Abstract

Description
本發明屬於矽片加工製造技術領域,具體地,關於用於改善矽片表面平坦度的方法及系統。
隨著積體電路製造技術的不斷發展,對用作積體電路基板的矽片的表面平坦度的要求越來越高。
矽片表面的平坦度通常通過矽片在表面的最高點與最低點處的厚度差來表示。針對矽片表面的不同區域的平坦度,可以採用局部平坦度(Site Front Quotient Range,SFQR)、邊緣平坦度(Edge Site Front Quotient Range,ESFQR)、整體平坦度(Global Backside Ideal Range,GBIR)等參數來進行評估。
相關技術中的化學機械拋光為常用的用於實現高平坦度的加工方式,其使用化學作用與機械作用相結合的方式去除表面損傷以使矽片的表面能夠呈現具有較好平坦度的光亮效果。
然而,利用化學機械拋光步驟來改善矽片表面的平坦度存在一定的限度,例如,對於整體平坦度而言,在矽片表面的平坦度達到100nm左右以後,就難以再利用拋光步驟來進一步改善該矽片表面的平坦度。
本部分提供了本發明的總體概要,而不是對本發明的全部範圍或所有特徵的全面公開。
本發明的目的在於提供一種能夠進一步改善經過化學機械拋光後的矽片表面的平坦度的用於改善矽片表面平坦度的方法。
為了實現上述目的,根據本發明的一個方面,提供了一種用於改善矽片表面平坦度的方法,其包括:
檢測矽片表面的平坦度以確定包括與該平坦度相關聯的最低點的低凹區域的位置;
使該表面被覆蓋特定材料層並去除特定材料層的與該位置對應的部分;
在覆蓋有特定材料層的該表面上沉積含矽層以在厚度上補償低凹區域;以及
去除特定材料層的其餘部分。
在上述用於改善矽片表面平坦度的方法中,特定材料層中的特定材料可以為光刻膠,並且使該表面被覆蓋特定材料層並去除特定材料層的與該位置對應的部分可以包括在該表面旋塗光刻膠以使該表面被覆蓋光刻膠層並通過對光刻膠層的該部分進行光照和溶解來去除該部分。
在上述用於改善矽片表面平坦度的方法中,光刻膠可以為PMMA膠、PE膠、PET膠和PI膠中的任一者。
在上述用於改善矽片表面平坦度的方法中,含矽層可以為二氧化矽層。
在上述用於改善矽片表面平坦度的方法中,二氧化矽層可以通過化學氣相沉積反應沉積在覆蓋有特定材料層的該表面上,其中,化學氣相沉積反應的反應式為SiH
4+O
2→SiO
2+H
2。
在上述用於改善矽片表面平坦度的方法中,化學氣相沉積反應的反應溫度可以為300℃-600℃,並且反應時間可以為20s-60s。
在上述用於改善矽片表面平坦度的方法中,二氧化矽層的厚度可以為10nm-50nm。
在上述用於改善矽片表面平坦度的方法中,該平坦度可以為整體平坦度、局部平坦度和邊緣平坦度中的任一者。
在上述用於改善矽片表面平坦度的方法中,去除特定材料層的其餘部分可以包括通過有機溶劑來去除光刻膠層的其餘部分。
根據本發明的另一方面,提供了一種用於改善矽片表面平坦度的系統,其包括:
檢測單元,其用於檢測矽片表面的平坦度以確定包括與該平坦度相關聯的最低點的低凹區域的位置;
覆蓋單元,其用於使該表面被覆蓋特定材料層並去除特定材料層的與該位置對應的部分;
沉積單元,其用於在覆蓋有特定材料層的該表面上沉積含矽層以在厚度上補償低凹區域;以及
去除單元,其用於去除特定材料層的其餘部分。
根據本發明,通過使矽片表面被覆蓋特定材料層來使矽片表面的不需要增加厚度的位置不會被沉積含矽層,並且通過去除特定材料層的與矽片表面的低凹區域的位置對應的部分來使矽片表面的需要增加厚度的低凹區域能夠被沉積含矽層,由此在厚度上補償了包括與該平坦度相關聯的最低點的低凹區域,縮小了矽片表面的最高點與最低點之間的縱向距離,從而實現了對矽片表面平坦度的改善。

下面參照附圖、借助於示例性實施方式對本發明進行詳細描述。要注意的是,對本發明的以下詳細描述僅僅是出於說明目的,而絕不是對本發明的限制。
如之前提到的,矽片表面的平坦度通常通過矽片在表面的最高點與最低點處的厚度差來表示,也就是說,可以利用矽片表面的最高點與最低點之間的縱向距離來表示矽片表面的平坦度。然而,發現的是,拋光程序存在一定的改善限度,即,在達到一定的平坦度之後,就難以利用拋光程序來進一步改善矽片表面的平坦度,即意味著難以利用拋光程序來進一步縮小矽片表面的最高點與最低點之間的縱向距離。
