Ein Hochfrequenzschalter besteht aus einem Halbleiterkörper (21) aus einem Halbleitermaterial mit einer ersten Oberfläche (24) und einer zweiten Oberfläche (23), desweiteren aus zwei Gleichstromanschlüssen (29) sowie zwei Hochfrequenzanschlüs-sen (33).

Beschreibung
Hochfrequenzschalter
Die vorliegende Erfindung betrifft einen Hochfrequenzschalter.
Als Schalter für hohe Frequenzen im GHz-Bereich werden vielfach PIN-Dioden eingesetzt.
PIN-Dioden sind Halbleiterdioden, die einen pin-Übergang als Grundstruktur enthalten, der die elektronischen Eigenschaften dieses Bauelements grundlegend bestimmt.
Der pin-Übergang unterscheidet sich von einem pn-Übergang einer normalen Halbleiterdiode vor allem durch eine zwischen p- und n-Gebiet (hochdotierte Gebiete p+ und n+) liegende eigenleitende (i: intrinsic, eigenleitend) Schicht. In Flussrichtung wird diese i-Schicht dann von beiden angrenzenden hoch- dotierten Gebieten mit Löchern und Elektronen überschwemmt, wobei eine intensive Rekombination in der Mittelschicht die Folge ist. So entsteht ein sehr geringer Durchlasswiderstand, und die Kennlinie unterscheidet sich nicht erheblich von der des pn-Übergangs. In Sperrrichtung wird dagegen die gesamte I-Zone von Ladungsträgern verarmt, und es entsteht eine gegenüber dem pn-Übergang deutlich breitere Sperrschicht und einer folglich höheren Durchbruchsspannung bis zu einigen 1000 Volt. Eine zweite Wirkung der i-Schicht ist die Herabsetzung der Sperrschichtkapazität.
PIN-Dioden werden wegen dieser Eigenschaften verbreitet als Gleichrichterdioden für sehr hohe Sperrspannungen eingesetzt. Ein weiteres Anwendungsgebiet als schneller Schalter im Mik- rowellenbereich resultiert aus der geringen weitgehend span- nungsunabhängigen Kapazität und dem hohen Durchlass-
Sperrwiderstand-Verhältnis. Darauf beruhen die Anwendungen als Mikrowellengleichrichter, Schalter sowie als stromsteuerbarer Widerstand zum Beispiel zur Regelung von HF-Tunern.
Qualitätsmerkmale der PIN-Diode sind vor allem die Dämpfung im Flussbetrieb, gegeben durch den Widerstand der intrinsi- schen Zone, sowie die von der Sperischichtkapazität in Sperrrichtung abhängige Isolation. Ein weiteres Qualitätsmerkmal ist Intermodulation als Folge von Nichtlinearitäten.
Ein wesentlicher Nachteil der PIN-Diode liegt darin, dass in Durchlassrichtung ein erheblicher Strom fließt. Dies hat zur Folge, dass die PIN-Diode nicht leistungslos geschaltet werden kann. Der Strom in Durchlassrichtung wird durch Injektion und Rekombination von Minoritätsladungsträgern an den hochdo- tierten p- und n-Gebieten bestimmt. Diese Injektion und Rekombination hängt neben der Dotierstoffkonzentration der p- und n-Gebiete vor allem von deren Fläche ab. Diese Fläche wiederum wird durch die Erfordernisse hinsichtlich Kapazität und Serienwiderstand bestimmt.
Ein weiterer Nachteil der PIN-Diode ist es, dass der Hochfrequenz (HF) -Pfad und der Gleichstrom (Direct Current: DC)-Pfad im Bauelement nicht getrennt sind. Bei Anwendung als Hochfrequenzschalter sind daher weitere Bauelemente notwendig. Dies sind insbesondere Koppelkondensatoren und Spulen, welche diskret oder auch als Leitungen realisiert sein können.
