Abstract
스택 이미지 센서 패키지 및 이의 패키징 방법이 제공된다. 스택 이미지 센서 패키지는 화소 어레이 다이 및 로직 다이가 적층된 스택 이미지 센서, 스택 이미지 센서의 일면에 형성되어 스택 이미지 센서의 입출력을 재분배하고 제1 패드 및 제2 패드를 포함하는 재배선층, 재배선층의 제1 패드와 연결되어 스택 이미지 센서 상에 위치하는 메모리 다이 및 2 패드와 연결되고 메모리 다이와 스택 이미지 센서를 외부와 전기적으로 접속하며 사이에 메모리 다이가 위치하는 외부 접속기들을 포함한다.
Description
본 개시는 이미지 센서의 패키지 및 이를 포함하는 이미지 센서 모듈에 관한 것으로, 특히 스택 이미지 센서 패키지 및 모듈에 관한 것이다.
최근의 이미지 센서로 주류가 되어 있는 CMOS(Complementary Metal Oxide Semiconductor) 이미지 센서는 선순차로 읽어내기 때문에, 롤링 셔터 현상이 발생해 이동하면서 디지털카메라로 동영상을 촬영하면 화상이 비뚤어져 버리는 일이 발생한다.
롤링 셔터 현상의 대안으로 이미지 센서에 DRAM과 같은 프레임 메모리를 스택하여 독출(readout) 시간을 줄이고자 하는 시도가 행해지고 있다.
따라서, 이미지 센서의 세대 전환에 따른 사이즈 또는 용량 변화의 영향을 받지 않고, 이미 제조된 프레임 메모리의 변형과 수율의 저하 없이 이미지 센서에 프레임 메모리를 패키징할 수 있는 새로운 방식의 패키지가 요구된다.
이미지 센서의 세대 전환에 따른 사이즈 또는 용량 변화의 영향을 받지 않고, 프레임 메모리의 변형과 수율의 저하 없이 이미지 센서에 프레임 메모리를 패키징할 수 있는 방법 및 이에 의해 제조된 패키지를 제공하고자 한다.
실시예들에 따른 스택 이미지 센서 패키지는 화소 어레이 다이 및 로직 다이가 적층된 스택 이미지 센서, 상기 스택 이미지 센서의 일면에 형성되어 상기 스택 이미지 센서의 입출력을 재분배하고 제1 패드 및 제2 패드를 포함하는 재배선층, 상기 재배선층의 상기 제1 패드와 연결되어 상기 스택 이미지 센서 상에 위치하는 메모리 다이, 및 상기 제2 패드와 연결되고 상기 메모리 다이와 상기 스택 이미지 센서를 외부와 전기적으로 접속하며 사이에 상기 메모리 다이가 위치하는 외부 접속기들을 포함한다.
실시예들에 따른 스택 이미지 센서 모듈은 렌즈, 회로기판, 및 상기 렌즈와 회로기판 사이에 위치하는 이미지 센서 패키지를 포함하는 이미지 센서 모듈로, 상기 렌즈 하부에 화소 어레이 다이와 로직 다이가 적층된 스택 이미지 센서 및 메모리 다이가 차례대로 위치하고, 상기 스택 이미지 센서 및 상기 메모리 다이를 상기 회로 기판과 전기적으로 접속하는 외부 접속기들이 상기 메모리 다이와 동일 평면상에 위치하고 상기 메모리 다이는 상기 외부 접속기들 사이에 놓여진다.
본 개시에 따르면, 화소 어레이 웨이퍼와 로직 웨이퍼를 웨이퍼 투 웨이퍼 본딩 방식으로 적층함으로써 종래의 이미지 센서들에 비해 전체 다이/모듈의 크기는 감소시킬 수 있다. 이와 같은 장점은 유지하면서도 메모리는 칩 단위로 선별하여 칩 온 웨이퍼 방식으로 패키징하기 때문에 이미지 센서의 세대 전환에 따른 사이즈 또는 용량 변화의 영향을 받지 않고 원하는 용량 및 원하는 사이즈의 메모리를 이미지 센서에 패키지 할 수 있다.
메모리를 웨이퍼 투 웨이퍼 방식으로 패키지할 경우 중첩 손실이 크고 웨이퍼 본딩시의 고온 공정에 의한 수율저하가 발생하나 본 개시에 따르면, 굿 다이로 판별된 메모리 칩을 칩 온 웨이퍼 방식으로 패키징하기 때문에 중첩 손실이 감소하며, 고온 공정을 필요로 하지 않으므로 수율저하를 방지할 수 있다.

도 1a를 참조하면, 카메라 기능을 구비한 단말은 화소 어레이(10), 이미지 시그널 프로세서(20) 및 멀티미디어 프로세서(80)를 포함한다. 멀티미디어 프로세서(80)는 I2C(Inter-Integrated Circuit)/SPI(Serial Peripheral Interface)를 통해서 이미지 시그널 프로세서(20)를 제어하며, 이미지 시그널 프로세서(20)는 입력받은 커맨드(command)에 따라 I2C/SPI를 통해서 화소 어레이(10)를 제어한다. 화소 어레이(10)는 광 감지 소자의 2차원 어레이를 포함하고 화소 데이터로부터 아날로그 신호를 출력한다. 화소 어레이(10)로부터 출력되는 영상 신호는 패러럴 인터페이스(Parallel I/F) 또는 고속 시리얼 인터페이스(serial interface)인 MIPI(Mobile Industry Processor Interface) 를 통해서 전송된다. 이미지 시그널 프로세서(20) 역시 해당 영상 신호를 처리한 영상 정보를 멀티미디어 프로세서(80)로 패러럴 인터페이스 또는 MIPI를 통해서 전송한다. 이미지 시그널 프로세서(20)는 최근 포스트 프로세싱(Post Processing)을 위해 프레임 메모리(예를 들어, DRAM)(60)을 칩 내에 구비한다. 포스트 프로세싱(예., Still DIS, Motion DIS, CPS, Face detection, smile/blink detection, digital zoom, thumbnail 및 jpeg을 1개의 Vsync에 상응하도록 전송, image rotation 등) 처리를 위한 프레임 메모리(Frame memory)로서 예를 들어 DRAM(60)이 구비될 수 있다.
