Abstract

本發明之目的係將用以蝕刻形成於基板上之被蝕刻膜的遮罩,在進行該蝕刻後用簡易之方法在抑制被蝕刻膜之破壞的情形下去除。 本發明之解決手段係實施以下步驟:供給聚合用原料至形成有被蝕刻膜(20)之基板(晶圓W)的表面,形成由具有脲鍵之聚合物形成的遮罩用膜(23);在前述遮罩用膜(23)中形成蝕刻用之圖案(28);接著,使用前述圖案(28)藉由處理氣體蝕刻前述被蝕刻膜(20);及然後,加熱前述基板使前述聚合物解聚合以去除前述遮罩用膜(23)。

Description

半導體裝置之製造方法、真空處理裝置及基板處理裝置
本發明係關於使用蝕刻遮罩蝕刻形成在用以製造半導體裝置之基板上的被蝕刻膜的技術。
在製造多層化之半導體裝置時,為提高動作速度而減少形成在作為基板之半導體晶圓(以下記載為晶圓)中之層間絕緣膜的寄生電容的方法係使用多孔質之低介電率膜。這種膜可舉包含矽、碳及氧且具有Si-C鍵之SiOC膜為例。為埋入例如銅之配線材料,SiOC膜使用光阻遮罩及下層遮罩,藉由例如CF4 氣體之CF系氣體的電漿進行蝕刻,接著藉由氧氣之電漿進行光阻遮罩的拋光。
但是,對SiOC膜進行蝕刻及拋光等之電漿處理時,在暴露於電漿之SiOC膜之露出面,即凹部之側壁及底面中,由於電漿切斷例如Si-C鍵而使C由膜中脫離。因C脫離而產生不飽和原子鍵之Si的狀態不穩定,因此後來與例如大氣中之水分等鍵而形成Si-OH。
如此藉由電漿處理,雖然SiOC膜之露出面形成破壞層,但由於該破壞層之碳含量低,介電率卻上升。因為配線圖案之線寬度不斷微細化且配線層及絕緣膜等不斷薄膜化,表面部對晶圓全體產生之影響比例變大,即使表面部亦會因其介電率上升而成為半導體裝置之特性偏離設計值的一個主要原因。此外,雖然藉由如上所述地形成電漿來去除用於蝕刻SiOC膜之遮罩,但仍希望用更簡易之方法來去除遮罩。
專利文獻1記載了事先在基板上之多孔質低介電率膜的孔部中埋入PMMA(丙烯酸樹脂),並對低介電率膜進行蝕刻等之處理後,加熱基板,供給溶劑,且進一步供給微波來去除PMMA的技術。但是,為去除PMMA,必須藉由電漿花費大約20分之長時間,且必須加熱基板至400℃以上之溫度,因此恐有對已形成在基板上之元素部分產生不良影響之虞。 [先前技術文獻] [專利文獻]

對本發明之基板進行處理,製造半導體裝置之方法的特徵為包含以下步驟: 供給聚合用原料至形成有被蝕刻膜之基板的表面,形成由具有脲鍵之聚合物形成的遮罩用膜; 在前述遮罩用膜中形成蝕刻用之圖案; 接著,使用前述圖案藉由處理氣體蝕刻前述被蝕刻膜;及 然後,加熱前述基板使前述聚合物解聚合以去除前述遮罩用膜。
本發明之真空處理裝置的特徵為具有: 第一蝕刻處理模組,用以在真空容器內藉由處理氣體蝕刻在被蝕刻膜上形成由具有脲鍵之聚合物形成的遮罩用膜且在前述遮罩用膜上積層形成遮罩圖案之膜的基板,並將前述遮罩圖案轉印在前述遮罩用膜上;及 第二蝕刻處理模組,用以對藉由第一蝕刻處理模組蝕刻後之基板,在真空容器內以前述遮罩用膜作為遮罩藉由處理氣體蝕刻被蝕刻膜。
本發明之基板處理裝置的特徵為具有: 成膜部,用以在形成有被蝕刻膜之基板的表面上,形成由具有脲鍵之聚合物形成的遮罩用膜; 光阻塗布部,用以在形成有前述遮罩用膜之基板上塗布光阻; 曝光前之加熱處理部,其加熱處理塗布有光阻之基板; 曝光後之加熱處理部,其加熱處理曝光後之基板; 顯影處理部,用以使經加熱處理之基板顯影;及 搬送機構,用以進行處理基板之各部間的搬送, 前述成膜部包含:載置台,其載置基板;吐出部,其在載置於載置台上之基板上使聚合用原料形成液體或噴霧並供給至基板。 [發明的功效]
依據本發明,供給聚合用原料至形成有被蝕刻膜之基板的表面,形成由具有脲鍵之聚合物形成的遮罩用膜。接著,使用形成在該遮罩用膜中之蝕刻用的圖案蝕刻前述被蝕刻膜後,加熱前述基板,使前述聚合物解聚合以去除前述遮罩用膜。因此,不需要形成用以去除遮罩用膜之電漿。因此,可防止被蝕刻膜由於該電漿而受到破壞,故可簡易地進行該遮罩用膜之去除處理。
