本発明の露光方法は、 複数の露光光源部を有し、 その複数の露光光源部の各露光 光源部から射出された第 1の露光光を集束し、 その集束された第 1の露光光を第 2 の露光光として射出する露光光射出手段から射出された第 2の露光光を照射手段に より露光面に照射するとともに、 第 1の露光光および第 2の露光光の光量を検出す る露光方法において、 入射された露光光から第 1の減衰率および第 1の減衰率より 大きい第 2の減衰率で減衰した減衰光を形成する減衰手段を設け、 第 1の露光光の 光量を検出する場合には、 各露光光源部から射出された第 1の露光光を減衰手段に より第 1の減衰率で減衰した減衰光を検出し、 第 2の露光光の光量を検出する場合 には、 露光光射出手段から射出された第 2の露光光を減衰手段により第 2の減衰率 で減衰した減衰光を検出することを特徴とする。
また、 上記露光方法においては、 第 1の露光光を第 1の減衰率により減衰した減 衰光の光量および第 2の露光光を第 2の減衰率により減衰した減衰光の光量がそれ ぞれ同一の光電検出手段の検出可能範囲内となるように第 1の減衰率および第 2の 減衰率の大きさを設定するようにすることができる。
また、 減衰手段を、 入射された露光光からその一部を第 1の部分光として取り出 す第 1の減衰部と、 第 1の減衰部により取り出された第 1の部分光の一部を反射し て第 2の部分光として取り出すとともに上記一部以外の第 1の部分光を透過して第 3の部分光として取り出す第 2の減衰部とを有するものとし、 第 1の露光光の光量 を検出する場合には、 第 1の減衰率で減衰された、 第 2の部分光または第 3の部分 光のいずれか一方の部分光を検出し、 第 2の露光光の光量を検出する場合には、 第 2の減衰率で減衰された、 他方の部分光を検出するようにすることができる。
また、 複数の露光光源部の各露光光源部を、 複数の露光光源を有するものとする とともにその複数の露光光源の各露光光源から射出された第 3の露光光を集束し、 その集束された第 3の露光光を第 1の露光光として射出するものとし、 減衰手段を、 入射された露光光からさらに第 1の減衰率より小さい第 3の減衰率で減衰した減衰 光を形成するものとし、 第 3の露光光の光量を検出する場合には、 露光光源から射 出された第 3の露光光を減衰手段により第 3の減衰率で減衰した減衰光を検出する ようにすることができる。
また、 第 1の露光光を第 1の減衰率により減衰した減衰光の光量、 第 2の露光光 を第 2の減衰率により減衰した減衰光の光量および第 3の露光光を第 3の減衰率に より減衰した減衰光の光量がそれぞれ同一の光電検出手段の検出可能範囲内となる ように第 1の減衰率、 第 2の減衰率および第 3の減衰率の大きさを設定するように することができる。
また、 減衰手段を、 入射された露光光からその一部を第 1の部分光として取り出 す第 1の減衰部と、 第 1の減衰部により取り出された第 1の部分光の一部を反射し て第 2の部分光として取り出すとともに上記一部以外の第 1の部分光を透過して第 3の部分光として取り出す第 2の減衰部と、 第 2の減衰部において反射された第 2 の部分光および第 2の減衰部おいて透過した第 3の部分光のいずれか一方の部分光 の一部を反射して第 4の部分光として取り出すとともに上記一部以外のいずれか一 方の部分光を透過して第 5の部分光として取り出す第 3の減衰部とを有するものと し、 第 1の露光光の光量を検出する場合には、 第 1の減衰率で減衰された、 上記い ずれか一方の部分光、 第 4の部分光および第 5の部分光のうちのいずれか 1つの部 分光を検出し、 第 2の露光光の光量を検出する場合には、 第 2の減衰率で減衰され た、 上記いずれか一方の部分光、 第 4の部分光および第 5の部分光のうちのいずれ か 1つの部分光を検出し、 第 3の露光光の光量を検出する場合には、 第 3の減衰率 で減衰された、 いずれか一方の部分光、 第 4の部分光および第 5の部分光のうちの いずれか 1つの部分光を検出するようにすることができる。
また、 第 2の露光光の光量を検出し、 第 2の露光光の光量が所定の目標値以下で ある場合には第 2の露光光の光量が大きくなるように露光光源部の第 1の露光光の 光量を調整するようにすることができる。
また、 第 2の露光光の光量を検出し、 第 2の露光光の光量が所定の目標値以下で ある場合には第 2の露光光の光量が大きくなるように露光光源の第 3の露光光の光 量を調整するようにすることができる。
また、 第 3の露光光の光量の調整後に再び第 2の露光光の光量を検出し、 第 2の 露光光の光量が所定の目標値以下である場合には、 露光光源の特性データを取得し、 その特性データに基づいて露光光源の第 3の露光光の光量を再度調整するようにす ることができる。
また、 第 3の露光光の光量の調整後に再び第 2の露光光の光量を検出し、 第 2の 露光光の光量が所定の目標値以下である場合には、 第 3の露光光の光量が所定の目 標値以下の露光光源の情報を取得し、 その露光光源の情報に基づいて、 再び上記第 3の露光光の光量が所定の目標値以下の露光光源以外の露光光源の第 3の露光光の 光量を調整するようにすることができる。
また、 第 2の露光光の光量を検出した後、 その検出された第 2の露光光の光量が 所定の目標値以下である場合に複数の露光光源部の各露光光源部から射出された第 1の露光光を検出し、 その検出された第 1の露光光の光量が所定の目標値以下であ る場合にはその目標値以下の光量の露光光源部について異常であることを示す警告 をするようにすることができる。
また、 照射手段により露光面に照射される照射光の光量を検出するようにするこ とができる。 また、 上記検出された照射光の光量が所定の目標値以下である場合には第 2の露 光光の光量が大きくなるように複数の露光光源部の第 1の露光光の光量を調整する ようにすることができる。
また、 上記検出された照射光の光量が所定の目標値以下であって、 かつ第 2の露 光光の光量が目標値である場合には、 照射手段が異常であることを示す警告をする ようにすることができる。
本発明の露光装置は、 複数の露光光源部を有し、 その複数の露光光源部の各露光 光源部から射出された第 1の露光光を集束し、 その集束された第 1の露光光を第 2 の露光光として射出する露光光射出手段と、 露光光射出手段から射出された第 2の 露光光を露光面に照射する照射手段と、 第 1の露光光および第 2の露光光の光量を 検出する光電検出手段とを備えた露光装置において、 入射された露光光から第 1の 減衰率および第 1の減衰率より大きい第 2の減衰率で減衰した減衰光を形成する減 衰手段を有し、 第 1の露光光の光量を検出する場合には、 各露光光源部から射出さ れた第 1の露光光を減衰手段により第 1の減衰率で減衰した減衰光を検出し、 第 2 の露光光の光量を検出する場合には、 露光光射出手段から射出された第 2の露光光 を減衰手段により第 2の減衰率で減衰した減衰光を検出するものであることを特徴 とする。
また、 上記露光装置においては、 第 1の露光光を第 1の減衰率により減衰した減 衰光の光量および第 2の露光光を第 2の減衰率により減衰した減衰光の光量がそれ ぞれ同一の光電検出手段の検出可能範囲内となるように第 1の減衰率および第 2の 減衰率の大きさを設定するようにすることができる。
また、 減衰手段を、 入射された露光光からその一部を第 1の部分光として取り出 す第 1の減衰部と、 第 1の減衰部により取り出された第 1の部分光の一部を反射し て第 2の部分光として取り出すとともに上記一部以外の第 1の部分光を透過して第 3の部分光として取り出す第 2の減衰部とを有するものとし、 第 1の露光光の光量 を検出する場合には、 第 1の減衰率で減衰された、 第 2の部分光または第 3の部分 光のいずれか一方の部分光を検出し、 第 2の露光光の光量を検出する場合には、 第 2の減衰率で減衰された、 他方の部分光を検出するものとすることができる。 また、 複数の露光光源部の各露光光源部を、 複数の露光光源を有するものとする とともにその複数の露光光源の各露光光源から射出された第 3の露光光を集束し、 その集束された第 3の露光光を第 1の露光光として射出するものとし、 減衰手段を、 入射された露光光からさらに第 1の減衰率より小さい第 3の減衰率で減衰した減衰 光を形成するものとし、 第 3の露光光の光量を検出する場合には、 露光光源から射 出された第 3の露光光を減衰手段により第 3の減衰率で減衰した減衰光を検出する ものとすることができる。