為解決上述問題,本發明試圖通過增加矽片在最低點處的厚度來縮小矽片表面的最高點與最低點之間的縱向距離,由此實現進一步改善矽片表面平坦度的目的。
具體而言,參照圖1和圖2,本發明的實施方式提供了一種用於改善矽片表面平坦度的方法,其包括:
S101:檢測矽片表面的平坦度以確定包括與該平坦度相關聯的最低點的低凹區域的位置;
S102:使該表面被覆蓋特定材料層並去除特定材料層的與該位置對應的部分;
S103:在覆蓋有特定材料層的該表面上沉積含矽層以在厚度上補償低凹區域;以及
S104:去除特定材料層的其餘部分。
在上述方法中,通過使矽片表面被覆蓋特定材料層來使矽片表面的不需要增加厚度的位置不會被沉積含矽層,並且通過去除特定材料層的與矽片表面的低凹區域的位置對應的部分來使矽片表面的需要增加厚度的低凹區域能夠被沉積含矽層,由此在厚度上補償了低凹區域,縮小了矽片表面的最高點與最低點之間的縱向距離,從而實現了對矽片表面平坦度的改善。
可以理解的是,在進行沉積時,含矽層原本會覆蓋在矽片的整個表面上,但由於矽片表面的除低凹區域外的其他部分此時被特定材料層覆蓋,因此,含矽層實際上會沉積在特定材料層的其餘部分上以及矽片表面的低凹區域上。因此,在去除掉特定材料層的其餘部分時,沉積在特定材料層的其餘部分上的含矽層也會被順帶地去除掉,由此僅在矽片表面的低凹區域上沉積有含矽層並因而實現僅對該低凹區域的厚度補償。
需要注意的是,該最低點指的是與所檢測的平坦度相關聯的最低點,即指的是表示該平坦度時所稱的最高點和最低點中的最低點,例如,對於整體平坦度而言,最低點是關於矽片的整個表面檢測出的最低點,而對於局部平坦度而言,最低點則是關於評估該局部平坦度時所針對的矽片的局部表面檢測出的最低點。在這種情況下,可以針對用來衡量矽片整個表面的平坦度的整體平坦度、用來衡量矽片表面的某局部部位的平坦度的局部平坦度、用來衡量矽片表面的邊緣部位的平坦度的邊緣平坦度以及其他類型的平坦度來進行矽片表面平坦度的改善。
在檢測出該最低點的位置後,需由此確定出矽片表面的包括該最低點的低凹區域的位置,以便針對該低凹區域進行低點厚度補償。該低凹區域可以根據最低點附近的實際的表面凹凸情況來確定。
根據本發明的實施方式,特定材料層中的特定材料可以為光刻膠,並且如圖2中的S102所示,使表面被覆蓋特定材料層並去除特定材料層的與該位置對應的部分可以包括在矽片1的表面10上旋塗光刻膠以使表面10被覆蓋光刻膠層11並通過對光刻膠層11的與表面10的低凹區域10a的位置對應的部分11a進行光照和溶解來去除該部分11a。
低凹區域10a和對應的部分11a在S101中在兩條虛線之間的區域內示出。
光刻膠在被旋塗於矽片的表面上以形成光刻膠層後,可以使用特定波長的光對光刻膠層進行選擇性地照射,即,照射光刻膠層11的與低凹區域10a的位置對應的部分11a,光會使被照射的部分發生光化學反應而改性以變得易溶解於酸溶液或鹼溶液,由此可以通過酸溶液或鹼溶液將被光照的該部分11a去除。
在於矽片的表面上旋塗光刻膠之前,還可以包括用於對矽片進行清洗和乾燥的步驟,以便提高光刻膠在矽片表面上的附著能力。
可以設想的是,光刻膠可以為聚甲基丙烯酸甲酯(PMMA)膠、聚乙烯(PE)膠、聚對苯二甲酸乙二醇酯(PET)膠、聚醯亞胺(PI)膠或其他任何合適的光刻膠。
可以設想的是,特定材料層也可以是由其他合適的材料形成的層,其只要能夠起到覆蓋矽片表面的除低凹區域外的其他部分以避免其他部分被沉積含矽層,並且只要能夠通過一定的手段去除掉特定材料層的與低凹區域的位置對應的部分以允許該低凹區域被沉積含矽層即可。
在本發明的實施方式中,含矽層可以為二氧化矽層12。
相比於表面會自然地形成一層二氧化矽的單晶矽,直接在矽片表面的低凹區域沉積二氧化矽層12來補償此處的厚度會獲得更好地均勻性和穩定性,有利於精確可控地改善矽片表面的平坦度。
根據本發明的實施方式,如圖2中的S103所示,二氧化矽層12可以通過化學氣相沉積反應沉積在覆蓋有特定材料層例如光刻膠層11的表面10上,其中,該化學氣相沉積反應的反應式為SiH
4+O
2→SiO