以下說明將本發明半導體裝置之製造方法使用於形成半導體裝置配線之步驟的實施形態。該配線之形成步驟係對作為基板之晶圓W進行的雙金屬鑲嵌。圖1至圖5係階段地顯示在下層側電路部分形成上層側電路部分之情形的說明圖,且11係下層側之例如層間絕緣膜,12係埋入層間絕緣膜11之配線材料,13係蝕刻時具有阻擋功能之蝕刻阻擋膜。蝕刻阻擋膜13係由例如SiC(碳化矽)或SiCN(碳氮化矽)等形成。
在蝕刻阻擋膜13上,形成作為層間絕緣膜之低介電率膜20。低介電率膜20在此例中使用SiOC膜,且SiOC膜係例如藉由CVD(化學蒸氣沈積(Chemical Vapor Deposition))法使DEMS(二乙氧甲基矽烷(Diethoxymethylsilane))電漿化來形成。因此,低介電率膜20包含矽、碳及氧作為主成分。此外,下層側之層間絕緣膜11亦使用例如SiOC膜。
在本實施形態中,說明由晶圓W之表面中如圖1(a)所示地形成下層側之電路部分且在該電路部分上形成低介電率膜20的狀態開始處理,到在該低介電率膜20中形成通孔及槽(配線埋入用溝)後,埋入配線之處理。 首先如圖1(b)所示地在低介電率膜20之表面中,藉由習知方法形成硬遮罩22,該硬遮罩22係對應於槽之部位開口且由例如TiN(氮化鈦)膜形成之蝕刻用圖案遮罩。
接著,在硬遮罩22及低介電率膜20上,形成聚脲膜23作為蝕刻通孔時之遮罩的遮罩用膜(圖1(c))。該聚脲膜23,如圖6中之一例所示地,可藉由使作為原料單體之異氰酸酯及胺共聚合形成脲鍵來形成。此外,R係例如烷基(直鏈狀烷基或環狀烷基)或芳基,且n為2以上之整數。
胺可使用例如脂環式化合物或脂肪族化合物,該脂環式化合物可舉1,3-雙(胺甲基)環己烷(H6XDA)為例,而該脂肪族化合物可舉1,12-二胺癸烷(DAD)為例。 異氰酸酯可使用例如脂環式化合物、脂肪族化合物、芳香族化合物等。該脂環式化合物可舉1,3-雙(異氰酸酯甲基)環己烷(H6XDI)為例,而該脂肪族化合物可舉六甲基二異氰酸酯為例。
圖7顯示用以供給包含上述原料單體之氣體至晶圓W,接著藉由蒸鍍聚合形成聚脲膜23之CVD裝置3。30係界定真空環境之真空容器,且圖中39係使真空容器30內排氣以便形成該真空環境之排氣機構。31a、32a是分別以液體形式收容作為原料單體之異氰酸酯及胺的原料供給源,且異氰酸酯之液體及胺之液體藉由設置在供給管31b、32b間之氣化器31c、32c氣化,且各蒸氣導入作為氣體吐出部之蓮蓬頭33。
蓮蓬頭33在下面形成多數吐出孔,且組配成由各個吐出孔吐出異氰酸酯蒸氣及胺之蒸氣至處理環境。晶圓W載置在具有調溫機構之載置台34上。接著,在真空容器30內呈預定壓力之真空環境的狀態下,對晶圓W供給異氰酸酯之蒸氣及胺之蒸氣並在晶圓W表面蒸鍍聚合,形成前述之聚脲膜23。如此蒸鍍聚合時之真空容器30內的溫度可根據原料單體之種類決定,例如可為40℃至150℃。例如原料單體之蒸氣壓比較低時晶圓W之比較溫度越高越好,例如原料單體之蒸氣壓比較高時晶圓W之溫度越低越好。聚脲膜23之膜厚可根據例如聚脲膜23之折射率或消光係數決定。
形成該聚脲膜23後,在該聚脲膜23上形成遮罩膜24,且遮罩膜24係例如SiO2 (氧化矽)膜並可使用例如矽系之防止反射膜。遮罩膜24係藉由例如減壓化學氣相沈積法(LPCVD:Low Pressure Chemical Vapor Deposition)或ALD(原子層沈積(Atomic Layer Deposition)形成。藉由LPCVD形成SiO2 (氧化矽)膜作為遮罩膜24時,原料氣體使用例如矽烷氣體及氧化氣體。
接著,在遮罩膜24上形成光阻膜26。然後藉由使光阻膜26曝光、顯影,形成在對應於通孔之部位設有開口部27的光阻圖案(圖2(e)),並使用該光阻圖案蝕刻遮罩膜24(圖2(f))。