また、 第 1の露光光を第 1の減衰率により減衰した減衰光の光量、 第 2の露光光 を第 2の減衰率により減衰した減衰光の光量および第 3の露光光を第 3の減衰率に より減衰した減衰光の光量がそれぞれ同一の光電検出手段の検出可能範囲内となる ように第 1の減衰率、 第 2の減衰率おょぴ第 3の減衰率の大きさを設定するように することができる。
また、 減衰手段を、 入射された露光光からその一部を第 1の部分光として取り出 す第 1の減衰部と、 第 1の減衰部により取り出された第 1の部分光の一部を反射し て第 2の部分光として取り出すとともに上記一部以外の第 1の部分光を透過して第 3の部分光として取り出す第 2の減衰部と、 第 2の減衰部において反射された第 2 の部分光および第 2の減衰部おいて透過した第 3の部分光のいずれか一方の部分光 の一部を反射して第 4の部分光として取り出すとともに上記一部以外のいずれか一 方の部分光を透過して第 5の部分光として取り出す第 3の減衰部とを有するものと し、 第 1の露光光の光量を検出する場合には、 第 1の減衰率で減衰された、 いずれ か一方の部分光、 第 4の部分光および第 5の部分光のうちのいずれか 1つの部分光 を検出し、 第 2の露光光の光量を検出する場合には、 第 2の減衰率で減衰された、 いずれか一方の部分光、 第 4の部分光および第 5の部分光のうちのいずれか 1つの 部分光を検出し、 第 3の露光光の光量を検出する場合には、 第 3の減衰率で減衰さ れた、 いずれか一方の部分光、 第 4の部分光おょぴ第 5の部分光のうちのいずれか 1つの部分光を検出するものとすることができる。
また、 光電検出手段により検出された第 2の露光光の光量が所定の目標値以下で ある場合には第 2の露光光の光量が大きくなるように露光光源部の第 1の露光光の 光量を調整する光量調整手段を有するものとすることができる。
また、 光電検出手段により検出された第 2の露光光の光量が所定の目標値以下で ある場合には第 2の露光光の光量が大きくなるように露光光源の第 3の露光光の光 量を調整する光量調整手段を有するものとすることができる。
また、 光量調整手段を、 第 3の露光光の光量の調整後に再び光電検出手段により 検出された第 2の露光光の光量が所定の目標値以下である場合には、 露光光源の特 性データを取得し、 その特性データに基づいて露光光源の第 3の露光光の光量を再 度調整するものとすることができる。
また、 光量調整手段を、 第 3の露光光の光量の調整後に再び光電検出手段により 検出された第 2の露光光の光量が所定の目標値以下である場合には、 第 3の露光光 の光量が所定の目標値以下の露光光源の情報を取得し、 その露光光源の情報に基づ いて、 再び上記第 3の露光光の光量が所定の目標値以下の露光光源以外の露光光源 の第 3の露光光の光量を調整するものとすることができる。
また、 光電検出手段により第 2の露光光を検出した後、 その光電検出手段により 検出された第 2の露光光の光量が所定の目標値以下である場合には各露光光源部の 第 1の露光光が順次射出され、 その射出された第 1の露光光が光電検出手段により 検出されるよう各露光光源部を制御する制御手段と、 光電検出手段により検出され た第 1の露光光の光量が所定の目標値以下である場合にはその所定の目標値以下の 光量の露光光源部について異常であることを示す警告をする異常警告手段とを有す るものとすることができる。
また、 照射手段により露光面に照射される照射光の光量を検出する照射光量検出 手段を有するものとすることができる。
また、 照射光量検出手段により検出された照射光の光量が所定の目標値以下であ る場合には第 2の露光光の光量が大きくなるように複数の露光光源部の第 1の露光 光の光量を調整する照射光量調整手段を有するものとすることができる。
また、 照射光量検出手段により検出された照射光の光量が所定の目標値以下であ つて、 かつ光電検出手段により検出された第 2の露光光の光量が所定の目標値であ る場合には、 照射手段が異常であることを示す警告をする照射手段異常警告手段を 有するものとすることができる。
本発明の露光方法および装置によれば、 入射された露光光から第 1の減衰率およ び第 1の減衰率より大きい第 2の減衰率で減衰した減衰光を形成する減衰手段を設 け、 露光光源部から射出された第 1の露光光の光量を検出する場合には、 第 1の露 光光を減衰手段により第 1の減衰率で減衰した減衰光を検出し、 複数の露光光源部 から射出され集束された第 2の露光光の光量を検出する場合には、 第 2の露光光を 減衰手段により第 2の減衰率で減衰した減衰光を検出するようにしたので、 より広 い光量範囲の露光光を検出することができる。
また、 上記露光方法および装置において、 第 1の露光光を第 1の減衰率により減 衰した減衰光の光量おょぴ第 2の露光光を第 2の減衰率により減衰した減衰光の光 量がそれぞれ同一の光電検出手段の検出可能範囲内となるように第 1の減衰率およ び第 2の減衰率の大きさを設定するようにした場合には、 同じ種類の光電検出手段 を用いることができるので、 異なる種類の光電検出手段を用いる場合と比べると、 コス トの削減を図ることができる。
また、 減衰手段を、 入射された露光光からその一部を第 1の部分光として取り出 す第 1の減衰部と、 第 1の減衰部により取り出された第 1の部分光の一部を反射し て第 2の部分光として取り出すとともに上記一部以外の第 1の部分光を透過して第 3の部分光として取り出す第 2の減衰部とを有するものとし、 第 1の露光光の光量 . を検出する場合には、 第 1の減衰率で減衰された、 第 2の部分光または第 3の部分 光のいずれか一方の部分光を検出し、 第 2の露光光の光量を検出する場合には、 第 2の減衰率で減衰された、 他方の部分光を検出するようにした場合には、 1つの減 衰部を用いて第 2の露光光の部分光を取り出して検出する場合と比較すると、 第 1 の減衰部の減衰率を小さくすることができるので、 光学効率を向上することができ る。
また、 複数の露光光源部の各露光光源部を、 複数の露光光源を有するものとする とともにその複数の露光光源の各露光光源から射出された第 3の露光光を集束し、 その集束された第 3の露光光を第 1の露光光として射出するものとし、 減衰手段を、 入射された露光光からさらに第 1の減衰率より小さい第 3の減衰率で減衰した減衰 光を形成するものとし、 第 3の露光光の光量を検出する場合には、 露光光源から射 出された第 3の露光光を減衰手段により第 3の減衰率で減衰した減衰光を検出する ようにした場合には、 より広い光量範囲の露光光を検出することができる。
また、 第 2の露光光の光量を検出し、 第 2の露光光の光量が所定の目標値以下で ある場合には第 2の露光光の光量が大きくなるように露光光源部の第 1の露光光の 光量または露光光源の第 3の露光光の光量を調整するようにした場合には、 より適 切な光量の第 2の露光光を露光面に照射するようにすることができる。
また、 第 3の露光光の光量の調整後に再び第 2の露光光の光量を検出し、 第 2の 露光光の光量が所定の目標値以下である場合には、 露光光源の特性データを取得し、 その特性データに基づいて露光光源の第 3の露光光の光量を再度調整するようにし た場合には、 たとえば、 露光光源が劣化してその特性が変化している場合などにお いても、 その特性変化を考慮した光量制御を行うようにすることができる。
また、 第 3の露光光の光量の調整後に再び第 2の露光光の光量を検出し、 第 2の 露光光の光量が所定の目標値以下である場合には、 第 3の露光光の光量が所定の目 標値以下の露光光源の情報を取得し、 その露光光源の情報に基づいて、 再び上記第 3の露光光の光量が所定の目標値以下の露光光源以外の露光光源の第 3の露光光の 光量を調整するようにした場合には、 たとえば、 露光光源が故障して目標値の光量 の第 3の露光光を射出することができないような場合においても、 その他の露光光 源の第 3の露光光によって捕うことにより適切な光量の第 2の露光光を照射するよ うにすることができる。
また、 第 2の露光光の光量を検出した後、 その検出された第 2の露光光の光量が 所定の目標値以下である場合に複数の露光光源部の各露光光源部から射出された第 1の露光光を検出し、 その検出された第 1の露光光の光量が所定の目標値以下であ る場合にはその目標値以下の光量の露光光源部について異常であることを示す警告 をするようにした場合には、 異常のある露光光源部を適切に交換等することができ る。
また、 照射手段により露光面に照射される照射光の光量を検出するようにした場 合には、 露光光射出手段から射出された第 2の露光光の光量の検出と両方行うよう にすることにより、 露光光射出手段に異常が発生しているのか、 照射手段に異常が 発生しているのかを切り分けることができる。
