제1도는 본 발명에 따라 불순물의 양을 측정하는 장치의 주요소를 계통적으로 도시한 도면이며,
제2도는 본 발명에서 사용된 저온 트래핑 장치의 단면도를 도시한 도면.

Claims (10)

  1. 불순물을 함유하는 기체을 기체의 액화 온도에 도달하지 않고 가능한한 낮은 온도로 유지되는 불순물을 흡착할 수 있는 흡착기로 충전된 탑중에 통과시키는 단계;탑의 온도를 상승시킨 뒤 불순물을 함유하는 가스의 온도보다 낮은 액화 온도를 가지는 캐리어 기체의 유동물을 탑으로 통과시켜 불순물을 탈착시키고, 이들 불순물을 제1크로마토그래피 흡착기로 수송하는 단계;기체상의 예비 크로마토그래피를 제1크로마토그래피 흡착기에서 실시하며, 각각의 불순물일 연속적으로 분석 되도록 하는 단계; 캐리어 기체를 제1크로마토그래피 흡착기로 통과시켜 불순물을 탈착시키고 이들 불순물을 캐리어 기체와 상용성이 있으면서 가능한한 낮은 온도로 유지되는 모세관탑(56)으로 수송하는 단계; 모세과탑의 온도를 상승시켜 불순물을 탈착한 뒤, 이들 불순물을 검출기가 설비된 제2크로마토그래피 흡착기로 수송한 뒤, 이곳으로 캐리어 기체 유동물을 통과시키는 단계;검출기에서 불순물의 함량을 측정하는 단계로 구성되는 것을 특징으로 하는 기체상중의 크로마토그래피에 의해 기체중의 불순물 함량을 측정하는 방법.
  2. 제1항에 있어서, 광-이온화 검출기를 사용하는 것을 특징으로 하는 기체중의 불순물 함량을 측정하는 방법.
  3. 냉각(3:51-52)및 가열(53)을 위한 수단이 설비된 트랩장치(2): 냉각(3a;51-52)및 가열(53)을 위한 수단이 설비된 제2트랩장치(32):제1트랩장치(2)의 출구와 제2트랩핑장치(32)의 입구사이에 연결될 수 있는 기체상(15)중의 제1크로마토그래피 흡착기와, 모세관 탑(56)을 포함하는 제2트랩 장치를 포함하는 회로중에 연속적으로 연결될 수 있는 제2트랩장치(32)의 검출기(38)상단; 극저온 형태로 존재하는 제1(2) 및 제2트랩장치(32)의 냉각수단(3.3a:51-52)으로 구성되는 형태인 것을 특징으로 하여 제1항 또는 제2항의 방법을 실시할 수 있는 기체중의 불순물 함량 측정장치.
  4. 제3항에 있어서, 상기 장치가 각각의 장치중에서 선택적으로 순환시키기 위한 수단을 부가적으로 포함하며, 상기 기체가 불순물과 캐리어 기체로 채워진 것을 특징으로 하는 기체중의 불순물 함량 측정장치.
  5. 제3항 또는 제4항에 있어서, 상기 검출기(38)이 광 이온화 검출기인 것을 특징으로 하는 기체중의 불순물 함량 측정장치.
  6. 제3항 내지 제5항중 어느 한항에 있어서, 상기 제1크로마토그래피 흡착기가 적어도 하나의 코일형의 충전탑을 포함하는 것을 특징으로 하는 기체중의 불순물 함량 측정장치.
  7. 제3항 내지 제6항중 어느한 항에 있어서, 상기 제2크로마토그래피 흡착기가 코일형의 모세관 튜브를 포함하는 것을 특징으로 하는 기체중의 불순물 함량 측정장치.
  8. 실란과 같은 순수한 가스중에 10-5ppm. V에 달하는 미량으로서의 도핑 불순물의 함량을 측정하는데, 상기 순수한 기체중에서 소망하는 불순물을 다단계 희석 베드(11)에 희석시키고, 불순물의 함량을 제1항에 따라서 측정하고, 레트로액숀 희석층에서 실시하여 소망하는 불순물의 함량을 산출하는 상기 항중 어느 한항에 따른 기체중의 불순물 함량의 측정방법 및 측정장치를 사용하는 방법.
  9. 제8항에 잇어서, 상기 불순물을 포스핀, 비소, 황화수소 또는 이들 불순물의 혼합물로 구성되는 그룹으로 부터 선택되는 것을 특징으로 하는 사용방법.