Zusätzlich verursacht das an der PIN-Diode anliegende hochfrequente Signal eine geringfügige, der Hochfrequenz fol- gende Injektion von Ladungsträgern in die i-Zone. Die damit verbundene Nichtlinearität bestimmt in negativer Weise das Intermodulationsverhalten der Diode.
Aufgabe der vorliegenden Erfindung ist es daher einen Hoch- frequenzschalter bereitzustellen, der hinsichtlich Durchgangsdämpfung und Isolation die Eigenschaften einer PIN-Diode aufweist, jedoch die eingangs erwähnten Nachteile einer PIN- Diode reduziert.
Diese Aufgabe wird erfindungsgemäß durch einen Hochfrequenz- Schalter gelöst, der besteht aus:
Einem Halbleiterkörper aus einem Haibleitermaterial mit einer ersten Oberfläche und einer zweiten Oberfläche,
zwei Gleichstromanschlussen, sowie
zwei Hochfrequenzanschlüssen.
Der erfindungsgemäße Hochfrequenzschalter verbindet im Hoch- frequenzbereich (> 1 GHz) die positiven Eigenschaften einer niedrigen Durchgangsdämpfung und hoher Isolation in Sperrrichtung mit den folgenden positiven Eigenschaften:
Kleiner Strom in Durchgangsrichtung (bei gleichem Hochfre- quenzwiderstand bzw. gleicher Einfügedämpfung) ,
galvanische Trennung zwischen HF-Pfad und DC-Pfad, wodurch zumindest Koppelkondensatoren eingespart werden können,
besseres Intermodulationsverhalten aufgrund kleinerer Nicht- linearitäten.
Eine vorteilhafte Weiterbildung der erfindungsgemäßen Anordnung sieht vor, dass das Halbleitermaterial einen spezifi- sehen Widerstand größer als 100 Ohm/cm hat. Somit kann das Halbleitermaterial als i-Zone für eine PIN-Diode dienen.
Eine weitere vorteilhafte Weiterbildung der erfindungsgemäßen Anordnung ist es, wenn das Halbleitermaterial intrinsisch ist. Das Halbleitermaterial dient dadurch ohne zusätzliche Behandlung als i-Zone einer PIN-Diode. Eine alternative Ausführungsform der erfindungsgemäßen Anordnung sieht vor, dass der Halbleiterkörper eine Epitaxieschicht ist. Dadurch wird ein besonders perfektes Halbleitermaterial zur Verfügung gestellt. .
Typischerweise hat die Epitaxieschicht eine Dotierung von 1 x 10^2 cm~3 bis 1 x 10^-4 cm~3. Dadurch ist die Ladungsträgerkonzentration sehr gering und die Epitaxieschicht kann als i- Zone für eine PIN-Diode verwendet werden.
In einer besonders vorteilhaften Ausführungsform der erfindungsgemäßen Anordnung wird der Halbleiterkörper auf einer Trägerscheibe aufgebracht. Dadurch werden Leistungsverluste reduziert .
Eine vorteilhafte Weiterbildung der erfindungsgemäßen Anordnung ist es, wenn auf der zweiten Oberfläche des Halbleiterkörpers ein Oxid ist. Das Oxid mit seiner geringen Grenzflä- chenzustandsdichte bewirkt, dass die Rekombination an Rande der i-Zone einer PIN-Diode gering gehalten wird. Somit wird kein weiterer unerwünschter Strom generiert.
Eine weitere vorteilhafte Ausführungsform der erfindungsgemäßen Anordnung liegt vor, wenn die zwei Gleichstromanschlüsse an der ersten Oberfläche des Halbleiterkörpers gebildet sind. Dies bringt fertigungstechnische Vorteile und der Hochfrequenzschalter ist für Flip-Flop-Montage geeignet.
In einer alternativen Ausgestaltung der erfindungsgemäßen An- Ordnung ist ein Gleichstromanschluss ein dotiertes p-Gebiet und der andere Gleichstromanschluss ein dotiertes n-Gebiet. Somit entsteht eine gewünschte Diode.
