III-V-Halbleiter-Solarzelle mit einer kristallin auf einem Si-Aufwachssubstrat aufgewachsenen III-V-Verbindungshalbleiter-Nutzschicht, ausgebildet als Dünnschicht-Solarzelle.
Description
Beschreibung Titel III-V-Halbleiter-Solarzelle
Die Erfindung betrifft eine III-V-Halbleiter-Solarzelle mit einer III-V-Verbin- d u ng s ha Ibleiter- Nutzschicht. Stand der Technik
Im Rahmen der weilweit intensiven Bemühungen für den Klimaschutz und stimuliert durch die in mehreren Ländern in großem Maßstab verausgabten Fördermittel, hat die direkte Gewinnung elektrischer Energie aus Sonnenlicht, die soge- nannte Photovoltaik, volkswirtschaftlich relevante Größenordnungen erreicht. Entscheidende Faktoren für deren künftige Durchsetzung auch nach weitgehendem Fortfall der Fördermittel sind einerseits die Effizienz der photoelektrischen Energieumwandlung und andererseits die Anlagengestehungs- und -betriebs- kosten.
Die bereits seit längerem zur Erzeugung kleiner Energiemengen (etwa zur Versorgung elektronischer und elektrischer Geräte) eingesetzten Solarzellen auf der Basis von (ein-)kristallinem Silizium haben sich mittlerweile auch im großtechnischen Maßstab etabliert, und zwar vor allem wegen des hohen Wirkungsgrades und der ausgereiften Herstellungstechnik. Ihre Herstellungskosten sind allerdings hoch, was zum einen durch den hohen Preis des Grundmaterials und zum anderen durch erhebliche Materialverluste beim Sägezuschnitt zur Konfektionierung bedingt ist. Vorteile hinsichtlich der Kosten- und Materialparameteroptimierung bieten Dünnschichtsolarzellen, die auf günstige Trägermaterialien (z. B. Glas) zurückgreifen und sich effizienter Herstellungsverfahren, etwa zur Herstellung amorpher Siliziumschichten, bedienen können. Marktgängige Typen von Dünnschichtsolarzellen sind einerseits auf polykristallinen Siliziumschichten basierende Systeme
und andererseits Schichten aus Kupfer-Indium-Gallium-Diselenid (CIGS) oder Kupfer-Indium-Diselenid (CIS). Der wesentliche Nachteil von Dünnschichtsystemen gegenüber herkömmlichen Solarzellen auf der Basis kristallinen Siliziums ist der durch die dünnere photoaktive Schicht bedingte geringere Wirkungsgrad.
Einen höheren Wirkungsgrad haben sogenannte Mehrfachsolarzellen aus III-V- Halbleiterschichten, etwa Gallium-Indium-Phosphid (GalnP), Gallium-Indium- Arsenid (GalnAs) und Germanium (Ge) oder (GaIn)P/(GaIn)As/Ge. Um diese herzustellen, werden die III-V-Halbleiterschichten mittels metallorganischer Gaspha- senepitaxie (MOVPE) auf Germanium (Ge)- oder Galliumarsenid (GaAs)-Substrate epetaktisch aufgewachsen. Nach derzeitigem Stand lässt sich mit derartigen Solarzellen ein Wirkungsgrad von über 40 % erreichen; vgl.

Herstellung ist aber noch teuer, was zum Teil durch die kostspieligen Substrat- materialien bedingt ist. Der praktische Einsatz ist daher bislang auf wenige Sonderfälle beschränkt, wie etwa den Einsatz im Weltraum.
Bekannt ist es, teure Solarzellentypen mit sogenannten Konzentratorzellen einzusetzen, bei denen ein spezielles optisches Bauteil das einfallende Sonnenlicht auf eine relativ kleine Solarzellenfläche konzentriert, in der das einfallende Licht dafür mit hohem Wirkungsgrad in elektrische Energie umgewandelt wird. Auch diese Typen sind aber, wegen der zusätzlich benötigten optischen Bauteile und des relativ komplexen Gesamtaufbaus, nicht billig und konnten daher bislang keine nennenswerten Marktanteile erringen.
