- the guide blocks 79a1, 79a2, 79b1, 79b2 are fixed to the saddle 77 and move along the guide rails 78a, 78b. Therefore, the weight of the upper part from the saddle 77 is supported by the four guide blocks.
- linear motion guides 76c and 76d are installed in parallel to the X axis, and the top table 73 is movable in the X direction along the linear motion guides 76c and 76d.
- the top table 73 can be moved in the X direction by rotating the ball screw 71a by the servo motor 70a and driving the movable portion 72a.
- the top table 73 can be moved in the Y direction by rotating the ball screw 71b by the servo motor 70b and driving the movable portion 72b.
- Encoders 74a and 74b are attached to the servomotors 70a and 70b, respectively.
- Linear encoders 6a and 6b for measuring the position of the XY table 4 are attached to the positions of the movable portions 72a and 72b, respectively. Therefore, the position of the top table 73 is not directly measured by the linear encoders 6a and 6b.
- the force acting during acceleration is illustrated in the side view of the XY table 4 shown in FIG. 15, and the moment balance is considered.
- the load R received by the guide block by the inertia force from the moment balance is expressed by the following equation.
- R M 1 aH 1 / 2L (8)
- the positional deviation ⁇ Y 1 of the top table due to pitching is eventually a function of the acceleration a. Therefore, the correction amount corresponding to the pitching is determined as a function of the acceleration a.
- the case of accelerating in the Y direction has been described as an example, but the same phenomenon occurs in the X direction, and in the case of acceleration / deceleration in the X direction, the upper part from the top table rotates by pitching. Therefore, a positional shift proportional to the acceleration in the X direction also occurs in the X direction.
- FIG. 17 shows the state of shear deformation when the XY table 4 is accelerated and decelerated in the Y direction.
- acceleration / deceleration an inertial force is applied as shown in Expression (7), so that deformation occurs in the direction in which the inertial force acts. - FIG. 18 it is assumed that pitching and shear deformation occur simultaneously, but the deformation compensation process is effective even in the case of only pitching deformation or only in the case of shear deformation.
- Embodiment 10 With respect to the XY table 4 having the same structure as that of the ninth embodiment, when the position of the top table 73 is not at the center of the processing machine but at a biased position as shown in FIG. In addition, due to the deviation of the top table position, yawing, which is rotation around the Z axis perpendicular to the X axis and the Y axis, occurs. FIG. 20 illustrates the force generated at this time.
- ⁇ Y 3 (X c + X p ) tan ⁇ (18)
- the positional deviation ⁇ Y 3 in the Y direction due to yawing is a function of the top table position X c , the machining position X p , and the yawing angle ⁇ .
- the yawing angle ⁇ depends on the deformation amount of the guide rails 78a and 78b, and the deformation amount of the guide rails 78a and 78b depends on the inertial force Fy2 . - the distance from the machine center of the linear encoder 6b X e, positional displacement [delta] e at the position of the yawing angle and ⁇ linear encoder 6b is represented by the following formula.

Abstract
Description
E1=aΔT2/2 ・・・(2)
P’=P(n)+V(n)ΔT+KaA(n)Z-k ・・・(3)
P’=P(n)+C(P(n)-P(n-k)) ・・・(4)
E2=aΔT2 ・・・(5)
Fy1=-M1a ・・・(7)
R=M1aH1/2L ・・・(8)
F1=Mg/4+M1aH1/2L ・・・(9)
F2=Mg/4―M1aH1/2L ・・・(10)
tanθ=(δab1―δab2)/L ・・・(11)
ΔY1=Htanθ ・・・(12)
ΔY2=Ga ・・・(13)
Fy2=-M2a ・・・(14)
R2=M2aXc/2L ・・・(15)
tanφ=2δR2/L ・・・(16)
δc=Xctanφ ・・・(17)
ΔY3=(Xc+Xp)tanφ ・・・(18)
δe=Xetanφ ・・・(19)
ΔY4=(Xc+Xp-Xe)tanφ ・・・(20)
ΔY5=(Xc+Xpl―Xe)tanφ ・・・(21)
ΔY6=(Xc+Xpr―Xe)tanφ ・・・(22)
