Abstract

 耐久性が高くてローコストのコンタクトとその製造方法を提供する。バッテリー用コネクタに用いるコンタクトの繰返し破断回数を実験的に調べた。コンタクトは、板幅が0.1mm以上1mm以下のものを用いた。表面粗さRaが0.040μm、0.080μm、0.120μm、0.180μmのサンプルを用いて繰返し破断回数を調べたところ、表面粗さRaが小さいほど繰返し破断回数は大きくなった。特にバッテリーコネクタの動作回数3000回を満足させようとすれば、表面粗さRaは0.200μm以下であればよいことが分かった。また、安全係数を2として、動作回数6000回を満足させようとすれば、表面粗さRaは0.080μm以下であればよい。

Description

コンタクト及びその製造方法
 本発明はコンタクト及びその製造方法に関する。たとえば、ハウジングに組み込まれてコネクタを形成するコンタクトに関し、また当該コンタクトの製造方法に関する。
 フレキシブルプリント基板などを接続するためには、配線基板に実装された小型コネクタが使用される。このコネクタに使用されるコンタクトには、板厚100μm前後の金属板を用いることが多い。
 上記のようなコンタクトの製造方法としては、薄い金属板をプレスによって打ち抜く方法が一般的である。プレスによる製造方法では、たとえば図1(A)に示すように、薄い金属板11をプレス用のダイ12の上に置き、ダイ12の上方からプレス型14を下降させ、図1(B)に示すように、ダイ12の打抜き孔13とプレス型14とによって金属板11を剪断破壊させてコンタクト15を製造する。こうしてプレス加工によって打ち抜いたコンタクト15では、その打ち抜き面に微細な凹凸が生じている。プレスによって打ち抜かれた金属板の切断面(顕微鏡写真)を図2に示す。図2に示すように、プレス加工により打ち抜かれた金属板の切断面には、上面側から下方へ順に、滑らかなアール形状(round shape)を有するダレ面D1、光沢があり縦筋の並んだ剪断面D2、金属材料をむしり取ったような破断面D3、バリの生じた返り面D4が形成される。特に、この切断面においては、図2においてD2で示した剪断面が最も高低差の大きな凹凸となっていて、表面からもっとも高く飛び出ている。なお、図2は、図1及び図3とは上下が逆転している。
 金属板に図2のような切断面が生じるメカニズムを図3(A)-図3(D)に示す。図3(A)に示すように、プレス型14が下降すると、プレス型14の下面が金属板11に接触して金属板11を下方へ押し下げる。プレス型14が金属板11を打ち下げると、図13(B)に示すように、金属板11のうちプレス型14の刃面側とダイ12の刃側面側にそれぞれダレ(D1)が発生する。さらにプレス型14が下降すると、金属板11がプレス型14とダイ12によって剪断応力を受け、ダレ(D1)に続けて剪断面(D2)が生じる。さらにプレス型14が下降すると、図3(C)に示すように、プレス型14の刃先とダイ12の刃先より金属板11にそれぞれクラック16が発生する。このときプレス型14の刃側面とダイ12の刃側面がせん断面となり、クラック16が破断面(D3)となる。ついで、図3(D)に示すように、プレス型14側のクラック16とダイ12側のクラック16がつながり、打ち抜きが完了する。したがって、プレス型14が金属板11内に2/3程度入った段階で抜き加工が完了する。プレス型14側のクラック16とダイ12側のクラック16がつながるためには、プレス型14の側面と打抜き孔13の側面の間に適正な隙間が必要になる。この隙間をクリアランスと呼ぶが、クリアランスのためにコンタクト15の端にバリ(D4)が発生する。
 コンタクトは、繰返し動作を長時間行うと突然破断等の破壊が起こる。このことを疲労破壊と呼ぶ。疲労破壊はいくつかの要因があるが、コンタクトのような板材に繰返し荷重がかかる場合、最大応力が発生するのは板材の表面であり、その表面粗さによる凹部への応力集中が疲労破壊の主要因の1つである。
 プレス加工によってコンタクトを製造した場合、この切断面はコンタクトの外周面となる。コンタクトの接点を相手側電極部に圧接させた場合、その反力によってコンタクトのバネ部(弾性変形部)が撓む。特に、接点圧を高くすれば、バネ部に加わる曲げモーメントもそれだけ大きくなる。このため、接点部分やバネ部などに大きな負荷が加わるが、接点部分やバネ部の表面がプレス加工時の切断面になっていると、その剪断面の凹凸などに応力集中が発生し、コンタクトの繰返し破断回数を低下させるという問題がある。