Typischerweise haben die zwei Gleichstromanschlüsse eine Do- tierung von 1 x 10^8 cm-3 was aufgrund der hohen Ladungsträgerkonzentration für ein gutes Betriebsverhalten der Diode sorgt. Eine besonders bevorzugte Weiterbildung der erfindungsgemäßen Anordnung wird erreicht, wenn die zwei Gleichstromanschlüsse mit dem Halbleiterkörper eine PIN-Diode bilden. Mit dieser PIN-Diode wird durch die Injektion von Ladungsträgern die Leitfähigkeit des intrinsischen Gebiets bis unterhalb des Hochfrequenzschalters gesteuert. Dies ist aufgrund der sehr großen Diffusionslänge möglich. Die Diffusionslänge liegt in Folge der geringen Dotierung und der geringen Randrekombina- tion im Millimeterbereich.
Eine weiter vorteilhafte Ausführungsform der erfindungsgemäßen Anordnung sieht vor, dass die zwei Hochfrequenzanschlüsse an der ersten Oberfläche des Halbleiterkörpers gebildet sind. Dies bringt fertigungstechnische Vorteile und das Bauelement ist für Flip-Flop-Montage geeignet.
Eine bevorzugte Ausgestaltung der erfindungsgemäßen Anordnung ist es, wenn die zwei Hochfrequenzanschlüsse jeweils beste- hend aus
dem Halbleiterkörper,
einem Dielektrikum auf dem Halbleiterkörper, sowie
einer Kontaktschicht.
Dadurch wird die Hochfrequenzkapazität an das Bauelement angekoppelt und bewirkt somit die gewünschte galvanische Tren- nung des HF-Pfads vom DC-Pfad.
Eine weitere Ausgestaltung der erfindungsgemäßen Anordnung sieht vor, dass das Dielektrikum ein Oxid ist. Dies ist fertigungstechnisch besonders leicht zu realisieren.
Eine alternative Ausführungsform der erfindungsgemäßen Anordnung ist es, wenn das Dielektrikum ein Dielektrikumsstapel ist. Dadurch können eventuell auftretende Kurzschlüsse durch das Dielektrikum hindurch ausgeschlossen werden.
Eine besonders bevorzugte Weiterbildung der erfindungsgemäßen Anordnung liegt vor, wenn der Dielektrikumstapel aus Oxid und Nitrid gebildet ist. Somit lassen sich die Anforderungen des Dielektrikums bezüglich der Kapazität des Hochfrequenzanschlusses in gewünschtem Maße erfüllen. Gleichzeitig lässt sich ein Dielektrikumstapel aus Oxid und Nitrid fertigungs- technisch mit herkömmlichen Technologieprozessen realisieren.
Typischerweise ist die Kontaktschicht der erfindungsgemäßen Anordnung aus Metall. Dadurch werden besonders gute Hochfrequenzeigenschaften erreicht.
In einer weiteren bevorzugten Ausführungsform der erfindungsgemäßen Anordnung ist der Hochfrequenzschalter lateral durch einen Graben begrenzt. Dadurch ist der Hochfrequenzschalter elektrisch isoliert gegenüber den Nachbargebieten.
Typischerweise ist der Graben mit Oxid gefüllt. Durch die geringe Grenzflächenzustandsdichte des Oxids wird die Rekombination am Rand der I-Zone gering gehalten. Somit wird kein weiterer unerwünschter Strom generiert.
Eine vorteilhafte Weiterbildung der erfindungsgemäßen Anordnung sieht vor, dass die erste Oberfläche ausser den Stellen der Gleichstromanschlüsse und ausser den Stellen der Hochfrequenzanschlüssen mit einer Oxidschicht bedeckt ist. Das Oxid mit seiner geringen Grenzflächenzustandsdichte bewirkt, dass die Rekombination an Rande der i-Zone einer PIN-Diode gering gehalten wird. Somit wird kein weiterer unerwünschter Strom generiert.
