Abstract
[課題]低抵抗と高透過性を併せ持ち、さらに太陽光を効率よくキャリアの励起に利用できる、安価な材料を用いた光入射面側電極を備えた太陽電池、及びその製造方法を提供する。本発明の太陽電池は、光電変換層と、光入射面側の第1電極層と、それに対向する第2電極層とを具備し、前記第1電極層の膜厚が10nm以上200nm以下の範囲にあり、前記第1電極層は、貫通する複数の開口部を有し、前記開口部の1つあたりの面積が80nm2以上0.8μm2以下の範囲にあり、開口部の開口率が10%以上66%以下の範囲にあることを特徴とする。この電池の第1電極層は、微粒子の単粒子層や、ブロックコポリマーの自己組織化によるドットパターンをマスクにエッチングしたり、スタンパーを利用して形成させることができる。
Description
本発明は、メッシュ構造を有する電極を具備した太陽電池、およびその製造方法に関するものである。
無尽蔵、かつ無公害である太陽光エネルギーを直接電気エネルギーに変換する太陽電池は、環境問題、およびエネルギー枯渇問題の観点から重要なキーデバイスであるといえる。
一般的に、太陽電池は、太陽光照射側の光入射面側電極と、対向電極とで半導体光電変換層を挟んだ構造を有する。現在生産されている半導体光電変換層の材料はシリコン(Si)が主流である。Siを用いた太陽電池では、単結晶Siあるいは多結晶SiあるいはアモルファスSi(以下、a-Siということがある)のpn接合、またはpin接合が主に利用されている。また、GaAsなどの化合物半導体、カルコパイライト系化合物半導体を用いた太陽電池も利用されている。用いられている光入射面側電極としては、多くはフィンガー電極とよばれる櫛型状の金属電極であるが、a-Si系太陽電池のように半導体そのものの面抵抗が大きい場合、フィンガー電極ではなく透明導電膜が光入射面側電極として利用されることが多い。
現在、太陽電池の最大の課題は光電変換効率の向上である。太陽電池の光電変換効率は一般に約10~15%程度である。光電変換効率を向上させるために行われてきた従来の改良は、反射損失を低減させるための反射防止膜の形成や受光面テクスチャ構造化、バルクや表面でのキャリア再結合抑制のためのゲッタ層や表面パッシベーション膜の形成などが行われてきた。特に、光取り込み効率を向上させる改良方法としては、半導体層を厚くする、光吸収係数の大きな材料を用いる、あるいは有効入射面積を広くするために埋め込み型電極(特許文献1、2)や裏面電極型太陽電池(特許文献3、4、非特許文献1)を用いるなどの改良が行われてきた。
このほか、電極構造を改良して光透過率の向上や変換効率の改良が検討されている。たとえば特許文献5には、光入射面側電極に光の波長より短い周囲長さを有する周期構造を持たせることによって、ミー散乱を起こさせ、光電変換層側への散乱の割合を増やすことが開示されている。また特許文献6には、入射光と金属電極表面上の表面プラズモンとの共鳴相互作用を有する強化特性によって単位入射光束あたりの変換効率を向上させる技術が開示されている。ただし、この技術は球状デバイスに適用するものに限定されている。
これらの従来の改良技術は、主として有効入射面積の増加など光透過率の向上を目指しているものであり、取り込んだ太陽光をキャリア励起に変換する効率を向上させるものではないため、変換効率の大きな向上は得られていない。

前述のように、従来の光取り込み効率改良技術では、光電変換効率を十分に向上させることができていなかった。
本発明の目的は、このような問題点に対して、導電性と透過性を併せ持ち、さらに太陽光を効率よくキャリアの励起に利用できる光入射面側電極を備えた太陽電池を提供することである。
本発明の一実施態様である太陽電池は、
少なくともp型半導体とn型半導体を含む光電変換層と、
前記光電変換層の光照射面に形成された、金属からなる第1電極層と、

本発明の太陽電池によれば、効率のよい太陽光の取り込みと電極としての導電性とを両立することができる、メッシュ構造を有する金属薄膜電極を有することにより、低抵抗および高透過性を維持しながら、さらに電場の増強効果によって効率よく光電変換を起こすことができる。しかも、この金属薄膜電極は、容易かつ経済的に製造することができる。
以下、本発明の詳細を図示の実施形態によって説明する。
最初に、本発明の原理について詳細に説明する。図1は、本発明の一実施態様による太陽電池の構造を示すものである。ここで、太陽電池は光入射面側の第1電極101と第1電極に対向する第2電極102との間に光電変換層103が挟まれた構造を有している。このような用途に用いることができる光電変換層は種々のものが知られており、それらから任意のものを選択することができる、例えば、単結晶、多結晶、アモルファスSi、GaAsなどの化合物半導体、カルコパイライト系化合物半導体を用いたpn接合型、pin型、タンデム構造型などの光電変換層を用いることができる。ここで、本発明の一実施態様による太陽電池は、受光面に設けられた第1電極101が、金属薄膜に開口部104を有するメッシュ構造を有することを特徴のひとつとしている。ここで、開口部の配置は特に限定はされず、図1(a)のように規則的に配置されてもよいし、図1(b)のようにランダムに配置されていてもよい。
図2は、図1に示されるような太陽電池の垂直方向の断面図である。ここで、第1電極101は金属からなるものであるため、図2に示すように、光電変換層が金属部分で被覆された部分では光が反射して透過せず、開口部のみで光が透過し、光が光電変換層に伝播するのが一般的である。すなわち、電極全体の面積に対する開口部の面積の割合に応じた光が光電変換層に伝播する。そして、この伝播した光の量に応じて電流が発生することが一般的に推定できる。
しかしながら、驚くべきことに、光入射面側の第1電極の構造を特定のものにすることで、光電変換層に伝播した光の量に応じた電流よりも、より多くの電流を発生させることができることを本発明者らは見出した。