Offenbarung der Erfindung
Mit der vorliegenden Erfindung wird eine III-V-Hal bleiter-Sola rzel le gemäß Anspruch 1 vorgeschlagen, die durch die Verwendung eines vergleichsweise kostengünstigen Aufwachssubstrat-Materials und der darauf basierenden, seit langem großtechnisch etablierten Dünnschicht-Herstellungstechnologie erhebliche Kostenvorteile gegenüber den bisher bekannten III-V-Halbleiter-Solarzellen erbringen und daraufhin großtechnische Anwendungen erschließen kann.
Die Erreichung ähnlich hoher Wirkungsgrade wie bei den jüngst vorgestellten III- V-Halbleiter-Höchstleistungssolarzellen mit einem hinsichtlich der Fertigungskosten optimierten Solarzellentyp, bei dem das teure Ge- bzw. GaAs-Substrat durch Si ersetzt ist, bietet ein hohes Potenzial zur künftigen Herstellung großer III-V-Solarzellen-Flächeneinheiten. Deren reduzierte Kosten ermöglichen auch bei Standard-Anwendungen den Verzicht auf Konzentratorsysteme und die Einsparung der durch diese bedingten Kosten. Ein weiterer Vorteil bei der vorgeschlagenen Verwendung von Si-Substraten (im Vergleich zu Ge-Substraten) sind die höhere Bruchfestigkeit, die bessere thermische Leitfähigkeit, ein geringeres Gewicht sowie die praktisch unlimitierte Verfügbarkeit von Si-Substraten nahezu überall auf der Welt. Probleme bei der realen Verfügbarkeit oder politisch determinierte Lieferengpässe, wie sie bei Seltenerdmetallen für die Zukunft von
Experten befürchtet werden, sind bei Silizium auszuschließen. In einer Ausführung der Erfindung ist die III-V-Halbleiter-Nutzschicht in einem Dünnschichtaufbau auf einem kostengünstigen dünnen Träger, etwa aus Glas, angeordnet. Grundsätzlich kommt auch ein dünnes Si-Substrat oder ein anderer an sich bekannter Träger von Dünnschichtsolarzellen hierfür in Betracht. Eine Ausführung der Erfindung sieht vor, dass die oder eine Nutzschicht einen Verbindungshalbleiter aus der Gruppe GalnP, (Ga,In)P/GaAs und GaAs/Ge aufweist.
Speziell handelt es sich hierbei um eine Mehrfachsolarzelle mit mehreren (bis zu mehreren dutzend) monolithisch gestapelten pn-Übergängen in der Nutzschicht.
Eine weitere Ausführung der Erfindung betrifft eine Solarzelle mit mindestens einer Ausgleichsschicht zwischen dem Silizium-Substrat und der Nutzschicht oder der substratnächsten Nutzschicht zur Vermittlung zwischen den unterschiedlichen Gitterkonstanten des Si-Substrats und der Nutzschicht. In einer Ausgestaltung kann die Ausgleichsschicht eine Si-Ge-Schicht sein oder aufweisen. Darüber hinaus sind aber auch sonstige Schichtzusammensetzungen und -strukturen als Ausgleichsschicht einsetzbar, deren Gitterkonstante im Bereich zwischen den
Gitterkonstanten von Silizium und III-V-Verbindungshalbleitern liegt und die passfähig für den technologischen Gesamtablauf sind.