 特に、コネクタの軽量短小化に伴ってコンタクトも小型化される。そのため、コンタクトにおける最大応力部分の部品断面積に対する凹凸の寸法比率も大きくなり、コンタクトが破断し易くなる。

 本発明は、上記のような技術的課題に鑑みてなされたものであって、その目的とするところは、耐久性が高くてローコストのコンタクトとその製造方法を提供することにある。
 本発明に係るコンタクトは、板幅が0.1mm以上1mm以下で、かつ、応力集中箇所における表面粗さRaが0.2μm以下であることを特徴としている。かかるコンタクトによれば、表面粗さRaが0.2μm以下であるので、コンタクトの応力集中で破断が発生しにくくなり、バッテリーコネクタの場合3,000回以上の動作回数が可能になる。
また、板幅が0.1mm以上1mm以下であれば、耐久性がほぼ同等で品質を安定させることができる。
 本発明に係るコンタクトのある実施態様は、表面粗さRaが0.08μm以下であることを特徴としている。かかる表面粗さRaであれば、バッテリーコネクタの場合6,000回以上の動作回数が可能になる。
 本発明に係るコンタクトの別な実施態様は、表面粗さRaが0.04μm以上であることを特徴としている。エッチングや研磨によって0.04μmよりも小さな表面粗さRaにすると、コンタクトとしての機能を保つのに必要な板幅や板厚が小さくなるためである。
 本発明に係るコンタクトの第1の製造方法は、本発明に係るコンタクトの製造方法であって、プレスによる打ち抜き加工によりコンタクトを製造する工程と、前記工程により作製されたコンタクトの表面を、表面粗さRaが0.2μm以下となるようにエッチング又は研磨する工程とを備えたことを特徴とする。かかる製造方法によれば、プレスによる打ち抜きとエッチング(化学研磨)又は研磨(バフ研磨、電解研磨など)とによってコンタクトを製造するので、耐久性の高いコンタクトを安価に製造することができる。
 本発明に係るコンタクトの第2の製造方法は、本発明に係るコンタクトの製造方法であって、電極板の上にレジスト膜を形成する工程と、前記レジスト膜に露光及び現像を施してキャビティを開口する工程と、前記キャビティ内に電鋳法によってコンタクトを成形する工程と、前記レジスト膜と分離したコンタクトの表面を、表面粗さRaが0.2μm以下となるようにエッチング又は研磨する工程とを備えたことを特徴としている。かかる製造方法によれば、フォトリソグラフィと電鋳法によりコンタクトを作製した後、エッチング(化学研磨)又は研磨(バフ研磨、電解研磨など)によって容易に表面粗さRaを小さくできる。
 本発明に係るコンタクトの第3の製造方法は、本発明に係るコンタクトの製造方法であって、電極板の上にドライフィルムレジストを密着させて貼り付ける工程と、前記ドライフィルムレジストの表面に保護フィルムを残したままで前記ドライフィルムレジストに露光及び現像を施してキャビティを開口する工程と、前記キャビティ内に電鋳法によってコンタクトを成形する工程と、前記ドライフィルムレジストと分離したコンタクトの表面を、表面粗さRaが0.2μm以下となるようにエッチング又は研磨する工程とを備えたことを特徴としている。ドライフィルムレジストに保護フィルムを残したままで露光現像を行うと、コンタクトの表面に凹凸が生じるが、エッチング(化学研磨)又は研磨(バフ研磨、電解研磨など)を行えばコンタクトの表面粗さRaを小さくできる。
 本発明に係るコンタクトの第4の製造方法は、本発明に係るコンタクトの製造方法であって、電極板の上にレジスト液を塗布してレジスト膜を形成する工程と、LIGAプロセスによって前記レジスト膜にキャビティを開口する工程と、前記キャビティ内に電鋳法によってコンタクトを成形する工程とを備えたことを特徴としている。LIGAプロセスによれば、キャビティの壁面を滑らかに形成することができるので、後工程でエッチングや研磨を行うことなく、表面粗さRaの小さなコンタクトを製造することができる。
 本発明に係るコンタクトの第5の製造方法は、本発明に係るコンタクトの製造方法であって、電極板の上にレジスト液を塗布してレジスト膜を形成する工程と、UV-LIGAプロセスによって前記レジスト膜にキャビティを開口する工程と、前記キャビティ内に電鋳法によってコンタクトを成形する工程とを備えたことを特徴としている。UV-LIGAプロセスによれば、キャビティの壁面を滑らかに形成することができるので、後工程でエッチングや研磨を行うことなく、表面粗さRaの小さなコンタクトを製造することができる。
