Description

合線材最初係由金製成,但現今使用較廉價的材料諸如銅。儘管銅線材提供極佳的電及熱傳導性,但銅線材之楔形接合具有其挑戰。而且,銅線材易發生線材氧化。
應理解,接合線材為由其用於球形接合及/或楔形接合機之適用性所定義之特定物件。此通常並非一般線材的情形。另一方面,接合線材可良好地用於一般線材之標準目的。
就線材幾何形狀而言,最常見的為圓形橫截面的接合線材及具有接近矩形橫截面之接合帶。兩種類型之線材幾何形狀具有使其適用於特定應用之優勢。因此,兩種類型之幾何形狀共同佔有市場。例如,接合帶對於給定的橫截面面積具有更大的接觸面積。然而,當接合時,帶之彎曲受限及必須遵守帶之定向,從而達到該帶與其所接合之元件之間之可接受的電接觸。就接合線材而言,其等更可彎曲。然而,接合涉及接合過程中之焊接或線材之較大變形,其可引起損害或甚至毀壞接合墊及其所接合之元件之底部電氣結構。

出人意料地,已發現本發明之線材可解決上述至少一個目的。
此外,已發現用於製造該等線材之若干替代性方法,其克服製造線材之至少一種挑戰。而且,發現包括本發明之線材的系統在根據本發明之線材與其他電氣元件(例如,印刷電路板、墊/引腳等)之間的界面處更可靠。
形成分類之請求項的標的對解決至少一個以上目的提供貢獻,藉此,該等形成分類之獨立請求項的附屬子請求項代表本發明之較佳態樣,其標的同樣對解決至少一個上述目的做出貢獻。
本發明之第一態樣為一種接合線材,其包括:

根據本發明之該線材就製造成本及效用而言具有最佳的塗覆層。出人意料地發現若該塗覆層不由純塗覆組分組成,而係顯著地共用該芯主要組分,則並不存在抗腐蝕性或其他性質的相關缺點。
若未提供其他明確的定義,則組分之所有含量或份額當前係作為以莫耳%計之份額給出。特定而言,以百分比給出之份額應理解為莫耳%,及以ppm(百萬分率)給出之份額應理解為莫耳ppm。
在本發明的情形下,選擇歐傑深度剖析(Auger Depth Profiling)作為定義塗覆層之組成的方法。在該方法中,藉由在線材之各別表面上的歐傑分析來測量元素組成。藉由濺射深度剖析來測量在相對塗覆層表面之不同深度中的塗覆層組成。雖然塗覆層係藉由離子束以一定速率濺射,但隨後藉由伴隨的歐傑分析測量組成。
若未給出其他明確說明,則塗覆層中之芯主要組分及/或塗覆組分的含量應理解為在塗覆層之全部體積中的平均值量。
與所有層狀結構之真實系統相似,通常存在塗覆層與線材芯之界面區。取決於線材製造方法及其他參數,該界面區可能或多或少地狹窄。為了後文清晰之目的,塗覆層及/或線材芯之邊界通常經定義為在深度剖析測量中一組分信號之給定百分比下降。
在本發明之範圍中之術語「覆蓋」係用於敘述第一項(例如銅芯)相對第二項(例如塗覆層)之相對位置。可在該第一與該第二項之間配置其他項(諸如中間層)。較佳而言,該第二項至少部分覆蓋該第一項達例如佔該第一項之總表面之至少30%、50%、70%或達至少90%。最佳而言,該第二項完全覆蓋該第一項。一般較佳而言,該塗覆層為接合線材之最外層。在其他實施例中,該塗覆層可為另一層所覆蓋。
該線材為特定而言用於微電子元件中之接合的接合線材。該線材較佳係單件物體。
若一組分之份額超過所引用材料之所有其他組分,則該組分為「主要組分」。主要組分較佳佔該材料總重量之至少50%。
線材之芯較佳分別以至少90%、更佳至少95%之含量包括銅或銀。在其他實施例中,銅及銀可同時存在,其中兩種元素之一者提供芯主要組分。在本發明之一最佳實施例中,線材芯係由純銅組成,其中銅以外之其他組分之總和小於0.1%。