In einer bevorzugten Ausführung umfasst die vorgeschlagene Solarzelle eine Spannungskompensationsschicht, die einen gegenüber dem Si-Substrat höheren thermischen Ausdehnungskoeffizienten aufweist, zum Ausgleich der unterschiedlichen thermischen Ausdehnungskoeffizienten des Si-Aufwachssubstrats und der III-V-Verbindungshalbleiter-Nutzschicht. Durch diese spezielle Schicht werden mechanische Spannungen zwischen Substrat und Nutzschicht, die zu Mikroschä- den oder gar zu einer vollständigen Zerstörung der Nutzschicht führen können, weitestgehend vermieden.
In einer Ausgestaltung dieser Ausführung ist vorgesehen, dass die Spannungskompensationsschicht a-Silizium oder eine Siliziumverbindung aufweist. Alternativ hierzu kann vorgesehen sein, dass die Spannungskompensationsschicht eine Verbindung eines III- Ha I bleiters in Mischung mit einem Metall, insbesondere Aluminium und/oder Silizium, aufweist. Im Übrigen sind bei der Erfindung bekannte Zusammensetzungen und Aufbauten von Spannungskompensationsschichten einsetzbar, die sich auf die Größe der thermischen Ausdehnungskoeffzienten von Silizium einerseits und von III-V-Halbleiterschichten andererseits einstellen lassen und in den technologischen Gesamtprozess der Schichterzeugung nach fachmännischem Wissen einzuordnen sind.
Eine weitere Ausgestaltung der Erfindung sieht vor, die vorgeschlagene III- V- Halbleiter-Dünnschichtsolarzelle integral mit einem anderen technischen Bauteil, speziell einer elektronischen Schaltung, auszuführen. Bei diesem Bauteil kann es sich aus heutiger Sicht insbesondere um einen sogenannten MEMS-Chip handeln, wie er beispielsweise in der Medizintechnik oder bei ultra-miniaturisierten
Mikrofonen oder auch in Uhren Anwendung findet. Die vorgeschlagene Solarzelle kann dann insbesondere die darin enthaltene elektronische Schaltung mit Energie versorgen, ohne dass zur Energieversorgung eine Verdrahtung erforderlich wäre.
Erfindungsgemäß ist auf ein Herstellungsverfahren hinzuweisen, bei dem die III- V-Verbindungshalbleiter-Nutzschicht auf ein im Herstellungsprozess selbsttragendes Si-Opfersubstrat aufgewachsen und dieses nach den wesentlichen Prozessschritten im Wesentlichen vollständig abgelöst wird.
Als vorteilhaftes Verfahren zum Ablösen der Nutzschicht vom Aufwachssubstrat erscheint das in der DE 102004036803 AI beschriebene Verfahren, welches eine sehr schnelle Abtrennung des Aufwachssubstrats von der gewünschten III- V-Solarzellenstruktur ermöglicht, wobei das Material des Aufwachssubstrats im Wesentlichen erhalten bleibt und daher eine Weiterverwendung (durchaus auch wieder in dem gleichen Verfahrens-Kontext) möglich ist. Die Aufbringung einer Opferschicht auf das Aufwachssubstrat vor dem Aufwachsen der III-V-Halbleiter- Nutzschicht und die spätere Zerstörung nur dieser Opferschicht ermöglicht es also im beschriebenen Zusammenhang, das Konzept des Opfersubstrats dahinge- hend weiter zu entwickeln, dass das eigentliche Substrat bewusst nicht geopfert, sondern wieder verwendet wird.
In einer Ausgestaltung dieser Verfahrensführung ist vorgesehen, dass eine Si-Ge- Schicht zugleich als Ausgleichsschicht und Opferschicht dient und vor dem Auf- wachsen der Nutzschicht auf das Si-Aufwachssubstrat aufgebracht und nach dem Aufwachsen der Nutzschicht hochselektiv geätzt wird. Alternativ hierzu kann vorgesehen sein, dass auf das Si-Aufwachssubstrat zunächst eine Oxidschicht als Opferschicht und darauf in einem Sol-Verfahren eine Si- oder Si-Ge-Schicht als Ausgleichsschicht aufgebracht und nach dem Aufwachsen der Nutzschicht die Oxidschicht hochselektiv geätzt wird.

