[0002] フッ化カルボニル (COF )は、半導体製造装置等のクリーニングガスおよびエッチ

ングガスや、有機化合物のフッ素ィ匕剤および原料として、用いられている。これらの 用途、特に、半導体製造装置のクリーニングガスの用途においては、高純度のフッ化 カルボニルが望まれて 、る。
[0003] フッ化カルボニルの合成法の一つとして、従来、一酸化炭素ガスとフッ素ガスとを気 相にお 、て混合させて反応させる方法が知られて 、る (非特許文献 1参照。 )。
し力しながら、上記方法には、爆発の危険性、副反応によるフッ化カルボ二ルの反 応収率の低下、激しい発熱等の問題があった。以下、詳細に説明する。
[0004] まず、一酸化炭素とフッ素とを出発原料とする場合、フッ化カルボニルの生成熱が 極めて大きい。また、フッ素を用いた一酸ィ匕炭素の直接フッ素化反応は、常温でも極 めて速く進行する。したがって、この反応熱が十分に除熱されないと、生成したフッ化 カルボニルの温度が上昇する。
フッ化カルボ-ルは、 300°C以上で四フッ化メタンと二酸ィ匕炭素とに分解される(非 特許文献 2〜4参照。 ) 0したがって、反応熱が十分に除熱されないと、四フッ化メタン および二酸化炭素が副生すると考えられる。
二酸ィ匕炭素とフッ化カルボニルとは、分子径が近いため、両者を吸着分離すること は困難である。また、いずれもアルカリ性物質と容易に反応するため、中和による分 離も不可能である。更に、両者は沸点が近いため、蒸留分離も困難である (特許文献 1参照。;)。よって、反応の際に、除熱により二酸ィ匕炭素の副生を抑制することは、高 純度のフッ化カルボ-ルを得るうえで、極めて重要である。
[0005] これに対し、上記問題を解決することを目的として、特許文献 2において、一酸化炭 素とフッ素ガスとの反応により、連続的に二フッ化カルボニルを製造するに際し、 N、 He、 Ne、 Ar力も選ばれる第 3成分ガスを少なくとも 1種以上添加し、動的状態でか つ減圧下でガスを流通させながら反応させることを特徴とする二フッ化カルボニルの 製造方法が提案されている。

[0007] しかしながら、特許文献 2に記載されている方法では、 N、 He、 Ne、 Ar力 選ばれ

る第 3成分ガスにより希釈しているが、一般にガスは伝熱係数が小さぐ除熱効率が 低いため、例えば、反応装置および反応条件 (例えば、フッ化カルボニルを連続的に 大量に製造する場合)によっては、除熱が十分できず、フッ化カルボ-ルの反応収率 が低くなり、また、分離困難な不純物の二酸化炭素が副生してフッ化カルボニルとの 分離が困難となる。
このような問題に対して、高温の気体の除熱に適した反応装置、例えば、反応空間 と冷却媒体との境界の面積 (伝熱面積)が反応空間の容積に対して比較的大き 、装 置を用いる方法、反応熱量を抑制するために反応させる量を抑える方法等が考えら れるが、生産量に対する装置の費用が高くなるという問題があり、工業的な大量生産 には不利となる。
このように、一酸化炭素とフッ素とを原料とするフッ化カルボ-ルの工業的製造方法 は、未だ確立されていなかった。
したがって、本発明は、一酸化炭素とフッ素とを原料とし、激しい発熱、副反応によ る収率の低下等の問題がない、フッ化カルボ-ルの製造方法を提供することを目的 とする。 課題を解決するための手段
[0008] 本発明者は、鋭意研究の結果、一酸化炭素ガスとフッ素ガスとを液体の中で接触さ せて反応を行わせることにより、除熱を効率的に行うことが可能となり、それにより、フ ッ化カルボ-ルを高 、収率で得ることができることを見出し、本発明を完成させた。
[0009] 即ち、本発明は、以下の(1)〜(9)を提供する。
