Description
図1は、本開示の一実施形態における処理システム1の一例を示すシステム構成図である。処理システム1は、例えば図1に示されるように、プラズマ処理装置10、制御装置11、および配管システム12を備える。配管システム12は、複数の流量制御器FC1~FCn(nは2以上の整数)、複数のバルブV11~V1n、複数のバルブV21~V22、および、バルブV3を有する。なお、以下では、複数の流量制御器FC1~FCnのそれぞれを区別することなく総称する場合に流量制御器FCと記載し、複数のバルブV11~V1nのそれぞれを区別することなく総称する場合にバルブV1と記載する。また、配管システム12内の配管を区別することなく総称する場合に配管Lと記載する。配管システム12は、ガス供給管の一例である。
図2は、プラズマ処理装置10の概略の一例を示す断面図である。本実施形態におけるプラズマ処理装置10は、平行平板の電極を備えるプラズマエッチング装置である。プラズマ処理装置10は、略円筒形状を有する処理チャンバ20を備える。処理チャンバ20は、例えばアルミニウム等で構成されており、その内壁面には陽極酸化処理が施されている。処理チャンバ20は保安接地されている。
図3は、処理システム1によって実行される処理の一例を示すフローチャートである。
図4は、皮膜形成処理(S10)の一例を示すフローチャートである。図4に関する以下の説明では、図5および図6が適宜参照される。図5および図6は、処理システム1の各バルブの状態の一例を示す図である。

Claims (5)
- ガス供給管内に、第1の化合物を含む第1のガスおよび第2の化合物を含む第2のガスが供給されている状態で、前記ガス供給管の温度を、前記第1の化合物と前記第2の化合物とが重合する第1の温度に制御することにより、前記ガス供給管の内壁に、前記重合により化合物の皮膜を形成する皮膜形成工程と、
前記皮膜が形成された前記ガス供給管を介して処理チャンバ内に供給された処理ガスにより、前記処理チャンバ内の被処理体に所定の処理が行われた後に、前記ガス供給管の温度を、前記皮膜が解重合する第2の温度に制御することにより、前記皮膜を除去する除去工程と
を含み、
前記皮膜形成工程は、
前記ガス供給管の温度を前記第2の温度に制御する工程と、
前記ガス供給管の両端のバルブが開いた状態で、前記ガス供給管内に前記第1のガスおよび前記第2のガスを供給する工程と、

前記ガス供給管の容積の変化に基づいて前記除去工程を実行するか否か判定する判定工程と

前記除去工程は、前記判定工程において前記除去工程を実行すると判定された場合に実行されることを特徴とする請求項2に記載のガス供給管のクリーニング方法。 - 前記除去工程の後に、前記皮膜形成工程がさらに行われることを特徴とする請求項1から3のいずれか一項に記載のガス供給管のクリーニング方法。
- 処理チャンバと、
前記処理チャンバに接続されたガス供給管と、
第1の化合物を含む第1のガスを前記ガス供給管に供給する第1のガスソースと、
第2の化合物を含む第2のガスを前記ガス供給管に供給する第2のガスソースと、
前記ガス供給管の温度を制御する温度制御装置と、
制御装置と
を備え、
前記制御装置は、
前記ガス供給管内に、前記第1のガスおよび前記第2のガスが供給されている状態で、前記ガス供給管の温度を、前記第1の化合物と前記第2の化合物とが重合する第1の温度に制御することにより、前記ガス供給管の内壁に、前記重合により化合物の皮膜を形成する皮膜形成工程と、
前記皮膜が形成された前記ガス供給管を介して前記処理チャンバ内に供給された処理ガスにより、前記処理チャンバ内の被処理体に所定の処理が行われた後に、前記ガス供給管の温度を、前記皮膜が解重合する第2の温度に制御することにより、前記皮膜を除去する除去工程と
を実行し、
前記皮膜形成工程では、
前記ガス供給管の温度を前記第2の温度に制御する工程と、
前記ガス供給管の両端のバルブが開いた状態で、前記ガス供給管内に前記第1のガスおよび前記第2のガスを供給する工程と、
前記ガス供給管の両端のバルブを閉じた状態で、前記ガス供給管を前記第1の温度に制御することにより、前記ガス供給管の内壁に前記化合物の皮膜を形成する工程と
を実行し、
前記第1の化合物は、イソシアネートであり、
前記第2の化合物は、アミンまたは水酸基を有する化合物であることを特徴とする処理システム。