Vorteile und Zweckmäßigkeiten der Erfindung ergeben sich im Übrigen aus der nachfolgenden Erläuterung von Ausführungsbeispielen anhand der Figuren. Von diesen zeigen:
Fig. 1 eine schematische Querschnittsdarstellung einer ersten erfindungsgemäßen Solarzelle,
Fig. 2 eine schematische Darstellung einer zweiten erfindungsgemäßen Solarzelle,
Fig. 3A und 3B schematische Darstellungen zur Erläuterung einer weiteren
Ausführungsform und Fig. 4A und 4B schematische Darstellungen zur Erläuterung einer weiteren
Ausführungsform.
Fig. 1 zeigt nur die erfindungswesentlichen Komponenten einer III-V-Halbleiter- Solarzelle 10, nämlich ein Si-Substrat 11, eine darauf angeordnete Spannungs- kompensationsschicht 13, eine hierauf aufgewachsene III-V-Verbindungshalblei- ter-Nutzschicht 15, eine ganzflächige Rückseiten-Metallisierung 17 und eine strukturierte transparente Vorderseiten-Metallisierung 19.
Fig. 2 zeigt eine Dünnschicht-Solarzelle 20 mit erfindungsgemäßen Aufbau, der sich durch das Vorsehen eines Dünnschichtsubstrats 21, einer darauf angeordneten Si-Ge-Schicht 24 als Ausgleichsschicht aus dem Herstellungsprozess und einer hierauf aufgewachsenen III-V-Halbleiter-Nutzschicht 25 auszeichnet und bei dem im Übrigen ebenfalls eine Rückseiten-Metallisierung 27 und eine Vorderseiten-Metallisierung 29 vorgesehen sind.
Fig. 3A und 3B zeigen eine weitere Dünnschicht-Solarzellenstruktur während der Herstellung (Fig. 3A) bzw. in einer bevorzugten Applikation (Fig. 3B). Auf einem Si-Aufwachssubstrat 31 wurde zunächst eine SiGe-Gradientenschicht 33, die zugleich als Ausgleichsschicht zur Vermittlung zwischen den unterschiedlichen Gitterkonstanten des Si-Substrats und einer aufzuwachsenden III-V-Halbleiter- Nutzschicht 35 und später als Opferschicht dient, aufgebracht. Nach dem Aufwachsen der Nutzschicht wird auf dieser ein Vorderseiten-Kontaktgitter 39 erzeugt.
Nach hochselektivem Ätzen der SiGe-Gradientenschicht 33 liegt die III-V-Halb- leiter-Nutzschicht 35 mit dem darauf angeordneten Kontaktgitter 39 gewissermaßen als„Rumpf-Solarzelle" 30 vor, während das Si-Aufwachssubstrat für weitere gleichartige Prozesse wiederum zur Verfügung steht. Als Ätzmedium kann hier beispielsweise Chlortrifluorid eingesetzt werden. Fig. 3B verdeutlicht, dass die Solarzellenstruktur 30 mit einem auf der Oberseite mit einer Leitschicht 37 versehenen Funktions-Chip (MEMS-Chip) 38 zu einer integralen Baueinheit verbunden werden kann, wobei dann die Leitschicht 37 zugleich als Rückseitenkontakt der Solarzellenstruktur dient.
Ähnlich wie die Fig. 3A und 3B zeigen Fig.4A und 4B eine erfindungsgemäße Solarzellenstruktur in der Herstellungsphase (Fig.4A) und in einer bevorzugten Kombination mit einem Funktions-Chip als Stromverbraucher (Fig.4B). Die Bezeichnung der einzelnen Schichten ist an diejenige bei Fig. 1 bis 3B angelehnt, und die entsprechenden Komponenten werden hier nicht nochmals erläutert.