[0010] (1)一酸化炭素ガスとフッ素ガスとを液体の中に導入し、液体中で一酸化炭素とフ ッ素とを反応させ、フッ化カルボ-ルを得る、フッ化カルボ-ルの製造方法。
(2)一酸ィ匕炭素ガスとフッ素ガスとを液体の中で接触させて反応を行わせ、フツイ匕 カルボニルを得る、フッ化カルボニルの製造方法。
[0011] (3)前記液体が、前記一酸化炭素ガスおよび前記フッ素ガスの一方または両方を 実質的に溶解させない、上記(1)または(2)に記載のフッ化カルボニルの製造方法。
(4)前記液体が、前記一酸化炭素ガスおよび前記フッ素ガスの両方を実質的に溶 解させず、かつ、前記一酸化炭素ガスおよび前記フッ素ガスの両方を、前記液体中 に気泡の状態で分散させ、前記気泡同士を衝突させることにより、両者を接触させる 、上記(3)に記載のフッ化カルボニルの製造方法。
(5)前記液体が、 C H結合を含まず C F結合を含む含フッ素化合物である上記 (3)または (4)に記載のフッ化カルボニルの製造方法。
(6)前記液体が、フッ素と反応した場合にフッ化カルボニルを生じさせる化合物で ある上記(1)または(2)に記載のフッ化カルボ-ルの製造方法。
(7)前記フッ素と反応した場合にフッ化カルボ-ルを生じさせる化合物が、末端に CF (CF ) COF基を有する化合物である上記(6)に記載のフッ化カルボ二ルの製

[0016] 以下、本発明を詳細に説明する。
本発明のフッ化カルボ-ルの製造方法では、一酸ィ匕炭素ガスとフッ素ガスとを液体 の中に導入し、液体中で一酸化炭素とフッ素とを反応させ、フッ化カルボニルを得る 。また、一酸ィ匕炭素ガスとフッ素ガスとを液体の中で接触させて反応を行わせ、フッ 化カルボニルを得る。
[0017] 本発明に用いられる一酸ィ匕炭素ガスは、一酸ィ匕炭素ガスをそのまま用いてもよぐ 希釈用ガスにより希釈して用いてもょ ヽ。このように一酸ィ匕炭素ガスを希釈して用いる ことにより、反応速度を低下させ、副生反応を抑制することができる。
一酸化炭素ガスとしては、高純度であるものを用いるのが好ましぐ具体的には 99 . 5体積%以上、特には 99. 9%体積以上であるものが好ましい。よって、原料とする 一酸ィ匕炭素ガス中に不純物が多く含まれる場合は、精製処理により当該不純物を分 離、除去することが好ましい。
ただし、当該不純物が、反応に実質的に影響を与えるものではなぐかつ、 目的生 成物であるフッ化カルボ-ルと精製分離しやす 、ものである場合は、上記の範囲ま で不純物を低減しなくてもょ 、。
一酸ィ匕炭素ガスに含まれうる不純物の種類はその製造方法により異なる。例えば、 スチームクラッキング法により一酸ィ匕炭素ガスを製造する場合、不純物として二酸ィ匕 炭素が生成する。この場合は、生成した一酸ィ匕炭素ガスをソーダライム等のアルカリ と接触させた後、シリカゲル等で脱水することにより二酸ィ匕炭素を除去できる。
[0018] 本発明に用いられるフッ素ガスは、単体のフッ素(F )であり、フッ素ガスをそのまま

用いてもよいが、希釈用ガスにより希釈して用いるのが好ましい。このようにフッ素ガ スを希釈して用いることにより、反応速度を適度に低下させ、副生反応を抑制すること ができる。また、フッ素ガスが後述する液体と反応することを効果的に防止することが できる。希釈は、フッ素ガス濃度を 80体積%以下にするのが好ましぐ 60体積%以 下にするのがより好ましい。
また、一酸ィ匕炭素ガスと同様、フッ素ガスとしても高純度であるものを用いるのが好 ましぐ具体的には 99. 0体積%以上、特には 99. 5体積%以上であるものを用いる のが好ましい。よって、原料とするフッ素ガス中に不純物が多く含まれる場合は、精製 処理により当該不純物を分離、除去することが好ま 、。
