Abstract
열적 화학기상증착법(thermal CVD)을 이용하여 wurtzite 결정 구조를 가지는 금속 산화물 반도체의 성장 결정면을 제어하는 방법이 개시된다. 개시된 금속 산화물 반도체의 성장 결정면을 제어하는 방법에 있어서, 금속 산화물 반도체의 극성면의 표면 에너지를 감소시키는 열분해 물질을 포함하는 소스 물질을 이용하여 상기 금속 산화물 반도체를 비극성 방향으로 성장시킴으로써 성장 결정면을 제어한다.
Description
금속 산화물 반도체의 성장 결정면을 제어하는 방법 및 제어된 성장 결정면을 가지는 금속 산화물 반도체 구조물에 관한 것이다.
ZnO은 금속 산화물 반도체로서, 반도체 특성, 압전 특성, 우수한 투명성(transparency) 및 생체 적합성(biocompatibility) 등을 가지고 있어 다양한 분야에서 많은 연구가 이루어지고 있다. 그리고, ZnO은 3.3eV의 넓은 에너지 밴드갭과 60meV의 높은 엑시톤 결합 에너지(exciton binding energy)을 가지고 있기 때문에 센서, 발광 소자, 태양전지, 에너지 하베스팅 소자 등과 같이 다양한 광 응용분야 및 전자 소자 분야 등에서 각광을 받고 있다. 하지만, ZnO의 광물리적 특성들(photophysical properties) 및 전기적 특성들은 ZnO의 극성(polarity)에 크게 영향을 받는 것을 알려져 있다. 특히 극성에 의한 내부장(internal field)은 전자-정공(electron-hole 재결합의 속도, 시간, 효율 등에 영향을 주기 때문에 ZnO을 광소자 분야에 응용하기 위해서는 극성을 제어할 필요가 있다.
본 발명의 일 실시예는 금속 산화물 반도체 와이어의 성장 결정면을 제어하는 방법 및 제어된 성장 결정면을 가지는 금속 산화물 반도체 구조물을 제공한다.
본 발명의 일 측면에 있어서,
열적 화학기상증착법(thermal CVD)을 이용하여 wurtzite 결정 구조를 가지는 금속 산화물 반도체의 성장 결정면을 제어하는 방법에 있어서,
상기 금속 산화물 반도체의 극성면(polar plane)의 표면 에너지를 감소시키는 열분해 물질을 포함하는 소스 물질을 이용하여 상기 금속 산화물 반도체를 비극성 방향(non-polar direction)으로 성장시킴으로써 성장 결정면을 제어하는 금속 산화물 반도체의 성장 결정면 제어방법이 제공된다.
상기 열분해 물질의 함량에 따라 상기 성장 결정면이 제어될 수 있다.
상기 금속 산화물 반도체는 예를 들면, ZnO 등과 같은 Ⅱ-Ⅵ족 금속 산화물 반도체를 포함할 수 있다.
상기 소스 물질은 ZnO, graphite 및 상기 열분해 물질을 포함할 수 있으며, 이 경우 ZnO 와이어가 비극성 방향으로 성장 형성될 수 있다. 상기 열분해 물질은 상기 ZnO의 성장 온도 이하에서 열분해가 될 수 있다. 상기 ZnO의 성장 온도는 대략 800℃ ~ 1200℃가 될 수 있으며, 상기 열분해 물질은 500℃ ~ 910℃에서 열분해가 될 수 있다. 상기 열분해 물질의 몰비는 상기 ZnO의 0.01 ~ 100 정도가 될 수 있다. 상기 열분해 물질은 예를 들면, GaAs를 포함할 수 있다.
상기 비극성 방향으로 성장된 ZnO 와이어의 단면 형상은 직사각형, 마름모 또는 다각형을 포함할 수 있다. 상기 ZnO 와이어의 비극성 방향의 측면들은 비극성면을 포함하거나 또는 비극성면과 극성면을 포함할 수 있다.
본 발명의 다른 측면에 있어서,
상기한 금속 산화물 반도체의 성장 결정면 제어방법에 의해 성장 결정면이 제어된 금속 산화물 반도체를 포함하는 금속 산화물 반도체 구조물이 제공된다.