在遮罩膜24為SiO2 膜時,該蝕刻係藉由使例如CH3 F氣體電漿化而得之電漿來進行。接著以遮罩膜24作為遮罩,蝕刻聚脲膜23,藉此在對應於通孔之部位形成開口部28(圖3(g))。此時,蝕刻可藉由使例如O2 (氧)氣體、CO2 (二氧化碳)氣體、NH3 (氨)氣體或N2 (氮)氣體與H2 (氫)氣體之混合氣體電漿化而得的電漿來進行。接著,使用聚脲膜23作為蝕刻遮罩,蝕刻低介電率膜20,並形成通孔29(圖3(h))。蝕刻低介電率膜20,在此例中為SiOC膜之方法可藉由使例如C6 F6 氣體之處理氣體電漿化而得之電漿來進行,此時,亦可進一步添加微量之氧氣。此外,聚脲膜23上之遮罩膜24係在該蝕刻步驟中去除。
然後,蝕刻去除通孔29之底部的蝕刻阻擋膜13。在蝕刻阻擋膜13為例如SiC膜時,該蝕刻可藉由使例如CF4 氣體電漿化而得之電漿來進行。 形成聚脲膜23到該階段所進行之各程序必須在比使聚脲解聚合之溫度低的溫度下實施。因此,蝕刻各膜時之晶圓W的處理溫度係例如100℃以下,且藉由CVD或ALD形成各膜時之晶圓W的處理溫度係例如室溫至200℃。
然後,去除聚脲膜23(圖4(i))。聚脲雖然在加熱至300℃以上,例如350℃時解聚合成胺並蒸發,但為了不對已形成在晶圓W上之元件部分,特別是銅配線產生不良影響,宜在400℃以下,例如390℃以下加熱,且在例如300℃至350℃加熱更佳。進行聚脲之解聚合的時間,例如在300℃至400℃加熱之時間,由抑制對元件之熱破壞的觀點來看,宜為例如5分以下。因此,較佳之加熱條件可舉350℃、5分以下為例。加熱之方法可使用紅外線燈,亦可將晶圓W放在內建有加熱器之載置台上來加熱。加熱環境係例如氮氣等惰性氣體環境。
接著,與形成通孔29之程序同樣地,使用硬遮罩22蝕刻低介電率膜20,並在包圍通孔29之區域中形成槽2A(圖4(j))。然後,去除硬遮罩22(圖5(k))。硬遮罩22為TiN膜時,可以例如硫酸、過氧化氫水及水之混合溶液作為蝕刻溶液,藉由濕式蝕刻去除。接著,將銅埋入通孔29及槽2A中,並藉由CMP(化學機械拋光(Chemical Mechanical Polishing))去除多餘之銅而形成銅配線2B,因此形成上層之電路部分(圖5(l))。在圖5(l)中雖然省略,但在形成銅配線2B前,在通孔29及槽2A內形成由例如Ti與TiON之積層膜形成之障壁金屬層及由銅形成之屏蔽層。
依據以上之方法,藉由蒸鍍聚合形成蝕刻形成在晶圓W上之低介電率膜20時作為蝕刻遮罩之聚脲膜23,並蝕刻低介電率膜20而形成通孔29。然後,用小於400℃之溫度加熱晶圓W使聚脲解聚合,去除聚脲膜23。因此,去除低介電率膜20之蝕刻遮罩時,不需要使低介電率膜20暴露於電漿中,故可抑制低介電率膜20之表面受到之破壞。結果,可抑制低介電率膜20之介電率上升,因此可防止配線間之電容增加,故可由晶圓W製造可靠性高之半導體製品。此外,不需要使低介電率膜20暴露於電漿中表示不需要在低介電率膜20與聚脲膜23之間設置用以在去除聚脲膜23時保護低介電率膜20不受電漿破壞的膜。因此,依據以上之方法,可抑制處理步驟增加。此外,由於不需要為去除聚脲膜23使用電漿,可簡易地進行該聚脲膜23之去除,因此可簡化進行該去除處理之解聚合模組50的結構。另外,由於聚脲包含醯胺基且在構成一聚合物之醯胺基與構成另一聚合物之醯胺基間形成氫鍵,具有比較高耐藥品性及大約200℃之實用上充分的耐熱性。即,聚脲膜23具有作為遮罩之理想性質。
接著,參照圖8之平面圖說明在上述一連串之處理中,進行形成光阻圖案到使聚脲膜23解聚合之處理的真空處理裝置4。真空處理裝置4具有內部環境為藉由例如乾燥之氮氣形成常壓環境的橫長常壓搬送室41,且在常壓搬送室41之前朝左右方向並排設置用以載置載具C之搬出入埠42。常壓搬送室41之正面壁安裝有與前述載具C之蓋一起開關之門43。常壓搬送室41內設有由用以搬送晶圓W之關節臂構成之第一搬送機構44。此外,由常壓搬送室41之搬出入埠42側來看,左側壁設有可進行晶圓W之方向或偏心調整的對齊室45。