[0019] 一酸化炭素ガスおよびフッ素ガスの一方または両方を希釈する希釈用ガスとしては 、フッ化カルボ-ルガス、窒素ガス、ヘリウムガス、ネオンガスおよびアルゴンガスから なる群力も選ばれる少なくとも 1種が好ましい。
希釈用ガスがフッ化カルボ-ルである場合には、製造したフッ化カルボ-ルカ 希 釈用ガスを除去する工程を省略することができる。また、希釈用ガスが窒素ガス、ヘリ ゥムガス、ネオンガスおよびアルゴンガスからなる群力も選ばれる少なくとも 1種である 場合には、フッ化カルボニルと希釈用ガスとの沸点の差が大きいため、蒸留による分 離が容易となる。
[0020] 本発明にお ヽては、一酸化炭素ガスとフッ素ガスとを、液体の中で接触させて反応 を行わせる。これにより、一酸ィ匕炭素ガスとフッ素ガスとの反応により生じるフッ化カル ボニルの生成熱を液体により効率よく除去することができ、激しい発熱、副反応による 収率の低下等の問題なぐフッ化カルボニルを製造することが可能となる。
[0021] 本発明に用いられる液体は、フッ素ガスと実質的に反応しない物質であるのが好ま しい態様の一つである。フッ素ガスが液体と反応して消費されると、フッ化カルボ-ル の収率が低下し、また、大きな反応熱が発生しうるので好ましくない。
フッ素ガスと実質的に反応しない物質としては、例えば、じー!!結合を含まずじー 結合を含む含フッ素化合物が挙げられる。具体的には、例えば、ペルフルォロアル カン類(例えば、 3M社製のフロリナート FC— 72)、ペルフルォロエーテル類(例えば 、 3M社製のフロリナート FC— 75および FC— 77)、ペルフルォロポリエーテル類(例 えば、デュポン社製のクライトツタス、ァウジモント社製のフォンブリンおよびガルデン 、ダイキン工業社製のデムナム等)、ペルフルォロエステル類、クロ口フルォロカーボ ン類、クロ口フルォロポリエーテル類、ペルフルォロアルキルアミン(例えば、ペルフル ォロトリアルキルァミン)、不活性流体 (例えば、 3M社製の各種フロリナート)が挙げら れる。また、 C F [CF OCF (CF ) ] CF OC F (ただし、 mは = 1〜4の整数)で表

される化合物も使用でき、なかでも C F OCF (CF ) CF OC Fは好ましい。

[0022] また、塩素原子、窒素原子および酸素原子力 なる群力 選ばれる少なくとも 1種 の原子を構造中に有する公知の有機溶剤をペルフルォロ化して得られる有機溶剤も 挙げられる。
[0023] これらの液体は、単独で用いてもよぐ 2種以上を併用してもよい。
[0024] 液体は、フッ素ガスと反応した場合にフッ化カルボ-ルを生じさせる物質であるのが より好まし 、。
また、上述したように、本発明に用いられる液体はフッ素ガスと実質的に反応しない 物質であるのが好まし 、が、前記液体がフッ素ガスと反応してフッ化カルボ-ルを生 成させるものである場合、そのような液体は好適に用いられる。このような場合は、反 応により生じる物質がフッ化カルボ-ルであるため、得られるフッ化カルボ-ルの純 度は低下しない。
フッ素ガスと反応した場合にフッ化カルボニルを生じさせる化合物としては、末端に CF (CF ) COF基を有する化合物が好ましぐさらには C H結合を含まない含フ

ッ素化合物が好ましい。例えば、 C F [CF OCF (CF ) ] COF (ただし、 nは 1〜4の

整数)で表される化合物が好ましぐ具体的には、 C F OCF (CF ) COF、 C F OCF
(CF ) CF OCF (CF ) COF等のペルフルォロカルボン酸フロライド類が挙げられる。 し力しながら、前記液体とフッ素ガスとの反応率が高すぎる場合は、発熱の問題が 生じる可能性があるので、反応率は 0. 4モル%以下、特には 0.2モル%以下とする のが好ましい。