본 발명의 다른 측면에 있어서,
wurtzite 결정 구조를 가지며, 비극성 방향으로 성장되어 성장 결정면이 제어된 금속 산화물 반도체를 포함하는 금속 산화물 반도체 구조물이 제공된다. 상기 금속 산화물 반도체 내에는 상기 금속 산화물 반도체의 극성면의 표면 에너지를 감소시키는 열분해된 물질이 포함될 수 있다. 상기 금속 산화물 반도체 구조물은 상기 금속 산화물 반도체의 극성면 상에 형성되는 유기물층 및 무기물층 중 적어도 하나를 더 포함하여 접합(junction) 구조를 가질 수 있다.
본 발명의 실시예에 의하면, 열적 화학기상증착법을 이용하여 wurtzite 결정 구조를 가지는 금속 산화물 반도체의 성장시키는데 있어서, 소스 물질에 금속 산화물 반도체의 극성면의 표면 에너지를 감소시킬 수 있는 열분해 물질을 첨가함으로써 금속 산화물 반도체를 비극성 방향으로 성장시킬 수 있다. 이에 따라, 성장 결정면이 제어된 금속 산화물 반도체를 포함하는 금속 산화물 반도체 구조물 및 이를 포함하는 반도체 소자를 구현할 수 있다.

이하, 첨부된 도면을 참조하여 본 발명의 실시예를 상세히 설명한다. 도면에서 동일한 참조부호는 동일한 구성요소를 지칭하며, 각 구성요소의 크기나 두께는 설명의 명료성을 위하여 과장되어 있을 수 있다.
ZnO은 Ⅱ-Ⅵ족 금속 산화물 반도체로서, Zn 이온이 사면체 공극 자리(tetrahedral interstitial site)에 위치하고, 산소 이온이 육각형 자리(hexagonal)에 위치하는 wurtzite 결정구조를 가지고 있다. 이러한 ZnO은 부분적으로 이온 결합으로 이루어져 있으므로, Zn 원자만으로 이루어진 (0001)면(plane)은 상대적으로 양전하를 가지게 되고, 산소 원자만으로 이루어진 면은 상대적으로 음전하를 가지게 됨으로써 결정 구조의 c-축 방향으로 극성이 존재하게 된다. 이러한 결합 특성으로 인해 (0001)면 및 면과 같은 극성면들(polar planes)은 상대적으로 큰 표면 에너지를 가지게 되어 비극성면들(non-polar planes)에 비해서 빠른 성장 속도를 가지게 된다. 도 1에는 극성 방향으로 성장된 ZnO 와이어(100)가 도시되어 있다. 도 1을 참조하면, 극성면들(100a)이 비극성면들(100b)보다 빠른 성장 속도를 가지게 되어 ZnO는 극성 방향, 즉 c-축 방향으로 성장함으로써 ZnO 와이어(100)를 형성하게 된다. 이렇게 극성 방향으로 성장된 ZnO 와이어(100)는 육방정형의 단면을 가지게 된다.
도 2는 본 발명의 예시적인 실시예에 따라 비극성 방향으로 성장된 ZnO 와이어(110)를 도시한 것이다. 도 2를 참조하면, 후술하는 바와 같이 극성면들(110a)의 표면 에너지를 감소시키게 되면, 비극성면들(110b)이 극성면들(110a)보다 빠른 성장 속도를 가지게 되고, 이에 따라 ZnO는 비극성 방향으로 성장하게 된다. 이에 따라, 성장 결정면(growth crystallographic plane)이 비극성면(110b)으로 제어된 ZnO 와이어(110)를 얻을 수 있다. 이렇게 비극성 방향으로 성장된 ZnO 와이어(110)는 육방정형이 아닌 다른 형상의 단면을 가질 수 있다. 예를 들면, 비극성 방향으로 성장된 ZnO 와이어(110)는 정사각형, 마름모, 사다리꼴 또는 다각형의 단면을 가질 수 있지만, 이에 한정되는 것은 아니다.
이하에서는 전술한 비극성 방향으로 성장됨으로써 성장 결정면이 제어된 ZnO 와이어를 형성하는 방법에 대해 설명한다. 비극성 방향으로 성장된 ZnO 나노와이어를 형성하기 위해서는 열적 화학기상증착법(thermal CVD)이 사용될 수 있다. 이 경우, 상기 열적 화학기상증착법에 사용되는 소스 물질에는 극성면의 표면 에너지를 감소시킬 수 있는 열분해 물질이 포함될 수 있다. 상기 열분해 물질은 극성면의 표면에너지를 비극성면에 비하여 더 감소시키는 역할을 한다.