在常壓搬送室41中與搬出入埠42之相反側例如以左右並排之方式配置2個裝載閉鎖室46A、46B。裝載閉鎖室46A、46B與常壓搬送室41之間設有閘閥47。由裝載閉鎖室46A、46B之常壓搬送室41側來看,內側透過閘閥49配置真空搬送室48。
真空搬送室48透過閘閥4A連接2個蝕刻處理模組5及2個解聚合模組50。真空搬送室48設有具有由關節臂形成之2支搬送臂的第二搬送機構4B,並藉由第二搬送機構4B,在裝載閉鎖室46A、46B、蝕刻處理模組5及解聚合模組50之間進行晶圓W之傳送。
接著,參照縱斷側面圖之圖9說明蝕刻處理模組5。該蝕刻處理模組5形成電容耦合電漿,且組配成可進行前述電漿之各蝕刻處理。圖中51係接地之處理容器,且透過圖8中說明之閘閥4A連接於真空搬送室48。處理容器51內藉由排氣機構59使內部排氣,藉此形成所希望壓力之真空環境。
圖中52係載置晶圓W之載置台,且埋設有用以加熱晶圓W之未圖示的加熱器。載置台52電氣連接地配置在處理容器51之底面上,且具有作為下部電極之功能,並具有作為陽極電極之機能。此外,雖然載置台52為了可在與第二搬送機構4B之間傳送晶圓W,具有在載置台52之表面中突出及沒入並支持晶圓W之背面的升降銷,但省略圖示。
載置台52之上方以與該載置台52之上面對向的方式設有蓮蓬頭53。圖中54係絕緣構件,使蓮蓬頭53與處理容器51絕緣。蓮蓬頭53連接於電漿產生用之高頻電源55,且蓮蓬頭53具有作為陰極電極之機能。圖中56係氣體供給部,且令用於蝕刻前述各膜之蝕刻氣體獨立並供給至設於蓮蓬頭53內之擴散空間57。供給至擴散空間57之蝕刻氣體由蓮蓬頭53之吐出口噴灑狀地供給至晶圓W。如此供給蝕刻氣體至晶圓W時,高頻電源55呈導通狀態,且在電極間形成電場而使蝕刻氣體電漿化,藉此進行晶圓W表面之膜的蝕刻。
接著,說明作為去除聚脲膜23之去除模組的解聚合模組50。該解聚合模組50與蝕刻處理模組5同樣地具有內部為真空環境之處理容器51。即,解聚合模組50具有與蝕刻處理模組5分開之處理容器51。此外,在解聚合模組50之處理容器51內,與蝕刻處理模組5之處理容器51內同樣地,亦設有具有加熱器之載置台52,且載置在該載置台52上之晶圓W被加熱至前述溫度並進行聚脲膜23之解聚合。另外,在解聚合模組50中,例如處理容器51內設有供給惰性氣體之惰性氣體供給部,且如上述地加熱晶圓W時,處理容器51內為惰性氣體環境。
真空處理裝置4具有作為電腦之控制部40,且該控制部40具有程式、記憶體、CPU。該程式儲存於電腦記憶媒體,例如光碟、硬碟、光磁碟等中,且安裝在控制部40中。控制部40藉由該程式輸出控制信號至真空處理裝置4之各部並控制各部之動作。具體而言,該程式控制晶圓W在真空處理裝置4內之搬送、在各模組5、50中各氣體對晶圓W之供給及中斷、高頻電源55之導通及斷路等的動作,且組成步驟群以便對晶圓W實施上述圖2(e)至圖4(i)中說明之一連串處理。
以下說明該真空處理裝置4之動作。如圖2(e)所示地在搬出入埠42上載置收容形成有光阻圖案之晶圓W的載具C時,藉由第一搬送機構44取出該載具C內之晶圓W,並按照常壓搬送室41、對齊室45、裝載閉鎖室46A之順序搬送後,藉由第二搬送機構4B按照真空搬送室48、蝕刻處理模組5之順序搬送。接著,依序進行圖2(f)中說明之電漿化CH3 F氣體的遮罩膜24蝕刻、圖3(g)中說明之電漿化氧氣等的聚脲膜23蝕刻、圖3(h)中說明之電漿化C6 F6 氣體的低介電率膜20蝕刻。
然後,藉由第二搬送機構4B,按照真空搬送室48、解聚合模組50之順序搬送晶圓W,並載置在該模組5之載置台52上加熱,如圖4(i)所示地使聚脲膜23解聚合而去除。然後,藉由第二搬送機構4B,按照真空搬送室48、裝載閉鎖室46B之順序搬送晶圓W,並藉由第一搬送機構44返回載具C。
在上述真空處理裝置4中,在1個蝕刻處理模組5中進行將光阻圖案(遮罩圖案)轉印至作為遮罩用膜之聚脲膜23上的處理、及以聚脲膜23作為遮罩蝕刻作為被蝕刻膜之低介電率膜20的處理。即,形成用以進行該光阻圖案之轉印的第一蝕刻處理模組之真空容器與用以進行低介電率膜20之蝕刻的第二蝕刻處理模組之真空容器共通的結構。藉由如此之結構,可抑制裝置之製造成本及運用成本。但是,亦可用互不相同之蝕刻處理模組5進行光阻圖案至聚脲膜之轉印及低介電率膜20之蝕刻。即,不限於用1個蝕刻處理模組5進行全部上述蝕刻步驟。