[0025] また、本発明に用いられる液体は、フッ化カルボニルを実質的に溶解させな!/、のが 好ましい。この場合、生成したフッ化カルボニルを気体として効率よく収集することが できる。
[0026] 一酸化炭素ガスおよびフッ素ガスは、 V、ずれも、液体中にぉ 、て、溶解して!/、なく てもよく、一部または全部が溶解していてもよい。両方が液体に溶解していない場合 には、両者が気体の状態で接触して反応する気相反応となり、いずれか一方が液体 に溶解せず他方が溶解している場合には、一方が気体の状態、他方が液体に溶存 した状態で接触して反応する気液界面での反応となり、両方が液体に溶解して 、る 場合には、両者が液体に溶存した状態で接触して反応する液相反応となる。これら の気相反応、気液界面での反応および液相反応は、並行して起こっていてもよい。 [0027] 一酸ィ匕炭素ガスおよびフッ素ガスがいずれも液体に実質的に溶解しない場合、両 者のガスを微細な気泡にして液体中に分散させ、気泡同士を衝突させることにより、 両者を接触させて反応させるのが好まし ヽ。
後に例示するようなフッ化カルボニルの製造装置においては、生成したフッ化カル ボニルが反応器内の空間に一時的に貯留される力 このような空間に未反応の一酸 化炭素ガスおよびフッ素ガスが供給されると、反応熱が十分に除熱されな 、ことがあ る。したがって、液体中で上記反応が実質的に終了するのが好ましい。
上述したように、一酸ィ匕炭素ガスおよびフッ素ガスのそれぞれを気泡にして液体中 に分散させ、気泡同士を衝突させて反応を行う場合、反応効率が高くなる。
気泡の大きさは、小さいほど個々の気泡の衝突による反応熱が小さくなり、除熱をし やすくなる点で好ましい。気泡を小さくする方法としては、例えば、吹き込み管を用い て原料ガスを液体中に供給する方法;原料ガスに焼結フィルター、ガス透過膜、気液 混合器等を通過させる方法;反応器内の液体を混合する力べはん装置を用いる方法 が挙げられる。
[0028] また、液体中で上記反応が実質的に終了するように、気泡の液体中での存在時間 が長くなるように、反応条件や装置を設定するのが好ま 、。
[0029] 一酸ィ匕炭素ガスおよびフッ素ガスがいずれも液体に実質的に溶解しない場合、混 合させる一酸ィ匕炭素ガスとフッ素ガスとの量比(モル比)は、理論的には 1: 1であるの が好ましいが、実際には流量制御の誤差を考慮する必要があるため、未反応のフッ 素ガスが残存することを防止する点で、 1. 01 : 1〜1. 05 : 1にするのが好ましい。
[0030] また、一酸ィ匕炭素ガスおよびフッ素ガスの一方または両方が液体に溶解する場合 において、溶解の効率を高くする方法としては、吹込みノズルのような気泡を小さくす る装置を用いて、上記気泡と液体とを混合する方法が挙げられる。気泡と液体とを混 合する方法としては、例えば、反応器内の液体を混合する力べはん装置を用いる方 法、循環ラインとポンプとにより液体を循環させる方法が挙げられる。
[0031] 液体の温度は、沸点以下であれば特に限定されないが、温度が低いと反応が遅く なり、未反応の一酸ィヒ炭素ガスおよびフッ素ガスが反応器内の空間において気相で 反応することがあるため、 50〜250°Cであるのが好ましぐ 30〜230°Cであるの 力 り好ましぐ— 10〜200°Cであるのが更に好ましい。液体の温度を上記範囲に調 整するために、冷却を行うのが好ましい。冷却の方法は、例えば、冷却ジャケット等の 公知の方法を用いることができる。
[0032] 反応圧力は、原料ガスの液体への溶解、液体中に気泡が存在する場合の気泡径、 気泡の液中での滞在時間等を考慮して適宜決定することができるが、一般に、ゲー ジ圧で、 0〜lMPaであるのが好ましぐ 0〜0. 8MPaであるのがより好ましぐ 0〜0.