본 실시예에서, 열적 화학기상증착법을 이용하여 성장 결정면이 제어된 ZnO 와이어를 합성하기 위해서 ZnO, graphite 및 열분해 물질을 포함하는 소스 물질이 사용될 수 있다. 상기 열분해 물질은 ZnO의 성장 온도와 같거나 그 보다 낮은 온도에서 열분해가 이루어질 수 있다. 예를 들면, 상기 열분해 물질은 대략 500℃ ~ 910℃에서 열분해가 될 수 있으며, 상기 ZnO의 성장 온도는 대략 800℃ ~ 1200℃가 될 수 있다. 하지만, 이는 단지 예시적인 것으로, 상기 열분해 물질의 열분해 온도 및 ZnO의 성장 온도는 다양하게 변형될 수 있다. 예를 들면, 상기 열분해 물질의 몰비(mol ratio)는 대략 상기 ZnO의 0.01 ~ 100 정도가 될 수 있다. 하지만, 반드시 이에 한정되는 것은 아니다. 여기서, 상기 열분해 물질의 함량에 따라 성장 결정면이 제어될 수 있다.
상기 열분해 물질은 예를 들면, GaAs가 될 수 있다. 여기서, GaAs는 대략 650℃ 이상의 온도에서 쉽게 열분해 될 수 있다. ZnO 와이어 형성을 위해 ZnO, graphite 및 GaAs를 소스 물질로 사용하여 예를 들면 대략 800℃ ~ 1200℃에서 열적 화학기상증착법을 수행하게 되면, GaAs가 Ga 원자들과 As 원자들로 열분해된다. 그리고, 이렇게 열분해된 Ga 원자들과 As 원자들은 ZnO 결정 구조에서 Zn 원자 및 O 원자 중 적어도 하나와 치환될 수 있다. 이와 같이, 열분해된 물질인 Ga 원자들과 As 원자들이 Zn 원자 및 O 원자 중 적어도 하나와 치환되게 되면 ZnO의 극성면에서의 표면에너지가 비극성면에 비하여 더 크게 감소하게 된다.
<표 1>은 열분해 물질인 GaAs를 소스 물질에 첨가했을 때 ZnO 표면 에너지의 변화를 계산한 것이다. <표 1>에서 As --> O는 As 원자가 O 원자와 치환했을 경우를 나타내며, Ga --> Zn은 Ga 원자가 Zn 원자와 치환했을 경우를 나타낸다.

<표 1>을 참조하면, 극성 표면인 (0001)면의 표면 에너지 변화가 비극성 표면인 면 및 면에 비하여 더 크게 감소하였음을 알 수 있다. 이와 같이, 소스 물질에 열분해 물질인 GaAs를 첨가하였을 경우에는 ZnO의 극성면에서의 표면에너지가 비극성면에 비해 더 크게 감소하게 된다. 따라서, ZnO의 합성 과정에서 ZnO는 비극성 방향으로 성장하게 됨으로써 성장 결정면을 비극성면으로 제어할 수 있게 된다. 도 3은 본 실시예에 따라 비극성 방향인 결정방향으로 성장된 ZnO 와이어를 찍은 SEM 이미지이다. 여기서, 상기 ZnO 와이어는 성장 결정면이 면으로 제어되었음을 알 수 있다.
상기 소스 물질에 포함된 GaAs의 양과 ZnO의 양의 비율을 조절하게 되면 성장된 ZnO 와이어의 모양, 성장 방향, 성장 결정면 등을 제어할 수 있다. 도 4는 극성 방향 및 비극성 방향으로 성장된 ZnO 와이어의 단면들의 이미지이다. 도 4에서 H는 육방정형 단면, R은 직사각형 단면, P는 다각형 단면, D는 마름모 단면을 나타낸다.
<표 2>은 ZnO의 양과 GaAs의 양의 비율에 따른 ZnO 와이어의 단면 형상을 분석한 것이다. <표 2>에 도시된 결과는 성장 온도를 900℃로 하였으며, ZnO의 양을 20mg, 50mg, 100mg 및 200mg으로 하였을 때 ZnO와 GaAs의 몰비 변화에 따라 성장된 ZnO 와이어의 단면을 분석한 결과이다.