また、 上記検出された照射光の光量が所定の目標値以下であって、 かつ第 2の露 光光の光量が目標値である場合には、 照射手段が異常であることを示す警告をする ようにした場合には、 照射手段のメンテナンスを適切に行うようにすることができ る。 図面の簡単な説明

以下、 図面を参照して本発明の露光方法を実施する露光装置の一実施形態につい て説明する。 なお、 本発明の露光装置は、 レーザ光の光量の検出方法に特徴を有す るものであるが、 まず露光装置の全体構成について説明する。
本露光装置 1 0は、 図 1に示すように、 シート状の感光材料 1 2を表面に吸着し て保持する平板状の移動ステージ 1 4を備え、 4本の脚部 1 6に支持された厚い板 状の設置台 1 8の上面には、 ステージ移動方向に沿って延びた 2本のガイ ド 2 0が 設置されている。 ステージ 1 4は、 その長手方向がステージ移動方向を向くように 配置されると共に、 ガイ ド 2 0によって往復移動可能に支持されている。 なお、 こ の露光装置 1 0には、 移動手段としてのステージ 1 4をガイ ド 2 0に沿って駆動す るステージ駆動装置 (図示せず) が設けられている。
そして、 設置台 1 8の中央部には、 ステージ 1 4の移動経路を跨ぐようにコの字 状のゲート 2 2が設けられている。 コの字状のゲート 2 2の端部の各々は、 設置台 1 8の両側面に固定されている。 このゲート 2 2を挟んで一方の側にはスキャナ 2 4が設けられ、 他方の側には感光材料 1 2の先端および後端を検知する複数 (たと えば 2個) のセンサ 2 6が設けられている。 スキャナ 2 4およびセンサ 2 6はゲー ト 2 2に各々取り付けられて、 ステージ 1 4の移動経路の上方に固定配置されてい る。 なお、 スキャナ 2 4およびセンサ 2 6は、 これらを制御する図示しないコント ローラに接続されている。
ステージ 1 4には、 スキャナ 2 4による露光開始の際に、 スキャナ 2 4から感光 材料 1 2の露光面に照射されるレーザ光の光量を検出する露光面計測センサ 2 8が 設けられている。 図 1に示すように、 本露光装置 1 0においては、 露光面計測セン サ 2 8は、 ステージ 1 4における感光材料 1 2の接地面の露光開始側の端部に、 ス テージ移動方向に直交する方向に延設されている。
スキャナ 2 4は、 図 2および図 3 Bに示すように、 2行 5列の略マトリ ックス状 に配列された 1 0個の露光ヘッド 3 0を備えている。 なお、 以下において、 m行目 の n列目に配列された個々の露光へッ ドを示す場合は、 露光へッ ド 3 O m nと表記 する。
各露光へッド 3 0は、 後述する内部のデジタル 'マイクロミラー 'デバイス (D M D ) 3 6の画素列方向が走査方向と所定の設定傾斜角度 0をなすように、 スキヤ ナ 2 4に取り付けられている。 したがって、 各露光ヘッ ド 3 0による露光エリア 3 2は、 走査方向に対して傾斜した矩形状のエリアとなる。 ステージ 1 4の移動に伴 い、 感光材料 1 2には露光へッド 3 0ごとに帯状の露光済み領域 3 4が形成される。 なお、 以下において、 m行目の n列目に配列された個々の露光ヘッドによる露光ェ リアを示す場合は、 露光エリア 3 2 m nと表記する。
また、 図 3の Aおよび Bに示すように、 帯状の露光済み領域 3 4のそれぞれが、 隣接する露光済み領域 3 4と部分的に重なるように、 ライン状に配列された各行の 露光へッ ド 3 0の各々は、 その配列方向に所定間隔(露光エリァの長辺の自然数倍、 本実施形態では 2倍)ずらして配置されている。 このため、 1行目の露光エリア 3
2!!と露光ェリア 3 2 2との間の露光できない部分は、 2行目の露光ェリア 3 2 2 1により露光することができる。
露光ヘッド 3 0の各々は、 図 4および図 5に示すように、 入射された光を画像デ ータに応じて画素部毎に変調する空間光変調素子として、 D M D 3 6 (米国テキサ ス . インスツルメンッ社製) を備えている。 この D M D 3 6は、 データ処理部とミ ラー駆動制御部とを備えたコントローラに接続されている。 このコントローラのデ ータ処理部では、 入力された画像データに基づいて、 各露光ヘッド 3 0の D M D 3 6上の使用領域内の各マイクロミラーを駆動制御する制御信号を生成する。 また、 ミラー駆動制御部では、 データ処理部で生成した制御信号に基づいて、 各露光へッ ド 3 0の D M D 3 6の各マイクロミラーの反射面の角度を制御する。 .
図 4に示すように、 D M D 3 6の光入射側には、 光ファイバの出射端部 (発光 点) が露光エリア 3 2の長辺方向と一致する方向に沿って一列に配列されたフアイ バァレイ光源 3 8、 ファイバァレイ光源 3 8から出射されたレーザ光を捕正して D M D上に集光させるレンズ系 4 0、 このレンズ系 4 0を透過したレーザ光を D M D
3 6に向けて反射するミラー 4 2がこの順に配置されている。 なお、 図 4では、 レ ンズ系 4 0を概略的に示してある。
上記レンズ系 4 0は、 図 5に詳しく示すように、 ファイバアレイ光源 3 8から出 射した集光光としてのレーザ光を集光する集光レンズ 4 4、 この集光レンズ 4 4を 通過した光の光路に挿入された口ッドィンテグレータ 4 6、 およびこの口ッドィン テグレータ 4 6の前方つまり ミラー 4 2側に配置された結像レンズ 4 8から構成さ れている。 ロッドインテグレータ 4 6は、 ファイバアレイ光源 3 8から出射したレ 一ザ光を、 平行光に近くかつビーム断面内強度が均一化された光束として DMD 3 6に入射させる。
上記レンズ系 4 0から出射したレーザ光はミラー 4 2で反射し、 T I R (全反 射) プリズム 7 0を介して DMD 3 6に照射される。 なお、 図 4では、 この T I R プリズム 7 0は省略してある。
ここで、 図 5に示すように、 DMD 3 6の光入射側には、 ファイバアレイ光源 3 8から射出されたレーザ光の光量を検出するための光電センサ S H、 後述する L D モジュールから出力されたレーザ光の光量を検出するための光電センサ S M、 後述 する L Dチップから出力されたレーザ光の光量を検出するための光電センサ S L、 集光レンズ 4 4を透過した光の一部を透過するとともに、 一部を光電センサ S に 向けて反射する光学フィルタ F L、 光学フィルタ F Lを反射した反射光の一部を透 過するとともに、 一部を光電センサ S Mに向けて反射する光学フィルタ FM、 およ び光学フィルタ FMを反射した反射光の一部を透過するとともに、 一部を光電セン サ S Hに向けて反射する光学フィルタ F Hを備えている。
そして、 光学フィルタ F Lの反射率 R L、 光学フィルタ FMの反射率 RM、 およ び光学フィルタ F Hの反射率 R Hは、 具体的には、 R L = 0. 5 %、 RM= 1 3. 5 %、 R H= 9 . 0 %である。 したがって、 たとえば、 光学フィルタ F Lに入射さ れたレーザ光の光量を Wとすると場合、 各光学センサ S L, S M, S Hにより受光 されるレーザ光の光量 WS L, WSM) WS Hは、 それぞれ以下の式で算出される。 WS L =WX R L X ( 1 - RM) = 0. 0 0 4 3 2 5 X W

したがって、 上式より光学センサ S L , S M, S Hの検出可能範囲が略同程度だ とすると、 光学センサ S Hが最も大きい光量 Wを検出することができ、 光学センサ S Lが最も小さい光量 Wを検出することができ、 光学センサ S Mが、 光学センサ S Hと光学センサ S Lが検出できる光量の間の光量 Wを検出することができることが わかる。 なお、 光学センサの検出可能範囲とは、 その光学センサの検出可能な最小 の光量から最大の光量までの範囲として考えてもよいし、 その光学センサにおいて リニアリティが保証されている範囲と考えてもよい。 また、 上式において算出され る 0. 0 0 4 3 2 5、 0. 0 0 0 6 1 4 2 5および 0. 0 0 0 0 6 0 7 5の数値を 1から減算した数値が、 請求項でいう減衰率の例に該当する。 また、 本実施形態で は、 請求項における減衰手段を光学フィルタ F L、 光学フィルタ FM、 および光学 フィルタ FHから構成している。
また、 本実施形態においては、 上記のように 3つの光学フィルタにより上記減衰 手段を構成し、 3つの光学センサを用いるようにしたが、 光学センサの検出可能範 囲が広い場合には、 2つの光学フィルタを用いて上記減衰手段を構成し、 2つの光 学センサを用いて検出するようにしてもよい。