5MPaであるのが更に好ましい。圧力が高いほど、原料ガスの液体への溶解は高く なり、気泡は小さくなり、気泡の液中滞在時間は長くなる。
[0033] 本発明のフッ化カルボ-ルの製造方法は、バッチ式で行ってもよぐ連続式で行つ てもよい。連続式で行う場合は、液体を仕込んだ反応器に原料ガスを吹き込む方法
、循環ラインとポンプとにより循環させた液体に原料ガスを吹き込む方法が好適に用 いられる。
[0034] 上記のようにして得られたフッ化カルボ-ルは、副生物を除去してより高純度にする ために、また、希釈用ガスにより希釈している場合にはこれを除去するために、精製 するのが好ましい。精製の方法は、特に限定されず、例えば、従来公知の方法を用 いることができる。具体的には、蒸留が好ましい。
[0035] 以下、本発明のフッ化カルボ-ルの製造方法の好適な実施態様を、添付の図面を 参照して説明する。
図 1は、フッ化カルボ-ルの製造装置を表す模式図である。図 1に示されるフッ化力 ルポニルの製造装置 1は、基本的に、反応器 10と、反応器 10に気体を供給するため の第 1の差込管 12および第 2の差込管 14と、反応器 10の内容物を力べはんするため の力べはん翼 16を有する力べはん機 18と、反応器 10を冷却するための冷却ジャケッ ト 20と、冷却ジャケット 20に冷却水(冷却媒体であればよい。以下同じ)を供給するた めの冷却水供給管 22と、冷却ジャケット 20から冷却水を排出するための冷却水排出 管 24と、反応器 10から気体を排出するための気体排出管 26と、気体排出管 26の途 中に設けられた二重管型熱交翻28と、二重管型熱交翻28に冷却水を供給す るための冷却水供給管 30と、二重管型熱交 から冷却水を排出するための冷 却水排出管 32とを具備する。 [0036] まず、好ましくは反応器 10を脱気した後、液体 34を仕込む。
ついで、モーターによりかくはん機 18の力べはん翼 16を回転させて、液体 34を激し く力べはんする。同時に、冷却水供給管 22から冷却ジャケット 20に冷却水を供給し、 冷却水排出管 24から排出させる。
上記の状態で、初めに、第 1の差込管 12から反応器 10にフッ素ガス希釈用の希釈 ガスを供給し、反応器 10内の圧力を制御する。ついで、希釈ガスを流したまま、更に 、第 1の差込管 12から反応器 10にフッ素ガスを供給する。その後、速やかに第 2の 差込管 14から反応器 10に一酸化炭素ガスを供給する。これにより、液体 34の中で、 第 1の差込管 12から供給されたフッ素ガスの気泡と、第 2の差込管 14から供給され た一酸ィ匕炭素ガスの気泡とが衝突し、反応ガスが生成する。
[0037] 生成した反応ガスおよび反応に用いられなカゝつたガス(以下、両者を併せて「反応 粗ガス」という。)は、反応器 10の上部空間 36に一時的に貯留された後、気体排出管 26を通じて排出され、気体排出管 26の途中に設けられた二重管型熱交翻28で 冷却される。二重管型熱交翻28には、冷却水が冷却水供給管 30から供給され、 冷却水排出管 32から排出される。
最後に、得られた反応粗ガスを蒸留装置(図示せず)により精製して、高純度のフッ 化カルボニルを得る。
[0038] 本発明のフッ化カルボ-ルの製造方法においては、液体により除熱が効率的に行 われるため、爆発の危険性、副反応による収率の低下、激しい発熱等の問題を生じ ることなぐフッ化カルボ-ルを大量に製造することができる。