<표 2>를 참조하면, GaAs 함량을 변화시키면서 ZnO 와이어를 성장시켰을 때, ZnO 와이어는 다양한 비극성 방향으로 성장하여 육방정형과는 다른 다양한 형상(예를 들면, 직사각형, 마름모, 다각형 등)의 단면을 가지도록 성장될 수 있다. 이에 따라, GaAs 함량을 조절하게 되면 ZnO의 성장 결정면을 다양한 결정면들로 제어할 수 있음을 알 수 있다. 상기 ZnO 와이어가 성장된 비극성 방향의 측면들은 비극성면들을 포함하거나 또는 비극성면과 극성면을 포함할 수 있다.
도 5는 본 발명의 예시적인 실시예에 따라 비극성 방향으로 성장된 ZnO 와이어의 SIMS(Secondary Ion Mass Spectormetry) 분석 결과를 나타낸 것이다. 도 5를 참조하면, 소스 물질에 GaAs를 포함시켜 ZnO 와이어를 성장시켰을 경우, Ga 및 As가 ZnO 와이어 내부까지 유사한 비율로 존재하고 있음을 알 수 있다.
도 6a 및 도 6b는 성장 결정면이 (0001)면인 ZnO 와이어의 TEM 이미지 및 SAED 이미지를 나타낸 것이다. 도 7a 및 도 7b는 본 실시예에 따라 성장된 성장 결정면이 (2110)면인 ZnO 와이어의 TEM 이미지 및 SAED(Selected Area Electron Diffraction) 이미지를 나타낸 것이다. 도 8a 및 도 8b는 본 실시예에 따라 성장된 성장 결정면이 면인 ZnO 와이어의 TEM 이미지 및 SAED 이미지를 나타낸 것이다. 도 7a 내지 도 8b에 도시된 바와 같이, 본 실시예에 따라 성장된 ZnO 와이어는 TEM 및 SAED 분석을 통해 성장 방향 및 성장 결정면이 제어된 구조임을 확인할 수 있다.
도 9는 극성 방향 및 비극성 방향으로 성장된 ZnO 와이어의 PL(PhotoLuminescence) 분석 결과를 나타낸 것이다. 도 9를 참조하면, 극성 방향으로 성장된 비극성면은 비극성 방향으로 성장된 극성면과는 에너지 차이가 있으므로, 서로 다른 특성을 가짐을 알 수 있다.
도 10은 본 발명의 예시적인 실시예에 따른 금속 산화물 반도체 구조물(200)을 도시한 것이다. 도 10을 참조하면, 본 실시예에 다른 금속 산화물 반도체 구조물(200)은 비극성 방향으로 성장된 ZnO 와이어(210)와, 상기 ZnO 와이어(210)의 극성면들(210a) 각각에 형성되는 물질층(220)을 포함한다. 상기 비극성 방향으로 성장된 ZnO 와이어(210)는 전술한 실시예에서 상세히 설명되었으므로, 이에 대한 설명은 생략한다. 상기 물질층(220)은 유기물층 및 무기물층 중 적어도 하나를 포함할 수 있다. 상기 물질층(220)의 구성물질로 유기 반도체, 무기 반도체, 액정 화합물 등을 선택적으로 사용할 수 있다. 이러한 물질층(220)은 상기 ZnO 와이어(210)의 극성면(210a)과 p-n 접합(junction)을 형성하는 역할을 할 수 있다.
이상에서 설명된 비극성 방향으로 성장하여 성장 결정면이 제어된 ZnO 와이어 및 이를 포함하는 금속 산화물 반도체 구조물은 다양한 반도체 소자로 구현될 수 있다. 그리고, 이러한 금속 산화물 반도체 구조물을 포함하는 반도체 소자는 센서, 발광 소자, 태양전지, 에너지 하베스팅 소자 등과 같이 다양한 광 응용분야 및 전자 소자 분야 등에서 다양하게 응용될 수 있다. 한편, 이상의 실시예들에서는 Ⅱ-Ⅵ족 금속 산화물 반도체 중 ZnO를 예로 들어 설명되었으나, ZnO 이외에 다른 Ⅱ-Ⅵ족 금속 산화물 반도체도 적용 가능하며, Ⅱ-Ⅵ족 금속 산화물 반도체 이외에 다른 금속 산화물 반도체도 적용이 가능하다. 이상에서 본 발명의 실시예가 설명되었으나, 이는 예시적인 것에 불과하며, 당해 분야에서 통상적 지식을 가진 자라면 이로부터 다양한 변형 및 균등한 타 실시예가 가능하다는 점을 이해할 것이다.