この現象は、以下のようなメカニズムによるものと考えられる。まず、すでに公知の事象として、微細開口を有する金属薄膜に光を照射した場合、その微細開口の直径が入射光の波長程度であると、表面プラズモンの励起が起こることが知られている。図3はこの様子を示す概念図である。すなわち、金属薄膜の受光面に光が照射されると、自由電子が光の進行方向と垂直に振動する。この自由電子の振動を金属薄膜の厚さ方向で比較すると、受光面に近いほど振動しやすい。このため、金属薄膜端部の上面側301と下面側304では自由電子の疎密が生じ、金属薄膜の端部に厚さ方向に振動する交流電場302が発生する。その結果、この電場が光電変換層にまで浸透して、金属薄膜端部、すなわち開口部外縁部の直下部303の電場が増強される。このような特定の電極による電場増強効果を従来の電極との差異を、図4を参照しながら説明すると以下の通りである。図4(a)は従来の電極、例えば櫛形電極を用いた場合の電場とそれによる電荷と正孔との分離を説明する概念図である。従来の電極を用いた太陽電池においては、光入射面から入射した光により電場が発生するが、光入射面からの距離が長くなると電場は弱まっていく。一方、図4(b)は本発明による太陽電池における電場を説明するためのものである。先に説明したとおり、電極の金属薄膜端部では電場が増強され、そのために光入射面からより深い部分まで電場が及ぶ。そして、その増強された電場によって再結合が抑制され、光電変換の効率が改良されるものと考えられる。
すなわち、本発明の一実施態様による太陽電池は、メッシュ金属電極を光入射面側の第1電極として用いることにより、金属電極の開口部を透過した光による光電変換に加え、金属電極の微細開口部末端部近傍の電場が増強されて、光電変換層中のキャリアが大量に励起されることによって太陽電池の発電効率が向上していると考えられる。言い換えると、本発明の一実施態様によれば、第1電極の金属部に照射されて光電変換層まで伝播しない光によっても光電変換が行われるということができる。
ここで、本発明の一実施態様による太陽電池における、電場強度のシミュレーションを行った。このシミュレーションはFinite Diffrence Time Domain法(以下、FDTD法という)により行った。シミュレーションは、光電変換層としてSi層、第1電極として厚さ30nmのアルミニウム層を有し、そのアルミニウム層に周期開口を形成させた太陽電池を想定して行った(開口径:140nm、周期(開口中心間距離):200nm)。得られた結果は図5に示すとおりであった。電極端部において増強された電場が発生することが確認された。さらに、光電変換層としてSi層、第1電極として厚さ50nmのアルミニウム層を有し、そのアルミニウム層に周期開口を形成させた太陽電池を空気中にて、第1電極側から、太陽光スペクトルに含まれる500nmの波長の光を照射した場合のシミュレーション結果は図6に示すとおりであった。この結果から、一定以上の大きさの開口(スリット幅)では、電場のz成分が一定であるのに対して、特定の大きさの開口を形成させた場合には、表面電極部の端部で電場が増強されていることがわかる。
また、隣接する二つの開口部の間の距離、言い換えると隣接する二つの開口部に挟まれた第1電極の開口部間に存在する金属の最小部分の距離(以下、開口部間電極幅という)と、その第1電極の端部に現れる局在電場の強さの関係をシミュレーションすると、図7に示す通りである。この結果から、開口部の間の距離が特定の範囲で電場強度がピークを持つことがわかる。これは、開口部間電極幅の平均値が10nmより小さくなると、前記の電極薄膜端部に生じる厚さ方向の交流電場が電極内で打ち消しあい、電場増強効果が無くなってしまうためである。また、開口部間電極幅の平均値が200nmより大きい範囲では、前記の交流電場が相互作用をもたないため電場の強さは一定値となっている。また、電極としての十分な導電性を得るという観点からも開口部間電極幅は10nm以上である必要がある。
上記より、本発明で提案する第1電極は開口部間に存在する金属の最小部分の距離の平均値が10nm以上200nm以下であることが好ましく、30nm以上100nm以下であることがより好ましい。
また、第1電極は、光を透過させるためには開口部の面積が多いほうが有利であるが、一方で第1電極として導電性を高く維持するために、開口部の面積が少ない方が有利である。このような観点から、第1電極層の総面積を基準とした開口部の総面積の割合、すなわち、開口率が10%以上66%以下の範囲にある必要があり、25%以上66%以下であることが好ましい。
開口部間の距離が上記した範囲である場合、単位面積あたりの電場をより強くするために、端部の長さ、言い換えれば開口部外縁部の長さが長い構造の電極が好ましい。具体的には、開口部の形状が円形であり、かつその開口部が周期的に配置され、かつ開口部の直径が同じ場合には、開口部間電極幅が小さいほうが開口部の数が多く、開口部外縁部の長さの合計も長くなり、電場増強効果が強い。一方、開口部の形状が円形であり、かつその開口部が周期的に配置され、かつ開口部間電極幅が同じ場合には、開口部の直径が小さいほうが単位面積当たりの開口部の数が多くなり、開口部外縁部の長さの合計も長くなり、電場増強効果が強いと言える。
ただし、開口部の配列は必ずしも周期的である必要は無く、周期開口、擬周期開口、ランダム開口など、いずれの配置であっても本発明の効果は得られる。故に、本発明は開口部の配列の周期性を限定するものではない。また、開口部の形状も円形に限られない。むしろ、開口部面積が同じであっても、円形よりも星型やC字型などの形状であるほうが開口部の外縁部の長さが長くなるので、電場増強効果の点からは有利である。一方、開口部の形状が円形である場合には、電極の製造が容易になるという利点もある。