[0039] 本発明により製造されるフッ化カルボニルは、その用途を特に限定されず、例えば 、半導体製造装置等のクリーニングガスおよびエッチングガスや、有機化合物のフッ 素化剤および原料として、好適に用いられる。中でも、高純度であるため、半導体製 造装置のタリ一ユングガスの用途に特に好適に用 ヽられる。
実施例
[0040] 以下に実施例を示して本発明を具体的に説明する。ただし、本発明はこれらに限ら れるものではない。
1.フッ化カルボニルの製造 (実施例 1)
図 1に示されるフッ化カルボニルの製造装置を用いて、以下のようにしてフッ化カル ボニルを製造した。図 1に示されるフッ化カルボ-ルの製造装置 1において、反応器 10は、ステンレス製、内径 150mm、深さ 315mm、内容積約 5Lであり、第 1の差込 管 12および第 2の差込管 14は内径各 6mmであった。

ついで、モーターにより 600rpmで力べはん機 18の力べはん翼 16を回転させて、液 体 34を激しくかくはんした。同時に、冷却水供給管 22から冷却ジャケット 20に温度 1 7°Cの冷却水を供給し、冷却水排出管 24から排出させた。冷却水の流量は、 400L Z時であった。
上記の状態で、初めに、第 1の差込管 12から反応器 10にフッ素ガス希釈用の窒素 ガスを流量 5000SCCMで供給し、反応器 10内の圧力を 0. 09MPa (ゲージ圧)に 制御した。ついで、窒素ガスを流したまま、更に、第 1の差込管 12から反応器 10にフ ッ素ガスを流量 1000SCCMで供給した (フッ素濃度 16. 7体積%)。その後、速やか に第 2の差込管 14力も反応器 10に一酸ィ匕炭素ガスを流量 1000SCCMで供給した 。これにより、液体 34の中で、第 1の差込管 12から供給されたフッ素ガスの気泡と、 第 2の差込管 14から供給された一酸ィ匕炭素ガスの気泡とが衝突し、反応ガスが生成 した。
[0042] 反応粗ガスは、反応器 10の上部空間 36に一時的に貯留された後、気体排出管 26 を通じて排出され、気体排出管 26の途中に設けられた二重管型熱交翻28で冷却 された。二重管型熱交換器 28には、冷却水が冷却水供給管 30から供給され、冷却 水排出管 32から排出された。
このようにして、反応を 60分間連続的に行った。反応終了時において、反応器 10 の気相温度は 83°Cであり、液体 34の温度は 34°Cであり、冷却水排出管 24における 冷却水の温度は 22°Cであった。
[0043] 二重管型熱交 による冷却を経て気体排出管 26から排出された反応粗ガス を、ガスクロマトグラフに導入して、組成を分析した。 その結果、一酸化炭素ガスの反応率は 100%、フッ化カルボニルガスの選択率は 9 7. 3%、二酸化炭素ガスの選択率は 2. 7%であった。四フッ化メタンは検出されなか つた。ここで、選択率(モル%基準)は、フッ化カルボ-ル Z (フッ化カルボ-ル +二酸 化炭素 +四フッ化メタン) X 100 で表される。

冷却ジャケット 20に供給した冷却水の温度を— 10°Cとし、フッ素ガス希釈用の窒素 ガスの流量を 3360SCCMとし、反応器 10内の圧力を 0. IMPa (ゲージ圧)とし、フ ッ素ガスの流量を 2000SCCMとし (フッ素濃度 37. 3体積0 /0)、一酸化炭素ガスの流 量を 2000SCCMとした以外は、実施例 1と同様の方法により、フッ化カルボ-ルを 製造した。
反応終了時において、反応器 10の気相温度は 27. 1°Cであり、液体 34の温度は 1 8. 1°Cであり、冷却水排出管 24における冷却水の温度は 8°Cであった。