도 1b를 참조하면, 도 1a에 예시된 화소 어레이(10), 이미지 시그널 프로세서(20) 및 프레임 메모리(60)는 스택 이미지 센서 패키지로 패키징될 수 있다.
스택 이미지 센서 패키지에서 화소 어레이(도 1의 10)가 형성된 화소 어레이 다이(100)와 이미지 시그널 프로세서(도 1의 20)가 형성된 로직 다이(200)는 서로 적층되어 스택 이미지 센서(a)를 형성한다. 화소 어레이 다이(100)와 로직 다이(200)가 적층될 경우 각각의 다이를 최적화된 공정으로 제조할 수 있다. 예를 들면, 화소 어레이 다이(100)는 90nm 공정으로 로직 다이(200)는 65nm 공정으로 제조할 수 있다. 따라서, 기존의 화소 어레이와 로직을 90nm 공정 하나로 하나의 기판에 형성하던 경우 대비 다이의 면적을 약 30% 가까이 축소시킬 수 있다.
스택 이미지 센서(a)는 투광 기판(400)에 의해 지지 및 보호되고 있다. 화소 어레이 다이(100)는 2차원의 화소 어레이(10)와 화소 데이터로서 아날로그 신호를 독출하는 독출회로 트랜지스터 어레이를 포함한다. 로직 다이(200)는 화소 어레이 다이(100)에서 출력된 아날로그 신호(Vout)를 디지털 화소 데이터로 변환하고 이를 처리하는 이미지 시그널 프로세서(20), 프레임 메모리 칩(600)에 데이터를 입출력하기 위한 메모리 인터페이스 등을 포함한다. 프레임 메모리 다이(600)는 로직 다이(200) 상에 칩 온 웨이퍼 본딩(chip on wafer bonding) 방식으로 적층된다.
화소 어레이 다이(100)와 로직 다이(200)는 각각의 접속부(120, 220)를 통해 웨이퍼 투 웨이퍼 본딩((wafer to wafer bonding)으로 적층되어 스택 이미지 센서(a)를 형성할 수 있다. 도 1b 에서는 웨이퍼 투 웨이퍼 본딩으로 적층되는 경우를 예시하고 있으나 경우에 따라서는 칩 온 칩 방식으로 적층될 수도 있음은 물론이다.
접속부(120)는 입출력 패드, 입출력 비아 등일 수 있다. 도 1b에서는 접속부(120, 220)가 직접 본딩되는 경우를 예시하였으나, 화소 어레이 다이(100)의 입출력 패드 또는 입출력 비아와 로직 다이(200)의 입출력 패드 또는 입출력 비아가 일대일 대응되는 위치에 형성되지 않는 경우에는 화소 어레이 다이(100) 내에 형성된 관통 비아 및/또는 재배선을 통해서 웨이퍼 본딩될 수 있다.
로직 다이(200) 내에는 접속부(220)와 연결되고 프레임 메모리 다이(600) 및 외부와의 전기적인 접속을 위한 관통 비아(210a)가 형성되어 있으며, 관통 비아(210a)가 로직 다이(200) 일면으로 노출된다. 관통 비아(210a)는 홀(212)의 측벽에 차례대로 형성된 배리어 라이너(214), 씨드 도전막(216)과 홀(212)을 채우는 도전성 물질(218)로 이루어진다.
스택 이미지 센서(a)의 입출력을 제1 패드(530) 및 제2 패드(540)로 재분배(rerouting)하기 위한 재배선층(500)이 스택 이미지 센서 (a)의 일면에 노출된 관통 비아(210a)와 연결되도록 형성된다. 보다 구체적으로, 재배선층(500)은 로직 다이(200)의 관통 비아(210a)와 연결되고 I/O 패드 또는 비아로 기능하는 접속부(220)와 제1 패드(530) 및 제2 패드(540) 사이에 전기적 연결 관계를 재분배한다.
재배선층(500)은 층간절연막(510) 내에 형성된 배선층(524) 및 도전성 비아(526)을 포함할 수 있다. 배선층(524) 및 도전성 비아(526)는 복수 개가 다층 구조를 이룰 수 있다. 그 결과 재배선 층(500)은 2개 이상의 배선층(524) 또는 2개 이상의 도전 비아(526)가 번갈아서 적층되는 다층 구조일 수 있다.
재배선층(500) 상에는 외부 충격이나 습기로부터 보호하기 위한 패시베이션층(550)이 형성될 수 있다. 제1 패시베이션층(532)은 제1 패드(530) 및 제2 패드(540)의 에지 부분을 둘러싸며, 제1 패드(530) 및 제2 패드(540)의 상면 일부분을 노출시킬 수 있다. 패시베이션층(550)은 실리콘 질화물 또는 폴리이미드와 같은 절연 물질로 형성될 수 있다. 제1 패드(530) 및 제2 패드(540)는 W, Al, Cu 중에서 선택되는 적어도 하나의 금속을 포함할 수 있다.
도 1c는 제1 패드(530) 및 제2 패드(540)의 다양한 레이아웃을 나타낸다.
제1 패드(530)는 메모리 다이(600)에 신호를 입출력하기 위한 패드로 스택 이미지 센서 (a)의 중앙부(30)에 형성된다. 제1 패드(530)는 마이크로범프 패드일 수 있다. 마이크로 범프(670)용 솔더링의 크기는 5~10㎛이다. 따라서, 제1 패드(530)는 이에 상응하는 크기이어야 한다.