在本發明之一替代性有利實施例的情形下,芯主要組分為銅且可包括特定而言小於5%之少量鈀作為組分。更佳而言,芯中之鈀的含量係介於0.5%與2%之間,最佳介於1.1%與1.8%之間。在該情形下,銅及鈀以外之其他組分之總和較佳小於0.1%。
一般較佳的為塗覆層具有小於0.5μm之厚度的實施例。若該塗覆層足夠薄,則該塗覆層在接合過程中之可能效應減少。在本發明之範圍中之術語「厚度」係用於定義在與線材芯之縱軸垂直方向之層的尺寸,該層至少部分覆蓋該線材芯的表面。
本發明尤其係關於薄接合線材。所觀察到之效應對薄線材特定地有利,例如係因該等線材對氧化的敏感性。在本發明情形中,術語「薄線材」係定義為具有在8μm至80μm範圍內之直徑的線材。根據本發明之薄接合線材最佳具有在12μm至50μm範圍內的厚度。
該等薄線材大多數(但非必定)具有實質上呈圓形狀之橫截面圖。
本發明範圍中之術語「橫截面圖」係指通過線材的切割圖,其中該切割平面係垂直於該線材之縱軸延伸。該橫截面圖可存在於線材之縱向延伸上的任何位置。橫截面中通過線材之「最長路徑」為可在該橫截面圖的平面內通過線材之橫截面做出之最長弦。橫截面中通過線材之「最短路徑」為在以上定義之該橫截面圖的平面內垂直於該最長路徑的最長弦。若線材具有完美的圓形橫截面,則最長路徑與最短路徑變得無法區分且具有相同值。術語「直徑」為任何平面及任何方向中之所有幾何直徑的算術平均值,其中所有平面係垂直於線材之縱向延伸。
一般較佳而言,塗覆層之厚度至少在某些範圍內與線材直徑略成比例。至少在薄線材的情形下,塗覆層之總厚度較佳介於線材直徑的約0.3%與0.6%之間。
在特定實施例中,大量芯主要組分亦可延伸至塗覆層之外表面,但其他實施例可提供塗覆層之最外面的部分佔優勢地包含其他物質如碳或氧。
在又其他實施例中,塗覆層之最外部表面可經貴金屬如金或鉑、或甚至經貴金屬混合物之少數單層覆蓋。在本發明之一特定較佳實施例中,塗覆層係經厚度介於1nm與100nm之間的頂層覆蓋。較佳而言,該頂層之厚度係介於1nm與50nm之間,及最佳介於1nm與25nm之間。該頂層較佳係由一種貴金屬或一或多種貴金屬之合金等組成。較佳的貴金屬係選自金、銀及其合金之群。
一般有利而言,塗覆層之外表面範圍包含碳作為主要組分。碳可呈元素碳或呈有機物質存在。一般而言,該外表面範圍具有僅數個單層的厚度,特定而言小於5nm。
在本發明之一較佳實施例中,在已將線材芯拉延至最終直徑之
後施加液體膜。此確保沉積材料保持其原有的顆粒結構及尤其容許高度各向同性顆粒。該顆粒結構可有助於良好的無空氣球形成。而且,沉積層不會對拉延步驟具有負面影響,如增加拉延模之損耗。
一般較佳而言,將液體膜施加於在拉延線材過程中新產生的表面上。產生新表面意指該表面暴露至反應性環境(空氣、氧氣等)不超過1分鐘,特定而言小於1秒鐘。可藉由機械方式(如通過拉延模拉延線材)而實現產生該新表面。或者,可藉由其他方式(如例如化學蝕刻)產生新表面。藉由在通過拉延模拉延線材期間或其後立即將液體施加於線材上,可有效地防止氧化物之積聚及/或汙染物之吸附。
在本發明之一最佳實施例中,在拉延模之位置施加液體膜。在該實施例中,可利用充足的液體流潤濕拉延模之開口的周圍,或可將拉延模浸沒在填充該液體之儲槽中。
為調節最終塗覆層的厚度,可影響沉積膜的厚度。此可藉由調節塗覆組分前驅物的濃度來達成。作為另一措施,可調節液體的黏度。
