この発明は主に積層セラ ミ ックコンデンサとして使用される 高誘電率磁器組成物に関するものである。
背 景技 術
従来よ 、 チタ ン酸バ リ ウ ム ( BaT i03 )を主体とする高誘 電率磁器組成物は数多 く提案され、 特に円板型磁器コ ンデンサ に使用され.てきて る。
チタ ン酸バリ ゥムは強誘電性を有する'材料であ]?、 そのキュ
— リ ー点は 1 2 0。C付近にある。 この 1 2 0 'Cを境にして低温 側では正方晶 , 高温側では立方晶にるる。 そして、 正方晶の領 域では強誘電性を示し、 立方晶の領域では常誘電性を示すこと はよ く知られている。
このよ う チタン酸バリ ゥム単独での磁器の誘電率は、'常温 付近の温度範囲に いてきわめて温度による変化が大き く、 誘 電損失 (tan3 ) も大きいため、 単独でコンデンサと して使用され ることはほとんどな ぐ、 従来種々の添加物を加えてキュ ー リ — 点を常温付近に移動させ、 また温度変化を少 くする工夫が されている。 この代表的 添加物として、 CaT i03,BaZr03, S r T i03 , BaSnO;5 等が知られている。 これらを適当に添加 し、 さらに微量成分によ 補正することによ E I A

近年、 各種エレク ト 口 -クス関係部品の小型化に呼応してコ
5 ンデンサの小型化が進んでお 1?、 積層セラ ミ ッ ク コ ンデンサに
ついてはその最たるものである ο 積層セラ ミ ックコ ンデンサは 磁器誘電体を 2 5〜 1 O O 程度に薄膜化し、 ク シ形電極を 挾んだ多層構造をなすものである。 そして、 電極面積 よび電 極間距離の比率をきわめて大き くすることが可能なため、 体積
T O 当 の容量が磁器円板型コ ンデンサに比して 1 ο ο倍以上も大
き くすることができ、 同一静電容量を 下と小さい体積で確 保できるため、 非常に小形化が容易である。
しかしながら、 このよ う 磁器誘電体薄膜を使用した場合、 従来の円板型の磁器組成がそのまま適用でき いのが実状であ
1 5 る。 す わち、 単位長当 ]?の電圧が従来の 1 Ο倍以上負荷され
ることになるため、 磁器誘電率 'よび誘電損失の電圧依存性の 小さい材料が要求されるに至った。 また、 最近プリ ント基板へ の直付け方式が採用されてきたことによ ]?、 プリ ン ト基板のた わみによ ]9破壌し よ う ¾強い材料が要求されている。 さら
0 に、 積層セラ ミ ックコンデンサを使用した電子チューナ等では
周波数が感度のよい高周波帯へ移行してきているため、 積層セ ラ ミ ックコンデンサについても高局波特性のよいものが必要と
ってきている。 特に、 J I S ( 日本工業 )規格で Y D特性ま た E I A規格で Y 5 T特性のものが電子チューナ関保に多数
5 必要とされて ]?、 誘電率が 3 O O O以上 , tan Sが 2. O %以下 -¾L, ヽ
で、 1 〜 1 O OMHz の周波数帯で等価直列抵抗の低 ものが 要求されている。
発明の開示
そこで、 この発明は、 BaT i03 を主成分と し、 これに
CaT i05 と Sb 203 とを添加含有させ、 さ らにはそれに
Ndゥ 05 , La 2〇zおよび Sm203のうちのいずれかを添加含有 させることによって、 高誘電率を有し、 特性の電圧依存性が小 さ く、 曲げ強度が大き く、 しかも高周波領域での等価直列抵抗 が小さ 誘電体磁器組成物を提供する。 また、 BaT i03 を主 成分と し、 これに CaT i03 と Ta 205 とを添加含有させ、 さ らに Sb 203 も しくは P
を添加含有させることによ i?、 上記誘電体磁器組成物と同様の優れた特性を得ることができる。
さらに上述の誘電体磁器組成物に S i02を添加含有させると、 その強度がよ ]?—層増大する。