제2 패드(540)는 스택 이미지 센서(a)의 최종 출력을 입출력하기 위한 패드로 스택 이미지 센서(a)의 일면의 주위 영역(40)을 따라 형성된다. 제2 패드(540)는 일렬로 주위 영역(40)을 따라서 배열되거나(A), 주위 영역(40)을 따라 서로 어긋나게 배열되거나(B), 복수열로 주위 영역(40)을 따라서 배열되거나(C), 복수열이 서로 어긋나게 배열(D)될 수도 있다. 다수의 제2 패드(540)가 솔더 볼 패드일 경우 제2 패드(540)는 적어도 60㎛ 이상의 피치를 가지는 것이 바람직하다. 도 1b는 도 1c의 A 레이아웃의 A-A'선을 따라 자른 단면도이다.
다시 도 1b를 참조하면, 제1 패드(530)는 메모리 다이(600)가 메모리 칩(다이) 온 웨이퍼에 가장 적합한 플립칩 패키징(Flip-chip packaging, 혹은 범프 패키징) 방식으로 패키징 될 수 있도록 한다. 플립칩 패키징은 배선으로 와이어를 이용하는 와이어 본딩 패키징과는 달리, 배선으로 메모리 다이(600) 표면에 있는 도전성 마이크로 범프(670)를 이용하고 있다. 메모리 다이(600) 표면에 형성된 마이크로 범프(670)가 뒤집어져서 제1 패드(530)와 연결되게 된다. 제1 패드(530) 및 메모리 다이(600)의 패드(630) 상에는 각각 도전성 마이크로 범프(670)와의 접착력을 강화시키기 위한 UBM(Under Bump Metallurgy)(560, 660)이 형성되어 있다.
이와 같은 패키징 결과 화소 어레이 다이(100)와 로직 다이(200)가 웨이퍼 투 웨이퍼 본딩에 의해 웨이퍼 레벨로 적층된다. 따라서 화소 어레이 다이(100)와 로직 다이(200) 사이에는 웨이퍼 본딩 인터페이스(WBI)가 존재하게 된다. 이들 스택 이미지 센서(a)는 투광 기판(400)에 의해 지지 및 보호되며, 메모리 다이(600)는 스택 이미지 센서(a) 내에 형성된 관통 비아(210a)와 스택 이미지 센서(a) 상에 형성된 재배선(500)을 통해서 칩 온 웨이퍼 방식으로 실장된다. 그 결과 이미지 센서 패키지의 상면에 칩 온 웨이퍼 방식으로 실장된 메모리 다이(600)가 존재하고 PCB 기판과의 전기적 접속을 위한 외부 접속기들 (570) 사이에 메모리 다이(600)가 존재한다. 외부 접속기(570)의 높이(H2)는 실장된 메모리 다이(600)의 높이(H1)보다 높아야 PCB 기판과의 접속이 원활할 수 있다.
일 실시예에 따른 이미지 센서는 도 1b에 예시되어 있는 바와 같이 후면 조사형(BSI, Back-Side Illumination) 이미지 센서일 수 있다. 후면 조사형 이미지 센서는 화소 어레이 다이(100)를 형성할 때, 웨이퍼 내에 광 감지 소자(54)를 제조하고 독출 회로를 구성하는 트랜지스터 어레이를 포함하는 배선층(106)을 형성한 후, 웨이퍼를 반전시켜 후면 측의 웨이퍼를 연마하여 얇게하여 형성한다. 그 후에 광 감지 소자(54)의 상면에 컬러 필터(310)와 마이크로렌즈(320)를 형성한다. 즉, 빛이 입사되는 방향을 기준으로 배선층(106)이 광 감지 소자(54)의 후면에 위치한다. 따라서, 광 감지 소자(54)와 마이크로렌즈(320)간의 거리가 짧아지고 입사되는 빛(Light)이 배선층(106)에 의해 장애를 받지 않고 바로 광 감지 소자(54)로 입사되기 때문에 광 감지 소자(54)의 수광 효율 및 광 감도를 향상시킬 수 있다.
도 2a 내지 도 2h는 도 1a 내지 도 1c를 참조하여 설명한 일 실시예에 따른 스택 이미지 센서 패키징 방법을 설명하는 도면들이다.
도 2a를 참조하면, 먼저 화소 어레이 웨이퍼(100a)를 준비한다. 화소 어레이 웨이퍼(100a)는 도시된 A 및 B의 구성을 가질 수 있다.
A는 광 감지 소자 어레이 및 트랜지스터 어레이가 한 웨이퍼에 집적된 경우를 나타낸다. 광 감지 소자 어레이를 구성하는 각 화소는 트랜지스터 어레이(52) 및 광 감지 소자(54)를 포함할 수 있다. 광 감지 소자(54)는 광을 흡수하고 흡수된 광을 전기 신호로 변환할 수 있다. 광 감지 소자(54)는 실리콘 기판에 형성된 무기 광 감지소자 뿐만 아니라 특정 파장의 광을 선택적으로 흡수하는 유기 광 감지 소자, 또는 포토게이트 등 다양한 광 감지 소자로 이루어질 수 있다. 광 감지 소자(54)는 전송 게이트(58)에 결합되고, 전송 게이트(58)는 광 감지 소자(54)를 화소(36)의 나머지 제어 회로(트랜지스터 어레이)(52)에 선택적으로 접속한다. 전송 게이트(58)는 리셋 게이트(56) 및 소스 팔로워(SF) 게이트(60)에 결합된다. 리셋 게이트(56) 및 SF 게이트(60)는 2개의 게이트를 기준 전압원(Vdd)(66)에 접속시키는 기준 전압 노드(64)에 결합된다. 행 선택 게이트(62)는 화소(36)을 위한 행 선택 라인(48)에 결합된다. 전하 스토리지 컴포넌트(68)를 포함하는 플로팅 확산 노드(63)는 전송 게이트(58)와 리셋 게이트(56) 및 SF 게이트(60) 사이에 결합될 수 있다.
B는 화소 어레이 웨이퍼(100a)가 웨이퍼 본딩으로 적층된 두 개의 웨이퍼(101a, 101b)를 포함하는 경우를 나타낸다. 광 감지 소자 어레이 웨이퍼 (101a)와 트랜지스터 어레이 웨이퍼(101b)가 적층되어 화소 어레이 웨이퍼(100a)를 구성한다. 이와 같이 적층함으로써 종래와 동일 집적도로 형성할 경우에는 이미지 센서 모듈의 소형화를 이룰 수 있고, 종래와 동일 크기로 형성할 경우에는 이미지 센서 모듈을 고집적화할 수 있다.