較佳而言,以在20℃下具有超過0.4mPa*s之動態黏度的方式選擇及/或調節液體。更佳而言,該黏度係高於1.0mPa*s,及最佳而言高於2.0mPa*s。
一種可能的方式為使用影響液體黏度的添加劑。該添加劑可為例如甘油或具有高黏度之任何適宜物質。
或者或另外地,可選擇具有要求黏度之塗覆組分前驅物的溶劑。例如,可選擇異丙醇作為極性溶劑,其在室溫下具有超過2.0mPa*s(毫帕-秒)的黏度。溶劑之選擇可進一步與根據需求使用之添加劑組合。
再或者或另外地,可在受控的低溫(特定而言低於10℃)下進行溶劑之沉積,從而提供高及/或規定的黏度。
在一般較佳的實施例中,塗覆組分前驅物為在標準條件(20℃,大氣壓)下呈樹脂或呈蠟或呈油的物質。最佳係呈樹脂或呈蠟。出人意料地發現該等物質在受熱分解時並不傾向於與塗覆組分形成晶體。這對於均質及較佳表現的塗覆層之積聚有利。
一般而言,塗覆組分可溶於適宜溶劑,特定而言有機溶劑中。此容許容易地調節液體的性質如其黏度。溶劑被視為液體之揮發性部份,其在加熱液體時將大量蒸發及其不會增加在經塗覆之線材上或中之含碳殘餘物。
若塗覆組分前驅物為呈樹脂或呈蠟或呈油的物質,則液體尤其較佳地僅包括前驅物及溶劑或溶劑之混合物。此防止非揮發性添加劑於線材上之不必要的殘留。
在本發明之一個一般較佳的實施例中,塗覆組分前驅物包括分支鏈羧酸之鹽。已發現羧酸之分支支援該鹽的非晶型性質及可改進塗覆層的性質。而且,分支鏈羧酸之鹽傾向於展現高黏度及/或可藉由添加溶劑而輕易地調節所需黏度。
甚至更佳而言,塗覆組分前驅物包括二級羧酸或三級羧酸之鹽。
此意指在官能團之第一個碳原子處開始分支及因此在需要少的C原子總數的同時容許達成所需性質。
該等羧酸有時稱為「科赫酸(Koch-acids)」或藉由「科赫反應(Koch-reaction)」製備之酸。
甚至更佳而言,羧酸為飽和酸,其容許獲得針對氧化之良好穩定性。
在尤其較佳的實施例中,羧酸係選自由下列組成之群:a.二甲基丙酸(新戊酸),b.二甲基丁酸,及
c.二甲基戊酸,或其至少兩者。
已發現此等特定酸在上述含義下表現尤其有利的性質。塗覆組分前驅物之有機部份尤其較佳地包含至少30%之一或多種該等酸。最佳的選擇為新戊酸。塗覆組分前驅物之有機部份較佳包含至少30%之新戊酸。
為保持線材中之殘留碳含量低,羧酸之碳原子數係介於4與15之間。該數目更佳係介於4與10之間,及最佳係介於5與10之間。羧酸之分子量較佳係低於220道爾頓,特定而言低於180道爾頓。
已發現任何其他元素(特定而言氮)可對塗覆性質及特定而言對線材之球形及楔形接合行為展現負面影響。因此,羧酸一般較佳地不包括任何氮原子。甚至更佳而言,塗覆組分前驅物不包括除塗覆組分、碳、氧及氫之外的其他元素。
一般較佳而言,線材之直徑係介於5μm與200μm之間。甚至更佳而言,本發明係關於如上述的薄接合線材。
已出人意料地發現,即使在塗覆層中利用低濃度的塗覆組分,亦可獲得線材對抗氧化或老化之優良保護。因此,塗覆層中塗覆組分的總含量較佳小於30%。其更佳小於20%及最佳小於10%。
或者或另外地,塗覆層中塗覆組分的局部含量小於30%,及其中塗覆層中芯主要組分的含量係介於60%與95%之間。
藉由歐傑深度剖析測量組分之含量。總含量應理解為在線材之整個深度中積分的含量。使用塗覆組分信號下降至低於其最大信號之10%來作為用於開始線材芯之主體材料的可能定義。若例如因使用塗覆組分作為添加劑而在線材芯之主體材料中存在塗覆組分的恒定信號,則藉由減去該恒定信號來作為塗覆層邊界之各別定義。應注意,出於其他目的,特定而言界面深度之定義,使用50%之塗覆組分信號