[0045] 二重管型熱交 による冷却を経て気体排出管 26から排出された反応粗ガス を、ガスクロマトグラフに導入して、組成を分析した。
その結果、一酸化炭素ガスの反応率は 100%、フッ化カルボニルガスの選択率は 9 9. 0%、二酸化炭素ガスの選択率は 0. 9%、四フッ化メタンの選択率は 0. 1%であ つた o
(実施例 3)
冷却ジャケット 20に供給した冷却水の温度を— 10°Cとし、フッ素ガス希釈用のフッ 化カルボ-ルの流量を 2450SCCMとし、反応器 10内の圧力を 0. IMPa (ゲージ圧 )とし、フッ素ガスの流量を 2000SCCMとし (フッ素濃度 45体積%)、一酸ィ匕炭素ガ スの流量を 2000SCCMとした以外は、実施例 1と同様の方法により、フッ化カルボ- ルを製造した。
反応終了時において、反応器 10の気相温度は 50°Cであり、液体 34の温度は 27 °Cであり、冷却水排出管 24における冷却水の温度は 6°Cであった。
二重管型熱交 28による冷却を経て気体排出管 26から排出された反応粗ガス を、ガスクロマトグラフに導入して、組成を分析した。
その結果、一酸化炭素ガスの反応率は 100%、フッ化カルボニルガスの選択率は 9 9. 89%、二酸化炭素ガスの選択率は 0. 08%、四フッ化メタンの選択率は 0. 03% であった。
(実施例 4)
反応器に入れる液体を C3F70CF (CF3) CF20C2F5 7. 38kgとする以外は、 実施例 3と同様の方法により、フッ化カルボ-ルを製造した。
反応終了時において、反応器 10の気相温度は 42. 4°Cであり、液体 34の温度は 2 1. 5°Cであり、冷却水排出管 24における冷却水の温度は 5°Cであった。
二重管型熱交 28による冷却を経て気体排出管 26から排出された反応粗ガス を、ガスクロマトグラフに導入して、組成を分析した。
その結果、一酸化炭素ガスの反応率は 100%、フッ化カルボニルガスの選択率は 9 9. 9%、二酸化炭素ガスの選択率は 0. 09%、四フッ化メタンは 0. 01%であった。 (実施例 5)
反応器に入れる液体を 3Μ社のフロリナート FC— 77 8. Okgとする以外は、実施 例 3と同様の方法により、フッ化カルボ-ルを製造した。
反応終了時において、反応器 10の気相温度は 57. 6°Cであり、液体 34の温度は 18 . 2°Cであり、冷却水排出管 24における冷却水の温度は 7°Cであった。
二重管型熱交 28による冷却を経て気体排出管 26から排出された反応粗ガス を、ガスクロマトグラフに導入して、組成を分析した。
その結果、一酸化炭素ガスの反応率は 100%、フッ化カルボニルガスの選択率は 9 9. 9%、二酸化炭素ガスの選択率は 0. 06%、四フッ化メタンは検出限界 0. 02%で めつに。
(比較例 1)
図 2に示されるフッ化カルボニルの製造装置を用いて、以下のようにしてフッ化カル ボニルを製造した。
図 2は、別のフッ化カルボニルの製造装置を表す模式図である。図 2に示されるフッ 化カルボニルの製造装置 2は、基本的に、気相反応器 50 (ステンレス製、内径 25m m)と、気相反応器 50に気体を供給するための第 1の気体導入管 52および第 2の気 体導入管 54 (内径各 10mm)と、気相反応器 50を冷却するための冷却ジャケット 56 と、冷却ジャケット 56に冷却水を供給するための冷却水供給管 58と、冷却ジャケット 56から冷却水を排出するための冷却水排出管 60と、気相反応器 50から気体を排出 するための気体排出管 62とを具備する。
