislocations are assembled to reduce defect density with crystal growth, forced dislocation reduction is not caused. The crystal quality can be improved over the seed substrate.
- Patent Document 1 Japanese Patent Application Laid-Open No.
- the surface of a GaN seed crystal film is processed by mechanical processing (scratch), dry etching, wet etching over the entire surface to make the surface random asperity, and a flux method is applied thereon.
- a gallium nitride crystal layer is grown.
- patent document 3 Unexamined-Japanese-Patent No. 2010-1632878
- a stripe-shaped recessed part is formed in the surface of a sapphire substrate, and a projection is left between recessed parts.
- a seed crystal film of GaN is formed on the upper surface of the protrusion, and a polycrystalline film is formed on the wall surface of the recess.
- a thick gallium nitride crystal layer is grown thereon by the Na flux method, and the obtained gallium nitride crystal layer is peeled off from the sapphire substrate.
- patent document 4 Unexamined-Japanese-Patent No. 2011-105586
- a microstep is provided in a seed crystal film, and the reduction
- patent document 5 (WO 2011-004904 A1), many stripe-shaped seed crystal films which consist of GaN are arranged on a sapphire substrate, and the surface of a sapphire substrate is exposed between the adjacent seed crystal films. Then, the gallium nitride crystal layer grown by the flux method is naturally peeled from the sapphire substrate, and the crack is suppressed.
- the inventors have studied epitaxial growth of a gallium nitride crystal layer on a gallium nitride seed crystal by a flux method. In particular, it has been considered to manufacture a composite substrate of a gallium nitride crystal layer and a support substrate.
- gallium nitride crystals are grown on flat gallium nitride seed crystals by the flux method, so the nucleation points become random, so the in-plane distribution of dislocation density tends to vary, and a high quality substrate is manufactured in the entire area. It was difficult. For this reason, although the inventor examined various techniques in the prior art, it is difficult to reduce the transition density of the gallium nitride crystal layer grown by the flux method and to suppress its in-plane distribution, and further improvement is required. In addition, there is a problem in productivity because it is necessary to secure a sufficient growth thickness to enable self-standing without a supporting substrate by utilizing a technology in which the obtained gallium nitride crystal layer is peeled off from the sapphire substrate.
- An object of the present invention is to reduce the transition density of a gallium nitride crystal layer and suppress the in-plane distribution of the transition density in a composite substrate in which a gallium nitride crystal layer is formed on a gallium nitride seed crystal by a flux method.
- the present invention relates to a seed crystal comprising a gallium nitride single crystal, in which a conical or truncated conical projection is regularly arranged on the seed crystal growth surface, and a seed crystal growth surface. And a gallium nitride crystal layer having a thickness of 100 ⁇ m or less directly formed by a flux method.
- the present inventors have conceived of suppressing peeling of the gallium nitride crystal layer from the supporting substrate by thinning the thickness of the gallium nitride crystal layer formed on the seed crystal film by the flux method to 100 ⁇ m. Since the gallium nitride crystal layer can be made thin and transition can be reduced, a thin film and low transition gallium nitride crystal layer integrated with the support substrate can be obtained without peeling from the support substrate. In addition to this, by thinning the gallium nitride crystal phase formed by the flux method, the crystal growth time can be remarkably shortened, and the productivity is remarkably improved. However, in such a thin film, the in-plane distribution of the penetration transition tends to be large.
- the present inventors conceived to arrange pyramidal or truncated pyramidal projections regularly on the surface of a gallium nitride seed crystal and directly epitaxially grow a gallium nitride crystal layer thereon by a flux method.
- the starting point of the crystal growth portion can be determined, the defect association and annihilation can be efficiently promoted. Therefore, we succeeded in lowering the defect density of the flux method gallium nitride crystal layer (thin film of 100 ⁇ m or less) grown on top of it and obtaining a composite substrate whose in-plane distribution is further suppressed. I reached.
- the facet growth from the growth starting point is faster than the bottom, the growth can be continued while the dislocation from the bottom is associated and annihilated, and the grains of low defects can be efficiently enlarged.

Description

また組成式〔A1−y(Sr1−xBax)y〕〔(Al1−zGaz)1−u・Du〕O3(Aは、希土類元素である;Dは、ニオブおよびタンタルからなる群より選ばれた一種以上の元素である;y=0.3~0.98;x=0~1;z=0~1;u=0.15~0.49;x+z=0.1~2)の立方晶系のペロブスカイト構造複合酸化物も使用できる。