的值,因此容許更明確地定義及相對於此值更佳地比較不同樣本。
本發明之另一態樣為一種製造接合線材的方法,其包括以下步驟:a.提供以銅或銀作為芯主要組分之線材的芯前驅物;b.沉積材料以形成一位於該芯前驅物上的層,其中該沉積材料包括選自鈀、鉑、金、銠、釕、鋨及銥之群的塗覆組分,其中步驟b係藉由將液體膜沉積在該線材芯前驅物上而進行,其中該液體包含塗覆組分前驅物,及其中該沉積膜經加熱以將該塗覆組分前驅物分解成金屬相。
一般而言,該塗覆組分前驅物可為包含作為金屬離子之塗覆組分的適宜有機化合物。一個特定實例可為塗覆組分之有機鹽,例如乙酸鹽。
已知在其他表面上直接沉積鈀的方法。例如,文件WO 98/38351(申請者:The Whitaker Corporation,申請日期:1998年2月24日)敘述一種在金屬表面上沉積鈀的方法。其指出,未使用電流來沉積金屬鈀。將此文件WO 98/38351及所述沉積方法的細節以引用之方式併入本文。於WO 98/38351中給定特定溶劑之實例為甲醇或DMSO。出於塗覆接合線材的目的,由於硫會影響接合及其相關結構,因此含硫之溶劑(例如DMSO)一般並不佳。液體中所含之元素較佳限於以下之群:芯主要組分(銅或銀)、塗覆組分(例如鈀等)、貴金屬、C、H、O及N。應在低於1%、較佳低於0.1%之汙染程度下包含其他元素。
最佳而言,氮亦不作為元素包含在液體中及/或係低於此汙染程度。
更佳的特定實例包括以上闡明之分支鏈羧酸及由其所作的特定選擇。
在本發明之一具體實施例中,使用此方法來在銅線材上提供塗
覆層,該塗覆層包括鈀以及銅。出人意料地發現,即使液體不含任何銅化合物,最終塗覆層亦幾乎在其全部深度中包括顯著量的銅。該出人意料效果的一種嘗試性解釋為通常存在於銅芯之表面上的氧化銅可容許銅或銅化合物溶於沉積之液體膜中。根據本發明,該沉積方法亦適用於以上所列之塗覆組分與芯主要組分之其他組合。
為達成良好的塗覆厚度及穩定的處理條件,液體在20℃下較佳具有超過0.4mPa*s之動態黏度。更佳而言,該黏度高於1.0mPa*s,及最佳而言高於2.0mPa*s。
在一較佳實施例中,在高於150℃,特定而言介於150℃與350℃之間之溫度下進行沉積膜之加熱。此提供鈀之快速且有效的沉積。甚至更佳而言,在高於200℃,特定而言介於200℃與300℃之間之溫度下進行加熱。較佳而言,當開始加熱時,膜仍舊呈液態。
沉積及/或加熱較佳係在移動線材上動態地進行。
若在線材之最終拉延步驟之後進行膜之沉積,則可產生一種製造接合線材之最簡潔且有效的方法。
若接合線材為根據本發明之線材,則可產生一種製造接合線材之特定較佳的方法。因此,本發明接合線材的任何特徵可應用至製造接合線材之本發明方法中。
一般而言,本發明之線材可較佳地在利用至少370℃之溫度的退火步驟中處理。甚至更佳而言,該退火步驟之溫度至少為430℃,其中更高的退火溫度可為線材之伸長率值提供更高的值。
關於退火之其他參數,特定而言,薄線材無需長時間暴露至退火溫度。在大多數情形下,退火係藉由以給定速度通過具有給定長度及具有一定溫度分佈的退火爐拉伸線材而完成。薄線材在退火溫度下之暴露時間一般在0.1秒至10秒的範圍內。
據指出,取決於製造線材之方式,上述退火步驟可在沉積塗覆
層之前或之後進行。在一些情形中,較佳避免塗覆層受高退火溫度影響。在該等情形下,容許以最終製造步驟沉積層之上述方法係較佳。