[0047] まず、冷却水供給管 58から冷却ジャケット 56に温度 17°Cの冷却水を供給し、冷却 水排出管 60から排出させた。冷却水の流量は、 400LZ時であった。
上記の状態で、初めに、第 1の気体供給管 52から気相反応器 50にフッ素ガス希釈 用の窒素ガスを流量 5000SCCMで供給し、気相反応器 50内の圧力を 0. 02MPa ( ゲージ圧)に制御した。ついで、窒素ガスを流したまま、更に、第 1の気体供給管 52 から気相反応器 50にフッ素ガスを流量 1000SCCMで供給した (フッ素濃度 16. 7 体積%)。その後、速やかに第 2の気体供給管 54から気相反応器 50に一酸化炭素 ガスを流量 1000SCCMで供給した。これにより、気相反応器 50内で、第 1の気体供 給管 52から供給されたフッ素ガスと、第 2の気体供給管 54から供給された一酸化炭 素ガスとが衝突し、反応ガスが生成した。
このようにして、反応を 60分間連続的に行った。反応終了時において、気相反応 器 50の内部の温度は最高で 400°Cに達しており、冷却水排出管 60における冷却水 の温度は 18°Cであった。
[0048] 気体排出管 60から排出された反応粗ガスを、ガスクロマトグラフに導入して、組成を 分析した。
その結果、一酸化炭素ガスの反応率は 100%、フッ化カルボニルガスの選択率は 9 5. 1%、二酸化炭素ガスの選択率は 4. 3%、四フッ化メタンの選択率は 0. 6%であ つた o
[0049] これらの結果から明らかなように、本発明のフッ化カルボニルの製造方法 (実施例 1 〜3)によれば、一酸ィ匕炭素ガスとフッ素ガスとを液体の中で接触させない場合 (比較 例 1)に比べて、高純度のフッ化カルボニルを大量に製造することができる。
産業上の利用可能性
[0050] 本発明で高い収率で得られる高純度のフッ化カルボニルは、半導体製造装置等の クリーニングガスおよびエッチングガスや、有機化合物のフッ素ィ匕剤および原料など の広範な分野にいて好適に使用される。 なお、 2004年 12月 16日に出願された日本特許出願 2004— 364183号の明細書 、特許請求の範囲、図面及び要約書の全内容をここに引用し、本発明の明細書の開 示として、取り入れるものである。

Claims

請求の範囲
[1] 一酸ィ匕炭素ガスとフッ素ガスとを液体の中に導入し、液体中で一酸ィ匕炭素とフッ素 とを反応させ、フッ化カルボ-ルを得る、フッ化カルボ-ルの製造方法。
[2] 一酸ィ匕炭素ガスとフッ素ガスとを液体の中で接触させて反応を行わせ、フッ化カル ボニルを得る、フッ化カルボニルの製造方法。
[3] 前記液体が、前記一酸化炭素ガスおよび前記フッ素ガスの一方または両方を実質 的に溶解させな 、、請求項 1または 2に記載のフッ化カルボニルの製造方法。
[4] 前記液体が、前記一酸化炭素ガスおよび前記フッ素ガスの両方を実質的に溶解さ せず、かつ、前記一酸化炭素ガスおよび前記フッ素ガスの両方を、前記液体中に気 泡の状態で分散させ、前記気泡同士を衝突させることにより、両者を接触させる、請 求項 3に記載のフッ化カルボ-ルの製造方法。
[5] 前記液体が、 C H結合を含まず C F結合を含む含フッ素化合物である請求項 3 または 4に記載のフッ化カルボ-ルの製造方法。
[6] 前記液体が、フッ素と反応した場合にフッ化カルボニルを生じさせる化合物である 請求項 1または請求項 2に記載のフッ化カルボニルの製造方法。
[7] 前記フッ素と反応した場合にフッ化カルボ-ルを生じさせる化合物が、末端に— C
F (CF ) COF基を有する化合物である請求項 6に記載のフッ化カルボニルの製造方