 本発明に係るコンタクトの第6の製造方法は、本発明に係るコンタクトの製造方法であって、電極板の上にドライフィルムレジストを密着させて貼り付け、表面の保護フィルムを取り除いて感光層を露出させる工程と、非酸素雰囲気中において前記感光層に露光及び現像を施してキャビティを開口する工程と、前記キャビティ内に電鋳法によってコンタクトを成形する工程とを備えたことを特徴としている。ドライフィルムレジストのを密着させて貼り付け、表面の保護フィルムを取り除いて露光すればキャビティの壁面を滑らかに形成することができるので、後工程でエッチングや研磨を行うことなく、表面粗さRaの小さなコンタクトを製造することができる。しかし、保護フィルムを除くと感光層によっては酸素阻害を起こすので、これを防ぐために非酸素雰囲気中において露光現像を行う。
 本発明に係るコンタクトの第7の製造方法は、本発明に係るコンタクトの製造方法であって、電極板の上に、保護フィルムの滑剤の透明度又は粒子形状又は粒径を調整されたドライフィルムレジストを密着させて貼り付ける工程と、前記ドライフィルムレジストに露光及び現像を施してキャビティを開口する工程と、前記キャビティ内に電鋳法によってコンタクトを成形する工程とを備えたことを特徴としている。保護フィルム中の滑剤を選定すれば、キャビティの壁面を滑らかに形成することができるので、後工程でエッチングや研磨を行うことなく、表面粗さRaの小さなコンタクトを製造することができる。
 なお、本発明における前記課題を解決するための手段は、以上説明した構成要素を適宜組み合せた特徴を有するものであり、本発明はかかる構成要素の組合せによる多くのバリエーションを可能とするものである。

 以下、添付図面を参照しながら本発明の好適な実施形態を説明する。但し、本発明は以下の実施形態に限定されるものでなく、本発明の要旨を逸脱しない範囲において種々設計変更することができる。
(コネクタ用のコンタクト)
 図4及び図5を参照してコネクタ用のコンタクトを説明する。図4は、コネクタ用のコンタクト31(コネクタ用接続端子)の斜視図である。図5は、このコンタクト31を組み込んだコネクタ41の断面図である。
 図4に示すように、コンタクト31は、固定片32と可動片33をほぼ平行に配置し、固定片32のほぼ中央部上面と可動片33のほぼ中央部下面を両片32、33にほぼ垂直な連結部34で接続した形状となっている。可動片33の先端部下面には、三角突起状をした可動接点35が設けられており、可動片33の後端部はカム部によって可動片33を傾動させるための操作受け部36となっている。また、固定片32の上面の、可動接点35と対向する位置には、溝部37と抜止め用突起38が設けられている。
 コンタクト31は、図5に示すように、コネクタ41のハウジング42内に組み込まれている。コンタクト31は、固定片32をハウジング42の挿入孔43内に圧入して固定されている。固定片32の後端部上面と操作受け部36の下面との間には、操作受け部36を押し上げるためのカム部44が位置している。カム部44は操作レバー45と一体に形成されており、操作レバー45を立てたり、倒したりすることによってカム部44が回転する。操作レバー45を立てた状態では、カム部44は横に倒れていて操作受け部36に力を及ぼしていない。したがって、このときには可動接点35と固定片32の間の隙間は広くなっており、可動接点35と固定片32の間の隙間にフレキシブルプリント基板46の端部を抜き差しすることができる。
 操作レバー45が立っていて可動接点35と固定片32の間の隙間が広くなっている状態で、この隙間にフレキシブルプリント基板46の端部を挿入し、操作レバー45を倒すとフレキシブルプリント基板46がコネクタ41に接続される。すなわち、上記隙間にフレキシブルプリント基板46の端を挿入し、操作レバー45を倒すと、それによってカム部44が回転し、カム部44が縦になる。その結果、操作受け部36がカム部44によって押し上げられ、可動片33が傾いて可動接点35が下方へ下がる。そして、可動接点35がフレキシブルプリント基板46の電極部(図示せず)に圧接し、フレキシブルプリント基板46は可動接点35と溝部37及び抜止め用突起38との間に撓ませられた状態で掴まれ、抜け止めされる。