2+H
2。
然而,可以設想的是,二氧化矽層12還可以通過例如物理氣相沉積或其他類型的沉積方式沉積在覆蓋有特定材料層的矽片表面上。
示例性地,該化學氣相沉積反應的反應溫度可以為300℃-600℃,並且反應時間可以為20s-60s。
在本發明的實施方式中,在矽片1的表面10的低凹區域10a上沉積的二氧化矽層12的厚度可以為10nm-50nm。
可以理解的是,沉積在低凹區域10a上的二氧化矽層12的厚度為自矽片1的表面10的最低點開始計算的二氧化矽層12的厚度。通過這種方式,可以將矽片表面的最高點與最低點之間的縱向距離縮短所沉積的二氧化矽層12的厚度值,即,例如當二氧化矽層12的厚度為範圍在10nm-50nm內的某一值時,矽片表面的最高點與最低點之間的縱向距離縮短該值,並由此使矽片表面的平坦度改善了該值。
可以設想的是,含矽層也可以是單晶矽層、氮化矽層或任何其他合適的矽化合物層。
根據本發明的實施方式,去除特定材料層的其餘部分可以包括通過有機溶劑來去除光刻膠層的其餘部分。
在完成二氧化矽層12的沉積之後,需要將光刻膠層11的其餘部分去除掉,例如,可以使用有機溶劑來溶解掉剩餘在矽片1的表面10上的光刻膠,從而獲得最終經過平坦度改善的矽片1,如圖2中的S104所示。
可以設想的是,還可以利用其他類型的濕法去膠方式或利用乾法去膠方式來去除掉光刻膠層11的其餘部分。
根據本發明的另一方面,還提供了一種用於改善矽片表面平坦度的系統,包括:
檢測單元,其用於檢測矽片表面的平坦度以確定包括與該平坦度相關聯的最低點的低凹區域的位置;
覆蓋單元,其用於使該表面被覆蓋特定材料層並去除該特定材料層的與該位置對應的部分;
沉積單元,其用於在覆蓋有該特定材料層的該表面上沉積含矽層以在厚度上補償該低凹區域;以及
去除單元,其用於去除該特定材料層的其餘部分。
以上僅為本發明之較佳實施例,並非用來限定本發明之實施範圍,如果不脫離本發明之精神和範圍,對本發明進行修改或者等同替換,均應涵蓋在本發明申請專利範圍的保護範圍當中。

Claims (10)
- 一種用於改善矽片表面平坦度的方法,包括: 檢測矽片表面的平坦度以確定包括與該平坦度相關聯的最低點的低凹區域的位置; 使該表面被覆蓋特定材料層並去除該特定材料層的與該位置對應的部分; 在覆蓋有該特定材料層的該表面上沉積含矽層以在厚度上補償該低凹區域;以及 去除該特定材料層的其餘部分。
- 如請求項1所述之用於改善矽片表面平坦度的方法,其中,該特定材料層中的特定材料為光刻膠,並且該使該表面被覆蓋特定材料層並去除該特定材料層的與該位置對應的部分包括在該表面旋塗該光刻膠以使該表面被覆蓋光刻膠層並通過對該光刻膠層的該部分進行光照和溶解來去除該部分。
- 如請求項2所述之用於改善矽片表面平坦度的方法,其中,該光刻膠為PMMA膠、PE膠、PET膠和PI膠中的任一者。
- 如請求項1至3中任一項所述之用於改善矽片表面平坦度的方法,其中,該含矽層為二氧化矽層。
- 如請求項4所述之用於改善矽片表面平坦度的方法,其中,該二氧化矽層通過化學氣相沉積反應沉積在覆蓋有該特定材料層的該表面上,其中,該化學氣相沉積反應的反應式為SiH 4+O 2→SiO 2+H 2。
- 如請求項5所述之用於改善矽片表面平坦度的方法,其中,該化學氣相沉積反應的反應溫度為300℃-600℃,並且反應時間為20s-60s。
- 如請求項4所述之用於改善矽片表面平坦度的方法,其中,該二氧化矽層的厚度為10nm-50nm。
- 如請求項1至3中任一項所述之用於改善矽片表面平坦度的方法,其中,該平坦度為整體平坦度、局部平坦度和邊緣平坦度中的任一者。
- 如請求項2或3所述之用於改善矽片表面平坦度的方法,其中,該去除該特定材料層的其餘部分包括通過有機溶劑來去除該光刻膠層的該其餘部分。
- 一種用於改善矽片表面平坦度的系統,包括: 檢測單元,其用於檢測矽片表面的平坦度以確定包括與該平坦度相關聯的最低點的低凹區域的位置; 覆蓋單元,其用於使該表面被覆蓋特定材料層並去除該特定材料層的與該位置對應的部分; 沉積單元,其用於在覆蓋有該特定材料層的該表面上沉積含矽層以在厚度上補償該低凹區域;以及 去除單元,其用於去除該特定材料層的其餘部分。