接著,說明作為基板處理裝置之塗布、顯影裝置6。該塗布、顯影裝置6係進行圖1(c)中說明之形成聚脲膜23到圖2(e)中說明之形成光阻膜26及光阻圖案的一連串處理的裝置。以下,分別參照塗布、顯影裝置6之平面圖、立體圖、概略縱斷側面圖的圖10、圖11、圖12來說明。
該塗布、顯影裝置6係直線狀地連接載具塊D1、處理塊D2及連接塊D3而構成。連接塊D3連接於曝光裝置D4。在以下說明中,塊D1至D3之排列方向為前後方向。載具塊D1具有:載具C之載置台61;開關部62,其設於載置在載置台61上之載具C的正面且與載具C之蓋一起開關;及移載機構63,其透過開關部62在載具C內與載具塊D1內之間搬送晶圓W。
處理塊D2係由下方依序積層對晶圓W進行液處理之6個單元塊E而構成。該6個單元塊E係每2層設有E1至E3之3種單元塊,相同單元塊具有同樣結構且進行相同之處理。此外,各單元塊E互相獨立地進行晶圓W之搬送及處理。
以下說明圖10所示之單元塊E1。由載具塊D1向連接塊D3設有晶圓W之搬送區域64,且搬送區域64之左右的一側沿前後設有多數作為加熱處理部之加熱模組60。搬送區域64之左右的另一側設有:作為成膜部之遮罩用膜形成模組8;及用以形成遮罩膜24之藥液塗布模組65。遮罩用膜形成模組8藉由在晶圓W之表面上塗布藥液,形成上述聚脲膜23。遮罩用膜形成模組8之結構將在稍後詳細說明。藥液塗布模組65係用以將藥液塗布在晶圓W之表面而形成遮罩膜24的模組。搬送區域64設有作為晶圓W之搬送機構的搬送臂F1。
單元塊E2除了具有2個作為光阻塗布部之光阻塗布模組67來取代遮罩用膜形成模組8及藥液塗布模組65以外,具有與單元塊E1同樣之結構。光阻塗布模組67係用以在晶圓W之表面塗布光阻作為藥液而形成光阻膜26的模組。
單元塊E3除了具有2個顯影模組68來取代遮罩用膜形成模組8及藥液塗布模組65以外,具有與單元塊E1同樣之結構。作為顯影處理部之顯影模組68在晶圓W之表面上供給顯像液作為藥液而顯影光阻。藥液塗布模組65、光阻塗布模組67及顯影模組68除了供給至晶圓W之藥液種類不同以外,具有與遮罩用膜形成模組8同樣之結構。此外,相當於單元塊E1之搬送臂F1,設於單元塊E2、E3之搬送臂分別為F2、F3。設於單元塊E2之加熱模組60構成加熱處理塗布有光阻之晶圓W的曝光前加熱處理部,且設於單元塊E3之加熱模組60構成加熱曝光後之晶圓W的曝光後加熱處理部。
在處理塊D2之載具塊D1側設有:塔部T1,其跨越6個單元塊E上下地延伸;及傳送臂71,其係用以對塔部T1進行晶圓W之傳送的可自由升降搬送機構。塔部T1具有互相積層之多數傳送模組TRS,且設於單元塊E1至E3之各高度的傳送模組可在與該單元塊E1至E3之各搬送臂F1至F3間傳送晶圓W。
在連接塊D3中設有跨越6個單元塊E上下地延伸之塔部T2、T3、T4。此外,設有:連接臂72,其係用以對塔部T2與塔部T3進行晶圓W之傳送的可自由升降搬送機構;連接臂73,其係用以對塔部T2與塔部T4進行晶圓W之傳送的可自由升降搬送機構;及連接臂74,其係用以在塔部T2與曝光裝置D4之間進行晶圓W之搬送機構。
雖然塔部T2係互相積層傳送模組TRS、收納曝光處理前之多數片晶圓W並使其滯留的緩衝模組、收納曝光處理後之多數片晶圓W的緩衝模組及進行晶圓W之溫度調整的調溫模組而構成,但在此省略緩衝模組及調溫模組之圖示。此外,雖然塔部T3、T4亦分別設有搬送晶圓W之模組,但在此省略說明。
圖10中之70係設於塗布、顯影裝置6之控制部,且具有與真空處理裝置4之控制部40同樣之結構。構成該控制部70之程式組成步驟群以便對塗布、顯影裝置6之各部輸出控制信號而可如後述地搬送晶圓W並藉由各模組進行處理。