화소 어레이 웨이퍼(100a)의 제1 표면(103)에는 열 출력(Vout) 값을 로직 웨이퍼(200a)으로 전달하기 위한 화소 웨이퍼 접속부(120)를 제1 표면(103)에 포함한다. 접속부(120)는 I/O를 위한 패드 또는 비아일 수 있다.
도 2b를 참조하면, 화소 어레이 웨이퍼(100a) 위에 적층될 로직 웨이퍼(200a)를 준비한다. 로직 웨이퍼(200a)와 대응하는 화소 어레이 웨이퍼(100a)는 각각 복수의 다이들(111~119)을 포함한다. 다이들(111~119)은 예시적으로 표시한 것이다.
로직 웨이퍼(200a)는 접속부(220)와 미들 관통 비아(middle through via)(210)를 포함한다. 접속부(220)는 I/O를 위한 패드 또는 비아일 수 있다.
미들 관통 비아(210)는 이후에 로직 웨이퍼(200a)의 접속부(220)의 전기적 신호를 재분배하기 위한 재배선층과의 연결을 위해서 형성한다. 미들이라는 용어를 사용한 이유는 아직은 로직 웨이퍼(200a)를 관통한 상태가 아니나 이후 연마 공정을 통해 관통 비아로 완성되기 때문이다.
미들 관통 비아(210)는 심층 반응성 이온 식각(Deep Reactive Ion Etching) 또는 레이저 드릴링 동작에 의해 형성할 수 있다. 심층 반응성 이온 식각은 레이저 가공법에 비해 보다 매끈하고 직각에 가까운 가공면을 갖는 홀(212)를 로직 웨이퍼(200a) 내에 형성할 수 있다. 심층 반응성 이온 식각 방법은 플루오르(F) 성분이 들어있는 SF4, SF6, CF4 등의 가스를 산소 가스와 혼합하여 여기에서 분해된 플루오르 가스(F2)와 실리콘 (Si)의 반응을 통해 SiF4를 형성함으로써 실리콘 웨이퍼를 식각해내는 방법이다. 이를 위해서는 실리콘 웨이퍼에 먼저 메탈 마스크와 같은 하드 마스크나 포토레지스트와 같은 소프트 마스크를 사용하여 실리콘 웨이퍼에 식각이 될 부분을 선택한다. 즉 포토 레지스트를 노광 공정을 통해 패터닝한 다음, 포토레지스트가 형성된 부분은 플루오르 가스가 접촉하지 않으므로 식각이 되지 않고, 포토레지스트가 오픈된 부분은 플루오르 가스가 실리콘 웨이퍼와 반응하여 실리콘이 식각된다. 이후 마스크를 제거하면 종횡비(aspect ratio)가 1:10 이상의 비교적 큰 홀(212)을 형성할 수 있다.
홀(212)을 형성한 후 배리어 라이너(214), 씨드 도전막(216)을 차례대로 형성한 후, 홀(212)을 도전성 물질(218)으로 채워서 미들 관통 비아(210)를 형성한다. 배리어 라이너(214)는 산화물, 질화물, 탄화물 등을 CVD 방법으로 증착하여 형성할 수 있다. 씨드 도전막(216)은 Ti, TiN, Ta, TaN, Ru, Co, Mn, WN, Ni, 및 NiB 등을 스퍼터링하여 형성할 수 있다. 도전성 물질(218)은 Cu, CuSn, CuMg, CuNi, CuZn, CuPd, CuAu, CuRe, CuW 등의 Cu 합금, W, W 합금, Ni, Ru 및 Co 중에서 선택되는 적어도 하나의 물질을 전해 도금 또는 PVD와 같은 기타 금속 증착 방법으로 형성할 수 있다.
도 2c를 참조하면, 화소 어레이 웨이퍼(100a)와 로직 웨이퍼(200a)를 적층하여 적층 웨이퍼(SW)를 형성한다.
화소 어레이 웨이퍼(100a)와 로직 웨이퍼(200a)의 적층은 웨이퍼 투 웨이퍼 본딩으로 수행될 수 있다. 웨이퍼 투 웨이퍼 본딩은 직접 본딩, 혼성 본딩 등 다양한 방법으로 이루어질 수 있다. 예를 들면 질화물 본딩, 금속 본딩, 산화물 본딩 등 다양한 방법으로 구현할 수 있다. 웨이퍼 본딩 결과 화소 어레이 웨이퍼(100)와 로직 웨이퍼(200) 사이에 웨이퍼 본딩 인터페이스(WBI)가 존재하게 된다.
이어서 광 감지 소자 어레이 영역(SAR)에 컬러필터 어레이(310)와 마이크로렌즈(320)를 형성한다. 컬러필터 어레이(310)는 광 스펙트럼을 대응하는 광 감지소자(도 2a의 54)로 선택적으로 전달한다. 컬러필터 어레이(310)는 통상적인 베이어 패턴뿐만 아니라 이미지 센서의 구조에 따라 다양한 형태로 변형되어 형성될 수 있다. 마이크로렌즈(320)는 입사 광을 컬러필터 어레이(310)를 통해 광 감지소자(54)로 포커싱한다. 광 감지소자(54)를 실리콘 기판에 형성하는 무기 포토다이오드가 아니라 특정 파장의 광을 선택적으로 흡수하는 유기광전변환층을 이용하여 형성할 경우에는 컬러필터 어레이(310)는 생략될 수도 있다.