Bevorzugte Ausführungsbeispiele werden nachfolgend bezugnehmend auf die beiliegenden Zeichnungen detailliert erläutert. Es zeigen: Fig. 1 eine schematische Querschnittsansicht einer plana- ren vertikalen PIN-Diode mit Rückseitenkontakt.
Fig. 2 ein Ersatzschaltbild eines Netzwerks für die Anwendung der PIN-Diode als HF-Schalter.
Fig. 3 eine schematische Querschnittsansicht eines bevorzugten Ausführungsbeispiels des erfindungsgemäßen HF-Schalters.
Fig. 4 ein vereinfachtes HF-Ersatzschaltbild des HF- Schalters. a) in Durchlassrichtung b) in Sperrrichtung
Fig. 5 ein bevorzugtes Layout der Kontaktflächen von DC und HF-Pfad.
Die in Figur 1 dargestellte planare vertikale PIN-Diode u - fasst ein hochdotiertes Substrat 1 aus einem n-Material. Auf dem Substrat 1 ist eine niedrig dotierte Epitaxieschicht 2 aufgewachsen. Auf der Rückseite des Substrats 1 befindet sich eine Au/AuAs-Kontaktschicht 3.
In die Epitaxieschicht 2 ist ein hochdotiertes p-Gebiet 4 eingebracht. Das p-Gebiet 4 grenzt an die Oberfläche der Epitaxieschicht 2. Zusätzlich sind zu beiden Seiten des p- Gebiets 4 beabstandet zwei hochdotierte n-Gebiete 5a und 5b in die Epitaxieschicht 2 eingebracht. Die n-Gebiete 5a und 5b grenzen ebenfalls an die Oberfläche der Epitaxieschicht 2 an. Auf der Oberfläche der Epitaxieschicht 2 ist eine Oxidschicht 6 so strukturiert, dass sie die Strecke zwischen dem n-Gebiet 5a und dem p-Gebiet 4 bzw. dem n-Gebiet 5b und dem p-Gebiet 4 bedeckt. Teilweise werden auch die n-Gebiete 5a und 5b und Teile des p-Gebiet 4 von dieser Oxidschicht bedeckt. Die Oberfläche der strukturierten Oxidschicht 6 wird von einer Plasmanitridschicht 7 bedeckt. Diese Plasmanitridschicht 7 bedeckt auch einen Teil des p-Gebiets 4 und die n-Gebiete 5a und 5b.
Der verbleibende unbedeckte Teil des p-Gebiets 4 wird von einer Metallschicht 8 kontaktiert. Die Metallschicht 8 erstreckt sich auch über einen Teil der Oberfläche der Plasmanitridschicht 7.
In Figur 2 ist die Verwendung einer herkömmlichen PIN-Diode 10 für einen HF-Schalter dargestellt. Dazu werden zusätzliche elektronische Bauelemente benötigt. Als Beispiel sind in diesem Ersatzschaltbild zwei Koppelkondensatoren 11 und 12 dar- gestellt. Außerdem werden noch Spulen benötigt, die entweder diskret oder auch aus Leitungen realisiert werden. In Figur 2 werden diese Spulen mit 13 und 14 bezeichnet.
Das in Figur 3 dargestellte bevorzugte Ausführungsbeispiel des erfindungsgemäßen HF-Schalters hat eine Trägerscheibe 20, auf dem ein Halbleiterkörper 21 aufgebracht ist. Die Trägerscheibe 20 ist beispielsweise aus Silizium. Der Halbleiterkörper 21 ist aus einem intrinsischen Siliziumhalbleitermaterial. Der Halbleiterkörper 21 ist zur Trägerscheibe 20 durch eine Oxidschicht 22 begrenzt. Die Oxidschicht 22 wird auf der zweiten Oberfläche 23 des dünn geschliffenen Halbleiterkörpers 21 hergestellt, bevor der Halbleiterkörper 21 auf die Trägerscheibe 20 aufgebracht wird.