(バッテリーコネクタ)
 つぎに、たとえば携帯用電子機器に使用されるバッテリーの電極パッドに接触させて充電を行わせるためのコネクタについて説明する。図6は、バッテリーコネクタ51の断面図である。
 このコネクタ51は、図6に示すように、コネクタハウジング52内に複数本のコンタクト53を納め、コネクタハウジング52の前面からコンタクト53の一部を突出させたものである。
 コンタクト53は、固定部54、弾性部55、接触部56及び掛止部57から構成されている。コンタクト53の固定部54は、コネクタハウジング52の内面に沿って延在しており、下端部をコネクタハウジング52に固定されている。
 コンタクト53の弾性部55は、略S字形状となっており、コンタクト53が前後方向に十分な付勢力を発生できるようになっている。
 コンタクト53の接触部56は、弾性部55の前端から略U字形状または円弧状をなして後方に湾曲している。
 コンタクト53の掛止部57は、接触部56の端部からさらに下方に折り返されて形成されており、この掛止部57がコネクタハウジング52の開口部に設けられたコンタクトサポート部58に掛止されている。
 このコネクタ51は、携帯機器用のバッテリー59に接触されるものである。すなわち、コネクタ51にバッテリー59が押し当てられると、接触部56がバッテリー59の電極部60に接触して撓み、コネクタ51からバッテリー59へ充電用の電流が供給される。
(コンタクトの表面粗さ)
 このようなバッテリーコネクタ用のコンタクトを一例として、その表面粗さRa(両側面と垂直な外周面における表面粗さRa)と繰返し破断回数との関係について調べた。ここで、表面粗さ(算術平均粗さ)Raとは、つぎのように定義される。ある断面の表面形状を考えるとき、その表面に垂直な方向(高さ方向)にy軸をとり、表面に平行な方向にx軸をとり、その表面形状を粗さ曲線y=f(x)で表わす。ただし、x軸は平均線と一致するように定める。すなわち、高さ方向の原点(y=0の位置)は、表面粗さを考える領域(x=0からx=Lまで)において、下記数式1を満たすように定める。そして、当該領域[0、L]において下記数式2によって求められる値をμm単位で表したものを平均粗さRaという。

 図7は、実験により求めた表面粗さRaと繰返し破断回数との関係を示す。この実験では、Ni系合金からなる板厚が250μmの図6のようなバッテリコネクタ用のコンタクトを用いた。そして、表面粗さRaが0.040μm、0.080μm、0.120μm、0.180μmの4種類のサンプルを作製した。各表面粗さのサンプルについては、板幅が0.1-1.0mmの範囲で、表面粗さRa=0.040μmのサンプルを6種類、表面粗さRa=0.080μmのサンプルを1種類、表面粗さRa=0.120μmのサンプルを1種類、表面粗さRa=0.180μmのサンプルを7種類、作製した。そして、最大応力が1000MPa(ばね限界値)となるように負荷を加えてコンタクトを繰り返し弾性変形させ、コンタクトが破断に至るまでの回数を測定した。こうして測定した個々のデータを図7に黒丸で示す。そして、繰返し破断試験はばらつきが大きい試験方法であるため、繰返し破断試験回数としては、その最小値をとった。図7における直線Kがその表面粗さRaと繰り返し破断回数との関係を示す。
 なお、コンタクトの板厚Tとは、図6及び図4に示すように、コンタクトがある面内で変形するとき、その面に垂直な方向におけるコンタクトの厚み(コンタクトがプレスで打ち抜き加工される場合であれば、素材となる金属板の厚み)であり、板幅wとは上記面内におけるコンタクトの幅である。
 図7によれば、バッテリコネクタの動作回数3,000回を満足するには、コンタクトの表面粗さRaが0.2μm以下であることが必要である。また、バッテリコネクタの動作回数に安全係数として約2倍をかけた繰返し破断回数6,000回を満足させるためには、コンタクトの表面粗さRaを0.1μm以下、好ましくは0.08μm以下にすることが必要である。
 一方、後述のように、エッチングによりコンタクト表面の凹凸を小さくする方法では、表面粗さRaを0.04μm以下にすることができる。しかし、エッチングで凹凸を完全になくすには時間がかかるとともに、表面粗さRaが0.04μm以下になるまでエッチングすると、コンタクトとしての機能を保つのに必要な板幅wや板厚Tが小さくなるため現実的ではない。したがって、コンタクトの表面粗さRaは、0.04μm以上であることが望ましい。