이어서, 마이크로렌즈(320) 위에 본딩층(330)을 형성한 후, 투광 웨이퍼(400a)를 본딩한다. 본딩층(330)은 탄성을 가진 투명 재료로 형성할 수 있다. 본딩층(330)은 영구 본딩 재료 또는 임시 본딩 재료로 형성할 수 있다. 투광 웨이퍼(400a)를 부착하여 외부환경과 차단하여 미세 파티클에 의한 마이크로렌즈(320)의 오염을 차단하는 기능을 채용할 경우에는 본딩층(330)은 영구 본딩 재료로 형성할 수 있다. 임시 본딩 재료를 사용하는 경우는 이하 다른 실시예에서 보다 자세히 설명하도록 한다. 투광 웨이퍼(400a)에는 적외선 차단층이 이미 코팅되어 있거나 후속 공정에 의해 적외선 차단층을 형성할 수도 있다. 후속 공정에 의해 적외선 차단층을 형성할 경우에는 다이싱하기 전에 형성할 수 있다. 투광 웨이퍼(400a)는 200~350 ㎛ 정도의 두께를 갖는 글라스 웨이퍼를 사용할 수 있으며, 화소 어레이 웨이퍼(100a) 및 로직 웨이퍼(200a)와 동일한 크기를 갖는다. 따라서 투광 웨이퍼(400a)는 후속 공정(예., 연마 공정)에서 화소 어레이 웨이퍼(100a)와 로직 웨이퍼(200a)에 기계적 지지를 제공할 수 있다.
도 2d를 참고하면, 투광 웨이퍼(400a)를 기계적 지지체로 하여 로직 웨이퍼(200a)를 연마하여 박형화한다. 로직 웨이퍼(200a)의 박형화는 적어도 미들 관통 비아(210)의 바닥 부분이 노출되도록 로직 웨이퍼(200a)가 충분히 얇아지는 지점까지 진행할 수 있다. 이미지 센서의 구동에 무리가 없다면 충분히 얇아지는 지점까지 연마를 진행할 수 있다. 화소 어레이 웨이퍼(100a)의 두께가 약 30㎛ 이하의 두께, 아주 얇을 경우에는 3~5㎛ 두께이므로, 로직 웨이퍼(200a)의 경우에도 약 600~700㎛ 두께에서 연마 공정을 통하여 약 100㎛ 이하의 두께로 박형화할 수 있다. 이로써 로직 웨이퍼(200a)를 관통하는 관통 비아(210a)가 완성된다.
도 2e를 참조하면, 스택 웨이퍼(SW)의 일면에 형성되어 스택 웨이퍼(SW)의 입출력을 재분배하기 위한 재배선층(500)을 형성한다.
재배선층(500)의 상면에는 제1 패드(530)와 제2 패드(540)를 포함한다. 제1 패드(530)는 메모리 다이에 신호를 입출력하기 위한 패드이고, 제2 패드(540)는 이미지 센서의 최종 출력을 입출력하기 위한 패드이다. 제1 패드(530)는 마이크로범프 패드일 수 있다. 제2 패드(540)는 솔더 볼 패드 또는 구리 필라 패드일 수 있다.
재배선층(500)은 층간절연막(510) 내에 형성된 배선층(524) 및 도전성 비아(526)을 포함할 수 있다. 배선층(524) 및 도전성 비아(526)는 배선용 배리어층 및 배선용 금속층으로 이루어질 수 있다. 상기 배선용 배리어층은 Ti, TiN, Ta, 또는 TaN 중에서 선택되는 적어도 하나의 물질을 포함할 수 있다. 상기 배선용 금속층은 W, Al, 또는 Cu 중에서 선택되는 적어도 하나의 금속을 포함할 수 있다. 배선층(524) 및 도전성 비아(526)는 서로 동일한 재료로 구성될 수 있다. 또는 배선층(524) 및 도전성 비아(526) 중 적어도 일부가 서로 다른 재료를 포함하도록 구성될 수도 있다. 배선층(524) 및 도전성 비아(526)는 복수 개가 다층 구조를 이룰 수 있다. 재배선층(500)은 2개 이상의 배선층(524) 또는 2개 이상의 도전성 비아(526)가 번갈아서 적층되는 다층 구조일 수 있다.
재배선층(500) 상에는 외부 충격이나 습기로부터 보호하기 위한 패시베이션층(550)이 형성될 수 있다. 제1 패시베이션층(532)은 제1 패드(530) 및 제2 패드(540)의 에지 부분을 둘러싸며, 제1 패드(530) 및 제2 패드(540)의 상면 일부분을 노출시킬 수 있다. 패시베이션층(550)은 실리콘 질화물 또는 폴리이미드와 같은 절연 물질로 형성될 수 있다. 제1 패드(530) 및 제2 패드(540)는 W, Al, Cu 중에서 선택되는 적어도 하나의 금속을 포함할 수 있다.
도 2f를 참고하면, 외부 접속기(570)를 형성하고, 메모리 다이(600)를 칩(다이) 온 웨이퍼(Chip On Wafer) 방식으로 실장한다. 제1 패드(530) 및 메모리 다이의 패드(630) 상에는 각각 도전성 범프(670)와의 접착력을 강화시키기 위한 UBM(Under Bump Metallurgy)(560, 660)이 형성되어 있다. UBM(560, 660)은 Ni/Au 도금층으로 형성할 수 있다. UBM(560, 660)은 증발(evaporation)법 또는 스퍼터링(sputtering)법 등을 이용한 금속막 증착과 폴리머를 이용한 패터닝을 통해 형성한다. 폴리머를 이용한 패터닝은 액상의 폴리머를 도포한 후 리소그라피 공정에 의해 패터닝하거나 드라이 필름으로 건조시키는 방식으로 진행할 수 있다. 도전성 범프(670)의 재료로는 제1 패드(530) 및 메모리 칩의 패드(630)을 전기적으로 연결할 수 있으면서 기계적으로도 안정적인 부착을 이룰 수 있는 Ni 및 Au 등의 재료를 사용할 수 있다. 도전성 범프(670)는 증발(evaporation)법, 전기도금(electroplating)법, 무전해 도금(electroless plating)법, 스텐실 프린팅(stencil printing)법, 제트 프린팅(jet printing)법, 또는, 픽 엔 플레이스(pick & place)법 등의 방법으로 형성한다. 메모리 다이(600)의 측면에는 언더 필(680)이 형성된다.
