Abstract

본 발명은, 질화규소분말속의 금속불순물의 영향을 받지 않고, 특히 고순도의 질화규소분말을 사용하지 않아도, 짧은 소결시간으로, 고강도 또한 고신뢰성을 가진 저코트의 질화규소계소결체를 제조하는 방법을 제공하는 것을 목적으로 한 것이며, 그 구성에 있어서, 질화규소와 그 소결조제(造劑)성분으로 이루어지고, 금속불순물을 500∼5000ppm 함유하는 혼합분말을, 1300∼1900℃에 있어서, 소결온도와 소결시간의 적이 1×105∼10×105℃·초의 범위가 되는 조건에 의해 소결하는 것을 특징으로 한 것이다.

Claims (9)

  1. 질화규소와 그 소결조제(造劑)성분으로 이루어지고, 금속불순물을 500∼5000ppm 함유하는 혼합분말을, 1300∼1900℃에 있어서, 소결온도와 소결시간의 적이 1×105∼10×105℃·초의 범위가 되는 조건에 의해 소결하는 것을 특징으로 하는 질화규소계소결체의 제조방법.
  2. 제1항에 있어서, 기계적가압하에서 소결하는 것을 특징으로 하는 질화규소계소결체의 제조방법.
  3. 제2항에 있어서, 가압력이 1∼50MPa인 것을 특징으로 하는 질화규소계소결체의 제조방법.
  4. 제1항∼제3항의 어느 한 항에 있어서, Fe가 금속불순물의 일부로서 함유되는 것을 특징으로 하는 질화규소계소결체의 제조방법.
  5. 제1항∼제4항의 어느 한 항에 있어서, 질화규소가 50% 이상의 α형 결정을 함유하는 것을 특징으로 하는 질화규소계소결체의 제조방법.
  6. 제1항∼제5항의 어느 한 항에 있어서, 소결법으로서 플라즈마소결법을 사용하는 것을 특징으로 하는 질화규소계소결체의 제조방법.
  7. 제6항에 있어서, 플라즈마소결법으로 펄스통전에 의한 플라즈마소결법을 사용하는 것을 특징으로 하는 질화규소게소결체의 제조방법.
  8. 제1항∼제5항의 어느 한 항에 있어서, 소결법으로서 통전소결법을 사용하는 것을 특징으로 하는 질화규소계소결체의 제조방법.
  9. 제1항∼제5항의 어느 한 항에 있어서, 소결법으로서 마이크로파소결법을 사용하는 것을 특징으로 하는 질화규소계소결체의 제조방법.