本發明之另一態樣為一種用於接合電子裝置的系統,其包括第一接合墊、第二接合墊及根據本發明之線材,其中該線材係藉由球形接合連接至該等接合墊中之至少一者。由於線材就球形接合而言具有尤其有利性質的事實,本發明線材於系統中的此組合為較佳。
本發明之又另一態樣為一種連接電氣裝置的方法,其包括以下步驟:a.提供根據本發明之線材,b.藉由球形接合或楔形接合將該線材接合至該裝置之第一接合墊;及c.藉由楔形接合將該線材接合至該裝置之第二接合墊;其中在不利用成形氣體下進行步驟b及c。
根據本發明之線材就氧化作用而言表現極佳的性質。若存在利用塗覆層完全封裝銅芯,則尤係如此。所得性質容許在不利用成形氣體下加工及因此導致顯著節約成本及危險預防。
成形氣體在技術中已知為惰性氣體如氮氣與氫氣的混合物,其中該氫氣含量可提供經氧化線材材料之還原反應。在本發明之含義中,省略成形氣體意指不使用反應性化合物如氫氣。然而,仍可有利地使用惰性氣體如氮氣。
測試方法
在T=20℃及50%之相對濕度下進行所有測試及測量。用於測試之線材為根據本發明之包括純銅芯(4n-銅)與塗覆層的薄線材。測試線材之直徑為20μm(=0.8mil)。
層厚度
為測定塗覆層的厚度、中間層的厚度及芯的直徑,以垂直於線材之最大延伸的方式切割線材。仔細地研磨及拋光該切口以避免塗污
軟材料。通過掃描電子顯微鏡(SEM)記錄圖片,其中選擇放大倍數從而顯示線材之全部橫截面。
重複該程序至少15次。以至少15次測量之算術平均值提供所有值。
顆粒大小
特定而言藉由電子背向散射繞射(EBSD)進行線材表面之微紋理的若干測量。所用分析工具為FE-SEM Hitachi S-4300E。用於測量及數據評估之套裝軟體稱為TSL及係購自Edax Inc.,US(www.edax.com)。利用該等測量,測得線材之塗覆層之晶體顆粒的大小及分佈以及晶體定向。由於晶體顆粒之測量及評估當前係藉由EBSD測量進行,因此應理解針對顆粒邊界之測定設定5°之公差角。直接在塗覆層之未經處理表面上進行該等EBSD測量。
球形-楔形接合-參數定義
在20℃下進行線材與鍍有金之基板的接合,其中該接合係對金表面施行。裝置接合墊為經覆蓋>0.3μm金之1μm厚度的Al-1%Si-0.5%Cu。在於線材與基板之間以45°角形成第一球形接合之後,將線材之另一端楔形接合至基板。介於線材兩端之間的接合距離係在5至20mm之範圍內。選擇該距離從而確保線材與基板之間的45°角。在楔形接合期間,將頻率在60-120kHz範圍內的超聲波施加至接合工具達40至500毫秒。
所用球形接合器設備為包括銅套組之K&S iConn(S/W 8-88-4-43A-1)。所用測試裝置為K&S QFP 2x2測試裝置。
歐傑深度剖析
藉由追蹤各別物質(例如Cu、Pd、C)的歐傑信號,同時在恒定濺射電流密度下濺射靶表面來測量圖6之深度分佈。所用儀器為PHI 5800 ESCA。
濺射參數如下:濺射離子:氙
濺射角:90°
濺射能量:4keV
藉由與已知標準樣本比較來校正深度分佈。當前使用之標準樣本為Ta2O5-層。相應地校正樣本及標準之濺射速率的最終差異。此產生濺射速率,其在圖6之分佈中為8.0nm/min。由於測量濺射時間及使濺射電流密度保持恒定,因此該分佈之時間標度可藉由乘以濺射速率而輕易地轉換成深度標度。
實例
藉由實例來進一步示例說明本發明。該等實例係用來示例性闡明本發明且不欲以任何方式限制本發明或請求項之範圍。