외부 접속기(570)는 제2 패드(540)와 연결되어 스택 웨이퍼 (SW) 및 메모리 다이(600)를 외부(예., PCB)와 전기적으로 접속하기 위한 것이다.
제2 패드(540)과 접속하는 외부 접속기(570)는 솔더 볼로 형성될 수 있으나, 구리 필라와 같은 전도성 필라가 적용될 수도 있다. 컬럼, 필라, 볼 등이 외부 접속기(570)에 대한 모든 가능한 형상일 수 있다. 외부 접속기(570)를 솔더 볼로 형성할 경우 솔더 페이스트를 도포하고 솔더 볼을 형성화하는 열 리플로우를 수행함으로서 형성할 수 있다. 솔더 볼로는 Sn/Pb, Sn/Ag, Sn/Ag/Cu 등의 솔더 볼이 사용될 수 있다. 제2 패드(540) 상에는 외부 접속기(570)와의 접착력을 강화시키기 위한 UBM(미도시)이 형성되어 있을 수 있다. 구리 필라를 적용할 경우에는 솔더로 인한 스트레스가 웨이퍼에 가해지지 않는 장점이 있을 수 있다.
도 2g를 참조하면, 투광 웨이퍼(400a)의 배면에 웨이퍼 장착 테이프(700)를 부착한다. 웨이퍼 장착 테이프(700)는 적어도 100 ㎛ 이상의 두꺼운 것을 사용한다. 이어서, 각 단위영역별로 형성된 이미지 센서 패키지를 분리하기 위해 절단공정을 수행한다. 투광 웨이퍼(400a)는 각 단위 영역으로 완전히 절단되며, 바람직하게는 웨이퍼 장착테이프(700)의 내부까지 절단되어 투광 웨이퍼(400a)의 측벽이 완전히 노출되도록 한다. 일반적인 다이싱 장비를 사용하며 블레이드는 실리콘 및 글라스 등을 동시에 효과적으로 절단할 수 있는 블레이드를 선정하고 최적의 다이싱 공정 조건을 선택한다.
도 2h를 참조하면, 웨이퍼 장착 테이프(700)를 제거하고 완성된 스택 이미지 센서 패키지를 분리한다.
도 2a 내지 도 2h를 참조하여 설명한 패키징 방법에 따르면, 화소 어레이 웨이퍼와 로직 웨이퍼를 웨이퍼 투 웨이퍼 본딩 방식으로 적층함으로써 종래의 이미지 센서들에 비해 전체 다이/모듈의 크기는 감소시킬 수 있는 장점을 유지할 수 있다. 이와 같은 장점은 유지하면서도 메모리는 다이 단위로 선별하여 칩(다이) 온 웨이퍼 방식으로 패키징하기 때문에 이미지 센서의 세대 전환에 따른 사이즈 또는 용량 변화의 영향을 받지 않고 원하는 용량 및 원하는 사이즈의 메모리를 이미지 센서에 패키지 할 수 있다.
종래와 같이 이미지 센서 웨이퍼에 메모리 웨이퍼를 웨이퍼 투 웨이퍼 본딩 방식으로 적층하면 이미지 센서와 메모리 다이의 사이즈가 동일해지므로, 용량이 작은 메모리 소자를 크게 형성할 수 밖에 없어서 총 다이의 수가 따로 형성할 경우 대비 감소할 수 밖에 없다. 구체적인 수치로 예를 들면, 현재 제조하고 있는 고해상도 이미지 센서의 프레임 메모리인 DRAM은 약 2기가 바이트의 용량으로 DRAM 단일 다이의 크기는 매우 작다. 그런데, 이 DRAM을 웨이퍼 투 웨이퍼 본딩 방식으로 적층하면 동일 웨이퍼 기준으로 생산 가능한 다이의 수가 4000개에서 1500개로 감소한다. 따라서, 본 개시에 따르면 동일 웨이퍼 기준으로 생산 가능한 총 다이의 최대 개수(예., 4000개)를 모두 패키징에 사용할 수 있다.
또한, 스택 이미지 센서 웨이퍼와 메모리 웨이퍼를 웨이퍼 본딩 방식으로 적층하면 스택 이미지 센서 웨이퍼와 메모리 웨이퍼 둘 중에 하나라도 불량 웨이퍼일 경우 불량으로 처리되므로 중첩 수율 손실이 발생하며, 웨이퍼 본딩시 행해지는 350 ℃ 이상의 고온 공정을 수 회 처리해야 하므로 메모리의 수율이 저하될 수 있다. 따라서, 본 개시에 따르면, 메모리 다이 중 불량 다이만 칩(다이) 온 웨이퍼 패키지에서 제외하면 되므로 중첩 수율 손실을 줄일 수 있으며, 칩(다이) 온 웨이퍼 공정은 최대 230 ℃ 내외 온도에서 10초 이내의 공정으로 진행할 수 있기 때문에 열 공정에 취약한 메모리의 특성 저하를 방지할 수 있다.
도 3은 다른 실시예에 따른 스택 이미지 센서 패키지의 단면도이다. 도 3을 참조하면, 다른 실시예에 따른 이미지 센서는 표면 조사형(FSI, Front Side Illumination) 이미지 센서로 구현될 수 있다. 도 1a 내지 도 2h에 도시된 후면 조사형 이미지 센서와 여러 요소가 실질적으로 동일하고, 동일 참조 번호는 동일 구성요소를 지칭한다.