An der ersten Oberfläche 24 des Halbleiterkörpers 21 sind ein hochdotiertes p-Gebiet 25 und ein hochdotiertes n-Gebiet 26 in den Halbleiterkörper 21 eingebracht. Typischerweise liegt die Dotierstoffkonzentration des p-Gebiets und des n-Gebiets bei etwa 1 x 10^-^ Cm~3.
Auf der ersten Oberfläche des Halbleiterkörpers 21 ist ein Oxid 27 aufgebracht. Dieses Oxid 27 ist derart strukturiert, dass die erste Oberfläche 24 an vier Stellen offengelegt ist. Jeweils eine Öffnung des Oxids 27 befindet sich über dem p- Gebiet 25 und über dem n-Gebiet 26. Die offengelegte Oberfläche 24 des p-Gebiets und des n-Gebiets wird mit einem Metall 28 kontaktiert. Das Metall 28 erstreckt sich über einen Teil des Oxids 27. Das p-Gebiet 25 und das n-Gebiet 26 bildet zusammen mit der Metallkontaktierung jeweils einen Gleichstromanschluss 29.
Die beiden verbleibenden offengelegten Stellen der Oberfläche 24 sind mit einem Dielektrikum 30 bedeckt. Über dem Dielektrikum 30 und einem Teil der Oxidschicht 24 befindet sich eine metallische Kontaktschicht 31.
Der Halbleiterkörper 21, das Dielektrikum 30 und die metallische Kontaktschicht 31 bilden zusammen einen Hochfrequenzan- schluss 33.
Von der Oberfläche 24 bis zur Oxidschicht 22 erstrecken sich zwei Gräben 32, die den HF-Schalter lateral begrenzen. Diese beiden Gräben 32 sind mit Oxid gefüllt.
In Figur 3 ist außerdem mit Pfeilen 40 die Injektion von Ladungsträgern aus dem hochdotierten p-Gebiet und dem n-Gebiet bis in den Bereich unterhalb der Hochfrequenzanschlüsse bei flussgepolter PIN-Diode angedeutet.
Wird die PIN-Diode in Durchlassrichtung betrieben, so besteht ein einfaches Ersatzschaltbild wie in Figur 4a gezeigt aus einer Serienschaltung von zwei Kondensatoren 50, 51 sowie einem Widerstand 52. Die Kondensatoren 50, 51 haben eine Kapazität die bestimmt wird durch das Dielektrikum an den Hochfrequenzanschlüssen. Der Widerstand 52 bildet sich aus dem Serienwiderstand der i-Zone.
Die Reaktanz der Kapazitäten sollte bei einer vorgegebenen Betriebsfrequenz möglichst gering sein. Im folgenden wird die Reaktanz eines typischen Ausführungsbeispiels des erfindungsgemäßen Hochfrequenzschalters abgeschätzt. In modernen CMOS- Technologien ist die Herstellung eines Dielektrikumstapel von 5 nm Dicke und mit mittlerer Dielektrizitätskonstante ε = 4 möglich. Bei einer Betriebsfrequenz von 5 GHz beträgt die
Reaktanz der Kapazität -i x 2876 Ohm/μm2. Dies ergibt mit einer für PIN-Dioden typischen Fläche von 100 x 100 μm.2 einen Wert von -i x 0,28 Ohm. Dieser Wert ist bei entsprechender Dimensionierung der Kontaktflächen im Vergleich zum Serienwi- derstand der i-Zone klein und kann in der Applikation durch eine entsprechende Induktivität kompensiert werden.
Wird die PIN-Diode in Sperrrichtung betrieben, so besteht das Ersatzschaltbild für einen erfindungsgemäßen HF-Schalter wie in Figur 4b gezeigt aus einer Serienschaltung von drei Kondensatoren 50, 51, 53. Der Kondensator 53 bildet sich aus der Kapazität der i-Zone. In Sperrrichtung ist die gesamte i-Zone auch unterhalb der Hochfrequenzanschlüsse sehr hochohmig. Die Kapazität der i-Zone ist daher sehr niedrig und dominiert das Verhalten des HF-Schalters. Bei entsprechender Dimensionierung ist das Isolationsverhalten mit einer herkömmlichen PIN- Diode vergleichbar.