Der wesentliche Unterschied zur Ausführung nach Fig. 3A und 3B besteht darin, dass unter der SiGe-Gradientenschicht 43 auf dem Si-Substrat 41 eine Oxidschicht 42 vorgesehen ist, die ausschließlich als Opferschicht für die spätere Ablösung der Nutzschicht-Struktur vom Aufwachssubstrat dient. Die SiGe- Gradientenschicht 43 wird auf der Oxidschicht mittels SOi-Technologie erzeugt. Die Oxidschicht wird später etwa mittels Fluorwasserstoff selektiv abgeäzt, und die fertige Solarzellenstruktur umfasst dann neben der III-V-Halbleiter-Nutz- schicht 45 und der Vorderseiten-Kontaktstruktur 49 auch die SiGe-Gradienten- Schicht 43, die vorher als Wachstumsbasis für die III-V-Nutzschichtstruktur gedient hatte.
Claims
1. III-V-Halbleiter-Solarzelle mit einer kristallin auf einem Si-Aufwachssubstrat aufgewachsenen III-V-Verbindungshalbleiter-Nutzschicht, ausgebildet als Dünnschicht-Solarzelle.
2. Solarzelle nach Anspruch 1, wobei die oder eine Nutzschicht einen Verbindungshalbleiter aus der Gruppe GalnP, (Ga,In)P/GaAs und GaAs/Ge aufweist.
3. Solarzelle nach einem der vorangehenden Ansprüche, mit mindestens einer der III-V-Verbindungshalbleiter-Nutzschicht benachbarten Ausgleichsschicht, insbesondere Si-Ge-Schicht, zwischen einer Tragschicht und der Nutzschicht zur Vermittlung zwischen den unterschiedlichen Gitterkonstanten des Si-Auf- wachssubstrats und der Nutzschicht.
4. Solarzelle nach einem der vorangehenden Ansprüche, mit einer Glas- oder Si- Tragschicht.
5. Solarzelle nach einem der vorangehenden Ansprüche, mit einer Tragschicht, die funktional Bestandteil eines elektronischen Bauelements ist.
6. Solarzelle nach einem der vorangehenden Ansprüche, mit einer der III-V-Ver- bi nd ungs ha Ibleiter- Nutzschicht benachbarten Spannungskompensationsschicht, die einen gegenüber dem Si-Aufwachssubstrat höheren thermischen Ausdehnungskoeffizienten aufweist, zum Ausgleich der unterschiedlichen thermischen Ausdehnungskoeffizienten des Si-Aufwachssubstrats und der Nutzschicht.
7. Solarzelle nach Anspruch 6, wobei die Spannungskompensationsschicht a-Sili- zium oder eine Siliziumverbindung oder eine Verbindung eines III-Halbleiters in Mischung mit einem Metall, insbesondere Aluminium und/oder Silizium, aufweist.
8. Verfahren zur Herstellung einer Solarzelle nach einem der vorangehenden Ansprüche, wobei die III-V-Verbindungshalbleiter-Nutzschicht auf ein im Her- stellungsprozess selbsttragendes Si-Aufwachssubstrat, auf dem eine Opferschicht aufgebracht ist, aufgewachsen und dieses nach dem Aufwachsen durch Zerstörung der Opferschicht abgelöst und durch eine andere Tragschicht ersetzt wird.
9. Verfahren nach Anspruch 8, wobei eine Si-Ge-Schicht zugleich als Ausgleichsschicht und Opferschicht dient und vor dem Aufwachsen der Nutzschicht auf das Si-Aufwachssubstrat aufgebracht und nach dem Aufwachsen der Nutzschicht hochselektiv geätzt wird.
10. Verfahren nach Anspruch 8, wobei auf das Si-Aufwachssubstrat zunächst eine Oxidschicht als Opferschicht und darauf eine Si- oder Si-Ge-Schicht als Ausgleichsschicht aufgebracht und nach dem Aufwachsen der Nutzschicht die Oxidschicht hochselektiv geätzt wird.