上記した通り、電場増強効果は開口部の間の距離や、開口部の形状に依存するが、FTDT法によるシミュレーションの結果、開口部1つあたりの面積が80nm2以上0.8μm2以下の範囲にあることが必要であり、1000nm2以上0.03μm2以下の範囲にあることが好ましい。また、開口部の形状が円形である場合、開口径(開口部の直径)は10nm以上1000nm以下が好ましく、40nm以上200 nm以下であることがより好ましい。
また、第1電極の膜厚は、10nm~200nmの間である必要がある。膜厚が10nmより小さいと、金属膜の抵抗率が高く、十分な導電性が確保できないために変換効率が低下するため好ましくない。一方、膜厚が200nmより大きいと、電場増強効果が光電変換層に十分及ばず、光電変換効率改良の効果が得られないことがあるので好ましくない。
上記したような第1電極の構造によって、第1電極の端部(開口部の外縁部)の電場が増強されるが、その電場増強効果が光電変換層中の半導体層、及び空乏層に及ぶことによって光電変換効率の改良が達成される。このため、空乏層と第1電極との距離が短いことが必要である。具体的には、空乏層の少なくとも一部が、第1電極と光電変換層との接触面から1μm以内の距離に配置されていることが好ましく、500nm以内の距離であることがより好ましい。
以上、本発明の一実施態様による太陽電池の構造を、形状の観点から説明したが、このような構造を構成する材料は、従来知られている任意のものから選択して用いることができる。
本発明において光入射面側の第1電極を構成する金属は、任意に選択される。ここで金属とは、単体で導体であり、金属光沢を有し、延性があり、常温では固体である金属元素からなるもの、およびそれらからなる合金をいう。本発明における電場増強効果は金属電極中への電磁波の進入により誘起されるため、一実施形態では、金属電極を構成する材料は、電子の振動が入射光の電場の振動に追随できる材料が好ましい。言い換えると、材料が平坦は表面を有したバルク体である場合、太陽光の波長域で反射を示す材料が好ましい。また、用いようとする光の波長領域において光の吸収が少ないことが望ましい。このような材料として、具体的にはアルミニウム、銀、金、白金、ニッケル、コバルト、クロム、銅、およびチタンなどが上げられ、このうちアルミニウム、銀、白金、ニッケル、またはコバルトが好ましい。しかしながら、前記入射光の周波数より低いプラズマ周波数を有する金属であれば、これらの限りではない。本発明においては、インジウムのようなレアメタルを用いる必要が無く、典型的な金属材料を用いることが可能である。
光電変換層は、p型半導体とn型半導体から構成されるものが現在最も流通しており、安価で簡便な製造を行うためにはp型半導体とn型半導体から構成されることが好ましい。半導体の材料としては、入手が容易なシリコンを材料とすることが望ましく、単結晶シリコン、多結晶シリコン、アモルファスシリコンなどを採用することができる。このようなシリコンからなる光電変換層のひとつとして、p型シリコンとn型シリコンとを順次積層して構成されたpn接合型光電変換層が挙げられる。ここで、p型/n型シリコンは、それぞれ単結晶、多結晶、または微結晶、アモルファスのいずれであってもよい。しかしながら、一般に単結晶であると光電変換効率が高く、また多結晶であると生産コストが安価になるというメリットがある。また、p型アモルファスシリコンと、ドーピングされていないi型アモルファスシリコンと、n型アモルファスシリコンとを順次積層して構成されたpin接合型光電変換層を用いることもできる。このような光電変換層は、製造コストが安価であるほか、高温時に出力が落ちにくいという利点もある。
また、光電変換層を構成する半導体の材料は、シリコンのみに限られず、GaAsなどのIII-V族化合物半導体やII-VI族化合物半導体、カルコパイライト系などの化合物半導体を用いることもできる。また、光電変換層の構造は、上記した積層構造に限らず、ヘテロ接合、微粒子により形成されるもの、タンデム型、ドット型、ジャンクション型などを採用することも可能であり、本発明において、光電変換層はその構造は限定されるものではない。
また、第一電極に対向する第2電極は、その接触する半導体とオーミック接触をとることができる材料であれば任意のものを採用することが出来る。具体的には第1電極に用いることができる材料を第2電極にも用いることができる。
また、一般的に、反射防止膜や光電変換層裏面の形状工夫などによる、太陽電池の光電変換効率の改良が検討されている。本発明の一実施態様による太陽電池には、これらの改良を本発明による効果を損なわない限り、組み合わせることができる。
次に、本発明の一実施態様である、太陽電池の製造方法について説明すると以下の通りである。
本発明において製造される太陽電池は、光電変換層と、その光電変換層の表面に形成された第1電極と、裏面に形成された第2電極とを具備している。これらを組み立てる順序は特に限定されず、
(1)光電変換層を形成させてから、その一方の面に第1電極、そして反対側の面に第2電極を形成させる方法、
(2)第1電極、または第2電極の上に、半導体を積層すること等により光電変換層を形成させ、さらに光電変換層の上に際2電極または第1電極を形成させる方法、
のいずれであってもよい。
(1)光電変換層を形成させてから、その一方の面に第1電極、そして反対側の面に第2電極を形成させる方法、
(2)第1電極、または第2電極の上に、半導体を積層すること等により光電変換層を形成させ、さらに光電変換層の上に際2電極または第1電極を形成させる方法、
のいずれであってもよい。
光電変換層は、用いる半導体の種類によって、任意の方法を用いて形成させることができる。例えば、p型またはn型の半導体基板に、不純物を部分的にドープしたり、ほかの半導体の層を蒸着などにより積層することなどにより形成させることができる。また、透明な基板上に電極層を積層し、その上にp型、n型またはi型の半導体層を積層することで形成させてもよい。