도 3을 참조하면, 화소 어레이 웨이퍼(100)와 로직 웨이퍼(200)가 웨이퍼 투 웨이퍼 본딩으로 적층되어 스택 이미지 센서를 형성한다. 스택 이미지 센서는 투광 웨이퍼(400)에 의해 지지 및 보호되고 있다. 표면 조사형 이미지 센서의 경우에는 도 1b에 예시된 실시예와 달리 웨이퍼 내에 광 감지 소자(54) 및 독출회로를 구성하는 트랜지스터 어레이를 포함하는 배선층(106)을 차례대로 형성한 후, 배선층(106) 상에 컬러필터 어레이(310)와 마이크로렌즈(320)가 형성된다. 표면 조사형을 적용할 경우에는 화소 어레이 다이(100)의 입출력 패드(120)가 로직 다이(200)의 입출력 패드(220)와 마주보는 위치에 존재하지 않을 수 있다. 그러므로 화소 어레이 다이(100)의 입출력 패드(120)를 로직 다이(200)의 입출력 패드(220)와 전기적으로 연결하기 위한 관통 비아(110a)를 화소 어레이 다이(100) 내에 더 포함할 수 있다. 표면 조사형의 경우에는 빛(light)이 입사되는 방향을 기준으로 배선층(106)이 광 감지 소자(54)의 위에 위치하기는 하나, 웨이퍼 연마와 같은 공정을 필요로 하지 않는다는 장점이 여전히 존재한다.
도 4a 및 도 4b는 본 발명의 또 다른 실시예에 따른 제조방법 및 이에 의해 제조된 스택 이미지 센서 패키지를 나타내는 단면도들이다.
도 4a를 참조하면, 투광 웨이퍼(400a)를 본딩하기 전에 투광 웨이퍼(400a)의 일면에 격벽(450)을 형성한다. 격벽(450)은 감광성 접착 패턴 또는 이방성 도전막 패턴으로 형성할 수 있다. 격벽(450)은 이미지 센싱 영역을 보호하는 일종의 준밀폐 패키지(semi-hermetic package) 형태를 구현하기 위함이다. 격벽(450)의 높이는 마이크로렌즈(320)의 높이보다 높게 형성한다. 격벽(450)을 감광성 접착 패턴으로 형성할 경우에는 대표적인 감광성 폴리머 재료인 벤조시클로부텐(BCB) 재료를 사용할 수 있다. 즉, 투광 웨이퍼(400a) 상에 스핀 코팅 공정을 이용하여 BCB 재료를 코팅한 후 마스크 및 리쏘그라피 공정을 이용하여 격자 구조의 격벽(450)을 형성할 수 있다. 격벽(450)을 이방성 전도성 필름을 사용하여 형성할 경우에는 마이크로렌즈(320)가 형성된 이미지 센싱을 위한 소자 어레이 영역(SAR)에 대응하는 부분이 펀칭 공정에 의해 제거되어 사각형 띠 모양을 나타내는 ACF를 사용하여 형성할 수 있다.
이어서, 투광 웨이퍼(400a)를 스택 웨이퍼(SW)와 부착한다. 격벽(450)이 감광성 접착 패턴인 경우에는 투광 웨이퍼(400a)와 스택 웨이퍼(SW)를 정렬한 후 소정의 열과 압력을 가하여 열압착함으로써 투광 웨이퍼(400a)를 스택 웨이퍼(SW)에 본딩할 수 있다. 이 때, 감광성 접착 패턴으로 구성된 격벽(450)이 열압착으로 부착된다. 격벽(450)을 ACF로 형성하는 경우에는, 펀칭 공정이 수행된 ACF를 투광 웨이퍼(400a)와 스택 웨이퍼(SW) 사이에 정렬한 후 열압착 또는 초음파접속할 수 있다.
이후 재배선층(500)을 형성하고, 외부 접속기(570)를 형성하고, 메모리 다이(600)을 실장하고, 다이싱하는 공정은 도 2e 내지 도 2h를 참조하여 설명한 방법과 동일하게 실시하여 도 4b에 도시되어 있는 바와 같은 스택 이미지 센서 패키지를 완성할 수 있다. 도 4b에 예시되어 있는 스택 이미지 센서 패키지에는 격벽(450)에 의해 정의된 에어 갭(460)이 형성된다. 에어 갭(460)은 격벽(450)에 의해 마이크로렌즈(320)와 투광 기판(400) 사이에 형성된다. 따라서, 마이크로렌즈(320)와 투광 기판(400) 사이에 굴절율이 다른 물질(예., 영구 본딩 물질)이 존재하여 수광 효율이 감소하는 것을 방지할 수 있다.
도 5는 또 다른 실시예에 따른 스택 이미지 센서 패키지의 단면도이다. 도 5를 참조하면, 또 다른 실시예는 다수의 메모리 다이(600a, 600b)를 포함한다. 제1 메모리 다이(600a) 및 제2 메모리 다이(600b)는 관통 비아(610)를 통해 서로 연결되며 적층된 메모리 다이들(600a, 600b)은 오버몰딩(690)에 의해서 보호되는 형태로 적층되어 실장될 수 있다.
적층 메모리 다이로 구성할 경우 화소 어레이의 절반은 제1 메모리 다이(600a)로 나머지 절반은 제2 메모리 다이(600b)에 저장하는 방식을 적용하여 데이터 전송 레이트를 증가시킬 수 있다.
다른 대안으로는 제1 메모리 다이(600a)는 화상 데이터를 저장하는 화상 데이터 영역으로 제2 메모리 다이(600b)는 결함 화소 정보를 저장하는 결함 정보 영역으로 사용될 수 있다.
도 5에는 다수의 메모리 다이(600a, 600b)가 적층되어 실장된 경우를 예시하고 있으나, 다이 사이즈가 허락한다면 동일 평면상에 나란히 복수개 실장될 수도 있음은 물론이다.
도 6은 또 다른 실시예에 따른 스택 이미지 센서 패키지의 단면도를 나타낸다.