また、 本実施形態においては、 3つの光学フィルタの中で光学フィルタ F Lの反 射率を最も小さくするようにしているので、 つまり光学フィルタ F Lの透過率を最 も大きく しているので、 光学効率をより向上させることができる。
また、 本実施形態においては、 光学フィルタ FMを反射した反射光を光学フィル タ FHによって受光するようにしたが、 光学フィルタ FMの反射率を変えることに より、 光学フィルタ FMを透過した透過光を光学フィルタ FHによって受光するよ うにしてもよい。
なお、 特に光量パワー密度の大きい光があたる光学フィルタ F Lにおいては、 他 の光学系などともに封止するようにすることが望ましく、 光学センサ S L, SM, S Hをその封止部材の外側に配置するような場合には、 光学フィルタ F Lを反射し た反射光が光学センサ S L, SM, S Hに導光されるように、 反射光の光路上にお ける封止部材部分はガラスなどで形成する必要がある。
また、 DMD 3 6の光反射側には、 DMD 3 6で反射されたレーザ光を、 感光材 料 1 2上に結像する結像光学系 5 0が配置されている。 この結像光学系 5 0は図 4 では概略的に示してあるが、 図 5に詳細を示すように、 レンズ系 5 2, 5 4からな る第 1結像光学系と、 レンズ系 5 7, 5 8からなる第 2結像光学系と、 これらの結 像光学系の間に挿入されたマイク口レンズァレイ 5 5と、 アパーチャァレイ 5 9と から構成されている。 上記のマイクロレンズアレイ 5 5は、 DMD 3 6の各画素に 対応する多数のマイク口レンズ 5 5 aが配置されてなるものである。 このマイクロ レンズ 5 5 aは、 一例として焦点距離が 0. 1 9mm、 NA (開口数) が 0. 1 1 のものである。 またアパーチャアレイ 5 9は、 マイクロレンズアレイ 55の各マイ ク口レンズ 5 5 aに対応する多数のアパーチャ 5 9 aが形成されてなるものである。 上記第 1結像光学系は、 DMD 36による像を 3倍に拡大してマイクロレンズァ レイ 5 5上に結像する。 そして第 2結像光学系は、 マイクロレンズアレイ 5 5を経 た像を 1. 6 7倍に拡大して感光材料 1 2上に結像、 投影する。 したがって全体で は、 DMD 36による像が 5倍に拡大して感光材料 1 2上に結像、 投影されること になる。
なお、 本露光装置では、 第 2結像光学系と感光材料 1 2との間にプリズムペア 7 2が配設されている。 プリズムペア 72は、 互いに接している面の面方向にずらし て光軸上のガラスの厚みを変化させることで光路長を変化させることができ、 これ により感光材料 1 2上における像のピントの調節を行うことができる。 なお、 同図 中において、 感光材料 1 2は矢印 Y方向に副走査送りされる。
DMD 3 6は図 6に示すように、 SRAMセル (メモリセル) 36 b上に、 各々 画素 (ピクセル) を構成する多数のマイクロミラー 36 aが格子状に配列されてな るミラーデバイスである。 各マイクロミラー 36 aは支柱に支えられており、 その 表面にはアルミニゥム等の反射率の高い材料が蒸着されている。
DMD 3 6の S RAMセル 36 bに、 所望の 2次元パターンを構成する各点の濃 度を 2値で表した画像信号が書き込まれると、 支柱に支えられた各マイクロミラー 3 6 aが、 対角線を中心線として DMD 3 6が配置された基板側に対して土 α度 (たとえば ± 1 0度) のいずれかに傾く。 図 7 Αは、 マイクロミラー 3 6 aがオン 状態である + α度に傾いた状態を示し、 図 7 Βは、 マイクロミラー 36 aがオフ状 態である _ α度に傾いた状態を示す。 したがって、 画像信号に応じて、 DMD 36 の各ピクセルにおけるマイクロミラー 36 aの傾きを、 図 6に示すように制御する ことによって、 DMD 36に入射したレーザ光 Bはそれぞれのマイクロミラ ^ 36 aの傾き方向へ反射される。
なお、 図 6には、 DMD 3 6の一部を拡大し、 各マイクロミラー 3 6 aが + Q;度 または一 α度に制御されている状態の一例を示す。 それぞれのマイクロミラー 3 6 aのオンオフ制御は、 DMD 3 6に接続された上記のコントローラによって行われ る。 また、 オフ状態のマイクロミラー 3 6 aで反射したレーザ光が進行する方向に は、 光吸収体 (図示せず) が配置されている。
ファイバアレイ光源 3 8は、 図 8に示すように、 複数 (たとえば 1 4個) の LD モジュール 6 0を備えており、 各 LDモジュール 6 0には、 第 1のマルチモード光 ファイバ 6 2の一端が結合されている。 第 1のマルチモード光ファイバ 6 2の他端 には、 第 1のマルチモード光ファイバ 6 2より小さいクラッド径を有する第 2のマ ルチモード光ファイバ 6 4が結合されている。 図 9に詳しく示すように、 第 2のマ ルチモード光ファイバ 6 4の第 1のマルチモード光ファイバ 6 2と反対側の端部は 走査方向と直交する方向に沿って 7個並べられ、 それが 2列に配列されてレーザ出 射部 6 6が構成されている。
第 2のマルチモード光ファイバ 6 4の端部で構成されるレーザ出射部 6 6は、 図 9に示すように、 表面が平坦な 2枚の支持板 6 8に挟み込まれて固定されている。 また、 第 2のマルチモード光ファイバ 6 4の光出射端面には、 その保護のために、 ガラス等の透明な保護板が配置されるのが望ましい。 第 2のマルチモード光フアイ バ 6 4の光出射端面は、 光密度が高いため集塵しやすく劣化しやすいが、 上述のよ うな保護板を配置することにより、 端面への塵埃の付着を防止し、 また劣化を遅ら せることができる。
LDモジュール 6 0は、 図 1 0に示す合波レーザ光源 (ファイバ光源) によって 構成されている。 この合波レーザ光源は、 ヒートプロック 8 0上に配列固定された、 複数 (例えば 7個) の LDチップ LD 1 , LD 2, L D 3 , LD 4, LD 5 , LD 6 , および LD 7と、 L Dチップ LD 1〜 L D 7の各々に対応して設けられたコリ メータレンズ 8 1, 8 2 , 8 3 , 84, 8 5, 8 6および 8 7と、 1つの集光レン ズ 9 0と、 1本の第 1のマルチモード光ファイバ 6 2と力 ら構成されている。 なお、 半導体レーザの個数は 7個に限定されるものではなく、 その他の個数が採用されて もよレ、。 また、 上述のような 7個のコリメータレンズ 8 1〜8 7に代えて、 それら のレンズが一体化されてなるコリメータレンズァレイを用いることもできる。 LDチップ LD 1〜LD 7は、 チップ状の横マルチモードまたはシングルモ ド の G a N系半導体レーザであり、 発振波長が総て共通 (例えば、 40 5 nm) であ り、 最大出力も総て共通 (例えば、 マルチモードレーザでは 1 0 0 mW、 シングル モードレーザでは 3 0 mW) である。 なお、 LDチップ LD 1〜LD 7としては、 3 5 0 ηπ!〜 4 5 0 nmの波長範囲で、 上記の 4 0 5 n m以外の発振波長を備える レーザを用いてもよい。
次に、 図 1 1を参照して、 本露光装置における電気的な構成について説明する。 図 1 1に示すように、 本露光装置には、 装置全体を制御する全体制御部 1 0 0が設 けられており、 全体制御部 1 0 0には変調回路 1 0 1が接続され、 変調回路 1 0 1 には DMD 3 6を制御するコントローラ 1 0 2が接続されている。 また、 全体制御 部 1 00には、 LDチップ LD 1〜LD 7を駆動する LD駆動回路 1 0 3が接続さ れている。 さらにこの全体制御部 1 0 0には、 ステージ 1 4を駆動するステージ駆 動装置 1 04が接続されている。
LD駆動回路 1 0 3は、 全体制御部 1 0 0からの制御信号に基づいて LDチップ LD 1〜LD 7をそれぞれ独立して駆動制御することができるものであり、 各 LD チップからそれぞれ異なるタイミングでレーザ光を射出させることができるもので ある。
また、 全体制御部 1 0 0は、 光電センサ S L, S H, SMおよ .露光面計測セン サ 2 8において検出されたレーザ光の光量に応じた電気信号が入力されるものであ り、 この入力された電気信号に応じて所定の制御を行うものである。 その制御につ いては後に詳述する。
また、 全体制御部 1 0 0には、 LDモジュール 6 0の交換指示を出力するモジュ ール交換指示部 1 0 5、 露光へッ ド 3 0の清掃メンテ指示を出力する露光へッ ドメ ンテ指示部 1 0 6とが接続されている。