參照圖13說明上述遮罩用膜形成模組8。圖中,81係吸附保持晶圓W並藉由旋轉機構80旋轉之作為載置台的真空吸盤,82係杯模組82,且83係筒狀地形成朝下方延伸之外周壁及內周壁的引導構件。84係形成在外杯85與前述外周壁之間以便可沿全周進行排氣、排液之排出空間,且排出空間84之下方側形成可氣液分離之結構。圖中88係例如藉由從下方側照射光至晶圓W來加熱之LED(發光二極體),且在如後所述地供給藥液至晶圓W時,可加熱該晶圓W以便進行聚合。
由供給源87B及供給源87A分別向藥液噴嘴86供給圖5中說明之胺溶液(作為第一藥液)及圖5中說明之異氰酸酯溶液(作為第二藥液),且該等溶液供給至藥液噴嘴86前合流,形成混合溶液。即,第一藥液及第二藥液供給至基板前混合。接著,藥液噴嘴86朝垂直下方吐出該混合溶液。作為原料吐出部之藥液噴嘴86連接於未圖示之驅動機構,且組配成可在晶圓W之中心部上與外杯85之外側間自由移動。
以下說明遮罩用膜形成模組8中之晶圓W的處理。首先,由作為原料吐出部之藥液噴嘴86供給上述混合溶液至晶圓W之中心部同時使晶圓W以預定之旋轉數旋轉,因此使該混合溶液擴展至晶圓W之表面。即,第一溶液、第二溶液旋塗在各個晶圓W上。接著,藉由混合溶液在晶圓W表面形成聚脲膜23。
此外,亦可先供給第一藥液及第二藥液中之一藥液至晶圓W,然後供給另一藥液,藉此進行成膜。在此情形中,設有連接於供給源87B之胺用藥液噴嘴86及連接於供給源87A之異氰酸酯用藥液噴嘴86,並由該等藥液噴嘴86吐出藥液至各個晶圓W。但是,上述藥液噴嘴86亦可組配成使由供給源供給之藥液形成噴霧並吐出至晶圓W。此外,供給噴霧至晶圓W時,亦可使晶圓W不旋轉而呈停止狀態。
以下說明由該塗布、顯影裝置6及真空處理裝置4形成之系統中的晶圓W搬送路徑。在載具塊D1之載置台61上載置收納形成有圖1(b)中說明之硬遮罩22狀態的晶圓W,接著藉由移載機構63搬送至處理塊D2中之塔部T1的傳送模組TRS0。藉由傳送臂71,由該傳送模組TRS0搬送晶圓W至對應於單元塊E1之傳送模組TRS1(可藉由搬送臂F1傳送晶圓W之傳送模組)。
然後,藉由搬送臂F1,由傳送模組TRS1搬送晶圓W至遮罩用膜形成模組8,並在形成聚脲膜23後,搬送至藥液塗布模組65並塗布藥液。接著,搬送晶圓W至加熱模組60並加熱,使藥液中之溶劑蒸發,並如圖2(d)所示地形成遮罩膜24。接著,搬送晶圓W至傳送模組TRS1,並進一步藉由傳送臂71搬送至對應於單元塊E2之傳送模組TRS2。
接著,藉由搬送臂F2,由傳送模組TRS2搬送晶圓W至光阻塗布模組67,並在塗布光阻後,搬送至加熱模組60,使光阻中之溶液蒸發而在遮罩膜24上形成光阻膜26。然後,搬送晶圓W至塔部T2之傳送模組TRS21,並藉由連接臂72、74,透過塔部T3搬入曝光裝置D4,接著使光阻膜26沿預定圖案曝光。曝光後之晶圓W藉由連接臂72、74在塔部T2、T4之間搬送,並搬送至對應於單元塊E3之塔部T2的傳送模組TRS31。
然後,藉由搬送臂F3,搬送晶圓W至加熱模組60並接受曝光後烘烤後,搬送至顯影模組68並供給顯影液,如圖2(e)所示地形成光阻圖案。然後,搬送晶圓W至對應於塔部T1之單元塊E3的傳送模組TRS3,並藉由移載機構63返回載具C。此外,形成聚脲膜23後之各處理係在比該聚脲膜解聚合之溫度低的溫度下進行。
此外,如圖14(a)至(d)所示地,亦可使用單官能性分子作為原料單體。如該圖所示地,形成在晶圓W上之脲膜不限於如上述聚脲膜23之高分子化合物,可為寡聚物。另外,如圖15(a)、(b)所示地,亦可使用異氰酸酯及二級胺,此時生成之聚合物包含之鍵亦為脲鍵。
但是,圖16(a)~(d)顯示上述圖6之反應式中之原子團R的一結構例,該圖16(a)~(d)之結構式中的R’係圖6之反應式中的NCO或NH2 。如圖16(a)、(b)所示地,R亦可組配成包含苯環。圖16(a)顯示在R包含之苯環與構成胺及異氰酸酯之氮間不存在碳的結構,且圖16(b)顯示在R包含之苯環與構成胺及異氰酸酯之氮間存在碳的結構。雖然使用如圖16(a)所示之上述不存在碳的化合物形成的聚脲膜23恐有因光產生變質之虞,但藉由使用如圖16(b)所示之該存在碳的化合物,可形成具有比較高耐光性及膜強度之聚脲膜23。