第 1 図はこの発明の高誘電率磁器組成物を用いて試作した積 層セ ラ ミ ッ クコンデンサを示す一部断面正面図、 第 2図は本発 明の組成物を用いて作製した積層セ ラ ミ ックコンデンサにおけ る等価直列抵抗の周波数特性を示す図、 第3図〜第ァ図は同じ く静電容量の温度変化率を示す図、 第 8図は同じく本発明の組 成物を用いて作製した積層セラ ミ ックコ ンデンサの抗折カを検 討する装置を示す図である。
発明を実施するための最良の形態
この発明は、 チ タ ン酸パリ ゥ ム ( BaT i03 ) を主体と し、 チ タ ン酸カルシ ウ ム ( CaT i03 ) , 三二酸化アンチモ /(Sb203),
• 酸化ネオジゥム (Nd2o5 )を添加し、 さらに必要に応じて微量 の添加物を加えた、 従来の組成物とは異なる系の高誘電率磁器 組成物であ ]?、 以下実施例に基づきその詳細につ て説明する。
まず、 BaT i03 (純度 9 8 ^以上 ) 1 O O重量部に対し、 各
5 種添加物を加えてボールミ ルにて十分に混合する。 この混合粉 末に 5 5¾ポリ ビニルアル コ ー ル ( P V A ) 水溶液を少量添加し てらいかい機で混合し、 3 Oメ ッ シュのふるいを通過させて造 粒する。 この造粒粉を 1 内径の金型で圧力 1 ton ^ をか けて直径 1 3 薦、 厚さ の寸法の円板状の成型体を作る。 ίθ また、 同様に縦4 7 腿、 横 1 2.5 .の寸法の角形の金型で縦
4 ァ 鵬、 横 1 2.5酶、 厚さ 2, の寸法の板状の成型体を作製 する。 これらの成型体を 1 250·〜 1 400'Cで 1 〜3時間、 大気 中において焼成する。 この後、 円极状の焼結体の両面に 電 極を設ける。 下記の第 1 表は BaT i03 1 O O重量部に対する ほ CaT i03 , Sb 203 ,Nd203の各種組成物をもつて得た焼結体 の特性を示す。 あわせて Mn , Cr , Fe ,Ni , よび Co の酸化 物のうち少 ぐ と も 1 種を添加含有させて得た焼結体の特性を 示す。 表中、 25は 2 5 'Cで 1 KHzの交流 ( A C )電圧 1 Vに て測定した静電容量よ 求めた誘電率、 tan 3はこのときの誘電 0 損失を示す。 また、 I Rは直流 ( D C )電圧 5 0 V、 2 0 °Cで 測定した絶緣抵抗率、 B D Vは昇圧破壊電圧値、 A C - Vは実 効値 5 O V 膨の A C電圧下、 1 KHzにて測定した tan 3の値を 示す。 さらに、 T Cは 2 O 'Cを基準と して測定した静電容量の 一 3 Oでおよび + 8 5 'Cに ける変 ίヒ率を示す。 .
(注) 添加物の内、 その他の Mn02等は主成分に対する wt を示して る (
この第 1 表から明らかなよ うに、 この発明の組成物は A C電 圧による容量変化が小さ く、 また曲げ.強度が強いことが認めら れる。 これらは、 従来、 BaZr05や BaSii05または S rTi〇5 等を添加した組成では A C電圧特性が5 O V im 下の tan 3値に して約 3〜 7 程度と高く、 曲げ強度も 6 0 0〜ァ O O /^ と低かったことからすると、 きわめて良好な特性結果と考えら れ ·¾ o
第 1 表の試料^ 1 3の組成物を用いて第 1 図に示すよ う ¾積 層セラ ミ ックコ ンデンサを試作し、 特性を調べた結果を下記の 第 2表に示す。
第 2表は、 BaT i051 O O重量部に対して BaZr03 を 3重 量部、 MgT i03 を 0.4重量部、 Μιι02を 0.2重量部添加して る従来の代表的る組成物を用 て試作したコ ンデンサの特性 をあわせて示している。
この場合、 素体の寸法は縦 3.07 IBZ、 横 1 .56腿、 厚さ 0.56 鸸である。
お、 第 1 において 1 は試料^ 1 3の組成物からるる磁器 誘電体、 2はパ ラ ジ ウ ム電極、 3は端子電極 ( Ag電極)である。 また、 第 2表で Cおよび tan δは 1 kHz , A C 1 V 2 O'Cで測 定した値であ]?、 IRe は D C 5 0 V、 20'Cにて測定した絶縁 抵抗率、 BDVeは昇圧破壊電圧値である。 また、 抗折カは第 8 図に示すよ うに 2.5職のスパンで素体 4を支持し、 素体4の中 央部を O.5»刃巾のナイ フ で押えた時の素子铍壌直前の圧力で ある。 第 8図で 5は試料保持台、 6は加圧ビン、 7は置き針付 きテ ン.シ ヨ ンゲージ.である o

