[0001] 本発明は、半導体素子の製造原料として有用なチタン錯体、それらの製造方法、 チタン含有薄膜及びそれらの形成方法に関するものである。
背景技術
[0002] 現在の半導体素子製造において、配線用バリア、キャパシタ誘電体や電極の薄膜 を形成する方法には、スパッタによる物理気相成長法 (PVD法)が主に用いられてい る。しかし、次世代以降の半導体製造では、微細化した素子の複雑な 3次元構造の 表面に均一で薄い膜を形成することが求められるため、凹凸のある面に均一な膜を 形成することが難しい PVD法は適切ではない。そのため最近では、原料気体を分解 して膜を堆積させる CVD法又は基板表面に吸着させた原料を分解して膜を堆積さ せる原子層蒸着法 (ALD法)による薄膜形成方法が検討されて!ヽる。
[0003] CVD法又は ALD法により薄膜を形成するための製造原料には、適度な蒸気圧と 熱安定性を持ち、安定した供給量で気化させることが出来る原料が選択される。さら に複雑な 3次元構造の表面に均一な膜厚で成膜出来ることも必要な条件のひとつで ある。さらに一定の供給量で安定に気化させるためには液体であるほうが好まし 、。 次世代以降の半導体素子のノリア膜やキャパシタの電極膜の材料として、チタン、 窒化チタン及びケィ素含有窒化チタンが候補に挙げられている。また、キャパシタ誘 電体膜の材料としては、酸化チタン及びチタン含有酸化物が候補に挙げられて ヽる
[0004] チタン、窒化チタン及びケィ素含有窒化チタンの薄膜を CVD法又は ALD法によつ て生成する原料として、これまでにテトラキスアミド錯体 Ti (NRR' ) (R及び R'はメチ

ル基又はェチル基)などが検討されてきた (例えば特許文献 1参照)。しかし、 Ti (NR R' )
4は、水に対して極度に反応性が高ぐ成膜に使用するキャリアガス、反応ガス中 などに含まれる微量水分と反応し、形成された膜内に酸素が取り込まれやすいことが 知られている。例えば、テトラキス (ジメチルアミド)チタン Ti (NMe ) を原料としてリモ
ートプラズマ ALD法で成膜した窒化チタン膜中には 10atm%以上の酸素が含まれ て!、ることが報告されて 、る(例えば非特許文献 1参照)。酸素を含有した膜は比抵 抗値が高いため、ノ リア層の要求特性を満たさない。すなわち、これらのテトラキスァ ミド錯体もノ リア層形成用材料としては好ましくない。

解する際にはアルコールが発生し、そのアルコールはさらに水とアルケンに分解する 。その水が未分解の 1 (0 1:) と反応し、酸化チタンの微粉が生成して成膜室ゃ排

出口に付着するため、生産性が低い。そのため、半導体素子に用いる薄膜形成用材 料としては好ましくな ヽ (例えば特許文献 2参照)。

発明が解決しょうとする課題

錯体、それらの製造方法、それらを用いて形成したチタン含有薄膜及びその形成方 法を提供することである。
課題を解決するための手段
[0009] 本発明者らは上述の現状に鑑み、鋭意検討を重ねた結果、一般式(1)で表される チタン錯体が上記課題を解決できる優れたィ匕合物であることを見出し、本発明を完 成するに至った。

[0028] 良好な蒸気圧と優れた熱安定性を持つという点で、チタン錯体(1)における R1及び R4は各々独立に炭素数 3から 6の 2級または 3級アルキル基が好ましぐ具体的には イソプロピル基、 sec ブチル基、 tert ブチル基、 tert ペンチル基、 1ーメチルブ チル基、 1, 2—ジメチルプロピル基、 1ーメチルペンチル基、 1, 1ージメチルブチル 基、 1, 2 ジメチルブチル基、 1, 3 ジメチルブチル基、 1—ェチルブチル基、 1, 1 , 2—トリメチルプロピル基、 1, 2, 2—トリメチルプロピル基、 1—ェチル—1—メチル プロピル基、 1ーェチルー 2—メチルプロピル基、シクロプロピル基、シクロブチル基、 シクロペンチル基、シクロへキシル基が好ましぐ tert ブチル基が更に好ましい。ま
た、 R2及び R3は水素原子が好ましい。また、 R5及び R6は各々独立にメチル基又はェ チル基が好ましぐメチル基が更に好ましい。