以下具體實例參考在本發明之含義上以銅作為芯主要組分及以鈀作為塗覆組分的系統。一般應理解,在其他實施例中,該等組分可由根據本發明之各別的其他較佳組分取代。特定而言,此可為以銀替代銅用於芯主要組分及以Pt、Au、Rh、Ru、Os及Ir之群中之一或多者替代鈀用於塗覆組分。
使大量具有至少99.99%純度之銅材料(「4N-銅」)在坩堝中熔融。接著由該熔融物澆注5mm直徑的線材芯前驅物。
首先,藉由擠壓機擠壓線材芯前驅物,直到獲得小於1mm直徑的另一芯前驅物。然後,使此線材芯前驅物在若干拉延步驟中拉延以形成具有20μm直徑的線材芯2。該線材芯2之橫截面實質上為圓形。應理解,由於橫截面之形狀、塗覆層之厚度等的波動,線材直徑不被視為極精確的數值。若當前定義一線材具有例如20μm的直徑,則應理解該直徑係在19.5至20.5μm之範圍內。
本發明之第一實例:
在本發明線材的第一實例中,將此線材芯捲繞在第一捲軸30上。該第一捲軸30為圖5所示之裝置的一部分。接著線材1從該第一捲軸30上解開及捲繞在第二捲軸33上,其中該線材可直接藉由轉動該第二捲軸33或藉由另一傳送驅動器(未顯示)來拉動。
在其沿該等捲軸30,33之間跨越的途中,線材首先通過沉積裝置31。儲槽34容納液體35,該液體藉由分配器36施加至該線材1上。該液體35包括異丙醇作為溶劑。乙酸鈀(CH3COO)2Pd以接近飽和水平溶於該溶劑中。將該液體35之動態黏度調節至約2.5mPa*s的值。
在將液體分配至移動線材1上之後,該液體在線材芯之表面上形成均一厚度的膜。此經覆蓋之線材芯接著進入經加熱至250℃之爐32中。調節爐之長度及線材之傳送速度,從而使該線材暴露至高溫達約5秒。藉由此在熱下之暴露,膜乾燥及含鈀物質經還原成金屬鈀。金屬鈀沉積在該線材芯1上及用於形成塗覆層3。塗覆層之其他組分為銅及碳或碳化合物,後者一般聚集在塗覆層之外表面區中。
作為由第一捲軸30提供線材1之替代,沉積裝置31及爐32可直接提供於線材之拉延配置中,較佳於最後一個拉延模的下方。應理解,在本發明之含義中,在選擇該直接配置與由中間捲軸30提供線材用於塗覆步驟之間不存在差異。
在本實例中,使線材在上述塗覆程序之前先在退火步驟中退火。以已知方式進行該退火,從而進一步調節如伸長率、硬度、晶體結構等的參數。退火係藉由使線材以一定速度移動通過具有一定長度及溫度的退火爐而動態地進行。在離開該爐之後,將未經塗覆之線材捲於第一捲軸30上。應理解,對於大多數應用,用於調節例如線材之伸長率值之該退火步驟中的溫度相比塗覆層沉積所需的溫度高許多(一般高370℃)。因此,若以最後步驟進行塗覆,則通常不會以顯著方式影響線材芯之微結構。
在本發明之其他實施例中,層沉積及線材芯退火可組合於單一的加熱步驟中。在該配置中,可使用可藉由特殊爐裝置調節之規定的加熱分佈。
本實施例之所得線材展現具有極對稱顆粒及窄顆粒大小分佈的表面。此數據係藉由EBSD測量收集。
上表1顯示本發明線材與習知線材之顆粒大小的比較。在習知線材的情形下,芯已經純鈀電鍍及隨後經歷若干拉延步驟。
在縱向,本發明線材的平均顆粒大小為300nm,產生0.94之縱向與圓周平均顆粒大小之比的值。
此外,切割線材樣本以藉由上述SEM測定層厚度。計算得在不同位置處所測量之層厚度的平均值為92.6nm。