此外,亦可如圖16(c)所示地以具有脂環式碳氫化合物之方式構成R,且藉由使用具有如此結構之化合物,可形成具有比較高透明性之聚脲膜23。此外,亦可如圖16(d)所示地藉由脂肪族構成R,此時,聚脲膜23具有比較高之柔軟性。圖16(d)顯示R具有碳之直鏈的例子及R係3級胺之例子,且對其中具有直鏈之例子而言,構成該直鏈之碳數係例如2至18。對構成圖14(a)~(d)、圖15(a)及(b)所示之原料單體的R而言,藉由如此地具有苯環、脂環式碳氫化合物、脂肪族,可賦予聚脲膜23以上說明之各性質。
在上述例子中,雖然在作為層間絕緣膜之低介電率膜20上形成聚脲膜23之遮罩,但聚脲膜23之遮罩具有可抑制在如前所述地去除時,該遮罩之下層膜受到破壞的優點。因此,聚脲膜23之遮罩形成在層間絕緣膜以外之被蝕刻膜上,亦可抑制蝕刻該被蝕刻膜後,因去除遮罩對該被蝕刻膜產生之破壞。此外,去除聚脲膜23之方法不限於在如上所述地加熱之載置台上載置晶圓W,亦可例如藉由在真空環境中用燈加熱器等照射紅外線至晶圓W而加熱來進行。另外,本發明不限於前述實施形態,可適當變更各實施形態。
接著說明與本發明相關之評價試驗。 評價試驗1 在晶圓W上由下側依序形成層間絕緣膜、聚脲膜23、防止反射膜、形成圖案之光阻膜,並以光阻膜作為遮罩來蝕刻防止反射膜,接著以防止反射膜作為遮罩來蝕刻聚脲膜23,然後,以聚脲膜23作為遮罩來蝕刻層間絕緣膜及去除防止反射膜。然後,在350℃對晶圓W進行加熱處理1小時。
圖17係加熱處理前之晶圓W的照片,圖18係加熱處理後之晶圓W的照片,且係分別藉由掃描顯微鏡拍攝之照片。在該等圖中,上側係拍攝晶圓W之縱斷側面的照片,且下側係由斜方向拍攝晶圓W之上面的照片。圖18顯示聚脲膜23因解聚合而消失的情形。
評價試驗2 供給使作為胺之H6XDA氣化生成的蒸氣、使作為異氰酸酯之H6XDI氣化生成的蒸氣供給至晶圓W而形成聚脲膜23。但是,在該評價試驗2中,與圖7中說明之CVD裝置3不同,使用由晶圓W之一端側向另一端側朝水平方向供給各蒸氣之CVD裝置來進行成膜。H6XDA加熱至85℃且氣化量為0.3g/分。H6XDI加熱至110℃且氣化量為0.1g/分。該等蒸氣對晶圓W之供給進行300秒鐘,且真空容器30內之壓力為0.2Torr(26.67Pa)。此外,蒸氣供給中之晶圓W的溫度變更至進行處理之度數,並設定為80℃、70℃或60℃。對進行成膜後之晶圓W測量形成於面內各部之聚脲膜23的膜厚。
晶圓W之溫度為80℃時,膜厚之平均值係54nm,最大值係65nm,最小值係40nm,且1s係13%。晶圓W之溫度為70℃時,膜厚之平均值係144nm,最大值係188nm,最小值係92nm,且1s係20%。晶圓W之溫度為60℃時,膜厚之平均值係297nm,最大值係468nm,最小值係142nm,且1s係34%。如上所述地,由該評價試驗2確認藉由對晶圓W供給胺之蒸氣及異氰酸酯之蒸氣,可形成聚脲膜。
評價試驗3 在晶圓W之表面上形成聚脲膜23,並測量其膜厚。然後,在熱板上載置該晶圓W並加熱處理5分鐘後,測量聚脲膜23之膜厚。對多數片晶圓W進行如此之處理及膜厚之測量,接著晶圓W之加熱溫度在150℃至450℃之範圍內,每次處理都進行變更。此外,聚脲膜23係由第一化合物、第二化合物、第三化合物中選擇而形成在晶圓W上。該等第一至第三化合物具有圖6所示之分子結構,且結構式中之原子團R互異。在該評價試驗3中,以第一化合物、第二化合物、第三化合物形成聚脲膜23,分別進行評價試驗3-1、3-2、3-3。
圖19至圖21分別顯示評價試驗3-1至3-3之結果。圖之橫軸係晶圓W之溫度(單位:℃),圖之縱軸以百分率表示加熱處理前之晶圓W膜厚為100%時的加熱處理後之晶圓W膜厚。此外,圖19至圖21顯示構成評價試驗3-1至3-3中使用之聚脲膜23的上述R,且圖中之R1係來自胺之R,而R2係來自異氰酸酯之R。