次に、 本露光装置の動作について説明する。
本露光装置においては、 露光開始の際、 スキャナ 2 4の各露光ヘッド 3 0から所 望の光量のレーザ光が射出されているか否かの確認が行われる。 まずはその手順に ついて、 図 1 2および図 1 3のフローチャートを用いて説明する。 具体的には、 まず、 LD駆動回路 1 0 3からの制御信号に基づいてファイバァレ ィ光源 3 8の L Dモジュール 6 0における LDチップ LD 1〜LD 7の全てからレ 一ザ光が射出される。 LDチップ LD 1〜LD 7から射出されたレーザ光は、 それ ぞれ対応するコリメータレンズ 8 1〜 8 7によって平行光化される。 平行光化され たレーザ光は、 集光レンズ 9 0によって集光され、 第 1のマルチモード光ファイバ 6 2のコア 6 2 aの入射端面上で集束する。 そして、 集光レンズ 9 0によって集束 されたレーザ光が、 この第 1のマルチモード光ファイバ 6 2のコア 6 2 aに入射し て伝搬し、 1本のレーザ光に合波されて第 1のマルチモード光ファイバ 6 2の出射 端部に結合された第 2のマルチモード光ファイバ 64に入射して伝搬し、 レーザ出 射部 6 6から射出される。

4 0に入射され、 レンズ系 4 0を透過したレーザ光はミラー 4 2により DMD 3 6 に向けて反射され、 DMD 3 6により空間光変調された後、 T I Rプリズム 7 0、 結像光学系 5 0およびペアプリズム 7 2を透過してステージ 1 4に設置された露光 面計測センサ 2 8の露光面 2 8 aに照射される (S 1 0) 。 なお、 レーザ光の光量 確認時においては、 DMD 3 6おけるマイクロミラーは全てオンされた状態となつ ている。
そして、 上記のようにして露光面計測センサ 2 8にレーザ光が照射されるととも に、 ファイバアレイ光源 3 8から出射されたレーザ光の光量、 つまり全ての LDモ ジュール 6 0から射出されたレーザ光 Lの光量が光電センサ S Hにより計測される (S 1 2) 。 具体的には、 集光レンズ 44により集光されたレーザ光 Lの一部が、 光学フィルタ F Lにより反射され、 その反射光 L 1の一部が光学フィルタ FMによ り反射され、 その反射光 L 2の一部が光学フィルタ FHにより反射され、 その反射 光 L 3が光電センサ S Hにより光電変換されて光量 r PS Hが電気信号として検出 される。 そして、 上記電気信号は全体制御部 1 0 0に出力され、 全体制御部 1 0 0 において以下の式で表される劣化率 R 1が算出される。 そして、 その劣化率 R 1が
5 %より小さい場合にはそのまま露光が継続され (S 1 4, S 1 6) 、 後述するよ うな感光材料 1 2への露光が開始される。 劣化率 R 1 = 1— r P SH/P SH

そして、 劣化率 R 1が 5 %以上である場合には、 その劣化率 R 1が 1 0 %以下で あるか否かがさらに確認され (S 1 8 ) 、 劣化率 R 1力 S 1 0 %よりも大きい場合に は、 光電センサ SMにより各 LDモジュール 6 0の光量が計測される (S 2 0) 。 具体的には、 LD駆動回路 6 0の制御信号により各 LDモジュール 6 0の LDチッ プ LD 1〜: LD 7が L Dモジュール 6 0毎に駆動され、 ファイバァレイ光源 3 8の レーザ出射部 6 6から LDモジュール 6 0毎のレーザ光が出射される。 そして、 各 LDモジュール 6 0から出力されたレーザ光 Mの一部が光学フィルタ F Lを反射し、 その反射光 M lの一部が光学フィルタ FMを反射し、 その反射光 M 2の一部が光学 フィルタ F Hを透過し、 その透過光 M 3が光電センサ SMにより光電変換されて光 量 r PSMが電気信号として検出される。
そして、 レーザモジュール 6 0毎のレーザ光の光量 r P SMが順次検出され、 そ の光量に応じた電気信号が全体制御部 1 0 0に出力される。 そして、 全体制御部 1 0 0において以下の式で表される劣化率 R 2がレーザモジュール 6 0毎に算出され る。

そして、 その劣化率 R 2が 5 0 %よりも大きい場合には、 全体制御部 1 0 0は、 モジュール交換指示部 1 0 5において LDモジュール 6 0の交換指示が出力される ようモジュール交換指示部 1 0 5に制御信号を出力する (S 2 2, S 2 4) 。 なお、 交換指示の出力は、 劣化率が 5 0 %よりも大きい LDモジュール 6 0を特定し、 そ の交換を指示する出力であれば如何なる方法で出力してもよく、 メッセージを表示 するようにしてもよいし、 LDモジュール 6 0に対応して設けられた L EDなどの 発光手段を発光させるようにしてもよいし、 音声を出力するようにしてもよい。 また、 劣化率 R 2が 5 0 %以下である場合おょぴ S 1 8において劣化率 Rが 1 0%以下である場合には、 各 LDモジュール 6 0から出力されるレーザ光の光量が 増加するように全体制御部 1 0 0および LD駆動回路 1 0 3により LDチップ LD 1〜LD 7の駆動電流 I aが制御される (S 2 6) 。 具体的には、 光電センサ SH により計測された光量 r PS Hに基づいて以下の式により駆動電流 I aが算出され、 その算出された駆動電流が LDチップ LD 1〜: LD 7に流される。

そして、 上記のようにして駆動電流 I aが制御され光量調整が行われた後、 再ぴ 全ての LDモジュール 6 0の LDチップ LD 1〜: LD 7が駆動され、 上記と同様に して、 光電センサ SHによりファイバアレイ光源 3 8から射出されたレーザ光しの 光量が電気信号として検出される (S 2 8 ) 。 上記電気信号は全体制御部 1 0 0に 出力され、 全体制御部 1 0 0は、 上記電気信号に基づいて、 以下の式で表される調 整誤差 e 1を算出する (S 3 0) 。

そして、 全体制御部 1 0 0において算出された調整誤差 e 1が 2%よりも大きい 場合には、 光電センサ S Lにより LDチップ LD 1〜LD 7の光量が計測される (S 3 2) 。 具体的には、 全体制御部 1 0 0および LD駆動回路 1 0 3の駆動制御 により LDモジュール 6 0の LDチップ LD 1〜LD 7が順に 1つずつ駆動され、 ファイバアレイ光源 3 8のレーザ出射部 6 6から LDチップ毎のレーザ光が出射さ れる。 そして、 各 LDチップから出力されたレーザ光 Nの一部が光学フィルタ F L を反射し、 その反射光 N 1の一部が光学フィルタ FMを透過し、 その透過光 N 2が 光電センサ S Lにより光電変換されて光量 r P S Lが電気信号として検出される。 そして、 LDチップ毎のレーザ光の光量 r P S Lが順次検出され、 その光量に応じ た電気信号が全体制御部 1 0 0に出力される。 そして、 このとき LDチップ毎に図 1 4に示すよう駆動電流—光量特性データが全体制御部 1 0 0により取得される ( S 34) 。 そして、 全体制御部 1 0 0は、 各 LDチップの駆動電流一光量特性データに基づ いて、 各 LDチップが、 予め設定された光量の目標値 PS Lを射出するような駆動 電流を求め、 この駆動電流の情報を LD駆動回路 1 0 3に出力する。
なお、 LDチップの上記特性データの取得については、 全ての LDチップについ て上記特性データを取得するようにしてもよいし、 光量が予め設定された目標値 P S L以下の L Dチップについてのみ上記特性データを取得するようにしてもよい。 そして、 上記特性データの取得された LDチップのみ上記のようにして駆動電流を 求めるようにしてもよい。
また、 全体制御部 1 0 0は、 上記のようにして求めた駆動電流が I i i m i t以上 である場合には、 その LDチップは故障してあると認識し、 その故障情報を取得す る。 なお、 この故障情報に基づいてメッセージを表示したり、 LDチップに対応し て設けられた L E Dなどの発光手段を発光させたりして交換指示の出力や警告など を行うようにしてもよい。 また、 全体制御回路 1 00は、 故障であると認識された LDチップがある場合には、 その LDチップにおける不足光量を他の正常な LDチ ップにより捕うように、 他の正常な LDチップの駆動電流を求め、 その駆動電流の 情報を LD駆動回路 1 0 3に出力するようにしてもよい。 このとき、 故障した LD チップについては動作させないこととし、 故障した LDチップの光量は 0としてそ の他の LDチップの駆動電流を求めるようにしてもよい。 .