Claims (22)
- 열적 화학기상증착법(thermal CVD)을 이용하여 wurtzite 결정 구조를 가지는 금속 산화물 반도체의 성장 결정면을 제어하는 방법에 있어서,
상기 금속 산화물 반도체의 극성면(polar plane)의 표면 에너지를 감소시키는 열분해 물질을 포함하는 소스 물질을 이용하여 상기 금속 산화물 반도체를 비극성 방향(non-polar direction)으로 성장시킴으로써 성장 결정면을 제어하는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 1 항에 있어서,
상기 열분해 물질의 함량에 따라 상기 성장 결정면이 제어되는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 1 항에 있어서,
상기 금속 산화물 반도체는 Ⅱ-Ⅵ족 금속 산화물 반도체를 포함하는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 3 항에 있어서,
상기 Ⅱ-Ⅵ족 금속 산화물 반도체는 ZnO를 포함하는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 4 항에 있어서,
상기 소스 물질은 ZnO, graphite 및 상기 열분해 물질을 포함하고, ZnO 와이어가 비극성 방향으로 성장 형성되는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 5 항에 있어서,
상기 열분해 물질은 상기 ZnO의 성장 온도 이하에서 열분해가 되는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 6 항에 있어서,
상기 ZnO의 성장 온도는 800℃ ~ 1200℃인 금속 산화물 반도체의 성장 결정면 제어방법. - 제 7 항에 있어서,
상기 열분해 물질은 500℃ ~ 910℃에서 열분해가 되는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 8 항에 있어서,
상기 열분해 물질의 몰비는 상기 ZnO의 0.01 ~ 100인 금속 산화물 반도체의 성장 결정면 제어방법.
- 제 5 항에 있어서,
상기 열분해 물질은 GaAs를 포함하는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 5 항에 있어서,
상기 비극성 방향으로 성장된 ZnO 와이어의 단면 형상은 직사각형, 마름모 또는 다각형을 포함하는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 5 항에 있어서,
상기 ZnO 와이어의 비극성 방향의 측면들은 비극성면을 포함하거나 또는 비극성면과 극성면을 포함하는 금속 산화물 반도체의 성장 결정면 제어방법. - 제 1 항에 기재된 금속 산화물 반도체의 성장 결정면 제어방법에 의해 성장 결정면이 제어된 금속 산화물 반도체를 포함하는 금속 산화물 반도체 구조물.
- wurtzite 결정 구조를 가지며, 비극성 방향으로 성장되어 성장 결정면이 제어된 금속 산화물 반도체를 포함하는 금속 산화물 반도체 구조물.
- 제 14 항에 있어서,
상기 금속 산화물 반도체 내에는 상기 금속 산화물 반도체의 극성면의 표면 에너지를 감소시키는 열분해된 물질이 포함되는 금속 산화물 반도체 구조물. - 제 15 항에 있어서,

상기 열분해된 물질은 Ga 및 As 중 적어도 하나를 포함하는 금속 산화물 반도체 구조물. - 제 17 항에 있어서,
상기 ZnO 와이어의 단면 형상은 직사각형, 마름모 또는 다각형을 포함하는 금속 산화물 반도체 구조물. - 제 17 항에 있어서,
상기 ZnO 와이어의 비극성 방향의 측면들은 비극성면을 포함하거나 또는 비극성면과 극성면을 포함하는 금속 산화물 반도체 구조물. - 제 14 항에 있어서,
상기 금속 산화물 반도체의 극성면 상에 형성되는 유기물층 및 무기물층 중 적어도 하나를 더 포함하여 접합(junction)구조를 갖는 금속 산화물 반도체 구조물. - 제 14 항 또는 제 21 항에 기재된 금속 산화물 반도체 구조물을 포함하는 반도체 소자.