如圖所示地,在評價試驗3-1至3-3中,在加熱溫度為300℃時膜厚係30%以下,而在350℃以上之溫度時為0%。由該結果,不論分子結構為何,均考慮可藉由加熱分解聚脲膜23,且考慮可在350℃以上之溫度加熱時確實產生解聚合。
評價試驗4 除了如上所述地藉由液處理形成聚脲膜23以外,評價試驗4進行與評價試驗2同樣之試驗。
圖22之圖與評價試驗3之各圖同樣地顯示評價試驗4之結果。如圖所示地,在評價試驗4中,在加熱溫度為300℃時膜厚係30%以下,而在350℃以上之溫度時為0%。此外,在評價試驗4中,看見膜收縮之最低溫度係200℃。由該評價試驗4之結果確認即使是藉由液處理形成之聚脲膜23,亦可藉由加熱分解。

Claims (13)

  1. 一種半導體裝置之製造方法,其係對基板進行處理,而製造半導體裝置,其特徵為包含以下步驟: 供給聚合用原料至形成有被蝕刻膜之基板的表面,形成由具有脲鍵之聚合物所形成的遮罩用膜; 在該遮罩用膜中形成蝕刻用之圖案; 接著,使用該圖案藉由處理氣體蝕刻該被蝕刻膜;及 然後,加熱該基板使該聚合物解聚合以去除該遮罩用膜。
  2. 如申請專利範圍第1項之半導體裝置之製造方法,其中,該形成遮罩用膜之步驟,係供給異氰酸酯之蒸氣及胺之蒸氣至該被蝕刻膜,同時加熱該基板使異氰酸酯與胺聚合反應的步驟。
  3. 如申請專利範圍第1項之半導體裝置之製造方法,其中,該形成遮罩用膜之步驟,係供給異氰酸酯之液體及胺之液體至該被蝕刻膜,同時加熱該基板使異氰酸酯與胺混合而在該基板表面聚合反應的步驟。
  4. 如申請專利範圍第1至3項中任一項之半導體裝置之製造方法,其中,該被蝕刻膜係絕緣膜。
  5. 如申請專利範圍第4項之半導體裝置之製造方法,其中,該被蝕刻膜係層間絕緣膜。
  6. 如申請專利範圍第5項之半導體裝置之製造方法,其中,該層間絕緣膜係包含矽、碳及氧之絕緣膜。
  7. 如申請專利範圍第1項之半導體裝置之製造方法,其中,該使聚合物解聚合之步驟係加熱基板至300℃至400℃來進行。
  8. 一種真空處理裝置,其特徵為具有: 第一蝕刻處理模組,用以在真空容器內藉由處理氣體蝕刻「在被蝕刻膜上形成由具有脲鍵之聚合物所形成的遮罩用膜且在該遮罩用膜上積層有形成遮罩圖案之膜的基板」,並將該遮罩圖案轉印在該遮罩用膜上;及 第二蝕刻處理模組,用以對於藉由第一蝕刻處理模組蝕刻後之基板,在真空容器內以該遮罩用膜作為遮罩藉由處理氣體蝕刻被蝕刻膜。
  9. 如申請專利範圍第8項之真空處理裝置,其中,該第一蝕刻處理模組之真空容器與該第二蝕刻處理模組之真空容器係共通。
  10. 如申請專利範圍第8或9項之真空處理裝置,其中,更具有去除模組,用以在真空容器內將藉由該第二蝕刻處理模組蝕刻後之基板施以加熱,使該遮罩用膜解聚合而去除之。
  11. 如申請專利範圍第9項之真空處理裝置,其中, 該去除模組之真空容器,係與第一蝕刻處理模組之真空容器及第二蝕刻處理模組之真空容器分開,且 更設有搬送機構,用以在該去除模組之真空容器與該第二蝕刻處理模組之真空容器之間搬送基板。
  12. 一種基板處理裝置,其特徵為具有: 成膜部,用以在形成有被蝕刻膜之基板的表面上,形成由具有脲鍵之聚合物所形成的遮罩用膜; 光阻塗布部,用以在形成有該遮罩用膜之基板上塗布光阻; 曝光前之加熱處理部,其對於塗布有光阻之基板施以加熱處理; 曝光後之加熱處理部,其對於曝光後之基板施以加熱處理; 顯影處理部,用以使經加熱處理之基板顯影;及 搬送機構,用以在處理基板的各部之間進行搬送, 該成膜部包含:載置台,其載置基板;及原料吐出部,其在載置於載置台上之基板上使聚合用原料形成液體或噴霧而供給至基板。
  13. 如申請專利範圍第12項之基板處理裝置,其中,該成膜部具有:異氰酸酯用之原料吐出部,其使異氰酸酯形成液體或噴霧而供給至基板;及胺用之原料吐出部,其使胺形成液體或噴霧而供給至基板。