さらには、本発明の実施態様による太陽電池は、第1電極に開口部を有する点に特徴があるが、第1電極の構造は、光電変換層の表面に金属薄膜層を形成させてから開口部を設けてもよいし、あらかじめ開口部を有する金属薄膜を光電変換層上に積層するのであってもよい。
また、第1電極に微細な開口部を形成する方法も任意の方法を用いることができる。例えば、もっとも一般的に知られている方法は、超微細構造を形成することができる電子ビーム露光装置などを用いてエッチングする方法などがある。しかしながら、このような方法によると、製造コストが比較的高くなるという懸念点がある。しかしながら、より安価に微細な開口部を形成させることもできる。
具体的には、
(A)電極のもととなる金属薄膜上にレジストを塗布してレジスト層を形成させ、
そのレジスト層の表面に微粒子の単粒子層を形成させ、
その単粒子層をエッチングマスクとして微細な開口部に対応するレジストパターンを形成させ、
そのレジストパターンの開口部に無機物質を充填して、反転パターンマスクを形成させ、その反転パターンマスクを介して金属薄膜をエッチングして微細な開口部を形成させる方法、
(B)電極のもととなる金属薄膜上にブロックコポリマーを含む組成物を塗布して、ブロックコポリマー膜を形成させ、
ブロックコポリマーのドット状のミクロドメインを生成させ、
生成したミクロドメインのパターンを介して金属薄膜をエッチングして微細な開口部を形成させる方法、
(C)形成させようとする第1電極の形状に対応した微細凹凸パターンを表面に有するスタンパーを準備し、
電極のもととなる金属薄膜上にそのスタンパーを利用してレジストパターンを転写し、
そのレジストパターンを介して金属薄膜にパターンを形成させる方法
などが挙げられる。

などが挙げられる。
さらには、金属薄膜を形成させる前に、光電変換層の上に直接レジストや無機物質によるパターンを形成させ、その隙間に金属を蒸着などにより堆積させて第1電極とすることもできる。
以下に実施例を挙げて本発明を具体的に説明するが、本発明はこれらに限定されるものではない。
実施例1(単結晶Siを用いた太陽電池)
本例では、単結晶Si型太陽電池の製造方法及びその特性について、図8を参照しながら説明する。

[光電変換層の製造方法]
まず、単結晶Siの光電変換層の製造方法について説明する。
図8(a)示すように、まず、半導体基板としてp型の単結晶シリコンからなるp型シリコン基板601を用意する。ここでは、不純物としてボロンがドープされチョクラルスキー法で引き上げたシリコンインゴッドをマルチワイヤソーで厚さ540μmにスライスして作製された比抵抗が約8Ω・cmのp型の単結晶シリコンからなるp型シリコン基板601を機械研磨により380μmまで薄くした。なお、本発明においては、ここで半導体基板として多結晶シリコンを用いてもよいし、不純物としてボロン以外の一般的に知られている不純物をドープしてもよい。
まず、単結晶Siの光電変換層の製造方法について説明する。
図8(a)示すように、まず、半導体基板としてp型の単結晶シリコンからなるp型シリコン基板601を用意する。ここでは、不純物としてボロンがドープされチョクラルスキー法で引き上げたシリコンインゴッドをマルチワイヤソーで厚さ540μmにスライスして作製された比抵抗が約8Ω・cmのp型の単結晶シリコンからなるp型シリコン基板601を機械研磨により380μmまで薄くした。なお、本発明においては、ここで半導体基板として多結晶シリコンを用いてもよいし、不純物としてボロン以外の一般的に知られている不純物をドープしてもよい。
次に、p型シリコン基板601の一方の主面にリン等のn型不純物元素を多く含むn+層602を形成させる。ここでn+層602は、オキシ塩化リン(POCl3)を含む高温ガス中にp型シリコン基板601を設置し、p型シリコン基板9の一方の主面に、リン等のn型不純物元素を拡散させる熱拡散法により形成することができる。なおn+層602を熱拡散法により形成する場合には、p型シリコン基板601の両面および端部にもn+層602が形成されることがあるが、この場合には、必要なn+層602の表面を耐酸性樹脂で被覆した後にフッ硝酸溶液中にp型シリコン基板601を浸漬することによって、不要なn+層602を除去することができる。本例1では、このp型シリコン基板601に対し、POCl3ガス雰囲気中において、1100℃の温度で15分間の条件で熱拡散法により、p型シリコン基板9にn+層602を形成させた。ここで、n+層602のシート抵抗値は約50Ω/sq.であった。
続いて、n+層602上に耐酸性樹脂を形成させた後に、p型シリコン基板601をフッ硝酸溶液に15秒間浸漬することによって、耐酸性樹脂が形成されていない部分のn+層602を除去した。その後、耐酸性樹脂を除去することによって、p型シリコン基板601の一方の主面のみにn+層602を形成した。これにより、n+層の厚みはおよそ500nmとなった。
なお、ここではp型半導体基板上にn+層を熱拡散法により形成させたが、pn接合を作るためにはその他の任意の方法を用いることができる。
次いで、p型シリコン基板601の一方の面上にAu/Znを真空蒸着により製膜して第2電極層604を形成した。このAu/Zn膜である第2電極層604は、第2電極と反射膜とをかねている。
この後に、太陽光の受光面にあたるn+層602上に、微細開口部を有する第1電極605Aを作製する。
[メッシュ構造を有する第1電極の作成]
次に、n+層602上に、微細開口を有する第1電極としてアルミニウムからなるナノメッシュ構造を有する第1電極を作成した。本発明者らは、基板上に細密充填構造に配向された微粒子の単粒子層を形成させ、配列したナノ粒子をエッチングによって任意のサイズに縮小してドットパターンを作成する方法を見出した。この配向されたドット状パターンを金属薄膜605に転写することで、開口部を有する第1電極605Aとして用いることができる。その第1電極の具体的な作成方法を説明すると以下の通りである。