在圖6中,展現樣本線材之歐傑分佈。藉由離子束將來自線材表面之材料均一地濺射在一定區域中。取決於濺射時間,追蹤來自不同元素(顯示:碳C、銅Cu及鈀Pd)的若干歐傑信號。藉由已知的Ta2O5-樣本校正濺射速率,產生約8nm/分鐘的濺射速率。將塗覆層與芯之界面定義為Pd信號自最大值下降50%。此產生約84nm之塗覆層的估計厚度,其與藉由SEM測得之平均層厚度具有良好相關性。
由於線材具有20μm之直徑及塗覆層具有92.6nm之厚度,因此該塗覆層從0%直徑之深度延伸至0.48%線材直徑之深度。

主要組分。在最初的少數單層內,碳信號急劇下降,而鈀及銅信號增加。應注意,儘管信號在開始濺射時立即增加,但在最外表面幾乎無鈀信號。
接著,鈀信號或濃度在約3nm之深度處超過碳信號,標記表面之主要組分的第一次轉變。
銅信號在約8nm之深度處達到局部最大值。鈀及銅信號在10nm至60nm之深度範圍中展現幾乎恒定的值,其中,因此,鈀為介於55%與60%之間之水平及銅為40%至45%之水平。在此區域中不存在顯著量的其他元素。
然後,鈀信號開始下降,及在約65nm之深度處銅成為主要組分,標記塗覆層內主要組分的第二次轉變。
就本發明而言應理解塗覆層的平均厚度為藉由SEM所測量之平均厚度。
上述歐傑深度剖析係用於界定塗覆層組成及層中之單一組分的分佈。
塗覆層之外部範圍係定義為從0.1%線材直徑(=20nm)延伸至0.25%線材直徑(=約50nm)。顯而易見,在此範圍中,銅係以超過30%之含量存在。另外,在該外部範圍內隨著深度增加,鈀開始降至更低值。然而,鈀濃度在此範圍內僅降低數個百分比。
應注意,由於確認與藉由SEM所測得之平均層厚度具有良好相關性,因此歐傑分佈之給定深度標度係充分地正確。
在上述用於球形接合及楔形接合(第二接合)之測試程序中測試線材樣本。已按照常用測試程序進行拉伸測試及球形剪切測試。結果表明根據本發明之線材樣本以良好的再現性形成極對稱的無空氣球。而且,第二接合就第二接合窗而言並未表現任何劣勢。
本發明之第二實例:
在根據本發明之線材之第二個更佳實例中,按上述方式製造銅線材。
不同於上述第一實例,塗覆組分前驅物係經選為新戊酸鈀、新戊酸之鈀鹽Pd((H3C)3C-COO)2。
作為塗覆組分前驅物之新戊酸鈀的合成:將22.01g乙酸鈀(48.35% Pd)與20.4g新戊酸混合及在126℃下加熱及攪拌,直到所得乙酸完全蒸發。此係在約35分鐘之後達成。所得前驅物為橘黃色、樹脂樣物質。
以1:5之比將此前驅物溶於四氫萘中,獲得待沉積於線材芯上之液體。
不同於第一實例,在線材之最終拉延步驟之後直接進行利用液體對線材之塗覆。此有藉由拉延模之摩擦產生線材芯之新的金屬表面,及同時在該新表面上沉積液體的優勢。
出於此目的,以略大於最終線材直徑(20μm)之直徑(40μm)選擇在文後稱為分配器模之習知拉延模。將此拉延模修改成用於液體之杯狀儲槽,其中模開口位於該儲槽底部的中心。線材係經垂直定向及以向下方向行進通過此分配器模。
應理解,在此配置中,最終拉延步驟之拉延模係緊靠在該分配器模之前定位。在其他實施例中,亦可直接在最終拉延步驟之拉延模處分配液體。
在緊靠拉延模之後配置紅外線加熱燈,以乾燥來自液體之溶劑。在不會顯著分解有機接合物之溫度下進行此乾燥步驟。典型的溫度係低於150℃。
在此乾燥步驟之後,線材進入退火爐。將爐溫調節至約400℃。在此爐中,與線材芯之退火以調節其晶體結構及機械性質(例如伸長率)同時地達成塗覆組分前驅物之分解。該爐具有0.54m的長度。以
47m/s之速度持續地纏繞線材。
在離開該爐之後,線材展現銀色光澤及以50mm直徑捲繞。