R2、 R3及び R4は前記と同じ 意味を示す。)で表されるリチウム—ジイミン錯体又はナトリウム—ジイミン錯体が生成 することが知られている(Organometallics、 17卷、 4380ページ、(1998年))。
[0032] 生成したリチウム—ジイミン錯体又はナトリウム—ジイミン錯体にテトラキスアミド錯体
(3)と反応させる際には、溶媒を用いなくても反応は進行するが、収率が良い点で溶 媒を用いることが好ましい。たとえば、ペンタン、へキサン、ヘプタン、オクタン、ベン ゼン、トルエン、ェチルベンゼン、キシレンなどの炭化水素類、ジェチルエーテル、ジ イソプロピルエーテル、グライム、ジォキサン、テトラヒドロフランなどのエーテル類など を単独で又は混合して溶媒に用いることが出来る。収率が良好な点でテトラヒドロフラ ン、トルエン、へキサン又はヘプタンが好ましぐとりわけトルエン又はへキサンが好ま しい。
[0033] チタン錯体(1)の収率が良い点で、ジィミン(2)に 2当量以上の金属リチウムを反応 させ、次 、でテトラキスアミド錯体 (3)を反応させるのが好ま 、。
リチウム—ジイミン錯体又はナトリウム—ジイミン錯体とテトラキスアミド錯体 (3)を反 応させる際の温度には限定は無いが、 0°Cから 120°Cの範囲内から適宜選択するこ とにより収率良くチタン錯体(1)を得ることが出来る。反応時間にも限定はないが、 1 分から 120時間の範囲内から適宜選択することにより反応を完結させることが出来る 。収率よくチタン錯体(1)を得るためには、 30°Cから 110°Cの範囲で 2時間から 24時 間反応させるのが好ましい。リチウム一ジィミン錯体を用いる場合には、 40°Cから 70 °Cの範囲で 2時間から 12時間反応させるのが更に好ましい。ナトリウム—ジィミン錯 体を用いる場合には、 50°C力も 80°Cの範囲で 4時間から 18時間反応させるのが更 に好ましい。
[0034] チタン錯体(1)の回収 ·精製方法には特に限定はなぐ通常の方法が使用できる。
例えば反応終了後に、副生した不溶物を濾過して除去し、濾液を減圧濃縮して粗生 成物を得て、これを蒸留または昇華等することによってチタン錯体(1)を得ることがで きる。
なお原料となるジィミン(2)は、既知の方法(例え ^Journal of the American Chemical Society, 120卷、 12714ページ、(1998年))を参考にして合成するこ とが出来る。テトラキスアミド錯体(3)は、既知の方法 (例え ^Journal of the Che mical Society, 3857ページ、(1960年))を参考にして合成することが出来る。
[0035] 本発明のチタン錯体(1)を原料に用いて、チタン含有薄膜を形成することが出来る 。例えば CVD法又は ALD法によりチタン含有薄膜を形成することができ、その場合 、チタン錯体(1)をガス化して基板上に供給する。ガス化する方法としては、例えば 加熱した恒温槽にチタン錯体(1)を入れ、ヘリウム、ネオン、アルゴン、クリプトン、キ セノン若しくは窒素などのキャリアガスを吹き込みガス化する方法、又はチタン錯体( 1)をそのまま又は溶液とし、これらを気化器に送って加熱して気化器内でガス化する 方法などがある。溶液とする場合に用いる溶媒としては、 1, 2—ジメトキシェタン、ジ グライム、トリグライム、ジォキサン、テトラヒドロフラン、シクロペンチルメチルエーテル 等のエーテル類、へキサン、シクロへキサン、メチルシクロへキサン、ェチルシクロへ
キサン、ヘプタン、オクタン、ノナン、デカン、ベンゼン、トルエン、ェチルベンゼン、キ シレン等の炭化水素類を例示することが出来る。
[0036] ガスとして基板上に供給したチタン錯体(1)を分解することにより膜を形成すること が出来る。分解は加熱だけでも可能であるが、プラズマや光などを併用しても良ぐま た、水、酸素、オゾン、水素、アンモニアなどの反応性ガスを共存させて分解させても 良い。
以下、本発明を実施例によりさらに詳細に説明する。ただし、本発明はこれら実施 例に限定されるものではない。
実施例 1
[0037] Ti (^uNC (H) C (H) N^u) (NMe ) の合成

アルゴン雰囲気下で、 N、N,ージ(tert ブチル)ー1, 4 ジァザ 1, 3 ブタジ ェン 1. 68g (10. Ommol)をテトラヒドロフラン 40mlに溶かした溶液にリチウム 212m g (30. 5mmol)を加え、室温で 14時間撹拌した。残ったリチウムをろ別し、ろ液から 溶媒を減圧留去した。残った黄色固体をへキサン 10mlに懸濁させ、テトラキス (ジメ チルアミド)チタン 1. 98g (8. 8 lmmol)をへキサン 20mlに溶かした溶液を加えた。
50°Cで 4時間攪拌した後、室温まで冷却し、不溶物を濾別した。濾液から溶媒を減 圧留去し、得られた残渣を減圧蒸留することにより濃赤色の液体 2. 37gを得た (収率 88%) o

[試験例 1]
[0039] この濃赤色液体を、アルゴンを 400mlZminにて流通させている雰囲気下、昇温 速度 10°CZminの条件で測定した TG (熱重量測定)の結果、及び密閉容器中で昇 温速度 10°CZminで測定した DSC (示差走査熱量測定)の結果を図 1に示した。 T G力 CVD法又は ALD法などの材料として適度な気化特性を有していることがわか り、 DSC力も熱安定性も良好であることが明らかである。
実施例 2
[0040] Ti (^uNC (H) C (H) N^u) (NMe ) の合成