第 2図はこの場合に ける等価直列抵抗の周波数特性を示す。 従来組成によるコンデンサの特性 Aに比して本発明の試料
1 3で試作したコ ンデンサの特性 Bは高周波領域の特性がき わめて良いことが明らかである。 また、 第 3図は同じく本発明 で試作したコ ンデンサの静電容量の温度変化率を示す。
次いで、 BaT i05 を主体とし、 CaT i05, Sb Os とさら に酸化ラ ンタ ン ( La 205 ) を添加して得られる本発明の第 2 の実施例、 BaT i05 を主体とし、 CaT i03,Sb 203 と さら に酸化サマ リ ウ ム ( Sm203 )を添加して得られる本発明の第 3 の実施例について説明する。 すなわち、 これらは BaT i〇3 1 O O重量部に対して CaT iO^ 1〜5重量部 , Sb 203 1 〜 4重量部 , La 203 1 〜5重量部を添加させて る高誘電率磁 器組成物 , および BaT i03 1 O O重量部に対して CaT i03 1 〜5重量部 , Sb 2〇3 1 〜4重量部 , Sm 203 1〜5重量部 を添加させて る高誘電率磁器組成物である。 まえ、 ,これらの 場合においても Mn ,-Cr, Fe,Ni , Coの酸化物のうち少なく と
も 1 種を主成分に対して O.O 1 〜0.5 w t 含有させて良いも のである。
下記の第 3表 よび第4表はこの第 2 ,第3の実施例におけ る各種添加物組成に対して得られた焼結体の特性を示してお 、 作製条件は上記第 1 の実施例と全く同様と し、 特性も同—の条 件にて測定した。

5の実施例の組成物に いても第 1 の実施例と同様、. 誘電率が
大き く、 A C電圧による容量変化が小さ く、 また曲げ強度が強
いことが認められる。 ここで、 第 2〜第 5の実施例に ては
5 添加物組成と して第 3表から第 6表に示すよ うに Mn02,
Cr 205 , Fe 203 . NiO . CoOをそれぞれ 1 種づっ主成分に対
して含有させた場合についてのみ説明したが、 これ 2種以上
のこれら酸化物を組合せて含有させても同等の効果が得ちれる
ことを発明者らは確認した。 その場合、 添加量が主成分に対し
10 て o.swt を超えて含有された時には、 25等の特性が劣化
するのは上記実施例と同様である。 また、 Mn ,Cr , Fe ,Ni ,
Co の酸化物のう ち少¾ く とも 1 種を主成分に対して 0.0 1
wt ^ 以上 ( O.Swt 以下)含有させることによ ]?、 上記第 2
〜第 5の実施例の組成物は第 3表〜第 6表に示す特性と同等の