次に、n+層602上に、微細開口を有する第1電極としてアルミニウムからなるナノメッシュ構造を有する第1電極を作成した。本発明者らは、基板上に細密充填構造に配向された微粒子の単粒子層を形成させ、配列したナノ粒子をエッチングによって任意のサイズに縮小してドットパターンを作成する方法を見出した。この配向されたドット状パターンを金属薄膜605に転写することで、開口部を有する第1電極605Aとして用いることができる。その第1電極の具体的な作成方法を説明すると以下の通りである。
まず、前述のシリコン基板n+層の主面上にアルミニウムを真空蒸着により製膜して、50nmの厚みを有する金属薄膜605を形成させた(図8(a))。
i線用ポジ型熱硬化性レジスト(THMR IP3250(商品名)、東京応化工業株式会社製)を乳酸エチルで1:1に希釈した溶液を0.2μmメッシュのフィルターでフィルタリングを行って、金属薄膜605上に2000rpm、60秒で回転塗布を行った。さらにホットプレート上において110℃で90秒間加熱したのち、無酸化オーブンにて窒素雰囲気下270℃でさらに1時間加熱し、熱硬化反応させた。得られたレジスト層606の膜厚はおよそ240nmであった。
さらに、このレジスト層606に対し、反応性リアクティブエッチング装置(サムコ株式会社製RIE-200L(商品名))を用いて、O2:30sccm、100mTorr、RFパワー100Wで、3秒間エッチングを行い、レジスト層の表面を親水化した(図8(b))。表面の親水化された層は、この後にシリカ粒子を捕捉するトラップ層として機能する。このようなトラップ層は、レジスト層の表面に有機ポリマーを塗布することなどにより形成させることもできる。
次に、粒子径が200nmであるシリカ微粒子を含む分散液(PL-13(商品名)、扶桑化学工業株式会社製)をアクリルポリマーを含む組成物にて5wt%に希釈し、1μmメッシュのフィルターでフィルタリングを行って、塗布用のシリカ微粒子分散液609を得た。この溶液を、前記レジスト層を形成させた基板上に2000rpm、60秒で回転塗布を行ったのち(図8(c))、無酸化オーブンにて窒素雰囲気下150℃でさらに1時間加熱し、アニール処理を行った。その後、室温冷却することで、前記親水化処理したレジスト層上にシリカ微粒子の規則配列単粒子層が得られた(図8(d))。ここでは、微粒子としてシリカ微粒子を用いたが、後述するようなエッチングの速度差を達成できるものであれば、無機または有機の任意の微粒子を用いることができる。また、微粒子の大きさは目的とする第1電極の形状に応じて選択されるが、一般的には60~700nmのものが選択される。
次に、シリカ微粒子単粒子膜に対して、CF4:30sccm、10mTorr、RFパワー100Wで、2分間エッチングを行った(図8(e))。このプロセスでシリカ微粒子がエッチングされ半径が小さくなることで、隣接していた粒子間に隙間が生じていく。この条件では下地のレジスト層はほとんどエッチングされることがないものとする。そのようにエッチングの速度差があることで、シリカ微粒子のみをエッチングして粒子の間に隙間を形成させることができる。この工程の後、電子顕微鏡にて観測したところ、シリカ微粒子608Aの粒子系はおよそ120nm、粒子間の隙間はおよそ80nmであった。
次に、残ったシリカ微粒子をエッチングマスクに用いて、下地の熱硬化性レジストをO2:30sccm、2mTorr、RFパワー100Wの条件で270秒間エッチングを行った。
以上の結果、初期にシリカ微粒子があった部位に、アスペクト比の高い柱状のレジストパターン606Aが得られた(図8(f))。
次に、スピンオングラス(以下、SOGという)(SOG-14000(商品名)、東京応化工業株式会社製)を0.3μmメッシュのフィルターによるフィルタリングを行って、前記柱状レジストパターン上に2000rpmで40秒間回転塗布を行った。これによりレジストパターンの間の隙間にSOGが充填される。この後、ホットプレート上で110℃で90秒間加熱し、さらに、無酸化オーブンにて窒素雰囲気下250℃でさらに1時間加熱した。
次に、前記工程によって形成されたSOG層および前記SOG層中に含有される微細化されたシリカ微粒子を、CF4:30sccm、10mTorr、RFパワー100Wの条件でで、11分間エッチングを行った。この処理によって柱状レジストパターン上のSOGおよびシリカ微粒子が除去され、柱状レジストパターン606Aとその隙間にSOG609が充填された構造形成される(図8(g))。
次に、残った柱状の熱硬化性レジスト606AをO2:30sccm、10mTorr、RFパワー100Wで、150秒間エッチングを行った。この工程によって、前記柱状レジストパターンを反転した構造のSOGマスク609Aを金属薄膜605上に作成した(図8(h))。
次に、金属薄膜605を前記SOGマスク609Aを介して、ICP-RIE装置(サムコ株式会社製)によりエッチングした。アルミニウム膜は空気中に暴露されると、すぐに数nmのAl2O3が表面に形成される。そこで、Ar:25sccm、5mTorr、ICPパワー50W、Biasパワー150Wの条件で1分間スパッタエッチングを行い、Al2O3を除去したのち、引き続き、Cl2/Ar:2.5/25sccm混合ガスを用いて、5mTorr、ICPパワー50W、Biasパワー150Wの条件で50秒間、金属薄膜605をエッチングした。
ついで、反応性リアクティブエッチング装置を用いて、CF4:30sccm、10mTorr、RFパワー100Wの条件で、150秒間エッチングを行い、残ったSOGマスク609Aを除去した(図8(i))。
[メッシュ構造を有する第1電極の形状]