アルゴン雰囲気下で、 N、N,ージ(tert ブチル)ー1, 4 ジァザ 1, 3 ブタジ ェン 4. OOg (23. 8mmol)をテトラヒドロフラン 25mlに溶力した溶液にナトリウム 1. 1 4g (49. 6mmol)を加え、室温で 14時間撹拌した。残ったナトリウムをろ別し、ろ液か ら溶媒を減圧留去した。残った赤色固体をトルエン 10mlに懸濁させ、テトラキス (ジメ チルアミド)チタン 5. 08g (22. 7mmol)をトルエン 20mlに溶かした溶液をカ卩えた。 8 0°Cで 6時間攪拌した後、室温まで冷却し、不溶物を濾別した。濾液から溶媒を減圧 留去し、得られた残渣を減圧蒸留することにより濃赤色の液体 3. 05gを得た (収率 4 2%)。この液体を C Dに溶かして1 H NMR及び13 C NMR ^ベクトルを測定したと

ころ、実施例 1で得たものと同じスペクトルが得られた。
実施例 3

Ti (^uNC (H) C (H) N^u) (NMe ) を原料とし、図 2に示した CVD成膜装置を

用いて、恒温槽(2)を 40°Cに保ち、キャリアガス(7) (Ar)流量 30sccm、原料圧力 2 OOTorr、希釈ガス(6) (Ar)流量 280sccm、反応ガス(5) (O )流量 90sccm、(4)

に 1時間かけて成膜を行った。作製した膜を蛍光 X線にて測定したところ、チタンの特 性 X線が検出され、チタン含有薄膜が堆積したことが確認された。

Paで、 PE— CVD法により Si基板上に 5時間かけて成膜した。プラズマは、共鳴磁束 密度 875gauss、マイクロ波波長 2. 45GHz、マイクロ波出力 600Wの条件にて発生 させた。作製した膜を蛍光 X線にて測定したところ、チタンの特性 X線が検出され、ま た、膜組成を X線光電子分光法で確認したところチタン及び窒素を含有する薄膜で
あった。この薄膜を四探針抵抗測定器で測定したところ導電性が確認された。膜厚を
SEMにより確認したところ lOnmであった。
実施例 5
[0043] Ti ^BuNC (H) C (H) N^u) (NMe ) を用いたチタン含有薄膜の形成

Ti (^uNC (H) C (H) N^u) (NMe ) を原料とし、図 3の装置を用いて、恒温槽(1

4)を 40°C〖こ保ち、キャリアガス(16) (Ar)流量 41sccm、原料圧力 50Torr、プラズ マ源ガス(15) (Ar)流量 10sccm、(20)の基板温度 300°C、(21)の反応槽内圧力 0. 2Paで、 PE— CVD法により Si基板上に 5時間かけて成膜した。プラズマは、共鳴 磁束密度 875gauss、マイクロ波波長 2. 45GHz、マイクロ波出力 600Wの条件にて 発生させた。作製した膜を蛍光 X線にて測定したところ、チタンの特性 X線が検出さ れ、また、膜組成を X線光電子分光法で確認したところチタン及び窒素を含有する薄 膜であった。この薄膜を四探針抵抗測定器で測定したところ導電性が確認された。 膜厚を SEMにより確認したところ 40nmであった。
[0044] 本発明を詳細にまた特定の実施態様を参照して説明したが、本発明の精神と範囲 を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明ら かである。
本出願は、 2005年 11月 11日出願の日本特許出願 (特願 2005— 326885)及び 2006年 9月 7日出願の日本特許出願 (特願 2006— 242617)に基づくものであり、 その内容はここに参照として取り込まれる。
産業上の利用可能性
[0045] 本発明のチタン錯体(1)は、良好な気化特性及び優れた熱安定性を持ち、 CVD 法又は ALD法などの手法によってチタン含有薄膜を形成することが可能である。本 発明の工業的価値は顕著である。

(式中、 R1及び R4は各々独立にフッ素原子で置換されて!、ても良!、炭素数 1から 6の アルキル基を示す。 R2及び R3は各々独立に水素原子、又はフッ素原子で置換され て 、ても良 、炭素数 1から 3のアルキル基を示す。 R5及び R6は各々独立にフッ素原 子で置換されていても良い炭素数 1から 4のアルキル基を示す。)で表されることを特 徴とするチタン錯体。
[2] R1及び R4が各々独立に炭素数 3から 6の二級又は三級アルキル基であり、 R2及び R 3が水素原子であり、 R5及び R6が各々独立にメチル基又はェチル基である請求項 1 に記載のチタン錯体。
[3] R1及び R4が tert—ブチル基であり、 R2及び R3が水素原子であり、 R5及び R6がメチル 基である請求項 1又は 2に記載のチタン錯体。