In Figur 5 ist eine mögliche Gestaltung der Kontaktfläche von den Gleichstromanschlussen 29 und den Hochfrequenzanschlüssen 33 gezeigt. Die Vorteile des erfindungsgemäßen HF-Schalters entstehen insbesondere daraus, dass die Flächen der Hochfrequenzanschlüsse und der Gleichstromanschlüsse getrennt voneinander festgelegt werden können. Claims

Patentansprüche
1. Hochfrequenzschalter bestehend aus a) einem Halbleiterkörper (21) aus einem Halbleitermaterial mit einer ersten Oberfläche (24) und einer zweiten Oberfläche (23), b) zwei Gleichstromanschlussen (29) sowie c) zwei Hochfrequenzanschlüssen (33) .
2. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass das Halbleitermaterial einen spezifischen Widerstand größer als 100 Ωcm hat.
3. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass das Halbleitermaterial intrinsisch ist.
4. Hochfrequenztransistor nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass der Halbleiterkörper (21) eine Epitaxieschicht ist.
5. Hochfrequenztransistor nach Anspruch 4, d a d u r c h g e k e n n z e i c h n e t , dass die Epitaxieschicht eine Dotierung von 1 x 10^2 cm~3 bis 1 x 1014 cm"3 hat.
6. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass der Halbleiterkörper (21) auf einer Trägerscheibe (20) aufgebracht wird.
7. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass auf der zweiten Oberfläche (23) des Halbleiterkörpers (21) eine Oxidschicht (22) ist.
8. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass die zwei Gleichstromanschlüsse (29) an der ersten Oberfläche (24) des Halbleiterkörpers (21) gebildet sind.
9. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass ein Gleichstromanschluss (29) ein dotiertes p-Gebiet (25) hat und der andere Gleichstromanschluss ein dotiertes n- Gebiet (26) .
10. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass die dotierten p- und n-Gebiete der zwei Gleichstroman- Schlüsse eine Dotierung von 1 x 10^^ Cm~3 haben.
11. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass die zwei Gleichstromanschlüsse (29) mit dem Halbleiter- körper (21) eine PIN-Diode bilden.
12. Hochfrequenztransistor nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass die zwei Hochfrequenzanschlüsse (33) an der ersten Ober- fläche (24) des Halbleiterkörpers (21) gebildet sind.
13. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass die zwei Hochfrequenzanschlüsse (33) jeweils bestehen aus a) dem Halbleiterkörper (21) , b) einem Dielektrikum (30) auf dem Halbleiterkörper (21) sowie c) einer Kontaktschicht (31) .
14. Hochfrequenzschalter nach Anspruch 13, d a d u r c h g e k e n n z e i c h n e t dass das Dielektrikum (30) ein Oxid ist.
15. Hochfrequenzschalter nach Anspruch 13, d a d u r c h g e k e n n z e i c h n e t , dass das Dielektrikum (30) ein Dielektrikumsstapel ist.
16. Hochfrequenzschalter nach Anspruch 15, d a d u r c h g e k e n n z e i c h n e t , dass der Dielektrikumstapel aus Oxid und Nitrid gebildet ist.
17. Hochfrequenzschalter nach Anspruch 13, d a d u r c h g e k e n n z e i c h n e t , dass die Kontaktschicht (31) ein Metallkontakt ist.
18. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass der Hochfrequenzschalter lateral durch mindestens einen
Graben (32) begrenzt ist.
19. Hochfrequenzschalter nach Anspruch 18, d a d u r c h g e k e n n z e i c h n e t , dass der Graben (32) mit Oxid gefüllt ist.
20. Hochfrequenzschalter nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , dass die erste Oberfläche (24) ausser den Stellen der Gleichstromanschlüsse (29) und ausser den Stellen der Hochfrequenzanschlüsse (33) mit einer Oxidschicht (27) bedeckt ist.