そして、 LD駆動回路 1 0 3は上記のようにして全体制御回路 1 0 0から出力さ れた駆動電流の情報に基づいて LD駆動回路 1 0 3から LDチップ LD 1〜LD 7 に駆動電流が流されて光量調整が行われる (S 3 6) 。
そして、 上記のようにして光量調整が行われた後、 および S 3 0において調整誤 差 e 1が 2%以下と判断された場合には、 露光面計測センサ 2 8により露光ヘッド 3 0毎の光量 r PRが検出され、 その光量 r PRに応じた電気信号が全体制御部 1 0 0に出力される (S 3 8 ) 。
そして、 全体制御部 1 0 0は、 露光ヘッド 3 0毎に検出された光量 r PRに基づ いて、 以下の式で表される調整誤差 e 2を算出し、 その調整誤差 e 2が 3 %よりも 小さい場合には、 上記のようにして取得された LDチップ毎の駆動電流の情報をそ の LDチップの初期値 I s として初期値 I sを更新し、 レーザ光の光量調整を終了 して後述するような感光材料 1 2への露光を開始する (S 4 0, S 4 2) 。

そして、 上記のようにして算出された調整誤差 e 2が 3 %以上である場合には、 その調整誤差 e 2が 1 0%以下であるか否かが判断され (S 44) 、 調整誤差 e 2 が 1 0 %よりも大きい場合には、 露光へッ ド 3 0の清掃メンテ指示が出力される (S 46) 。 露光へッド 3 0の清掃メンテ指示の出力は、 調整誤差 e 2が 1 0%よ りも大きい露光ヘッド 3 0を特定し、 その清掃メンテ指示の出力であれば如何なる 方法で出力してもよく、 メッセージを表示するようにしてもよいし、 露光ヘッド 3 0に対応して設けられた L EDなどの発光手段を発光させるようにしてもよいし、 音声を出力するようにしてもよい。
また、 上記のようにして算出された調整誤差 e 2が 1 0%以下である場合には、 再び LDチップ LD 1〜LD 7の光量調整が行われる (S 4 8) 。 具体的には、 上 記のようにして露光面計測センサ 2 8により計測された光量 r PRおよび上記のよ うにして更新された初期値 I sとに基づいて、 以下の式により駆動電流 I bが算出 され、 この駆動電流 I bが. LD駆動回路 1 0 3により LDチップ LD 1〜L.D 7に 流される。

そして、 上記のようにして光量調整が行われた後、 再び露光面計測センサ 2 8に より各露光ヘッド 3 0から射出されるレーザ光の光量が計測される (S 5 0) 。 そ して、 再ぴ調整誤差 e 2が算出され、 調整誤差 e 2が 3 %以下であるか否かが判断 され、 調整誤差 e 2が 3 %よりも大きい場合には、 上記と同様にして LDモジユー ル 6 0の交換指示を出力する (S 54) 。 なお、 交換対象の LDモジュール 6 0の 特定の方法については、 調整誤差 e 2が 3 %より大きい露光へッド 3 0の各 LDモ ジュール 6 0から射出されたレーザ光の光量を光電センサ SMにより計測し、 上記 と同様にして劣化率 R 2を算出し、 劣化率 R 2が所定の閾値以下のものを交換対象 の LDモジュール 6 0として特定するようにすればよい。 また、 交換指示の出力の 方法については上記と同様である。
そして、 調整誤差 e 2が 3 %以下である場合には、 再び、 上記と同様にして、 全 ての LDモジュール 6 0を駆動した場合における光量が光電センサ SHにより検出 されるとともに、 LDモジュール 6 0毎のレーザ光の光量が光電センサ SMにより 検出され (S 5 6) 、 光量調整が終了する (S 5 8) 。 そして、 初期値 I sが S 4 8で行われた光量調整の際に算出された駆動電流 I bに更新され、 光電センサ SH, SMにより計測される光量の目標値 PS H、 P SMが、 S 5 6において計測された光 量に更新される (S 6 0) 。
上記のようにして各露光へッ ド 3 0から出射されるレーザ光の光量が調整された 後、 実際の感光材料への露光が開始される。
露光に際しては、 図 1 1に示す変調回路 1 0 1から露光パターンに応じた画像デ ータが DMD 3 6のコントローラ 1 0 2に入力され、 そのフレームメモリに一旦記 憶される。 この画像データは、 画像を構成する各画素の濃度を 2値 (ドットの記録 の有無) で表したデータである。
感光材料 1 2を表面に吸着したステージ 1 4は、 図 1 1に示すステージ駆動装置 1 04により、 ガイ ド 20に沿ってゲート 2 2の上流側から下流側に一定速度で移 動される。 ステージ 1 4がゲート 2 2下を通過する際に、 ゲート 2 2に取り付けら れたセンサ 2 6により感光材料 1 2の先端が検出されると、 フレームメモリに記憶 された画像データが複数ライン分ずつ順次読み出され、 データ処理部で読み出され た画像データに基づいて各露光ヘッド 3 0毎に制御信号が生成される。 そして、 ミ ラー駆動制御部により、 生成された制御信号に基づいて各露光へッド 3 0毎に DM D 3 6のマイクロミラーの各々がオンオフ制御される。
フアイバァレイ光源 3 8から DMD 3 6にレーザ光が照射されると、 DMD 3 6 のマイクロミラーがオン状態のときに反射されたレーザ光は、 レンズ系 4 0、 5 0 により感光材料 1 4上に結像される。 このようにして、 ファイバアレイ光源 3 8か ら出射されたレーザ光が画素毎にオンオフされて、 感光材料 1 2が D M D 3 6の使 用画素数と略同数の画素単位 (露光エリア 3 2 ) で露光される。 また、 感光材料 1 2がステージ 1 4と共に一定速度で移動されることにより、 感光材料 1 2がスキヤ ナ 2 4によりステージ移動方向と反対の方向に副走査され、 各露光へッ ド 3 0毎に 帯状の露光済み領域 3 4が形成される。
スキャナ 2 4による感光材料 1 2の副走査が終了し、 センサ 2 6で感光材料 1 2 の後端が検出されると、 ステージ 1 4は、 ステージ駆動装置 1 0 4により、 ガイ ド 2 0に沿ってゲート 2 2の最上流側にある原点に復帰し、 再度、 ガイ ド 2 0に沿つ てゲート 2 2の上流側から下流側に一定速度で移動される。
なお、 本発明の露光装置における減衰手段については、 上記実施形態の構成に限 らず、 入射された露光光から異なる大きさの減衰率で減衰した減衰光をそれぞれ形 成するようにするのであれば、 その他の如何なる構成を採用するようにしてもよい。 また、 上記実施形態においては、 光学フィルタを固定するようにしたが、 物理的 空間が許容される場合には、 光学フィルタをメカニカルに切替える機構を設けて光 電センサ 1個で検出するようにしてもよい。 具体的には、 たとえば、 図 1 5 A、 B に示すように、 互いに異なる透過率を有する光学フィルタ 7 0 a、 7 0 , 7 0 c を有する回転光学フィルタ 7 0と、 回転光学フィルタ 7 0をギア 7 1を介して矢印 B方向に回転させるモータ Mとを設け、 この回転光学フィルタ 7 0をモータ Mによ り矢印 B方向に回転させることにより光学フィルタ 7 0 a、 7 0 b、 7 0 cを切り 替えて透過率を切り替え、 ファイバアレイ光源 3 8、 L Dモジュール 6 0および L Dチップから射出されたレーザ光を 1個の光学センサ Sにより検出するようにして もよレ、。 光学フィルタ 7 0 a、 7 0 b、 7 0 cの透過率については、 上記実施形態 と同様に、 ファイバアレイ光源 3 8、 L Dモジュール 6 0および L Dチップから射 出されたレーザ光の光量が、 それぞれ光電センサ Sの検出可能範囲内となるように 設定するようにすればよい。 なお、 図 1 5 Bは、 図 1 5 Aにおける回転光学フィル タ 7 0を矢印 A方向から見た図である。 .