以上の工程によって、前記n+層上に、厚み50nm、平均開口面積9.8×10-3μm2(開口径112nm)、平均開口率28.4%、の開口を有するアルミニウムからなるメッシュ構造を有する表面電極605Aを作成した。また、作製した第1電極の入射光波長500nmにおける透過率を測定した結果、透過率は約39%であり、抵抗率は約107.3μΩ・cmであった。
以上の工程によって、前記n+層上に、厚み50nm、平均開口面積9.8×10-3μm2(開口径112nm)、平均開口率28.4%、の開口を有するアルミニウムからなるメッシュ構造を有する表面電極605Aを作成した。また、作製した第1電極の入射光波長500nmにおける透過率を測定した結果、透過率は約39%であり、抵抗率は約107.3μΩ・cmであった。
[第1電極の特性]
上記のようにして作製した実施例1の太陽電池にAM1.5の擬似太陽光を照射した際の室温における光電変換効率を評価した。その結果、光電変換効率は6.1%と良好な値を示した。また、アルミニウム以外の金属材料を第1電極の材料として用いた場合についても、同様の検討を行った結果、本発明の効果が得られることが確認された。
上記のようにして作製した実施例1の太陽電池にAM1.5の擬似太陽光を照射した際の室温における光電変換効率を評価した。その結果、光電変換効率は6.1%と良好な値を示した。また、アルミニウム以外の金属材料を第1電極の材料として用いた場合についても、同様の検討を行った結果、本発明の効果が得られることが確認された。
比較例1
実施例1と同様の方法で、膜厚および平均開口率は等しいが、平均開口径がおよそ20倍の2μm(平均開口面積3.1μm2)である第1電極を有する太陽電池を作成した。開口部の開口径が大きいので、作成にはフォトリソグラフィー技術を用いた。実施例1と同様の評価を行った結果、得られた変換効率は3.6%であった。

実施例2(多結晶Siを用いた太陽電池)
実施例2では、多結晶Si型太陽電池の作製方法について説明する。多結晶Si型の太陽電池の製造方法は、実施例1に述べた単結晶Siの場合のそれとほぼ類似している。

まず、インゴットからマルチワイヤソーで切断した厚さが400μmの多結晶シリコンのp型の半導体基板を得た。次にインゴット切断時に機械的にダメージを受けた表面をNaOHでエッチングして洗浄した。そして、半導体基板を拡散炉中に配置して、オキシ塩化リン(POCl3)雰囲気中、1100℃で30分間加熱することによって、半導体基板の表面にリン原子を拡散させて、シート抵抗が60Ω/sq.となるn型の半導体領域を形成した。これにより、ウェハ内においてpn接合が形成された。
そして、アルミニウムペーストを裏面側全面に塗布して加熱することにより、p+層と第2電極を形成させた。次に第2電極の反対側の受光面側に、実施例1と同様の方法により、アルミニウムからなるナノメッシュ構造を有する第1電極を作製した。
上記のようにして作製した多結晶Si太陽電池の光電変換効率を実施例1と同様に評価した。その結果、変換効率は5.8%と良好な値を示した。また同時に、アルミニウム以外の金属材料を第1電極の材料として用いた場合についても、同様の検討を行った結果、本発明の効果が得られることが確認された。
比較例2
実施例2と同様の方法で、膜厚および平均開口率は等しいが、平均開口径がおよそ20倍の2μm(平均開口面積3.1μm2)である第1電極を有する太陽電池を作成した。開口部の開口径が大きいので、作成にはフォトリソグラフィー技術を用いて作製した。実施例2と同様の評価を行った結果、得られた変換効率は3.7%であった。

実施例3(アモルファスSiを用いた太陽電池)
本例では、アモルファスSi型太陽電池の作製方法について、図9を参照しながら説明する。

最初の工程として、透光性を有する石英透明基板701上に、50nmの厚みを有するアルミニウムからなる金属薄膜を蒸着し、実施例1と同様の条件で微粒子を用いた手法によりアルミニウムからなるナノメッシュ構造を有する第1電極層702を作成した(図9(a))。
次に、この透明基板701をプラズマCVD装置を用いて、PH3とSiH4混合ガスによりp型Si層であるp層703を、SiH4ガスによりi型Si層であるi層704を、B2H6とSiH4混合ガスによりn型シリコン層であるn層705を順次堆積し、pin型光電変換層706を形成させた(図9(b))。また、i層を積層せずにpn型光電変換層を形成した。続いてスパッタ装置によって、上記のn層上にアルミニウムを包含する銀合金からなる第2電極層707を形成させた(図9(c))。
以上の手順によって作製したアモルファスSi型太陽電池の光電変換効率を実施例1と同様に評価した。その結果、変換効率はpin型で4.6%、pn型で5.8%と良好な値を示した。pin型と比較して、pn型の場合に高い変換効率が得られたのは、キャリアが励起される空乏層がより第1電極に近いためと考えられる。
実施例4(カルコパイライト系化合物半導体を用いた太陽電池)
本例では、カルコパイライト系化合物半導体型太陽電池の作製方法について説明する。

まず、ソーダライムガラスからなる基板に下部電極となるMo電極を真空蒸着によって成膜する。下部電極には、モリブデンの他にチタンやタングステン等が使用してもかまわない。
次に、銅(Cu)、インジウム(In)、ガリウム(Ga)をスパッタリングで付着させ、プリカーサと呼ばれる層を形成させる。このプリカーサを炉に投入し、セレン化水素(H2Se)ガスの雰囲気中で400℃から600℃程度の温度でアニールすることにより、プリカーサがCIGS層となった。
なお、光電変換層を形成する工程には、Cu、In、Ga、およびSeを蒸着して膜を形成させたあとアニールをおこなう方法など、いくつかの技術が開発されており、本発明は上記の方法に限定されず、任意の方法で光電変換層を形成させることができる。
その後、CIGS層の上部に、微細開口を有する第1電極を形成させる。第1電極の作製方法は、実施例1と同様の方法を用いた。
以上の手順により作製したカルコパイライト系化合物半導体型太陽電池の光電変換効率を実施例1と同様に評価した。その結果、変換効率は7.3%と良好な値を示した。
