Abstract
(해결 수단) 본 발명은 (A)∼(E) 성분을 필수 성분으로서 포함하는 것을 특징으로 하는 차광막용 감광성 수지 조성물이다.
(A) (메타)아크릴산 에스테르 화합물로부터 유래하는 유닛과, (메타)아크릴로일기 및 디 또는 트리카르복실산 잔기를 갖는 유닛을 포함하고, 중량 평균 분자량 3000∼50000, 산가 30∼200mg/KOH의 중합체인 중합성 불포화기 함유 알칼리 가용성 수지,
(B) 적어도 2개의 에틸렌성 불포화 결합을 갖는 광중합성 모노머
(C) 광중합 개시제
(D) 흑색 유기 안료, 혼색 유기 안료 또는 차광재인 차광 성분
(E) 용제
Description
도 2는 실시예 9의 감광성 수지 조성물을 사용하여 형성한 패턴의 높이 프로파일이다.
도 3은 비교예 3의 감광성 수지 조성물을 사용하여 형성한 패턴의 높이 프로파일이다.
도 4는 비교예 4의 감광성 수지 조성물을 사용하여 형성한 패턴의 높이 프로파일이다.
Claims (16)
- (A)∼(E) 성분을 필수 성분으로서 포함하는 것을 특징으로 하는 차광막용 감광성 수지 조성물.
(A) 일반식(1)으로 표시되는 유닛을 5∼90몰%, 일반식(2)으로 표시되는 유닛을 10∼95몰% 포함하고(일반식(1)으로 표시되는 유닛과 일반식(2)으로 표시되는 유닛의 합계를 100몰%라고 함), 중량 평균 분자량 3000∼50000, 산가 30∼200mg/KOH의 중합체인 중합성 불포화기 함유 알칼리 가용성 수지,
[단, R1, R3 및 R4는 독립적으로 수소원자 또는 메틸기를 나타낸다. R2는 탄소수 1∼20개의 1가의 탄화수소기를 나타내고, 상기 탄화수소기는 내부에 에테르 결합, 에스테르 결합 또는 우레탄 결합을 포함하고 있어도 좋다. 또한, R2는 일반식(1)으로 표시되는 유닛 중 40몰% 이상이 디시클로펜타닐기 또는 디시클로펜테닐기이다. R5는 탄소수 2∼10개의 2가의 탄화수소기를 나타낸다. p는 0 또는 1의 수를 나타낸다. X는 수소원자 또는 -OC-Y-(COOH)q(단, Y는 2가 또는 3가 카르복실산 잔기를 나타내고, q는 1∼2의 수를 나타낸다. 또한, X는 중합체 1분자 중에 2종 이상 포함된다.]
(B) 적어도 2개의 에틸렌성 불포화 결합을 갖는 광중합성 모노머,
(C) 광중합 개시제,
(D) 흑색 유기 안료, 혼색 유기 안료 및 차광재로 이루어지는 군에서 선택되는 1종 이상의 차광 성분, 및
(E) 용제 - 제 1 항에 있어서,
(A) 성분의 중합성 불포화기 함유 알칼리 가용성 수지가 일반식(1) 및 일반식(2)의 유닛에 추가해서, 페닐기에 치환기를 갖고 있어도 좋은 스티렌으로부터 유래하는 유닛 및/또는 모노말레이미드 화합물로부터 유래하는 유닛을 포함하는 공중합체인 감광성 수지 조성물. - 제 1 항 또는 제 2 항에 있어서,
(D) 차광 성분으로서, 흑색 유기 안료 및/또는 혼색 유기 안료를 포함하고, 상기 흑색 유기 안료 및/또는 혼색 유기 안료의 평균 2차 입경이 20∼500nm인 것을 특징으로 하는 감광성 수지 조성물. - 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,
(B) 성분을 (A) 성분 100질량부에 대해서 5∼400질량부,
(C) 성분을 (A) 성분과 (B) 성분의 합계량 100질량부에 대해서 0.1∼30질량부, 광경화 후에 고형분으로 되는 (B) 성분을 포함하고 (E) 성분을 제외한 성분을 고형분이라고 할 때, (D) 성분을 고형분의 합계량 중 5∼80질량% 각각 포함하는 것을 특징으로 하는 감광성 수지 조성물. - 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,
광학 농도(OD)가 0.5/㎛ 이상 3/㎛ 이하인 차광막이며, 전압 10V 인가시의 체적 저항률이 1×109Ω·cm 이상, 또한 유전율이 2∼10인 차광막을 형성할 수 있는 것을 특징으로 하는 감광성 수지 조성물. - 제 1 항 내지 제 5 항 중 어느 한 항에 있어서,
미소 경도계에 의한 부하-제하 시험에 있어서, 하기 (i)∼(iii) 중 적어도 하나를 만족시키는 차광막을 형성할 수 있는 것을 특징으로 하는 감광성 수지 조성물.
(i) 파괴 강도가 200mN 이상인 것
(ii) 탄성 복원율이 30% 이상인 것
(iii) 압축률이 40% 이하인 것 - 제 1 항 내지 제 6 항 중 어느 한 항에 기재된 감광성 수지 조성물의 경화물인 것을 특징으로 하는 차광막.
- 제 7 항에 기재된 차광막을 블랙 컬럼 스페이서(BCS)로서 갖는 것을 특징으로 하는 액정표시장치.
- 제 8 항에 있어서,
박막 트랜지스터(TFT)를 더 갖는 것을 특징으로 하는 액정표시장치. - 제 1 항 내지 제 6 항 중 어느 한 항에 기재된 감광성 수지 조성물의 경화물을 블랙 매트릭스로서 갖는 것을 특징으로 하는 액정표시장치.
- 제 10 항에 있어서,
박막 트랜지스터(TFT)를 더 갖고, 상기 블랙 매트릭스는 상기 박막 트랜지스터(TFT)가 형성된 어레이 기판에 대향하는 기판과 액정 사이에 배치되는 것을 특징으로 하는 액정표시장치. - 제 10 항에 있어서,
박막 트랜지스터(TFT)를 더 갖고, 상기 블랙 매트릭스는 상기 박막 트랜지스터(TFT)가 형성된 어레이 기판과 액정 사이에 배치되는 것을 특징으로 하는 액정표시장치. - 제 1 항 내지 제 6 항 중 어느 한 항에 기재된 감광성 수지 조성물을 기판에 도포하고, 광조사에 의해 상기 감광성 수지 조성물을 경화시키는 기판 상에 형성된 차광막의 제조방법이고, 차광막으로서의 광학 농도를 0.5/㎛ 이상 3/㎛ 미만으로 하기 위한 막두께(H1)와 스페이서 기능을 담당하는 차광막의 막두께(H2)에 대해서 H2가 1∼7㎛일 때, ΔH=H2-H1이 0.1∼6.9인 막두께(H1)와 막두께(H2)의 차광막을 동시에 형성하는 것을 특징으로 하는 스페이서 기능을 갖는 차광막의 제조방법.
- 제 13 항에 있어서,
단일 차광막 중에, 상기 막두께(H1)가 되는 부분과, 상기 막두께(H2)가 되는 부분이 포함되는 차광막을 1회의 노광으로 형성하는 차광막의 제조방법. - 제 13 항 또는 제 14 항에 기재된 방법으로 제조된 차광막을 블랙 컬럼 스페이서(BCS)로 하는 것을 특징으로 하는 액정표시장치의 제조방법.
- 제 15 항에 있어서,
상기 액정표시장치는 박막 트랜지스터(TFT)를 갖는 것을 특징으로 하는 액정표시장치의 제조방법.