また、 より精度よくレーザ光の光量を検出するため、 光電センサから出力された 電気信号を増幅回路により増幅して取り出すことによって電気信号の S Z Nを向上 させるようにしてもよい。 また、 上記実施形態のように複数の光電センサによりレ 一ザ光の光量を検出するようにする場合には、 光学センサ毎に異なる増幅率を設定 するようにしてもよい。 また、 これらを切替可能な回路を設けるようにしてもよい。

Claims

請求の範囲
1 . 複数の露光光源部を有し、 該複数の露光光源部の各露光光源部から射出され た第 1の露光光を集束し、 該集束された第 1の露光光を第 2の露光光として射出す る露光光射出手段から射出された前記第 2の露光光を照射手段により露光面に照射 するとともに、 前記第 1の露光光および前記第 2の露光光の光量を検出する露光方 法において、
入射された露光光から第 1の減衰率および該第 1の減衰率より大きい第 2の減衰 率で減衰した減衰光を形成する減衰手段を設け、
前記第 1の露光光の光量を検出する場合には、 前記各露光光源部から射出された 前記第 1の露光光を前記減衰手段により前記第 1の減衰率で減衰した減衰光を検出 し、
前記第 2の露光光の光量を検出する場合には、 前記露光光射出手段から射出され た前記第 2の露光光を前記減衰手段により前記第 2の減衰率で減衰した減衰光を検 出することを特徴とする露光方法。
2 . 前記第 1の露光光を前記第 1の減衰率により減衰した減衰光の光量および前 記第 2の露光光を前記第 2の減衰率により減衰した減衰光の光量がそれぞれ同一の 光電検出手段の検出可能範囲内となるように前記第 1の減衰率および前記第 2の減 衰率の大きさを設定することを特徴とする請求項 1記載の露光方法。
3 . 前記減衰手段を、 入射された露光光からその一部を第 1の部分光として取り 出す第 1の減衰部と、 該第 1の減衰部により取り出された第 1の部分光の一部を反 射して第 2の部分光として取り出すとともに前記一部以外の第 1の部分光を透過し て第 3の部分光として取り出す第 2の減衰部とを有するものとし、
前記第 1の露光光の光量を検出する場合には、 前記第 1の減衰率で減衰された、 前記第 2の部分光または第 3の部分光のいずれか一方の部分光を検出し、
前記第 2の露光光の光量を検出する場合には、 前記第 2の減衰率で減衰された、 他方の部分光を検出することを特徴とする請求項 1または 2記載の露光方法。
4 . 前記複数の露光光源部の各露光光源部を、 複数の露光光源を有するものとす るとともに該複数の露光光源の各露光光源から射出された第 3の露光光を集束し、 該集束された第 3の露光光を前記第 1の露光光として射出するものとし、
前記減衰手段を、 入射された露光光からさらに前記第 1の減衰率より小さい第 3 の減衰率で減衰した減衰光を形成するものとし、
前記第 3の露光光の光量を検出する場合には、 前記露光光源から射出された前記 第 3の露光光を前記減衰手段により前記第 3の減衰率で減衰した減衰光を検出する ことを特徴とする請求項 1記載の露光方法。
5 . 前記第 1の露光光を前記第 1の減衰率により減衰した減衰光の光量、 前記第 2の露光光を前記第 2の減衰率により減衰した減衰光の光量および前記第 3の露光 光を前記第 3の減衰率により減衰した減衰光の光量がそれぞれ同一の光電検出手段 の検出可能範囲内となるように前記第 1の減衰率、 前記第 2の減衰率および前記第 3の減衰率の大きさを設定することを特徴とする請求項 4記載の露光方法。
6 . 前記減衰手段を、 入射された露光光からその一部を第 1の部分光として取り 出す第 1の減衰部と、 該第 1の減衰部により取り出された第 1の部分光の一部を反 射して第 2の部分光として取り出すとともに前記一部以外の第 1の部分光を透過し て第 3の部分光として取り出す第 2の減衰部と、 該第 2の減衰部において反射され た第 2の部分光および前記第 2の減衰部おいて透過した第 3の部分光のいずれか一 方の部分光の一部を反射して第 4の部分光として取り出すとともに前記一部以外の いずれか一方の部分光を透過して第 5の部分光として取り出す第 3の減衰部とを有 するものと し、
前記第 1の露光光の光量を検出する場合には、 前記第 1の減衰率で減衰された、 前記いずれか一方の部分光、 前記第 4の部分光および前記第 5の部分光のうちのい ずれか 1つの部分光を検出し、
前記第 2の露光光の光量を検出する場合には、 前記第 2の減衰率で減衰された、 前記いずれか一方の部分光、 前記第 4の部分光および前記第 5の部分光のうちのい ずれか 1つの部分光を検出し、
前記第 3の露光光の光量を検出する場合には、 前記第 3の減衰率で減衰された、 前記いずれか一方の部分光、 前記第 4の部分光および前記第 5の部分光のうちのい ずれか 1つの部分光を検出することを特徴とする請求項 4または 5記載の露光方法。
7 . 前記第 2の露光光の光量を検出し、
該第 2の露光光の光量が所定の目標値以下である場合には前記第 2の露光光の光 量が大きくなるように前記露光光源部の第 1の露光光の光量を調整することを特徴 とする請求項 1から 3いずれか 1項記載の露光方法。
8 . 前記第 2の露光光の光量を検出し、
該第 2の露光光の光量が所定の目標値以下である場合には前記第 2の露光光の光 量が大きくなるように前記露光光源の第 3の露光光の光量を調整することを特徴と する請求項 4から 5いずれか 1項記載の露光方法。
9 . 前記第 3の露光光の光量の調整後に再び前記第 2の露光光の光量を検出し、 該第 2の露光光の光量が所定の目標値以下である場合には、 前記露光光源の特性 データを取得し、 該特性データに基づいて前記露光光源の第 3の露光光の光量を再 度調整することを特徴とする請求項 8記載の露光方法。
1 0 . 前記第 3の露光光の光量の調整後に再び前記第 2の露光光の光量を検出し、 該第 2の露光光の光量が所定の目標値以下である場合には、 前記第 3の露光光の 光量が所定の目標値以下の露光光源の情報を取得し、 該露光光源の情報に基づいて、 再び前記第 3の露光光の光量が所定の目標値以下の露光光源以外の露光光源の第 3 の露光光の光量を調整することを特徴とする請求項 8記載の露光方法。
1 1 . 前記第 2の露光光の光量を検出した後、
該検出された第 2の露光光の光量が所定の目標値以下である場合に前記複数の露 光光源部の各露光光源部から射出された第 1の露光光を検出し、
該検出された第 1の露光光の光量が所定の目標値以下である場合には該目標値以 下の光量の露光光源部について異常であることを示す警告をすることを特徴とする 請求項 1から 1 0いずれか 1項記載の露光方法。
1 2 . 前記照射手段により前記露光面に照射される照射光の光量を検出すること を特徴とする請求項 1から 1 1いずれか 1項記載の露光方法。
1 3 . 前記検出された照射光の光量が所定の目標値以下である場合には前記第 2 の露光光の光量が大きくなるように前記複数の露光光源部の第 1の露光光の光量を 調整することを特徴とする請求項 1 2記載の露光方法。
1 4 . 前記検出された照射光の光量が所定の目標値以下であって、 かつ前記第 2 の露光光の光量が目標値である場合には、 前記照射手段が異常であることを示す警 告をすることを特徴とする請求項 1 2または 1 3記載の露光方法。