実施例5(GaAsを用いた太陽電池)
本例では、GaASを用いた化合物半導体型太陽電池について説明する。
p型GaAsウェハの表面に有機金属気相堆積方によりn+型層をエピタキシャル成長させ、セルを作製した。続いて、実施例1と同様に、微細開口部を有する第1電極と第2電極とを形成させた。作製したGaASを用いた化合物半導体型太陽電池の光電変換効率を実施例1と同様の方法で評価したところ、6.3%と良好な値を示した。
本例では、GaASを用いた化合物半導体型太陽電池について説明する。
p型GaAsウェハの表面に有機金属気相堆積方によりn+型層をエピタキシャル成長させ、セルを作製した。続いて、実施例1と同様に、微細開口部を有する第1電極と第2電極とを形成させた。作製したGaASを用いた化合物半導体型太陽電池の光電変換効率を実施例1と同様の方法で評価したところ、6.3%と良好な値を示した。
実施例6(ブロックコポリマーによる製造法)
本例では、ブロックコポリマーの相分離を用いた方法で作成した微細開口部を有する第1電極を有する単結晶Si型太陽電池の作製方法について説明する。単結晶Siの光電変換層の製造は、実施例1と同様の方法で行った。

発明者らは、ブロックコポリマーの相分離を利用して、50~70nmの周期で配列されたドット状構造を形成させ、それを用いてメッシュ構造を有する第1電極を形成させる方法を見出した。その方法を説明すると以下の通りである。
以下、ブロックコポリマーを用いた方法で作成したアルミニウムからなるナノメッシュ構造を有する電極の作成方法について、図10を参照しながら説明する。
まず、実施例1と同様の方法により、p型シリコン基板801の一方の表面に、n+層802を形成させて光電変換層803を形成させる。次いで、p型層の上にAu/Znを真空蒸着により製膜して第2電極層804を形成した。
次いで、光電変換層803のn+層の上に、i線用ポジ型熱硬化性レジスト(THMR IP3250(商品名)、東京応化工業株式会社製)を乳酸エチルで1:3に希釈した溶液を、受光面基板上に回転塗布を行ったのち、無酸化オーブンにて窒素雰囲気下250℃でさらに1時間加熱し、熱硬化反応させてレジスト層805を形成させた(図10(a))。
次に、SOG(SOG-5500(商品名)、東京応化工業株式会社製)を乳酸エチルで希釈した溶液を、前記レジストを塗布した基板上に2000rpmで45秒間回転塗布を行ったのち、さらに、無酸化オーブンにて窒素雰囲気下250℃でさらに1時間加熱してSOG層806を形成させた(図10(b))。
次に、ポリスチレン(PS)-ポリメチルメタクリレート(PMMA)のジブロックコポリマーに、PMMA(Mw:1500)を重量比6:4で混合したポリマーをプロピレングリコールモノメチルエーテルアセテート(PGMEA)に3wt%で溶かした溶液を、前記の基板上にスピンコート法で2000rpm、30秒で塗布した後、110℃,90秒でプリベークして溶剤を気化し120nmの膜厚を得た。
次いで、窒素雰囲気中で210℃,4時間のアニールを行い、PSとPMMAの相分離を行いブロックコポリマー層807を形成させた。ジブロックコポリマーの分子量は、PS部が78000g/mol、PMMA部が170000g/molであり、PMMAのマトリックス807A中にPSのドット状のミクロドメイン807Bが約50~90nm径で構成されるモルフォロジーが得られる(図10(c))。
次に、807層中のPMMAマトリックスが選択的に除去されるよう、ジブロックコポリマー層807に、O2:30sccm、100mTorr、RFパワー100Wの条件でエッチングを行い、807A直下のSOG層を完全に露出させた(図10(d))。次に、残ったPSをマスクに用いてSOG層のエッチングをCF4-RIEで行った。このエッチングにより、PSのドット形状がSOG層に転写されて、ブロックコポリマーの相分離に応じたSOGのパターンが形成される(図10(e))。ついで、このSOGパターンをマスクとしてO2-RIEを行うことで、下地の熱硬化性レジストをエッチングし、PSがあった部位に、アスペクト比の高い柱状のパターン805Bが得られた(図10(f))。
できあがった柱状のパターンにアルミニウムを膜厚30nm蒸着した。その後、O2プラズマによるアッシング処理をした後、水に浸漬し超音波洗浄を行い、柱状のパターン部位を除去するというリフトオフ処理をした結果、所望の開口部を有する第1電極808が光電変換層上に得られた。
以上の工程によって、厚み30nm、平均開口面積2.0×103nm2(開口径50nm)、平均開口率52%、の開口を有する表面電極を得られた。また、作製したアルミニウムナノメッシュ電極の入射光波長500nmにおける透過率を測定した結果、透過率は約50%であり、抵抗率は約30μΩ・cmであった。
上記のようにして作製した太陽電池の変換効率を実施例1と同様に評価した。その結果、変換効率は6.9%と良好な値を示した。また同時に、アルミニウム以外の金属材料を第1電極の材料として用いた場合についても、同様の検討を行った結果、本発明の効果が得られることが確認された。
実施例7(ナノインプリントによる製造法)
本例では、ナノインプリント法を利用して作成した微細開口部を有する第1電極を有する単結晶Si型太陽電池の作製方法について、図11を参照しながら説明する。単結晶Siの光電変換層の製造は、実施例1と同様の方法で行った。

まず、実施例1と同様の方法により、p型シリコン基板901の一方の表面に、n+層902を形成させて光電変換層903を形成させる。さらに、光電変換層のp型層の上にAu/Znを真空蒸着により製膜して第2電極層904を形成した。この光電変換層903のn+層の上に、アルミニウムを真空蒸着により製膜して、50nmの厚みを有する金属薄膜905を形成させた(図11(a))。