도 6에 도시된 스택 이미지 센서 패키지를 제조하기 위해서는 투광 웨이퍼(400a)와 스택 웨이퍼(SW)를 본딩하는 본딩 재료(도 2c의 330 참조)로 임시 본딩 재료를 사용할 수 있다. 임시 본딩 재료를 적용한 후 도 2d 내지 도 2f를 참조하여 설명한 공정을 차례대로 진행한다. 이때 투광 웨이퍼(400a)는 연마 공정 등에서의 기계적 지지 용도로만 적용된다. 임시 본딩 재료는 반도체 공정에 사용되는 열 박리(heat release) 접착제일 수 있다. 따라서, 메모리 다이(600)의 실장과 외부 접속기(570)의 형성이 완료된 후에 임계 온도 이상의 열의 적용에 의해 임시 본딩 재료를 박리하여 투광 웨이퍼(400a)를 스택 웨이퍼(SW)로부터 박리한다. 다른 임시 본딩 재료로는 UV 박리 가능한 접착제 및 화학적 이형제를 사용할 수 있다. 이들은 웨이퍼에 스핀온되는 액체로서 적용되거나 막으로서 적용되거나 또는 테이프 재료로서 제공될 수 있다. 또 다른 임시 본딩 재료로는 감압 박리 본딩 재료를 사용할 수 있다. 감압 박리 본딩 재료는 박리 단계가 수행될 때 본딩 재료가 접착 특성에서 비접착 특성으로 전환되어 박리를 가능하게 할 수 있다.
이와 같이 투광 웨이퍼(400a)를 제거한 후, 다이싱 공정을 진행한다. 도 6에 예시되어 있는 바와 같이 스택 이미지 센서 패키지에 투광 기판(400)이 없기 때문에 투광 기판(400)이 이미지 센서의 광학적 성능에 영향을 미치는 것을 방지할 수 있다. 또한, 투광 기판(400)과 스택 이미지 센서(a)의 열팽창 계수(CTE: Coefficient of Thermal Expansion) 미스매치로 인하여 스택 이미지 센서(a)가 뒤틀림(warpage)거나 휘는(bowing) 것을 방지할 수 있다.
경우에 따라서는 마이크로렌즈(320)의 보호를 위한 보호층(340)이 마이크로렌즈(320) 상면에 형성되어 있을 수 있다. 보호층(340)은 코팅 공정으로 형성할 수 있으며 공정 중 파티클 오염으로부터 보호하기 위하여 발수성(water repellency) 및 발유성(oil repellecy)의 특성을 가질 수 있다.
투광 기판(400)이 적외선 차단층이 코팅되어 적외선 컬러필터 기능을 수행한 경우, 투광 기판(400)를 제거하였기 때문에 이를 보완할 필요가 있을 수 있다. 이 경우 도 6에 예시되어 있는 바와 같이 광 감지 소자 구조가 적외선 컬러 필터의 기능을 수행하는 유기 광 감지 소자(OPD)를 포함하도록 일부 변형할 수 있다. 구체적으로, 화소 어레이 다이(100) 내에 다수의 광 감지 소자(PD) 어레이가 형성되고 그 위에 컬러 필터(CF) 어레이가 적층되고 마이크로 렌즈(320)와 컬러 필터(CF) 어레이 사이에 적외선을 선택적으로 흡수하는 유기 광 감지 소자(OPD)를 형성할 수 있다. 유기 광 감지 소자(OPD)는 유기 광전 변환층(135)과 유기 광전 변환층(135)의 양면에 각각 형성된 제1 전극(133)과 제2 전극(135)을 포함한다. 제2 전극(135)은 관통 비아(170)를 통해 플로팅 영역 또는 스토리지 영역(180)으로 연결된다.
도 7은 일 실시예에 따른 스택 이미지 센서 패키지를 적용한 이미지 센서 모듈을 개략적으로 나타낸 단면도이다.
도 7을 참조하면, 도 1b에 예시된 스택 이미지 센서 패키지를 인쇄회로기판 또는 FPC등의 회로기판(800) 상에 탑재한 후, 렌즈(900)가 삽입된 렌즈 홀더(910)를 스택 이미지 센서 패키지 상에 접착제(도시안됨)를 사용하여 직접 장착한다. 따라서 스택 이미지 센서 패키지를 구성하는 스택 이미지 센서(a)와 렌즈 홀더의 크기(예., 가로, 세로 폭)를 동일하게 형성할 수 있어서 경박단소화에 유리하다.
도 7에서는 도 1b에 예시된 스택 이미지 센서 패키지를 모듈화한 것을 도시하고 있지만, 도 3 내지 도 6b에 스택 이미지 센서 패키지도 모두 도 7과 동일한 방식으로 모듈화될 수 있다.
도 1a 내지 도 6을 참조하여 설명한 스택 이미지 센서 패키지를 모듈화할 경우 렌즈(900) 하부에 화소 어레이 다이(100), 로직 다이(200) 및 메모리 다이(600)가 차례대로 위치하게 된다. 또한 화소 어레이 다이(100), 로직 다이(200) 및 메모리 다이(600)를 회로 기판(800)과 전기적으로 접속하는 외부 접속기(570)가 메모리 다이(600)와 동일 평면(예., 재배선층(500))상에 위치하게 된다. 또한 메모리 다이(600)는 외부 접속기들(570) 사이에 놓여지게 된다.
이상에서 본 발명의 실시예들에 대하여 상세하게 설명하였지만 본 발명의 권리 범위는 이에 한정되는 것은 아니고 다음의 청구 범위에서 정의하고 있는 본 발명의 기본 개념을 이용한 당업자의 여러 변형 및 개량 형태 또한 본 발명의 권리 범위에 속하는 것이다.

- 화소 어레이 다이 및 로직 다이가 적층된 스택 이미지 센서;
상기 스택 이미지 센서의 일면에 형성되어 상기 스택 이미지 센서의 입출력을 재분배하고 제1 패드 및 제2 패드를 포함하는 재배선층;
상기 재배선층의 상기 제1 패드와 연결되어 상기 스택 이미지 센서 상에 위치하는 메모리 다이; 및
상기 제2 패드와 연결되고 상기 메모리 다이와 상기 스택 이미지 센서를 외부와 전기적으로 접속하며 사이에 상기 메모리 다이가 위치하는 외부 접속기들을 포함하는 스택 이미지 센서 패키지. - 제1 항에서,
상기 화소 어레이 다이 및 상기 로직 다이 사이에는 웨이퍼 본딩 인터페이스가 존재하는 스택 이미지 센서 패키지. - 제1 항에서,