1 5 . 複数の露光光源部を有し、 該複数の露光光源部の各露光光源部から射出さ れた第 1の露光光を集束し、 該集束された第 1の露光光を第 2の露光光として射出 する露光光射出手段と、 該露光光射出手段から射出された前記第 2の露光光を露光 面に照射する照射手段と、 前記第 1の露光光および前記第 2の露光光の光量を検出 する光電検出手段とを備えた露光装置において、
入射された露光光から第 1の減衰率および該第 1の減衰率より大きい第 2の減衰 率で減衰した減衰光を形成する減衰手段を有し、
前記第 1の露光光の光量を検出する場合には、 前記各露光光源部から射出された 前記第 1の露光光を前記減衰手段により前記第 1の減衰率で減衰した減衰光を検出 し、
前記第 2の露光光の光量を検出する場合には、 前記露光光射出手段から射出され た前記第 2の露光光を前記減衰手段により前記第 2の減衰率で減衰した減衰光を検 出するものであることを特徴とする露光装置。
1 6 . 前記第 1の露光光を前記第 1の減衰率によ.り減衰した減衰光の光量および 前記第 2の露光光を前記第 2の減衰率により減衰した減衰光の光量がそれぞれ同一 の光電検出手段の検出可能範囲内となるように前記第 1の減衰率および前記第 2の 減衰率の大きさが設定されていることを特徴とする請求項 1 5記載の露光装置。
1 7 . 前記減衰手段が、 入射された露光光からその一部を第 1の部分光として取 り出す第 1の減衰部と、 該第 1の減衰部により取り出された第 1の部分光の一部を 反射して第 2の部分光として取り出すとともに前記一部以外の第 1の部分光を透過 して第 3の部分光として取り出す第 2の減衰部とを有し、
前記第 1の露光光の光量を検出する場合には、 前記第 1の減衰率で減衰された、 前記第 2の部分光または第 3の部分光のいずれか一方の部分光を検出し、
前記第 2の露光光の光量を検出する場合には、 前記第 2の減衰率で減衰された、 他方の部分光を検出するものであることを特徴とする請求項 1 5または 1 6記載の 露光装置。 '
1 8 . 前記複数の露光光源部の各露光光源部が、 複数の露光光源を有するもので あるとともに該複数の露光光源の各露光光源から射出された第 3の露光光を集束し、 該集束された第 3の露光光を前記第 1の露光光として射出するものであり、
前記減衰手段が、 入射された露光光からさらに前記第 1の減衰率より小さい第 3 の減衰率で減衰した減衰光を形成するものであり、
前記第 3の露光光の光量を検出する場合には、 前記露光光源から射出された前記 第 3の露光光を前記減衰手段により前記第 3の減衰率で減衰した減衰光を検出する ものであることを特徴とする請求項 1 5記載の露光装置。
1 9 . 前記第 1の露光光を前記第 1の減衰率により減衰した減衰光の光量、 前記 第 2の露光光を前記第 2の減衰率により減衰した減衰光の光量および前記第 3の露 光光を前記第 3の減衰率により減衰した減衰光の光量がそれぞれ同一の光電検出手 段の検出可能範囲内となるように前記第 1の減衰率、 前記第 2の減衰率および前記 第 3の減衰率の大きさが設定されていることを特徴とする請求項 1 8記載の露光装 置。
2 0 . 前記減衰手段が、 入射された露光光からその一部を第 1の部分光として取 り出す第 1の減衰部と、 該第 1の減衰部により取り出された第 1の部分光の一部を 反射して第 2の部分光として取り出すとともに前記一部以外の第 1の部分光を透過 して第 3の部分光として取り出す第 2の減衰部と、 該第 2の減衰部において反射さ れた第 2の部分光および前記第 2の減衰部おいて透過した第 3の部分光のいずれか 一方の部分光の一部を反射して第 4の部分光として取り出すとともに前記一部以外 のいずれか一方の部分光を透過して第 5の部分光として取り出す第 3の減衰部とを 有し、
前記第 1の露光光の光量を検出する場合には、 前記第 1の減衰率で減衰された、 前記いずれか一方の部分光、 前記第 4の部分光および前記第 5の部分光のうちのい ずれか 1つの部分光を検出し、
前記第 2の露光光の光量を検出する場合には、 前記第 2の減衰率で減衰された、 前記いずれか一方の部分光、 前記第 4の部分光および前記第 5の部分光のうちのい ずれか 1つの部分光を検出し、
前記第 3の露光光の光量を検出する場合には、 前記第 3の減衰率で減衰された、 前記いずれか一方の部分光、 前記第 4の部分光おょぴ前記第 5の部分光のうちのい ずれか 1つの部分光を検出するものであることを特徴とする請求項 1 8または 1 9 記載の露光装置。
2 1 · 前記光電検出手段により検出された第 2の露光光の光量が所定の目標値以 下である場合には前記第 2の露光光の光量が大きくなるように前記露光光源部の第 1の露光光の光量を調整する光量調整手段を有することを特徴とする請求項 1 5か ら 1 7いずれか 1項記載の露光装置。
2 2 . 前記光電検出手段により検出された第 2の露光光の光量が所定の目標値以 下である場合には前記第 2の露光光の光量が大きくなるように前記露光光源の第 3 の露光光の光量を調整する光量調整手段を有することを特徴とする請求項 1 8から 2 0いずれか 1項記載の露光装置。
2 3 . 前記光量調整手段が、 前記第 3の露光光の光量の調整後に再び前記光電検 出手段により検出された第 2の露光光の光量が所定の目標値以下である場合には、 前記露光光源の特性データを取得し、 該特性データに基づいて前記露光光源の第 3 の露光光の光量を再度調整するものであることを特徴とする請求項 2 2記載.の露光 装置。
2 4 . 前記光量調整手段が、 前記第 3の露光光の光量の調整後に再び前記光電検 出手段により検出された第 2の露光光の光量が所定の目標値以下である場合には、 前記第 3の露光光の光量が所定の目標値以下の露光光源の情報を取得し、 該露光光 源の情報に基づいて、 再び前記第 3の露光光の光量が所定の目標値以下の露光光源 以外の露光光源の第 3の露光光の光量を調整するものであることを特徴とする請求 項 2 2記載の露光装置。
2 5 . 前記光電検出手段により第 2の露光光を検出した後、 該光電検出手段によ り検出された第 2の露光光の光量が所定の目標値以下である場合には前記各露光光 源部の第 1の露光光が順次射出され、 該射出された第 1の露光光が前記光電検出手 段により検出されるよう前記各露光光源部を制御する制御手段と、 前記光電検出手段により検出された第 1の露光光の光量が所定の目標値以下であ る場合には該所定の目標値以下の光量の露光光源部について異常であることを示す 警告をする異常螯告手段とを有することを特徴とする請求項 1 5から 2 4いずれか 1項記載の露光装置。
2 6 . 前記照射手段により前記露光面に照射される照射光の光量を検出する照射 光量検出手段を有することを特徴とする請求項 1 5から 2 5いずれか 1項記載の露 光装置。
2 7 . 前記照射光量検出手段により検出された照射光の光量が所定の目標値以下 である場合には前記第 2の露光光の光量が大きくなるように前記複数の露光光源部 の第 1の露光光の光量を調整する照射光量調整手段を有することを特徴とする請求 項 2 6記載の露光装置。
2 8 . 前記照射光量検出手段により検出された照射光の光量が所定の目標値以下 であって、 かつ前記光電検出手段により検出された第 2の露光光の光量が所定の目 標値である場合には、 前記照射手段が異常であることを示す警告をする照射手段異 常警告手段を有することを特徴とする請求項 2 6または 2 7記載の露光装置。