i線用ポジ型熱硬化性レジスト(THMR IP3250(商品名)、東京応化工業株式会社製)を乳酸エチルで1:2に希釈した溶液を金属薄膜905上に3000rpm、35秒で回転塗布を行ったのち、ホットプレート上において110℃で90秒間加熱し、熱硬化反応させ、レジスト層906を形成させた(図11(b))。膜厚はおよそ150nmであった。
このレジスト層906に、鋳型であるスタンパー907を用いて本発明が提案する開口構造に対応した微細凹凸パターンを転写する。
本例では、石英上に電子線リソグラフィーにて、深さ120nm、直径130nmのホールが200nm周期の最密充填配列で並んだ表面構造を有するスタンパーを準備した。
なお、本発明で提案する太陽電池の製造方法では、スタンパーの材料及びスタンパーの微細凹凸構造作成手法は限定されない。例えば、スタンパーを前述した微粒子を用いた方法や、ブロックコポリマーを用いた方法により形成することも可能である。

離型用処理として、前記スタンパー表面をパーフルオロポリエーテル等のフッ素系離型剤でコーティングし、スタンパーの表面エネルギーを低くすることで離型性を向上させた。
前記レジスト層に前記スタンパーを、ヒータープレートプレス(N4005-00型(商品名、エヌピーエー製)を用いて、128℃、圧力60kNにて押し付け、1時間かけて室温に戻し、垂直に離型することでレジスト層に鋳型の反転パターンを転写した(図11(c))。これにより、直径130nmの柱状突起906Aが周期的に配列した構造を有する周期開口レジストパターンが作成された(図11(d))。
なお、本発明は、熱ナノインプリントに限定されるものではなく、光インプリントやソフトインプリントなど、種々のインプリント技術を用いて同様のパターンを形成しても汎発明が提供する太陽電池の機能を損なうものではない。
このレジストパターンをエッチングマスクとして、前記アルミニウム層のエッチングをICP-RIE装置(サムコ株式会社製)により行った。実施例1と同様、Ar:25sccm、5mTorr、ICPパワー50W、Biasパワー150Wの条件で1分間スパッタエッチングを行い、Al2O3を除去したのち、連続して、Cl2/Ar:2.5/25sccm混合ガスを用いて、5mTorr、ICPパワー50W、Biasパワー150Wの条件で80秒間、アルミニウムをエッチングした。
以上の工程によって、厚み50nm、平均開口面積1.3×10-2μmm22(開口径130nm)、平均開口率35.4%、の開口を有するアルミニウムからなるナノメッシュ構造を有する第1電極905Aが得られた。また、作製した第1電極の入射光波長500nmにおける透過率を測定した結果、透過率は約47%であり、抵抗率は約30μΩ・cmであった。
上記のようにして作製した太陽電池の変換効率を実施例1と同様に評価した。その結果、変換効率は6.4%と良好な値を示した。また同時に、アルミニウム以外の金属材料を第1電極の材料として用いた場合についても、同様の検討を行った結果、本発明の効果が得られることが確認された。
なお、本発明は、上記した各実施の形態には限定されず、種々変形して実施できることは言うまでもない。
すなわち、本発明は上記各実施形態そのままに限定されるものではなく、実施段階ではその要旨を逸脱しない範囲で構成要素を変形して具体化できる。また、上記各実施形態に開示されている複数の構成要素の適宜な組み合わせにより、種々の形態を形成できる。例えば、実施形態に示される全構成要素から幾つかの構成要素を省略してもよい。さらに、異なる実施形態にわたる構成要素を適宜組み合わせてもよい。

Claims (10)
- 少なくともp型半導体とn型半導体を含む光電変換層と、
前記光電変換層の光照射面に形成された、金属からなる第1電極層と、
前記光照射面とは反対側の面に形成された第2電極層とを具備し、
前記第1電極層の膜厚が10nm以上200nm以下の範囲にあり、
前記第1電極層は、貫通する複数の開口部を有し、前記開口部の1つあたりの面積が80nm2以上0.8μm2以下の範囲にあり、
前記第1電極層の総面積に対する前記開口部の総面積の割合である開口率が10%以上66%以下の範囲にある
ことを特徴とする太陽電池。 - 空乏層の少なくとも一部が、前記第1電極層と前記光電変換層の接触面から1μm以内の距離に配置されている、請求項1に記載の太陽電池。
- 隣接する開口部の間の距離の平均値が10nm以上200nm以下である、請求項1に記載の太陽電池。
- 前記第1電極層を構成する金属が、アルミニウム、銀、金、白金、ニッケル、コバルト、クロム、銅、およびチタンからなる群から選択される、請求項1に記載の太陽電池。
- 光電変換層を形成させる工程と、
前記光電変換層の光照射面側に第1電極層を形成させる工程と、
前記光電変換層の光照射面と反対側に第2電極層を形成させる工程と、を含む太陽電池の製造方法であって、
前記第1電極層を形成させる工程が、
金属薄膜層を形成させる工程と、
前記金属薄膜層の少なくとも一部にレジスト組成物を塗布してレジスト層を形成させる工程と、
前記レジスト層の表面に微粒子の単粒子層を形成させる工程と、
前記単粒子層をエッチングマスクとして前記レジスト層をエッチングしてレジストパターンを形成させる工程と、
前記レジストパターンの開口部に無機物質を充填して反転パターンマスクを形成させる工程と、
前記反転パターンマスクをエッチングマスクとして前記金属薄膜層をエッチングすることにより微細な開口部を有する第1電極層を形成させる工程と
を含むことを特徴とする太陽電池の製造方法。 - 前記微粒子がシリカ粒子である、請求項5に記載の方法。

前記ミクロドメインのパターンをエッチングマスクとして前記金属薄膜をエッチングして微細な開口部を有する第1電極層を形成させる工程と、
を含むことを特徴とする太陽電池の製造方法。 - 前記ブロックコポリマーが、ポリスチレン-ポリメチルメタクリレートのジブロックコポリマーである、請求項7に記載の方法。