 図8は、コンタクトの板幅wと繰返し破断回数の関係を示す。この測定でも、Ni系合金からなる板厚が250μmの図6のようなバッテリコネクタ用のコンタクトを用いた。
板幅wが0.1-1.0mmの範囲で、板幅wの異なるサンプルを1個ずつ作製した。各サンプルの表面粗さは、その影響が顕著に表れるようにRa=0.18μmとした。そして、最大応力が1000MPa(ばね限界値)となるように負荷を加えてコンタクトを繰り返し弾性変形させ、コンタクトが破断に至るまでの回数を測定した。こうして測定した個々のデータを図8に黒丸で示す。図8によれば、板幅wが0.1mm以上1mmの範囲で繰返し破断回数に有意差は見られない。
 以上より、要求される繰返し破断回数を達成するためには、コンタクトは、板幅が0.1mm以上1mm以下とすることが望ましく、その表面粗さ(特に、応力集中箇所における表面粗さ)Raを0.04μm以上0.2μm以下とするのが好ましく、特に表面粗さRaを0.04μm以上0.080μm以下とすることが望ましい。
(コンタクトの製造方法)
 上記のような板幅と表面粗さRaを有するコンタクトを作製する方法としては、種々の方法があるので、これらを説明する。
[製造方法1]
 図9(A)-図9(D)に示すものは、プレスによる方法である。すなわち、図9(A)は、板厚Tが100μm程度の金属板61を示す。この金属板61を、図9(B)に示すようにコンタクト形状に打ち抜いてコンタクト62を得る。この段階でのコンタクトの表面粗さRaを実測したところ、リン青銅での剪断面の表面粗さRaは0.23μmであった。ついで、図9(C)のコンタクト62の表面をエッチング処理し、図9(D)のように表面の凹凸を除去して平滑化させた。この際に用いたエッチング液は、たとえば佐々木化学薬品株式会社製のエッチング液エスクリーンS-710等を使用した。その結果、表面粗さRaが0.04μm以下のコンタクト62を作製することができた。ただし、表面粗さRaを0.04μm以下にすると、コンタクト62の板厚や板幅もかなり減少するので、プレスによる打ち抜き時に減少分を見込んだ寸法にしておく必要がある。
[製造方法2]
 図9(A)-図9(C)のように金属板61からコンタクト62を打ち抜いた後、コンタクト62の表面を研磨して表面粗さRaを所定範囲に納めるようにしてもよい。研磨方法としては、電解研磨やバフ研磨を用いることができる。
[製造方法3]
 図9(A)-図9(C)のように金属板61からコンタクト62を打ち抜いた後、コンタクト62の表面を金属で被覆処理してもよい。たとえば、金属材料をコンタクト62の表面にメッキしたり、真空蒸着したりすることができる。表面粗さRaの大きなコンタクト62に金属で被覆処理すると、被覆金属が凹部内に埋まるので、表面粗さRaが小さくなる。
[製造方法4]
 図10(A)-図10(G)は、フォトリソグラフィと電鋳法を用いる方法である。まず、図10(A)のような電極板71の上面にネガレジストを塗布し、図10(B)のようにレジスト膜72を成膜する。図10(C)に示すように、レジスト膜72の上にフォトマスク73を重ねて露光し、ついで図10(D)に示すように現像する。露光領域は不溶化するので、マスクで覆われていて露光しなかった領域のレジスト膜72は除去され、その跡にコンタクト形状のキャビティ74ができる。この後、図10(E)に示すように、電極板71を電極としてキャビティ74内に金属材料を析出させ、キャビティ74内にコンタクト75を成形する。図10(F)のように電極板71の上のレジスト膜72を除去した後、図10(G)のように電極板71からコンタクト75を離型する。このような方法によれば、後処理を必要とせず、直接的に表面粗さRaが0.2μm以下や0.080μm以下のコンタクトを作製することができる。
 この方法では、詳細にいえば、さらにいくつかの方法に分けることができる。第1は、レジストとしてたとえば化薬マイクロケム社製Su-8等の厚膜用レジストを使用してUV-LIGAプロセスによりレジスト膜をパターニングする方法である。この方法に寄れば、外周面に凹凸のない滑らかなコンタクトを作製することができる。