此線材已經歷若干接合測試。其亦已在85℃及85%濕度之氣候室中沉積達7天。經顯示在此處理之後未出現線材之接合及其他性質的退化。
利用ICP測量之測試顯示線材之總鈀份額為400ppm,其理論上等於11個純鈀單層。
圖7顯示第二實例之線材的歐傑深度分佈。從表面開始,存在碳及銅,但無鈀。鈀信號始於約30nm的深度。鈀隨後在超過50nm的深度上呈幾近高斯曲線(Gaussian curve)分佈。以Pd信號之50%下降所定義之塗覆層的總厚度為約90nm。
顯而易見塗覆層中之鈀含量相當少。在塗覆層上之鈀信號的積分為總層材料之約3%。考慮局部強度,鈀之最大信號僅達到10%。此鈀峰強度係在銅信號增加至約90%的區域中達到。
歸因於該等良好結果,據認為含Pd層充當有效的氧氣屏障,預防銅的氧化。儘管似乎在Pd層上方的塗覆層中存在顯著量的氧化物,但發現此氧化物含量無害且甚至可改進楔形接合行為。
本發明之第三實例:
在第三實例中,使用17μm直徑之純銀接合線材作為線材芯前驅物。使用與以上第二實例相同的塗覆前驅物及塗覆方法。根據略微較小的線材直徑,選擇具有35μm較小孔口的分配器模。所有其他參數保持不變。
已測試經Pd塗覆之銀線材及展現極佳的接合行為。
已將線材暴露至在75%濕度、25℃下之1ppm H2S之腐蝕性氛圍中達120小時,其為用於電觸點及連接之常用的標準測試。經塗覆之線材不會因此處理而改變其顏色。其可以極佳的結果接合。
利用歐傑深度剖析之測量顯示與第二實例類似的低Pd濃度。
已關於所用羧酸進行其他測試及比較。除新戊酸之外,已利用其他分支鏈羧酸進行測試。發現利用較低碳數的酸,特定而言二甲基丁酸及二甲基戊酸,結果尤佳。一般而言,將液體中之Pd含量調節至介於5重量%與10重量%之間的值。
對於柯赫酸10(Versatic acid 10),發現結果對於線材之更低的傳送速度合理。對於更高的傳送速度,所得線材不再展現充分的接合性質。柯赫酸10亦稱為新癸酸且包括10個碳原子及約175的分子量。
另外或或者,可使用除四氫萘以外的其他溶劑。一種可能的其他溶劑為丁酮(甲基乙基酮,MEK)。
應理解,以上實例中之塗覆組分前驅物分別為Pd鹽。若期望以其他金屬如鉑、金、銠、釕、鋨及銥作為塗覆組分,則可以一或多種該等金屬完全或部份取代鈀。

Claims (11)
- 一種製造接合線材的方法,該接合線材包括具有表面之芯,其中該芯包括選自由銅及銀組成之群的芯主要組分;及至少部分覆蓋在該芯之表面上的塗覆層,其中該塗覆層包括選自鈀、鉑、金、銠、釕、鋨及銥之群的塗覆組分,該方法包括以下步驟:a.提供以銅或銀作為芯主要組分之線材的芯前驅物;b.沉積材料以形成位於該芯前驅物上的層,其中該沉積材料包括選自鈀、鉑、金、銠、釕、鋨及銥之群的塗覆組分,其中步驟b係藉由將液體膜沉積在該線材芯前驅物上而進行,其中該液體包含塗覆組分前驅物,及其中該沉積膜經加熱以將該塗覆組分前驅物分解成金屬相;其中該塗覆組分前驅物包括三級羧酸之鹽。
- 如請求項1之方法,其中該線材之直徑係介於5μm與200μm之間。
- 如請求項1之方法,其中該塗覆層中塗覆組分的總含量係小於30%。
- 如請求項1之方法,其中該塗覆層中塗覆組分的局部含量係小於30%,及其中該塗覆層中芯主要組分的含量係介於60%與95%之間。
- 如請求項1之方法,其中該液體具有在20℃下超過0.4mPa*s的動態黏度。
- 如請求項1之方法,其中該沉積膜之加熱係在高於150℃之溫度下進行。