第 4図〜第 7図は、 同じく第 2〜第 5の実施例の組成物で試 作したコ ンデンサの静電容量の温度変化率を示す。

Sb 205 1 〜 4重量部 , La203 1 〜5重量部 , S i02 0.1〜
1重量部を添加せしめて る高誘電率磁器組成物 , BaTi03 1 O O重量部に対して CaTi03 1 〜 5重量部, Sb203 1 〜 4重量部 , Sm203 1 〜ち重量部 , Si02 O.I 〜 1重量部 を 添加せしめてなる高誘電 磁器組成物、 BaTi03 1 00重量 部に対して CaTi03 1 〜 5重量部 , Ta205 1 〜4重量部 , Sb2Os 1 〜 5重量部 , Si〇2 O.I 〜 1重量部を添加せしめ てなる高誘電率磁器組成物 , BaTi03 1 O O重量部に対して CaTi05 1 〜 5重量部 , Ta205 "« 〜 4重量部 , Ρ^Ο^ 1 〜 5重量部 , Si02 0.t 〜 1重量部を添加せしめて る高誘 電率磁器組成物である。 また、 これらの場合においても , Cr .Fe .Ni , よび Co の酸化物のうち少 く と も 1 種を主 成分に対して 0.0 1 〜0.5 wt 含有させても良 ものである。 下記の第 3表〜第 1 2表はこの第 6〜第1 Oの実施例における 各種添加物組成に対して試作した積層セラ ミ ックコ ンデンサの 特性を調べた結果を示している。 この場合、 素体形状は第 1 の 実施例と同様である。 抗折力.は第1 2図に示すように 2. O麟の スパンで素体 4を支持し、 素体4の中央部を o.5 m刃巾のナイ フで押えた時の素子破壊直前の圧力である o Cおよび tan 3 , - IRe は第 1 の実施例と同一の条件で測定した。

上記第 8表〜第 1 O表では抗折カは第 2表および第ァ表の実 施例と比較し、 低下している o しかし、 これは測定治具のスパ ンガ 2.5丽から 2.0mmに狭く ¾ つたことによるもので、 実質的 には抗折力が向上してお j?、 S i02添加効果が見られる。 この S i〇2添加は 重量部未満では抗折カ向上の効杲は く、 1 .0重量部を超える添加では静電容量が低下する。 また、 温度 特性は O.1 〜 1 .O重量部の添加ではほとんど影響を受け ¾いこ とを確認した。
次いで、 第 6の実施例における試料^ 1 6の組成で気相法か ら得られた超微粉 S i〇2を用ぃて積層セラ ミ ッ ク コ ンデンサを 試作した。 各ロ ッ ト内から 2 0 0個サンプ リ ングし、 第 8図に 示した'2. O籠の スパ ンで抗折カを検討したが、 その抗折力の平. 均値とその変動係数を第 1 3表に示す。

• 第 1 3表から明らかなように、 気相法で製造した超微粉 SiQ2 を用いた場合、 この発明の組成物は抗折強度が高く、 またその 変動も よ ]?小さいものとなる。
• 産業上の利用可能性
5 以上説明したようにこの発明の高誘電率磁器組成物によれば、 積層セラ ミ ッ ク コ ンデンサのよ う ¾薄膜状の磁器誘電体として 用いた時に良好な特徵を有する。 す わち、 誘電率 3 0 0 0以 上の高誘電率を有し、 電 依存性が小さ く、 曲げ強度が大きく、 そして高周波領域において等価直列抵抗が小さ といった点で、 l O 最近の市場-—ズに合致する組成であ 、 特に電子チューナ等 の領域においてきわめて利用価値が高いものである。

1 . BaT iOs を主体とする高誘電率磁器組成において、
' BaT i03 1 O O重量部に対して CaTi03 1 ~ 5重量部、 ' Sb205 1 4重量部、 Nd205 1 5重量部を添加含有させ 5 て ることを特徵とする高誘電率磁器組成物。
2. BaT i03 を主体とする高誘電率磁器組成において、
BaTi03 1 O O重量部に対して CaTi03 1 5童量部、 Sb205 1 4重量部、 La205 1 5重量部を添加含有させて ¾ることを特徴とする高誘電率磁器組成物。

BaT i03 1' 0 O重量部に対して CaTi03 "! 〜 5重量部、 Sb2Os 1 4重量部、 Sm203 1 5重量部を添加含有させ てなることを特徵とする高誘電率磁器組成物。