 第2の方法は、ドライフィルムレジストを使用するものである。ドライフィルムレジストは、感光層の表面に保護フィルムが貼られている。この保護フィルムは内部に滑材を含んでいるので、保護フィルムを貼ったままで露光すると、滑材のためにキャビティの壁面に筋ができ、それがコンタクトに転写される。したがって、ドライフィルムレジストを用いる場合には、保護フィルムを剥がして感光層だけをレジスト膜として用いるようにすれば、外周面に筋のつかない滑らか外周面のコンタクトを製造することができる。ドライフィルムレジストの感光層が酸素阻害を起こす特性である場合は、感光層から保護フィルムを剥がし、N雰囲気下等の酸素のない環境か真空雰囲気下で露光を行ってもよい。
 第3の方法は、LIGAプロセスを使用する方法である。この方法では、レジストとしてポリメチルメタクリレート(PMMA)を使用し、露光時には紫外線照射に代えてSR光X線を照射し、フォトマスク上のX線吸収体のパターンをレジスト膜に転写させる。する ことで、壁面に凹凸ない金属部品を作成する。
[製造方法5]
 この製造方法では、図10(B)の工程において電極板71の上にドライフィルムレジストを貼ってレジスト膜72を形成する。このときドライフィルムレジストの保護フィルムを剥がさないで、感光層(レジスト膜)の上に保護フィルムを残しておく。ついで、製造方法4と同様に図10(C)-図10(G)のフォトリソグラフィや電鋳の工程などを経てコンタクト75を製造する。
 しかし、ドライフィルムレジストは、製造工程でロール巻取りを行うため、その際の滑り性向上させる目的で、保護フィルム中に滑剤と呼ばれる粒子を混入させている。レジスト膜を形成するためにドライフィルムレジストを用いる場合、ドライフィルムレジストの感光層は酸素阻害特性を持つため、酸素に触れないよう保護フィルムを残したままで露光を行う。露光時には、この滑剤が光散乱を発生させ、光の強度分布が変化してレジスト膜の硬化部と未硬化部の境界に縦スジが発生する。
 したがって、この製造方法5では、図10(G)の段階でのコンタクト75は、外周面の表面粗さRaが大きくなっている。よって、製造方法5では、図10(G)の次工程でコンタクト75をエッチング処理する。エッチング液としては、たとえば佐々木化学薬品株式会社のエッチング液エスクリーンMY-28等を使用すれば、コンタクトの表面粗さRaを0.04μm以下にすることができる。あるいは、エッチング(化学研磨)によらないで、電解研磨やバフ研磨などを行って表面粗さRaを小さくしてもよい。

  1.  板幅が0.1mm以上1mm以下で、かつ、応力集中箇所における表面粗さRaが0.2μm以下であることを特徴とするコンタクト。
  2.  表面粗さRaが0.08μm以下であることを特徴とする、請求項1に記載のコンタクト。
  3.  表面粗さRaが0.04μm以上であることを特徴とする、請求項1に記載のコンタクト。
  4.  請求項1に記載したコンタクトの製造方法であって、
     プレスによる打ち抜き加工によりコンタクトを製造する工程と、
     前記工程により作製されたコンタクトの表面を、表面粗さRaが0.2μm以下となるようにエッチング又は研磨する工程と、
    を備えたコンタクトの製造方法。
  5.  請求項1に記載したコンタクトの製造方法であって、
     電極板の上にレジスト膜を形成する工程と、
     前記レジスト膜に露光及び現像を施してキャビティを開口する工程と、
     前記キャビティ内に電鋳法によってコンタクトを成形する工程と、
     前記レジスト膜と分離したコンタクトの表面を、表面粗さRaが0.2μm以下となるようにエッチング又は研磨する工程と、

     電極板の上にドライフィルムレジストを密着させて貼り付ける工程と、

     前記キャビティ内に電鋳法によってコンタクトを成形する工程と、

     電極板の上にレジスト液を塗布してレジスト膜を形成する工程と、
     UV-LIGAプロセスによって前記レジスト膜にキャビティを開口する工程と、
     前記キャビティ内に電鋳法によってコンタクトを成形する工程と、
    を備えたコンタクトの製造方法。
  9.  請求項1に記載したコンタクトの製造方法であって、
     電極板の上にドライフィルムレジストを密着させて貼り付け、表面の保護フィルムを取り除いて感光層を露出させる工程と、
     非酸素雰囲気中において前記感光層に露光及び現像を施してキャビティを開口する工程と、
     前記キャビティ内に電鋳法によってコンタクトを成形する工程と、
    を備えたコンタクトの製造方法。
